Description
技术领域
本发明涉及氧化物烧结体、由其形成的靶和氧化物半导体薄膜。
背景技术
薄膜晶体管(TFT)等电场效应型晶体管已广泛用作半导体存储集成电路的单元电子元件、高频信号增幅元件、液晶驱动用元件等,是现在已最多实用的电子器件。其中,伴随近年来的显示装置的显著发展,在液晶显示装置(LCD)、电致发光显示装置(EL)、场致发射显示器(FED)等各种显示装置中,作为向显示元件施加驱动电压来驱动显示装置的开关元件,多用TFT。
作为电场效应型晶体管的主要构件的半导体层(沟道层)的材料,已最广泛使用硅半导体化合物。一般地,在必须高速工作的高频增幅元件、集成电路用元件等中使用了硅单晶。另一方面,在液晶驱动用元件等中,出于大面积化的要求,使用了非晶性硅半导体(无定形硅)。
无定形硅的薄膜虽然能够在比较低的温度下形成,但与结晶性的薄膜相比,开关速度慢,因此作为驱动显示装置的开关元件使用时,有时不能追随高速的动画的显示。具体地,对于析像清晰度为VGA的液晶电视,能够使用迁移率为0.5~1cm2/Vs的无定形硅,但如果析像清晰度为SXGA、UXGA、QXGA或其以上,则要求2cm2/Vs以上的迁移率。此外,如果为了提高画质而提高驱动频率,则需要更高的迁移率。
另一方面,结晶性的硅系薄膜虽然迁移率高,但存在制造时需要大量的能量和工序数等问题、大面积化困难的问题。例如,使硅系薄膜结晶化时800℃以上的高温、使用高价的设备的激光退火是必要的。此外,对于结晶性的硅系薄膜,由于通常将TFT的元件构成限定为顶部栅极构成,因此掩模片数的削减等成本降低困难。
一般地,氧化物半导体薄膜的制作是通过使用由氧化物烧结体形成的靶(溅射靶)的溅射来进行。例如,公开了在氧化铟中掺杂铝的氧化物半导体薄膜(专利文献1)。专利文献1的实施例中,使用铟与铝的原子比Al/(Al+In)为0.005的靶制作氧化物半导体元件。但是,关于靶的性能方面的评价和关于溅射时发生的结节的研究不足。

发明内容
本发明的目的在于提供氧化物烧结体,其能够抑制使用溅射法形成氧化物半导体薄膜时发生的异常放电,能够稳定且再现性良好地得到氧化物半导体薄膜。
本发明人使用包含铝元素、铟元素和氧元素的氧化物烧结体中原子比Al/(In+Al)为0.01~0.08的溅射靶,采用直流溅射法形成了氧化物半导体薄膜。而且发现,该靶的结晶结构与成膜时的异常放电的发生存在以下的关系。即,发现该靶的氧化铟的结晶基本上只由方铁锰矿结构组成的情况下,即使通直流电力,也不发生异常放电,但如果该结晶成为除了方铁锰矿结构还包含Al2O3等其他结构的状态,异常放电多发。进而发现,氧化物烧结体的结晶结构由方铁锰矿结构组成的情况下,在原子比Al/(In+Al)小于0.01的情况下,也容易发生异常放电,形成结节,完成了本发明。
根据本发明,提供以下的氧化物烧结体等。
1.氧化物烧结体,其含有铟和铝的氧化物,原子比Al/(Al+In)为0.01~0.08。
2.根据上述1所述的氧化物烧结体的制造方法,包括:将平均粒径小于1.2μm的氧化铟粉末和平均粒径小于1.2μm的氧化铝粉末以原子比Al/(Al+In)成为0.01~0.08的方式混合来调制混合粉末的工序;将上述混合粉末成型,制造成型体的工序;和将上述成型体在1100℃~1550℃下烧成8小时以上的工序。

根据本发明,能够提供氧化物烧结体,其能够抑制使用溅射法形成氧化物半导体薄膜时发生的异常放电,能够稳定且再现性良好地得到氧化物半导体薄膜。

具体实施方式
本发明的氧化物烧结体含有铟和铝的氧化物,原子比Al/(Al+In)为0.01~0.08。
通过使原子比Al/(Al+In)在上述范围内,成为铝在方铁锰矿结构的氧化铟中固溶的状态,成为低电阻的氧化物烧结体。
本发明的氧化物烧结体,通过铝原子在方铁锰矿结构的氧化铟中固溶而为低电阻,能够抑制异常放电的发生。
此外,本发明的氧化物烧结体,由于包含铝原子固溶的方铁锰矿结构的氧化铟,因此能够使包含本发明的氧化物烧结体的靶的开裂和结节的发生减少。因此,本发明的氧化物烧结体能够高效地、低价地并且节能地形成高品质的氧化物半导体薄膜。
上述方铁锰矿结构能够通过XRD测定确认。
本发明的氧化物烧结体包含显示方铁锰矿结构的氧化铟情况能够通过X射线衍射测定(XRD测定)确认。
应予说明,如果X射线入射到原子规则排列的结晶,在特定的方向观察到强X射线,发生衍射现象。这通过下述得到说明:如果在各个位置被散射的X射线的光路差成为X射线的波长的整数倍,则波的相位一致,因此波的振幅变大。
物质形成具有各自特有的规则性的结晶,因此采用X射线衍射能够研究化合物的种类。此外,也能够进行结晶的大小(结晶的秩序性)、材料中存在的结晶的方位的分布状态(结晶取向)、施加于结晶的残留应力的评价。
本发明的氧化物烧结体,优选地基本上包含显示方铁锰矿结构的氧化铟,铝原子在氧化铟中固溶,原子比Al/(Al+In)为0.01~0.08。
所谓“基本上”,意味着本发明的效果起因于上述方铁锰矿结构,或者氧化物烧结体的结晶结构的90体积%以上、优选95体积%以上、更优选98体积%以上为显示方铁锰矿结构的氧化铟结晶。
此外,本发明的氧化物烧结体,优选90体积%以上、更优选95体积%以上、进一步优选98体积%以上由结晶结构组成。优选地,本发明的氧化物烧结体的90体积%以上由结晶结构组成,该结晶结构的90体积%为显示方铁锰矿结构的氧化铟。
由X射线衍射峰解析能够算出体积分率。
通过使原子比Al/(Al+In)为0.08以下,能够使Al均匀地分散在氧化铟结晶中。另一方面,原子比Al/(Al+In)超过0.08的情况下,在氧化铟的方铁锰矿结构中Al没有均匀地分散,有可能Al2O3等析出。如果氧化物烧结体含Al2O3等其他的结晶结构,对包含该氧化物结晶体的靶进行溅射的情况下,有可能异常放电容易发生。
作为上述异常放电的理由,是因为由于靶不均匀地、局部地存在比电阻不同的部分,包含靶的放电系的阻抗在溅射中变动。该局部地比电阻不同的部分是Al2O3等的结晶,使这些结晶尺寸和数密度减小对于异常放电的抑制是有效的。
原子比Al/(Al+In)小于0.01的情况下,有可能氧化物烧结体的电阻上升。如果靶电阻上升,有可能异常放电发生。
由以上的观点出发,本发明的氧化物烧结体中的铝金属和铟金属的原子比Al/(Al+In),优选为0.01~0.08,更优选为0.01~0.05,进一步优选为0.01~0.03。
本发明的氧化物烧结体中所含的各元素的原子比能够通过使用电感耦合等离子体发光分析装置(ICP-AES)对含有元素进行分析而求出。
例如使用了ICP-AES的分析的情形下,用喷雾器使溶液试料成为雾状,导入氩等离子体(约6000~8000℃),则试料中的元素吸收热能而被激发,轨道电子从基底状态迁移到高能量能级的轨道。该轨道电子用10-7~10-8秒程度迁移到更低能量能级的轨道。此时将能量差作为光放射而发光。该光显示元素固有的波长(光谱线),因此通过光谱线的有无能够确认元素的存在(定性分析)。此外,各个光谱线的大小(发光强度)与试料中的元素数成比例,因此通过与已知浓度的标准液比较,能够求出试料浓度(定量分析)。
这样,通过采用定性分析来确定含有的元素,采用定量分析来求出含量,从而能够求出各元素的原子比。
本发明的氧化物烧结体的密度,优选为6.0g/cm3以上,更优选为6.3g/cm3以上,进一步优选为6.4g/cm3以上。
密度小于6.0g/cm3的情况下,有可能包含氧化物烧结体的溅射靶的表面黑化,诱发异常放电,溅射速度下降。氧化物烧结体的密度,特别优选为6.3g/cm3以上7.1g/cm3以下。
氧化物烧结体中的铝原子固溶的氧化铟结晶的最大粒径优选为5μm以下。如果氧化铟结晶的粒径超过5μm地生长,有可能成为结节的原因。
通过溅射将靶表面切削的情形下,其切削的速度因结晶面的方向而异,在靶表面产生凹凸。该凹凸的大小依赖于烧结体中存在的结晶粒径,对于包含具有大结晶粒径的烧结体的靶,认为其凹凸变大,由该凸部分产生结节。
上述氧化铟结晶的最大粒径,是在包含本发明的氧化物烧结体的溅射靶的形状为圆形的情形下,在圆的中心点(1个部位)和在其中心点正交的2根中心线上的中心点与周缘部的中间点(4个部位)的合计5个部位中,或者溅射靶的形状为四边形的情况下,在其中心点(1个部位)和四边形的对角线上的中心点与角部的中间点(4个部位)的合计5个部位中,对于在100μm四方的框内观察的最大的粒子测定其最大径,这5部位的框内各自存在的最大粒子的粒径的平均值。粒径是测定晶粒的长径。
晶粒能够采用扫描型电子显微镜(SEM)观察。
本发明的氧化物烧结体,铝原子在氧化铟中固溶分散,分散的铝原子的集合体的直径优选小于1μm。通过使铝原子细小地分散,能够进行稳定的溅射放电。
铝原子的集合体的直径能够采用EPMA(电子束微量分析器)测定。
直流溅射时的成膜速度依赖于溅射靶的氧化物烧结体的比电阻。因此,从生产性的观点出发,优选氧化物烧结体的比电阻尽可能低,本发明的氧化物烧结体的比电阻优选为0.1Ωcm以下,更优选为0.01Ωcm以下。通过使比电阻为0.01Ωcm以下,能够实现更快的成膜速度。另一方面,氧化物烧结体的比电阻超过0.1Ωcm的情况下,有可能进行采用直流溅射的稳定的成膜变得困难。
应予说明,氧化物烧结体的比电阻,在后述的烧结体的制造过程中,能够通过在氮等非氧化性的气氛下进行加热的还原处理来减小。
不过,如果氧化物烧结体的比电阻为0.1Ωcm以下,未必能够进行稳定的直流溅射。即使氧化物烧结体全体的比电阻为0.1Ωcm以下,在氧化物烧结体中局部地包含超过了0.1Ωcm的高电阻的物质相(例如上述的Al2O3相等)的情况下,该部分通过溅射气体离子的照射而带电,因此发生异常放电,不能稳定地进行直流溅射。
因此,局部不含高电阻相,氧化物烧结体全体的比电阻为0.1Ωcm以下是重要的。
本发明的氧化物烧结体含有包含铝元素、铟元素和氧元素的氧化物,优选地基本上包含显示方铁锰矿结构的氧化铟,在不损害本发明的效果的范围内可含其他不可避免的杂质等。
本发明的氧化物烧结体的制造方法包括:将平均粒径小于1.2μm的氧化铟粉末和平均粒径小于1.2μm的氧化铝粉末以原子比Al/(Al+In)成为0.01~0.08的方式进行混合,调制混合粉末的工序;将混合粉末成型来制造成型体的工序;和将成型体在1100℃~1550℃下烧成8小时以上的工序。
本发明的氧化物烧结体,不受其制造方法限制,由铝金属和氧化铟的组合也能够制造,但优选使用氧化铟和氧化铝作为原料粉末。
再有,作为原料粉末,使用氧化铟和铝金属的情况下,得到的氧化物烧结体中存在铝的金属粒,成膜时在靶表面金属粒熔融,因此无法从靶放出,有可能得到的膜的组成与氧化物烧结体的组成大幅地不同。
作为原料粉末的氧化铟粉末和氧化铝粉末的平均粒径都小于1.2μm,优选为1.0μm以下。
氧化铟粉末或氧化铝粉末的平均粒径为1.2μm以上的情形下,有可能铝原子在氧化铟(In2O3)结晶中没有均匀地分散。
应予说明,上述原料粉末的平均粒径能够采用激光衍射式粒度分布装置等测定。
将In2O3粉末和Al2O3粉末以原子比Al/(Al+In)成为0.01~0.08的方式混合。
通过使原子比Al/(Al+In)为0.08以下,能够得到实质上由显示方铁锰矿结构的氧化铟组成的氧化物烧结体。
原料粉末的混合方法能够采用湿式或干式球磨机、振动磨机、珠磨机等。为了得到均一且微细的晶粒和空孔,在短时间内凝聚体的破碎效率高、添加物的分散状态也变得良好的珠磨机混合法最优选。
将球磨机用于混合的情况下,混合时间优选为15小时以上,更优选为19小时以上。这是因为如果混合时间不足,有可能在最终得到的氧化物烧结体中生成Al2O3等与方铁锰矿结构不同的结晶结构。
将珠磨机用于混合的情况下,混合时间因使用的装置的大小和处理的浆料量而异,以浆料中的粒度分布全部为1μm以下,成为均一的方式进行调节为宜。
原料粉末的混合时,可添加任意量的粘结剂,同时进行混合。
对于上述粘结剂,能够使用聚乙烯醇、醋酸乙烯酯等。
通过在混合原料粉末中配合水系溶剂,制成原料粉末浆料,将该原料粉末浆料造粒,将得到的造粒粉成型,能够制造成型体。
造粒优选进行急速干燥造粒。作为用于急速干燥造粒的装置,已广泛使用喷雾干燥器。具体的干燥条件由干燥的浆料的浆料浓度、用于干燥的热风温度、风量等各条件决定。实施时,预先求出最佳条件变得必要。
应予说明,对于自然干燥,因原料粉末的比重差,沉降速度不同,因此有可能发生In2O3粉末和Al2O3粉末的分离,无法得到均一的造粒粉。如果使用该不均一的造粒粉制作烧结体,有时在烧结体内部生成Al2O3等,成为溅射中的异常放电的原因。
造粒粉的成型能够采用模压或冷静水压加压(CIP)进行,成型时的压力例如为1.2吨/cm2以上的压力。
成型体的烧结,除了常压烧结法以外,也能够采用热压、氧加压、热各向等压力加压等加压烧结法。
不过,从制造成本的减少、大量生产的可能性和能够容易地制造大型的烧结体的观点出发,优选采用常压烧结法。
对于常压烧结法,将成型体在大气气氛或氧化气体气氛中烧结,优选在氧化气体气氛中烧结。
所谓氧化气体气氛,优选为氧气气氛。氧气气氛可为氧浓度例如为10~100体积%的气氛。本发明的氧化物烧结体的制作中,通过在升温过程中导入氧气气氛,能够进一步提高氧化物烧结体密度。
烧成温度为1100℃~1550℃。此外,烧成时间为8小时以上。
如果烧成温度小于1100℃和/或烧成时间小于8小时,Al未在氧化铟结晶中固溶,Al2O3相等在靶内部析出形成,有可能成为异常放电的原因。另一方面,烧成温度超过1550℃的情况下,由于显著的晶粒生长,招致平均结晶粒径的增大和粗大空孔的发生,有可能成为烧结体强度的下降、异常放电的原因。
烧成温度优选为1200~1550℃,更优选为1250~1500℃,特别优选为1300~1450℃。
烧成时间优选为10~50小时,更优选为11~40小时,特别优选为12~30小时。
烧成时的升温速度,优选使500~1500℃的温度范围中的升温速度为1~15℃/分钟。
500~1500℃的温度范围是烧结最大程度进行的范围。如果该温度范围的升温速度小于1℃/分钟,晶粒生长变得显著,有可能不能实现高密度化。另一方面,如果升温速度超过15℃/分钟,由于烧结炉内的均热性降低,有可能烧结中的收缩量产生分布,烧结体断裂。
本发明的氧化物烧结体的制造方法中,对于得到的烧结体,根据需要还可设置还原工序。还原工序用于使上述烧成工序中得到的烧结体的体积电阻在烧结体全体中均一化。
作为能够在还原工序中应用的还原方法,可列举例如采用还原性气体中的烧成、真空烧成、惰性气体中的烧成进行的还原处理等。
采用还原性气体中的烧成进行的还原处理的情况下,能够使用氢、甲烷、一氧化碳、或者这些气体与氧的混合气体等。
采用惰性气体中的烧成进行的还原处理的情况下,能够使用氮、氩、或者这些气体与氧的混合气体等。
上述还原处理时的温度,通常为100~800℃,优选为200~800℃。此外,还原处理的时间通常为0.01~10小时,优选为0.05~5小时。
作为本发明的氧化物烧结体的制造方法的一例,为以下的制造方法。
在含氧化铟粉和氧化铝粉的混合粉的原料粉末中配合水系溶剂,将得到的浆料混合12小时以上后,进行固液分离、干燥和造粒。将该造粒物装入模框中进行成型,将得到的成型体在氧气氛中、1100℃~1550℃下烧成8小时以上,从而形成氧化物烧结体。
通过如上所述控制烧结体的制造工序中的各条件,能够得到烧结体密度为6.0g/cm3以上、比电阻为0.1Ωcm以下、平均结晶粒径为10μm以下、并且是指上只由铝原子固溶的氧化铟的方铁锰矿结构组成的氧化物烧结体。
通过对本发明的氧化物烧结体进行加工,能够制成溅射靶。具体地,通过将本发明的氧化物烧结体切削加工为适合在溅射装置中安装的形状,能够制成溅射靶。
切削加工后的靶原料的厚度,通常为2~20mm,优选为3~12mm,特别优选为4~6mm。
使氧化物烧结体成为靶原料时,将该烧结体用例如平面研削盘进行研削,制成表面粗糙度Ra为5μm以下的原料。其中,进一步对靶原料的溅射面实施镜面加工,可使平均表面粗糙度Ra为1000埃以下。该镜面加工(研磨)能够采用机械研磨、化学研磨、机械化学研磨(机械研磨和化学研磨的并用)等公知的研磨技术。例如,能够通过用固定磨粒磨光机(磨光液:水)磨光到#2000以上,或者用游离磨粒研磨机(研磨材料:SiC糊等)研磨后,将研磨材料更换为金刚石糊进行研磨而得到。对于这样的研磨方法并无特别限制。
对靶原料的表面优选采用200~10,000#的金刚石磨石进行精加工,特别优选采用400~5,000#的金刚石磨石进行精加工。如果使用比200#小、或者比10,000#大的金刚石磨石,有可能靶原料容易断裂。
优选地,靶原料的表面粗糙度Ra为0.5μm以下,具有无方向性的研削面。如果Ra比0.5μm大或者研磨面具有方向性,有可能发生异常放电,或者产生颗粒。
对切削加工后的靶原料进行清洁处理为宜。对于清洁处理,能够使用吹气或流水洗涤等。采用吹气将异物除去时,从喷嘴的朝向侧用吸尘器进行吸气,能够有效地除去。
再有,由于吹气、流水洗涤存在极限,因此也能够进一步进行超声波洗涤等。该超声波洗涤在频率25~300KHz之间多重振荡而进行的方法有效。例如在频率25~300KHz之间,间隔25KHz使12种频率多重振荡而进行超声波洗涤为宜。
通过将如上所述得到的靶原料与背板结合,能够得到由本发明的氧化物烧结体形成的溅射靶。此外,也可将将多个靶原料安装于1个背板,实质上形成1个靶。
通过使用包含本发明的氧化物烧结体的靶进行成膜,从而得到本发明的氧化物半导体薄膜。
上述成膜能够采用例如蒸镀法、溅射法、离子镀法、脉冲激光蒸镀法等实施。使用包含本发明的氧化物烧结体的靶采用溅射法等成膜而得到的氧化物半导体薄膜,由于铝在氧化铟结晶中固溶,因此晶格常数变小,结晶中的铟之间的5s轨道的重叠变大,能够期待迁移率的提高。此外,由于在In位点固溶的Al使氧缺损减少,因此能够期待载流子浓度的减小。
以下对下述情形进行说明:对包含本发明的氧化物烧结体的靶进行溅射,在基板上形成氧化物半导体薄膜。
本发明的氧化物烧结体,由于具有高导电性,因此能够应用成膜速度快的DC溅射法。此外,本发明的氧化物烧结体,除了上述DC溅射法以外,也能够应用RF溅射法、AC溅射法、脉冲DC溅射法,对于任何方法,无异常放电的溅射都是可能的。
作为溅射气体,能够使用氩与氧化性气体的混合气体,作为氧化性气体,可列举O2、CO2、O3、H2O等。
溅射成膜时的氧分压优选为5%以上40%以下。在氧分压小于5%的条件下成膜的薄膜具有导电性,有时作为氧化物半导体的利用困难。优选地,氧分压为10%以上40%以下。
成膜时的基板温度,例如为500℃以下,优选为10℃以上400℃以下,更优选为20℃以上350℃以下,特别优选为80℃以上300℃以下。
通过在溅射时导入水,能够防止在薄膜中产生微晶。这是因为如果在堆积后即刻的薄膜中存在微晶,通过退火而2次结晶化,因此成为缺陷多的膜,有可能招致载流子浓度的上升、迁移率的下降。
溅射成膜时的水分压,优选为5×10-4~7×10-2Pa。水分压小于5×10-4Pa的情况下,有可能在薄膜堆积后即刻在膜中生成微晶。另一方面,水分压超过7×10-2Pa的情况下,由于膜密度的下降变得显著,因此有可能In5s轨道的重叠变小,招致迁移率的下降。
通过对采用溅射成膜的基板上的薄膜进行退火处理,薄膜结晶化,获得半导体特性。此外,本发明的氧化物半导体薄膜,通过实施退火处理,Al在氧化铟结晶中固溶,显示方铁锰矿的单一相。
退火处理温度,例如为500℃以下,优选为100℃以上500℃以下,更优选为150℃以上400℃以下,特别优选为200℃以上350℃以下。
对成膜时和退火处理时的加热气氛并无特别限定,从载流子控制性的观点出发,优选大气气氛或氧流通气氛。
退火处理中,能够在氧的存在下或不存在下使用灯退火装置、激光器退火装置、热等离子体装置、热风加热装置、接触加热装置等。
这样得到的本发明的氧化物半导体薄膜含有铟和铝的氧化物,该薄膜中的原子比Al/(Al+In)为0.01~0.08,优选实质上由显示方铁锰矿结构的氧化铟组成,在氧化铟中铝固溶,该薄膜中的原子比Al/(Al+In)为0.01~0.08。
应予说明,薄膜的原子比Al/(Al+In)显示与该薄膜的成膜中使用的靶(烧结体)的原子比Al/(Al+In)同样的值。
本发明的氧化物半导体薄膜能够用于薄膜晶体管,特别适合薄膜晶体管的沟道层。
具有本发明的氧化物半导体薄膜作为沟道层的薄膜晶体管(以下有时称为本发明的薄膜晶体管)可以为沟道蚀刻型。本发明的氧化物半导体薄膜,是结晶膜,具有耐久性,因此本发明的薄膜晶体管的制造中,将Mo等的金属薄膜蚀刻形成源·漏电极、沟道部的光刻工序也成为可能。
本发明的薄膜晶体管也可以是蚀刻阻止层型。本发明的氧化物半导体薄膜,蚀刻阻止层能够保护由半导体层形成的沟道部,并且成膜时使大量氧进入半导体层,使得经由蚀刻阻止层从外部供给氧变得不必要。此外,成膜后即刻制作无定形膜是可能的,将Mo等的金属薄膜蚀刻形成源·漏电极、沟道部的同时,能够蚀刻半导体层,缩短光刻工序也成为可能。
实施例
[氧化物烧结体和靶的制造]
实施例1-3
秤量平均粒径0.98μm的氧化铟粉和平均粒径0.97μm的氧化铝粉以成为表1中所示的原子比Al/(Al+In),均匀地微粉碎混合后,加入成型用粘结剂进行造粒。接下来,将该原料混合粉均匀地填充到模具中,用冷压机在加压压力140MPa下进行加压成型。将这样得到的成型体用烧结炉在表1中所示的烧成温度和烧成时间下烧成,制造烧结体。
烧成气氛在升温中为氧气氛,此外为大气中(气氛),烧成以升温速度1℃/分钟、降温速度15℃/分钟实施。
应予说明,使用的原料氧化物粉末的平均粒径采用激光衍射式粒度分布测定装置SALD-300V(岛津制作所制)测定,平均粒径采用中值径D50。
对于得到的烧结体,使用X射线衍射测定装置(リガク制Ultima-III)对结晶结构进行考察将实施例1-3的烧结体的X射线图分别示于图1-3。
对图进行分析,结果在实施例1-3的烧结体中只观测到氧化铟的方铁锰矿结构。该结晶结构能够用JCPDS(Joint Committee of PowderDiffraction Standards)卡片确认。氧化铟的方铁锰矿结构为JCPDS卡片No.06-0416。
上述X射线衍射测定(XRD)的测定条件如下所述。

由切成一定大小的烧结体的重量和外形寸法算出得到的烧结体的密度。此外,使用电阻率计(三菱化学(株)制、ロレスタ)基于四探针法(JIS R 1637)测定得到的烧结体的体积电阻(导电性)。将结果示于表1。
对于得到的烧结体,通过EPMA测定来考察Al的分散。其结果未观测到1μm以上的铝原子的集合体,可知实施例1-3的烧结体的分散性、均一性极其优异。
EPMA的测定条件如下所述。

将得到的溅射靶安装于DC溅射装置,使用氩气作为溅射气体,以溅射压0.4Pa、基板温度:室温、DC功率400W进行10kWh连续溅射,将溅射中的电压变动蓄积于数据记录器,确认异常放电的有无。将结果示于表1。
应予说明,上述异常放电的有无通过监控电压变动,检测异常放电来进行。具体地,将5分钟的测定时间中发生的电压变动为溅射运转中的定常电压的10%以上的情形作为异常放电。特别是溅射运转中的定常电压在0.1秒变动±10%的情形下,作为溅射放电的异常放电的微电弧发生,元件的收率下降,有可能不适合大量生产。
此外,使用实施例1-3的溅射靶,作为气氛使用在氩气中添加了3%的氢气的混合气体,连续30小时进行溅射,确认有无结节的发生。其结果在实施例1-3的溅射靶表面,未观测到结节。
应予说明,溅射条件为溅射压0.4Pa、DC功率100W、基板温度:室温,在气氛气体中添加的氢气用于促进结节的发生。
对于结节,采用如下方法:采用实体显微镜将溅射后的靶表面的变化放大到50倍来观察,对于视野3mm2中发生的20μm以上的结节,计测数平均。将发生的结节数示于表1。

比较例1-3
除了秤量平均粒径0.98μm的氧化铟粉和平均粒径0.97μm的氧化铝粉以成为表2中所示的原子比Al/(Al+In),用表2中所示的烧成温度和烧成时间烧成以外,与实施例1-3同样地制造烧结体和靶,进行评价。将结果示于表2。
应予说明,比较例1只使用氧化铟粉来制造烧结体和靶。
比较例4和5
除了代替氧化铝,在比较例4中秤量平均粒径1.06μm的氧化钇粉(Y2O3粉),在比较例5中秤量平均粒径1.02μm的氧化硼粉(B2O3粉)以成为表2中所示的原子比M(M+In),用表2中所示的烧成温度和烧成时间烧成以外,与实施例1-3同样地制造烧结体和靶,进行评价。将结果示于表2。

由表2可知,使用了比较例1-5的溅射靶的情况下,在溅射中异常放电发生,并且在靶表面观测到结节。此外,对于比较例4和5的使用了氧化钇和氧化硼的烧结体,与实施例1-3的靶比较,可知烧结体密度显著地低。
对于比较例1-5的烧结体,与实施例1-3同样地采用X射线衍射测定装置考察结晶结构。其结果,对于比较例3的烧结体,在X射线衍射图中,除了方铁锰矿结构以外,还观测到具有刚玉结构的Al2O3相。该结晶结构能够用JCPDS卡片确认。如果是Al2O3的刚玉结构,能够用卡片JCPDS No.10-173确认。
[氧化物半导体薄膜的成膜和薄膜晶体管的制造]
实施例4
在玻璃基板上和带有厚100nm的热氧化膜(SiO2)的硅基板上分别使用实施例1中得到的靶(Al/(In+Al)=0.013),采用DC磁控管溅射法形成膜厚50nm的薄膜。
溅射是进行真空排气直至背压达到1×10-4Pa后,边使氩气9.9sccm、水0.1sccm(水分压:4.0×10-3Pa)流入,边将压力调节为0.4Pa,以溅射功率100W在室温下进行。
采用XRD确认玻璃基板上成膜的薄膜的刚成膜后的结晶结构。其结果,未观测到清楚的衍射峰,确认为无定形。将形成了该薄膜的玻璃基板投入空气中加热到300℃的加热炉内,进行1小时处理。对于退火处理后的薄膜,进行XRD测定,结果只观测到氧化铟的方铁锰矿结构的峰。该结晶结构能够用JCPDS卡片No.06-0416确认。
此外,通过Hall效应测定对退火处理后的薄膜的载流子浓度和迁移率进行评价,结果载流子浓度为6.98×1017cm-3,霍尔迁移率为24.5cm2/Vs。也确认退火处理后的薄膜的原子比与使用的靶的原子比相同。
在形成了薄膜的硅基板(导电性硅基板)上设置金属掩模,形成L:200μm、W:1000μm的沟道部,蒸镀金,形成了源·漏电极。将该元件投入加热到300℃的加热炉内,进行1小时处理,从而制造薄膜晶体管。
对于制造的薄膜晶体管,对电场效应迁移率、on-off比和S值进行了评价。其结果,电场效应迁移率为38.8cm2/Vs,on-off比为8.18×108,显示正常关的特性,S值确认为0.66。
实施例5
在玻璃基板上和带有厚100nm的热氧化膜(SiO2)的硅基板上,分别使用实施例2中得到的靶(Al/(In+Al)=0.027)采用DC磁控管溅射法形成了膜厚50nm的薄膜。
溅射是进行真空排气直至背压达到1×10-4Pa后,边使氩气9.9sccm、水0.1sccm(水分压:4.0×10-3Pa)流入,边将压力调节为0.4Pa,在溅射功率100W下在室温下进行。
采用XRD确认在玻璃基板上成膜的薄膜的刚成膜后的结晶结构。其结果未观测到清楚的衍射峰,确认为无定形。将形成了该薄膜的玻璃基板投入空气中加热到300℃的加热炉内,进行了1小时处理。对于退火处理后的薄膜进行了XRD测定,结果只观测到氧化铟的方铁锰矿结构的峰。该结晶结构能够用JCPDS卡片No.06-0416确认。

对于制造的薄膜晶体管,对电场效应迁移率、on-off比和S值进行了评价。其结果,电场效应迁移率为31.1cm2/Vs,on-off比为3.11×108,显示常关的特性,S值确认为0.52。
实施例6
在玻璃基板上和带有厚100nm的热氧化膜(SiO2)的硅基板上,分别使用实施例3中得到的靶(Al/(In+Al)=0.078)采用DC磁控管溅射法形成了膜厚50nm的薄膜。
溅射是进行真空排气直至背压达到1×10-4Pa后,边使氩气9.9sccm、水0.1sccm(水分压:4.0×10-3Pa)流入,边将压力调节为0.4Pa,在溅射功率100W下在室温下进行。

比较例6
在玻璃基板上和带有厚100nm的热氧化膜(SiO2)的硅基板上,分别使用比较例3中得到的靶(Al/(In+Al)=0.23)采用DC磁控管溅射法形成了膜厚50nm的薄膜。
溅射是进行真空排气直至背压达到1×10-4Pa后,边使氩气9.9sccm、水0.1sccm(水分压:4.0×10-3Pa)流入,边将压力调节为0.4Pa,在溅射功率100W下在室温下进行。
采用XRD确认在玻璃基板上成膜的薄膜的刚成膜后的结晶结构。其结果未观测到清楚的衍射峰,确认为无定形。将形成了该薄膜的玻璃基板投入空气中加热到300℃的加热炉内,进行了1小时处理。对于退火处理后的薄膜进行了XRD测定,结果未观测到清楚的衍射峰,确认为无定形。
此外,通过Hall效应测定对退火处理后的薄膜的载流子浓度和迁移率进行了评价,结果载流子浓度为7.28×1016cm-3,霍尔迁移率为9.7cm2/Vs,可知与实施例4~6的薄膜相比霍尔迁移率显著地差。
在形成了薄膜的硅基板(导电性硅基板)上设置金属掩模,形成L:200μm、W:1000μm的沟道部,蒸镀金,形成了源·漏电极。将该元件投入加热到300℃的加热炉内,进行1小时处理,从而制造薄膜晶体管。
对于制造的薄膜晶体管,对电场效应迁移率、on-off比和S值进行了评价。其结果确认,电场效应迁移率为7.8cm2/Vs,on-off比为2.43×106,显示正常关的特性,S值为1.87。与实施例4~6的晶体管比较,可知电场效应迁移率差。
产业上的利用可能性
包含本发明的氧化物烧结体的溅射靶能够用于薄膜晶体管等的制造。此外,本发明的薄膜晶体管能够用于集成电路等。
上述对几个本发明的实施方式和/或实施例进行了详细说明,但本领域技术人员在基本上不脱离本发明的新的教导和效果的情况下,在这些例示的实施方式和/或实施例中引入大量的变形是容易的。因此,这些大量的变形包含在本发明的范围内。

Claims (8)
1.一种氧化物烧结体,其含有铟和铝的氧化物,原子比Al/(Al+In)为0.01~0.08。
2.一种权利要求1所述的氧化物烧结体的制造方法,其包括:
将平均粒径小于1.2μm的氧化铟粉末和平均粒径小于1.2μm的氧化铝粉末以原子比Al/(Al+In)为0.01~0.08的方式混合来调制混合粉末的工序;
将所述混合粉末成型来制造成型体的工序;以及
在1100℃~1550℃下将所述成型体烧成8小时以上的工序。
3.根据权利要求2所述的氧化物烧结体的制造方法,其中,在氧化气体气氛中进行所述烧成。
4.一种靶,其是对权利要求1所述的氧化物烧结体进行加工而得到的。
5.一种氧化物半导体薄膜,其是通过对权利要求4所述的靶进行溅射形成薄膜,并对所述薄膜进行退火而得到的氧化物半导体薄膜,
其中原子比Al/(Al+In)为0.01~0.08,且具有氧化铟的方锰铁矿结构。
6.根据权利要求5所述的氧化物半导体薄膜,其中,在水分压5×10-4~7×10-2Pa下进行所述溅射。
7.一种薄膜晶体管,其具有权利要求5或6所述的氧化物半导体薄膜作为沟道层。
8.一种显示装置,其具有权利要求7所述的薄膜晶体管。
