Abstract

Description
技术领域
本发明涉及根据权利要求1的用于利用连接层将产品衬底接合至载体衬底的方法以及根据权利要求2的用于从利用连接层与产品衬底接合的载体衬底上分开该产品衬底的方法和根据权利要求9的产品衬底-载体衬底复合体。
背景技术
在现有技术中存在多种用于去接合/分开两个衬底(产品衬底及载体衬底)的方法。大多数方法使用所谓的接合黏合剂来实现两个衬底的临时的、可相对容易分开的粘合。接合黏合剂通常是聚合物,特别是热塑性塑料。
用于临时接合的第一方法在于整面给衬底涂漆。第二衬底通过接合工艺与第一衬底连接。两个衬底的分离、去接合或分开通过在提高温度下的剪切过程实现。此温度优选地高于接合黏合剂的玻璃化转变温度。由于所施加的剪切力,可使两个衬底相对于彼此以非常缓慢的过程移动并且因此彼此分离。
用于临时接合的第二方法在于处理载体衬底的特定表面区域,使得所述表面区域与所施加的接合黏合剂之间的附着作用最小(特别是,完全消失)。除所述经特定处理的表面区域外,仍留有非常小的未经处理的表面区域。该高度黏合的表面区域通常是几毫米厚的外周圆环。在此特定处理后,该载体衬底整面地用接合黏合剂涂覆。然后进行平常的接合过程。去接合过程大多通过化学方式进行,其方式是使接合黏合剂的边缘区分开,并且因此减小接合黏合剂与载体衬底之间的附着力。此后,载体衬底可非常轻易地自产品衬底上取走。
用于使两个衬底彼此分离的另一方法在于在施加具有接合黏合剂的涂层前将特殊的可溶层施加于特别是透明的载体衬底上。载体衬底对特定电磁辐射透明允许光子不受阻碍地进入可溶层。可溶层由于光子而相应地变化,并且减小对接合黏合剂的附着力。印刷文献WO2014058601A1描述了这样的方法,其中UV激光射到处于载体衬底内侧上的可溶层上,以便获得那里的反应,该反应引起接合黏合剂与载体衬底的分离且因此载体衬底与产品衬底分离。
发明内容
本发明的任务是说明一种方法及一种装置,借此实现接合与去接合/分开中的优化过程以及简化后续方法步骤。
该任务利用权利要求1、2及9的特征来解决。本发明的有利的扩展方案在从属权利要求中说明。在说明书、权利要求及/或附图中说明的至少两种特征的所有组合也落入本发明的范围内。在说明值范围的情况下,在所提及的边界内的值也应该视为边界值予以公开并且能够以任意组合得到保护。
本发明所基于的思想是说明一种方法及一种装置,凭借该方法及该装置可制造产品衬底-载体衬底复合体,其中产品衬底和载体衬底借助至少主要对电磁辐射透明的连接层连接,其中在连接层与产品衬底之间布置有可溶层,该可溶层由于与辐射源的电磁辐射相互作用而可溶解地构造。
根据方法,本发明可在接合期间特别是通过下列特征/步骤来实现:
a)可溶层通过与辐射源的电磁辐射的相互作用而是可溶解的,及
b)连接层及载体衬底分别至少主要对电磁辐射是透明的。
根据方法,本发明可在分开期间特别是通过下列特征/步骤来实现:
a)可溶层(3)由于与辐射源的电磁辐射的相互作用而溶解,及
b)连接层(4)及载体衬底(5)分别至少主要对电磁辐射是透明的。
根据装置,本发明可特别是通过下列特征实现:
a)可溶层(3)通过与辐射源的电磁辐射的相互作用而是可溶解的,及
b)连接层(4)及载体衬底(5)分别至少主要对电磁辐射均是透明的。
本发明的一个尤其独立的核心特别是在于使用接合黏合剂(连接层),其在所使用的电磁辐射(特别是,激光)的波长范围内具有低吸收系数。吸收系数(此处,特别是线性吸收系数)优选针对质量密度标准化。然后,不同材料的如此获得的质量吸收系数可彼此进行比较。从针对用于X射线辐射的元素及一些化合物的NIST X射线衰减数据库(http://www.nist.gov/pml/data/xraycoef) 可以获得质量吸收系数。由于质量吸收系数非常强烈地依赖于波长,因此下文针对一些纯元素及一些化合物(特别是,聚合物)说明波长范围及质量吸收系数范围。

NIST X射线衰减数据库中的质量吸收系数的值范围针对在10-3 MeV与102 MeV之间的MeV定义范围来说明。此定义范围不允许在UV范围中的质量吸收系数的直接读数,因为该UV范围位于10-5 MeV定义范围中。然而,自印刷文献US5965065A知晓在所期望的UV范围中的碳、氮及氧元素的质量吸收系数的值范围。碳尤其是有机聚合物的主要组分。即使不能通过纯组分的质量吸收系数自动推断出化合物的质量吸收系数,但至少可估算化合物的质量吸收系数的值范围。自所有这些数据认识到,根据本发明的化合物的质量吸收系数在10-6至102 MeV的能量定义范围内在约10-2至105 cm2/g之间变化。这是10的7次方的值范围。印刷文献US5965065A也示出,碳的质量吸收系数在1000eV至100eV的10的一次方内在1000 cm2/g和10-6 cm2/g之间变化。此外,在约300 eV处识别碳的吸收边缘。从所有这些数据可认识到,能量或波长范围的小变化可引起材料的吸收特性的大变化。因此,针对特别是对于根据本发明的所有可能材料的质量吸收系数的单个值的说明是不可能的且无效的。
由此,根据本发明可将可溶层施加至产品衬底而非载体衬底。由于电磁辐射的通过接合黏合剂的低吸收,足够的光子到达可溶层,以便在那里导入溶解过程或去接合过程。
本发明还涉及借助电磁光子源(特别是,激光)来去接合或分开两个衬底的设备及方法。特别是,在此本发明所基于的理念是将电磁辐射导向(特别是聚焦)于可溶层上,以便减小产品衬底与载体衬底之间的附着。电磁辐射通过将两个衬底彼此连接的接合黏合剂发送,特别是不将其加热。
因此,根据本发明的思想特别是在于使用接合黏合剂、电磁辐射及可溶层的经特殊协调的组合。
本发明的一个优点尤其在于可将可溶层施加在产品衬底上。因此,可溶层是位于产品衬底与连接层之间。如果可溶层因照射电磁辐射(特别是,激光)而导致黏合减弱,则产品衬底可直接特别是自动地与接合黏合剂分离。因此,产品衬底优选在与接合黏合剂分开之后不久已经释放且不必任何化学清洗。
可溶层优选地设计成,使得可溶层在根据本发明的影响期间完全被破坏、特别是升华。
电磁辐射与材料的电子相互作用。该相互作用是归因于交变电磁场可将带电电子置于振动。带正电的核具有很多倍大的质量并且因此相对于电子也具有更大的惰性。因此,核运动大多被忽略。
交变电磁场可根据其频率引起固体中(特别是分子)的不同物理效应。由于专利文献的根据本发明的思想主要涉及聚合物,因此下面特别是借助于分子(特别是聚合物)来描述物理效应。
分子或分子的部分,在一定条件下,能够吸收光子并且将光子能量转化为振动能量及/或旋转能量及/或势能。为了这样的能量转化可以进行,光子必须具有一定频率。所产生的新能量状态可以通过发射相应波长的光子而再次降级。光子的这种持续吸收及释放及相关联的能量转化及能量到分子的各个自由度上的分布是从属于本文不应该详细讨论的统计学过程。
微波及红外线范围中的电磁辐射主要激发分子旋转。红外线范围中的电磁辐射优选激发分子振动。存在两种不同的振动类型:伸缩振动及变形振动。前者确保分子的两个原子沿其键轴振动,而第二类型的振动是发生在分子的至少三个原子间在键角变化下的振动。
UV波长范围中的电磁辐射的光子已具有如此大的能量,使得其可使分子团的个别电子上升至较高分子轨道或甚至可使电子从分子团脱离,即使该分子电离。经激发的电子特别是价电子,因此是位于最外层分子轨道中的电子。核电子的移除明显需要更高光子能量,特别是于X射线波长范围中。在以下波长范围中的透射最高,在所述波长范围中不能将电子自最高占据的分子轨道(英文:highest occupied molecule orbital,HOMO) 激发至最低占据分子轨道(英文:lowest occupied molecule orbital,LUMO)中。由于排除了电子自HOMO提升至LUMO轨道内因而光子无法与电子相互作用,所以光子不受障碍地通过固体,特别是聚合物,最优选地为接合黏合剂。
因此,分子轨道理论已提示根据本发明的接合黏合剂的容许的化学结构。
辐射源,特别是光子源
根据本发明,特别是使用光子源作为辐射源。
因此,源主要(优选仅仅)是光子源。光子源,特别是至少主要地,优选完全地,于下列波长范围的一个或多个内辐射:
• 微波,300 mm至1 mm,
• 红外线,特别是
o 近红外线,0.78 μm至3.0 μm,
o 中红外线,3.0 μm至50 μm,
o 远红外线,50 μm至1000 μm,
• 可见光380 nm至780 nm,
• UV光,特别是
o 近UV光,360 nm至315 nm,
o 中UV光,315 nm至280 nm,
o 远UV光,280 nm至200 nm,
o 真空UV,200 nm至100 nm,
o 极端UV光,121 nm至10 nm,
• X射线光,0.25 nm至0.001 nm。
下列波长范围是优选的:1000 μm至10 nm,还更优选地780 nm至100 nm,最优选地370 nm至200 nm。
也可以设想使用可产生两种不同波长范围的源。在此情况下,所有提及的根据本发明的条件适用于每个单独的波长。UV光及IR光的组合是特别优选的。IR光主要用于加热可溶层,UV光主要用于分解共价键。在这样的组合中,根据本发明的接合黏合剂必须在两个波长范围中具有低吸收。
根据本发明优选地,至少主要地(优选仅仅),是相干光子源,特别是微波源,优选地微波激射或构造为可见光、UV光及X射线光的相干光子源的激光。
光子源可以以持续运行或(优选)以脉冲运行来运行。脉冲时间特别是小于1 s,优选小于1 ms,还更优选小于1 μs,最优选小于1 ns。两个连续脉冲之间的时间优选大于1ms,还更优选大于100 ms,最优选大于1 s。
光子源的波长特别是选择成,使得光子流可以至少主要地,优选完全地,辐射通过连接层(特别是接合黏合剂),而不由于吸收而遭受值得一提的损失。
通过连接层的光子吸收特别是小于50%,优选小于25%,还更优选小于10%,最优选小于1%,最最优选小于0.1%。因此,通过连接层的光子透射将特别是大于50%,优选大于75%,还更优选大于90%,最优选大于99%,最最优选大于99.9%。吸收值涉及层厚度,其基于材料特性及对产品晶圆的要求来选择。
特别是,连接层及光子源或电磁辐射的特性(特别是,通过合适的材料选择)被选择成及/或调整成,使得连接层不被显著加热。特别是,加热小于50℃,优选小于25℃,还更优选小于10℃,最优选小于1℃,最最优选小于0.1℃。特别是,加热可通过使用具有不激发连接层分子的振动自由度以及旋转自由度的电磁波长范围的光子源来尽可能地排除。为了防止加热,优选将UV-VIS波长范围中的电磁射线与对UV-VIS透明的连接层组合使用。
下面将激光作为根据本发明的辐射源(特别是,电磁光子源)的优选实施方式来描述。替代激光,也可使用上文提及的辐射源。
固体(特别是聚合物,优选根据本发明的连接层)的透明度的定量分析是借助UV-VIS分光计进行。UV-VIS光谱是将特定波长的光子的透射作为波长函数来示出的图。
载体衬底
对于一种优选实施方式,最重要的因素是载体衬底对所用激光(按照本发明的电磁辐射)的波长的透明度。根据本发明,激光束通过载体衬底耦合输入到衬底堆栈(产品衬底-载体衬底复合体)内,以便产品衬底特别是在存在的功能(金属)单元及/或提高的结构的情况下可至少主要地对激光的波长不透明。因此,载体衬底优选选自尽可能少地减弱激光束的强度的材料。载体衬底(特别是主要地,优选完全地)由下列材料中的一个或多个组成:

接合黏合剂优选地借助下列工艺步骤来施加:
在第一工艺步骤中,通过旋涂工艺施加接合黏合剂。在第二工艺步骤中,进行热处理以蒸发可能的溶剂。热处理的温度特别是高于50℃,优选高于75℃,还更优选高于100℃,最优选高于100℃,最最优选高于150℃。优选地,热处理的温度低于500℃。
可溶层
可溶层可由每个任意材料组成,该材料在所描述电磁辐射的作用下导致在可溶层的至少一侧上,优选面向产品衬底的一侧上的附着减小。根据本发明的可溶层特别是在电磁辐射的作用下完全地升华。
在根据本发明的一种特殊实施方式中,可将可溶层构造为层压膜。
根据本发明的可溶层优选地作为分子层,特别是作为单分子层构造或施加。特别是,根据本发明的可溶层的层厚度是小于100 μm,优选小于50 μm,还更优选小于10 μm,最优选小于500 nm,最最优选小于1 nm。
可溶层相对电磁辐射的物理及/或化学特性,特别是至少部分地,优选主要地,还更优选完全地,与连接层及/或载体衬底的相应物理及/或化学特性互补地来选择(特别是借助于材料选择)及/或设定(特别是通过设定诸如压力、湿度、温度的参数)。作用的电磁辐射特别是至少主要地、优选完全地被根据本发明的可溶层吸收。
电磁辐射(特别是,光子) 被根据本发明的可溶层的吸收特别是大于50%,优选大于75%,还更优选大于90%,最优选大于99%,最最优选大于99.9%。因此,透射将小于50%,优选小于25%,还更优选小于10%,最优选小于1%,最最优选小于0.1%。此处,吸收值也重新涉及层厚度,该层厚度基于材料特性及对产品晶圆的要求来选择。
优选地,可溶层的材料及电磁辐射选择成,使得通过电磁辐射与可溶层间的相互作用,激发尽可能多的旋转及/或振动自由度及/或将电子自最高占据的分子轨道置于最低占据的分子轨道。优选地,相互作用特别是仅仅发生于UV-VIS光谱中。因此,特别是进行电子结构的直接影响,并且优选地,不激发旋转及/或振动自由度。即激发旋转及/或振动自由度将导致加热根据本发明的可溶层及因此也导致加热相邻产品衬底。
可溶层的材料及电磁辐射特别是选择成,使得可溶层由于与电磁辐射相互作用所致的温度增加小于50℃,优选小于25℃,还更优选小于10℃,最优选小于1℃,最最优选小于0.1℃。通过使用具有既不激发振动自由度又不激发旋转自由度的电磁波长范围的光子源,特别是能够尽可能地排除加热。因此,为了防止加热,根据本发明,尤其利用在UV-VIS波长范围中的电磁射线。
由于根据本发明的可溶层的分解因增加的热运动而促进,因此根据本发明,可溶层的适度加热可能是期望的。加热优选至少0.1℃,还更优选至少1℃,还更优选至少5℃,还更优选至少10℃。

根据本发明,优选使用由聚合物构成的可溶层。
聚合物适合用作可溶层,特别是由于其数量巨大的键类型,特别是σ键、π键、共振稳定的芳香族化合物键(苯环)。所述键导致相当复杂的UV-VIS光谱,其中出现以下波长范围,在所述波长范围中在入射光子与电子之间发生共振相互作用。
金属及金属合金具有结晶固体的吸收光谱。金属及金属合金特别是可以通过光子激发来加热,并且因此适合作为可溶层。
陶瓷及玻璃具有最小的相互作用效应。陶瓷及玻璃大多是非结晶的或至少部分非结晶的。
可溶层优选通过下列工艺步骤来施加:
在第一工艺步骤中,通过旋涂工艺施加可溶层。
在第二工艺步骤中,进行热处理以蒸发可能的溶剂。热处理的温度特别是高于50℃,优选高于75℃,还更优选高于100℃,最优选高于100℃,最最优选高于150℃。优选地,热处理的温度低于500℃。
在第三工艺步骤中,在提高温度下进行第二热处理以硬化可溶层。热处理的温度特别是高于100℃,优选高于150℃,还更优选高于200℃,最优选高于250℃,最最优选高于300℃。硬化也可通过电磁辐射(特别是通过UV光)进行。也可设想的是通过使用制程气体进行化学硬化。特别是,也可通过空气湿度进行硬化。
在根据本发明的第一实施方式中,衬底堆栈(产品衬底-载体衬底复合体)由产品衬底、特别是整面地施加在产品衬底上的根据本发明的可溶层、接合黏合剂(连接层)及载体衬底组成。
产品衬底的表面在此不必是平坦的。可设想的是,在产品衬底的顶侧上存在具有提高结构的同样被涂覆的功能单元。

在根据本发明的第二实施方式中,衬底堆栈(产品衬底-载体衬底复合体)由产品衬底、中心施加在产品衬底上的抗附着层及外周施加的根据本发明的可溶层、接合黏合剂(连接层)及载体衬底组成。
根据本发明,这样的衬底堆栈特别是通过下文描述的一个或多个工艺步骤来制造:
在根据本发明的第一工艺步骤中,给产品衬底同心涂覆抗附着层。抗附着层的涂覆可通过旋涂或喷涂进行。抗附着层并非整面地施加。特别是,外周环以以下环宽度保持未涂覆,该环宽度小于10 mm,优选小于5 mm,还更优选小于3 mm,最优选小于2 mm,最最优选小于1 mm。为了获得具有未经涂布的外周环的这样的中心涂覆,将产品衬底在外周环的区域中掩盖。
在根据本发明的第二工艺步骤中,将产品衬底的外周环涂覆根据本发明的可溶层。根据本发明的可溶层的涂覆可通过旋涂、喷涂或刮涂实现。如果根据本发明的可溶层是膜,则该膜优选在外周区域中层压。也可设想的是,整面层压并移除该膜的中心部分。
在根据本发明的第三工艺步骤中,施加接合黏合剂。接合黏合剂或者可以施加在根据本发明的可溶层上,因此施加在产品衬底及/或载体衬底上。
在根据本发明的第四工艺步骤中,使两个衬底彼此接合(特别是在压力下接触)。在接合前,可进行校准过程。
根据本发明的可溶层(特别是通过电磁辐射的作用)的影响或者通过集中于外周的载体或者仅仅自侧边实现。衬底堆栈的根据本发明的可溶层的影响特别是也可以利用在印刷文献PCT/EP2015/050607中提及的设备来实现。
在根据本发明的第三实施方式中,衬底堆栈由产品衬底、接合黏合剂及中心施加在载体衬底上的抗附着层及外周施加的根据本发明的可溶层组成。此实施方式是专利文献US20090218560A1的扩展。
去接合过程
在根据本发明的去接合过程之前,产品衬底优选地固定在薄膜上,该薄膜在薄膜框架上绷紧。薄膜框架及薄膜在移除载体衬底后稳定相对薄的产品衬底。载体衬底优选地在将产品衬底施加到具有薄膜框架的薄膜上之后才移除。
去接合过程优选地通过激光实现。激光作用于可溶层上及借此减小根据本发明的前两个实施方式的产品衬底与连接层之间的或者根据本发明的第三实施方式的载体衬底与接合黏合剂之间的附着强度/附着力。附着强度/附着力特别是减小超过50%,优选超过75%,还更优选超过90%。
根据本发明的第二及第三实施方式的衬底堆栈的去接合特别是可以利用在印刷文献PCT/EP2015/050607中描述的设备来实现。
在去接合过程之后,优选清洗产品衬底的表面。根据本发明的另一重要方面在于,根据本发明的第一实施方式的可溶层的完全移除导致具有相对干净表面的产品衬底,该产品衬底的清洗更快速地且因此更节省成本地进行。

所有示出的产品衬底2可具有功能单元6。然而,也可设想的是,特别是不具有相应功能单元6的产品衬底。功能单元6例如可以是微芯片、储存模块、MEM组件等。也可设想的是,功能单元6具有提高的结构7、例如焊球。所述提高的结构7可不同成形,并且相应地困难地及/或不完全地用可溶层3来涂覆。当谈及涂覆产品衬底2时,就此同时也指涂覆功能单元6及/或提高的结构7。
图1a示出由至少一个产品衬底2、可溶层3、作为连接层4的接合黏合剂及载体衬底5组成的根据本发明的衬底堆栈1的根据本发明的非严格按照比例的示意性的第一实施方式。根据本发明的可溶层3特别是整面地施加在所提供的产品衬底2的表面轮廓上,该产品衬底具有其(可能的)功能单元6及提高的结构7。可溶层表面3o邻接接合黏合剂,该接合黏合剂又与载体衬底5连接。
图1b示出根据本发明的去接合过程的非严格按照比例的示意图。激光9产生激光束10,其经由载体衬底5穿透至接合黏合剂内。根据本发明,接合黏合剂的吸收通过根据本发明调整激光束10的波长而是最小的。因此,激光束10特别是在最小的,还更优选在可忽略不计地小的能量损失的情况下推进至可溶层3。
根据本发明,激光束10的光子与可溶层3之间的相互作用远高于与接合黏合剂的相互作用,优选是最大的。可溶层3至少部分地,优选主要地,还更优选完全地被溶解或破坏。至少,产品衬底2与接合黏合剂之间的附着强度被降低。
激光9特别是扫描整个可溶层表面3o,特别是通过在x方向及/或y方向上的移动。只要激光束10不能最优地平行,也可设想在z方向上调节激光束10,以便确保更好的聚焦。
图2a示出由至少一个产品衬底2、仅仅施加在产品衬底2的外周中的可溶层3、中心施加在产品衬底2上的抗附着层8、构造为接合黏合剂的连接层4及载体衬底5组成的根据本发明的衬底堆栈1’的根据本发明的非严格按照比例的示意性的第二实施方式。抗附着层8与接合黏合剂之间的附着作用根据本发明是最小的,而在根据本发明的可溶层3与接合黏合剂之间存在相对高(至少两倍高)的附着强度。
图2b示出根据图2a的根据本发明的第二实施方式的可溶层3的分解。激光束10优选仅仅集中于衬底堆栈1’的外周上。优选地,设备设计成,使得激光9是静止的,而衬底堆栈1’围绕旋转轴R旋转。

图4示出接合黏合剂的吸收光谱的一个片段中的吸收图11。吸收光谱特别是UV-VIS吸收光谱。吸收图11优选地具有至少一个,特别是大于两个,还更优选大于三个,最优选大于四个,最最优选大于五个局部吸收最小值12。
为清晰起见,在吸收图11中仅中心示出一个局部吸收最小值12。局部吸收最小值12是最优吸收区域13的一部分,激光9的待根据本发明使用的激光束10的波长协调到该最优吸收区域的波长范围上。
根据本发明,所使用的接合黏合剂选择成,使得所用激光束10的波长位于最优吸收区域13内,优选精确地与吸收最小值12一致。由此确保接合黏合剂对激光束10的根据本发明最大的透明度。
图5示出可溶层3的吸收光谱的一个片段的吸收图11’。吸收光谱特别是UV-VIS吸收光谱。吸收图11’优选具有至少一个,特别是大于两个,还更优选大于三个,最优选大于四个,最最优选大于五个局部吸收最大值14。为清晰起见,在吸收图11’中仅示出两个局部吸收最大值14。
局部吸收最大值14是最优吸收区域13’的一部分,激光9的待根据本发明使用的激光束10的波长应该协调到该最优吸收区域的波长范围上。根据本发明,所使用的可溶层3选择成,使得所用激光束10的波长位于最优吸收区域13’内,优选精确地与吸收最大值14一致。由此确保可溶层3对激光束10的根据本发明最大的吸收。
根据本发明,尤其最重要的是,激光束10整体上在值得重视的范围上到达可溶层3。只要激光束10的、接合黏合剂4的及可溶层3的波长不能最优地相互协调,优选采取以下措施:至少激光束10的波长协调到接合黏合剂的一个或多个吸收最小值上,以便能够为激光束10的光子实现至少一个尽可能不受阻碍地到达可溶层3的通道。

Claims (9)
1. 一种用于利用连接层(4)将产品衬底(2)接合至载体衬底(5)的方法,其中将可溶层(3)施加于所述连接层(4)与所述产品衬底(2)之间,并且其中
a)所述可溶层(3)通过与辐射源的电磁辐射的相互作用而是可溶解的,及
b)所述连接层(4)及所述载体衬底(5)分别至少主要地对所述电磁辐射是透明的。
2. 一种用于从利用连接层(4)与产品衬底(2)接合的载体衬底(5)上分开所述产品衬底(2)的方法,其中可溶层(3)施加于所述连接层(4)与所述产品衬底(2)之间,并且其中
a)所述可溶层(3)通过与辐射源的电磁辐射的相互作用而溶解,及
b)所述连接层(4)及所述载体衬底(5)分别至少主要地对所述电磁辐射是透明的。
3.根据权利要求1或2所述的方法,其中所述可溶层相对于所述电磁辐射的物理及/或化学特性与所述连接层(4)及/或所述载体衬底(5)的相应物理及/或化学特性互补地来选择。
4.根据前述权利要求中至少一个所述的方法,其中电磁辐射的光子在所述连接层(4)中的吸收小于50%,优选小于25%,还更优选小于10%,最优选小于1%,最最优选小于0.1%。
5.根据前述权利要求中至少一个所述的方法,其中电磁辐射的光子在所述可溶层(3)中的吸收大于50%,优选大于75%,还更优选大于90%,最优选大于99%,最最优选大于99.9%。
6. 根据前述权利要求中至少一个所述的方法,其中所述连接层(4)在分开期间加热了小于 50℃,优选小于25℃,还更优选小于10℃,最优选小于1℃,最最优选小于0.1℃。
7.根据前述权利要求中至少一个所述的方法,其中所述可溶层(3)通过所述电磁辐射升华。
8. 根据前述权利要求中至少一个所述的方法,其中所述可溶层(3)以小于10 μm、优选小于1 μm、还更优选小于100 nm、最优选小于10 nm、最最优选小于1 nm的层厚度来构造或施加。
9. 一种产品衬底-载体衬底复合体,其具有利用连接层(4)接合至载体衬底(5)的产品衬底(2),其中可溶层(3)布置在所述连接层(4)与所述产品衬底(2)之间,并且其中
a)所述可溶层(3)通过与辐射源的电磁辐射的相互作用而是可溶解的,及
b)所述连接层(4)及所述载体衬底(5)分别至少主要地对透射通过所述连接层(4)的电磁辐射是透明的。
