でエッチングすることによって、リブ導波路を形成し、
リブ導波路上部にp電極6を形成し、基板の裏面にn電
極7を形成する。

吸収型及び屈折率制御型半導体光変調素子に関する。
しい発展を遂げ、400Mb/s、1.6Gb/s等の
大容量の光通信システムが日本国内をはじめ、海底ケー
ブルを通じて外国との間にも導入されている。この光通
信システムも、従来、半導体レーザを直接変調する方式
で行っていた。しかしながら、将来の10Gb/s、4
0Gb/s等の超高速・大容量光伝送システムの実現の
ため、半導体レーザの直接変調方式から、光の吸収変化
や光の屈折率変化を動作原理とする光半導体素子を用い
た外部変調器方式に移行されつつある。このため、より
高性能な外部変調器の開発が重要となってきている。
として代表的な電界吸収型光変調素子や屈折率変化型光
変調素子は、光通信装置の小型化、容易性といった面で
優れており、これまでに多くの報告(例えば、電界吸収
型光変調器は、電子情報通信学会の光量子エレクトロニ
クス研究会の技術報告;OQE91−57,pp69−
74に記載されており、また、屈折率変化型光変調器
は、アイ・イー・イー・イー フォトニクス テクノロ
ジー レター(IEEE PHOTONICSTECH
NOLOGY LETTERS)4巻 pp1123−
1126(1992)に記載されている。)があり、一
部は商用レベルに到達している。
ては、図10(b)に示したバルク半導体層のフランツ
ーケルディッシュ効果や、図10(c)に示したタイプ
I超格子構造の量子閉じ込めシュタルク効果(QCS
E)がよく知られている。フランツーケルディッシュ効
果やQCSEを用いた従来の電界吸収型光変調素子の構
成を図10(a)に示す。概略的には、ノンドープ光吸
収層をp型クラッド層及びn型クラッド層で挟み込んだ
pin構造を基本構造とし、図10(b)や図10
(c)のように、電界印加によって光吸収端近傍波長
(図の変調波長)での光吸収の程度を制御することで光
の変調を行う。
光変調素子の構成を図11に示す。基本原理としては、
入射光がY分岐導波路により2分割され、変調領域に入
る。変調領域では外部電界を印加することにより入射光
の位相を反転させることが可能であるため、後段のY分
岐導波路により合波し、光変調が可能になる。この屈折
率変化型光変調素子の特徴として、吸収端よりも長波長
光を光変調光として用いるため、光吸収による光キャリ
アの発生がなく、本質的に高速動作が可能という点が上
げられる。さらに、上記電界吸収型光変調素子は、チャ
ーピング問題により伝送距離が制限されるのに対し、屈
折率変化型光変調素子においては、その影響を小さくで
きるので、10Gb/sを越える高速・大容量光伝送用
外部変調器として期待されている。
の電界吸収型光変調素子には、上記チャーピング問題の
他にも、次のような問題がある。図10(a)に示した
電界吸収型光変調素子では、図10(b)、(c)のよ
うに、電界印加時に光吸収端波長が長波長側にシフト
(レッドシフト)するが、特にフランツーケルディッシ
ュ効果を用いた素子(b)では、かなりの高電界を必要
とするという問題点がある。一方、QCSEを用いた素
子(c)は、比較的低電界で動作可能であるが、QCS
Eは、超格子井戸層内の電界印加時のキャリア分極によ
り生じるため、キャリアの空間的分離が十分でないと、
遷移確率の変化(吸収量の変化)が小さく、消光比が十
分でなくなるという問題点、および光吸収により発生し
た光キャリアのホールパイルアップが生じるという問題
点がある。
費電力・高速応答・大消光比を得るために、光透過層の
電界に対する屈折率変化が大きいことが要求される。こ
のため光変調(透過)層としては、タイプIの半導体超
格子が用いられているが、この超格子構造では、電界印
加時にシュタルク効果による吸収端の長波長側へのシフ
ト(レッドシフト)が生じ、透過光の吸収を生じてしま
う。この吸収による光キャリアの発生は、本質的に高速
応答が可能な屈折率制御型光変調素子の特徴を阻害する
ものである。
効率的な電界効果を介して、大きな消光比が可能な電界
吸収型半導体光変調素子、および大きな屈折率変化、高
速応答が可能な屈折率制御型半導体光変調素子を提供す
ることにある。
調素子は、半導体基板上に一導電型クラッド層、同一導
電型ガイド層、逆導電型クラッド層を基本構造として有
し、印加電界による光吸収変化により光変調を生じさせ
る電界吸収型の半導体光変調素子において、前記ガイド
層の一部が組成傾斜多重層で形成されていることを特徴
としている。
第1の発明の半導体光変調素子が、半導体レーザ、光ア
ンプ、光導波路等の光半導体素子と同一基板上に一体形
成されていることを特徴としている。

無電界時(図7(a))には、電子及び正孔は、そのバ
ンドの三角ポテンシャルの中に局在させられる。それら
の分布は、空間的にオーバーラップしているので、遷移
確率が高く、大きな吸収特性を得る。一方、有電界時
(図7(b))には、バンドが傾斜し、電子に対する閉
じ込めが弱くなり、正孔に対しては三角ポテンシャル内
での束縛が強くなる。電子の分布が空間的に広がったこ
とにより遷移確率が弱くなり、吸収特性全体は小さくな
る。ただし、吸収端の遷移確率は、正孔が局在している
ため比較的大きい。よって、図8に示した吸収特性を得
る。ここで、電界印加時の吸収端が長波長化しているの
は、電子の束縛が弱まり、量子効果が小さくなったため
である。

界吸収型光変調素子は、従来素子と比較し、低電界動作
で大きな消光比を有することが可能となる。

スペクトルである。前述のように、電界を印加すると光
吸収端は長波長側にシフトするが、タイプI超格子構造
でのシュタルク効果と違い、その吸収端シフト量が小さ
く、急峻であることを実験結果として得ている。これ
は、組成傾斜多重層を用いることによって得られる特長
である。この光吸収スペクトルにおいては、図9(a)
に示したように、吸収係数が増加する波長λ6 と吸収係
数が減少する波長λ5 がある。
マース・クローニッヒの関係から求めることができ、図
9(b)のようになる。波長λ4 において、吸収変化は
少ないが、大きな屈折率変化を有していることが分か
る。即ち、波長λ4 を変調波長とした場合、吸収による
高速応答劣化を抑制しつつ、大きな屈折率変化を得るこ
とができる。この点が、シュタルク効果により大きな吸
収が生じるタイプI超格子の場合と大きく異なる。よっ
て、大きな屈折率変化及び高速応答が可能な屈折率制御
型光変調素子が実現できる。
用いて詳細に説明する。図1は、第1の発明の一実施例
により形成された電界吸収型光変調器の斜視図及び光吸
収(透過)層のバンド構造図である。構造としては、ま
ず、n型InP(100)基板1上にn型InPクラッ
ド層2(n=5×1017cm-3)を0.5μm、n- 型
InAlAs−InAlGaAs(Eg=1.06e
V)組成傾斜多重層3(n=2×1015cm-3)、p型
InPクラッド層4(p=5×1017cm-3)を1.5
μm、p+ 型InGaAsコンタクト層5(p=4×1
018cm-3)を0.2μm積層する。ここで、上記組成
傾斜多重層3は、1周期膜厚450オングストロームの
組成傾斜層を8周期積層した構造である。その後、反応
性イオンビームエッチング(RIBE)によってn型I
nPクラッド層2の途中までエッチングし、リブ導波路
を形成する。最後に、リブ導波路上部と基板の裏面に電
極を形成して素子は完成する。
(=光出力オン/光出力オフ)は、13dB以上であっ
た。このように、本発明では、低電圧で大きな吸収係数
変化が得られる。さらに、無電界時の光吸収がほとんど
なく、また、有電界時に吸収・発生した光キャリアのう
ち、特にキャリアパイルアップの問題となる正孔に関し
ては、正孔の量子準位が逆電界により増加し、実質的な
価電子帯不連続差が減少するので、パイルアップの問題
が低減できる利点もある。よって、キャリアの引き抜き
も速いために、高速変調時に応答劣化が生じることもな
い。
て、組成傾斜多重層構造の活性層を有するDFB半導体
レーザと電界吸収型半導体光変調器を集積した素子を作
製した結果について述べる。図2と図3に製造方法を示
す。(100)n型InP基板1のレーザ領域のみに<
011>方向にグレーティング(回折格子)11を形成
し(図2(a))、全面にn型InGaAsPガイド層
12(波長1.3μm組成、キャリア濃度1×1018c
m-3、層厚1000オングストローム)、n型InPス
ペーサ層13(キャリア濃度1×1018cm-3、層厚5
00オングストローム)を成長した(図2(b))。
対向する側の側面が平行な直線(間隔2μm)であり、
ストライプ幅がレーザ領域では10μm、変調器領域で
は6μmになるようにパターニングした(図2
(c))。ストライプ幅の遷移領域は20μmとした。

8周期積層した構造である。この結果、活性領域での発
光波長は1.50μm、変調領域では約1.47μmに
なった。
膜14を、それぞれ幅2μmにわたって除去し(図3
(b))、続いて、p型InPクラッド層17(キャリ
ア濃度5×1017cm-3、層厚1.5μm)及びp+ 型
InGaAsキャップ層18(層厚0.3μm、キャリ
ア濃度1×1019cm-3)を選択成長した(図3
(c))。
20μmのレーザ・変調器領域間にわたって窓開けし、
p+ 型InGaAsキャップ層18をエッチングで除去
して領域間の電気的絶縁を図った。そして、p側電極を
パッド状に形成し、n型InP基板1側にもn側電極を
形成して素子化した。へき開したレーザ領域長は500
μm、変調器領域長は200μmとした。
で、変調器側からの最大CW光出力は30mWであっ
た。発振波長は1.51μmであり、変調領域に−2V
印加したときの消光比は15dBであった。また、消光
特性から見積もった結合効率は、98%と極めて高い値
が得られた。領域間の分離抵抗は10kΩであった。ま
た、無作為に選んだ20個の素子すべてにおいて、−2
V印加時に消光比13dB以上が得られた。
て、図面を用いて詳細に説明する。図4(a)(b)
は、本発明の一実施例により形成されたマッハツェンダ
ー型半導体光変調素子の上面図と断面図である。基本的
な構造は、一本の光導波路を二本の位相変調光導波路に
分岐し、これを一本の光導波路に合流したマッハツェン
ダー型の構成となっている。
基板19にn- 型InAlAs−InAlGaAs(E
g=1.06eV)組成傾斜多重層20(n=2×10
15cm-3)、n- 型InP層21(n<1×1015cm
-3)を0.1μm、p型InPクラッド層23(p=5
×1017cm-3)を1.5μm、p+ 型InGaAsコ
ンタクト層26(p=4×1018cm-3)を0.2μm
積層する。ここで、上記組成傾斜多重層20は、1周期
膜厚450オングストロームの組成傾斜層を8周期積層
した構造である。その後、反応性イオンビームエッチン
グ(RIBE)によってp型InPクラッド層23の途
中までエッチングし、リッジ27を形成する。最後に、
二本の位相変調光導波路に各独立の電極を設け、基板裏
面電極を設けて完成する。
μmの光を入射し、一方の位相変調光導波路に電圧を印
加すると、その光導波路では、図9(b)のような屈折
率変化が生じ、合流した出力光導波路では、二本の位相
変調光導波路の光に位相差が生じることによって光の変
調が行える。図4(a)(b)に示した本発明のマッハ
ツェンダー型半導体光変調素子の印加電圧に対する消光
特性を図4(c)に示す。印加電圧3.5Vで15dB
以上の大きな消光比が得られている。
は、λ4 =1.56μmの光に対する光吸収がほとんど
ない。従って、光キャリアの発生によるホールパイルア
ップのような現象は生じにくいため、本質的な高速動作
が可能である。また、吸収の変化が無視できるために、
一方の位相変調部の損失変化によって、消光比が劣化す
るという問題もない。なお、本実施例では、CR時定数
で制限される周波数帯域拡大のために、電極パッド下に
ポリイミド24を用いて素子容量0.5pF以下の低容
量化を実現している。
て、組成傾斜多重層構造の活性層を有するDFB半導体
レーザとマッハツェンダー型半導体光変調器を集積した
素子を作製した結果について述べる。図5と図6に製造
方法を示す。(100)n型InP基板1のレーザ領域
のみに<011>方向にグレーティング(回折格子)1
1を形成し(図5(a))、全面にn型InGaAsP
ガイド層12(波長1.3μm組成、キャリア濃度1×
1018cm-3、層厚1000オングストローム)、n型
InPスペーサ層13(キャリア濃度1×1018c
m-3、層厚500オングストローム)を成長した(図5
(b))。続いて、ストライプ幅15μm、間隔2μm
のSiO2 膜14をレーザ領域のみに形成した(図5
(c))。
InPクラッド15(キャリア濃度1×1018cm-3、
層厚500オングストローム)、InAlAs−InA
lGaAs組成傾斜多重層16、n- 型InP層21
(キャリア濃度1×1015cm-3、層厚500オングス
トローム)を選択成長した(図6(a))。ここで、上
記組成傾斜多重層16は、1周期膜厚450オングスト
ロームの組成傾斜層を8周期積層した構造である。この
段階で、マスク間のレーザ領域はメサ構造に、一方、マ
スクがない変調器領域では平坦に積層されている。この
結果、活性領域での発光波長は1.56μm、変調領域
では約1.47μmになった。
再度マスクを形成し、レーザ領域では隣接した両側のS
iO2 膜14をそれぞれ幅2μmにわたって除去し、同
時に変調器領域ではリッジ形成部のSiO2 膜14を除
去する。続いて、p型InPクラッド層17(キャリア
濃度5×1017cm-3、層厚1.5μm)及びp+ 型I
nGaAsキャップ層18(層厚0.3μm、キャリア
濃度1×1019cm-3)を選択成長し、レーザ部の埋め
込み成長と変調器部のリッジ成長を同時に行う(図6
(b))。

て領域間の電気的絶縁を図った。そして、p側電極をパ
ッド状に形成し、n型InP基板1側にもn側電極を形
成して素子化した。へき開したレーザ領域長は500μ
m、変調器領域長は600μmとした。
で、変調器側からの最大CW光出力は30mWであっ
た。発振波長は1.55μmであり、変調領域に−4V
印加したときの消光比は15dBであった。また、消光
特性から見積もった結合効率は、98%と極めて高い値
が得られた。領域間の分離抵抗は10kΩであった。ま
た、無作為に選んだ20個の素子すべてにおいて、−4
V印加時に消光比13dB以上が得られた。
たが、以下で若干の補足をする。実施例では、何れもI
nAlAs−InAlGaAs組成傾斜多重層を適用し
ているが、原理的に組成傾斜多重層構造を有していれば
どんな材料でもよく、例えば他に、InAlAs−In
GaAs、InAlGaAs−InGaAsP、InA
lGaAs−AlGaAsSb組成傾斜多重層等に関し
ても適用可能である。また、この組成傾斜多重層構造を
用いて形成される光変調素子の導波路構造をどのような
形態で形成するか、電界印加手段をこの位置にどのよう
な形態で形成するかは、利用される光の波長、行われる
べき機能等によって適当に決定すればよい。
収層として用いることにより、吸収変化の大きな、即ち
消光比が大きな電界吸収型半導体光変調素子が得られ
る。また、組成傾斜多重層を屈折率変化部に用いること
により、光吸収変化がほとんどなく、屈折率変化が大き
い屈折率制御型半導体光変調素子が得られる。これらの
素子は、何れも低電力・高消光比・高速である。

- 【請求項1】半導体基板上に一導電型クラッド層、同一
導電型ガイド層、逆導電型クラッド層を基本構造として
有し、印加電界による光吸収変化により光変調を生じさ
せる電界吸収型の半導体光変調素子において、前記ガイ
ド層の一部が組成傾斜多重層で形成されていることを特
徴とする半導体光変調素子。 - 【請求項2】請求項1記載の半導体光変調素子が、半導
体レーザ、光アンプ、光導波路等の光半導体素子と同一
基板上に一体形成されていることを特徴とする光半導体
集積素子。 - 【請求項3】請求項2記載の光半導体集積素子におい
て、半導体基板上に形成された光導波路形成領域を挟ん
で対向する2本の誘電体薄膜ストライプを用いた選択成
長行程を含んで作製されていることを特徴とする光半導
体集積素子。 - 【請求項4】半導体基板上に一導電型クラッド層、同一
導電型ガイド層、逆導電型クラッド層を基本構造として
有し、屈折率変化を生じさせる電界印加手段を有する屈
折率制御型の半導体光変調素子において、前記ガイド層
の一部が組成傾斜多重層で形成されていることを特徴と
する半導体光変調素子。 - 【請求項5】請求項4記載の半導体光変調素子におい
て、屈折率変化によって生じる位相変化を用いるマッハ
ツェンダー型により構成されていることを特徴とする半
導体光変調素子。 - 【請求項6】請求項4記載の半導体光変調素子が、半導
体レーザ、光アンプ、光導波路等の光半導体素子と同一
基板上に一体形成されていることを特徴とする光半導体
集積素子。 - 【請求項7】請求項6記載の光半導体集積素子におい
て、半導体基板上に形成された光導波路形成領域を挟ん
で対向する2本の誘電体薄膜ストライプを用いた選択成
長行程を含んで作製されていることを特徴とする光半導
体集積素子。
