技术领域
本发明涉及一种钙钛矿材料,该钙钛矿型材料可应用于太阳电池。
背景技术
钙钛矿材料泛指一类与钛酸钙(CaTiO3)有相同或者相似晶体结构的化合物,其分子式为ABX3。由于最早发现在钛酸钙化合物中,故命名为钙钛矿材料。请参见图1,在钙钛矿材料中,该B正离子与邻近的X负离子形成配位的八面体结构,而B正离子位于八面体的中心,八面体彼此共顶点相连接,形成三维网状结构。由该多个八面体构成的晶胞,在其中心位置存在空位,符合一定半径的A正离子占据这些空位,并保持原有的三维网状结构。
近年来,基于钙钛矿材料的太阳电池(简称为钙钛矿太阳电池)获得了飞跃式发展。现有的钙钛矿太阳电池一般采用有机铅卤化钙钛矿型材料,如甲胺基铅碘(CH3NH3PbI3,简称为MAPbI3)、甲脒基铅碘(HC(NH2)2PbI3,简称为FAPbI3)等。然而,由于其中的有机碘胺(如CH3NH3I)热稳定性差、遇到水、氧易分解,从而导致相应的钙钛矿材料,对空气中的水分、氧气、高温、以及紫外光照都比较敏感。比如,在潮湿的气氛下白色的CH3NH3I会缓慢变成黄色;在空气中加热到150摄氏度时,MAPbI3变成无色。FAPbI3同样也存在不稳定的问题。因此,MAPbI3、FAPbI3等这些钙钛矿材料的稳定性严重影响了钙钛矿太阳电池的实用化。
发明内容
有鉴于此,确有必要提供一种性能稳定的钙钛矿材料以及太阳电池。
一种钙钛矿材料,该钙钛矿材料的化学式为AmixBX3,其中,Amix由至少一种有机氨基Ao和一种无机阳离子AI按照不同比例混合而组成,所述无机阳离子AI为Cs+、Rb+及K+中的一种;B为Pb2+、Sn2+、Ge2+、SniPb(1-i)阳离子、SnjGe(1-j)阳离子及PbkGe(1-k)阳离子中的一种,其中0<i<1,0<j<1,0<k<1;以及,X为I-、Br-、Cl-、I3-mClm阴离子、I3-nBrn阴离子及Br3-uClu阴离子中的一种,其中0<m<3,0<n<3,0<u<3。

一种太阳电池,其包括:依次层叠设置的一上电极、一电子传输层、一钙钛矿层、以及一下电极,其中,所述钙钛矿层由上述钙钛矿材料组成。
相较于现有技术,本发明所述钙钛矿材料以及太阳电池,具有以下优点。所述钙钛矿材料通过无机阳离子Cs+、Rb+、及K+的杂化,由于无机阳离子本身化学性质比较稳定,因而该钙钛矿材料的化学稳定性提高。故,采用该钙钛矿材料的太阳电池的稳定性也得到改善。另外,由于无机阳离子的杂化,有助于改善所述钙钛矿材料的三维晶型,提高其电子迁移率,从而,采用该钙钛矿材料的太阳电池的光电转换效率也有所提高,这有利于其产业化应用。

下面将结合附图及具体实施例对本发明的钙钛矿材料、钙钛矿材料的制备方法、以及采用该钙钛矿材料的太阳电池作进一步的详细说明。
本发明提供一种钙钛矿材料,该钙钛矿材料为一无机杂化型钙钛矿材料。该钙钛矿材料的化学式为AmixBX3。
其中,B可选自Pb2+、Sn2+、Ge2+及混合金属阳离子,如SniPb(1-i)阳离子、SnjGe(1-j)阳离子、PbkGe(1-k)阳离子中的一种。其中,0<i<1;0<j<1;0<k<1。优选的,0.1<i<0.7;0.1<j<0.5;0.3<k<0.9。由于各种金属离子对应的钙钛矿材料各有优缺点,如Sn金属对应的钙钛矿材料载流子迁移率高,但吸收带隙窄,不稳定易被氧化;Pb和Ge金属对应的钙钛矿材料带隙宽,稳定性相对较好。当B为混合金属阳离子如PbkGe(1-k)时,在0.3<k<0.9这一优选的比例下,所对应的钙钛矿材料的稳定性会进一步提高,吸收带隙和载流子传输特性均可以得到有效调节。当B为混合金属阳离子如SnjGe(1-j)时,在0.1<j<0.5这一优选的比例下,所对应的钙钛矿材料的稳定性也进一步提高,吸收带隙和载流子传输特性均可得到有效调节。
X可选自I-、Br-、Cl-及混合卤素离子,如I3-mClm阴离子,I3-nBrn阴离子、Br3-uClu阴离子中的一种。其中,0<m<3;0<n<3;0<u<3。当X为混合卤素离子时,如I3-mClm时,所对应的钙钛矿材料的载流子迁移率更高,激子扩散长度更长,用于太阳电池光电转换效率更高。
Amix是一阳离子。所述阳离子Amix由一种或者两种有机氨基Ao和一种无机阳离子AI按照不同比例混合而成。该Amix的表达式如下:
Amix=(AI)y(Ao)(1-y)
其中,Ao为有机氨基;AI为无机阳离子;y为一数值,且0<y<1;优选的,0.01≤y≤0.5。
所述有机氨基Ao可选自甲氨基阳离子,其化学式为CH3NH3 +(简称为MA+);甲脒基阳离子,其化学式为HN=CHNH3 +(简称为FA+);碘代甲脒基阳离子,其化学式为HN=CINH3 +;及乙胺基阳离子,其化学式为CH3CH2NH3 +(简称为EA+)等中的一种或者上述任意两种有机氨基的组合。
所述无机阳离子AI可选自Cs+、Rb+、及K+等中的一种。
当AI为Cs+时,y的范围满足条件:0.05≤y≤0.5,此时对应的钙钛矿化合物,由于Cs+的离子半径与有机氨基Ao的相当,形成的晶型结构很稳定,所以,采用该钙钛矿化合物的太阳电池的稳定性和光电转换效率较好。
当AI为Rb+时,y的范围满足条件:0.01≤y≤0.4,此时对应的钙钛矿化合物,由于Rb+本身稳定,适量掺杂有利于提高钙钛矿材料的稳定性,所以,采用该钙钛矿化合物的太阳电池的稳定性较好。
当AI为K+时,y的范围满足条件:0.01≤y≤0.3,此时对应的钙钛矿化合物,由于K+本身稳定,适量掺杂有利于提高钙钛矿材料的稳定性,所以,采用该钙钛矿化合物的太阳电池的稳定性较好。
所述钙钛矿材料的化学式具体列举如下。

本发明还提供一种钙钛矿材料的制备方法。该制备方法具体如下:
步骤S1,分别将有机氨基Ao的卤化盐AoX、无机阳离子AI的卤化物AIX和金属B的卤化物BX2以(1-y):y:1的摩尔比溶解于一溶剂中,在保护气氛下,加热以进行反应。
步骤S2,去除溶剂。
在步骤S1中,所述溶剂可为二甲基甲酰胺(DMF),或者(-丁内酯等。在该溶剂中,Ao、AI、B以及X均以离子的形式存在。只要这些离子之间的半径满足下列公式(1),当将AoI、AII和BX2混合后,Ao离子以及AI离子与BX2发生作用生成(Ao)(1-y)(AI)yBX3钙钛矿材料。

式中,RA、RB、RX分别代表A、B、X的离子半径,t为容差因子(ToleranceFactor),当t在0.76至1.13的范围内,该些离子进行反应后均形成钙钛矿结构。
在步骤S2中,所述去除溶剂的方法可为直接加热。为了避免步骤S1得到的钙钛矿材料与空气中的水分以及氧气发生作用,可在加热的过程中通入保护气体。该保护气体可不限于氮气,也可为惰性气体,如氦气、氖气、氙气等。本实施例中,将步骤S1得到的反应混合物在氮气的保护气体下,加热直到溶剂蒸干即可。
为了研究无机掺杂对所述钙钛矿材料的影响,本发明还提供了一对照组1,该对照组1的钙钛矿材料中没有掺杂无机阳离子AI。对照组1的制备方法与上述钙钛矿材料的制备方法基本相同,不同之处在于步骤S1中,不加入无机化合物AIX。

本发明还对所述钙钛矿材料进行X射线衍射测试。该测试由多晶X射线衍射仪(XRD)在常温下进行检测,角度范围为5°~40°。检测结果如下,以Cs离子为例,当掺杂的无机离子与有机氨基的摩尔比例为0.05:0.95~0.5:0.5时,有利于得到纯正的立方晶型的钙钛矿材料。具体的如图2和图3所示,随着Cs离子掺杂比例不同,所得到的材料的XRD衍射峰的强度和位置会随之变化。当Cs的摩尔浓度较低时,如Cs与甲氨基的摩尔比例为0.1:0.9时,得到的钙钛矿材料XRD衍射峰与纯的甲胺基铅碘的几乎相同,表明少量掺杂的Cs基本不改变MAPbI3的立方晶格。相对于对照组1的XRD图(请参见图4),当Cs与甲氨基的摩尔比例为0.5:0.5,在10.04°位置处明显出现CsPbI3的正交晶格的衍射峰。
本发明还对实施例1及对照组1的钙钛矿材料进行的紫外可见吸收光谱测试。与未进行Cs等无机离子掺杂的钙钛矿材料相比,Cs等无机离子掺杂的钙钛矿材料对太阳光的吸收性能基本相同,这是因为无机离子的掺杂不会改变钙钛矿材料的晶型,因而经过无机离子掺杂后的钙钛矿材料的带隙宽度不变。具体的,从图5可以看出,Cs与甲氨基的摩尔比例为1:9的甲胺基铅碘的吸光波长相对于未掺杂的甲胺基铅碘仅发生了少许蓝移,带隙宽度基本不变。
请参见图6,本发明实施例101提供一种太阳电池10。该太阳电池10包括依次层叠设置的一下电极复合层11、一空穴传输层12、以及一上电极13。所述下电极复合层11包括一下电极112、一电子传输层113、一多孔层114、以及一钙钛矿层116。所述钙钛矿层116包括钙钛矿材料。所述钙钛矿材料为上述无机杂化型钙钛矿材料。该钙钛矿材料的化学式为AmixBX3。Amix由至少一种有机氨基Ao和一种无机阳离子AI按照不同比例混合而组成,所述无机阳离子AI为Cs+、Rb+、及K+中的一种。
所述下电极复合层11具有一表面(图未标)。所述下电极复合层11的表面为一受光面。
所述下电极112用于收集电子,并传输至外部电路。所述下电极112的材料不限,可为金、铂等金属或金属合金。可以理解,为保证透光性,所述下电极112可为一透明电极。本实施例中,所述下电极112为一氟掺杂锡氧化物(FTO)制成的透明电极。
所述的电子传输层113作为n-型半导体,通常选用致密的TiO2或者ZnO层,用于传输电子。所述多孔层114用于支撑所述钙钛矿层116。所述多孔层114的材料可为TiO2、ZnO、SnO2、Al2O3、ZrO2、SiO2等。本实施例中,所述多孔层114的材料为TiO2,所述多孔层114的厚度为200纳米~600纳米。所述钙钛矿层116吸收太阳光后会产生电子和空穴,电子通过多孔层114、电子传输层113传递到下电极112被收集;空穴经空穴传输层12传导上电极13被收集,从而实现了太阳光到电能的转换。本实施例中,所述钙钛矿材料的化学式为Cs0.1(CH3NH3)0.9PbI3,该钙钛矿材料通过实施例1所述的制备方法制备得到。由于该钙钛矿材料掺杂有无机离子如钾、铯、铷,该钙钛矿材料具有良好的光吸收、光电转换特性以及优异的光生载流子输运特性,其电子与空穴扩散长度均可超过100nm。并且,由于掺杂的钾、铯、铷的原子半径与所述有机氨基Ao、以及其他的元素B及X的半径满足容差因子的要求,因而,所述钙钛矿材料晶型稳定。另外,由于存在稳定的无机离子,该钙钛矿材料稳定性较高。
所述空穴传输层12采用常见的空穴传输材料,如聚乙撑二氧噻吩:聚苯磺酸(PEDOT:PSS)、2,2',7,7'-四[N,N-二(4-甲氧基苯基)氨基]-9,9'-螺二芴(Spiro-OMeTAD)、聚3-己基噻吩(P3HT)聚三芳氨(PTAA)等。本实施例中,所述空穴传输层12的材料为Spiro-OMeTAD。
所述上电极13与所述下电极复合层11中的下电极112结构和材料相同。本实施例中,所述上电极13的材料为金,所述上电极13的厚度约为20纳米-200纳米。
请参阅图6,可以看出,在一个标准太阳光照射下,通常入射光角度为偏离垂直方向48.6度,入射光强度为100mW/cm2,实施例101中所述太阳电池的短路电流密度为17.2mA/cm2,开路电压为0.87V,填充因子为0.56,光电转换效率为8.43%。
为了对比本发明所述太阳电池的性能,还提供一对照组2,在该对照组2的太阳电池与实施例101的太阳电池的结构基本相同,不同之处,在于钙钛矿材料中未掺杂无机阳离子(Cs+、Rb+、及K+)。该对照组2的太阳电池中的钙钛矿材料CH3NH3PbI3通过上述对照组1的方法制备得到。
本发明还进一步提供实施例102至127的太阳电池,实施例102至127的太阳电池的结构与实施例101的太阳电池的结构基本相同,不同之处在于,采用的钙钛矿材料不相同。具体的,实施例101至125采用的钙钛矿材料以及电池性能如下表2所示:

由表2以及图7至图10可知,将未掺杂的CH3NH3PbI3太阳电池与掺杂不同的组分的无机离子的太阳电池对比。可以发现,掺杂了无机离子的太阳电池的光电转换效率相对于没有掺杂的有机氨基铅碘的太阳电池均有提高。并且,当碘化铯与有机氨基的摩尔比例为0.05:0.95~0.5:0.5时,即相对于有机氨基,Cs掺杂的摩尔比例为0.05~0.5,Rb掺杂的摩尔比例为0.01~0.4,以及K掺杂的摩尔比例为0.01~0.3时,对应的太阳电池的短路电流和光电转换效率相对于没有无机离子掺杂的有机氨基铅碘的太阳电池有明显的提高。这是因为适量的Cs、Rb以及K离子的掺杂改善了钙钛矿材料的立方晶型,因而提高了其电子迁移率。
本发明还对所述太阳电池的热稳定性进行了测试。掺杂了无机离子Cs+、Rb+、及K+的太阳电池的热稳定性比未掺杂的太阳电池均有所提高。将表2中的一部分实施例的太阳电池、实施例126-127的太阳电池和对照组2未掺杂的甲胺基铅碘的太阳电池为例,将该些太阳电池分别在加热条件为100℃下加热20分钟后进行性能测试,然后对应的与未处理时(即加热之前)的太阳电池进行比较。具体请参见以下表3。
表3热稳定性的测试结果
(其中,Jsc代表电流密度;Voc代表电压;FF代表填充因子;PCE代表光电转换效率;R代表太阳电池在加热后的光电转换效率与其加热之前时的光电转换效率的比值)
从表3可以看出,相对于有机氨基,掺杂无机离子Cs的摩尔比例为0.05~0.5,Rb的摩尔比例为0.01~0.4、及K的摩尔比例为0.01~0.3的钙钛矿材料的太阳电池的热稳定性比未掺杂的钙钛矿材料的太阳电池均有所提高。
请参见图11,本发明实施例128提供一种太阳电池20。该太阳电池20包括依次层叠设置的一下电极112、一电子传输层113、一钙钛矿层116、以及一上电极13。所述钙钛矿层116包括钙钛矿材料。所述钙钛矿材料为上述无机杂化型钙钛矿材料。该钙钛矿材料的化学式为AmixBX3。Amix由至少一种有机氨基Ao和一种无机阳离子AI按照不同比例混合而组成,所述无机阳离子AI为Cs+、Rb+、及K+中的一种。
所述太阳电池20与实施例101提供的太阳电池10的结构基本相同,其不同在于,所述钙钛矿层116同时作为光吸收层和空穴传输层。由于钙钛矿层具有良好的电子和空穴传输能力,因而,上述钙钛矿材料可同时起到光吸收以及传输空穴的作用,该太阳电池20的结构较为简单,利于工业化应用。
本发明所述钙钛矿材料以及太阳电池,具有以下优点。所述钙钛矿材料通过无机阳离子Cs+、Rb+、及K+的杂化,由于无机阳离子本身化学性质比较稳定,因而该钙钛矿材料的化学稳定性提高。故,采用该钙钛矿材料的太阳电池的稳定性也得到改善。另外,由于无机离子的掺杂,改善了所述钙钛矿材料的立方晶型,提高了其电子迁移率,所以采用该钙钛矿材料的太阳电池的光电转换效率也有所提高,这有利于其产业化应用。
另外,本领域技术人员还可以在本发明精神内做其他变化,这些依据本发明精神所做的变化,都应包含在本发明所要求保护的范围内。
Claims (10)
1.一种钙钛矿材料,该钙钛矿材料的化学式为AmixBX3,其特征在于,
Amix由至少一种有机氨基Ao和一种无机阳离子AI按照不同比例混合而成,所述无机阳离子AI为Cs+、Rb+、及K+中的一种;
B为Pb2+、Sn2+、Ge2+、SniPb(1-i)阳离子、SnjGe(1-j)阳离子及PbkGe(1-k)阳离子中的一种,其中0<i<1,0<j<1,0<k<1;以及
X为I-、Br-、Cl-、I3-mClm阴离子、I3-nBrn阴离子及Br3-uClu阴离子中的一种,其中0<m<3,0<n<3,0<u<3。
2.如权利要求1所述的钙钛矿材料,其特征在于,所述有机氨基Ao为CH3NH3 +、HN=CHNH3 +、HN=CINH3 +、及CH3CH2NH3 +中的一种或者上述任意两种的组合。
3.如权利要求2所述的钙钛矿材料,其特征在于,Amix的表达式为(AI)y(Ao)(1-y),其中0<y<1。
4.如权利要求3所述的钙钛矿材料,其特征在于,所述y值满足以下条件:0.01≤y≤0.5。
5.如权利要求4所述的钙钛矿材料,其特征在于,所述AI为Rb+,所述y满足以下条件:0.01≤y≤0.4。
6.如权利要求4所述的钙钛矿材料,其特征在于,所述AI为Cs+,所述y满足以下条件:0.05≤y≤0.5。
7.如权利要求4所述的钙钛矿材料,其特征在于,所述AI为K+,所述y满足以下条件:0.01≤y≤0.3。
8.一种钙钛矿材料,该钙钛矿材料的化学式为AmixBX3,其中,
B为Pb2+、Sn2+、Ge2+、SniPb(1-i)阳离子、SnjGe(1-j)阳离子及PbkGe(1-k)阳离子中的一种,其中0<i<1,0<j<1,0<k<1;
X为I-、Br-、Cl-、I3-mClm阴离子、I3-nBrn阴离子及Br3-uClu阴离子中的一种,其中0<m<3,0<n<3,0<u<3;以及
Amix的表达式为(AI)y(Ao)(1-y),其中0.01≤y≤0.5,Ao为CH3NH3 +、HN=CHNH3 +、HN=CINH3 +、及CH3CH2NH3 +中的一种或者上述任意两种的组合,AI为Cs+、Rb+、及K+中的一种。
9.一种太阳电池,其包括:依次层叠设置的一下电极复合层、一空穴传输层、以及一下电极,其特征在于,所述下电极复合层包括一电极层、一电子传输层、一多孔层、以及一钙钛矿层,所述钙钛矿层包括上述权利要求1至8中任一项所述的钙钛矿材料。
10.一种太阳电池,其包括:依次层叠设置的一上电极、一电子传输层、一钙钛矿层、以及一下电极,其特征在于,所述钙钛矿层包括上述权利要求1至8中任一项所述的钙钛矿材料。
