Abstract
銀に対して接合性が低い基材に対しても高い接合性を有する導電性ペーストを提供する。本発明の一実施形態に係る導電性ペーストは、第1の平均粒子径として平均粒子径が1~500nmの範囲内にある銀粒子と、アルミニウム、チタン、バナジウム、クロム、マンガン、鉄、コバルト、ニッケル、銅、亜鉛、ジルコニウム、ニオブ、モリブデン、ハフニウム、タンタル、タングステン、インジウム、スズ、ガリウム、ゲルマニウム及びビスマスの群から選択される1つ又は2つ以上の金属と、アミン化合物と、を含み、前記アミン化合物の物質量が、前記金属の物質量以上である。
Description
本発明は、導電性ペーストに関する。
近年、特に電子材料分野において、銀粉などの金属粒子を安定分散させた導電性ペーストが注目されている。導電性ペーストを基材上に塗布して加熱処理することで、容易に金属薄膜を形成できるため、導電性ペーストは、接合材料、配線材料などの幅広い利用が期待されている(例えば、特許文献1参照)。
しかしながら、導電性ペーストは、基材との相性により、接合性が問題となる場合がある。例えば、銀粉を主原料として有する導電性ペーストは、ニッケルなどの金属、酸化アルミニウム、酸化インジウムスズ(ITO)などの金属酸化物、窒化アルミニウムなどの金属窒化物、ガラス、シリコンなどの半導体材料などの材料に対する接合性が低く、これらを基材として使用できないという問題点を有していた。
本発明は、上記の点に鑑み提案されたものであり、その目的として、一つの側面では、銀に対して接合性が低い基材に対しても高い接合性を有する導電性ペーストを提供することにある。
本発明の一実施形態に係る導電性ペーストは、第1の平均粒子径として平均粒子径が1~500nmの範囲内にある銀粒子と、アルミニウム、チタン、バナジウム、クロム、マンガン、鉄、コバルト、ニッケル、銅、亜鉛、ジルコニウム、ニオブ、モリブデン、ハフニウム、タンタル、タングステン、インジウム、スズ、ガリウム、ゲルマニウム及びビスマスの群から選択される1つ又は2つ以上の金属と、アミン化合物と、を含み、前記アミン化合物の物質量が、前記金属の物質量以上である。
本発明の実施形態によれば、一つの側面では、銀に対して接合性が低い基材に対しても高い接合性を有する導電性ペーストを提供することができる。
以下、図面を参照して、本発明の一実施形態における導電性ペーストについて説明する。

なお、通常、本実施形態に係る導電性ペーストは、基材上に塗布され、加熱処理されることで、無機性の緻密な焼成膜を得ることができる。なお、導電性ペースト中の有機成分は、加熱処理によって分解消失するため、本実施形態に係る導電性ペーストは、有機成分を含んでいても良い。
以下で、各々の成分について、詳細に説明する。
(第1の平均粒子径を有する銀粒子)
本実施形態に係る導電性ペーストは、無機粒子として、平均粒子径が1~500nmの範囲内にある銀粒子を含む。

なお、本実施形態に係る導電性ペーストを、例えば電子材料分野における配線パターン形成に適用する場合、導電体層に利用される銀粒子の焼結体において、その全体の導電性(抵抗)を主に支配するものは、銀粒子同士が相互に接触する面における抵抗である。一方、個々の銀粒子自体の導電性は、副次的な要素である。そのため、平均粒子径が500nm以下であり、清浄な金属表面を露呈する金属微粒子において、そのナノサイズ効果により、緻密な融着・焼結を完成させている。即ち、ナノサイズの銀微粒子表面においては、銀原子の表面拡散、移動が比較的に低温でも活発に進行する現象を利用して、低温焼結処理を施す間に、銀粒子同士の表面で緻密な融着・焼結を完成させている。この機構を利用するため、平均粒子径1nm以上500nm以下の銀ナノ粒子を使用することが好ましい。
また、使用する異種金属の種類によっても好ましい平均粒子径が変わり、例えば、異種金属として銅及び/又はビスマスを使用する場合、銀粒子の好ましい平均粒子径は100nmより大きく500nm以下である。他にも、異種金属としてマンガン及び/又はチタンを使用する場合、銀粒子の好ましい平均粒子径は1nm以上5nm未満又は20nmより大きく500nm以下である。
なお、本実施形態における、平均粒子径は、レーザー回折法により測定された粒度分布(体積基準)において積算値50%の粒子径を指す。
また、通常、上記ナノオーダーの銀粒子は、通常、粒子径分布を有する。第1の平均粒子径を有する銀粒子は、出来るほど単分散のものを使用することが好ましく、具体的には、下記に定義する多分散度が0.5~10の範囲内のものを使用することが好ましい。

(異種金属)
本実施形態に係る異種金属とは、銀とは異なる金属のことを指し、銀に対する接合性が低い基材に対する、本実施形態に係る導電性ペーストの接合性を向上させるための金属を指す。具体的には、電子材料分野において基材となり得る、銀を主成分として含む導電性ペーストにおいて接合性が低い、ニッケルなどの金属、酸化アルミニウム、酸化インジウムスズ(ITO)などの金属酸化物、窒化アルミニウムなどの金属窒化物、ガラス、シリコンなどの半導体材料などの材料に対する、導電性ペーストの接合性を向上させるための金属を指す。
本実施形態に係る異種金属とは、銀とは異なる金属のことを指し、銀に対する接合性が低い基材に対する、本実施形態に係る導電性ペーストの接合性を向上させるための金属を指す。具体的には、電子材料分野において基材となり得る、銀を主成分として含む導電性ペーストにおいて接合性が低い、ニッケルなどの金属、酸化アルミニウム、酸化インジウムスズ(ITO)などの金属酸化物、窒化アルミニウムなどの金属窒化物、ガラス、シリコンなどの半導体材料などの材料に対する、導電性ペーストの接合性を向上させるための金属を指す。
異種金属の具体的な例としては、アルミニウム、チタン、バナジウム、クロム、マンガン、鉄、コバルト、ニッケル、銅、亜鉛、ジルコニウム、ニオブ、モリブデン、ハフニウム、タンタル、タングステン、インジウム、スズ、ガリウム、ゲルマニウム及びビスマスの群から選択される1つ又は2つ以上の金属が挙げられる。これらの異種金属を選定した理由については、後述する。
導電性ペースト中における異種金属の存在形態としては、特に限定されず、金属粒子(金属粉)として含まれていても良いし、金属酸化物、金属塩、有機金属錯体などの化合物として含まれていても良い。
導電性ペーストにおける異種金属の金属分の質量は、銀の質量に対して、0.001質量%~5質量%の範囲内とすることが好ましい。
次に、上記した異種金属を選択した理由について、詳細に説明する。
《異種金属の選定》
一般的に、2種類の材料Aと材料Bとを接合させる場合、AとBとが相互拡散しやすいほど接合が容易となる。電子材料分野において具体例を挙げると、ニッケル、シリコン及びシリコンカーバイドなどは、銀と相互拡散しづらい元素を含むため、銀を主原料として含む導電性ペーストは、ニッケル、シリコン及びシリコンカーバイドなどの基材に対して接合性が低かった。
一般的に、2種類の材料Aと材料Bとを接合させる場合、AとBとが相互拡散しやすいほど接合が容易となる。電子材料分野において具体例を挙げると、ニッケル、シリコン及びシリコンカーバイドなどは、銀と相互拡散しづらい元素を含むため、銀を主原料として含む導電性ペーストは、ニッケル、シリコン及びシリコンカーバイドなどの基材に対して接合性が低かった。
そこで、本発明者らは、下記3つの条件のうち少なくとも1つ以上の条件に該当する銀以外の金属(異種金属)として、アルミニウム、チタン、バナジウム、クロム、マンガン、鉄、コバルト、ニッケル、銅、亜鉛、ジルコニウム、ニオブ、モリブデン、ハフニウム、タンタル、タングステン、インジウム、スズ、ガリウム、ゲルマニウム及びビスマスを選定した。
条件1:基材と銀の両方と相互拡散する(固溶体又は金属間化合物を形成する)元素:
条件2:基材よりも標準電極電位が低く、かつ銀と合金化する元素:
条件3:基材よりも標準電極電位が低い第一元素と、標準電極電位が銀と第一元素の間にある第二元素群を含み、第二元素は銀と第一元素の両者と合金化する元素。
条件2:基材よりも標準電極電位が低く、かつ銀と合金化する元素:
条件3:基材よりも標準電極電位が低い第一元素と、標準電極電位が銀と第一元素の間にある第二元素群を含み、第二元素は銀と第一元素の両者と合金化する元素。
具体的には、銀に対して接合性が低いニッケルを基材として使用する場合、上記した異種金属のうち、条件1に該当する金属は、アルミニウム、チタン、マンガン、銅、亜鉛、ジルコニウム、インジウム、スズ、ビスマス、ガリウム、ゲルマニウムであり、条件2に該当する金属は、アルミニウム、チタン、マンガン、亜鉛、ジルコニウム、ビスマス、インジウム、ガリウムであり、条件3に該当する金属の組合せは、例えば第一元素をマンガンとした場合、第二元素群は銅、クロム、インジウム、スズである。
以下に、ニッケルを基材として使用した場合における、条件1で例えばジルコニウムが選定可能となる理由について説明する。図1に、Ag-Ni二元系状態図を示し、図2に、Ag-Zr二元系状態図を示し、図3に、Zr-Ni二元系状態図を示す。二元系状態図は、横軸がモル分率での組成を示し、縦軸が温度を示している。
図1に示されるように、銀は、ニッケルにほぼ固溶しない。しかしながら、図2に示されるように、ジルコニウムは、銀とAgZr及び/又はAgZr3等の合金(金属間化合物)を形成可能である。また、図3に示されるように、ジルコニウムは、ニッケルとも複数の金属間化合物を形成可能である。そのため、導電性ペーストは、異種金属として例えばジルコニウム元素を含むことにより、例えばジルコニウム-銀系合金及び/又はジルコニウム-ニッケル系合金を介して、ニッケル基材に対しても接合性が向上すると考えられる。
同様に、以下に、ニッケルを基材として使用した場合における、条件1で例えば銅が選定可能となる理由について説明する。図4に、Ag-Cu二元系状態図を示し、図5に、Cu-Ni二元系状態図を示す。二元系状態図は、横軸がモル分率での組成を示し、縦軸が温度を示している。
図1で示したように、銀は、ニッケルにほぼ固溶しない。しかしながら、図4に示されるように、銅は、銀と固溶体を形成可能である。また、図5に示されるように、銅とニッケルは全率固溶する。そのため、導電性ペーストは、異種金属として例えば銅元素を含むことにより、例えば銅-銀合金及び/又は銅-ニッケル合金を介して、ニッケル基材に対しても接合性が向上すると考えられる。
また、以下に、ニッケルを基材として使用した場合における、条件2で例えばマンガンが選定可能となる理由について説明する。
図6に、金属単体における標準電極電位の一例を示す図を示す。
なお、標準電極電位とは、酸化反応に関与するすべての化学種が標準状態にあるときに次式で表される。

ここで、E0は標準電極電位、△G0は酸化反応の標準ギブスエネルギー変化、Kはその平行定数、Fはファラデー定数、Tは絶対温度、nは酸化反応に関与する電子数である。従って、標準電極電位は温度により変動するので、図6においては25℃における標準電極電位を採用している。
ここで、E0は標準電極電位、△G0は酸化反応の標準ギブスエネルギー変化、Kはその平行定数、Fはファラデー定数、Tは絶対温度、nは酸化反応に関与する電子数である。従って、標準電極電位は温度により変動するので、図6においては25℃における標準電極電位を採用している。
標準電極電位は、一般的に、金属単体の酸化還元反応の反応性を表す指標として使用される。例えば、図6に示されるように、マンガンは、ニッケルよりも標準電極電位が低く、即ち、マンガンはニッケルよりも酸化されやすい。また、マンガンは、銀と合金を形成可能である。そのため、導電性ペーストは、異種金属としてマンガン元素を含むことにより、銀-マンガン合金及び/又はマンガン酸化物(及びニッケル酸化物)を介して、ニッケル基材に対しても接合性が向上すると考えられる。なお、標準電極電位は、金属元素の酸化還元反応の反応性を表す指標であるため、酸化物や窒化物を対象基材として採用する場合は、構成する金属元素の標準電極電位を元に異種金属を選定した。
本発明者らは、上記説明した方法などによって、銀と接合しにくい基材、例えば、ニッケルなどの金属、酸化アルミニウム、酸化インジウムスズ(ITO)などの金属酸化物、窒化アルミニウムなどの金属窒化物、ガラス、シリコンなどの半導体材料において、条件1、条件2及び条件3のいずれか1つの条件に該当する異種金属として、アルミニウム、チタン、バナジウム、クロム、マンガン、鉄、コバルト、ニッケル、銅、亜鉛、ジルコニウム、ニオブ、モリブデン、ハフニウム、タンタル、タングステン、インジウム、スズ、ガリウム、ゲルマニウム及びビスマスを選定した。
(アミン化合物)
本実施形態に係る導電性ペーストは更に、アミン化合物を含む。この際、導電性ペースト中におけるアミン化合物の含有量は、アミン化合物の物質量が、上記説明した異種金属の物質量以上となるようにする。なお、導電性ペースト中におけるアミン化合物の含有量は、第1の平均粒子径を有する銀粒子及び第2の平均粒子径を有する銀粒子に被覆しているアミン化合物と、系中に遊離しているアミン化合物と、の合計量を意味する。
本実施形態に係る導電性ペーストは更に、アミン化合物を含む。この際、導電性ペースト中におけるアミン化合物の含有量は、アミン化合物の物質量が、上記説明した異種金属の物質量以上となるようにする。なお、導電性ペースト中におけるアミン化合物の含有量は、第1の平均粒子径を有する銀粒子及び第2の平均粒子径を有する銀粒子に被覆しているアミン化合物と、系中に遊離しているアミン化合物と、の合計量を意味する。
導電性ペースト中における、アミン化合物の物質量が異種金属の物質量以上となる場合、溶媒として極性溶媒、非極性溶媒のいずれの溶媒を使用した場合であっても、異種金属が系中に溶解しやすくなる。そのため、上記説明した異種金属を含有させることによる効果(接合性の向上等)を、より効果的に発現させることができる。また、接合時の異種金属の析出温度を低下させることができるため、より低温での接合が可能になるという効果も有する。
アミン化合物の種類としては、特に限定されず、例えば、ヘキシルアミン、2-エチルヘキシルアミン、2-(エチルヘキシルオキシ)プロピルアミン、ドデシルアミン、3-(ラウリルオキシ)プロピルアミン、オレイルアミン、ステアリルアミン等の1級アミン化合物、ジプロピルアミン、ジイソプロピルアミン、メチルヘキシルアミン、ジブチルアミン、ジイソブチルアミン、ジシクロヘキシルアミン等の2級アミン化合物、トリブチルアミン、Nーメチルジエタノールアミン、N,N-ジメチルデシルアミン等の3級アミン化合物などが挙げられる。
(その他の成分)
本実施形態に係る導電性ペーストは、導電性ペーストの特性を向上させるためのその他の成分を含んでいても良い。

《第2の平均粒子径を有する銀粒子》
その他の成分としては、例えば、無機粒子として、上述の第1の平均粒子径よりも大きい第2の平均粒子径を有する銀粒子が挙げられる。なお、本実施形態における、平均粒子径は、レーザー回折法により測定された粒度分布(体積基準)において積算値50%の粒子径を指す。

第2の平均粒子径の範囲としては、使用する第1の平均粒子径より大きければ、特に限定されないが、例えば、0.1μm~10μmの範囲内のものを使用することが好ましい。
また同様に、上記マイクロオーダーの銀粒子は、通常、粒子径分布を有する。第2の平均粒子径を有する銀粒子は、出来るほど単分散のものを使用することが好ましく、具体的には、下記に定義する多分散度が0.5~10の範囲内のものを使用することが好ましい。

《異なる粒子径を有する銀粒子を混合することの効果》
本実施形態に係る導電性ペーストは、第1の平均粒子径を有する銀粒子と、第1の平均粒子径よりも大きい第2の平均粒子径を有する銀粒子とを含むことが好ましい。第2の平均粒子径を有する銀粒子間の隙間に、第1の平均粒子径を有する銀粒子が入り込むため、空間率が減少し、銀粒子の充填率が向上する。また、銀粒子表面に形成される溶剤被覆剤(被覆膜)の量が多い第1の平均粒子径を有する銀粒子の使用量を低減することができる。結果として、本実施形態に係る導電性ペーストを半導体素子接合用途で使用する場合、焼成後により緻密な接合層が得られ、高い接合強度が実現される。

《異なる粒子径を有する銀粒子を混合することの効果》
本実施形態に係る導電性ペーストは、第1の平均粒子径を有する銀粒子と、第1の平均粒子径よりも大きい第2の平均粒子径を有する銀粒子とを含むことが好ましい。第2の平均粒子径を有する銀粒子間の隙間に、第1の平均粒子径を有する銀粒子が入り込むため、空間率が減少し、銀粒子の充填率が向上する。また、銀粒子表面に形成される溶剤被覆剤(被覆膜)の量が多い第1の平均粒子径を有する銀粒子の使用量を低減することができる。結果として、本実施形態に係る導電性ペーストを半導体素子接合用途で使用する場合、焼成後により緻密な接合層が得られ、高い接合強度が実現される。
また、本実施形態に係る導電性ペーストを配線形成用途に使用する場合、第1の平均粒子径を有する銀粒子だけを用いた導電性ペーストと比して、焼成後の体積収縮が小さくなるため厚膜を形成することができ、大電流用途にも適用することができる。
また、第2の平均粒子径を有する銀粒子と第1の平均粒子径を有する銀粒子の配合比率は、質量比で10:90~60:40とすることが好ましい。これにより、上述した銀粒子の充填率が向上し、焼成後により緻密な接合層が得られる。
《分散剤》
その他の成分としては、導電性ペーストの特性を失わない限り特に限定されないが、例えば、分散体中に粒子を安定的に分散させるために、末端に官能基などを有する分散剤を含んでいてもよい。分散剤を含むことにより、分散剤の官能基を粒子の表面に配位させて粒子同士の接近を阻害することで粒子の再凝集を抑制し、粒子の分散性を向上させることができる。
その他の成分としては、導電性ペーストの特性を失わない限り特に限定されないが、例えば、分散体中に粒子を安定的に分散させるために、末端に官能基などを有する分散剤を含んでいてもよい。分散剤を含むことにより、分散剤の官能基を粒子の表面に配位させて粒子同士の接近を阻害することで粒子の再凝集を抑制し、粒子の分散性を向上させることができる。
分散剤としては、特に限定されず、例えば、カチオン系分散剤、アニオン系分散剤、ノニオン系分散剤、両性分散剤、シリコーン系分散剤、フッ素系等の分散剤を使用できる。
また、本実施形態に係る導電性ペーストは、フィラーの沈降を防止するために、湿潤分散剤(沈降防止剤)を含んでもいてもよい。湿潤分散剤を添加することにより、導電性ペースト中のフィラーの沈降を遅らせつつ、沈殿物が硬化(ハードケーキ化)することを防ぐことができる。結果として、湿潤分散剤を添加することで、得られる導電性ペーストの保管安定性を向上させることができる。
なお、これら分散剤は、金属粒子表面を被覆する分子層を形成して、分散性を向上させるものの、焼成膜を得るための加熱処理において、金属粒子相互が表面を接触させる際に、その妨げとは成らないことが好ましい。すなわち、加熱処理において、金属微粒子表面から容易に離脱し、最終的には、蒸散・除去可能である沸点範囲のものを使用することが好ましい。
また、本実施形態に係る導電性ペーストは、その他の成分として、各種溶剤を含んでいてもよい。本実施形態に係る導電性ペーストは、その塗布の工程において、所望の液粘度範囲に維持することが必要であり、そのハンドリング性の面を考慮すると、溶剤は、室温付近では容易に蒸散することのない、比較的に高沸点な非極性溶剤あるいは低極性溶剤が好適に用いられる。また、溶剤は、導電性金属ペーストを実際に利用する際、加熱処理を行う温度においても、熱分解などを起こすことがない程度には熱的な安定性を有することが好ましい。
なお、本実施形態に係る導電性金属ペーストは、採用する描画手法に応じて、それぞれ適合する液粘度を有するものに、調製することが望ましい。例えば、微細配線パターンの描画にスクリーン印刷法を利用する際には、銀粒子を含有する導電性金属ペーストは、その液粘度を、10~200Pa・s(25℃)の範囲に選択することが望ましい。一方、インクジェット印刷法を利用する際には、液粘度を、2~30mPa・s(25℃)の範囲に選択することが望ましい。導電性ペーストの液粘度は、用いる金属微粒子の平均粒子径、分散濃度、用いている分散溶媒の種類に依存して決まり、前記の三種の因子を適宜選択して、目的とする液粘度に調節することができる。
(実施例)
《異種金属の溶解性》
アミン化合物を使用することで、異種金属が系中に溶解しやすくなることを確認した実施例について下記に説明する。

異種金属として酢酸銅(II)(和光純薬工業製)、酢酸マンガン(II)(和光純薬工業製)及び2-エチルヘキサン酸銅(II)(三津和化学薬品製)の各々を、無極性溶媒であるテトラデカン(JX日鉱日石エネルギー製)中に存在させた結果、テトラデカンには溶解しなかった。そこで、1級アミンとして2-(エチルヘキシルオキシ)プロピルアミン(広栄化学工業製)又はヘキシルアミン(東京化成工業製)を、2級アミンとしてジブチルアミン(広栄化学工業製)と、3級アミンとしてN-メチルジエタノールアミン(東京化成工業製)の各々を添加させた。上記アミン化合物の添加量は、アミン化合物の物質量と異種金属の物質量が等しくなる量を添加した。
その結果、酢酸マンガンをテトラデカン中に存在した系内に2級アミンであるジブチルアミンを添加した場合だけ、異種金属が完全には溶解せず一部だけ溶解したが、その他の組み合わせでは異種金属が完全に溶解することを確認できた。
《実施例1~14及び比較例1》

上記したスラリーに、異種金属塩、溶剤を添加し、攪拌脱泡装置(倉敷紡績株式会社製、商品名:KK-V300、自転:720rpm、公転:935rpm)にて60秒間混合
し、導電性ペーストを得た。異種金属塩を使用する場合は、導電性ペースト中の銀質量に対する各異種金属塩量を算出して、後述する表1に記載の通りの量で添加した。

各々の材料の量については、表1に示す処方にしたがって、導電性ペーストを作製した。処方1の導電性ペーストは比較例であり、処方2~15の導電性ペーストは実施例である。処方1~15の導電性ペーストは、後述する接合性評価の評価方法のとおり、ニッケル板に塗布、焼成して形成した焼成膜に対してテープ剥離試験をおこない評価した。評価結果も同様に表1に示す。

上記した分散剤に、第2の平均粒子径を有する銀粒子、溶剤を添加して、攪拌脱泡装置(倉敷紡績株式会社製、商品名:KK-V300、自転:720rpm、公転:935rpm)を用いて30秒間混合した。
混合物に、第1の平均粒子径を有する銀粒子と異種金属(使用する場合)とを添加した後、さらに攪拌脱泡装置にて60秒間混合して、導電性ペーストを得た。なお、異種金属塩を使用する場合は、導電性ペースト中の銀質量に対する異種金属塩の量を算出して、後述する表2に記載した量を添加した。また、ミネラルスピリット溶液を含む異種金属塩を添加する際は、下記に示す方法により、溶液からミネラルスピリット溶液を除去してペースト状(スラリー状)にして添加した。下記に2-エチルヘキサン酸マンガン(II)ミネラルスピリット溶液を用いた場合における調製方法を示す。
500mLのナスフラスコに、2-エチルヘキサン酸マンガン(II)ミネラルスピリット溶液30gと、アセトニトリル150gを入れ、室温で3分間攪拌して静置し、2-エチルヘキサン酸マンガン(II)を容器底部に沈殿させた後、上澄み層を除去した。同様の操作を更に2回実施して上澄み層を除去したスラリーに対して、ヘキシルカルビトールを6g添加し、50℃、30hPaで減圧濃縮し、残存するアセトニトリルを留去し、2-エチルヘキサン酸マンガン(II)のスラリーを得た。なお、得られたスラリーを250メッシュでろ過した後、熱分析装置(SIIナノテクノロジー株式会社製、商品名:TG/DTA6200)を用いて500℃まで昇温して測定し、500℃焼成後の生成物から質量減少率によりマンガン含有率を算出したところ、得られたスラリーのマンガン含有率は16.1%であった。
各々の材料の量については、表2に示す処方にしたがって導電性ペーストを作製した。処方16および処方17の導電性ペーストは比較例であり、処方18~33の導電性ペーストは実施例である。
(接合性評価)
実施例及び比較例で得られた導電性ペーストについて、下記の方法で基材への接合性評価試験を実施した。
ニッケル板(日本冶金工業株式会社製、純度99%)の各々に対して、実施例及び比較例で得られた導電性ペーストを所定の量で塗布した。その後、導電性ペーストを塗布した各々の金属板を、有風乾燥炉 (エスペック株式会社製、商品名:STH-120)を用いて大気中300℃で60分間加熱して、導電性ペーストを焼結させた。導電性ペーストの塗布量は、焼成後の導電性ペーストの膜(以後、焼成膜)の膜厚が15μmとなるように設定した。
実施例及び比較例で得られた導電性ペーストについて、下記の方法で基材への接合性評価試験を実施した。
ニッケル板(日本冶金工業株式会社製、純度99%)の各々に対して、実施例及び比較例で得られた導電性ペーストを所定の量で塗布した。その後、導電性ペーストを塗布した各々の金属板を、有風乾燥炉 (エスペック株式会社製、商品名:STH-120)を用いて大気中300℃で60分間加熱して、導電性ペーストを焼結させた。導電性ペーストの塗布量は、焼成後の導電性ペーストの膜(以後、焼成膜)の膜厚が15μmとなるように設定した。
焼成膜のニッケル板に対する焼成膜の接合性評価は、テープ剥離試験により実施した。実施例の処方で得られた焼成膜は、テープに焼成膜が一部付着する又は焼成膜が付着することなく、焼成膜がニッケル板に密着していた。一方、比較例の処方で得られた焼成膜は、テープに焼成膜が付着しており、ニッケル板から少なくとも一部の焼成膜が剥離することが確認された。
評価結果:◎;焼成膜の剥離なし、〇;焼成膜が一部剥離、×;焼成膜が完全に剥離
また、一部の実施例及び比較例で得られた導電性ペーストを用いて、窒素雰囲気下、300℃30分、10MPaで加圧して銅板と、シリコン側からみてチタンスパッタ/ニッケルめっき付シリコンチップ(5mm2)を接合させた。得られた接合体に対して、シリコンチップのシェア強度を測定した。
また、一部の実施例及び比較例で得られた導電性ペーストを用いて、窒素雰囲気下、300℃30分、10MPaで加圧して銅板と、シリコン側からみてチタンスパッタ/ニッケルめっき付シリコンチップ(5mm2)を接合させた。得られた接合体に対して、シリコンチップのシェア強度を測定した。
配合例及び評価結果について、表1及び表2に示す。
以上、本実施形態に係る導電性ペーストは、条件1:基材と銀の両方と相互拡散する(固溶体又は金属間化合物を形成する)元素:条件2:基材よりも標準電位が低く、かつ銀と合金化する元素:条件3:基材よりも標準電位が低い第一元素と、標準電位が銀と第一元素の間にある第二元素群を含み、第二元素は銀と第一元素の両者と合金化する元素のいずれ1つ以上の条件を満たす金属として、アルミニウム、チタン、バナジウム、クロム、マンガン、鉄、コバルト、ニッケル、銅、亜鉛、ジルコニウム、ニオブ、モリブデン、ハフニウム、タンタル、タングステン、インジウム、スズ、ガリウム、ゲルマニウム及びビスマスの群から選択される1つ又は2つ以上の金属を有することにより、銀に対して接合性が低い基材に対しても高い接合性を有する。なお、実施例で評価していない金属であっても、上記条件1~3のいずれか1つ以上の条件を満たすため、実施例で評価した金属と同等の効果を奏する。
また、本実施形態に係る導電性ペーストは、第1の平均粒子径を有する銀粒子と、前記第1の平均粒子径よりも大きい第2の平均粒子径を有する銀粒子とを有する。第2の平均粒子径を有する銀粒子間の隙間に、第1の平均粒子径を有する銀粒子が入り込むため、空間率が減少し、銀粒子の充填率が向上する。また、銀粒子表面に形成される溶剤被覆剤の量が多い第1の平均粒子径を有する銀粒子の使用量を低減することができる。結果として、本実施形態に係る導電性ペーストを半導体素子接合用途で使用する場合、焼成後により緻密な接合層が得られ、高い接合強度が実現される。

- 第1の平均粒子径として平均粒子径が1~500nmの範囲内にある銀粒子と、
アルミニウム、チタン、バナジウム、クロム、マンガン、鉄、コバルト、ニッケル、銅、亜鉛、ジルコニウム、ニオブ、モリブデン、ハフニウム、タンタル、タングステン、インジウム、スズ、ガリウム、ゲルマニウム及びビスマスの群から選択される1つ又は2つ以上の金属と、
アミン化合物と、
を含み、
前記アミン化合物の物質量が、前記金属の物質量以上である、
