前記コントローラは、前記テイクオフ準備期間において前記面間距離を一定に保つための前記ピックアップヘッドの目標位置の時間変化を示す目標プロファイルを記憶しており、前記テイクオフ準備期間中、前記目標プロファイルに従って前記ピックアップヘッドの位置を制御する、ことを特徴とする半導体装置の製造装置。 - 請求項1に記載の半導体装置の製造装置であって、
前記コントローラは、前記テイクオフ準備期間において、前記ピックアップヘッドを待機高さで待機させ、
前記待機高さは、前記対象チップが完全に浮上した際に、前記ピックアップヘッドが前記対象チップに接触することなく前記対象チップを保持できる高さである、
ことを特徴とする半導体装置の製造装置。 - 請求項6に記載の半導体装置の製造装置であって、
前記ピックアップヘッドは、前記ピックアップヘッドの吸着面と前記対象チップの前記接合面との距離である面間距離が、最大有効距離より小さく、かつ、中立距離より大きい場合に前記対象チップを前記吸着面に引き寄せ、前記面間距離が前記中立距離より小さい場合に前記対象チップを前記吸着面から離れる方向に押し付け、
前記待機高さは、前記対象チップが浮上開始する前のタイミングで、前記面間距離が、最大有効距離より小さく、かつ、中立距離より大きくなる高さである、
ことを特徴とする半導体装置の製造装置。 - 請求項1から7のいずれか1項に記載の半導体装置の製造装置であって、
前記ピックアップヘッドは、吸着面からエアを噴出、または、前記吸着面に超音波振動を付与することで、吸着対象物との間に空気層を形成しつつ前記吸着対象物を非接触で保持し、
前記コントローラは、前記エネルギ照射装置による前記エネルギの照射の開始と同時、または照射の開始より前に、前記エアの噴出または前記超音波振動の付与を開始させる、
ことを特徴とする半導体装置の製造装置。
