Description
本発明は、例えば、表示素子や、プリント配線板、フレキシブル配線板、半導体パッケージ基板および太陽電池基板などの電子回路基板の製造に好適に用いられる光硬化性組成物に関する。
従来、建築資材や電気・電子分野などで用いられる各種樹脂板、ガラス板、金属板などの基材表面に皮膜を形成し、基材を傷付きや汚染などから守ることを目的としたコーティング剤の研究が種々行われている。コーティング剤としては熱硬化性樹脂や光硬化性樹脂が用いられるが、光硬化性樹脂を用いた場合には、表面硬度の高い硬化物が得られることが多く、また光照射により瞬時に硬化し生産性が高いことから、有機基材の表面保護用として光硬化性樹脂がしばしば使用されている。しかし、光硬化性樹脂を用いた硬化物は、一般に無機基材に対する密着性が十分ではないことが多い。そこで、無機基材に対する密着性を向上させることが種々検討されている。
例えば、特許文献1には、特定の単官能重合性モノマー成分(A)と、多官能重合性モノマー(B)と、重合開始剤(C)とが、それぞれ所定の量で含まれる光硬化性インクジェットインクが記載されている。当該光硬化性インクジェットインクを用いることにより、無機基材に対する密着性が良好な硬化物を形成することができる。
しかし、電子部品の薄型化、小型化に伴い、特許文献1に記載の光硬化性インクジェットインクを用いた硬化膜によっては、十分ではない場合が生じてきた。例えば、車載用デバイス等の100℃以上の温度域での信頼性が要求される場合、イオンマイグレーションによる問題が発生することが分かった。ここで、イオンマイグレーションとは、配線や電極として使用された金属がイオン化して、移動し成長する現象であり、電子部品の短絡の原因となる。このため、イオンマイグレーションを防ぐことは、電子部品の信頼性の観点から重要である。
本発明の課題は、高温恒湿環境下での信頼性、特に100℃以上の温度域でのイオンマイグレーション耐性の良好な硬化物を形成可能な光硬化性組成物を提供することにある。

本発明者らは、前記問題点を解決すべく検討した結果、特定の成分の組み合わせにより無機基材に対する密着性が良く、イオンマイグレーション耐性の良好な硬化物を形成可能な組成物となることを見出した。本発明は、当該知見に基づいたものであり、以下の構成を備えている。
[1] 単官能アクリルモノマー(A)と、多官能アクリルモノマー(B)を含有する組成物(X)に、イオン捕捉剤(Y)を添加した光硬化性組成物(Z)であって、

本発明の光硬化性組成物(Z)は、単官能アクリルモノマー(A)と、多官能アクリルモノマー(B)を含有する組成物(X)にイオン捕捉剤(Y)を添加した光硬化性組成物(Z)である。イオン捕捉剤(Y)を添加することにより、イオンマイグレーションの原因となる陽イオンおよび陰イオンの発生を抑え、イオンマイグレーションの問題を根本的に解決することができる。さらに、組成物(X)の水酸基価を調整することにより、これを硬化させた硬化物自体のイオンマイグレーション耐性、及び各種基板に対する密着性を向上させることができる。
まず、光硬化性組成物(X)(以下「組成物(X)」ともいう)について説明する。組成物(X)は、単官能アクリルモノマー(A)(以下「成分(A)」、あるいは単に「(A)」ともいう)と、多官能アクリルモノマー(B)(以下「成分(B)」、あるいは単に「(B)」ともいう)を含有する組成物である。なお、成分(A)および(B)は、水酸基価が100mgKOH/g未満である化合物である。
組成物(X)中の成分(A)の含有量は、組成物(X)100重量%に対して40~80重量%であり、成分(B)の含有量は、組成物(X)100重量%に対して10~50重量%である。
組成物(X)における成分(A)および成分(B)は、インクジェット用インクとして用いる場合の吐出性、光硬化性を向上させることに寄与し、また、耐熱性および基板、特にシリコン基板やガラス基板やこれらの基板上に金属配線、電極などの導体が形成された基板との密着性を向上させることに寄与している。
組成物(X)は、さらに、それ自体の水酸基価が1~100mgKOH/gに調整されていることが好ましい。このことにより、組成物(X)自体を硬化させた硬化物のイオンマイグレーション耐性、及び各種基板に対する密着性を向上させることができる。イオンマイグレーション耐性に優れる硬化物とする観点から、組成物(X)自体の水酸基価は、2~40mgKOH/gであることがより好ましく、5~40mgKOH/gであることがさらに好ましい。
組成物(X)の水酸基価を1~100mgKOH/gの範囲に調整するためには、成分(A)あるいは成分(B)のいずれか、または両方として、例えば1mgKOH/g以上の水酸基価を持った成分を使用してもよい。あるいは、水酸基価が100~300mgKOH/gであるラジカル重合性化合物(C)(以下「成分(C)」、あるいは単に「(C)」ともいう)を水酸基価調整剤として使用してもよい。
組成物(X)中に成分(C)を使用する場合、成分(A)の一部または全部が成分(C)であってもよく、成分(B)の一部または全部が成分(C)であってもよく、成分(A)および成分(B)以外のラジカル重合性化合物である成分(C)を含んでいてもよい。
[単官能アクリルモノマー(A)]
組成物(X)は、単官能アクリルモノマー(A)を含有している。成分(A)は、光硬化性組成物(Z)をインクとして用いた場合の吐出性を良好にする。成分(A)はまた、光硬化性に優れた成分であり、耐熱性および基板に対する密着性にバランス良く優れる硬化物を形成させることに適している。これらの観点から、成分(A)の含有量は、組成物(X)100重量%に対し、40~80重量%であることが好ましく、50~75重量%であることがより好ましい。
組成物(X)は、単官能アクリルモノマー(A)を含有している。成分(A)は、光硬化性組成物(Z)をインクとして用いた場合の吐出性を良好にする。成分(A)はまた、光硬化性に優れた成分であり、耐熱性および基板に対する密着性にバランス良く優れる硬化物を形成させることに適している。これらの観点から、成分(A)の含有量は、組成物(X)100重量%に対し、40~80重量%であることが好ましく、50~75重量%であることがより好ましい。
耐熱性および基板、特にガラス基板やシリコン基板やこれらの基板上に金属配線、電極などの導体が形成された基板との密着性を良好にする観点から、成分(A)は、縮合環式炭化水素基、多環式炭化水素基および単環式炭化水素基からなる群のうち一または複数を有する(メタ)アクリレートを含有していることが好ましい。下記に、縮合環式炭化水素基または多環式炭化水素基を有する単官能アクリルモノマーを(a-1)として、および単環式炭化水素基を有する単官能重合性モノマーを(a-2)として例示する。
本明細書において、「(メタ)アクリレート」は、アクリレートとメタクリレートの両者または一方を示すために、「(メタ)アクリロイル」は、アクリロイルとメタクリロイルの両者または一方を示すために用いられる。
[縮合環式炭化水素基または多環式炭化水素基を有する単官能アクリルモノマー(a-1)]
縮合環式炭化水素基または多環式炭化水素基を有する単官能アクリルモノマー(a-1)としては、特に制限されないが、縮合環式炭化水素基または多環式炭化水素基を有する炭素数7~50の有機基を含む単官能アクリルモノマーであることが好ましく、縮合環式炭化水素基または多環式炭化水素基を有する炭素数7~30の有機基を含む単官能アクリルモノマーであることがさらに好ましい。
なお、「単官能アクリルモノマー」とは、1分子中に1つの(メタ)アクリロイル基を有するモノマーのことをいう。
縮合環式炭化水素基または多環式炭化水素基を有する単官能アクリルモノマー(a-1)としては、特に制限されないが、縮合環式炭化水素基または多環式炭化水素基を有する炭素数7~50の有機基を含む単官能アクリルモノマーであることが好ましく、縮合環式炭化水素基または多環式炭化水素基を有する炭素数7~30の有機基を含む単官能アクリルモノマーであることがさらに好ましい。
なお、「単官能アクリルモノマー」とは、1分子中に1つの(メタ)アクリロイル基を有するモノマーのことをいう。
また、「縮合環式炭化水素基」とは、環を2つ以上有する炭化水素(炭素原子と水素原子とからなる)基であり、ある環を構成し、同時に他の環をも構成する炭素原子を少なくとも1つ有する炭化水素基のことをいい、「多環式炭化水素基」とは、環を2つ以上有する炭化水素基であり、ある環と他の環とが単結合または炭素数1~10のアルキレンで結合した炭化水素基のことをいう。
さらに、「前記縮合環式炭化水素基または多環式炭化水素基を有する炭素数7~50の有機基」とは、例えば、前記式(1)で表される化合物における、(メタ)アクリロイル基以外のnA個の繰り返し単位およびR2を含む基のことをいう。
前記モノマー(a-1)としては、前記式(1)で表される化合物を用いることが、耐熱性および基板との密着性に優れる硬化物が得られる等の点から好ましい。
前記式(1)中、R2は、縮合環式炭化水素基または多環式炭化水素基を有する炭素数4~30の1価の有機基であり、好ましくは、非極性であり、縮合環式炭化水素基または多環式炭化水素基を有する炭素数4~30の1価の有機基であり、より好ましくは、前記式(2)~(5)のいずれか1つで表される基である。また、nAとしては0または1が好ましい。
前記式(2)~(5)中、R3としては水素が好ましい。なお、*は結合手であり、前記式(1)の右末端のO-と結合する。
前記モノマー(a-1)としては、下記化合物群(I)から選ばれる少なくとも一種の化合物等が好ましい。
これらの中でも、得られる硬化物の基板との密着性、耐熱性を考慮すると以下の化合物(11)~(20)がより好ましく、化合物(11)および(17)がさらに好ましい。
前記モノマー(a-1)は上述した化合物等から選ばれる一種の化合物であってもよく、またこれらの二種以上の混合物であってもよい。化合物(11)と(17)の混合物が好ましく、両者を併用する場合、化合物(11):化合物(17)の重量比は、5:10~10:5が好ましく、7:10~10:7がより好ましく、9:10~10:9がさらに好ましい。
前記モノマー(a-1)としては、公知の方法で製造した化合物を用いてもよいし、また、ジシクロペンタニルアクリレート(商品名;ファンクリルFA-513AS:日立化成工業(株))、ジシクロペンタニルメタクリレート(商品名;ファンクリルFA-513M:日立化成工業(株))、ジシクロペンテニルアクリレート(商品名;ファンクリルFA-511AS:日立化成工業(株))、ジシクロペンテニルメタクリレート(商品名;ファンクリルFA-511M:日立化成工業(株))、ジシクロペンテニルオキシエチルアクリレート(商品名;ファンクリルFA-512AS:日立化成工業(株))、ジシクロペンテニルオキシエチルメタクリレート(商品名;ファンクリルFA-512M:日立化成工業(株))、イソボルニルアクリレート(商品名;IB-XA:共栄社化学(株))、イソボルニルメタクリレート(商品名;IBXMA:共栄社化学(株))、および1-アダマンチルメタクリレート(商品名;アダマンテートM-104:出光興産(株))等の市販品を用いてもよい。
[単環式炭化水素基を有する単官能重合性モノマー(a-2)]
「単環式炭化水素基」とは、環(芳香環を含む)を1つ有する炭化水素基のことをいう。
前記モノマー(a-2)としては、公知の方法で製造した化合物を用いてもよいし、また、ベンジルアクリレート、シクロヘキシルアクリレート(商品名;V#155:大阪有機化学工業(株))、シクロヘキシルメタクリレート(商品名;ライトエステルCH:共栄社化学(株))、等の市販品を用いてもよい。
「単環式炭化水素基」とは、環(芳香環を含む)を1つ有する炭化水素基のことをいう。
前記モノマー(a-2)としては、公知の方法で製造した化合物を用いてもよいし、また、ベンジルアクリレート、シクロヘキシルアクリレート(商品名;V#155:大阪有機化学工業(株))、シクロヘキシルメタクリレート(商品名;ライトエステルCH:共栄社化学(株))、等の市販品を用いてもよい。
[多官能アクリルモノマー(B)]
組成物(X)は、多官能アクリルモノマー(B)を含有している。「多官能アクリルモノマー」とは、1分子中に2つ以上の(メタ)アクリロイル基を有するモノマーのことをいう。成分(B)を用いる場合、組成物(X)全体の重量100重量%に対して、例えば10~50重量%の成分(B)を用いることができる。
組成物(X)は、多官能アクリルモノマー(B)を含有している。「多官能アクリルモノマー」とは、1分子中に2つ以上の(メタ)アクリロイル基を有するモノマーのことをいう。成分(B)を用いる場合、組成物(X)全体の重量100重量%に対して、例えば10~50重量%の成分(B)を用いることができる。

光硬化性組成物(Z)により形成される硬化物のイオンマイグレーション耐性を良好にする観点から、前記式(6)中のR5が前記式(7)~(10)のいずれか1つで表される基である化合物が好ましく、前記式(7)で表される基であることがより好ましい。また、nBとしては0または1が好ましい。
成分(B)は上述した化合物等から選ばれる一種の化合物であってもよく、またこれらの二種以上の混合物であってもよい。

成分(B)は、組成物(X)の光硬化性を良好にする。成分(B)はまた、耐熱性および基板に対する密着性等にバランス良く優れる硬化物を形成させることに適している。これらの観点から、成分(B)の含有量は、組成物(X)100重量%に対し、10~50重量%が好ましく、13~30重量%がより好ましく、15~25重量%がさらに好ましい。
[ラジカル重合性化合物(C)]
組成物(X)は、その硬化物自体のイオンマイグレーション耐性、及び各種基板に対する密着性を向上させる観点から、水酸基価が1~100mgKOH/gに調整されていることが好ましく、その調整のために水酸基価が100~300mgKOH/gであるラジカル重合性化合物(C)を用いることができる。成分(C)を使用する場合、成分(A)の一部または全部が成分(C)であってもよく、成分(B)の一部または全部が成分(C)であってもよく、成分(A)および成分(B)以外のラジカル重合性化合物である成分(C)を含んでいてもよい。成分(C)は、一種または二種以上の混合物として用いてもよい。
組成物(X)は、その硬化物自体のイオンマイグレーション耐性、及び各種基板に対する密着性を向上させる観点から、水酸基価が1~100mgKOH/gに調整されていることが好ましく、その調整のために水酸基価が100~300mgKOH/gであるラジカル重合性化合物(C)を用いることができる。成分(C)を使用する場合、成分(A)の一部または全部が成分(C)であってもよく、成分(B)の一部または全部が成分(C)であってもよく、成分(A)および成分(B)以外のラジカル重合性化合物である成分(C)を含んでいてもよい。成分(C)は、一種または二種以上の混合物として用いてもよい。
成分(A)および成分(B)以外のラジカル重合性化合物である成分(C)を使用する場合、成分(C)は、水酸基価調整剤として機能し、成分(A)や成分(B)として、成分(C)より水酸基価が低い化合物を用いることができ、あるいは水酸基を持たない化合物でも用いることができる。
この態様において、組成物(X)は、例えば、成分(A)として水酸基を有さない単官能アクリルモノマーを選択することができ、あるいは成分(B)として水酸基を有さない多官能アクリルモノマーを選択することができ、成分(C)として水酸基を有するラジカル重合性化合物を配合して、組成物(X)全体の水酸基価を調整する。この場合、イオンマイグレーション耐性が良好な硬化物を形成する観点から、成分(C)の含有量は、組成物(X)100重量%に対して0.1~30重量%が好ましく、0.3~25重量%がより好ましく、0.5~20重量%がさらに好ましい。
成分(C)の配合量が、上述の範囲である場合は、組成物(X)の水酸基価を所定の範囲に調整することが容易となる。成分(C)の水酸基価は、100~300mgKOH/gが好ましく、150~200mgKOH/gがより好ましい。
イオンマイグレーション耐性が良好な硬化物を形成する観点から、成分(C)がアクリルオリゴマーを含有することが好ましい。成分(C)の重量平均分子量は、100~5,000が好ましく、300~3,000がより好ましく、500~1,500がさらに好ましい。同様の観点から、ラジカル重合性化合物(C)のガラス転移点(Tg)は、85℃以上が好ましく、90℃以上がより好ましい。
[光重合開始剤(D)]
組成物(X)は、さらに、光重合開始剤(D)を含有していてもよい。

組成物(X)は、さらに、光重合開始剤(D)を含有していてもよい。

光重合開始剤(D)は、イオンマイグレーション耐性の良好な硬化物を形成する観点から、組成物(X)100重量%に対し5~15重量%が好ましく、7~12重量%がより好ましい。光重合開始剤(D)は、一種の化合物であっても、二種以上の化合物の混合物であってもよい。
[イオン捕捉剤(Y)]
本発明では、組成物(X)にさらにイオン捕捉剤(Y)を添加して光硬化性組成物(Z)とする。組成物(X)に添加して用いられるイオン捕捉剤(Y)は、Zr(ジルコニウム)、Bi(ビスマス)、Mg(マグネシウム)およびAl(アルミニウム)からなる群から選ばれる少なくとも1種を有する。「イオン捕捉剤」とは、イオンを捕捉できるものであって、陽イオンおよび陰イオンの少なくとも一方を捕捉する機能を有するものであれば特に制限はない。本発明において捕捉するイオンは、光、電子線等の照射により反応し、溶媒に対する溶解度が変化する光硬化性組成物(Z)に取り込まれている、例えばナトリウムイオン(Na+)、塩素イオン(Cl-)、臭素イオン(Br-)、銅イオン(Cu+、Cu2+)等のイオンであり、これらのイオンを捕捉することにより、電気絶縁性、耐電食性が向上する。
このようなイオンを捕捉するイオン捕捉剤としては、陽イオンを捕捉する陽イオン捕捉剤、陰イオンを捕捉する陰イオン捕捉剤、ならびに陽イオンおよび陰イオンを捕捉する両イオン捕捉剤が挙げられる。
本発明では、組成物(X)にさらにイオン捕捉剤(Y)を添加して光硬化性組成物(Z)とする。組成物(X)に添加して用いられるイオン捕捉剤(Y)は、Zr(ジルコニウム)、Bi(ビスマス)、Mg(マグネシウム)およびAl(アルミニウム)からなる群から選ばれる少なくとも1種を有する。「イオン捕捉剤」とは、イオンを捕捉できるものであって、陽イオンおよび陰イオンの少なくとも一方を捕捉する機能を有するものであれば特に制限はない。本発明において捕捉するイオンは、光、電子線等の照射により反応し、溶媒に対する溶解度が変化する光硬化性組成物(Z)に取り込まれている、例えばナトリウムイオン(Na+)、塩素イオン(Cl-)、臭素イオン(Br-)、銅イオン(Cu+、Cu2+)等のイオンであり、これらのイオンを捕捉することにより、電気絶縁性、耐電食性が向上する。
このようなイオンを捕捉するイオン捕捉剤としては、陽イオンを捕捉する陽イオン捕捉剤、陰イオンを捕捉する陰イオン捕捉剤、ならびに陽イオンおよび陰イオンを捕捉する両イオン捕捉剤が挙げられる。
(陽イオン捕捉剤)
陽イオンを捕捉する陽イオン捕捉剤としては、例えば、リン酸ジルコニウム、タングステン酸ジルコニウム、モリブデン酸ジルコニウム、アンチモン酸ジルコニウム、セレン酸ジルコニウム、テルル酸ジルコニウム、ケイ酸ジルコニウム、リンケイ酸ジルコニウム、ポリリン酸ジルコニウム等の金属酸化物などの無機イオン交換体を挙げることができる。また、これらの陽イオン捕捉剤(「無機イオン交換体」とも称しえる。)は、東亜合成(株)から上市されている、IXE-100(Zr含有化合物)、IXE-150(Zr含有化合物)等を使用することができる。
陽イオンを捕捉する陽イオン捕捉剤としては、例えば、リン酸ジルコニウム、タングステン酸ジルコニウム、モリブデン酸ジルコニウム、アンチモン酸ジルコニウム、セレン酸ジルコニウム、テルル酸ジルコニウム、ケイ酸ジルコニウム、リンケイ酸ジルコニウム、ポリリン酸ジルコニウム等の金属酸化物などの無機イオン交換体を挙げることができる。また、これらの陽イオン捕捉剤(「無機イオン交換体」とも称しえる。)は、東亜合成(株)から上市されている、IXE-100(Zr含有化合物)、IXE-150(Zr含有化合物)等を使用することができる。
(陰イオン捕捉剤)
陰イオンを捕捉する陰イオン捕捉剤としては、例えば、酸化ビスマス水和物、ハイドロタルサイト類等の無機イオン交換体を挙げることができる。また、これらの陰イオン捕捉剤(「無機イオン交換体」とも称しえる。)は、東亜合成(株)から上市されている、IXE-500(Bi含有化合物)、IXE-530(Bi含有化合物)、IXE-550(Bi含有化合物)、IXE-700(Mg、Al含有化合物)、IXE-700F(Mg、Al含有化合物)、IXE-770D(Mg、Al含有化合物)、IXE-702(Al含有化合物)、IXE-800(Zr含有化合物)等を使用することができる。
陰イオンを捕捉する陰イオン捕捉剤としては、例えば、酸化ビスマス水和物、ハイドロタルサイト類等の無機イオン交換体を挙げることができる。また、これらの陰イオン捕捉剤(「無機イオン交換体」とも称しえる。)は、東亜合成(株)から上市されている、IXE-500(Bi含有化合物)、IXE-530(Bi含有化合物)、IXE-550(Bi含有化合物)、IXE-700(Mg、Al含有化合物)、IXE-700F(Mg、Al含有化合物)、IXE-770D(Mg、Al含有化合物)、IXE-702(Al含有化合物)、IXE-800(Zr含有化合物)等を使用することができる。
(両イオン捕捉剤)
陽イオンおよび陰イオンを捕捉する両イオン捕捉剤としては、例えば、酸化アルミニウム水和物、酸化ジルコニウム水和物等の金属含水酸化物などの無機イオン交換体を挙げることができる。また、これらの両イオン捕捉剤(「無機イオン交換体」とも称しえる。)は、東亜合成(株)から上市されている、IXE-1320(Mg、Al含有化合物)、IXE-600(Bi含有化合物)、IXE-633(Bi含有化合物)、IXE-680(Bi含有化合物)、IXE-6107(Zr、Bi含有化合物)、IXE-6136(Zr、Bi含有化合物)、IXEPLAS-A1(Zr、Mg、Al含有化合物)、IXEPLAS-A2(Zr、Mg、Al含有化合物)、IXEPLAS-B1(Zr、Bi含有化合物)も使用することができる。
陽イオンおよび陰イオンを捕捉する両イオン捕捉剤としては、例えば、酸化アルミニウム水和物、酸化ジルコニウム水和物等の金属含水酸化物などの無機イオン交換体を挙げることができる。また、これらの両イオン捕捉剤(「無機イオン交換体」とも称しえる。)は、東亜合成(株)から上市されている、IXE-1320(Mg、Al含有化合物)、IXE-600(Bi含有化合物)、IXE-633(Bi含有化合物)、IXE-680(Bi含有化合物)、IXE-6107(Zr、Bi含有化合物)、IXE-6136(Zr、Bi含有化合物)、IXEPLAS-A1(Zr、Mg、Al含有化合物)、IXEPLAS-A2(Zr、Mg、Al含有化合物)、IXEPLAS-B1(Zr、Bi含有化合物)も使用することができる。
本発明において、(Y)成分は、上記の陽イオン捕捉剤、陰イオン捕捉剤、および両イオン捕捉剤を単独で、または複数種を組み合わせて用いることができる。Na+、Cl-、Br-、Cu+、Cu2+等の陽イオンおよび陰イオンを同時に捕捉することを考慮すると、単独で機能する両イオン捕捉剤を用いることが好ましい。
イオン捕捉剤(Y)の添加量は、電気絶縁性、耐電食性を向上させる観点から、組成物(X)100重量部に対して0.1~10重量部が好ましく、0.1~5重量部がより好ましく、0.5~2重量部がさらに好ましい。
イオン捕捉剤(Y)の分散性を向上させる目的で、分散剤をさらに組成物(X)に添加して用いても良い。使用できる分散剤に制限はなく、イオン捕捉剤(Y)の分散性や光硬化性組成物(Z)の基板に対する密着性への影響を鑑みて適宜選択することができる。
分散剤を添加する場合の添加量は、イオン捕捉剤(Y)の重量を100重量部とした場合、0.1~100重量部が好ましく、0.1~50重量部がより好ましい。イオン捕捉剤(Y)を十分に分散させ、印刷性を良好に保つ観点から、0.1重量部が好ましく、イオン捕捉剤(Y)のイオンを捕捉する機能を十分に発揮させる観点から、100重量部以下が好ましい。
分散剤を添加する場合の添加量は、イオン捕捉剤(Y)の重量を100重量部とした場合、0.1~100重量部が好ましく、0.1~50重量部がより好ましい。イオン捕捉剤(Y)を十分に分散させ、印刷性を良好に保つ観点から、0.1重量部が好ましく、イオン捕捉剤(Y)のイオンを捕捉する機能を十分に発揮させる観点から、100重量部以下が好ましい。
[インクジェット用組成物、活性エネルギー線硬化型インク組成物]
本発明の光硬化性組成物(Z)をインクジェット用組成物として用いる場合、吐出性を良好にする観点から、25℃における粘度が1~150mPa・sであることが好ましく、3~70mPa・sであることがより好ましい。

本発明は、本発明の光硬化性組成物(Z)を含有するインクジェット用インク組成物、インクジェット用インク組成物を含有する活性エネルギー線硬化型インク組成物として、実施することもできる。ここで活性エネルギー線とは、活性種を発生する化合物を分解して活性種を発生させることのできるエネルギー線をいう。このような活性エネルギー線としては、可視光、紫外線、赤外線、X線、α線、β線、γ線、電子線などの光エネルギー線が挙げられる。
本発明の光硬化性組成物(Z)は、各種特性を向上させるために、難燃剤、フェノール性水酸基を含有する樹脂、メラミン樹脂、エポキシ化合物、オキセタン化合物、硬化剤、界面活性剤、着色剤、重合禁止剤および溶媒などのその他の成分を本発明の効果を損なわない範囲で含んでもよい。
[硬化物]
本発明の硬化物は、本発明の光硬化性組成物(Z)を光硬化させることで得られる。
本発明の光硬化性組成物(Z)をインクジェット用インクとして用いる場合、以下の工程1および2を含む方法により硬化物を製造することができる。
(工程1)インクジェット法により本発明の光硬化性組成物(Z)を基板上に塗布して塗膜を形成する工程
(工程2)工程1で得られた塗膜に光を照射して塗膜を硬化し、基板上に硬化物を形成する工程
本発明の硬化物は、本発明の光硬化性組成物(Z)を光硬化させることで得られる。
本発明の光硬化性組成物(Z)をインクジェット用インクとして用いる場合、以下の工程1および2を含む方法により硬化物を製造することができる。
(工程1)インクジェット法により本発明の光硬化性組成物(Z)を基板上に塗布して塗膜を形成する工程
(工程2)工程1で得られた塗膜に光を照射して塗膜を硬化し、基板上に硬化物を形成する工程
前記インクジェット法としては、特に制限されず、公知のインクジェット法を用いることができる。前記基板は、本発明のインクが塗布される対象となり得るものであれば特に限定されず、その形状は平板状に限られず、曲面状等であってもよい。
また、前記基板としては、特に限定されないが、例えば、ポリエチレンテレフタレート(PET)およびポリブチレンテレフタレート(PBT)などからなるポリエステル系樹脂基板;ポリエチレンおよびポリプロピレンなどからなるポリオレフィン樹脂基板;ポリ塩化ビニル、フッ素樹脂、アクリル系樹脂、ポリアミド、ポリカーボネートおよびポリイミドなどからなる有機高分子フィルム;セロハン;金属箔;ポリイミドと金属箔との積層フィルム;目止め効果があるグラシン紙、パーチメント紙、ポリエチレン、クレーバインダー、ポリビニルアルコール、でんぷんまたはカルボキシメチルセルロース(CMC)などで目止め処理した紙;シリコン基板;およびガラス基板を挙げることができる。
インクジェット法を用いることにより、本発明のインクを予め定められたパターン状に容易に塗布することができ、均一なパターンを大きな基板上に形成することができる。
インクジェット塗布装置で吐出する際の温度は、好ましくは10~120℃である。該温度における本発明のインクの粘度は1~30mPa・sであることが好ましく、2~25mPa・sであることがより好ましく、3~20mPa・sであることがさらに好ましい。
25℃における粘度が30mPa・sを超えるインクを使用する場合は、インクジェットヘッドを加熱して吐出時のインクの粘度を下げることで、より安定した吐出が可能になる。インクジェットヘッドを加熱してジェッティングを行う場合は、加熱温度は40~120℃が好ましい。インクジェットヘッドを加熱する場合は、溶媒を含まないインクを用いることが好ましい。
得られる塗膜の厚みは所望の用途に応じて適宜選択すればよいが、好ましくは1~20μmであり、より好ましくは5~15μmである。
紫外線や可視光線等を照射する場合、照射する露光量は、本発明の光硬化性組成物(Z)の組成に応じて適宜調節すればよいが、Opsytec社製UVモニター(「UV-Pad」、波長:UV-A(315-400nm))を用いて測定した場合、100~10,000mJ/cm2程度が好ましく、150~5,000mJ/cm2程度がより好ましく、180~3,000mJ/cm2程度がさらに好ましく、200~2,000mJ/cm2程度が特に好ましい。また、照射する紫外線や可視光線等の波長は、200~500nmが好ましく、300~450nmがより好ましい。
なお、光を照射する際には露光機を用いればよく、露光機としては、UV-LEDランプ、高圧水銀灯ランプ、超高圧水銀灯ランプ、メタルハライドランプ、ハロゲンランプ、またはブラックライトランプ等を搭載し、200~500nmの範囲で、紫外線や可視光線等を照射する装置であることが好ましい。
また、必要に応じて、光の照射により硬化した硬化物をさらに加熱・焼成してもよい。通常80~250℃で10~60分間加熱・焼成することによって、より強固な硬化物を得ることができる。
本発明の硬化物の厚みは所望の用途に応じて適宜選択すればよいが、好ましくは1~20μmであり、より好ましくは5~15μmである。
本発明の硬化物は、信頼性の高い電子回路基板などを製造する等の観点から、DMS6000((株)日立ハイテクノロジーズ)を用いて測定したガラス転移温度が、好ましくは85℃以上であり、より好ましくは90~150℃である。電子回路基板の信頼性試験として、恒温恒湿一定環境下における電圧印加絶縁抵抗試験(以後、イオンマイグレーション耐性試験とする)が実施されることがある。イオンマイグレーション耐性試験では、特定の恒温恒湿一定環境下において、特定の時間だけ特定の電圧を印加し、その際の抵抗値の異常の有無を確認する。特に、85~130℃の高温での評価が行われることが多く、このため、信頼性の高い電子回路基板などを得るためには、硬化物のガラス転移温度が前記範囲にあることが望まれる。
本発明の硬化物は、耐熱性、基板との密着性およびイオンマイグレーション耐性に優れる硬化物であるため、液晶表示素子またはEL表示素子などの表示素子や、プリント配線板、フレキシブル配線板、半導体パッケージ基板および太陽電池基板などの電子回路基板における保護膜、絶縁膜として好適に用いられる。さらに、本発明の硬化物は所定の回路パターンをなす金属配線、電極等の導体を保護するカバーレイフィルムやソルダーレジストなどに好適に用いられる。
[電子部品]
本発明の電子部品は、前記本発明の硬化物を含み、前記工程1および工程2を含む方法で製造されることが好ましい。本発明の硬化物は耐熱性および基板との密着性、イオンマイグレーション耐性等に優れるため、本発明の電子部品は、電気特性および長期信頼性等に優れる電子部品となる。
本発明の電子部品は、前記本発明の硬化物を含み、前記工程1および工程2を含む方法で製造されることが好ましい。本発明の硬化物は耐熱性および基板との密着性、イオンマイグレーション耐性等に優れるため、本発明の電子部品は、電気特性および長期信頼性等に優れる電子部品となる。
以下、実施例に基づいて本発明をさらに具体的に説明するが、本発明はこれらの実施例に限定されるものではない。

<基板1の作製>
組成物1を、対向くし型電極パターン付基板(コネクテックジャパン(株)製、L/S=約30μm/40μm)上に回転数620rpmでスピンコートした。その後、UV-LED照射搬送装置「LSS-08A」(サンエナジー(株)製、ランプ波長365nm)を用いて、波長365nmの紫外線を5,000mJ/cm2のUV露光量(Opsytec社製UVモニター(「UV-Pad」)で測定、波長:UV-A(315-400nm))で照射することで光硬化し、クリーンオーブンDT-610(ヤマト科学(株)製)200℃で60分間加熱焼成することで、厚さ16μmの硬化物が形成された基板1を得た。なお、対向くし型電極上の硬化物の膜厚は、レーザー顕微鏡VK-X100((株)キーエンス製)で測定して求めた。
組成物1を、対向くし型電極パターン付基板(コネクテックジャパン(株)製、L/S=約30μm/40μm)上に回転数620rpmでスピンコートした。その後、UV-LED照射搬送装置「LSS-08A」(サンエナジー(株)製、ランプ波長365nm)を用いて、波長365nmの紫外線を5,000mJ/cm2のUV露光量(Opsytec社製UVモニター(「UV-Pad」)で測定、波長:UV-A(315-400nm))で照射することで光硬化し、クリーンオーブンDT-610(ヤマト科学(株)製)200℃で60分間加熱焼成することで、厚さ16μmの硬化物が形成された基板1を得た。なお、対向くし型電極上の硬化物の膜厚は、レーザー顕微鏡VK-X100((株)キーエンス製)で測定して求めた。
<実施例2~4、比較例1>
実施例1の各成分を表1に示す成分に変更し、実施例1と同様の方法により、組成物2~5を作製した。得られた組成物2~5を用いて、実施例1と同様の方法で基板2~5を作製した。

(イオンマイグレーション耐性試験)
上記で得られた基板(1~5)について、イオンマイグレーション耐性(IMG耐性)を以下の方法により評価した。
得られた基板とイオンマイグレーションテスターMIG-87(IMV(株)製)を配線にて接続し、高度加速寿命試験装置EHS-411(エスペック(株)製)内に設置した後、130℃×100%の環境下、対向くし型電極パターンに100Vの直流電圧を96時間印加した。
上記で得られた基板(1~5)について、イオンマイグレーション耐性(IMG耐性)を以下の方法により評価した。
得られた基板とイオンマイグレーションテスターMIG-87(IMV(株)製)を配線にて接続し、高度加速寿命試験装置EHS-411(エスペック(株)製)内に設置した後、130℃×100%の環境下、対向くし型電極パターンに100Vの直流電圧を96時間印加した。
(評価基準)
IMG耐性:96時間後の対向くし型電極パターンの抵抗値
〇:抵抗値が1×106Ω以上を示す
×:抵抗値が1×106Ω未満を示す
電極の変色:96時間後の電極の変色の有無をレーザー顕微鏡VK-X100((株)キーエンス製)で観察した。
〇:電極の変色がない
×:電極が変色した
IMG耐性:96時間後の対向くし型電極パターンの抵抗値
〇:抵抗値が1×106Ω以上を示す
×:抵抗値が1×106Ω未満を示す
電極の変色:96時間後の電極の変色の有無をレーザー顕微鏡VK-X100((株)キーエンス製)で観察した。
〇:電極の変色がない
×:電極が変色した
なお、硬化物のTgは、各成分の重量比を基にFoxの式から算出した。組成物(X)の水酸基価は、各成分の水酸基価を基に算出した。また、光硬化性組成物(Z)の粘度は、E型粘度計(東機産業(株)TV-22、以下同じ)を用い、25℃における粘度を測定した。
表1に示すように、イオン捕捉剤(Y)を含有することにより、100℃以上の温度域での硬化物のイオンマイグレーション耐性(以下、適宜「IMG耐性」という)が向上した。この結果から、イオン捕捉剤(Y)がIMG耐性を低下させるイオンを捕捉することが、IMG耐性を向上させるために有効といえる。イオン捕捉剤(Y)を含まない比較例1でIMG耐性が低かったことは、IMG耐性を低下させるイオンを捕捉できなかったことが一因であることを示している。
本発明の光硬化性組成物は、高温恒湿環境下での信頼性、特に100℃以上の温度域でのイオンマイグレーション耐性に優れる硬化物を形成できることから、例えば、表示素子や、プリント配線板、フレキシブル配線板、半導体パッケージ基板および太陽電池基板などの電子回路基板の製造に好適に用いることができる。
Claims (24)
- 単官能アクリルモノマー(A)と、多官能アクリルモノマー(B)を含有する組成物(X)に、イオン捕捉剤(Y)を添加した光硬化性組成物(Z)であって、
単官能アクリルモノマー(A)の含有量が、組成物(X)100重量%に対して40~80重量%であり、
多官能アクリルモノマー(B)の含有量が、組成物(X)100重量%に対して10~50重量%である、光硬化性組成物(Z)。 - イオン捕捉剤(Y)の添加量が、組成物(X)100重量部に対して0.1~10重量部である、請求項1に記載の光硬化性組成物(Z)。
- イオン捕捉剤(Y)が無機粒子である、請求項1または2に記載の光硬化性組成物(Z)。
- イオン捕捉剤(Y)が、ジルコニウム化合物、マグネシウム化合物、およびアルミニウム化合物のいずれかを含有する無機粒子である、請求項1~3のいずれか一項に記載の光硬化性組成物(Z)。
- イオン捕捉剤(Y)がジルコニウム化合物、マグネシウム化合物、およびアルミニウム化合物の混合物である、請求項1~4のいずれか一項に記載の光硬化性組成物(Z)。
- 組成物(X)の水酸基価が1~100mgKOH/gである、請求項1または2に記載の光硬化性組成物(Z)。
- さらに、水酸基価が100~300mgKOH/gであるラジカル重合性化合物(C)を組成物(X)中に含有する、請求項1~6のいずれか一項に記載の光硬化性組成物(Z)。
- 前記ラジカル重合性化合物(C)の重量平均分子量が100~5000である、請求項7に記載の光硬化性組成物(Z)。
- 前記ラジカル重合性化合物(C)の含有量が、組成物(X)100重量%に対して0.1~30重量%である、請求項7または8に記載の光硬化性組成物(Z)。
- 前記ラジカル重合性化合物(C)の水酸基価が150~200mgKOH/gである、請求項7~9のいずれか一項に記載の光硬化性組成物(Z)。
- 前記ラジカル重合性化合物(C)がアクリルオリゴマーである、請求項7~10のいずれか一項に記載の光硬化性組成物(Z)。
- 前記単官能アクリルモノマー(A)が、縮合環式炭化水素基、多環式炭化水素基、および単環式炭化水素基からなる群のうち一または複数を有する(メタ)アクリレートを含有している、請求項1~11のいずれか一項に記載の光硬化性組成物(Z)。
- さらに、光重合開始剤(D)を組成物(X)100重量%中に5~15重量%含有する請求項1~16のいずれか一項に記載の光硬化性組成物(Z)。
- 25℃における粘度が1~100mPa・sである請求項1~17のいずれか一項に記載の光硬化性組成物(Z)。
- 組成物(X)の水酸基価が5~40mgKOH/gである請求項1~18のいずれか一項に記載の光硬化性組成物(Z)。
- 請求項1~19のいずれか一項に記載の光硬化性組成物(Z)を含有する、インクジェット用インク組成物。
- 請求項20に記載のインクジェット用インク組成物を含有する、活性エネルギー線硬化型インク組成物。
- 請求項1~19のいずれか一項に記載の光硬化性組成物(Z)、請求項20に記載のインクジェット用インク組成物、または請求項21に記載の活性エネルギー線硬化型インク組成物を光硬化することで得られる硬化物。
- 請求項1~19のいずれか一項に記載の光硬化性組成物(Z)、請求項20に記載のインクジェット用インク組成物、または請求項21に記載の活性エネルギー線硬化型インク組成物を光硬化した後、さらに熱硬化することで得られる硬化物。
- 請求項22または23に記載の硬化物を含む電子部品。
