Abstract
一実施形態の検査装置は、被検査体に対して高温検査及び低温検査を実施できる検査装置であって、前記被検査体の検査を行う検査室と、前記検査室に第1バルブを介して接続され、前記検査室内にドライエアを供給するドライエア供給部と、前記検査室に第2バルブを介して接続され、前記検査室内の露点を測定する露点計と、前記ドライエア供給部と前記露点計とを第3バルブを介して接続するバイパス配管と、を有する。
Description
本発明は、検査装置及び検査装置の動作方法に関する。
従来、載置台の上に載置された被検査体を低温領域の所定温度に調整して、被検査体に電気的特性検査を行うプローバ室を備える検査装置が知られている(例えば、特許文献1参照)。この検査装置では、プローバ室内で結露が生じないようにするため、ドライエアをプローバ室内へ常時供給すると共に、プローバ室内に設けられた露点計によりプローバ室内の露点を監視することで、プローバ室内を低温検査に適した露点に維持している。
しかしながら、上記の装置では、ドライエアをプローバ室内へ常時供給するため、ドライエアの消費量が多い。
そこで、本発明の一態様では、ドライエアの消費量を抑制することができる検査装置を提供することを目的とする。
上記目的を達成するため、本発明の一態様に係る検査装置は、被検査体に対して高温検査及び低温検査を実施できる検査装置であって、前記被検査体の検査を行う検査室と、前記検査室に第1バルブを介して接続され、前記検査室内にドライエアを供給するドライエア供給部と、前記検査室に第2バルブを介して接続され、前記検査室内の露点を測定する露点計と、前記ドライエア供給部と前記露点計とを第3バルブを介して接続するバイパス配管と、を有する。
開示の検査装置によれば、ドライエアの消費量を抑制することができる。

本発明の実施形態に係るプローバ装置1は、図1に示されるように、検査室10と、ドライエア供給部20と、露点計30と、バイパス配管40と、制御装置100と、を有する。

検査室10内には、半導体ウエハを載置する載置台と、載置台の上方に配置され且つ複数のプローブを有するプローブカードと、載置台の上の半導体ウエハの複数の電極パッドと複数のプローブのアライメントを行うアライメント機構とが設けられている。検査室10は、制御装置100の制御下で、載置台とアライメント機構とが協働して、半導体ウエハの複数の電極パッドと、プローブカードの複数のプローブとのアライメントを行った後、半導体ウエハの各デバイスの電気的特性検査を行うように構成されている。
ドライエア供給部20は、配管22を介して検査室10と接続されており、検査室10内にドライエアを供給する。配管22には、第1バルブであるバルブV1が介設されている。バルブV1は、例えばソレノイドバルブであり、制御装置100によって開閉動作が制御される。例えば、バルブV1が開状態に制御されると、ドライエア供給部20と検査室10内とが連通し、ドライエア供給部20から検査室10内にドライエアが供給される。一方、バルブV1が閉状態に制御されると、ドライエア供給部20と検査室10内との連通が遮断され、ドライエア供給部20から検査室10内へのドライエアの供給が停止される。
露点計30は、配管32を介して検査室10と接続されており、検査室10内の露点を測定する。配管32には、第2バルブであるバルブV2が介設されている。バルブV2は、例えばソレノイドバルブであり、制御装置100によって開閉動作が制御される。例えば、バルブV2が開状態に制御されると、露点計30と検査室10内とが連通し、検査室10内のガスが露点計30に供給されるので、露点計30により検査室10内の露点が測定可能となる。一方、バルブV2が閉状態に制御されると、露点計30と検査室10内との連通が遮断され、検査室10内から露点計30へのガスの供給が停止される。露点計30は、例えば静電容量式露点計、鏡面冷却式露点計であってよい。
バイパス配管40は、検査室10を経由せずにドライエア供給部20と露点計30とを直接的に接続するバイパスラインである。バイパス配管40は、例えば配管22及び配管32よりも小さい径を有する。バイパス配管40には、第3バルブであるバルブV3が介設されている。バルブV3は、例えばソレノイドバルブであり、制御装置100によって開閉動作が制御される。例えば、バルブV3が開状態に制御されると、ドライエア供給部20と露点計30とが連通し、ドライエア供給部20から検査室10を経由せずにドライエアが露点計30に供給される。一方、バルブV3が閉状態に制御されると、ドライエア供給部20と露点計30との連通が遮断され、ドライエア供給部20から露点計30へのドライエアの供給が停止される。
制御装置100は、プローバ装置1の各部の動作を制御する。例えば、制御装置100は、検査室10内において半導体ウエハに対して実施する検査の種類(例えば低温検査、常温検査、高温検査)に応じてバルブV1,V2,V3の開閉動作を制御する。具体的には、例えば検査室10内において半導体ウエハに対して常温検査又は高温検査を実施する場合、検査室10内において結露が生じる恐れがない。よって、制御装置100は、ドライエア供給部20から検査室10内にドライエアを供給することなく、ドライエア供給部20からバイパス配管40を介して露点計30にドライエアを供給するように、バルブV1,V2,V3の開閉動作を制御する。また、例えば検査室10内において半導体ウエハに対して常温検査又は高温検査を実施できる状態から低温検査を実施できる状態へ切り替える場合、検査室10内に結露が生じない露点に安定化するまで検査室10内にドライエアを供給し、検査室10内の露点が安定化した後、検査室10内に供給されたドライエアを検査室10に接続された露点計30に供給するように、バルブV1,V2,V3の開閉動作を制御する。また、例えば検査室10内において半導体ウエハに対して低温検査を実施する場合、制御装置100は、ドライエア供給部20から検査室10内を介して露点計30にドライエアを供給するように、バルブV1,V2,V3の開閉動作を制御する。
なお、図1では、配管22、配管32及びバイパス配管40にそれぞれバルブV1,V2,V3が介設されている場合を例に挙げて説明したが、例えばバルブV2,V3を1つのバルブで構成してもよい。2つのバルブを1つのバルブで構成する場合、例えば三方弁を用いることができる。
〔プローバ装置の動作〕
本発明の実施形態に係るプローバ装置1の動作の一例について説明する。以下に説明するプローバ装置1の動作は、制御装置100によって制御される。
本発明の実施形態に係るプローバ装置1の動作の一例について説明する。以下に説明するプローバ装置1の動作は、制御装置100によって制御される。
最初に、図2を参照して、外気露点が+8.0℃の環境下、検査室10内で常温検査又は高温検査を実施する場合について説明する。なお、ドライエア供給部20から供給されるドライエアの露点は例えば-75℃である。図2は、常温・高温検査を実施するときのプローバ装置1の状態の説明図である。
検査室10内において半導体ウエハに対して常温検査又は高温検査を実施する場合、制御装置100は、ドライエア供給部20から検査室10内にドライエアを供給することなく、ドライエア供給部20からバイパス配管40を介して露点計30にドライエアを供給するように、バルブV1,V2,V3の開閉動作を制御する。本実施形態では、制御装置100は、バルブV1を閉状態、バルブV2を閉状態、バルブV3を開状態に制御する。これにより、ドライエア供給部20と検査室10内との連通が遮断され、検査室10内と露点計30との連通が遮断され、ドライエア供給部20と露点計30とが連通する。その結果、ドライエア供給部20から検査室10内を経由せずにバイパス配管40を介して露点計30にドライエアが供給される(図2の矢印A3を参照)。
このとき、バイパス配管40の容量が検査室10の容量と比較して小さいので、ドライエアの消費量を抑制できる。また、露点計30にはドライエア供給部20から低い露点(例えば-75℃)のドライエアが供給され続けるので、露点計30は乾燥状態を維持する。一方、検査室10内にはドライエア供給部20からドライエアが供給されないので、検査室10内の露点は時間の経過と共に自然リーク等によって徐々に高くなり、外気露点に到達する場合がある。この場合であっても、常温検査又は高温検査を実施する際の検査室10内の温度は外気露点よりも高いため、検査室10内を結露させることなく検査を実施できる。
次に、図3及び図4を参照して、外気露点が+8.0℃の環境下で、検査室10内において半導体ウエハに対して常温検査又は高温検査を実施できる状態から低温検査を実施できる状態へ切り替える場合について説明する。なお、ドライエア供給部20から供給されるドライエアの露点は例えば-75℃である。図3は、常温・高温検査から低温検査へ切り替えるときのプローバ装置1の状態の説明図である。
検査室10内において半導体ウエハに対して常温検査又は高温検査を実施できる状態から低温検査を実施できる状態へ切り替える場合、制御装置100は、検査室10内に結露が生じない露点に安定化するまで検査室10内にドライエアを供給する。検査室10内の露点が安定化した後、制御装置100は、検査室10内に供給されたドライエアを検査室10に接続された露点計30に供給するように、バルブV1,V2,V3の開閉動作を制御する。本実施形態では、まず、制御装置100は、バルブV2を閉状態、バルブV3を開状態に維持した状態で、バルブV1を閉状態から開状態に切り替える。これにより、ドライエア供給部20からバイパス配管40を介して露点計30にドライエアが供給された状態で(図3の矢印A3を参照)、ドライエア供給部20から検査室10内にドライエアが供給される(図3の矢印A1を参照)。次いで、検査室10内の露点が安定化した後、制御装置100は、バルブV2を開状態、バルブV3を閉状態に切り替える。これにより、ドライエア供給部20から検査室10内に供給されたドライエアが露点計30に供給される(図4の矢印A1,A2を参照)。検査室10内の露点が安定化したか否かについては、例えばバルブV1を閉状態から開状態に切り替えてから所定時間が経過したか否かに基づいて判断することができる。所定時間は、例えば予めバルブV1を閉状態から開状態に切り替えてからの経過時間と検査室10内の露点との関係を算出しておくことで定めることができる。また、検査室10内の露点が安定化したか否かについては、露点計30とは別に検査室10内の露点を測定可能な露点計を設け、この別に設けられた露点計により測定される露点に基づいて判断してもよい。
このように検査室10内の露点が安定化した後に検査室10内のドライエアが露点計30に供給されるので、常温検査又は高温検査を実施できる状態から低温検査を実施できる状態へ切り替える際に露点計30が結露することを抑制できる。
次に、図4を参照して、外気露点が+8.0℃の環境下、検査室10内で低温検査を実施する場合について説明する。なお、ドライエア供給部20から供給されるドライエアの露点は例えば-75℃である。図4は、低温検査を実施するときのプローバ装置1の状態の説明図である。
検査室10内において半導体ウエハに対して低温検査を実施する場合、制御装置100は、ドライエア供給部20から検査室10内を介して露点計30にドライエアを供給するように、バルブV1,V2,V3の開閉動作を制御する。本実施形態では、制御装置100は、バルブV1を開状態、バルブV2を開状態、バルブV3を閉状態に制御する。これにより、ドライエア供給部20から検査室10内にドライエアが供給され(図4の矢印A1を参照)、検査室10内のドライエアが露点計30に供給される(図4の矢印A2を参照)。そのため、露点計30により検査室10内の露点を測定できる。
ところで、露点計30としては安価であり、サイズが小さいという理由から静電容量式露点計が用いられる場合が多い。しかしながら、静電容量式露点計はその測定原理に起因して水分が付着しやすく、離れにくい特性を有するため、高い露点(例えば+20℃)のガスを測定した後に低い露点(例えば-50℃)のガスを測定する場合、正確な露点を測定できるようになるまで長い時間(例えば数日)を要する。
しかしながら、本発明の実施形態では、低温検査を実施する場合だけではなく、常温検査又は高温検査を実施する場合にも常に露点計30には低い露点のドライエアが供給される。そのため、静電容量式露点計を用いた場合であっても、検査室10内において半導体ウエハに対して常温検査又は高温検査を実施できる状態から低温検査を実施できる状態へ切り替えた後、短時間で低温検査を実施できる。
以上に説明したように、本発明の実施形態に係る検査装置は、露点計30が、バルブV2が介設された配管32を介して検査室10に接続され、且つバルブV3が介設されたバイパス配管40を介してドライエア供給部20に接続されている。これにより、常温検査又は高温検査を実施する場合には常にバイパス配管40を介して露点計30にドライエアを供給することで露点計30をスタンバイ状態とし、低温測定を実施する場合だけ検査室10内にドライエアを供給できる。従来装置では、常温検査又は高温検査を実施する場合にもドライエアを検査室10へ供給し、配管32を介してドライエアを露点計30に供給し露点計30をスタンバイ状態にしていたため、大量のドライエアを消費していたが、本発明の実施形態に係る検査装置では、ドライエアの消費量を大幅に抑制できる。
以上、本発明を実施するための形態について説明したが、上記内容は、発明の内容を限定するものではなく、本発明の範囲内で種々の変形及び改良が可能である。
本国際出願は、2018年2月26日に出願した日本国特許出願第2018-032363号に基づく優先権を主張するものであり、当該出願の全内容を本国際出願に援用する。

Claims (6)
- 被検査体に対して高温検査及び低温検査を実施できる検査装置であって、
前記被検査体の検査を行う検査室と、
前記検査室に第1バルブを介して接続され、前記検査室内にドライエアを供給するドライエア供給部と、
前記検査室に第2バルブを介して接続され、前記検査室内の露点を測定する露点計と、
前記ドライエア供給部と前記露点計とを第3バルブを介して接続するバイパス配管と、
を有する、
検査装置。 - 前記検査室において前記被検査体に対して実施する検査の種類に応じて前記第1バルブ、前記第2バルブ及び前記第3バルブの開閉動作を制御する制御装置を有する、
請求項1に記載の検査装置。 - 前記制御装置は、前記検査室において前記被検査体に対して高温検査を実施する場合、前記ドライエア供給部から前記検査室内にドライエアを供給することなく、前記ドライエア供給部から前記バイパス配管を介して前記露点計にドライエアを供給するように、前記第1バルブ、前記第2バルブ及び前記第3バルブの開閉動作を制御する、
請求項2に記載の検査装置。 - 前記制御装置は、前記検査室において前記被検査体に対して低温検査を実施する場合、前記ドライエア供給部から前記検査室内を介して前記露点計にドライエアを供給するように、前記第1バルブ、前記第2バルブ及び前記第3バルブの開閉動作を制御する、
請求項2に記載の検査装置。 - 前記制御装置は、前記検査室において前記被検査体に対して高温検査を実施できる状態から低温検査を実施できる状態へ切り替える場合、前記検査室内に結露が生じない露点に安定化するまで前記検査室内にドライエアを供給し、前記検査室の露点が安定化した後に前記検査室内に供給された前記ドライエアを前記検査室に接続された露点計に供給するように、前記第1バルブ、前記第2バルブ及び前記第3バルブの開閉動作を制御する、

前記被検査体に対して高温検査を実施する場合、前記ドライエア供給部から前記検査室にドライエアを供給することなく、前記ドライエア供給部から前記バイパス配管を介して前記露点計にドライエアを供給し、
前記被検査体に対して前記高温検査を実施する状態から低温検査を実施する状態へ切り替える場合、前記検査室内に結露が生じない露点に安定化するまで前記検査室内にドライエアを供給し、前記検査室の露点が安定化した後に前記検査室内に供給された前記ドライエアを前記検査室に接続された露点計に供給し、
前記検査室において前記被検査体に対して前記低温検査を実施する場合、前記ドライエア供給部から前記検査室内を介して前記露点計にドライエアを供給する、
