Description

电介质组合物、电介质元件、电子部件及层叠电子部件
技术领域
本发明涉及特别适于在例如车载用那样的高温环境下使用的电介质组合物、电介质元件、电子部件及层叠电子部件。
背景技术
例如,层叠陶瓷电容器从其可靠性高及成本廉价来看,用于大量的电子设备。具体而言,用于信息终端、家电、汽车电气设备等。这些用途中的、特别是将车载用等作为用途的层叠陶瓷电容器中,与通常的层叠陶瓷电容器相比,有时要求直到更高温区域的保证,且需要更高的可靠性。需要相对于施加的电压没有破坏,即耐受电压较高。另外,还需要即使在高温区域下长时间施加电压,绝缘电阻也难以劣化,即高温负荷寿命较长。
专利文献1中公开有一种在室温下呈现较高的相对介电常数,且在180℃的高温区域下也具有较高的电阻率的电介质陶瓷组合物。具体而言,公开有一种涉及使用了电介质陶瓷组合物的层叠陶瓷电容器的技术,该电介质陶瓷组合物含有以组成式(K1-yNay)Sr2Nb5O15(其中,0≤y<0.2)表示的钨青铜型复合氧化物作为主成分,且相对于上述主成分100摩尔份含有0.1摩尔份以上且40摩尔份以下的第一副成分和第二副成分。
但是,如观察上述组成式可知,专利文献1中,作为主成分的构成元素含有作为碱金属元素的钾(K)及钠(Na)。碱金属的挥发性较高,因此,存在需要采用在工序内填补碱金属元素的工序等、制造时的处理容易变得复杂的问题。
另外,存在如下问题点,即,由于含有挥发性较高的碱金属,在高温下进行热处理的脱粘结剂工序或煅烧工序、再氧化工序中,在电介质组合物中容易生成由碱金属引起的晶格缺陷,难以得到较高的耐受电压。因此,上述专利文献1中,没有公开关于高温区域下、较高的相对介电常数和较高的耐受电压的技术。
另外,专利文献2中公开有一种关于陶瓷电容器的技术,该陶瓷电容器具备向在20℃下具有较高的品质因数Q和良好的温度系数,且150℃的耐受电压高的由组成式(Ca1-x(Ba,Sr)x)k(Zr1-yTiy)O3构成的钙钛矿型氧化物中添加了多种添加物的电介质磁器层。
上述专利文献2中存在如下问题点,即,在150℃的高温区域呈现较高的耐受电压,但即使20℃下的相对介电常数最大,也仅得到125左右,在期待以后使用的175℃以上的高温区域下,难以得到期望的静电容量。
另外,非专利文献1中公开有一种关于相对介电常数较高且介电损耗较小的钨青铜型电介质Ba2MTi2Nb3O15(M=Bi3+、La3+、Nd3+、Sm3+、Gd3+)的技术。得到室温下的相对介电常数高至100~700程度,且室温下的tanδ为5%以下的良好的值。另外,非专利文献2中公开有一种相对介电常数较高且介电损耗较小的钨青铜型电介质Ba2Sm2Ti4Ta6O30。得到室温下的相对介电常数高至120左右,且室温下的tanδ为3%以下的良好的值。但是,上述非专利文献1没有高温负荷寿命相关的记载。

发明所要解决的技术问题
本发明是鉴于上述技术问题而完成的,提供一种适于例如车载用那样的在高温环境下使用,且即使在175℃以上的使用环境下也不仅具有较高的直流耐受电压和较高的电阻率,而且还具有较长的高温负荷寿命的电介质组合物、使用其的电介质元件、电子部件及层叠电子部件。
用于解决技术问题的手段
为了达成上述目的,本发明提供一种电介质组合物,其特征在于,具有作为钨青铜型复合氧化物的主成分,
主成分以(Sr1.00-s-tBasCat)6.00-xRx(Ti1.00-aZra)x+2.00(Nb1.00-bTab)8.00-xO30.00表示,
所述R为选自Y、La、Pr、Nd、Sm、Eu、Gd、Tb、Dy、Ho、Er、Tm、Yb、Lu中的至少一种元素,
s、t、x、a、b满足0.50≤s≤1.00,0≤t≤0.50,0.50≤s+t≤1.00,0.50<x≤1.50,0.30≤a≤1.00,0≤b≤1.00。
通过做成上述电介质组合物,可得到适于在高温环境下使用,且不仅具有较高的直流耐受电压及较高的电阻率,而且还具有较长的高温负荷寿命的电介质组合物。
作为本发明的优选方式,优选上述主成分中所含有的Zr的置换量a为0.50≤a≤1.00。由此,不仅可得到更高的直流耐受电压,而且还能得到更高的相对介电常数。
另外,作为本发明的优选方式,相对于上述主成分100摩尔,作为副成分含有0.10摩尔以上且20.00摩尔以下的选自Mn、Mg、Co、V、W、Mo、Si、Li、B、Al中的至少一种。由此,能够得到更高的电阻率和更高的直流耐受电压、相对介电常数。
本发明的电介质元件优选具备上述电介质组合物。
本发明的电介质元件通过具备上述电介质组合物,可在车载用等的高温环境下使用。
本发明的电子部件具备由上述电介质组合物构成的电介质层。
本发明的层叠电子部件具有将由上述电介质组合物构成的电介质层和内部电极层交替层叠而成的层叠部分。
本发明的电子部件及层叠电子部件通过具备由上述电介质组合物构成的电介质层,从而可在车载用等的高温环境下使用。
具有由本发明的电介质组合物构成的电介质层的电子部件的用途没有特别限定,但在层叠陶瓷电容器、压电元件、芯片压敏电阻器、芯片热敏电阻器等中是有用的。
发明的效果
能够提供适于车载用那样的在175℃以上的高温环境下使用,且直流耐受电压、相对介电常数及电阻率较高、高温负荷寿命长的电介质组合物、使用其的电介质元件、电子部件以及层叠电子部件。

以下,说明本发明的实施方式。
本实施方式的电介质组合物的特征在于,具有作为钨青铜型复合氧化物的主成分,
主成分以化学式(Sr1.00-s-tBasCat)6.00-xRx(Ti1.00-aZra)x+2.00(Nb1.00-bTab)8.00-xO30.00表示,
上述R为选自Y、La、Pr、Nd、Sm、Eu、Gd、Tb、Dy、Ho、Er、Tm、Yb、Lu中的至少一种元素,
s、t、x、a、b满足0.50≤s≤1.00,0≤t≤0.50,0.50≤s+t≤1.00,0.50<x≤1.50,0.30≤a≤1.00,0≤b≤1.00。
本实施方式的电介质组合物通过将以上述化学式表示的钨青铜型复合氧化物作为主成分,容易得到较高的耐受电压。对于其原因,发明人等如下考虑。本实施方式的主成分即上述钨青铜型复合氧化物具有能带隙较宽的特征,因此,处于价带的电子难以向传导带激发,可抑制与传导相关的多数载流子即电子的载流子浓度。另外,考虑到在耐受电压的代表性的破坏模式的电子雪崩中,作为多数载流子的传导电子的载流子浓度受到影响。本发明的电介质组合物中,可较低地抑制该多数载流子即电子的载流子浓度,因此,认为难以产生电子雪崩引起的破坏。
另外,能带隙较宽,因此,即使施加较高的电场强度,也能够维持一定程度宽度的能带隙,因此,认为即使在高电场下也容易得到较高的耐受电压。另外,由于不含碱金属,因此,难以产生晶格缺陷,难以生成传导电子,因此,具有电阻率、耐受电压较高的特征。另外,认为在高温、高电场下难以引起电解还原反应。因此,能够抑制由于还原反应产生的传导电子的增加,因此,认为呈现较长的高温负荷寿命。
通过上述化学式的s、t为0.50≤s≤1.00,0≤t≤0.50,0.50≤s+t≤1.00,容易得到较高的耐受电压。优选上述化学式的s、t为0.60≤s≤1.00,且0.20≤t≤0.50,0.80≤s+t≤1.00,由此,容易得到更高的耐受电压。另一方面,在除了Sr、Ba、Ca以外还含有碱金属元素的K或Na的情况下,由于这些元素的挥发性较高,因此,会产生晶格缺陷,作为结果,成为难以得到较高的耐受电压的倾向。另外,t表示Ca的置换量,Ca为任意的成分,其置换量的上限为0.50。通过上述化学式的x为0.50<x≤1.50,能够得到较长的高温负荷寿命。
上述化学式的R为选自Y、La、Pr、Nd、Sm、Eu、Gd、Tb、Dy、Ho、Er、Tm、Yb、Lu中的至少一种元素,由此容易得到较高的耐受电压。
通过将上述化学式的x为0.50<x≤1.50,例如x=1.00的(Sr1.00-s-tBasCat)5.00R1.00(Ti1.00-aZra)3.00(Nb1.00-bTab)7.00O30.00等的钨青铜型复合氧化物设为主成分,容易得到较长的高温负荷寿命。
另一方面,在x为0.50以下的情况或x比1.50大的情况下,例如,化学式Ba6Ti2Nb8O30或化学式Ba4La2Ti4Nb6O30等的复合氧化物中,高温负荷寿命变短。
通过上述化学式中的Zr的置换量a为0.30≤a≤1.00,能带隙变宽,因此,容易得到较高的耐受电压。另一方面,在置换量a低于0.30的情况下,难以加宽能带隙,作为结果,难以得到较高的耐受电压。
另外,通过上述化学式的Zr的置换量a为0.50≤a≤1.00,能带隙变得更宽,因此,容易得到较高的耐受电压。
即使在将上述化学式中的Nb置换成Ta的复合氧化物中,也可维持钨青铜型的结晶结构,进而通过将其Ta的置换量b设为0.10≤b≤1.00,容易得到更高的耐受电压。
作为副成分,优选含有选自Mn、Mg、Co、V、W、Mo、Si、Li、B、Al中的至少一种以上的元素。通过这些元素与上述主成分所包含的Zr的相互作用,容易得到较高的耐受电压和较高的电阻率。优选通过Zr的置换量a为0.80≤a≤1.00,相互作用变高,容易得到更高的耐受电压。
另外,通过将上述副成分的含量设为相对于上述主成分100摩尔为0.10摩尔以上且20.00摩尔以下,从而在200℃下可得到9.00×1012Ωcm以上的较高的电阻率。进一步,即使在175℃以上的较高的温度下也可得到更高的耐受电压。
另外,也可以在主成分所包含的R之外,作为第二副成分含有选自Y、La、Pr、Nd、Sm、Eu、Gd、Tb、Dy、Ho、Er、Tm、Yb、及Lu中的至少一种元素。第二副成分为任意的成分,其含量的上限可在能够达成发明的目的的范围内决定。
此外,电介质组合物只要不使作为本发明效果的介电特性、即相对介电常数及电阻率、耐受电压大幅劣化,也可以含有微少的杂质或其它副成分。因此,主成分的含量没有特别限定,但相对于例如含有上述主成分的电介质组合物整体,为50摩尔%以上且100摩尔%以下。
接着,示例说明层叠陶瓷电容器。图1中表示本发明的一个实施方式的层叠陶瓷电容器。层叠陶瓷电容器1具有电介质层2和内部电极层3交替层叠的结构的电容器元件主体10。在该电容器元件主体10的两端部形成有与在元件主体10的内部交替配置的内部电极层3分别导通的一对外部电极4。电容器元件主体10的形状没有特别限制,但通常设为长方体状。另外,其尺寸也没有特别限制,可根据用途设为适当的尺寸。
电介质层2的厚度没有特别限定,可根据层叠陶瓷电容器1的用途进行适当决定。
内部电极层3中所含有的导电材料没有特别限定,优选为Ni、Pd、Ag、Pd-Ag合金、Cu或Cu系合金。此外,Ni、Pd、Ag、Pd-Ag合金、Cu或Cu系合金中也可以含有0.1重量%程度以下的P等的各种微量成分。另外,内部电极层3也可以使用市售的电极用膏体来形成。内部电极层3的厚度可根据用途等适当决定。
接着,说明图1所示的层叠陶瓷电容器的制造方法的一例。
本实施方式的层叠陶瓷电容器1与现有的层叠陶瓷电容器一样通过如下方式制造,通过使用了膏体的通常的印刷法或片材法制作生坯芯片,将其进行烧结后,涂布外部电极并进行烧结。以下,针对制造方法进行具体地说明。
说明本实施方式所涉及的层叠陶瓷电容器的制造方法的一例。
首先,以主成分成为期望的比例的方式准备原料,并进行混合,以800℃以上进行热处理(煅烧),由此,能够得到煅烧粉。优选以800℃~1000℃进行热处理,煅烧粉的粒径成为0.1μm以上且5.0μm以下。优选具有各向异性形状的Ba5Nb4O15那样的异相不包含于煅烧粉中。
原料能够将以Sr或Ba、Ca、Ti、Zr、Nb、Ta为主构成的氧化物或其混合物用作原料粉。另外,也能够从通过烧结会成为上述的氧化物或复合氧化物的各种化合物,例如碳酸盐、草酸盐、硝酸盐、氢氧化物、有机金属化合物等中适当选择,并混合使用。具体而言,作为Sr的原料,可以使用SrO,也可以使用SrCO3
另外,在本实施方式的电介质组合物含有副成分的情况下,也准备副成分的原料。作为副成分的原料,没有特别限定,可以将各成分的氧化物及其混合物用作原料粉。另外,也能够从通过烧结会成为上述的氧化物或复合氧化物的各种化合物、例如碳酸盐、草酸盐、硝酸盐、氢氧化物、有机金属化合物等中适当选择,并混合使用。具体而言,作为Mg的原料,也可以使用MgO,也可以使用MgCO3
将准备的主成分的煅烧粉及副成分的原料以成为预定的组成比的方式称重并混合,得到电介质组合物原料。作为混合的方法,例如可举出使用球磨机进行的湿式混合,或使用干式混合机进行的干式混合。
将该电介质组合物原料进行涂料化,制备电介质层用膏体。电介质层用膏体也可以是将电介质原料和有机载体进行混炼的有机系的涂料,也可以是水系的涂料。
有机载体是将粘结剂溶解在有机溶剂中得到的溶液。用于有机载体的粘结剂没有特别限定,可从乙基纤维素、聚乙烯醇缩丁醛等的通常的各种粘结剂适当选择。使用的有机溶剂也没有特别限定,可根据印刷法或片材法等利用的方法,从萜品醇、丁基卡必醇、丙酮等的各种有机溶剂适当选择。
另外,在将电介质层用膏体设为水系的涂料的情况下,只要将使水溶性的粘结剂或分散剂等溶解于水的水系载体和电介质原料进行混炼即可。用于水系载体的水溶性粘结剂没有特别限定,例如可以使用聚乙烯醇、纤维素、水溶性丙烯酸树脂等。
内部电极层用膏体通过将由上述的各种导电性金属或合金构成的导电材料,或在烧结后成为上述导电材料的各种氧化物、有机金属化合物、树脂酸盐等与上述的有机载体进行混炼而制备。
外部电极用膏体只要与上述的内部电极层用膏体同样地制备即可。
上述的各膏体中的有机载体的含量没有特别限制,可以设为通常的含量,例如粘结剂可设为1重量%~5重量%程度,溶剂可设为10重量%~50重量%程度。另外,各膏体中也可以根据需要含有选自各种分散剂、增塑剂、电介质材料、绝缘体材料等的添加物。它们的总含量优选设为10重量%以下。
在使用印刷法的情况下,将电介质层用膏体及内部电极层用膏体在PET等的基板上进行印刷、层叠,切断成规定形状后,从基板剥离而制成生坯芯片。
另外,在使用片材法的情况下,使用电介质层用膏体形成生坯薄片,在其上印刷内部电极层用膏体后,将它们层叠,制成生坯芯片。
在后述的烧结前,对生坯芯片实施脱粘结剂处理。作为脱粘结剂条件,将升温速度优选设为5℃/小时~300℃/小时,将保持温度优选设为180℃~500℃,将温度保持时间优选设为0.5小时~24小时。另外,脱粘结剂处理的气氛设为空气或还原气氛。
另外,烧结时的保持温度优选为1000℃~1400℃,更优选为1100℃~1360℃。保持温度低于上述范围时,致密化不充分,超过上述范围时,容易产生内部电极层的异常烧结引起的电极的中断,及内部电极层构成材料的扩散引起的容量变化率的恶化。另外,超过上述范围时,电介质颗粒粗大化,有可能降低耐受电压。作为其以外的烧结条件,为了达成芯片的均匀烧结,将升温速度优选设为50℃/小时~500℃/小时,更优选设为200℃/小时~300℃/小时,为了将烧结后的粒度分布控制在0.1μm~10.0μm的范围内,将温度保持时间优选设为0.5小时~24小时,更优选设为1小时~3小时,将冷却速度优选设为50℃/小时~500℃/小时,更优选设为200℃/小时~300℃/小时。
上述的脱粘结剂处理中,在加湿N2气或混合气体等中可以使用例如加湿器等即可。在该情况下,水温优选为5℃~75℃程度。另外,脱粘结剂处理、烧结及退火可以连续地进行,也可以独立地进行。
对于上述那样得到的电容器元件主体,例如通过滚筒研磨或喷砂等实施端面研磨,涂布外部电极用膏体而烧结,并形成外部电极4。然后,根据需要对外部电极4的表面通过镀敷等形成包覆层。
以上,说明了本发明的实施方式,但本发明不受上述的实施方式的任何限定,可以在不脱离本发明的宗旨的范围内进行各种改变。
实施例
以下,举出本发明的具体的实施例,进一步详细地说明本发明,但本发明不限定于这些实施例。此外,表2中,标注※记号的样品为本发明的范围外。
作为主成分的原料,准备SrCO3、BaCO3、CaCO3、TiO2、ZrO2、Nb2O5、Ta2O5、Y2O3、La2O3、Pr2O3、Nd2O3、Sm2O3、Eu2O3、Gd2O3、Tb2O3、Dy2O3、Ho2O3、Er2O3、Tm2O3、Yb2O3、Lu2O3的各粉末。
将它们以成为表1的主成分组成的方式称重,利用球磨机进行湿式混合后,干燥并以800℃进行煅烧,得到主成分的煅烧粉。准备了电介质组合物原料。作为副成分的原料,准备了SiO2、MgO、Co2O3、V2O5、WO3、MoO3、MnO、Li2CO3、B2O3、Al2O3、Fe3O4的各粉末,以主成分和副成分分别成为表1的比率的方式进行混合,从而得到样品No.1~样品No.65的电介质组合物原料。

表1所记载的“-”表示不含有成分。
将这样得到的电介质组合物原料:100重量份、聚乙烯醇缩丁醛树脂:10重量份、作为增塑剂的邻苯二甲酸二丁酯(DOP):5重量份、作为溶剂的醇:100重量份利用球磨机进行混合并膏体化,制作了电介质层用膏体。
另外,在上述之外,将Pd颗粒:44.6重量份、萜品醇:52重量份、乙基纤维素:3重量份、苯并三唑:0.4重量份利用三辊进行混炼,进行浆料化,从而制作Pd内部电极层用膏体。另外,与Pd内部电极层用膏体一样,使用Ni颗粒制作Ni内部电极层用膏体。
然后,使用制作的电介质层用膏体,在PET薄膜上以干燥后的厚度成为7μm的方式形成生坯薄片。接着,在其上使用内部电极层用膏体,以规定图案印刷内部电极层之后,从PET薄膜剥离片材,制作具有内部电极层的生坯薄片。此外,使用了样品No.1~样品No.62的生坯薄片中使用Pd内部电极层膏体,使用了样品No.63~样品No.65的生坯薄片中使用Ni内部电极层用膏体,分别制作了具有内部电极层的生坯薄片。接下来,将具有内部电极层的生坯薄片层叠多片,并进行加压粘接,由此,做成生坯层叠体,通过将该生坯层叠体切断成规定尺寸,从而得到了生坯芯片。
接下来,对得到的生坯芯片进行脱粘结剂处理(升温速度:10℃/小时,保持温度:400℃,温度保持时间:8小时,氛围:空气中),并进行煅烧(升温速度:200℃/小时,保持温度:1000~1400℃,温度保持时间:2小时,冷却速度:200℃/小时,氛围:空气中),并得到了层叠陶瓷烧结体。
针对得到的层叠陶瓷烧结体,将电介质层的结晶结构进行X射线衍射(XRD)测定,结果确认到成为钨青铜型复合氧化物。另外,对得到的电容器元件主体的电介质层,通过ICP-MS(电感耦合等离子质量分析)测定电介质组合物的组成,结果确认到成为表1的组成。
通过喷砂研磨所得到的层叠陶瓷烧结体的端面之后,作为外部电极涂布In-Ga共晶合金,得到与图1所示的层叠陶瓷电容器相同形状的样品No.1~样品No.65的层叠陶瓷电容器。得到的层叠陶瓷电容器的尺寸均为3.2mm×1.6mm×1.2mm,电介质层的厚度为5.0μm,内部电极层的厚度为1.5μm,夹持于内部电极层的电介质层的数目设为10。
对于得到的样品No.1~样品No.65的层叠陶瓷电容器,通过下述所示的方法测定了耐受电压、相对介电常数(εs)、电阻率及高温负荷寿命,并表示于表2中。
[相对介电常数(εs)]
针对于层叠陶瓷电容器,在25℃及200℃下利用数字LCR仪表(YHP株式会社制造的4284A)输入频率1kHz、输入信号电平(测定电压)1Vrms的信号,测定静电电容C。然后,基于电介质层的厚度、有效电极面积、测定的结果得到的静电电容C算出相对介电常数εs(无单位)。相对介电常数越高越好,将500以上判断为良好。
[电阻率]
针对于层叠陶瓷电容器样品,在180℃、200℃下利用数字电阻仪表(ADVANTEST株式会社制造的R8340)以测定电压30V、测定时间60秒的条件测定绝缘电阻。根据电容器样品的电极面积及电介质层的厚度算出电阻率的值。电阻率越高越好,将1.00×1012Ωcm以上、更优选为9.00×1012Ωcm以上判断为良好。电阻率较低时,作为电容器,漏电流变大,在电路中会引起误操作。
[耐受电压]
针对于层叠陶瓷电容器样品,在180℃、200℃下以100V/sec升压速度施加直流电压,漏电流超过10mA,结果设为直流耐受电压。直流耐受电压越高越好,将150V/μm以上、更优选为160V/μm以上、进一步优选为175V/μm以上判断为良好。
[高温负荷寿命]
针对于层叠陶瓷电容器样品,在250℃下施加40V/μm的直流电压,将直到绝缘电阻劣化一个数量级的时间设为高温负荷寿命。高温负荷寿命越长越好,将30小时以上、更优选40小时以上判断为良好。

如表2所示,作为主成分的Ba、Ca及Sr的含量s、t及1.00-(s+t)分别为0.50≤s≤1.00,0≤t≤0.50,0.50≤s+t≤1.00的样品No.1~样品No.2及样品No.5~样品No.7,样品No.9~样品No.10中,25℃的相对介电常数较高,200℃的电阻率较高,200℃的耐受电压较高。s低于0.5的样品No.3及样品No.4,t超过0.5的样品No.8中,200℃的耐受电压较低。
如表2所示,作为主成分的R的置换量x为0.50<x≤1.50的样品No.12~样品No.14中,250℃下的高温负荷寿命较长。x为0.50以下的样品No.11及x超过1.50的样品No.15中,高温负荷寿命较短。
如表2所示,作为主成分的R为选自Y、La、Pr、Nd、Sm、Eu、Gd、Tb、Dy、Ho、Er、Tm、Yb、Lu中的至少一种元素的样品No.13及样品No.16~样品No.29中,200℃的耐受电压较高。
如表2所示,作为主成分的Zr的置换量a为0.30≤a≤1.00的样品No.13、以及样品No.34~样品No.37中,200℃的耐受电压较高。a低于0.3的样品No.31~样品No.33中,200℃的耐受电压低。
如表2所示可知,将作为主成分的Nb置换为Ta的样品No.38~样品No.41维持钨青铜结构,因此,维持相对介电常数、高温负荷寿命、电阻率。另外,可知在0.1≤b≤1.00的情况下,200℃的耐受电压较高。
如表2所示,副成分相对于主成分100摩尔的摩尔量为0.10摩尔≤副成分≤20.00摩尔的样品No.43~样品No.46中,200℃的耐受电压更高。
如表2所示,作为副成分含有选自Mn、Mg、Co、V、W、Mo、Si、Li、B、Al中的至少一种的样品No.44及样品No.48~样品No.56及样品No.58、样品No.59中,200℃的电阻率更高。另外,相对于作为主成分的Zr的置换量a为0.30≤a≤1.00的样品No.13,作为副成分含有选自Mn、Mg、Co、V、W、Mo、Si、Li、B、Al中的至少一种,且作为主成分的Zr的置换量a为0.30≤a≤1.00的样品No.43中,电阻率更高,耐受电压更高。能够确认到使用Ni内部电极并用还原气氛烧结制作的样品No.63~样品No.65中,200℃的电阻率、及直流耐受电压均显示较高的值。
(比较例)
表3所示的样品No.66及样品No.67中,使用主成分中含有碱金属元素的钨青铜型复合氧化物制作了层叠陶瓷电容器。以下举出具体的制作方法。此外,表3中标注※记号的样品为比较例。
样品No.66及样品No.67中,准备预先合成的含有碱金属元素的钨青铜型复合氧化物K(Sr0.3Ba0.3Ca0.4)2Nb5O15粉末作为主成分,另外,准备向主成分添加的成为副成分的起始原料的MnCO3粉末。然后,将作为主成分的K(Sr0.3Ba0.3Ca0.4)2Nb5O15粉末和作为副成分的起始原料的MnCO3粉末进行称重,并以副成分相对于主成分100摩尔成为规定的比率的方式进行混合,制备了混合粉末。
将该主成分和副成分的混合粉末设为电介质组合物原料。
除了使用了电介质组合物原料以外,与实施例同样地进行,制作电介质层用膏体,在PET薄膜上以干燥后的厚度成为7μm的方式形成生坯薄片。接下来,在其上使用以Ni作为主成分的内部电极用膏体,以规定的图案印刷内部电极层之后,从PET薄膜剥离片材,制作了具有内部电极层的生坯薄片。继续与实施例同样地使用生坯薄片,得到了生坯芯片。
接着,对于所得到的生坯芯片,进行脱粘结剂处理(升温速度:10℃/小时,保持温度:350℃,温度保持时间:8小时,气氛:氮中),并进行烧结(升温速度:200℃/小时,保持温度:1100℃,温度保持时间:2小时,冷却速度:200℃/小时,氧分压:10-9~10-12Pa,氛围:H2-N2-H2O混合气体),得到了层叠陶瓷烧结体。
在得到的层叠陶瓷烧结体的两端面上涂布含有B2O3-SiO2-BaO系的玻璃粉的Ag膏体,进行烧付处理(温度:800℃,氛围:N2气),得到了与图1所示的层叠陶瓷电容器相同形状的样品No.66及样品No.67的层叠陶瓷电容器。得到的层叠陶瓷电容器的尺寸均为4.5mm×3.2mm×0.5mm,电介质层的厚度设为6.0μm,内部电极层的厚度设为1.5μm,夹持于内部电极层的电介质层的数目设为5。
对于得到的样品No.66及样品No.67的层叠陶瓷电容器,与实施例同样地测定了相对介电常数、电阻率、及直流耐受电压,将该结果表示于表3中。

如表3所示能够确认到,作为主成分中含有碱金属元素的钨青铜型复合氧化物的样品No.66及样品No.67中,容易生成挥发性较高的碱金属元素引起的晶格缺陷,容易产生传导电子,因此,能够确认到耐受电压及电阻率均成为较低的值。
产业上的可利用性
本发明的电介质组合物在200℃的高温区域中,直流耐受电压及电阻率较高,高温负荷寿命较长,因此,能够作为车载用电子部件在接近发动机室的环境下应用,进而也能够在作为搭载于使用了SiC或GaN系的半导体的功率器件附近的电子部件的用途中应用。

Claims (6)

1.一种电介质组合物,其特征在于,
具有作为钨青铜型复合氧化物的主成分,
主成分以化学式(Sr1.00-s-tBasCat)6.00-xRx(Ti1.00-aZra)x+2.00(Nb1.00-bTab)8.00-xO30.00表示,
所述R为选自Y、La、Pr、Nd、Sm、Eu、Gd、Tb、Dy、Ho、Er、Tm、Yb、Lu中的至少一种元素,s、t、x、a、b满足0.50≤s≤1.00,0≤t≤0.50,0.50≤s+t≤1.00,0.50<x≤1.50,0.30≤a≤1.00,0≤b≤1.00。
2.根据权利要求1所述的电介质组合物,其特征在于,
相对于所述主成分100摩尔,作为副成分含有0.10摩尔以上且20.00摩尔以下的选自Mn、Mg、Co、V、W、Mo、Si、Li、B、Al中的至少一种。
3.根据权利要求1所述的电介质组合物,其特征在于,
所述化学式中的Zr置换量a为0.50≤a≤1.00。
4.一种电介质元件,其中,
具备权利要求1~3中任一项所述的电介质组合物。
5.一种电子部件,其中,
具备由权利要求1~3中任一项所述的电介质组合物构成的电介质层。
6.一种层叠电子部件,其中,
具有将由权利要求1~3中任一项所述的电介质组合物构成的电介质层和内部电极层交替层叠而成的层叠部分。
