Abstract
Description
上述した保護フィルム及び裏面側を研削する加工に関する技術として、特許文献1が開示されている。特許文献1の加工方法は、表面に膜層が形成され、且つ外周側面に面取り部が形成された半導体ウエハについて、切削ブレードを半導体ウエハの表面から外周縁に切り込ませつつ半導体ウエハを回転させることにより、少なくとも面取り部上の膜層を円形に切削除去する切削ステップ(トリミング加工)を備えている。
このトリミング加工を施された半導体ウエハ110は、表面111の外周縁に段差113を有している。このため、半導体ウエハ110を吸着する固定具141は、該段差113を配慮して設計されている。
[1]請求項1に記載の発明は、半導体ウエハの回路が形成された面を固定具に吸着する際、前記固定具と前記半導体ウエハとの間に介在させる吸着補助フィルムであって、
前記回路が形成された面の側に貼着される基材層と、

本発明に供される半導体ウエハは、半導体部品の製造に供されるものであり、その一面(表面)に回路が形成されたものであれば、材料、形状について特に限定されない。通常、半導体ウエハは、珪素(シリコン)を材料に用いて円板状に形成されている(図1参照)。
この半導体ウエハは、回路が形成された表面とは反対側になる裏面を研削して薄層化される。本発明の吸着補助フィルムは、この薄層化に係る裏面加工で使用される。以下、半導体ウエハにおいて、回路が形成された面を「非研削面」、裏面加工に係る薄層化で研削される面を「研削面」ともいう。
また、本発明の吸着補助フィルムは、前記半導体ウエハのうち、外周縁に段差を有することで非研削面の固定具に対する吸着面積が減じられた半導体ウエハを、固定具に吸着固定する際に有用である。
また、本発明は、図7に示すように、DBG(Dicing Befor Griding)やSDBG(Stealth Dicing Befor Griding)における研削面12の研削に使用することもできる。
半導体ウエハ10は、面取り処理により、非研削面11又は研削面12から外側面に至る部位にそれぞれ円弧面14を有している。トリミング加工では、それら円弧面14のうち、非研削面11側の円弧面14が、切削されて除去される(図3参照)。このトリミング加工された半導体ウエハ10は、非研削面11の外周縁に凹状の段差13を有している(図1参照)。
トリミング加工で使用されるトリミング装置20としては、図3に示すような、半導体ウエハ10を真空吸引により吸着するチャックテーブル21と、トリミングブレード22と、を備えるものが例示される。
トリミング加工時において、半導体ウエハ10は、研削面12がチャックテーブル21に吸着されて、該チャックテーブル21に固定されている。
トリミング加工は、半導体ウエハ10が吸着固定されたチャックテーブル21を回転させながら、半導体ウエハ10の非研削面11の外周縁にトリミングブレード22を押し当てることによって行われる。
トリミング加工された半導体ウエハ10は、トリミングブレード22によって非研削面11側の円弧面14が切削除去されることにより、非研削面11の外周縁に凹状の段差13が形成される。
また、この段差13は、半導体ウエハ10の厚さ方向における高さHが、好ましくは10~100μm、より好ましくは20~80μm、特に好ましくは30~70μmである(図1参照)。
図8に示す半導体ウエハ10は、非研削面11上にバンプ15が複数形成されることで、非研削面11側の外周縁に段差13が生じている。
また、特に図示しないが、上記段差を有する半導体ウエハとして、非研削面上に多層膜が形成されたウエハも挙げられる。
また、本発明において、半導体ウエハ10が有する段差13には、トリミング加工に起因する段差と、更にバンプや多層膜の形成に起因する段差とを含むものとする。
具体的に、段差13は、外周縁から半導体ウエハ10の径方向における幅Wが1~30mmの範囲内において、高低差(半導体ウエハ10の厚さ方向における高さH)が10~300μmのもの、ということができる。
吸着面積が減じられた半導体ウエハ10として、特に、トリミング加工されたウエハが挙げられる。このトリミング加工された半導体ウエハ10は、非研削面11の外周縁がトリミングされ(切り掛かれ)、段差13が設けられたことにより、固定具41(チャックテーブル等)に対する吸着面積が減じられている(図5参照)。
ここで、上記「吸着面積」とは、半導体ウエハ10の非研削面11において、固定具41による吸着力を作用させることができる面積を示す。
ここで、半導体ウエハ10の非研削面11における実際の吸着面積ar1は、半導体ウエハ10の平面積ar2から、段差13に該当する部分の平面積を除いた値とする(図1参照)。
つまり、非研削面11の外周縁に段差13を有する半導体ウエハ10は、平面積ar2よりも小さな吸着面積ar1に対してのみ、固定具41の吸着力が作用する状態となっている。
換言すると、半導体ウエハ10は、非研削面11の外周縁に段差13を有することによって、非研削面11の固定具41に対する吸着面積ar1が、半導体ウエハ10(非研削面11)の平面積ar2から減じられた半導体ウエハといえる。
本発明の吸着補助フィルムは、半導体ウエハの回路が形成された面(非研削面)を固定具に吸着する際、固定具と半導体ウエハとの間に介在させるものである。
吸着補助フィルムは、基材層と、補助層と、を有している(図2参照)。
基材層は、半導体ウエハの回路が形成された面側、つまり非研削面側に貼着されるものである。
この吸着補助フィルム30は、裏面加工に係る貼着工程において、基材層31側を半導体ウエハ10の非研削面11に向けて使用される。この基材層31は、該半導体ウエハ10の非研削面11に貼着される(図4参照)。
また、吸着補助フィルム30は、裏面加工に係る吸着工程において、補助層32側を固定具41に向けて使用される。この補助層32は、基材層31に支持された状態で固定具41に接触され、該固定具41に吸着される(図5参照)。
補助層32は、半導体ウエハ10の非研削面11の表面形状と、固定具41の表面形状と、に対応し、これらに倣って弾性変形する。この補助層32の弾性変形により、吸着補助フィルム30は、半導体ウエハ10の固定具41への吸着を補助する(図6参照)。加えて、吸着補助フィルム30は、裏面加工時において、半導体ウエハ10の非研削面11側で回路を被覆して保護する。
吸着補助フィルム30の平均厚さは、特に限定されない。具体的に、吸着補助フィルム30の平均厚さは、好ましくは150~1000μm、より好ましくは175~950μm以上、さらに好ましくは200~750μmとすることができる。
尚、平均厚さは、互いに2cm以上離れるように選択された10ヶ所のフィルムの実測厚さの平均値であるものとする。
例えば、半導体ウエハの非研削面に、回路を保護する保護フィルムを貼着し、この保護フィルムに重ねて、吸着補助フィルム30を貼着してもよい。
以下、吸着補助フィルム30の各層について説明する。
基材層31は、半導体ウエハ10に形成された回路の保護と、吸着補助フィルム30の取り扱い性や機械的特性等を向上させることを目的として設けられる層である。
基材層31に使用される材料は、裏面加工時の外力に耐え得る機械的強度を有するのであれば、特に限定されない。通常、基材層31の材料には、合成樹脂のフィルムが使用される。
上述の合成樹脂中には添加剤を添加することができる。添加剤としては、可塑剤、軟化剤(鉱油等)、充填剤(炭酸塩、硫酸塩、チタン酸塩、珪酸塩、酸化物(酸化チタン、酸化マグネシウム)、シリカ、タルク、マイカ、クレー、繊維フィラー等)、酸化防止剤、光安定化剤、帯電防止剤、滑剤、着色剤等が例示される。これら添加剤は、1種のみを用いてもよく2種以上を併用してもよい。
また、上述のフィルムは、単層フィルム、複数の層を有する多層フィルムの何れも使用することができる。
基材層31には、表面処理されたフィルムを使用することが好ましい。その場合、補助層32等との接着性の向上を図ることができる。表面処理の具体例として、コロナ処理、プラズマ処理、アンダーコート処理、プライマーコート処理等が挙げられる。
基材層31の厚さT1は、特に限定されない(図2参照)。その厚さT1は、好ましくは10~200μm、より好ましくは20~150μm、さらに好ましくは30~100μmである。該厚さT1の範囲は、基材層31が良好な特性を得ることができるという観点による。
以下では、基材層31の引張弾性率について、25℃の値をE’31(25)、35℃の値をE’31(35)とし、25℃以上35℃以下の各温度の値をE’31(t)とする。
また、補助層32の引張弾性率について、25℃の値をE’32(25)、35℃の値をE’32(35)とし、25℃以上35℃以下の各温度の値をE’32(t)とする。
また、通常、E’31(t)>E’32(t)である。即ち、25℃≦t≦35℃の温度範囲において、基材層31の引張弾性率は、常に補助層32の引張弾性率より高い。その高さの程度は限定されないが、E’31(t)は、E’32(t)より、20~4850MPa高いことが好ましく、700~4850MPa高いことがより好ましい。
従って、t=25℃において、基材層31の引張弾性率と、補助層32の引張弾性率と、の差(E’31(25)-E’32(25))は、20MPa≦E’31(25)-E’32(25)≦4850MPaが好ましく、700MPa≦E’31(25)-E’32(25)≦4850MPaがより好ましい。
同様に、t=35℃において、基材層31の引張弾性率と、補助層32の引張弾性率と、の差(E’31(35)-E’32(35))は、20MPa≦E’31(35)-E’32(35)≦4850MPaが好ましく、700MPa≦E’31(35)-E’32(35)≦4850MPaがより好ましい。
補助層32は、裏面加工時に半導体ウエハ10の固定具41への吸着を補助することを目的として設けられる層である。
具体的に、補助層32は、段差13を有する半導体ウエハ10の表面形状と、固定具41の表面形状と、の双方に応じて弾性変形することが可能な層である。そして、弾性変形した補助層32により、半導体ウエハ10の固定具41への吸着が補助される(図5参照)。
補助層32は、引張弾性率を低くした場合、柔軟性が高まる。この場合、半導体ウエハ10の非研削面11と、固定具41(チャックテーブル等)との表面形状に対する補助層32の追従性を向上させることができる。
また、補助層32は、引張弾性率を高くした場合、硬度が高まる。この場合、補助層32の固定具41(チャックテーブル等)への貼りつきが抑制され、補助層32と固定具41との着脱性を向上させることができる。
この引張弾性率は、より好ましくは、6MPa≦E’32(t)≦120MPaである。さらに好ましくは、7MPa≦E’32(t)≦80MPaである。特に好ましくは、8MPa≦E’32(t)≦60MPaである。とりわけ好ましくは、9MPa≦E’32(t)≦45MPaである。
エラストマー性を有する熱可塑性材料は、ハードセグメント及びソフトセグメントを有したブロック共重合体からなってもよく、ハードポリマーとソフトポリマーとのポリマーアロイからなってもよく、これらの両方の特性を有したものであってもよい。
熱可塑性材料料としては、エチレン酢酸ビニル共重合体、ポリオレフィン系エラストマー、スチレン系エラストマー、ポリエステル系エラストマー、ポリアミド系エラストマー等が挙げられる。これらは1種のみを用いてもよく2種以上を併用してもよい。
また、上述の熱可塑性材料のなかでも、エチレン酢酸ビニル共重合体は、酢酸ビニルの含量に応じて弾性の調整が可能であることから、特に好ましい。エチレン酢酸ビニル共重合体中における酢酸ビニルの含量は、重合体全体を100質量%とした場合に、好ましくは4~30質量%、より好ましくは5~25質量%、さらに好ましくは8~20質量%である。
補助層32の厚さT2は、特に限定されない(図2参照)。その厚さT2は、好ましくは100~500μm、より好ましくは100~400μm、さらに好ましくは100~250μmである。該厚さT2の範囲は、十分に弾性変形が可能な程度の猶予を維持するという観点による。
吸着補助フィルム30は、上述の各層を有する構成に限らず、他の層を有する構成とすることができる。
他の層としては、吸着補助フィルム30を半導体ウエハ10の非研削面11側に貼着するための保持層、上述のバンプ15を有する半導体ウエハ10の場合にバンプ15による凹凸形状を吸収する凹凸吸収層、保持層との界面強度を向上する界面強度向上層、保持層の表面への低分子量成分の移行を抑制する移行防止層、吸着補助フィルム30の帯電を防止する帯電防止層等が挙げられる。これらは1種のみを用いてもよく2種以上を併用してもよい。
保持層が粘着剤の場合、粘着力は、特に限定されない。この粘着力は、0.1~10N/25mmであることが好ましい。粘着力は、より好ましくは0.2~9N/25mm、さらに好ましくは0.3~8N/25mmである。該粘着力の範囲は、半導体ウエハとの良好な接着性を確保しつつ、剥離時に半導体ウエハへの糊残りを抑制できるという観点による。
なお、この粘着力は、シリコンミラーウエハに対する粘着力である。具体的には、温度23℃、相対湿度50%の環境下にて、シリコンミラーウエハの表面に貼着し、60分間放置した後、シリコンミラーウエハの表面から180度剥離するときの測定値である。前述した以外の他の測定条件は、JIS Z0237:2009に準拠される。
保持層が粘着剤の場合、その厚さは、特に限定されない。厚さは、好ましくは1~50μm、より好ましくは2~45μm、さらに好ましくは3~40μmである。該厚さの範囲は、好適な粘着力を発揮しつつ糊残りなく剥離できるという観点による。
凹凸吸収層の厚さは、バンプ15による凹凸形状に対する凹凸吸収性を発揮できる厚さであれば、特に限定されない。該厚さは、好ましくは20μm以上、より好ましくは80μm以上、さらに好ましくは170μm以上である。
上記半導体ウエハ10は、上述したように、裏面加工を施すことによって薄層化される。この裏面加工は、半導体ウエハ10に吸着補助フィルム30を貼着する貼着工程と、吸着補助フィルム30が貼着された半導体ウエハ10を固定具41に吸着させる吸着工程と、半導体ウエハ10の裏面を加工する加工工程と、を備えている。
この裏面加工は、図5及び図6に示すような、半導体ウエハ10を吸着して固定する固定具41と、半導体ウエハ10の研削面12を研削する研削具42と、を備える加工装置40を使用して行われる。
以下、貼着工程、吸着工程、及び加工工程の各工程について説明する。
貼着工程は、上述の吸着補助フィルム30を半導体ウエハ10に貼着することを目的とする工程である。
図4に示すように、貼着工程において、吸着補助フィルム30は、半導体ウエハ10の非研削面11に貼着される。
貼着工程において、吸着補助フィルム30は、半導体ウエハ10の非研削面11の凹凸形状、特に外周部の段差13を覆うようにして、該半導体ウエハ10の非研削面11に貼着される。
尚、貼着工程では、吸着補助フィルム30を半導体ウエハ10に貼着するための方法及び装置について、特に限定されない。該方法及び該装置には、既存のものを使用することができる。
吸着工程は、上述の吸着補助フィルム30が貼着された半導体ウエハ10を固定具41に吸着することを目的とする工程である。
この吸着工程によって、半導体ウエハ10の非研削面11と、半導体ウエハ10を吸着する固定具41と、の間に、吸着補助フィルム30が介在されて、該吸着補助フィルム30を介して該半導体ウエハ10が固定具41に吸着される。
即ち、この吸着工程は、本発明の吸着方法に含まれる。
この吸着工程における吸着補助フィルム30の補助層32において、固定具41側の表層部分は、固定具41の表面形状に倣って弾性変形する。
つまり、吸着補助フィルム30の補助層32は、非研削面11の表面形状に影響されることなく、特に、段差13のばらつき等に影響されて不確定になる吸着面積ar1と関わりなく、固定具41に対する吸着面積ar3を、固定具41の表面の面積ar4と略同じサイズに保持するように、弾性変形する。
換言すると、吸着補助フィルム30は、弾性変形可能な補助層32を有することにより、段差13等といった半導体ウエハ10の表面形状に影響されることなく、固定具41に対して確実に吸着される吸着面積ar3を保持することができる。
このため、半導体ウエハ10は、固定具41との間に吸着補助フィルム30が介在されることにより、段差13に起因した吸着不良の発生が抑制される。
よって、本発明の吸着補助フィルム30は、トリミング加工で生じた段差13を有する半導体ウエハ10の吸着方法で、特に有用なものとなる。
加工工程は、半導体ウエハ10の研削面12を研削することにより、該半導体ウエハ10を薄層化することを目的とする工程である。
図6に示すように、加工工程において、半導体ウエハ10は、上述の吸着工程で固定具41に吸着された状態を保ちつつ、その研削面12に研削具42が当接される。
加工装置40において、研削具42は、半導体ウエハ10の厚さ方向に伸びる軸心を回転中心として、回転自在に構成されているとともに、半導体ウエハ10の厚さ方向に移動自在に構成されている。また、加工装置40において、固定具41は、その中心を軸心として、回転自在に構成されている。
そして、研削具42及び固定具41がそれぞれ回転されつつ、研削具42が移動することによって研削面12に研削具42が当接された状態が保たれることにより、該研削面12が研削されて、半導体ウエハ10が薄層化される。
また、本発明は、DBGやSDBGの裏面研削で使用することもできる。即ち、図7に示すように、DBGやSDBGにおいて、半導体ウエハ10は、非研削面11に、DBGであれば複数のハーフカット部17、SDBGであれば複数の改質層17を有している。この半導体ウエハ10は、加工工程で研削面12が研削されて薄層化されるとともに、各ハーフカット部17又は各改質層17で複数のチップ10Aに分離して個片化される。
[吸着補助フィルム]
吸着補助フィルム30として、12インチ用のものを使用した。
吸着補助フィルム30の構成について、基材層31、補助層32は、以下の通りである。
材質:ポリエチレンテレフタレートフィルム、E’31(25):4726MPa、E’31(35):4581MPa。
厚さ:50μm。
〈実施例1〉
材質:エチレン酢酸ビニル共重合体(酢酸ビニルの含量:19%)、E’32(25):21MPa、E’32(35):17MPa。
厚さ:120μm。
〈実施例2〉
材質:エチレン酢酸ビニル共重合体(酢酸ビニルの含量:9%)、E’32(25):40MPa、E’32(35):34MPa。
厚さ:120μm。
〈実施例3〉
材質:エチレン酢酸ビニル共重合体(酢酸ビニルの含量:9%)、E’32(25):40MPa、E’32(35):34MPa。
厚さ:160μm。
〈比較例1〉
補助層32を設けなかった。
回路が設けられた半導体ウエハ10として、以下のものを用いた。
(1)諸元
直径:300mm。
厚さ:810μm。
材質:珪素(シリコン)。
(2)段差13
幅Wを5mm、高さHを50μmに設定して、トリミング加工を行い、段差13を形成した。
(1)貼着工程
テープ貼着機(日東精機製の品番「DR-3000II」)を用意し、半導体ウエハ10の非研削面11に、吸着補助フィルム30を貼着し、余剰部分を切除して、実施例1~3及び比較例1の試料を得た。
加工装置(ディスコ社製の品番「DGP8760」)を用意し、実施例1~3及び比較例1の各試料を加工装置の固定具41に吸着させ、吸着不良の有無を観測した。
この観測については、各試料をそれぞれ3回、固定具41に吸着させ、吸着不良の発生回数を測定することとした。
観測の結果、実施例1~3は、吸着不良が全く発生しなかった。
一方、比較例1は、3回の吸着全てで吸着不良が発生した。
上記の結果から、補助層32を有する吸着補助フィルム30によって、吸着不良を防止できることが示された。
上記(2)の吸着工程で、吸着不良が全く発生しなかった実施例1~3について、上記の加工装置を使用し、裏面加工を施した。
この裏面加工については、各試料をそれぞれ3枚、裏面加工し、ウエハ割れ等の不良の発生数を測定することとした。
その結果、実施例1~3は、ウエハ割れ等の不良が発生しなかった。
上記の結果から、補助層32を有する吸着補助フィルム30によって、裏面加工時のウエハ割れ等の不良の発生を防止できることが示された。

- 半導体ウエハの回路が形成された面を固定具に吸着する際、前記固定具と前記半導体ウエハとの間に介在させる吸着補助フィルムであって、
前記回路が形成された面の側に貼着される基材層と、
前記基材層に支持された状態で前記固定具に接触されて吸着を補助する補助層と、を有することを特徴とする吸着補助フィルム。 - 前記補助層は、温度25℃以上35℃以下の引張弾性率が5MPa以上150MPa以下の層である請求項1に記載の吸着補助フィルム。

- 前記補助層の厚さは、100μm以上500μm以下である請求項1乃至4のうちのいずれかに記載の吸着補助フィルム。
- 前記基材層は、温度25℃以上35℃以下の引張弾性率が5000MPa以下の層である請求項1乃至5のうちのいずれかに記載の吸着補助フィルム。
- 前記基材層は、ポリエステル、ポリアミドの群から選ばれる1種又は2種以上を含む請求項1乃至6のうちのいずれかに記載の吸着補助フィルム。
- 前記基材層の厚さは、10μm以上200μm以下である請求項1乃至7のうちのいずれかに記載の吸着補助フィルム。
- 半導体ウエハの回路が形成された面と、前記半導体ウエハを吸着する固定具と、の間に、吸着補助フィルムを介在させて、該吸着補助フィルムを介して該半導体ウエハを前記固定具に吸着する吸着工程を備え、
前記半導体ウエハは、前記回路が形成された面の外周縁に段差を有することによって、該面の前記固定具に対する吸着面積が減じられた半導体ウエハであり、
前記吸着補助フィルムが、
前記回路が形成された前記面の側に貼着される基材層と、
前記基材層に支持された状態で前記固定具に接触されて吸着を補助する補助層と、を有することを特徴とする半導体ウエハの吸着方法。 - 前記補助層は、温度25℃以上35℃以下の引張弾性率が5MPa以上150MPa以下の層である請求項9に記載の半導体ウエハの吸着方法。
- 前記補助層は、エチレン酢酸ビニル共重合体、ポリオレフィン系エラストマー、スチレン系エラストマー、ポリエステル系エラストマー、ポリアミド系エラストマーの群から選ばれる1種又は2種以上を含む請求項9又は10に記載の半導体ウエハの吸着方法。
- 前記補助層の厚さは、100μm以上500μm以下である請求項9乃至11のうちのいずれかに記載の半導体ウエハの吸着方法。
- 前記基材層は、温度25℃以上35℃以下の引張弾性率が5000MPa以下の層である請求項9乃至12のうちのいずれかに記載の半導体ウエハの吸着方法。
- 前記基材層は、ポリエステル、ポリアミドの群から選ばれる1種又は2種以上を含む請求項9乃至13のうちのいずれかに記載の半導体ウエハの吸着方法。
- 前記基材層の厚さは、10μm以上200μm以下である請求項9乃至14のうちのいずれかに記載の半導体ウエハの吸着方法。
