Description
技术领域
本发明涉及Sn-Sb-Ag-Cu系高温无铅焊料合金。
背景技术
近年来,半导体伴随其所需特性高度化,使用环境也变得越来越严酷。因此,一直以来虽然使用Si作为半导体元件材料(称为Si半导体元件),但也渐渐开始使用SiC、GaAs、GaN等。以下分别称为SiC半导体元件、GaAs半导体元件、GaN半导体元件。SiC、GaAs、GaN的各半导体元件具备耐压性优异、可实现工作温度的提高、带隙扩大等优异的特性,适用于功率晶体管、LED等光学装置。这些半导体元件被称为新一代半导体,可进行高温工作,因此,其所使用的焊料接合部有时会达到250~280℃左右。因此,需要可用于这种新一代半导体的高温焊料。
另外,通常,半导体元件有时会为了散热而与金属芯、陶瓷板等散热板连接,在这种用途中也使用高温焊料。
迄今为止,几种高温焊料已尽为人知,作为这种现有的高温无铅焊料合金,已知属于Au-Sn共晶组成合金的Au-20Sn焊料合金。Au-20Sn焊料合金的共晶温度为280℃,因此可以在250℃以上且不足280℃下使用,但它是非常昂贵的材料。
作为成本更低的高温无铅焊料合金的例子,可列举出Sn-Sb系焊料合金、Bi系焊料合金、Zn系焊料合金、含Ag烧结体合金。其中,Sn-Sb系焊料合金从热导率、耐腐蚀性、接合强度的观点出发比Bi系、Zn系的各焊料合金、含Ag粉末烧结体的焊料更优异。
此处,专利文献1~3中公开了在Sn-Sb焊料合金中添加有Ag和Cu的Sn-Sb-Ag-Cu焊料合金作为即使在250~280℃的温度范围也可以使用的高温焊料合金。
即,专利文献1中,着眼于Sn与Sb的含有比,从而公开了固相线温度超过300℃的Sn-Sb-Ag-Cu焊料合金。
专利文献2中也公开了与专利文献1同样地固相线温度超过300℃的Sn-Sb-Ag-Cu焊料合金。

发明内容
发明要解决的问题
但是,已知Sn-Sb系焊料合金在焊接后的冷却时会由于凝固偏析而在焊接部(也称为“焊料接头”)生成在230~240℃下开始熔融的低熔点相。
即,对于用Sn-Sb系焊料合金焊接而成的焊料接头而言,这种低熔点相存在时,在半导体元件的工作温度250~280℃下,该低熔点相会熔融,从而在焊料接头产生固液共存的低强度部分。对该低强度部分进一步施加载荷会导致裂纹扩大,存在焊料接头断裂的担心。
上述低熔点相在凝固时的冷却速度慢时变得容易产生,但从最近的焊接技术的发展趋势来看,在通常的回流焊接中,有时采用例如1℃/秒这样的相当慢的冷却速度。本说明书中为了方便起见将其统称为“缓慢冷却”。需要说明的是,通常焊接时的冷却速度被假定为约0.8~50℃/秒。
因此,在使用高温焊料的半导体装置中,例如,由于半导体元件的自发热造成的基板和半导体构件的热应变,焊料接合部会被施加热应力,因此,这样的低熔点相存在时,有发生接合界面会以因如上所述的自发热而熔融了的低熔点相作为起点而断裂这样的重大问题之虞。这不是低熔点相生成多少的问题,而是意味着即使低熔点相少量存在,发生该问题的可能性也非常高。即,需要即使通过缓慢冷却而凝固也不生成低熔点相、且具有优异的连接可靠性的高温无铅焊料合金。
需要说明的是,通常,在焊接装置中,熔融焊料的冷却速度从装置规格的角度出发被控制在一定范围,而非每次焊接时进行控制的操作因素。进而,过度的急速冷却有时会对进行焊接的电子设备施加不必要的热应力。
专利文献1虽然公开了高温焊料,但在其实施例中公开了含有11质量%Ag的焊料合金。但是,专利文献1中公开的焊料合金由于Ag的含量少、为11质量%,因此,在如上所述的缓慢冷却条件下的焊接中,无法避免低熔点相的生成。因此,同一文献所记载的用焊料合金接合而成的焊料接头在240℃以上使用时焊料合金的一部分熔融,因此,半熔融部分有可能低强度化并断裂,连接可靠性存在问题。
另外,在专利文献2的实施例中记载了虽然Ag的含量为15重量%、但仅含有4重量%的Cu的焊料合金。因此,对同一文献所记载的焊料合金而言,在适用于焊接时,由于Cu含量少,因此与专利文献1所记载的焊料合金同样,焊料接合部有可能断裂。
由此,对专利文献1、2所记载的焊料合金而言,在形成焊料接头时,生成的低熔点相有时会在构成焊料接头的焊料合金组织中偏析。
此处,焊料接头的“连接可靠性”是指在半导体装置的工作中不发生焊料接合部的断裂,在本说明书中,其为根据上述“低熔点相”的存在的有无来评价的特性。
本发明的课题是提供在焊接时不生成低熔点相、且具有优异的连接可靠性的Sn-Sb-Ag-Cu系高温无铅焊料合金。
具体而言,本发明的课题是提供可形成熔融开始温度为280℃以上的焊料接头的Sn-Sb-Ag-Cu系高温无铅焊料合金。
用于解决问题的方案
本发明人等反复进行了研究,结果发现,通过在Sn-Sb-Ag-Cu系高温无铅焊料合金中精密调节Ag和Cu的含量,焊接时完全不会生成低熔点相,从而完成了本发明。
此处,本发明如下所述。
(1)一种高温无铅焊料合金,其具有:以质量%计,由Sb:35~40%、Ag:13~18%、Cu:6~8%、和余量的Sn构成的合金组成。
(2)根据上述(1)所述的高温无铅焊料合金,其中,以质量%计,还含有Ni:0.01~0.1%。
(3)根据上述(1)或上述(2)所述的高温无铅焊料合金,其中,前述合金组成的含有比满足下述式(I)~(III)。

(4)一种焊料接头,其使用上述(1)~上述(3)中的任一项所述的高温无铅焊料合金,所述高温无铅焊料合金在280℃下的固相率为100%。
(5)一种预成型材料,其是由上述(1)~上述(3)中的任一项所述的高温无铅焊料合金形成的。
(6)一种焊膏,其含有由上述(1)~上述(4)中的任一项所述的高温无铅焊料合金形成的焊料粉末和焊剂。
专利文献3中虽然记载了即使在260℃下也不熔融的合金组成,但关于在280℃下的固相率没有任何公开。另外,在同一文献中,记载了虽然Ag的含量为12重量%但还含有10重量%的Cu的焊料合金。该焊料合金与专利文献1和2所述的焊料合金同样,存在固相线温度230~240℃的低熔点相会生成的担心。

具体实施方式
以下更详细地说明本发明。在本说明书中,与焊料合金组成相关的“%”在没有特别指定的情况下为“质量%”。
本发明的Sn-Sb-Ag-Cu系焊料合金由于含有13~18%的Ag和6~8%的Cu,因此,在焊接后不会生成低熔点相,即使半导体元件在250~280℃左右的高温下工作时,也显示出优异的连接可靠性。
此处,低熔点相是在焊料合金的焊接后的冷却时由于凝固偏析而产生的、熔点为210~250℃的凝固相。通常,凝固偏析是在熔融相凝固时最初凝固的部分与最后凝固的部分中的组成不同而特定成分不均等的现象。冷却速度越慢,凝固偏析越容易发生。尤其是在大量含有Sn的无铅焊料合金中,低熔点的Sn单质相容易偏析。从这样的观点来讲,本发明的特征在于,在焊料接头中,抑制认为该Sn单质相为主成分的低熔点相的生成。
低熔点相以Sn单质相为主成分的理由是因为作为低熔点相的熔点的熔融开始温度与Sn的熔点232℃处于相同水平。可以认为,低熔点相的剩余部分由具有与熔点为240℃左右的Sb2Sn3、熔点为220~230℃左右的Sn-Ag-Cu共晶组成近似的组成的残留相等构成。因此,作为低熔点相的熔点的熔融开始温度为210~250℃的范围。低熔点相会在至少Sn的含量超过Sb、Ag和Cu的总含量的合金组成时生成。即,至少Sb+Ag+Cu<Sn的情况。并且,像专利文献1、2那样在Ag:11%、Cu:4%时低熔点相会生成,像本发明这样含有Ag13~18%和Cu6~8%时低熔点相的生成受到抑制被认为是因为:如后所述,凝固时,Sb、Ag、Cu优先与Sn形成金属间化合物,其会形成高熔点相,但其准确的机理不明。
需要说明的是,高熔点相是指由例如Cu6Sn5、Cu3Sn、Ag3Sn、SnSb、Ni3Sn4等、熔点显示为290℃以上的金属间化合物形成的凝固相。
由本发明的焊料合金形成的焊料接头具有构成高熔点相的这些金属间化合物,但只要是熔点显示为290℃以上的相,也可以包含此处未例示出的金属间化合物。即,本发明的焊料合金接头仅由熔点显示为290℃以上的凝固相形成。由本发明的焊料合金形成的焊料接头仅由高熔点相构成,因此会显示出优异的连接可靠性。
此处,熔融开始温度是指由DSC(差示扫描量热仪;DifferentialScaningCalorymeter)曲线检测出的最初的吸热峰的吸热开始温度,为固相线温度。另外,最初的吸热峰是相对于由DSC曲线测定的全部吸热峰的面积的面积比为0.1%以上的吸热峰。对于面积比不足0.1%的峰,有可能是由测定时的噪音等而非合金组成造成的峰,因此本发明中不认定其为吸热峰。
熔融结束温度为DSC曲线的、在280℃以上的温度下检测出的吸热峰的吸热结束温度,为液相线温度。
如上所述地限定本发明的焊料合金的合金组成的理由如下。
Sb的含量为35~40%。Sb促进作为高熔点相的SnSb的生成。因此,Sb抑制低熔点相的生成,提高熔融开始温度。另外,Sb倾向于降低焊料合金的表面张力,因此会提高润湿性。Sb的含量不足35%时,无法发挥抑制低熔点相生成的效果,另外,润湿性会恶化。Sb的含量多于40%时,熔融结束温度明显提高,焊接性劣化。Sb的含量优选为36~40%、更优选为37~40%。
Ag的含量为13~18%。Ag具有将熔融结束温度抑制在380℃以下的效果。Ag与Sn生成金属间化合物(Ag3Sn),从而抑制低熔点相的生成,提高焊料合金的强度。另外,Ag在400℃以下的温度范围内会降低表面张力,因此,提高润湿性,提高焊料合金的强度。
Ag的含量不足13%时,无法发挥添加Ag的效果。另外,Ag的含量多于18%时,由于Sb与Ag优先地生成Ag3Sb相,因此会在凝固的初始阶段出现Ag3Sb相。因此,焊料合金中容易生成低熔点相。
在凝固的初始阶段Sb与Ag形成析出相时,相对地,在焊料合金凝固的过程中残留的液相中的Sb、Ag浓度降低。残留液相中的Sb和Ag的浓度降低时,Sb、Ag的低熔点相生成的抑制效果降低,250℃以下的低熔点相产生。因此,焊料合金的耐热性劣化。Ag的含量优选为14~18%、更优选为15~18%。
Cu的含量为6~8%。Cu具有将熔融结束温度抑制在340~380℃的效果。Cu主要生成Cu3Sn和Cu6Sn5来抑制低熔点相的生成、提高焊料合金的强度。
Cu的含量不足6%时,无法发挥添加Cu的效果。另外,Cu的含量多于8%时,由于Sb会与Cu优选地生成析出相,因此会在焊料合金的凝固的初始阶段出现Cu2Sb相。因此,焊料合金中容易生成低熔点相。
在焊料合金的凝固的初始阶段Sb与Cu形成析出相时,相对地,在焊料合金的凝固过程中残留的液相中的Sb、Cu浓度降低。残留液相中的Sb和Cu的浓度降低时,Sb,Cu的抑制低熔点相生成的效果降低,250℃以下的低熔点相生成。因此,焊料合金的耐热性劣化。另外,Cu超过8%时,焊料合金的液相线温度提高,润湿性降低,从而焊接性降低。Cu的含量优选为6~7.5%、更优选为6~7%。
另外,从更切实地抑制由凝固偏析导致的低熔点相的生成的观点出发,焊料合金的合金组成的比率优选同时满足式(I)~(III)的关系。
2.20≤Sb/Ag≤2.75(I)
4.90≤Sb/Cu≤6.20(II)
2.05≤Ag/Cu≤2.55(III)
Sb、Ag、和Cu分别为Sb、Ag、和Cu的含量(%)。
由于满足该条件而不生成Sn单质相的理由尚不确定,但可以认为,这是因为,满足式(I)~(III)的关系时,可完成焊料合金的凝固而不会破坏凝固过程中的各相的核生成、核生长、粗大化的顺序和平衡。
上述关系被破坏而Sn的浓度增加时,容易生成以Sn为主成分的熔点250℃以下的低熔点相。尤其是不满足式(III)所示的Ag/Cu的关系时,可以认为,如前所述,与SnSb相比,更优先地生成属于高熔点相的Ag3Sb相、Cu2Sb相,变得容易生成低熔点相。
本申请发明除了前述必需元素之外还可以添加Ni作为任意元素。
Ni的含量优选为0.01~0.1%。Ni防止从电极向焊料合金中的扩散,从而抑制电极的腐蚀。Ni的含量更优选为0.01~0.07%、特别优选为0.03~0.07%。
本发明的焊料合金在280℃下的固相率为100%,不生成210~250℃的低熔点相。作为更优选的范围,为2.20≤Sb/Ag≤2.70、5.00≤Sb/Cu≤6.20、2.10≤Ag/Cu≤2.50。
此处,“固相率“是指由DSC曲线测定的、在280℃以上检测出的吸热峰的面积相对于吸热峰的总面积的比率(%)。
由此,本发明的高温无铅焊料合金即使从熔融结束温度以上的温度开始冷却、使其凝固,其也仅由高熔点相构成,不会生成低熔点相,所述高熔点相由显示出290℃以上的熔融开始温度的金属间化合物形成。
将熔融开始温度规定为280℃以上、优选为290℃以上是出于以下的理由。因为使用本发明的高温无铅焊料合金而成的焊料接头具有能够耐受进行250℃以上的高温工作的SiC半导体元件、GaN半导体元件、GaAs半导体元件的发热的充分的耐热性,固相率为100%,会确保良好的可靠性。另外,将熔融开始温度规定为280℃以上、优选为290℃以上的另一个理由是因为,将半导体元件接合到安装基板后,在接下来的工序中将其它电子构件接合到安装基板时的回流温度显示为260℃。这是因为作为在该温度下可以充分应对而不会再熔融的温度,焊料合金接头需要显示出280℃以上、优选290℃以上的熔融开始温度。
本发明的焊料合金的熔融结束温度优选为400℃以下。焊接温度需要设定得高于熔融结束温度。因此,熔融结束温度高于400℃时,需要将焊接温度设为400℃以上,但在这种高温下生产时的运行成本高,操作性恶化。另外,熔融结束温度从半导体构件自身的耐热性、保护半导体构件内部的电路和/或配线的观点出发更优选为380℃以下。
本发明的高温无铅焊料合金可以用于半导体元件的芯片键合(diebonding),即半导体元件与散热板的接合用途。另外,本发明的高温无铅焊料合金除此之外还可以适用于连接器端子、母板的焊接、直插型IC等向印刷电路板的安装、电容器等电子构件的组装和安装、陶瓷封装的密封剂、二极管等的引线连接、半导体的预成型材料等。
本发明的高温无铅焊料合金可以适宜地作为预成型材料、焊膏使用。作为预成型材料的形状,可列举出垫圈、环、颗粒、盘、带、线等。
焊料预成型材料也可以在不使用焊剂的还原气氛接合中使用。还原气氛接合具有如下的特征:由于接合后接合部无污染,因此,不仅在接合后的工序中不需要清洗接合部,而且,能够大大降低焊料接头的空隙。
本发明的高温无铅焊料合金可以用作焊膏。焊膏是将焊料合金粉末与少量的焊剂混合制成膏状而得到的。本发明的高温无铅焊料合金也可以在将电子构件利用回流焊接法安装到印刷电路板上时作为焊膏使用。焊膏中使用的焊剂为水溶性焊剂和非水溶性焊剂均可。典型性地可以使用属于基于松香的非水溶性焊剂的松香系焊剂。
图1是示出使用本发明的高温无铅焊料合金的实施例的示意图。本发明的高温无铅焊料合金也可以用作半导体元件与散热板的接合(芯片键合)用的高温焊料合金。如图1所示,半导体元件1与散热板2分别设有Cu、Ni、Ni/Au、Ag等的镀覆层3。本发明的高温无铅焊料合金4将镀覆层3彼此连接而形成焊料接头。
作为使用本发明的高温无铅焊料合金而成的焊料接头的制造条件,凝固时的冷却速度优选为0.8~50℃/秒。该范围的冷却速度涵盖用于进行目前所使用的安装的绝大部分焊接装置的冷却速度,因此,使用本发明的焊料合金时,不需要特别改变焊接后的冷却速度等。由于本发明的这种优异的作用效果,即使在利用本发明的高温焊料将半导体元件接合于热容量大的大型基板、散热板等时,也可以在一直以来的冷却条件下进行焊接,而不需要改变冷却速度。这是因为,本发明的焊料合金即使在属于缓慢冷却的0.8℃/秒下也能够发挥优异的连接可靠性而不生成低熔点相。冷却速度更优选为1~10℃/秒。
本发明的高温无铅焊料合金尤其会在利用回流对进行如前所述的250~280℃左右的高温工作的半导体元件与散热板进行接合时发挥其效果。当然,本发明的高温无铅焊料合金在用于所需的耐热温度为250℃以下的焊料接头时也能够发挥足够高的连接可靠性而不会生成低熔点相。
实施例
使具有表1中记载的各合金组成的焊料合金在430℃下熔融后,以1℃/秒的冷却速度冷却各焊料合金。该温度用DSC管理。具体而言,1℃/秒的冷却速度是如下测定的值:将焊料合金以5℃/秒的升温速度升温,在430℃下完全熔融后,以1℃/秒的降温速度冷却至180℃。
冷却后的焊料合金的DSC曲线是使用TAInstruments.Japan株式会社制造的DSC(型号:Q2000)在大气中在升温速度5℃/min下得到的。由得到的DSC曲线求出熔融开始温度、熔融结束温度、液相率和固相率。将其结果示于表1。
图2是示出比较例14的焊料合金的DSC曲线的曲线图。图3是示出实施例2的焊料合金的DSC曲线的曲线图。
在图2所示的DSC曲线中,最初的吸热峰的吸热开始温度为熔融开始温度,最后的吸热峰的吸热结束温度为熔融结束温度。其中,如图3所示,仅有一个吸热峰时,吸热峰的吸热开始温度为熔融开始温度,吸热峰的吸热结束温度为熔融结束温度。
由图2可以明显看出,在属于本发明的范围外的合金组成的比较例14的焊料合金中,观测到两个吸热峰,熔融开始温度显示为228℃。另一方面,由图3可以明显看出,在属于本发明的范围内的合金组成的实施例2的焊料合金中,仅观测到一个吸热峰,熔融开始温度显示为325℃。
图4是示出比较例7的焊料合金的DSC曲线的曲线图。图4所示的DSC曲线与图2所示的DSC曲线不同,从第一个吸热峰开始到第二个吸热峰,观测到吸热反应。可以认为,这是因为,在低于280℃的温度下观测吸热峰的焊料合金当中,Ag和Cu的含量较少的焊料合金会以属于低熔点相的液相为基点在其周围生成固液共存相。另一方面,在像比较例14那样Cu和Ag的含量较多的焊料合金中,如图2所示,未观测到由固液共存相引起的吸热反应。由此,在比较例中,根据其组成,从这种吸热反应的有无的方面来看,DSC曲线有些不同。但是,对于比较例所示的所有组成,均在低于280℃的温度下观察到吸热峰。需要说明的是,如图4所示,熔融开始温度6为最初的吸热峰的吸热开始温度,熔融结束温度7为在280℃以上的温度下检测出的吸热峰的吸热结束温度。
以图4所示的DSC曲线为例,对液相线和固相线的算出方法进行详述。
如下求出液相率。首先,如图4中所记载的那样,描绘基线8,求出由基线8与DSC曲线9包围的面积V0(V0=V1+V2)。然后,在280℃处描绘分割线10,求出由分割线10、280℃以下的DSC曲线9和基线8包围的面积V1。最后,根据(V1/V0)×100求出280℃下的液相率。另一方面,如图3所示,在280℃以下的温度下未观测到吸热峰时,面积V1为0,因此280℃下的液相率为0%。
如下求出固相率。如图4所示,求出由分割线10、280℃以上的DSC曲线9和基线8包围的面积V2。然后,根据(V2/V0)×100算出280℃下的液相率,得到固相率。另一方面,如图3所示,仅在280℃以上观测到吸热峰时,V2=V0,280℃下的固相率为100%。

在合金组成处于本发明的范围内的实施例1~4的焊料合金中,熔融开始温度均显示为299℃以上,并且,熔融结束温度均显示为375℃以下。另外,无论焊料合金的冷却速度如何,固相率均显示为100%。另外,在实施例1~4的焊料合金中,确认到即使冷却速度为0.8℃/秒固相率也显示为100%。尤其是在实施例4的焊料合金中,确认到即使冷却速度为0.1℃/秒固相率也显示为100%。
另一方面,在不含Ag和Cu的比较例1、3和4的焊料合金、不含Cu的比较例5~7的焊料合金、不含Ag的比较例2、8和9的焊料合金中,均为本发明所规定的合金组成的范围外,熔融开始温度低、为230℃左右,在冷却速度为1℃/秒的条件下固相率不足100%。
另外,即使是Sb为本发明的范围外的比较例10~12的焊料合金、Ag为本发明的范围外的比较例13~17的焊料合金、和Cu为本发明的范围外的比较例18~21的焊料合金,也与比较例1~9的焊料合金同样,熔融开始温度和固相率均无法令人满意。另外,比较例4、9、和12的焊料合金的熔融结束温度均超过400℃,固相率均不足100%。
由此可以明显看出,本发明的焊料合金显示出高的熔融开始温度而不会形成低熔点相。
此处,根据表1所示的结果来说明Ag的含量和Cu的含量对熔融开始温度造成的影响。首先,说明固定了作为低熔点相的主成分的Sn的含量和抑制低熔点相生成的Cu的含量时的、Ag的含量与熔融开始温度的关系。
对于Ag的下限,将实施例1的焊料合金与比较例15的焊料合金进行比较。关于焊料合金的合金组成,Sn的含量均为46%,Cu的含量均为6%。在Ag的含量为13%的实施例1的焊料合金中,熔融开始温度为299℃,另一方面,在Ag的含量为12%的比较例15的焊料合金中,熔融开始温度为227℃。
关于Ag的上限,将实施例4的焊料合金与比较例17的焊料合金进行比较。关于焊料合金的合金组成,Sn的含量均为34%,Cu的含量均为8%。在Ag的含量为18%的实施例4的焊料合金中,熔融开始温度为337℃,另一方面,在Ag的含量为19%的比较例17的焊料合金中,熔融开始温度为226℃。
由此可以明显看出,Sn和Cu的含量固定时,Ag的含量为13~18%时,显示出高的熔融开始温度。
接着,说明固定Sn的含量和Ag的含量时的、Cu的含量与熔融开始温度的关系。
对于Cu的下限,将实施例1的焊料合金与比较例19的焊料合金进行比较。关于焊料合金的合金组成,Sn的含量均为46%,Ag的含量均为13%。在Cu的含量为6%的实施例1的焊料合金中,熔融开始温度为299℃,另一方面,在Cu的含量为5%的比较例19的焊料合金中,熔融开始温度为228℃。
对于Cu的上限,将实施例4的焊料合金与比较例20的焊料合金进行比较。关于焊料合金的合金组成,Sn的含量均为34%,Ag的含量均为18%。在Cu的含量为8%的实施例4的焊料合金中,熔融开始温度为337℃,另一方面,在Cu的含量为9%的比较例20的焊料合金中,熔融开始温度为227℃。
由此可以明显看出,Sn和Ag的含量固定时,Cu的含量为6~8%时,显示出高的熔融开始温度。
另外,如表1所示,实施例1~4的焊料合金满足前述式(I)~(III),即使以1℃/秒冷却也没有生成低熔点相。另一方面,在比较例1~21的焊料合金中,Sb/Ag、Sb/Cu、Ag/Cu中的至少一者没有进入前述范围内,以1℃/秒的速度冷却时生成了低熔点相。
综上所述,本发明的焊料合金由于在Sn-Sb焊料合金中含有规定量的Ag和Cu,因此,熔融开始温度高,即使在安装时的冷却速度低的情况下,也能够抑制低熔点相的生成。由此,本发明的焊料合金由于焊接所需的冷却速度的设定范围广,因此,容易控制安装条件,可适用于热容量不同的各种基板、构件。
Claims (5)
1.一种高温无铅焊料合金,其具有:
以质量%计,由Sb:35~40%、Ag:13~18%、Cu:6~8%、以及余量的Sn构成的合金组成;
所述合金组成的含有比满足式(I)~(III):
2.20≤Sb/Ag≤2.75(I)
4.90≤Sb/Cu≤6.20(II)
2.05≤Ag/Cu≤2.55(III)。
2.根据权利要求1所述的高温无铅焊料合金,其中,以质量%计,还含有Ni:0.01~0.1%。
3.一种焊料接头,其使用权利要求1或2所述的高温无铅焊料合金,所述高温无铅焊料合金在280℃下的固相率为100%,所述固相率是指由DSC曲线测定的、在280℃以上检测出的吸热峰的面积相对于吸热峰的总面积以百分比计的比率。
4.一种预成型材料,其是由权利要求1或2所述的高温无铅焊料合金形成的。
5.一种焊膏,其含有权利要求1或2所述的高温无铅焊料合金。
