Description
本発明は、InP系の半導体から構成したコアによる光変調器に関する。
光変調器は、大容量光通信のキーデバイスである。この光変調器において、コアなどの光変調が行われる部分は、リチウムナイオベート(LiNbO3)、InP系材料、シリコン(Si)など様々な材料で作製されている。この中で、InP系材料は、F-K(Franz-Keldysh)効果、ポッケルス効果、QCSE(Quantum Confined Stark Effect)効果、キャリアプラズマ効果、バンドフィリング効果などにより、大きな屈折率変化が可能であり、変調器の材料として有望である。
例えば、特許文献1には、図3に示すように、InPからなるn型クラッド層301の上に、n型InGaAsPからなる屈折率制御層302を設け、この上にInPからなるp型クラッド層303を配置した屈折率制御領域を備える光変調器について記載されている。特許文献1には、コアとなる屈折率制御層302に逆バイアスを印加することで、F-K効果、キャリアプラズマ効果、バンドフィリング効果による屈折率変調が可能となることが報告されている。
ところで、上述したコアをInP系材料から構成した光変調器では、変調効率を向上するためには、光の電場分布と電荷空乏化領域とが重なる部分を大きくすることが必要となる。このためには、光閉じ込めが大きくなるように、コアとクラッドとの間の屈折率差を大きくすることが重要となる。しかし、従来の光変調器は、コアを構成しているInGaAsPに対し、この層を上下に挾むクラッド層がInPなどのInP系の半導体から構成されている。このため、これらの間の屈折率差が大きくできず、光の電場分布と電荷空乏化領域とが重なる部分を大きくすることが容易ではなく、変調効率を向上させることが容易ではないという問題があった。
本発明は、以上のような問題点を解消するためになされたものであり、InP系の半導体から構成したコアを用いる光変調器において、変調効率がより容易に向上できるようにすることを目的とする。
本発明に係る光変調器は、基板の上に形成されたInPの屈折率以下の屈折率とされた下部クラッド層と、下部クラッド層の上に形成された所望とする波長に対応するバンドギャップのInP系の半導体から構成されたコアと、コアの上に形成されたInPの屈折率以下の屈折率とされた上部クラッド層と、コアに電界を印加する電界印加手段とを備える。
上記光変調器において、コアは、InGaAsPから構成されていればよい。また、下部クラッド層および上部クラッド層は、酸化シリコンから構成されていればよい。
上記光変調器において、電界印加手段は、基板の平面に水平な方向でコアを挾んで形成された第1導電型の第1半導体層および第2導電型の第2半導体層から構成されている。
上記光変調器において、コアは、第1導電型の第1コアと第2導電型の第2コアとから構成されていてもよい。この場合、第1コアおよび第2コアは、基板の平面に平行な方向に配列された状態で形成されていてもよく、第1コアおよび第2コアは、下部クラッド層の上に積層した状態で形成されていてもよい。
上記光変調器において、コアの一方の側において、第1半導体層が、コアのなかで第1コアのみに接して形成され、コアの他方の側において、第2半導体層が、コアのなかで第2コアのみに接して形成されているようにしてもよい。
以上説明したように、本発明によれば、InP系の半導体から構成したコアの上下に、InPの屈折率以下の屈折率とされた下部クラッド層および上部クラッド層を配置したので、InP系の半導体から構成したコアを用いる光変調器において、変調効率がより容易に向上できるという優れた効果が得られる。
以下、本発明の実施の形態おける光変調器について図1A~図1Iを参照して説明する。なお、図1A~図1Iは、導波方向に垂直な断面を示している。
実施の形態における光変調器は、図1Aに示すように、基板101の上に形成された下部クラッド層102と、下部クラッド層102の上に形成されたコア103と、コア103の上に形成された上部クラッド層104とを備える。下部クラッド層102とコア103と上部クラッド層104とにより、光導波路が構成される。例えば、下部クラッド層102とコア103と上部クラッド層104とにより、シングルモード条件を満たす光導波路が構成されればよい。
下部クラッド層102および上部クラッド層104の屈折率は、InPの屈折率以下とされている。下部クラッド層102および上部クラッド層104は、例えば、酸化シリコンから構成されている。コア103は、所望とする波長に対応するバンドギャップのInP系の半導体から構成されている。コア103は、例えば、InGaAsPから構成されている。この場合、変調の対象となる光の波長は、通信波長帯である1.5μm帯となる。なお、基板101は、例えば、シリコン基板であればよい。また、下部クラッド層102および上部クラッド層104は、InPより屈折率が小さい材料から構成すればよく、酸化シリコンに限るものではない。
なお、この光変調器は、基板101の平面に水平な方向でコア103を挾んで形成された第1導電型の第1半導体層105および第2導電型の第2半導体層106を備える。第1導電型は、例えばn型であり、第2導電型は、例えばp型である。また、第1半導体層105には、第1電極107がオーミック接続して形成され、第2半導体層106には、第2電極108がオーミック接続して形成されている。
これら、第1半導体層105、第2半導体層106、第1電極107、第2電極108により、コア103に対する電界印加手段が構成されている。第1電極107、第2電極108は、平面視でコア103と重ならないように配置される。なお、第1半導体層105、第2半導体層106は、コア103より小さい屈折率とされており、基板101の平面に平行な方向で、コア103に光閉じ込めを行うクラッドとしても機能する。
なお、コア103には、n型またはp型の不純物が導入されて導電型を有する状態とされている。上述した電界印加手段によりコア103に電界を印加すると、コア103の一部が空乏化し、光導波路を伝搬(導波)する光の位相が変調される。前述したように、各電極は、平面視でコア103と重ならないように配置されているので、電極による光吸収が低減される状態で、コア103を薄くすることができるため、伝搬光モードフィールド径を小さくすることができる。
また、上述した実施の形態における光変調器によれば、酸化シリコンなどの屈折率がInPの屈折率以下の材料により、下部クラッド層102および上部クラッド層104を構成したので、これらをInP系の半導体から構成する場合に比較して、コア103に対する光閉じ込めが強くなる。これにより、コア103における伝播光の電場分布と電荷空乏化領域とが重なる部分を大きくすることができ、変調効率を向上させることがより容易に実現できるようになる。
ここで、上述した実施の形態における光変調器の製造方法について、簡単に説明する。例えば、InPからなる成長基板を用意し、よく知られた有機金属気相成長法により、成長基板の上に、InGaAsPからなる成長層をエピタキシャル成長する。次に、成長させた成長層を、公知のリソグラフィー技術およびエッチング技術によりパターニングし、コア103を形成する。次に、コア103の両脇の成長基板にInPを再成長させることで、第1半導体層105および第2半導体層106を形成する。
次に、成長基板の上に形成したコア103,第1半導体層105,および第2半導体層106の上に、下部クラッド層102が形成されている基板101を、公知の貼り合わせ技術により貼り合わせる。例えば、シリコンからなる基板101の上に、CVD(Chemical Vapor Deposition)法などの公知の堆積法により酸化シリコンを堆積することで、下部クラッド層102を形成しておけばよい。この後、成長基板を除去することで、基板101の上に、下部クラッド層102が形成され、下部クラッド層102の上にコア103,第1半導体層105,および第2半導体層106が形成された状態とする。
次に、第1半導体層105および第2半導体層106に、第1電極107および第2電極108を形成する。この後、スパッタ法などにより、第1電極107,第2電極108を形成した第1半導体層105,第2半導体層106およびコア103の上に酸化シリコンを堆積することで、上部クラッド層104を形成し、上述した実施の形態における光変調器とする。
ところで、図1Bに示すように、コア103の上下に半導体層111,半導体層112が配置されていてもよい。半導体層111,半導体層112は、例えば、InPから構成されている。また、第1半導体層105の上にコンタクト層113を介して第1電極107を接続してもよい。同様に、第2半導体層106の上にコンタクト層114を介して第2電極108を接続してもよい。コンタクト層113,コンタクト層114は、例えば、InGaAsから構成すればよい。また、コンタクト層113は、第1導電型の不純物をより高濃度に導入して形成し、コンタクト層114は、第2導電型の第1導電型の不純物をより高濃度に導入して形成すればよい。
また、コア103は、例えば、多重量子井戸構造としてもよい。なお、コア103は、アンドープの状態としてもよい。
また、図1Cに示すように、コア103は、第1導電型の第1コア131と第2導電型の第2コア132とから構成されているようにしてもよい。この例では、第1コア131および第2コア132は、基板101の平面に平行な方向に配列された状態で形成されている。このように、コア103を第1コア131と第2コア132とから構成することで、光電場のピークとp-n接合(電荷空乏化領域)が近く、これらが重なる部分が大きくなるり、高変調効率化に有望である。
コア103をInGaAsPから構成する場合、例えばp型とする第2コア132に導入するアクセプタは、大きな光吸収係数を有する一方でキャリアプラズマ効果による屈折率変化量は非常に小さい。このため、上記アクセプタの密度は、n型とする第1コア131に導入するドナーの密度よりも低くし、第2コア132が空乏化しやすいようにした方が良い。
また、図1Dに示すように、第1導電型の第1コア133および第2導電型の第2コア134を、下部クラッド層102の上に積層した状態で形成してもよい。この構成とすることで、コア103を構成する2つの第1コア133および第2コア134の両者が、第1半導体層105および第2半導体層106に接して形成されることになる。この構成とした場合、コア103には、基板101の平面に垂直な方向にも電界が印加される。コア103を伝搬する光のモード径は、基板101に対して垂直方向の方が小さいため、垂直方向に空乏層が広がるこの構造は、光と空乏領域との重なり部分がより大きくなる。
ところで、半導体層111,半導体層112は、不純物が導入されて導電型を備えるものとしてもよい。例えば、半導体層111を第1導電型とし、半導体層112を第2導電型とすればよい。半導体層111,半導体層112をInPから構成する場合、図1Eに示すように、基板101の平面に水平な方向および垂直な方向で、コア103を挾んで形成された第1導電型の第1半導体層151および第2導電型の第2半導体層161を備える構成となる。
また、図1Fに示すように、基板101の平面に水平な方向でコア103を挾んで形成された第1導電型の第1半導体層152および第2導電型の第2半導体層162を備えるようにしてもよい。第1半導体層152および第2半導体層162は、コア103の両脇の部分が薄くされている。この薄くされている部分が、上部クラッド層141により埋め込まれている。この構成とすることで、コア103に対する光閉じ込めを更に向上することが可能となり、高変調効率化に有望である。なお、この場合、第1半導体層152および第2半導体層162には、クラッドとしての機能が備えられている必要ない。
また、図1Fを用いて説明した構成について、図1Gに示すように、コア103の下面が下部クラッド層102の上に接して形成され、コア103の上面に上部クラッド層141が接して形成される構成としてもよい。この構成は、図1Fに示す半導体層111,半導体層112がない状態である。
また、図1Hに示すように、コア103の一方の側において、第1半導体層153が、コア103のなかで第1コア133のみに接して形成され、コア103の他方の側において、第2半導体層163が、コア103のなかで第2コア134のみに接して形成されているようにしてもよい。第1半導体層153は、第1導電型(例えばn型)とされ、第2半導体層163は、第2導電型(例えばp型)とされている。
なお、コア103の一方の側において、第2コア134には、半絶縁性の半導体からなる横クラッド層115が接して形成されている。また、コア103の他方の側において、第1コア133には、半絶縁性の半導体からなる横クラッド層116が接して形成されている。第1半導体層153,第2半導体層163,横クラッド層115,横クラッド層116は、例えば、InPから構成すればよい。例えば、Feをドープすることで半絶縁性としたInPから横クラッド層115,横クラッド層116を構成すればよい。
上述したように構成することで、コア103を導波する光の電場分布と電荷空乏化領域とが重なる部分が大きい、基板101に垂直方向にはp-n接合が形成され、ここには電界が印加される。一方、コア103を導波する光の電場分布と電荷空乏化領域とが重なる部分が小さい、基板101の平面に水平方向には、p-n接合が形成されない。これらのことにより、低寄生容量化が可能となり、高速化に有利となる。なお、横クラッド層115,横クラッド層116は、SiO2等の絶縁体もしくは空気から構成してもよい。
また、図1Iに示すように、下部クラッド層102の上に、第1導電型の第1半導体層154および第2導電型の第2半導体層164を形成するようにしてもよい。
第1半導体層154は、コア形成領域201において、下部クラッド層102から離間して形成されている。また、下部クラッド層102から離間している領域において、下部クラッド層102と第1半導体層154との間には、空気の層から構成された横クラッド層117を備える。一方、第2半導体層164は、コア形成領域201において、上部クラッド層142から離間して形成されている。また、コア形成領域201における上部クラッド層142から離間している領域において、第2半導体層164と上部クラッド層142との間には、第1半導体層154が配置されている。
上述した構成の光変調器では、コア形成領域201において、第1半導体層154の一部と、第2半導体層164の一部とが積層してコア103を構成している。コア形成領域201における第1半導体層154は、第1導電型の第1コア135となり、コア形成領域201における第2半導体層164は、第2導電型の第2コア136となる。
ところで、図1D,図1H,図1Iを用いて説明したように、InGaAsPからなるコア103を第1導電型の部分と第2導電型の部分とから構成し、これら(pn接合)を下部クラッド層102の上に積層した状態とする場合は、コア103の延在方向を、InGaAsPの結晶方向に揃えるようにするとよい。
例えば、基板の側にp型の第1コアを配置し、この上にn型の第2コアを配置する場合、図2Aに示すように、InGaAsPからなるコア103の上面は、(001)とし、コア103の延在する方向(光モードの伝搬方向)は、InGaAsPの[110]軸方向とするとよい。この構成では、コア103に対して基板101の垂直方向に電界を印加するため、ポッケルス効果が屈折率変化に寄与するためである。コア103の延在方向を上記[110]方向とすることで、ポッケルス効果による屈折率変化の符号は、F-K効果、キャリアプラズマ効果、バンドフィリング効果と一致する。このため、コア103に印加される逆バイアスに対して大きな屈折率変化量が得られる。
また、基板の側にn型の第1コアを配置し、この上にp型の第2コアを配置する場合、図2Bに示すように、InGaAsPからなるコア103の上面は、(001)とし、コア103の延在する方向(光モードの伝搬方向)は、InGaAsPの[1-10]軸方向とするとよい。これば、この構成では、成就した構成に対して電界の方向が上述の場合と逆になるためである。
以上に説明したように、本発明によれば、InP系の半導体から構成したコアの上下に、InPの屈折率以下の屈折率とされた下部クラッド層および上部クラッド層を配置したので、InP系の半導体から構成したコアを用いる光変調器において、変調効率がより容易に向上できるようになる。
なお、本発明は以上に説明した実施の形態に限定されるものではなく、本発明の技術的思想内で、当分野において通常の知識を有する者により、多くの変形および組み合わせが実施可能であることは明白である。

Claims (8)
- 基板の上に形成されたInPの屈折率以下の屈折率とされた下部クラッド層と、
前記下部クラッド層の上に形成された所望とする波長に対応するバンドギャップのInP系の半導体から構成されたコアと、
前記コアの上に形成されたInPの屈折率以下の屈折率とされた上部クラッド層と、
前記コアに電界を印加する電界印加手段と
を備えることを特徴とする光変調器。 - 請求項1記載の光変調器において、
前記コアは、InGaAsPから構成されていることを特徴とする光変調器。 - 請求項1または2記載の光変調器において、
前記下部クラッド層および前記上部クラッド層は、酸化シリコンから構成されていることを特徴とする光変調器。 - 請求項1~3のいずれか1項に記載の光変調器において、
前記電界印加手段は、前記基板の平面に水平な方向で前記コアを挾んで形成された第1導電型の第1半導体層および第2導電型の第2半導体層から構成されている
ことを特徴とする光変調器。 - 請求項4記載の光変調器において、
前記コアは、第1導電型の第1コアと第2導電型の第2コアとから構成されていることを特徴とする光変調器。 - 請求項5記載の光変調器において、
前記第1コアおよび前記第2コアは、前記基板の平面に平行な方向に配列された状態で形成されていることを特徴とする光変調器。 - 請求項5記載の光変調器において、
前記第1コアおよび前記第2コアは、前記下部クラッド層の上に積層した状態で形成されていることを特徴とする光変調器。 - 請求項7記載の光変調器において、
前記コアの一方の側において、前記第1半導体層が、前記コアのなかで前記第1コアのみに接して形成され、
前記コアの他方の側において、前記第2半導体層が、前記コアのなかで前記第2コアのみに接して形成されている
ことを特徴とする光変調器。
