Abstract

Description
技术领域
本发明涉及一种薄膜晶体管以及显示器件,特别是涉及诸如半导体及液晶显示器之类的应用于有源矩阵型平板显示器、反射膜、光学部件等的新的薄膜晶体管基板及显示器件。
背景技术
如图1所示,例如有源矩阵型的液晶显示器件以薄膜晶体管(TFT)4为开关元件,其构成包含:透明电极(像素电极)5、具备栅极配线及源极、漏极配线等配线部6的TFT基板(TFT阵列基板)1、具备相对于该TFT基板1按规定的间隔对置配置的公用电极7的对置基板2、充填于TFT基板1与对置基板2之间的液晶层3。
上述透明电极5例如使用了氧化铟(In2O3)中含有10质量%左右的氧化锡(SnO)的ITO膜及氧化铟(In2O3)中含有10质量%左右的氧化锌(ZnO)的ITO膜。
图2表示将包含透明电极5上电连接的配线部6的上述图1的区域A放大后的图,该图2中的栅极配线26以往所采用的是,Mo及Gr的单层膜或者Al-Nd等的铝合金膜和高熔点金属(钼(Mo)及铬(Gr)、钛(Ti)、钨(W)等)的层叠配线构造,另外,源极配线28及漏极配线29(总称为“源极-漏极配线”)以往所采用的是纯铝(Al)的单层膜和上述高熔点金属的层叠配线构造(例如专利文献1、专利文献、专利文献3等)。
层叠上述高熔点金属的原因如下。即,若直接连接上述透明电极(ITO膜)5和构成源极-漏极配线的纯铝膜及Al-Nd等铝合金膜,则铝氧化,而在透明电极和上述纯铝膜及AL-Nd等铝合金膜之间的接触界面上形成高电阻的氧化铝,从而信号线和透明电极5之间的接触电阻上升,画面的显示品位降低。
这是由于,铝是一种非常易于被氧化的元素,在大气中极易形成铝氧化薄膜,特别是通过应用于由金属氧化物构成的透明电极5成膜的氧及成膜时产生的氧,易于形成上述高电阻的铝氧化薄膜。
于是,为了解决上述问题,以往将势垒金属(高熔点金属)应用于层叠材料,具有防止铝合金配线(合金膜)的表面氧化、可使铝合金配线(合金膜)与透明电极接触良好的效果。
但是,为了形成设有上述势垒金属的构造,就必须追加形成势垒金属的工序,还需要在用于栅极配线及源极-漏极配线的成膜的溅射装置上额外装备势垒金属用的成膜容器。但是,随着批量生产的液晶显示器等的成本降低,产生的问题是伴随上述势垒金属形成而导致制造成本的增加及生产率的降低,近年来,正在谋求可省略势垒金属的电极材料及制造工艺。于是,本发明者们已提出了一种简化了上述势垒金属的形成工序,可在配线部直接连接透明电极的配线用铝合金膜(专利文献4)。
但是,接着栅极配线26形成的栅极绝缘膜27的成膜温度在薄膜晶体管的阵列形成工序中最高,使上述栅极配线经受高温的热过程。因此,在该栅极配线26上,谋求比在后续工序形成的源极-漏极配线(28、29)更优良的耐热性。因此,在栅极配线26上,往往使用比源极-漏极配线(28、29)耐热性更高的铝合金及上述高熔点金属(专利文献5)。
但是,合金成分量多的铝合金及上述高熔点金属可确保优良的耐热性,而另一方面存在配线材料的电阻率高的问题。
图3是表示作用于铝合金膜的温度(热处理温度)和电阻率的关系的图。如图3所示,电阻率与温度有关,温度越高则电阻率越低。这是由于,在成膜时若对基板加热,则铝合金膜中的合金成分在较低温度析出,同时,促进了铝的再结晶化。
作为构成置于高温的栅极配线26的铝合金膜,为了提高其耐热性,即使使用增加了合金成分量的合金,在形成栅极绝缘膜27时的高温状态下,也会如图3所示,使电阻率降低。但是,若对未置于高温的源极-漏极配线(28、29)采用上述铝合金及上述高熔点金属,则不能降低电阻。于是,对于上述源极-漏极配线(28、29)的材料,研究了将重点放在电阻率而不是耐热性的材料。
但是,若栅极配线和源极-漏极配线分别使用不同的材料,则必须使用多种配线材料和复杂的装置,不适应液晶显示器等的更高效率的批量生产。因此,希望实现制造工艺更简化的薄膜晶体管基板。

发明内容
本发明是鉴于上述原因而立项的,其目的在于提供一种直接连接构成源极-漏极配线的铝合金膜和透明电极,使该源极-漏极配线和栅极配线的特性都达到良好,并可使用大幅简化了的工艺制造的薄膜晶体管基板,和具备该薄膜晶体管基板的显示器件。
本发明的薄膜晶体管基板是一种具有栅极配线和与栅极配线正交配置的源极配线及漏极配线的薄膜晶体管基板。该薄膜晶体管基板的特征在于,构成上述栅极配线的单层铝合金膜的组成和构成上述源极配线及漏极配线的单层铝合金膜的组成相同。
上述薄膜晶体管基板的优选方式是,上述单层铝合金膜作为合金成分,包含0.1~6原子%(下文有时也记作“at%”)的选自X(X=Ni、Ag、Zn、Cu、Ge)组的至少一种,同时,作为合金成分包含选自Y1(Y1=Nd、Y、Fe、Co)组的一种以上,其含量在下述数学式(1)的范围内,余量为铝及不可避免的杂质。

上述单层铝合金膜作为合金成分,优选包含Ni或者Ge为0.1at%以上。另外,本发明还包含具备上述薄膜晶体管基板的显示器件。
另外,在本发明中所谓的“单层铝合金膜”,并不是层叠了由以Mo及Cr、Ti、W为主成分的高熔点金属构成的势垒金属,而是指只用铝合金膜构成的构造。另外,上述所谓的“相同”是指,在对形成源极-漏极配线的铝合金膜的组成和形成栅极配线的铝合金膜的组成进行对比的情况下,所包含的第二成分的含量(at%),在包含第三成分时还有第三成分的含量(at%)的有效数字第一位相一致,而有效数字第二位以下在允许范围。
根据本发明,在构成源极-漏极配线的铝合金膜和透明电极直接连接的构造中,可将该源极-漏极配线和栅极配线做成相同组成的单层铝合金配线。因此,可实现应用于上述栅极配线和源极-漏极配线的形成的材料的共同化,可使用大幅简化了的工序来制造薄膜晶体管及具备该薄膜晶体管的显示器件。

具体实施方式
本发明者们为了使直接连接构成源极-漏极配线的单层铝合金膜和透明电极的构造的薄膜晶体管(下文有时称为“TFT”)基板及具备该薄膜晶体管基板的显示器件,例如保持液晶显示器等所谓的高显示品位特性,同时可使用更简化的工序制造,而进行了锐意研究。
首先,本发明者们对薄膜晶体管制造中的现有制造条件和改善构成上述栅极配线及源极-漏极配线的单层铝合金膜的要求特性进行了研究。上述制造工序中,为了在形成于栅极配线的表层的栅极绝缘膜的形成工序中得到满足薄膜晶体管的工作特性的结构,必须将成膜温度设置为300~350℃。由此,构成栅极配线的单层铝合金膜的特性就必须具有在350℃下的耐热性,同时,在350℃下充分降低电阻率。
另一方面,在上述源极-漏极配线的情况下,在形成该源极-漏极配线之后,形成于其表层的保护膜的成膜温度因成膜技术的改良而具有低温化的趋势。例如,作为保护膜,一般的SiN膜即使用250℃的成膜温度形成,也可得到品质十分优良的膜。因此,构成源极-漏极配线的单层铝合金膜,作为耐热性只要可确保在250℃下的耐热性就毫无问题,但是要求其用250℃加热要使电阻率充分降低为重要的特性。
于是,本发明者们对构成栅极配线和源极-漏极配线的单层铝合金膜,采用了一并保持尽可能经得起薄膜晶体管制造工序中的高温工艺的耐热性和低电阻率的铝合金。而且,由此发现,可使构成栅极配线和源极-漏极配线的单层铝合金膜的材料公用化,不但可保持液晶显示器等的高的显示品质,还可使TFT基板的制造工序大幅度简化。
本发明的薄膜晶体管基板只要在构成上述栅极配线的单层铝合金膜和构成上述源极-漏极配线的单层铝合金膜中使用相同组成的材料即可,至于该单层铝合金膜的组成并未作严格规定。但是,为了易于得到可适于栅极配线和源极-漏极配线这两种配线的表现出上述耐热性雨点电阻率的单层铝合金膜,而优选如下所示的组成。
即,上述单层铝合金膜作为合金成分首先优选包含0.1~6at%选自X(X=Ni、Ag、Zn、Cu、Ge)组的至少一种(下文有时称为“元素X”或者简称为“X”)。
这是因为上述元素X是对于降低在与透明电极直接接触时的接触电阻非常有效的成分。例如,为了进一步提高液晶显示器的显示品位,实现低接触电阻(用10μm角的接触孔使接触电阻200Ω以下),优选包含0.1at%以上的上述元素X。另一方面,在实施了250℃、30分钟的热处理的情况下,为了使铝合金膜的电阻率达到7μΩ·cm以下,优选上述元素X的含量为6at%以下。特别是作为上述元素X包含0.1at%以上的Ni或者Ge可表现出低的接触电阻性,故而优选之,特别是包含Ni更表现出优良的耐热性,故而优选之。
由于按规定量包含上述元素X,作为第三元素还包含下述的元素,余量为铝及不可避免的杂质,可易于实现耐热性及低电阻率以及低接触电阻性,故而优选之。作为上述不可避免的杂质,可列举氧、氮、碳、氩等,这些合计为0.1at%以下。
作为上述第三元素,优选在下述数学式(1)的范围内,包含选自Y1(Y1=Nd、Y、Fe、Co)组的一种以上(下文有时称为“元素Y1”或者简称为“Y1”),

另一方面,若上述元素Y1的含量过剩,则在250℃(源极-漏极配线的热处理温度)下不能充分降低电阻率。在实施了用250℃、30分钟的真空热处理的情况下,为了使该铝合金膜的电阻率达到7μΩ·cm以下,优选以上述“CX+10CY1”为6at%以下的形式包含上述元素Y1。
另外,作为另一种第三元素,可列举在下述数学式(2)的范围内,包含选自Y2(Y2=Ti、V、Zr、Nb、Mo、Hf、Ta、W)组的一种以上(下文有时称为“元素Y2”或者简称为“Y2”),

为了得到栅极配线所需的耐热性,在设铝合金中的X元素的含量(单位:at%)为CX,设铝合金中的Mg的含量(单位:at%)为CMg时,优选以“CX+2CMg”为0.1at%以上的形式包含上述元素Mg。
另一方面,若上述元素Mg的含量过剩,则在250℃(源极-漏极配线的热处理温度)下不能充分降低电阻率。在实施了用250℃、30分钟的真空热处理的情况下,为了使该铝合金膜的电阻率达到7μΩ·cm以下,优选以上述“CX+2CMg”为6at%以下的形式包含上述元素Mg。
作为上述3成分系列的铝合金膜,特别是作为元素X包含0.1原子%以上的Ni,同时,包含上述第三元素(Y1、Y2、Y3或者Mg),由于耐热性、低电阻率及低接触电阻等特性更为优良,故而优选之。
作为上述3成分系列的铝合金膜,具体而言,可列举如由Al-Ni-Nd及Al-Ni-La构成的铝合金膜。例如Al-2at%Ni-0.2at%Nd及Al2at%-Ni-0.35at%-La的单层铝合金膜,即使在以350℃实施了30分钟的真空热处理的情况下,也可将希罗克斯电阻合金及空隙的发生密度抑制在作为规格设计的1×109个/m2以下。
另外,在用350℃热处理后测量上述单层铝合金膜的电阻率(测量方法如下述的实施例)如下。
Al-2at%Ni-0.2at%-Nd:3.8μΩ·cm
Al-2at%Ni-0.35at%La:4.0μΩ·cm
它们与Al-2at%Nd(4.2μΩ·cm)相比较都小。
另一方面,在以250℃实施了30分钟的真空热处理之后,希罗克斯电阻合金及空隙的发生密度几乎全都自然不存在。在热处理后进行测量的电阻率如下。
Al-2at%Ni-0.2at%Nd:5.7μΩ·cm
AI-2at%Ni-0.35at%La:4.9μΩ·cm
它们与Al-2at%Nd(11.5μΩ·cm)相比较都小。由此表明,上述例示的铝合金膜适于构成栅极配线和源极-漏极配线的材料的共同化。
下面,基于示意性表示本发明的TFT基板(TFT阵列基板)的一例制造工序的图4~图11来进行说明。但是,本发明并非仅局限于具有上述栅极配线和源极-漏极配线的TFT基板的制造方法。另外,就下述说明而言,作为形成开关元件的薄膜晶体管,可列举以氢化非晶体硅为半导体层使用的非晶体硅TFT例子。另外,作为构成栅极配线及源极-漏极配线的单层铝合金膜,举例说明了形成Al-Ni-La合金膜的情况,但是,本发明并非仅局限于此。
首先,在玻璃基板1a上利用喷溅法形成膜厚200nm的Al-Ni-La合金膜,然后。如图4所示,对该Al-Ni-La合金膜进行构图,形成栅极配线26。此时,为了改良栅极绝缘膜的覆盖区,将上述AL-Ni-La合金膜蚀刻成约30°~70°的锥形。
然后,如图5所示,利用等离子体CVD法,在成膜温度300℃形成膜厚300nm的作为栅极绝缘膜27的氮化硅膜(SiNX)。然后在320℃形成膜厚50nm的氢化非晶体硅膜(a-Si:H)和膜厚300nm的氮化硅膜(SiNX)。
接着,如图6所示,通过以栅极配线为掩模的里面曝光对上述氮化硅膜形成图案,形成沟道保护膜。再如图7所示,用320℃形成掺杂了磷的厚度50nm的n+型氢化非晶体硅膜(n+a-Si:H),对氢化非晶体硅膜和n+型氢化非晶体硅膜形成图案。
然后,如图8所示,形成膜厚300nm的Al-Ni-La合金膜,通过形成图案而形成源极-漏极配线(28、29)。再以源极-漏极配线(28、29)为掩模除去沟道保护膜上的n+型氢化非晶体硅膜。
接着,如图9所示,用等离子CVD装置形成膜厚300nm的氮化硅膜,形成保护膜30。此时的成膜温度用250℃进行。然后,对该保护膜30形成图案,利用干式蚀刻在保护膜上形成接触孔32。此时,完成保护膜30的蚀刻之后还连续进行蚀刻,按时间换算进行50%的过度蚀刻。
进而如图10所示,进行用氧气等离子的研磨加工。之后,利用剥离液剥离光致抗蚀剂,形成膜厚40nm的ITO膜。然后,如图11所示,通过构图而形成透明电极5,同时,在面板端部的栅极配线和TAB的接触部分形成TAB电极,制作出TFT基板(TFT阵列基板)。
如图11所示,遵照该制造工序形成的TFT阵列基板使透明电极(ITO膜)5与漏极配线29直接接触。再者,使用公用的材料形成了栅极配线26和源极-漏极配线(28、29)。
下面,将列举实施例来更具体地说明本发明,当然,本发明并非仅局限于下述实施例,在符合上述及下述宗旨的范围可适当加以变更进行实施,这些都包含于本发明的技术范围内。
实施例
纯铝溅射靶(尺寸:直径101.6mm×厚度5mm)使用配制了如下述表1所示的各合金元素的片材(尺寸:5mm×5mm×厚度1mm)的复合溅射靶和溅射装置(岛津制作所制造“HSM-552”),利用DC磁控溅射法(背压:0.27×10-3pa以下,氩气压力:0.27Pa,氩气流量:30sccm,溅射功率:DC200W,电极间距:50.4mm,基板温度:室温),在玻璃基板(コ一ニング社制的#1373,尺寸为电阻率和耐热性评价用直径50.8mm×厚度0.7mm,接触电阻率评价用直径101.6mm×厚度0.7mm)上,形成了如下面的表1~4所示的纯铝或者铝合金薄膜(膜厚300nm)。
然后,利用ICP(Inductively Coupled Plasma)发光分析法或者ICP质量分析法分析这些评价用薄膜的合金组成,同时,用下面的方法进行了耐热性的评价和电阻率及接触电阻率的测量。
耐热性
光致抗蚀剂使用了东京应化制造的“TSMR8900”,光致抗蚀剂显影液使用了该公司制造的“NMD-W”的光刻(工序:光致抗蚀剂涂敷→前置低温干燥处理→曝光→PEB→光致抗蚀剂显影→水洗→干燥→预培),和使用了由磷酸∶硝酸∶水=75∶5∶20(体积比)的混合酸构成的湿式蚀刻(工序:湿式蚀刻→水洗→干燥→光致抗蚀剂剥离→干燥),通过进行上述工序,在评价用的纯铝膜和各种铝合金膜上形成了线宽/线距=10μm/10μm的带状图案。
然后,对纯铝膜和各种铝合金膜以350℃或者250℃实施30分钟的真空热处理(真空度:0.27×10-3Pa以下),用光学显微镜观察在热处理后的配线表面所产生的凸起状缺陷并求出了希罗克斯电阻合金密度。然后,将希罗克斯电阻合金密度在1×109个/m2以下的评价为耐热性良好(○),其中,特别将希罗克斯电阻合金密度在1×108个/m2以下的评价为耐热性更为优良(◎)。另一方面,将希罗克斯电阻合金密度超过1×109个/m2的评价为耐热性差(×)。
电阻率
将形成于玻璃基板(コ一ニング社制的#1373,尺寸为50.8mm×厚度0.7mm)上的纯铝膜和各种铝合金膜,用光刻法和湿式蚀刻法加工成线宽100μm、线长10mm的电阻评价用图案。此时,作为湿式蚀刻使用了由磷酸∶硝酸∶水=75∶5∶20(体积比)的混合酸构成的混合液。然后,用真空热处理炉实施了用350℃或者250℃、30分钟的真空热处理(真空度:0.27×10-3Pa以下),在该着空热处理前后,用光直流四探针法在室温下测量了各自的电阻。
然后,将上述电阻率为5.0μΩ·cm的评价为电阻最小(◎),将上述电阻率超过5.0μΩ·cm而在7.0μΩ·cm以下的评价为电阻小(○),将上述电阻率超过7.0μΩ·cm的评价为电阻大(×)。
接触电阻率
在形成于玻璃基板(コ一ニング社制的#1373,尺寸为直径50.8mm×厚度0.7mm)上的纯铝膜和各种铝合金膜上,实施光刻和湿式蚀刻并形成了开尔文图案。此时,作为湿式蚀刻,使用了由磷酸∶硝酸∶水=75∶5∶20(体积比)的混合酸构成的混合液。然后,利用片式CVD装置形成SiN膜,使用ICP型干式电蚀刻器并通过干式蚀刻在SiN上形成了接触孔(10μm角,1个)。然后,利用RF磁控溅射法形成ITO膜(膜厚200nm),对该对该ITO膜实施光刻和干式蚀刻形成了开尔文图案。此时,作为干式蚀刻,使用了关东化学公司制造的ITO蚀刻液(ITO-07N)。
利用四端子法进行接触电阻率的测量,从在Al合金/ITO界面的接触部分的电压下降部分测出了接触电阻值,根据已知的接触孔面积和接触电阻值计算出了每单位面积的接触电阻率。
然后,将上述接触电阻率不足1.0×10-4Ω·cm2的评价为接触电阻最小(◎),将上述电阻率超过1.0×10-4Ω·cm2而不足1.0×10-3Ω·cm2的评价为接触电阻小(○),将上述电阻率为1.0×10-4Ω·cm2以上的评价为接触电阻大(×)。
这些结果如表1~4所示。

可根据表1~4作如下分析。即表明,满足本发明所优选的成分的铝合金膜可兼得优良的高温下的耐热性和低电阻率,乃至与ITO的低接触电路率。
特别是在以铝为主的合金中,作为第二元素添加选自X(X=Ni、Ag、Zn、Cu、Ge)组的至少一种元素,同时,在优选的范围内添加Nd、La等第三元素组成三成分体系,易于达到热处理温度350℃和高温时的优良的耐热性、热处理温度为250℃时的低电阻率以及与ITO的低接触电阻率。因此,表明极为适于栅极配线和源极-漏极配线这两种配线材料。
Claims (7)
1.一种薄膜晶体管基板,其具有栅极配线和与栅极配线正交配置的源极配线及漏极配线,其特征在于,构成所述栅极配线的单层铝合金膜的组成和构成所述源极配线及漏极配线的单层铝合金膜的组成相同。
2.如权利要求1所述的薄膜晶体管基板,其特征在于,
所述单层铝合金膜作为合金成分包含0.1~6原子%的选自X(X=Ni、Ag、Zn、Cu、Ge)组中的至少一种,并且,作为合金成分包含选自Y1(Y1=Nd、Y、Fe、Co)组中的一种以上,其含量在下式(1)的范围内,
余量为铝及不可避免的杂质,
0.1≤(CX+10CY1)≤6...(1)
其中,CX为铝合金中的X的含量(单位:原子%),CY1为铝合金中的Y1含量(单位:原子%)。
3.如权利要求1所述的薄膜晶体管基板,其特征在于,
所述单层铝合金膜作为合金成分包含0.1~6原子%的选自X(X=Ni、Ag、Zn、Cu、Ge)组中的至少一种,并且,作为合金成分包含选自Y2(Y2=Ti、V、Zr、Nb、Mo、Hf、Ta、W)组中的一种以上,其含量在下式(2)的范围内,
余量为铝及不可避免的杂质,
0.1≤(CX+15CY2)≤6...(2)
其中,CX为铝合金中的X的含量(单位:原子%),CY2为铝合金中的Y2含量(单位:原子%)。
4.如权利要求1所述的薄膜晶体管基板,其特征在于,
所述单层铝合金膜作为合金成分包含0.1~6原子%的选自X(X=Ni、Ag、Zn、Cu、Ge)组中的至少一种,并且,作为合金成分包含选自Y3(Y3=Cr、Mn、Ru、Rh、Pd、Ir、Pt、La、Gd、Tb、Dy、Sm、Eu、Ho、Er、Tm、Yb、Lu)组中的一种以上,其含量在下式(3)的范围内,
余量为铝及不可避免的杂质,
0.1≤(CX+5CY3)≤6...(3)
其中,CX为铝合金中的X的含量(单位:原子%),CY3为铝合金中的Y3含量(单位:原子%)。
5.如权利要求1所述的薄膜晶体管基板,其特征在于,
所述单层铝合金膜作为合金成分包含0.1~6原子%的选自X(X=Ni、Ag、Zn、Cu、Ge)组中的至少一种,并且,作为合金成分包含Mg,其含量在下式(4)的范围内,
余量为铝及不可避免的杂质,
0.1≤(CX+2CMg)≤6...(4)
其中,CX为铝合金中的X的含量(单位:原子%),CMg为铝合金中的Mg含量(单位:原子%)。
6.如权利要求2~5中任一项所述的薄膜晶体管基板,其特征在于,所述单层铝合金膜作为合金成分包含0.1原子%以上的Ni。
7.一种显示器件,其特征在于,具备权利要求项1~6中任一项所述的薄膜晶体管基板。
