Description
本發明係關於一種用於積體電路銅製程中化學機械平坦化(CMP)之水相清洗組合物。
關於半導體元件,現今正朝向更小線寬、更高積體密度的方向發展。當積體電路最小線寬降低至0.25微米以下時,由金屬導線本身的電阻及介電層寄生電容所引起的時間延遲(RC delay),已成為影響元件運算速度的主要關鍵。因此,為了提高元件的運算速度,目前業者於0.13微米以下之高階製程已逐漸改採銅金屬導線來取代傳統的鋁銅合金導線。
將化學機械平坦化(Chemical Mechanical Planarization)的技術應用於銅金屬導線製程中,不但可克服因銅金屬蝕刻不易而難以定義圖案的問題,且研磨後為一全域性平坦化(global planarity)的平面,易於多層導線化製程的進行。化學機械平坦化的原理係藉研磨液中之研磨顆粒與化學助劑相配合,使對晶圓表面材質產生磨耗,藉此使得表面不平坦之較高處因受壓大而產生高移除速率,表面不平坦之較低處,則因受壓小而有較慢移除速率,從而達成全域性平坦化之目的。
於化學機械平坦化之研磨過程中,研磨液內的大量細微研磨顆粒和化學助劑,以及晶圓磨耗所剝離的碎屑可能會附著於晶圓表面。一般晶圓在研磨之後常見的污染物為金屬離子、有機化合物或研磨顆粒等。若無有效的清洗程序去除上述污染物,則將影響後續製程的進行並降低元件的良率及可靠度。因此,CMP製程中或其後續之清洗程序,已成為能否成功應用CMP於半導體製程之關鍵技術。
銅製程用研磨液中多會使用苯并三唑(benzotriazole,BTA)或其衍生物作為腐蝕抑制劑。在銅製程晶圓研磨後所產生的污染物中,以BTA有機殘留物最難以去除,主要原因為BTA是以化學吸附方式鍵結於銅導線上。傳統僅利用靜電斥力、超音波震盪及聚乙烯醇(PVA)刷子刷洗等物理去除的方式,並不易有良好的清洗效果。
傳統金屬層間介電層(inter-metal dielectric layer)及鎢栓塞(W plug)於化學機械平坦化後,經常使用氨水溶液及/或含氟化合物進行清洗,但上述溶液並不適用於銅金屬導線之晶圓。氨水溶液會不均勻地侵蝕銅金屬表面,而造成粗糙化的現象。氫氟酸等含氟化合物則不僅會使銅表面粗糙化,且為避免其危害人體與環境,需付出更多成本於人員安全防護及廢液處理。
Ina等人之美國專利第6139763號揭示一種可有效地自基材移除鉭金屬的研磨組合物,由研磨粒、可氧化鉭金屬的氧化劑、可還原氧化鉭的還原劑(如草酸)及水組成。此研磨組合物可進一步包含六氫吡(piperazine,一種含氮雜環有機鹼)。根據Ina等人之教示,六氫吡於研磨過程可作用於銅層表面上,藉以防止表面損害的生成-如塌陷(recesses),碟陷(dishing)或磨蝕(erosion),其亦可保護研磨表面,以促使完成鏡面般的表面。Ina等人並未教示或建議可將六氫吡用於半導體銅平坦化製程之水相清洗液中。
Small之美國專利第6,546,939號(中華民國專利第396202號)揭示一種自金屬或介電層表面去除化學殘留物之方法,其係以一pH介於3.5至7之水性組合物接觸金屬或介電層表面一足夠去除化學殘留物之時間。此水性組合物包括:一種單、雙或三官能基之有機酸,一緩衝量之四級胺、氫氧化銨、羥胺、羥胺鹽或聯胺鹽的鹼,以及氫氧化膽鹼(choline hydroxide)。
Small等人之美國專利第6,498,131號揭示一種清洗劑,由非離子型界面活性劑,胺類,四級胺以及選自乙二醇、丙二醇、聚氧化乙烯及其混合物的表面停留劑組成,用以清洗化學機械平坦化製程之殘餘物。
Naghshineh等人之美國專利第6,492,308號揭示一種清洗劑,由四烷基氫氧化銨、極性有機胺及腐蝕抑制劑組成,用以清洗含銅積體電路。
Nam之美國專利第5,863,344號揭示一種清洗劑,由四甲基氫氧化銨、乙酸及水組成,用以清洗半導體元件,其中乙酸對四甲基氫氧化銨之較佳容積比為1至約50。
Masahiko等人之美國專利第6,716,803號揭示一種清洗具有銅導線在其表面之半導體基材的方法,該方法使用之清洗劑包含界面活性劑及含氮鹼性物質。
Ward等人之美國專利第5,988,186號揭示一種清洗劑,由水溶性極性溶劑,有機胺及苯環腐蝕抑制劑組成,用以移除有機或無機物質。
Walker等人之美國公開專利第20060229221號(中華民國公開專利第200706647號)揭示一種低金屬蝕刻速率的液態清洗劑,由氫氧化四級銨、烷醇胺及水組成,用於清潔微電子基板。
陳等人之美國公開專利第20070066508號(中華民國公開專利第200641121號)揭示一種半導體銅製程用水相清洗組合物,由含氮雜環有機鹼、醇胺及水組成,用於清洗積體電路製程中化學機械平坦化後之含銅導線晶圓。
隨著半導體晶圓製程的進展,金屬導線寬度已縮小到32奈米,新的平坦化製程仍有許多需克服的問題,例如奈米線寬的晶圓表面經製程處理後表面粗糙度可能變差,及線寬縮小後銅導線晶圓之電性測試(open/short test)及可靠度測試(reliability test)更容易產生惡化。產業界對銅導線晶圓清洗製程仍需一較先前技術更能有效去除殘留於銅導線晶圓表面上的污染物並降低晶圓表面的缺陷數的清洗液組合物。
本發明提供一種用於銅製程中化學機械平坦化或其後續清洗程序之水相清洗組合物,其包括含氮雜環有機鹼、醇胺、氫氧化四級銨及水。本發明之水相清洗組合物當與含銅半導體晶圓接觸一段有效時間後,可有效地去除研磨後殘留於晶圓表面上的污染物、降低晶圓表面的缺陷數,並可維持較佳的晶圓表面粗糙度。
本發明水相清洗組合物,以組合物總重量計,包含0.05-20重量%之含氮雜環有機鹼、0.05-50重量%之醇胺、0.01-10重量%之氫氧化四級銨及水。
本發明之清洗組合物係利用醇胺化合物對銅層表面進行均勻性的蝕刻,使得蝕刻後銅導線的表面粗糙度不產生惡化。含氮雜環有機鹼之雜環上氮提供未共用電子對,其可與銅導線進行鍵結,從而避免已脫離銅導線的有機污染物重新吸附回去。氫氧化四級銨則是進一步提升對晶圓表面的潔淨能力。
本發明所使用之含氮雜環有機鹼,可選自由六氫吡、2-(1-六氫吡)乙醇、2-(1-六氫吡)乙胺及其混合物所構成群組,較佳係使用六氫吡。本發明所使用之含氮雜環有機鹼之含量,以組合物總重量計,為0.05-20重量%,較佳為0.1-15重量%,更佳為0.15-10重量%。
本發明所使用之醇胺,可選自由乙醇胺、二乙醇胺、三乙醇胺、丙醇胺、甲基乙醇胺、甲基二乙醇胺及其混合物所構成群組,較佳係選自由乙醇胺、二乙醇胺、三乙醇胺及其混合物所構成群組。本發明所使用之醇胺之含量,以組合物總重量計,為0.05-50重量%,較佳為0.1-45重量%,更佳為0.15-40重量%。
本發明所使用之氫氧化四級銨,可選自氫氧化四烷基銨,較佳係選自由氫氧化四甲基銨、氫氧化四乙基銨、氫氧化四丙基銨、氫氧化四丁基銨及其混合物所構成群組。本發明所使用之氫氧化四級銨之含量,以組合物總重量計,為0.01-10重量%,較佳為0.02-10重量%,更佳為0.05-8重量%。
一般銅製程化學機械平坦化用之研磨液常含有界面活性劑及腐蝕抑制劑(如BTA或其衍生物)極易殘留於研磨後之晶圓表面,且該等有機殘留物很難僅靠一般利用靜電斥力、超音波震盪及聚乙烯醇(PVA)刷子刷洗之物理方法加以去除。本發明之清洗組合物所含有之含氮雜環有機鹼及醇胺化合物,可提升清洗組合物對有機殘留物(如BTA)的飽和溶解度,從而可提供較大的驅動力以溶解BTA微粒。將傳統物理去除的方式,搭配使用本發明所揭示的清洗組合物,可達到良好的清洗結果。
本發明之清洗組合物可直接使用,或以超純水稀釋後再使用。為節省生產、運輸及倉儲成本,通常提供較高濃度之組合物,再於使用端以超純水稀釋後使用。稀釋之倍數依據實際使用情形而決定,一般介於10至60倍之間。特殊需求情況下,如節省處理時間,可將濃度較高之清洗組合物原液直接用以清洗晶圓。
本發明之清洗組合物常溫下即可使用,將此清洗組合物與含銅半導體晶圓接觸一段有效時間,可有效地去除殘留於晶圓表面上的污染物,同時維持銅導線較佳的表面粗糙度。一般而言,當使用濃度較低時,需較長的接觸時間(例如,1-3分鐘),使用濃度較高時,僅需較短的接觸時間(例如,短於1分鐘)。於實際使用時,可藉由試誤方式(try and error)尋求清洗組合物濃度與接觸時間之製程最適化(Process Optimization)。
本發明之清洗組合物可於執行化學機械平坦化之機台上清洗經平坦化之晶圓表面,亦可於一獨立之清洗機台上清洗經平坦化之晶圓表面。
以下實施例將對本發明作進一步之說明,唯非用以限制本發明之範圍,任何於此項技藝中具有通常知識者可輕易達成之修飾及改變,均涵蓋於本發明之範圍內。
以含氮雜環有機鹼、醇胺及氫氧化四級銨配製具不同組成之清洗組合物,清洗組合物於清洗機台Ontrak上以超純水稀釋30倍,對研磨過的銅空白晶圓進行清洗,清洗時間兩分鐘,清洗劑流量為每分鐘600毫升。清洗完成後以TOPCON WM-1700晶圓微粒量測儀量測銅晶圓表面缺陷數,另以原子力顯微鏡(AFM)量測銅晶圓之表面粗糙度(Ra)。
由上述組合物1至11之結果,比較編號1、8及10清洗組合物,編號2、9及11清洗組合物可知,當同時使用含氮雜環有機鹼、醇胺及氫氧化四級銨,可得到最少的銅晶圓清洗後表面缺陷數。且比較編號1至7及12,超純水清洗後的晶圓表面缺陷數最差,編號1至7之清洗組合物除了明顯大幅降低銅晶圓表面缺陷數,且仍將銅晶圓表面粗糙度保持在與不具腐蝕性超純水清洗後銅晶圓表面相同的水準。
Claims (12)
- 一種用於化學機械平坦化製程中或其後續清洗程序之水相清洗組合物,其包含(a)0.05-20重量%之含氮雜環有機鹼;(b)0.05-50重量%之醇胺;(c)0.01-10重量%之氫氧化四級銨;及(d)水。
- 如請求項1之組合物,其中該有機鹼係選自由六氫吡、2-(1-六氫吡)乙醇、2-(1-六氫吡)乙胺及其混合物所構成群組。
- 如請求項1之組合物,其中該醇胺係選自由乙醇胺、二乙醇胺、三乙醇胺、丙醇胺、甲基乙醇胺、甲基二乙醇胺及其混合物所構成群組。
- 如請求項3之組合物,其中該醇胺係選自由乙醇胺、二乙醇胺、三乙醇胺及其混合物所構成群組。
- 如請求項1之組合物,其中該氫氧化四級銨係選自氫氧化四烷基銨。
- 如請求項5之組合物,其中該氫氧化四烷基銨係選自由氫氧化四甲基銨、氫氧化四乙基銨、氫氧化四丙基銨、氫氧化四丁基銨及其混合物所構成群組。
- 如請求項1之組合物,其中該含氮雜環有機鹼之用量為0.1-15重量%。
- 如請求項7之組合物,其中該含氮雜環有機鹼之用量為0.15-10重量%。
- 如請求項1之組合物,其中該醇胺之用量為0.1-45重量%。
- 如請求項9之組合物,其中該醇胺之用量為0.15-40重量%。
- 如請求項1之組合物,其中該氫氧化四級銨之用量為0.02-10重量%。
- 如請求項11之組合物,其中該氫氧化四級銨之用量為0.05-8重量%。
