Abstract

本发明涉及用于清洗进行化学机械平面化(“CMP”)的设备的清洗方法。具体地说,本发明涉及用于清洗CMP设备的化学组合物,其中所述组合物改善了清洗性能和/或降低对设备、职员以及环境的危害。
背景技术
在制造多层集成电路的过程中,为了提供可以以现代IC元件要求的精度形成图形并进行蚀刻的平整、光滑表面,平面化是必不可少的步骤。传统的平面化技术是本技术领域内众所周知的CMP(化学机械平面化或抛光),在教科书中(例如:“Chemical MechanicalPlanarization of Microelectronic Materials”by Joseph M.Steigerwald,Shyam P.Murarka and Ronald J.Gutman,1997)对此进行了描述。CMP通常采用抛光垫,利用介于抛光垫与圆片之间的磨蚀/活性稀桨(slurry),抛光垫与待平面化的圆片实现机械接触。典型的CMP稀桨含有与待平面化的衬底发生化学反应的组分以及利用机械磨蚀实现平面化的组分。通过机械磨蚀和化学腐蚀,抛光垫相对于圆片的相对运动对圆片进行抛光。
CMP中使用的磨蚀稀桨抛光材料通常包括诸如硅石、矾土、铈土以及化学活性组合物的磨料。通常,在实际生产环境下,这些稀桨材料不能全被限制在抛光垫上,通常还喷溅到CMP设备的各部分上并在原地干燥,从而增加了CMP稀桨材料在CMP设备之内或之上的沉积。沉积还趋于累积在用于将CMP稀桨传送到必要位置的输送管以及其它装置的内表面上。由于始终在产生沉积,所以通常的问题是,部分这种稀桨沉积以典型的磨料散穗花序形式散开,降落到抛光垫、圆片和/或工作台上。这些由CMP设备上的稀桨沉积脱落的不希望磨料颗粒是CMP工程师所关心的,特别是,它们导致不可控制的圆片划伤。此外,诸如通常用于钨层CMP的硝酸铁稀桨的某些稀桨抛光材料会在CMP设备上产生难看的污斑。因此,必须周期性清除沉积在CMP设备上的稀桨材料和其它物质。是在每次更换抛光垫之后、每周一次、每月一次,还是依照其它维护程序来进行清除,并不排除最终必须全面清洗设备,以清除设备上的稀桨和其它不希望的额外材料。
含有硝酸铁Fe(NO3)3的抛光稀桨趋向于形成氢氧化铁(Fe(OH)3)和氧化铁(Fe2O3)残留物,它们趋向于沉淀在稀桨配给系统的管道内,稀桨配给系统将稀桨输送到各CMP设备以及CMP设备内的特定位置。这些絮凝状沉淀会自由剥裂、通过稀桨配给系统传送并接触到圆片。可能导致不希望的圆片划伤。因此,需要一种可以从与CMP设备相连的稀桨输送配给系统的内部有效清除沉积的清洗组合物。
当前通常采用表面活性剂溶液清洗CMP设备。这种溶液通常不是采用化学方法脱落或溶解典型CMP残余物。因此,例如,必须利用特氟隆刮板刮落残余物。这种刮落技术费力、耗时,而且会产生松散颗粒,这些松散颗粒可能降落到设备上,最终落到抛光垫、圆片和/或工作台上。通常的结果是圆片产生不可控制的划伤而且降低产品合格率。包括擦除操作的CMP清洗系统的例子包括Texwipe CompanyLLC of Upper Saddle River,NJ,市售的用于清洗钨CMP稀桨(TX8606 SCS)和氧化物CMP稀桨(TX 8065 SCS)的系统。
此外,当前用于清洗CMP设备的方法采用氟化氢(HF)溶液和/或氢氧化钾(KOH)溶液。通常,采用浓HF(49%)、稀HF(1%至10%)、或者KOH的稀溶液(例如:5%至10%的溶液)。通常,将HF溶液或KOH溶液喷射到需要清洗的CMP设备的各表面上,随后利用去电离(“DI”)水洗涤。利用氟化氢(HF)清洗CMP设备存在严重缺陷,因为如果通过皮肤吸收了这种物质,它对人的骨骼结构危害严重,而且如果吸入这种物质,这种物质还有毒。HF还要求采用特定处理方法。因此,在使用、处理HF时,必须始终采取严格的预防措施。此外,HF不能成功清除某些诸如硝酸铁的化学污斑。不仅如此,HF还对CMP设备的工作台台板有害。
许多缺陷还与使用氢氧化钾(KOH)清洗CMP设备有关。其中之一是,KOH不能成功清除某些诸如硝酸铁的化学污斑。此外,KOH还在设备和抛光垫上留下钾、移动离子的残留组合物,它们可能污染半导体衬底,因此对器件的电性能具有伤害作用,而且降低合格率。此外,KOH也可能损害工作台台板以及某些用于形成CMP设备的保护屏的材料(通常是聚碳酸酯)。尽管其对人体的伤害比HF小,但是KOH也是腐蚀性的,因此在进行运输和处理时也需要小心。
因此,需要一种用于从CMP设备上清除不希望沉积并改进或克服现有技术的一个或多个缺陷的清洗组合物(composition)。本发明的清洗组合物从基本上不含有HF、KOH。此外,与Thurman-Gonzalez等人(WO99/23688)所做的工作不同,本发明不使用HCI。
发明内容
本发明涉及用于清洗包括用于将CMP稀桨输送到必要位置输送管内部的CMP设备的化学组合物和方法。本发明的化学组合物还可以应用于利用水进行的后CMP清洗。
将对3类清洗组合物进行说明,它们均是水溶液。第一类是最好在约11至约12的pH值范围内工作,并且最好含有一种或多种非离子表面活性剂、一种或多种简单胺、诸如一种或多种可溶二元醇有机化合物的表面活性剂或粘合剂以及一种或多种季胺。第二类清洗组合物最好在约8.5pH范围内工作,并且含有一种或多种乳酸、柠檬酸和草酸。第三类组合物是酸性的,pH值最好在约1.5至约3范围内,最好含有至少一种氧化酸,至少一种螯合剂、至少一种粘合剂以及至少一种阴离子表面活性剂。在本发明的优选组合物中基本上取消了HF和KOH。
本发明的某些组合物在用于清洗CMP设备的稀桨配给系统时显示出优势。
以下是本发明清洗组合物的一些优点:
根据本发明的清洗组合物的一个优点是,它们的清洗效果比基于HF和KOH的清洗组合物的清洗效果好。
根据本发明的清洗组合物的另一个优点是,它们与CMP设备的主要塑料和金属部件相适应,因此,不象HF和KOH那样具有侵蚀性破坏CMP设备的材料。
根据本发明的清洗组合物的又一个优点是,它们的腐蚀性比HF低得多。
根据本发明的清洗组合物的一个优点是,相对于HF,它们改善了环境处理的限制。
根据本发明的清洗组合物的又一个优点是,没有可以释放钾离子的化合物,它们不象使用KOH那样在设备上留下钾材料的残留组合物。
根据本发明的清洗组合物的又一个优点是,它们趋向于软化残留,从而减少所需手工劳动。在某些情况下,不需要使用诸如刮刀的工具从CMP设备上刮削残留物。
根据本发明的清洗组合物的又一个优点是,它们通常仅需要使用海绵(不必是SCOTCH亮海绵等)清除残留物。利用在此使用的非常硬、更粗海绵,可以避免清洗时划伤CMP设备。
根据本发明的清洗组合物的又一个优点是,能够从CMP稀桨配给系统的内表面上清除残留物。
根据本发明的清洗组合物的另一个优点是,没有磨料。
根据本发明提供了一种用于清除化学机械平面化残余物的组合物,该组合物包括:水溶液,该水溶液包含:至少一种非离子表面活性剂;至少一种简单胺;至少从由二元醇有机化合物、丙二醇、聚环氧乙烷、聚环氧丙烷以及它们的任意组合构成的组中选择的一种粘合剂;以及至少一种季胺;其中所述组合物基本上不包含能够释放钾离子的化合物。
根据本发明提供了一种用于清除化学机械平面化残余物的组合物,该组合物包括:水溶液,该水溶液包含:至少一种非离子表面活性剂;至少一种简单胺;至少从由二元醇有机化合物、丙二醇、聚环氧乙烷、聚环氧丙烷以及它们的任意组合构成的组中选择的一种粘合剂;以及至少一种季胺;其中所述溶液的pH值在约10至约12.5范围内。

具体实施方式
在实施本发明过程中,有几种组合物可以用作CMP设备的清洗剂。可以单独使用这些组合物,也可以组合使用这些组合物,并将这些组合物喷涂到上述的或者利用对特定沉积的常规实验确定的需要清洗的CMP设备的各个区域上。
组合物A
根据本发明的一种组合物(“组合物A”)包括水溶液形式(通常是去电离水(“DI”))的一种或多种非离子表面活性剂、一种或多种简单胺(simple Amine)、一种或多种可溶二元醇有机化合物(或者与该组合物相似并用作表面活性剂或粘合剂的其它物质)以及一种或多种季胺的溶液。
非离子表面活性剂可以溶解到该组合物中,并且与该组合物的pH值范围相似。此外,重要的是,在用于清洗组合物内时,表面活性剂的浊点不使该表面活性剂不稳定。本发明使用的一种非离子表面活性剂是3,5-二甲基-1-己炔-3-醇,以下是其结构式:
Air Products and Chemicals,Inc.以Surfynol61为商品名称销售一种商业上实用的非离子表面活性剂。以Surfynol为商品名称销售的其它表面活性剂包括:单和双-羟基化合物,例如3,6-二甲基-4-辛炔(octyne)-3,6-二醇(Surfynol82)、位于无定形硅石载体上的3,6-二甲基-4-辛炔-3,6-二醇(Surfynol82S)以及四甲基癸炔二醇(decynediol)(Surfynol104)。
可用利用单乙醇胺(MEA)或有关伯胺实现本发明,只要特定胺化合物足以溶解在清洗组合物中即可。其它官能团可以出现在该分子的胺端上。这种附加官能团的例子包括:羟基、酸或酯官能度以及其它胺基(双胺等),只要保留分子的伯胺性质即可。具有1个至8个碳的胺用于实现本发明,但是典型C1胺的挥发性可能是其缺点。最佳范围在C2至C6之间,趋向于在非挥发性与在组合物中的溶解性之间达到平衡。分子上的羟基官能度具有优势。
在实现本发明过程中,丙二醇可以用作表面活性剂或粘合剂。其它这种溶剂包括诸如乙二醇等的二元醇有机化合物,只要在组合物中具有足够溶解性即可。可以使用诸如聚环氧乙烷或聚环氧丙烷的这些聚合类物质,只要这些聚合类物质组合物溶解在组合物内即可,而且不存在在组合物中的沉淀问题(利用相当低分子量物质通常发生的情况)。
氢氧化四甲铵(TMAH)通常用于调节组合物的pH值。本发明清洗组合物的pH值在约10至约12.5范围内,但是最好在约11至约12的范围内。还可以使用含有更多或更少MEA的本发明清洗组合物的变换例。以下是组合物A的典型混合物:

组合物A尤其可以用于基于硅石的稀桨系统,其中CMP设备受到硅石、水以及过氧化氢型残余物的作用。
此外,意外发现组合物A对包括硝酸铁、矾土以及硅石残余物在内的许多残余物起作用,不论是进行铜抛光、钨抛光或硅石抛光。
此外,还可以在某种程度上、在特定条件下使用组合物A清洗半导体圆片。例如,组合物A还可以在对半导体圆片进行抛光之后清洗半导体圆片。通常,从抛光设备下来的圆片仍然是湿的,而且分布在其上的颗粒还未干,因此组合物A可以用于清除它们。所以,组合物A既可以应用于湿环境,又可以应用于干环境。
制备过程
通常,通过首先准备在其内加入非离子表面活性剂(通常是Surfynol 61)的DI水容器制备组合物A的。然后,在加入MEA后加入丙二醇。这些均是液体,通过简单进行搅拌,它们全部很好地溶解、混合在一起。然后,利用pH探棒测量pH值,并逐渐加入TMAH以使最终pH值最好在约11之上而低于约12。最好,至少在制备组合物的一段时间内,在容器内连续搅拌这些液体。
该容器通常是上开口的,例如烧杯或桶,而且通常由诸如聚乙烯、聚丙烯等塑料类材料制造。应该避免使用不锈钢容器、黑铁容器以及玻璃容器。已知在某些情况下玻璃容器使钠浸析到其所容纳的溶液内,对于实现本发明不利。
组合物B
发现用于清除颗粒和金属离子污染的另一种组合物包括:DI水、草酸、柠檬酸、乳酸以及一种或多种季胺、氢氧化胆碱(choline)、氢氧化四甲铵(TMAH)等。这种组合物可以用于从CMP设备上清除颗粒、金属氧化物以及其它金属盐污染,而且还可以用于从利用CMP稀桨抛光的圆片上清除这些污染。抛光圆片可以包括铜和钨。
此外,已经发现组合物B尤其对清除铁、铜、锌、钾污染有效。

通常,氢氧化四甲铵(TMAH)用于将组合物B(I)的pH值调节到要求的最终值。组合物B(I)的pH值最好为约8.5。

通常,胆碱用于将组合物B(II)的pH值调节到要求的最终值。组合物B(II)的pH值最好约为9.0,而且在存储期间稳定。
制备过程
通常,利用在此描述的方法制备组合物B(II),对于本技术领域内的技术人员其变换是显而易见。与制备组合物B(I)类似。
通常,将要求数量的DI水加入容器中,记录DI水的重量和pH值。然后,通常,首先加入胆碱,在此期间(通常约为10分钟),最好同时进行搅拌。通常,记录溶液的pH值和温度。预期在进行此第一次加入胆碱之后,pH值大于约13,而且溶液的温度稍许低于加入胆碱之前的温度。接着,通常,加入乳酸(例如:按重量计算约为1.8%),同时搅拌约10分钟时间。预期pH值仍然大于约13,而且温度将上升稍许。在进行搅拌的同时,将以重量计算约3.29%的柠檬酸加入溶液中。搅拌约10分钟后,预期温度升高,而且pH值通常会降低到约6.5。第二次加入足够数量的胆碱以获得要求的pH值。通常要求pH值为9.0,但是在生产本发明组合物时也可以采用约8.5的pH值。如果加入的胆碱使pH值降低太多而处于要求pH值的碱性侧,则可以将少量柠檬酸加入溶液中以提高pH值。
组合物C
另一种组合物(组合物C)通常稍许具有酸性,它包括:DI水、硝酸羟胺(HAN)、比硝酸柔和的氧化酸、草酸(作为用于螯合可能存在于CMP设备上的铁残留物的溶剂)以及阴离子表面活性剂(通常是DOWFAX 8292表面活性剂)以及丙二醇,其用作粘合剂使清洗组合物在清干设备之前在适当位置保留一段有效时间。此外,DOWFAX 8292表面活性剂通常是酚系中的磺酸。此外,组合物C尤其用于从CMP设备上清除铁残留物,因此利用HAN和草酸作为其组合物。
此外,在某种程度上,而且在特定条件下,组合物C还用于清洗半导体圆片。例如,组合物C可以用于在对半导体圆片进行抛光之后清洗半导体圆片。通常,从抛光设备下来的圆片仍然是湿的,而且分布在其上的颗粒还未干,因此组合物A可以用于清除它们。所以,组合物A既可以应用于湿环境,又可以应用于干环境。

组合物C的pH值通常在约1值约4的范围内,而且最好在约1.5至约3的范围内。
制备过程
通常,通过首先将DI水加入容器中制备组合物C。然后,将HAN加入DI水中。接着,在加入草酸之后,加入DOWFAX 8292表面活性剂。最后,加入丙二醇。最好,至少在组合物制备过程中,在容器内连续搅拌这些液体。
该容器通常是上开口的,例如烧杯或桶,而且通常由诸如聚乙烯、聚丙烯等塑料类材料制造。应该避免使用不锈钢容器、黑铁容器以及玻璃容器。已知玻璃容器使钠浸析到其该组合物中。
HAN是非常稳定的材料,因此用诸如过氧化氢的不稳定材料代替它存在缺点。可以使用硝酸,但是预期它不象HAN那样有效。可以使用盐酸,但是它的缺点是,可能腐蚀部分CMP设备。还可以使用硫酸和磷酸。然而,作为稀溶液中的氧化剂,这些酸都不如HAN好。此外,根据本发明最好采用柔和氧化酸(HAN)。
草酸是螯合剂,因此,在该配方中可以采用有效接合铁(或CMP处理的其它副产品,例如,铜、钨和铱,或者可以被抛光的其它金属)的螯合材料来代替(或者外加)草酸。例如,柠檬酸可以代替或者增添草酸作为螯合剂。
DOWFAX是阴离子表面活性剂,而且在此配方中、在此pH值具有足够溶解性的任何表面活性剂均可以接受用于本发明。
乙二醇或者某种其它二元醇有机化合物可以用于附加(或者代替)丙二醇,只要该化合物充分溶解在本发明的清洗溶液中即可。此外,还可以采用聚合物形式。例如,可以使用聚环氧乙烷或聚环氧丙烷,只要分子量足够低,以致不因为引入、使用这种聚合物而在此配方中产生沉淀问题即可。
清洗组合物的典型应用
在用户对许多半导体圆片实际完成圆片抛光工作后(CMP),或者在用户准备好更换或替换抛光垫时,最好将根据本发明的清洗组合物喷射到要求清洗的CMP设备的各表面上。然后,使这样喷射的各表面等待一段时间(例如:约10分钟到30分钟)以软化分布在其上的残留物。此后,例如,利用聚氨基甲酸酯(或PVA)垫或海绵清扫CMP设备的各表面,最好在聚氨基甲酸酯(或PVA)垫或海绵上配置大量根据本发明的清洗组合物。然后,通常利用DI水全面冲洗各表面。
此外,组合物C是酸性的,它可以用于清洗并清除稀桨配给系统上的沉积。具体地说,组合物C可以用于清洗并清除配给系统上的硝酸铁Fe(NO3)3沉积,该配给系统通常包括至少一个稀桨保持装置和通到各CMP设备的有关配给管道。
在使用过程中,利用配给系统抽入组合物C以至少提供最少抽吸量。通常,利用稀桨配给系统抽入组合物C一段时间,或许一个小时或多个小时,基本上,在此期间,对所有管道或管线进行了冲洗。接着,利用配给系统泵入蒸馏水以冲洗组合物C。然而,应该注意,可以不必具有蒸馏水步骤,因为组合物C是酸性的,而且因为其pH值和氧化剂系统适应硝酸铁Fe(NO3)3稀桨。也就是说,即使不进行DI冲洗,在与组合物C的清洗后残余物接触时,硝酸铁Fe(NO3)3稀桨通常保持氧化形式。但是,仍认为在实现本发明过程中最好在最终采用蒸馏水冲洗配给系统。
尽管已经对本发明进行了详细说明,本技术领域内的技术人员明白,根据本发明公开,可以在在此描述的本发明实质原理范围内对本发明进行各种变化。因此,本发明范围并不局限于在此描述、说明的优选实施例。
Claims (11)
1.一种用于清除化学机械平面化残余物的组合物,该组合物包括:
水溶液,该水溶液包含:
至少一种非离子表面活性剂;
至少一种简单胺;
至少从由二元醇有机化合物、聚环氧乙烷、聚环氧丙烷以及它们的任意组合构成的组中选择的一种粘合剂;以及
至少一种季胺;
其中所述溶液的pH值在约10至约12.5范围内。
2.根据权利要求1所述的组合物,其中所述溶液的pH值在约11至约12范围内。
3.根据权利要求1所述的组合物,其中基本上不包括HF和KOH。
4.根据权利要求1所述的组合物,其中所述至少一种非离子表面活性剂是从由一羟基化合物、二羟基化合物以及它们的任意混合物构成的组中选择的。
5.根据权利要求1所述的组合物,其中所述至少一种非离子表面活性剂是3,5-二甲基-1-己炔-3-醇。
6.根据权利要求1所述的组合物,其中至少一种简单胺具有1至8个碳原子。
7.根据权利要求1所述的组合物,其中所述至少一个简单胺具有1至6个碳原子。
8.根据权利要求1所述的组合物,其中所述至少一个简单胺具有羟基官能度。
9.根据权利要求1所述的组合物,其中所述至少一种简单胺是单乙醇胺。
10.根据权利要求1所述的组合物,其中所述二元醇有机化合物是乙二醇。
11.根据权利要求1所述的组合物,其中所述至少一种季胺是氢氧化四甲铵。
