예컨대 자외선 발광소자에 사용되는 Ⅲ족 질화물은 가시광선에서 자외선까지 광범위하게 활용될 수 있으나, 가시광선 대비 자외선의 효율이 떨어지는 문제가 있다. 그 이유는 자외선의 파장으로 갈수록 Ⅲ족 질화물이 자외선을 흡수한다는 것과, 낮은 결정성에 의한 내부 양자효율의 저하가 원인이다.
자외선 발광장치는 In 조성이 낮으므로 양자우물(Quantum Well)에서 Blue LED 대비 In 국부 효과(Localization effect)를 보기 어렵다. 따라서 종래기술에서는 하부층에서 올라오는 확산전위(Threading dislocation)의 제어 및 결정성이 칩의 광도에 영향을 미친다.
한편, 자외선 발광소자는 광 추출 효율을 향상시키기 위해 PEC(Photo electro chemical) 등의 방법으로 n형 반도체층에 광 추출 패턴을 형성하고 있다.
그러나, n형 반도체층은 상기 광 추출 패턴의 오버 에칭이 발생할 수 있으며, 상기 오버 에칭은 쇼트(short)를 야기한다. 즉, 일반적인 n형 반도체층의 PEC에 의한 광 추출 패턴은 쇼트 등에 의한 수율 저하의 문제가 있었다.
실시 예는 결정 품질 향상에 따라 광도가 향상된 자외선 발광소자, 자외선 발광소자의 제조방법, 발광소자 패키지 및 조명장치를 제공할 수 있다.
또한, 실시 예는 결함을 개선하여 광도가 향상된 자외선 발광소자, 자외선 발광소자의 제조방법, 발광소자 패키지 및 조명장치를 제공할 수 있다.
실시 예는 수율을 향상시킬 수 있는 자외선 발광소자, 자외선 발광소자의 제조방법, 발광소자 패키지 및 조명장치를 제공할 수 있다.
실시 예에 따른 자외선 발광소자는 기판; 상기 기판 상에 평평한 상부면 및 V핏을 포함하는 제1 언도프트 GaN층; 상기 제1 언도프트 GaN층(106a)의 V핏(V) 상에 배치된 제1 질화물층(107); 상기 제1 언도프트 GaN층(106a)과 상기 제1 질화물층(107) 상에 배치된 제1 언도프트 AlGaN 계열 반도체층(108); 및 상기 제1 언도프트 AlGaN 계열 반도체층(108) 상에 위치한 제2 언도프트 GaN층(106b)을 포함하고, 상기 제1 언도프트 AlGaN 계열 반도체층(108)은 상기 제1 언도프트 GaN층(106a)의 평평한 상부면 상에 위치한 제1 영역(108a) 및 상기 제1 언도프트 GaN층(106a)의 V핏(V) 상에 위치한 제2 영역(108b)을 포함하고,

다른 실시 예에 따른 자외선 발광소자는 광 추출 구조를 갖는 제1 도전형 제1 반도체층; 상기 제1 도전형 제1 반도체층 상에 배치된 에칭 차단층; 상기 에칭 차단층 상에 배치된 제1 도전형 제2 반도체층; 상기 제1 도전형 제2 반도체층 상에 위치한 활성층; 및 상기 활성층 상에 위치한 제2 도전형 반도체층을 포함하고, 상기 에칭 차단층은 AlN 및 제1 도전형 제3 반도체층이 적어도 5 페어 이상 교번되고, 상기 제1 도전형 제1 반도체층, 상기 제1 도전형 제2 반도체층, 및 상기 제1 도전형 제3 반도체층은 제1 도전형 AlGaN 계열 반도체층일 수 있다.

실시 예의 설명에 있어서, 각 층(막), 영역, 패턴 또는 구조물들이 기판, 각 층(막), 영역, 패드 또는 패턴들의 "상/위(on/over)"에 또는 "아래(under)"에 형성되는 것으로 기재되는 경우에 있어, "상/위(on/over)"와 "아래(under)"는 "직접(directly)" 또는 "다른 층을 개재하여 (indirectly)" 형성되는 것을 모두 포함한다. 또한 각 층의 상/위 또는 아래에 대한 기준은 도면을 기준으로 설명한다.
도 1은 일 실시 예에 따른 자외선 발광소자를 도시한 단면도이고, 도 2는 도 1의 언도프트 AlGaN 계열 반도체층이 포함된 자외선 발광소자의 결함정도를 도시한 단면도이다.
도 1 및 도 2에 도시된 바와같이, 자외선 발광소자(100)는 제1 언도프트 GaN층(106a), 질화물층(107), 언도프트 AlGaN 계열 반도체층(108), 제2 언도프트 GaN층(106b)을 포함할 수 있다.
상기 제1 언도프트 GaN층(106a)은 기판(105) 상에 위치할 수 있다. 상기 제1 언도프트 GaN층(106a)은 적어도 하나 이상일 수 있다. 예컨대 상기 제1 언도프트 GaN층(106a)은 2 이상의 복수의 층일 수 있다. 상기 제1 언도프트 GaN층(106a)은 성장온도 또는 성장압력 등을 제어하여 다수의 V핏(V)을 가질 수 있다. 예컨대 상기 제1 언도프트 GaN층(106a)은 성장온도 또는 성장압력 등을 조절하여 Ga의 이동도를 저하시킬 수 있고, 이에 따라 러프니스(Roughness)를 포함하는 상기 제1 언도프트 GaN층(106a)을 형성할 수 있다. 예컨대 상기 제1 언도프트 GaN층(106a)은 적어도 일부가 측면 또는 상부면을 갖도록 형성될 수 있으며, 상기 측면들은 다수의 V핏(V)을 포함하여 형성할 수 있다. 상기 러프니스는 규칙적 또는 불규칙적으로 형성될 수 있으며, 이에 한정되는 것은 아니다.
상기 질화물층(107)은 상기 V핏(V) 내에 위치할 수 있다. 상기 질화물층(107)은 상기 V핏(V)의 하단지점에 형성될 수 있다. 상기 질화물층(107)은 SiNx(x>0)를 포함할 수 있으나, 이에 한정되는 것은 아니다. 상기 질화물층(107)은 제1 언도프트 GaN층(106a)의 V핏(V)에 형성되어 V핏(V)의 하단지점에서 발생하는 결함을 개선할 수 있다. 예컨대 상기 질화물층(107)은 비정질 물질로 형성되어 제1 언도프트 GaN층(106a)의 V핏(V)의 하단에 형성되어 V핏(V)의 하단에서 발생하는 결함(dislocation)이 상기 제2 언도프트 GaN층(106b)으로 전파되는 것을 줄일 수 있고, 결함이 전파되는 경로를 벤딩(bending)시킬 수 있다. 상기 질화물층(107)은 상기 V핏(V)하단 이외에도 상기 제1 언도프트 GaN층(106a)에 형성되는 상부면 상에도 위치할 수 있으며 이에 한정하지 않는다.
상기 언도프트 AlGaN 계열 반도체층(108)은 상기 질화물층(107) 상에 위치할 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)은 상기 질화물층(107)과 직접 접촉될 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)은 상기 제1 언도프트 GaN층(106a)의 상부면 및 측면(V핏 측면)에서 성장될 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)은 상기 제1 언도프트 GaN층(106a)의 상부면 상에 위치한 제1 영역(108a) 및 상기 제1 언도프트 GaN층(106a)의 V핏(V) 상에 위치한 제2 영역(108b)을 포함할 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)의 성장속도는 제1 영역(108a)이 제2 영역(108b)보다 느릴 수 있다. 이로 인해 상기 언도프트 AlGaN 계열 반도체층(108)의 Al 농도는 상기 제2 영역(108b)보다 제1 영역(108a)이 상대적으로 클 수 있다. 즉, Al 농도가 제2 영역(108b)보다 제1 영역(108a)이 크므로 제1 영역(108a)의 AlGaN의 결합에너지가 제2 영역(108b)보다 크게되고, 이로 인해 V핏(V)의 하단에서 전파되는 결함이 제1 영역(108a)보다 제2 영역(108b)으로 벤딩되므로 상기 제2 언도프트 GaN층(106b)으로 전파되는 결함을 줄일 수 있다.
상기 언도프트 AlGaN 계열 반도체층(108)은 AlxGa1 - xN(0.4≤x≤0.8)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)의 Al 조성(x)이 0.4 미만일 경우, 상기 제1 영역(108a)의 결함 차단(Dislocation Blocking)이 저하될 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)의 Al 조성(x)이 0.8 초과일 경우, 상기 제2 영역(108b)의 결함 벤딩(Dislocation Bending) 효과가 저하될 수 있다.
상기 언도프트 AlGaN 계열 반도체층(108)의 두께는 50㎚ 이상일 수 있다. 예컨대 상기 언도프트 AlGaN 계열 반도체층(108)의 두께는 5㎚ 내지 15㎚일 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)의 두께가 5㎚ 미만일 경우, 상기 제1 영역(108a)의 결함 차단이 저하될 수 있고, 상기 제2 영역(108b)의 결함 구부러짐 효과가 저하될 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)의 두께가 15㎚ 초과일 경우, 높은 조성(High Composition)에 의해 격자상수 차이로 결정성이 저하될 수 있다.
상기 제2 언도프트 GaN층(106b)은 상기 언도프트 AlGaN 계열 반도체층(108) 상에 위치할 수 있다. 상기 제2 언도프트 GaN층(106b)의 두께는 800㎚ 이상일 수 있다. 예컨대 상기 제2 언도프트 GaN층(106b)의 두께는 800㎚ 내지 1500㎚일 수 있다. 상기 제2 언도프트 GaN층(106b)의 두께가 800㎚ 미만일 경우, 결함 구부러짐 효과가 저하될 수 있다.
실시 예의 자외선 발광소자(100)는 발광구조물(110)을 포함할 수 있다. 상기 발광구조물(110)은 상기 제2 언도프트 GaN층(106b) 상에 위치할 수 있다. 상기 발광구조물(110)은 상기 제2 언도프트 GaN층(106b)과 직접 접촉할 수 있다.
상기 발광구조물(110)은 제1 도전형 AlGaN 계열 반도체층(112), 활성층(114) 및 제2 도전형 AlGaN 계열 반도체층(116)을 포함할 수 있다.
상기 제1 도전형 AlGaN 계열 반도체층(112)은 반도체 화합물, 예컨대 3족-5족, 2족-6족 등의 화합물 반도체로 구현될 수 있고, 제1 도전형 도펀트가 도핑될 수 있다. 예컨대 상기 제1 도전형 AlGaN 계열 반도체층(112)은 AlnGa1 - nN (0≤n≤1)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 상기 제1 도전형 AlGaN 계열 반도체층(112)이 n형 반도체층인 경우, n형 도펀트로서, Si, Ge, Sn, Se, Te를 포함할 수 있으나 이에 한정되는 것은 아니다.
상기 활성층(114)은 단일 양자 우물 구조, 다중 양자 우물 구조(MQW: Multi Quantum Well), 양자 선(Quantum-Wire) 구조, 또는 양자 점(Quantum Dot) 구조 중 적어도 어느 하나로 형성될 수 있다.
상기 활성층(114)은 상기 제1 도전형 AlGaN 계열 반도체층(112)을 통해서 주입되는 전자(또는 정공)와 상기 제2 도전형 AlGaN 계열 반도체층(116)을 통해서 주입되는 정공(또는 전자)이 서로 만나서, 상기 활성층(114)의 형성 물질에 따른 에너지 밴드(Energy Band)의 밴드갭(Band Gap) 차이에 의해서 빛을 방출하는 층이다.
상기 활성층(114)는 화합물 반도체로 구성될 수 있다. 상기 활성층(114)는 예로서 Ⅱ족-Ⅳ족 및 Ⅲ족-Ⅴ족 화합물 반도체 중에서 적어도 하나로 구현될 수 있다.
상기 활성층(114)은 양자우물과 양자벽을 포함할 수 있다. 상기 활성층(114)이 다중 양자 우물 구조로 구현된 경우, 양자우물과 양자벽이 교대로 배치될 수 있다. 상기 양자우물과 양자벽은 각각 InxAlyGa1 -x-y(0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 갖는 반도체 재료로 배치될 수 있거나, AlGaN/GaN, AlGaN/AlGaN, InGaN/GaN, InGaN/InGaN, InAlGaN/GaN, GaAs/AlGaAs, InGaAs/AlGaAs, GaP/AlGaP, InGaP AlGaP 중 어느 하나 이상의 페어 구조로 형성될 수 있으나 이에 한정되지 않는다.
상기 제2 도전형 AlGaN 계열 반도체층(116)은 반도체 화합물, 예컨대 3족-5족, 2족-6족 등의 화합물 반도체로 구현될 수 있으며, 제2 도전형 도펀트가 도핑될 수 있다. 예컨대 상기 제2 도전형 AlGaN 계열 반도체층(116)은 AlpGa1 - pN (0≤p≤1)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 상기 제2 도전형 AlGaN 계열 반도체층(116)이 p형 반도체층인 경우, 상기 제2 도전형 도펀트는 p형 도펀트로서, Mg, Zn, Ca, Sr, Ba 등을 포함할 수 있다.
상기 제1 도전형 AlGaN 계열 반도체층(112)은 n형 반도체층, 상기 제2 도전형 AlGaN 계열 반도체층(116)은 p형 반도체층으로 설명하고 있지만, 상기 제1 도전형 AlGaN 계열 반도체층(112)을 p형 반도체층, 상기 제2 도전형 AlGaN 계열 반도체층(116)을 n형 반도체층으로 형성할 수도 있으며, 이에 한정되는 것은 아니다. 상기 제2 도전형 AlGaN 계열 반도체층(116) 위에는 상기 제2 도전형과 반대의 극성을 갖는 반도체 예컨대 n형 반도체층(미도시)을 형성할 수 있다. 이에 따라 발광구조물(110)은 n-p 접합 구조, p-n 접합 구조, n-p-n 접합 구조, p-n-p 접합 구조 중 어느 한 구조로 구현할 수 있다.
실시 예의 발광구조물(110)은 상기 제1 도전형 AlGaN 계열 반도체층(112) 및 상기 제2 도전형 AlGaN 계열 반도체층(116)으로 설명하고 있지만, 제1 도전형 GaN 계열 반도체층 및 제2 도전형 GaN 계열 반도체층으로 형성할 수 도 있으며, 이에 한정되는 것은 아니다.
실시 예의 자외선 발광소자(100)는 투광성 전극층(120), 제1 및 제2 전극(151, 153)을 포함할 수 있다.
상기 투광성 전극층(120)은 상기 제2 도전형 AlGaN 계열 반도체층(116) 상에 위치할 수 있다. 상기 투광성 전극층(120)은 오믹층(미도시)을 포함할 수 있다.
상기 제1 전극(151)은 상기 제1 도전형 AlGaN 계열 반도체층(112) 상에 위치할 수 있다.
상기 제2 전극(153)은 상기 제2 도전형 AlGaN 계열 반도체층(116) 상에 위치할 수 있다.
상기 제2 도전형 AlGaN 계열 반도체층(116)과 상기 투광성 전극층(120)상에는 러프니스와 같은 광 추출 패턴이 형성될 수 있으며 이에 한정하지 않는다.
일 실시 예의 자외선 발광소자(100)는 상기 질화물층(107) 위에 접촉되어 상기 제1 언도프트 GaN층(106a) 상에 형성된 상기 언도프트 AlGaN 반도체층(108)에 의해 상기 발광구조물(110)의 아래에 위치한 상기 제2 언도프트 GaN층(106b)의 결정성을 향상시키고, 결함을 개선할 수 있다.
도 2를 참조하면, 일 실시 예의 자외선 발광소자(100)는 제1 언도프트 GaN층(106a)의 상부면에 위치한 언도프트 AlGaN 계열 반도체층(108)의 제1 영역(108a)과, 상기 제1 언도프트 GaN층(106a)의 V핏(V)에 위치한 언도프트 AlGaN 계열 반도체층(108)의 제2 영역(108b)을 포함할 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)의 성장속도는 제1 영역(108a)이 제2 영역(108b)보다 느릴 수 있다. 이로 인해 상기 언도프트 AlGaN 계열 반도체층(108)의 Al 농도가 상기 제2 영역(108b)보다 제1 영역(108a)이 상대적으로 클 수 있다. 즉, Al 농도가 제2 영역(108b)보다 제1 영역(108a)가 크므로 제1 영역(108a)의 AlGaN의 결합에너지가 제2 영역(108b)보다 크게 되고, 이로 인해 V핏(V)의 하단에서 전파되는 결함이 제1 영역(108a)보다 제2 영역(108b)으로 벤딩하게 되어 상기 제2 언도프트 GaN층(106b)로 전파되는 것을 줄일 수 있다.
일 실시예에 따른 자외선 발광소자(100)는 수평형으로 한정하지 않고, 수직형 자외선 발광소자에도 적용될 수 있다.
도 3 내지 도 7은 일 실시 예에 따른 자외선 발광소자의 제조방법을 도시한 단면도이다.
도 3을 참조하면, 제1 언도프트 GaN층(106a)은 기판(105) 상에 형성될 수 있다.
상기 기판(105)은 열전도성이 뛰어난 물질로 형성될 수 있으며, 전도성 기판 또는 절연성 기판일수 있다. 예컨대 상기 기판(105)은 사파이어(Al2O3), SiC, Si, GaAs, GaN, ZnO, GaP, InP, Ge, and Ga203 중 적어도 하나를 사용할 수 있다. 상기 기판(105) 상에는 요철 구조가 형성될 수 있으며, 이에 대해 한정하지는 않는다.
상기 제1 언도프트 GaN층(106a)은 적어도 하나 이상일 수 있다. 즉, 상기 제1 언도프트 GaN층(106a)은 2 이상의 복수의 층일 수 있다. 상기 제1 언도프트 GaN층(106a)은 성장온도 또는 성장압력 등을 제어하여 다수의 V핏(V)을 포함할 수 있다. 예컨대 상기 제1 언도프트 GaN층(106a)은 성장온도 또는 성장압력 등을 조절하여 Ga의 이동도를 저하시킬 수 있고, 이에 따라 러프니스를 포함하는 제1 언도프트 GaN층(106a)을 형성할 수 있다. 예컨대 상기 제1 언도프트 GaN층(106a)은 적어도 일부가 측면과 상부면을 갖도록 형성될 수 있으며, 상기 측면들은 다수의 V핏(V)을 포함하여 형성할 수 있다. 예컨대 상기 러프니스는 규칙적 또는 불규칙적으로 형성할 수 있으며 이에 한정되는 것은 아니다.
도 4를 참조하면, 질화물층(107)은 상기 제1 언도프트 GaN층(106a) 상에 형성될 수 있다. 상기 질화물층(107)은 상기 V핏(V) 내에 위치할 수 있다. 상기 질화물층(107)은 상기 V핏(V)의 하단에 형성될 수 있다. 상기 질화물층(107)은 SiNx(x>0)를 포함할 수 있으나, 이에 한정되는 것은 아니다. 상기 질화물층(107)은 제1 언도프트 GaN층(106a)의 V핏(V) 내에 배치되어 V핏(V)의 하단에서 발생하는 결함을 차단할 수 있다. 예컨대 상기 질화물층(107)은 비정질 물질로 형성되어 제1 언도프트 GaN층(106a)의 V핏(V)의 하단에 형성되어 V핏의 하단에서 발생하는 결함이 상기 제2 언도프트 GaN층(106b)으로 전파되는 것을 줄일 수 있고, 결함이 전파되는 경로를 벤딩시킬 수 있다. 상기 질화물층(107)은 상기 V핏(V)하단 이외에도 상기 제1 언도프트 GaN층(106a)에 형성되는 상부면 상에도 위치할 수 있으며 이에 한정하지 않는다.
도 5를 참조하면, 언도프트 AlGaN 계열 반도체층(108)은 상기 제1 언도프트 GaN층(106a) 및 상기 질화물층(107) 상에 위치할 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)은 상기 질화물층(107)과 직접 접촉될 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)은 상기 제1 언도프트 GaN층(106a)의 상부면 및 V핏(V)의 측면에서 성장될 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)은 상기 제1 언도프트 GaN층(106a)의 상부면 상에 위치한 제1 영역(108a) 및 상기 제1 언도프트 GaN층(106a)의 V핏(V) 상에 위치한 제2 영역(108b)을 포함할 수 있다.
상기 언도프트 AlGaN 계열 반도체층(108)의 성장속도는 제1 영역(108a)이 제2 영역(108b)보다 느릴 수 있다. 이로 인해 상기 언도프트 AlGaN 계열 반도체층(108)의 Al 농도는 상기 제2 영역(108b)보다 제1 영역(108a)이 상대적으로 클 수 있다. 즉, Al 농도가 제2 영역(108b)보다 제1 영역(108a)이 크므로 제1 영역(108a)의 AlGaN의 결합에너지가 제2 영역(108b)보다 크게 되고, 이로 인해 V핏(V)의 하단에서 전파되는 결함이 제1 영역(108a)보다 제2 영역(108b)으로 벤딩되므로 상기 제2 언도프트 GaN층(106b)으로 전파되는 결함을 줄일 수 있다.
상기 언도프트 AlGaN 계열 반도체층(108)은 상기 제1 언도프트 GaN층(106a)의 V핏(V) 측면 상에서 상기 질화물층(107) 상부면으로 매워질 수 있다. 따라서, 상기 언도프트 AlGaN 계열 반도체층(108)은 상기 질화물층(107)을 덮을 수 있다.
상기 언도프트 AlGaN 계열 반도체층(108)은 AlxGa1 - xN(0.4≤x≤0.8)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)의 Al 조성(x)이 0.4 미만일 경우, 상기 제1 언도프트 AlGaN 계열 반도체층(108)의 결함 차단 효과가 저하될 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)의 Al 조성(x)이 0.8 초과일 경우, 상기 제1 언도프트 AlGaN 계열 반도체층(108)의 결함 벤딩 효과가 저하될 수 있다.
상기 언도프트 AlGaN 계열 반도체층(108)의 두께는 50㎚ 이상일 수 있다. 예컨대 상기 언도프트 AlGaN 계열 반도체층(108)의 두께는 5㎚ 내지 15㎚일 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)의 두께가 5㎚ 미만일 경우, 상기 제1 언도프트 AlGaN 계열 반도체층(108)의 결함 차단 효과가 저하될 수 있고, 상기 제2 언도프트 AlGaN 계열 반도체층(108)의 결함 구부러짐 효과가 저하될 수 있다. 상기 언도프트 AlGaN 계열 반도체층(108)의 두께가 15㎚ 초과일 경우, 높은 조성(High Composition)에 의해 격자상수 차이로 결정성이 저하될 수 있다.
도 6을 참조하면, 제2 언도프트 GaN층(106b)은 상기 언도프트 AlGaN 계열 반도체층(108) 상에 성장될 수 있다. 상기 제2 언도프트 GaN층(106b)은 상기 언도프트 AlGaN 계열 반도체층(108)의 상부면 및 측면상에 형성될 수 있다. 예컨대 상기 제2 언도프트 GaN층(106b)의 두께는 800㎚ 이상일 수 있다. 상기 제2 언도프트 GaN층(106b)의 두께는 800㎚ 내지 1500㎚일 수 있다. 상기 제2 언도프트 GaN층(106b)의 두께가 800㎚ 미만일 경우, 결함 벤딩 효과가 저하될 수 있다.
도 7을 참조하면, 발광구조물(110)은 상기 제2 언도프트 GaN층(106b) 상에 형성될 수 있다. 상기 발광구조물(110)은 제1 도전형 AlGaN 계열 반도체층(112), 활성층(114) 및 제2 도전형 AlGaN 계열 반도체층(116)을 포함할 수 있다.
상기 제1 도전형 AlGaN 계열 반도체층(112)은 반도체 화합물, 예컨대 3족-5족, 2족-6족 등의 화합물 반도체로 구현될 수 있고, 제1 도전형 도펀트가 도핑될 수 있다. 예컨대 상기 제2 도전형 AlGaN 계열 반도체층(112)은 AlnGa1 - nN (0≤n≤1)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 상기 제1 도전형 AlGaN 계열 반도체층(112)이 n형 반도체층인 경우, n형 도펀트로서, Si, Ge, Sn, Se, Te를 포함할 수 있으나 이에 한정되는 것은 아니다.
상기 활성층(114)은 단일 양자 우물 구조, 다중 양자 우물 구조(MQW: Multi Quantum Well), 양자 선(Quantum-Wire) 구조, 또는 양자 점(Quantum Dot) 구조 중 적어도 어느 하나로 형성될 수 있다.
상기 활성층(114)은 상기 제1 도전형 AlGaN 계열 반도체층(112)을 통해서 주입되는 전자(또는 정공)와 상기 제2 도전형 AlGaN 계열 반도체층(116)을 통해서 주입되는 정공(또는 전자)이 서로 만나서, 상기 활성층(114)의 형성 물질에 따른 에너지 밴드(Energy Band)의 밴드갭(Band Gap) 차이에 의해서 빛을 방출하는 층이다.
상기 활성층(114)는 화합물 반도체로 구성될 수 있다. 상기 활성층(114)는 예로서 Ⅱ족-Ⅳ족 및 Ⅲ족-Ⅴ족 화합물 반도체 중에서 적어도 하나로 구현될 수 있다.
상기 활성층(114)은 양자우물과 양자벽을 포함할 수 있다. 상기 활성층(114)이 다중 양자 우물 구조로 구현된 경우, 양자우물과 양자벽이 교대로 배치될 수 있다. 상기 양자우물과 양자벽은 각각 InxAlyGa1 -x-y(0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 갖는 반도체 재료로 배치될 수 있거나, AlGaN/GaN, AlGaN/AlGaN, InGaN/GaN, InGaN/InGaN, InAlGaN/GaN, GaAs/AlGaAs, InGaAs/AlGaAs, GaP/AlGaP, InGaP AlGaP 중 어느 하나 이상의 페어 구조로 형성될 수 있으나 이에 한정되지 않는다.
상기 제2 도전형 AlGaN 계열 반도체층(116)은 반도체 화합물, 예컨대 3족-5족, 2족-6족 등의 화합물 반도체로 구현될 수 있으며, 제2 도전형 도펀트가 도핑될 수 있다. 예컨대 상기 제2 도전형 AlGaN 계열 반도체층(116)은 AlpGa1 - pN (0≤p≤1)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 상기 제2 도전형 AlGaN 계열 반도체층(116)이 p형 반도체층인 경우, 상기 제2 도전형 도펀트는 p형 도펀트로서, Mg, Zn, Ca, Sr, Ba 등을 포함할 수 있다.
상기 제1 도전형 AlGaN 계열 반도체층(112)을 p형 반도체층, 상기 제2 도전형 AlGaN 계열 반도체층(116)을 n형 반도체층으로 형성할 수도 있으며 이에 한정하지 않는다.
실시 예의 자외선 발광소자는 상기 발광구조물(110) 상에 형성된 투광성 전극층(120), 제1 및 제2 전극(151, 154)을 포함할 수 있다.
상기 투광성 전극층(120)은 상기 제2 도전형 AlGaN 계열 반도체층(116) 상에 형성될 수 있다. 상기 투광성 전극층(120)은 오믹층(미도시)을 포함할 수 있으며, 정공주입을 효율적으로 할 수 있도록 단일 금속 혹은 금속합금, 금속산화물 등을 다중으로 적층하여 형성할 수 있다.
예컨대 상기 투광성 전극층(120)은 반도체와 전기적인 접촉인 우수한 물질로 형성될 수 있다. 예를 들어, 상기 투광성 전극층(120)은 ITO(indium tin oxide), IZO(indium zinc oxide), IZTO(indium zinc tin oxide), IAZO(indium aluminum zinc oxide), IGZO(indium gallium zinc oxide), IGTO(indium gallium tin oxide), AZO(aluminum zinc oxide), ATO(antimony tin oxide), GZO(gallium zinc oxide), IZON(IZO Nitride), AGZO(Al-Ga ZnO), IGZO(In-Ga ZnO), ZnO, IrOx, RuOx, NiO, RuOx/ITO, Ni/IrOx/Au, 및 Ni/IrOx/Au/ITO, Ag, Ni, Cr, Ti, Al, Rh, Pd, Ir, Ru, Mg, Zn, Pt, Au, Hf 중 적어도 하나를 포함하여 형성될 수 있으며, 이에 한정되지 않는다.
상기 제2 도전형 AlGaN 계열 반도체층(116)과 상기 투광성 전극층(120)상에는 광 추출 패턴이 형성될 수 있으며 이에 한정하지 않는다.
상기 제1 전극(151)은 활성층(114) 및 제2 도전형 AlGaN 계열 반도체층(116)으로부터 노출된 제1 도전형 AlGaN 계열 반도체층(112) 상에 형성될 수 있고, 상기 제2 전극(153)은 상기 투광성 전극층(120) 상에 형성될 수 있다.
상기 제1 전극(151) 또는 제2 전극(153)은 티탄(Ti), 크롬(Cr), 니켈(Ni), 알루미늄(Al), 백금(Pt), 금(Au), 텅스텐(W), 몰리브덴(Mo) 중 적어도 어느 하나로 단층 또는 다층으로 형성될 수도 있으나 이에 한정되는 것은 아니다.
도 8은 다른 실시 예에 따른 자외선 발광소자를 도시한 단면도이다.
도 8에 도시된 바와 같이, 다른 실시 예에 따른 자외선 발광소자는 도 1의 일 실시 예에 따른 자외선 발광소자의 기술적 특징을 채용할 수 있다.
다른 실시 예에 따른 자외선 발광소자는 제1 언도프트 GaN층(106a), 제1 질화물층(107a), 제1 언도프트 AlGaN 계열 반도체층(108), 제2 언도프트 GaN층(106b), 제2 질화물층(107b), 제2 언도프트 AlGaN 계열 반도체층(109) 및 제3 언도프트 GaN층(106c)을 포함할 수 있다.
V핏(V1)을 포함하는 상기 제1 언도프트 GaN층(106a), 제1 질화물층(107a), 제1 언도프트 AlGaN 계열 반도체층(108), 제2 언도프트 GaN층(106b)은 일 실시 예에 따른 자외선 발광소자를 참조하여 상세한 설명은 생략하기로 한다. 다만, 제2 언도프트 GaN층(106b)은 V핏(V2)을 포함할 수 있다.
상기 제2 질화물층(107b)은 상기 제2 언도프트 GaN층(106b)의 V핏(V) 내에 위치할 수 있다. 상기 제2 질화물층(107b)은 상기 제2 언도프트 GaN층(106b)의 V핏(V2)의 하단에 형성될 수 있다. 상기 제2 질화물층(107b)은 SiNx(x>0)를 포함할 수 있으나, 이에 한정되는 것은 아니다. 상기 제2 질화물층(107b)은 제2 언도프트 GaN층(106b)의 V핏(V2)에 형성되어 V핏(V2)의 하단에서 발생하는 결함을 차단할 수 있다. 예컨대 상기 제2 질화물층(107b)은 비정질 물질로 형성되어 제2 언도프트 GaN층(106b)의 V핏(V2)의 하단에 형성되어 V핏(V2)의 하단에서 발생하는 결함이 상기 제3 언도프트 GaN층(106c)으로 전파되는 것을 줄일 수 있고, 결함이 전파되는 경로를 벤딩시킬 수 있다. 상기 제2 질화물층(107b)은 상기 V핏(V2)하단 이외에도 상기 제2 언도프트 GaN층(106b)에 형성되는 상부면 상에도 위치할 수 있으며 이에 한정하지 않는다.
상기 제2 언도프트 AlGaN 계열 반도체층(109)은 상기 제2 질화물층(107b) 상에 위치할 수 있다. 상기 제2 언도프트 AlGaN 계열 반도체층(109)은 상기 제2 질화물층(107b)과 직접 접촉될 수 있다. 상기 제2 언도프트 AlGaN 계열 반도체층(109)은 상기 제2 언도프트 GaN층(106b)의 상부면 및 측면(V핏 측면)에서 성장될 수 있다. 상기 제2 언도프트 AlGaN 계열 반도체층(109)은 상기 제2 언도프트 GaN층(106b)의 상부면 상에 형성된 제3 영역(109a) 및 상기 제2 언도프트 GaN층(102b)의 V핏(V2) 상에 형성된 제4 영역(109b)을 포함할 수 있다. 상기 제2 언도프트 AlGaN 계열 반도체층(109)의 성장속도는 제3 영역(109a)이 제4 영역(109b)보다 느릴 수 있다. 이로 인해 상기 제2 언도프트 AlGaN 계열 반도체층(109)의 Al 농도는 상기 제4 영역(109b)보다 제3 영역(109a)이 상대적으로 클 수 있다. 즉, Al 농도가 제4 영역(109b)보다 제3 영역(109a)이 크므로 제3 영역(109a)의 AlGaN의 결합에너지가 제4 영역(109b)보다 크게 되고, 이로 인해 V핏(V2)의 하단에서 전파되는 결함이 제3 영역(109a)보다 제4 영역(109b)으로 벤딩되므로 상기 제3 언도프트 GaN층(106c)으로 전파되는 결함을 줄일 수 있다.
상기 제2 언도프트 AlGaN 계열 반도체층(109)은 AlyGa1 - yN(0.4≤y≤0.8)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 상기 제2 언도프트 AlGaN 계열 반도체층(109)의 Al 조성(y)이 0.4 미만일 경우, 상기 제3 영역(109a)의 결함 차단 효과가 저하될 수 있다. 상기 제2 언도프트 AlGaN 계열 반도체층(109)의 Al 조성(y)이 0.8 초과일 경우, 상기 제4 영역(109b)의 결함 벤딩 효과가 저하될 수 있다.

다른 실시 예에 따른 자외선 발광소자는 상기 제2 언도프트 GaN층(106b) 및 제2 질화물층(107b) 상에 상기 제2 언도프트 AlGaN 계열 반도체층(109)이 위치하여 결정성을 더 향상시키고, 상기 제1 언도프트 AlGaN 계열 반도체층(108)을 통과한 결함을 개선시킬 수 있다.
다른 실시 예에 따른 자외선 발광소자는 제1 언도프트 AlGaN 계열 반도체층(108)이 제1 질화물층(107a) 상에 위치하고, 제2 언도프트 AlGaN 계열 반도체층(109)이 제2 질화물층(107b) 상에 위치한 구조를 한정하여 설명하고 있지만, 이에 한정하지 않고, 제1 질화물층(107a) 상에 제1 언도프트 AlGaN 계열 반도체층(108) 및 제2 언도프트 GaN층(106b)이 적어도 2쌍 이상 교번될 수 있고, 제2 질화물층(107b) 상에 제2 언도프트 AlGaN 계열 반도체층(109) 및 제3 언도프트 GaN층(106c)이 적어도 2쌍 이상 교번될 수 있다.

표1은 언도프트 GaN층 상에 언도프트 AlGaN 계열 반도체층이 형성되지 않은 비교예와, 언도프트 GaN층 상에 제1 및 제2 언도프트 AlGaN 계열 반도체층을 포함하는 도 8의 다른 실시 예에 따른 자외선 발광소자가 적용된 실험예1 내지 실험예3의결정성 및 TDD(Threading dislocation Density)를 비교한 데이터이다. 여기서, 상기 결정성은 웨이퍼의 중심(center) 영역과 가장자리(edge) 영역을 비교할 수 있다. 또한, XRD 측정은 제1 도전형 AlGaN 계열 반도체층의 002면 및 102면을 측정한 데이터이다.
실험예1은 0.4의 Al 조성(x) 및 5㎚의 두께를 갖는 제1 및 제2 언도프트 AlGaN 계열 반도체층을 포함하고, 실험예2는 0.4의 Al 조성(x) 및 10㎚의 두께를 갖는 제1 및 제2 언도프트 AlGaN 계열 반도체층을 포함하고, 실험예3은 0.6의 Al 조성(x) 및 10㎚의 두께를 갖는 제1 및 제2 언도프트 AlGaN 계열 반도체층을 포함한다.
실험예1 내지 3은 비교예보다 XRD FWHM이 낮아지므로 결정성이 향상됨을 알 수 있다.
도 9a 및 도 9b는 비교예와 실험예의 TD Density 비교 사진이다.
자외선 발광소자는 청색 발광소자에 비해 발광구조물의 인듐(In) 조성이 낮아 In 구속 효과를 보기 어렵다. 자외선 발광소자는 발광구조물의 하부층의 TD(Threading dislocation) 주변에서 비발광 재결합(Non-radiative Recombination)에 의한 광도 저하를 야기한다. 따라서, 자외선 발광소자는 발광구조물 및 상기 발광구조물의 하부층의 TD 제어 및 결정성이 Chip 광도에 큰 영향을 미칠 수 있다.
도 9a는 언도프트 GaN층 상에 언도프트 AlGaN 반도체층이 형성되지 않고 제1 도전형 AlGaN 계열 반도체층이 형성된 비교예의 TD를 나타내고, 도 9b는 언도프트 GaN층 상에 제1 및 제2 언도프트 AlGaN 계열 반도체층을 형성한 후 제1 도전형 AlGaN 계열 반도체층이 형성된 실험예의 TD를 나타낸다. 실시 예는 상기 언도프트 AlGaN 계열 반도체층에 의해 결함이 벤딩되어 TD를 현저히 줄일 수 있다. 따라서, 실시 예의 자외선 발광소자는 인듐(In) 조성이 낮아 TD에서 비발광 재결합(Non-radiative Recombination)을 줄일 수 있다.
따라서, 실시 예는 질화물층 상에 언도프트 AlGaN 계열 반도체층을 형성하여 TD를 줄이고, 결정성을 개선하여 비교예보다 Chip 광도를 향상시킬 수 있다.
실시 예에 따른 자외선 발광소자는 복수개가 어레이된 구조일 수 있고, 발광소자 패키지에 포함될 수 있다. 실시 예에 따른 자외선 발광소자는 파장에 따라 경화, 살균, 특수조명 등 다양한 분야에 이용될 수 있다.
실시 예에 따른 자외선 발광소자는 백라이트 유닛, 조명장치, 디스플레이 장치, 차량용 표시장치, 스마트 유닛 등에 적용될 수 있으나 이에 한정되는 것은 아니다.
도 10은 다른 실시 예에 따른 자외선 발광소자를 도시한 단면도이고, 도 11은 도 1의 에칭 차단층을 도시한 단면도이고, 도 17은 다른 실시 예에 따른 에칭 후의 자외선 발광소자를 도시한 단면도이다.

상기 제1 도전형 AlGaN 계열 제1 반도체층(212a) 및 제1 도전형 AlGaN 계열 제2 반도체층(212b)은 반도체 화합물, 예컨대 3족-5족, 2족-6족 등의 화합물 반도체로 구현될 수 있고, 제1 도전형 도펀트가 도핑될 수 있다. 예컨대 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a) 및 제1 도전형 AlGaN 계열 제2 반도체층(212b)은 AlnGa1 - nN (0≤n≤1)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a) 및 제1 도전형 AlGaN 계열 제2 반도체층(212b)이 n형 반도체층인 경우, n형 도펀트로서, Si, Ge, Sn, Se, Te를 포함할 수 있으나 이에 한정되는 것은 아니다.
상기 제1 도전형 AlGaN 계열 제1 반도체층(212a)은 광 추출 효율을 향상시키는 광 추출 패턴(219)을 포함할 수 있다. 상기 광 추출 패턴(219)은 PEC 등의 방법으로 형성될 수 있으며 이에 한정되는 것은 아니다. 상기 광 추출 패턴(219)은 규칙적인 형상 및 배열을 갖도록 형성할 수 있고, 불규칙적인 형상 및 배열을 갖도록 형성할 수도 있다. 상기 광 추출 패턴(219)은 활성층(214)으로부터 생성된 빛이 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a)의 상부면으로부터 전반사되어 재흡수되는 빛을 외부로 굴절시켜 광 추출 효율을 향상시킬 수 있다.
상기 제1 도전형 AlGaN 계열 제2 반도체층(212b)의 두께는 1500㎚ 이상일 수 있다. 예컨대 상기 제1 도전형 AlGaN 계열 제2 반도체층(212b) 두께는 1500㎚ 내지 2500㎚일 수 있으며 이에 한정되는 것은 아니다.
상기 에칭 차단층(218)은 상기 광 추출 패턴(219)의 형성 깊이를 제한할 수 있다. 예컨대 상기 에칭 차단층(218)은 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)을 포함할 수 있다. 상기 AlN(218a)의 Al은 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a)의 Ga보다 결합에너지가 크다. 이로 인해 에칭 차단층(218)의 에칭 속도는 상기 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a)의 에칭 속도보다 느릴 수 있다. 따라서, 상기 제1 도전형 AlGaN 계열의 제2 반도체층(212b)의 에칭에 의한 광 추출 패턴(219)이 형성되는 동안 에칭 차단층(218)의 느린 에칭 속도에 의해 상기 광 추출 패턴(219)은 상기 에칭 차단층(218)을 관통하는 깊이를 갖기 어렵다.상기 에칭 차단층(218)은 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)이 5 페어 이상 교번되게 형성될 수 있다. 예컨대 상기 에칭 차단층(218)은 상기 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)이 5 페어 내지 15 페어 교번되게 형성될 수 있다. 상기 에칭 차단층(218)은 상기 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)이 5 페어 미만일 경우, 에칭 차단 효과가 저하될 수 있다. 상기 에칭 차단층(218)은 상기 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)이 15 페어 초과일 경우, 격자상수 차이에 의해 결정성이 저하될 수 있다.
상기 AlN(218a)의 두께는 0.5㎚ 이상일 수 있다. 예컨대 상기 AlN(218a)의 두께는 0.5㎚ 내지 3㎚일 수 있다. 상기 AlN(218a)의 두께가 0.5㎚ 미만일 경우, 에칭 차단 효과가 저하될 수 있다. 상기 AlN(218a)의 두께가 3㎚ 초과일 경우, 격자가 작은 AlN(218a)에 의해 결정성이 저하될 수 있고, 캐리어 주입 효율이 저하될 수 있다.
상기 제1 도전형 AlGaN 계열 제3 반도체층(218b)의 두께는 1㎚ 이상일 수 있다. 예컨대 상기 제1 도전형 AlGaN 계열 제3 반도체층(218b)의 두께는 1㎚ 내지 5㎚일 수 있다. 상기 제1 도전형 AlGaN 계열 제3 반도체층(218b)의 두께가 1㎚ 미만일 경우, 전류 스프레딩(electron spreading) 효과가 저하될 수 있고, 상기 제1 도전형 AlGaN 계열 제3 반도체층(218b)의 두께가 5㎚ 초과일 경우, 에칭 차단 효과가 저하될 수 있다.
실시 예의 자외선 발광소자는 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a) 및 제1 도전형 AlGaN 계열 제2 반도체층(212b) 사이에 에칭 차단층(218)이 형성되어 광 추출 패턴(219)의 깊이를 제한하므로 오버 에칭을 개선할 수 있다. 따라서, 실시 예의 자외선 발광소자는 쇼트에 의한 수율 저하를 개선할 수 있다.
또한, 실시 예의 자외선 발광소자는 5 페어 이상 교번되게 형성된 상기 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)에 의해 결함 차단(Dislocation Blocking) 효과를 포함할 수 있다.
상기 활성층(214)은 단일 양자 우물 구조, 다중 양자 우물 구조(MQW: Multi Quantum Well), 양자 선(Quantum-Wire) 구조, 또는 양자 점(Quantum Dot) 구조 중 적어도 어느 하나로 형성될 수 있다.
상기 활성층(214)은 상기 제1 도전형 AlGaN 계열 반도체층(212)을 통해서 주입되는 전자(또는 정공)와 상기 제2 도전형 AlGaN 계열 반도체층(216)을 통해서 주입되는 정공(또는 전자)이 서로 만나서, 상기 활성층(214)의 형성 물질에 따른 에너지 밴드(Energy Band)의 밴드갭(Band Gap) 차이에 의해서 빛을 방출하는 층이다.
상기 활성층(214)는 화합물 반도체로 구성될 수 있다. 상기 활성층(214)는 예로서 Ⅱ족-Ⅳ족 및 Ⅲ족-Ⅴ족 화합물 반도체 중에서 적어도 하나로 구현될 수 있다.
상기 활성층(214)은 양자우물과 양자벽을 포함할 수 있다. 상기 활성층(214)이 다중 양자 우물 구조로 구현된 경우, 양자우물과 양자벽이 교대로 배치될 수 있다. 상기 양자우물과 양자벽은 각각 InxAlyGa1 -x- yN(0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 갖는 반도체 재료로 배치될 수 있거나, AlGaN/GaN, AlGaN/AlGaN, InGaN/GaN, InGaN/InGaN, InAlGaN/GaN, GaAs/AlGaAs, InGaAs/AlGaAs, GaP/AlGaP, InGaP AlGaP 중 어느 하나 이상의 페어 구조로 형성될 수 있으나 이에 한정되지 않는다.
상기 제2 도전형 AlGaN 계열 반도체층(216)은 반도체 화합물, 예컨대 3족-5족, 2족-6족 등의 화합물 반도체로 구현될 수 있으며, 제2 도전형 도펀트가 도핑될 수 있다. 예컨대 상기 제2 도전형 AlGaN 계열 반도체층(216)은 AlpGa1 - pN (0≤p≤1)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 상기 제2 도전형 AlGaN 계열 반도체층(216)이 p형 반도체층인 경우, 상기 제2 도전형 도펀트는 p형 도펀트로서, Mg, Zn, Ca, Sr, Ba 등을 포함할 수 있다.
상기 제1 도전형 AlGaN 계열 제1 반도체층(212a) 및 제1 도전형 AlGaN 계열 제2 반도체층(212b)은 n형 반도체층, 상기 제2 도전형 AlGaN 계열 반도체층(216)은 p형 반도체층으로 설명하고 있지만, 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a) 및 제1 도전형 AlGaN 계열 제2 반도체층(212b)은 p형 반도체층, 상기 제2 도전형 AlGaN 계열 반도체층(216)은 n형 반도체층으로 형성할 수도 있으며, 이에 한정되는 것은 아니다. 상기 제2 도전형 AlGaN 계열 반도체층(216) 위에는 상기 제2 도전형과 반대의 극성을 갖는 반도체 예컨대 n형 반도체층(미도시)을 형성할 수 있다. 이에 따라 발광구조물(210)은 n-p 접합 구조, p-n 접합 구조, n-p-n 접합 구조, p-n-p 접합 구조 중 어느 한 구조로 구현할 수 있다.
실시 예의 발광구조물(210)은 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a), 상기 제1 도전형 AlGaN 계열 제2 반도체층(212b) 및 상기 제2 도전형 AlGaN 계열 반도체층(216)으로 설명하고 있지만, 상기 제1 도전형 GaN 계열 제1 반도체층, 상기 제1 도전형 GaN 계열 제2 반도체층 및 상기 제2 도전형 GaN 계열 반도체층으로 형성할 수 도 있으며, 이에 한정되는 것은 아니다.
실시 예의 자외선 발광소자는 제1 전극(250)을 포함할 수 있다.
상기 제1 전극(250)은 상기 제1 도전형 AlGaN 계열 제2 반도체층(212a) 위에 위치할 수 있다. 상기 제2 전극(270)은 상기 제2 도전형 AlGaN 계열 반도체층(216) 아래에 위치할 수 있다. 여기서, 발광구조물(210)은 제1 도전형 AlGaN 계열 제1 반도체층(212a), 에칭 차단층(218), 제1 도전형 AlGaN 계열 제2 반도체층(212b), 활성층(214) 및 제2 도전형 AlGaN 계열 반도체층(216)이 일방향으로 형성될 수 있다. 즉, 제1 전극(250)은 상기 발광구조물(210)의 상부면에 위치하고, 상기 제2 전극(270)은 발광구조물(210)의 하부면에 위치할 수 있다.
실시 예의 자외선 발광소자는 발광구조물(210) 아래에 전류 블록킹층(261), 채널층(263) 및 제2 전극(270)을 포함할 수 있다.
상기 전류 블록킹층(261)은 상기 상기 발광구조물(210) 아래에 배치되고, 상기 발광구조물(210)과 직접 접할 수 있다. 상기 전류 블록킹층(261)은 상기 제2 도전형 AlGaN 계열 반도체층(216) 아래에 배치되고, 상기 제2 도전형 AlGaN 계열 반도체층(216)과 직접 접할 수 있다. 상기 전류 블록킹층(261)은 상기 발광구조물(210)과 상기 제2 전극(270) 사이에 배치될 수 있다. 상기 제1 전극(250)의 폭은 상기 전류 블록킹층(261)보다 작을 수 있다. 상기 전류 블록킹층(261)은 상기 제1 전극(250)과 수직으로 중첩될 수 있다. 예컨대 상기 전류 블록킹층(261)의 중심부는 상기 제1 전극(250)과 수직으로 중첩될 수 있고, 상기 전류 블록킹층(261)의 가장자리는 상기 제1 전극(250)과 수직으로 중첩되지 않을 수 있지만, 이에 한정되는 것은 아니다.
*상기 전류 블록킹층(261)은 SiO2, SiOx, SiOxNy, Si3N4, Al2O3, TiO2 중에서 적어도 하나를 포함할 수 있으며, 발광구조물(210)과 제2 전극(270) 사이에 적어도 하나가 형성될 수 있다.
상기 전류 블록킹층(261)은 상기 발광구조물(210) 위에 배치된 제1 전극(250)과 상기 발광구조물(210)의 두께 방향으로 대응되게 배치된다. 상기 전류 블록킹층(261)은 상기 제2 전극(270)으로부터 공급되는 전류를 차단하여, 다른 경로로 확산시켜 줄 수 있다. 즉, 상기 전류 블록킹층(261)은 상기 제1 및 제2 전극(250, 270)의 최단거리로 진행하는 전류를 차단하고, 발광구조물(210)의 가장자리 경로까지 확산시켜 전류 스프레딩을 향상시킬 수 있다.
상기 채널층(263)은 상기 제2 도전형 AlGaN 계열 반도체층(216)의 하면 둘레를 따라 형성되며, 링 형상, 루프 형상 또는 프레임 형상으로 형성될 수 있다. 상기 채널층(263)은 ITO, IZO, IZTO, IAZO, IGZO, IGTO, AZO, ATO, SiO2, SiOx, SiOxNy, Si3N4, Al2O3, TiO2 중 적어도 하나를 포함할 수 있다. 상기 채널층(263)의 내측부는 상기 제2 도전형 AlGaN 계열 반도체층(216) 아래에 배치되고, 외측부는 상기 발광 구조물(210)의 측면보다 더 외측에 배치될 수 있다.
상기 제2 전극(270)은 컨택층 (265), 반사층 (267) 및 본딩층(269)을 포함할 수 있다. 상기 컨택층(265), 반사층(267) 및 본딩층(269)은 상기 전류 블록킹층(261) 및 상기 발광구조물(210) 아래에 배치될 수 있다. 상기 컨택층(265), 반사층(267) 및 본딩층(269)은 상기 전류 블록킹층(261) 및 도전형 AlGaN 계열 반도체층(216) 아래에 배치될 수 있다.
상기 컨택층(265)의 단면은 상기 전류 블로킹층(261)과 접하는 오목부 및 상기 제2 도전형 AlGaN 계열 반도체층(216)과 접하는 볼록부를 포함할 수 있다. 또한, 상기 컨택층(265)의 단면 가장자리는 상기 채널층(263)과 접하는 오목부를 포함할 수 있다. 상기 반사층(267) 및 본딩층(269) 단면은 상기 컨택층(265)의 볼록부 및 오목부와 대응되는 볼록부 및 오목부를 포함할 수 있다.
상기 컨택층(265)은 상기 전류 블록킹층(261) 및 상기 발광구조물(210)과 직접 접할 수 있다. 상기 반사층(267)은 상기 컨택층(265) 아래에 배치되고, 상기 컨택층(265)과 직접 접할 수 있다. 상기 반사층(267)은 상기 컨택층(265)과 본딩층(269) 사이에 배치될 수 있다. 상기 본딩층(269)은 상기 컨택층(265) 및 반사층(267) 아래에 배치되고, 상기 반사층(267)과 직접 접할 수 있다.
상기 컨택층(265)은 캐리어 주입을 효율적으로 할 수 있도록 단일 금속 혹은 금속합금, 금속산화물 등을 다중으로 적층하여 형성할 수 있다. 상기 컨택층(265)은 반도체와 전기적인 접촉인 우수한 물질로 형성될 수 있다. 예컨대 상기 컨택층(265)은 ITO(indium tin oxide), IZO(indium zinc oxide), IZTO(indium zinc tin oxide), IAZO(indium aluminum zinc oxide), IGZO(indium gallium zinc oxide), IGTO(indium gallium tin oxide), AZO(aluminum zinc oxide), ATO(antimony tin oxide), GZO(gallium zinc oxide), IZON(IZO Nitride), AGZO(Al-Ga ZnO), IGZO(In-Ga ZnO), ZnO, IrOx, RuOx, NiO, RuOx/ITO, Ni/IrOx/Au, 및 Ni/IrOx/Au/ITO, Ag, Ni, Cr, Ti, Al, Rh, Pd, Ir, Ru, Mg, Zn, Pt, Au, Hf 중 적어도 하나를 포함하여 형성될 수 있으나 이에 한정되는 것은 아니다.
상기 반사층(267)은 상기 컨택층(265) 상에 위치할 수 있다. 상기 반사층(267)은 반사성이 우수하고, 전기적인 접촉이 우수한 물질로 형성될 수 있다. 예컨대 상기 반사층(267)은 Ag, Ni, Al, Rh, Pd, Ir, Ru, Mg, Zn, Pt, Au, Hf 중 적어도 하나를 포함하는 금속 또는 합금으로 형성될 수 있다.
또한, 상기 반사층(267)은 상기 금속 또는 합금과 IZO, IZTO, IAZO, IGZO, IGTO, AZO, ATO 등의 투광성 전도성 물질을 이용하여 단층 또는 다층으로 형성할 수 있으며, 예컨대 IZO/Ni, AZO/Ag, IZO/Ag/Ni, AZO/Ag/Ni 등으로 적층할 수 있다.
상기 반사층(267) 아래에는 본딩층(269)이 형성되며, 상기 본딩층(269)은 베리어 금속 또는 본딩 금속으로 사용될 수 있으며, 그 물질은 예를 들어, Ti, Au, Sn, Ni, Cr, Ga, In, Bi, Cu, Ag 및 Ta와 선택적인 합금 중에서 적어도 하나를 포함할 수 있다.
상기 본딩층(269) 아래에는 지지 부재(273)가 형성되며, 상기 지지 부재(273)는 전도성 부재로 형성될 수 있으며, 그 물질은 구리(Cu-copper), 금(Au-gold), 니켈(Ni-nickel), 몰리브덴(Mo), 구리-텅스텐(Cu-W), 캐리어 웨이퍼(예: Si, Ge, GaAs, ZnO, SiC 등)와 같은 전도성 물질로 형성될 수 있다. 상기 지지부재(273)는 다른 예로서, 전도성 시트로 구현될 수 있다.
실시 예의 자외선 발광소자는 수직형 타입으로 설명하고 있지만, 전극들이 상기 발광조조물(210)의 상부면 상에 위치한 수평 타입에 적용될 수도 있다.
실시 예의 자외선 발광소자는 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a) 및 제1 도전형 AlGaN 계열 제2 반도체층(212b) 사이에 에칭 차단층(218)이 형성되어 광 추출 패턴(219)의 깊이를 제1 도전형 AlGaN 계열 제2 반도체층(212b) 아래의 에칭 차단층(218)까지로 제한함으로써, 제1 도전형 AlGaN 계열 제2 반도체층(212b)에서의 쇼트에 의한 수율 저하를 개선할 수 있다.
또한, 실시 예의 자외선 발광소자는 5 페어 이상 교번되게 형성된 상기 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)을 포함하는 에칭 차단층(218)에 의해 결함 차단 효과에 의해 발광구조물(210)의 결정성을 향상시킬 수 있다.
도 12 내지 도 16은 일 실시 예에 따른 자외선 발광소자의 제조방법을 도시한 단면도이다.
도 12를 참조하면, 버퍼층(206)은 기판(205) 상에 형성될 수 있다.
상기 기판(205)은 열전도성이 뛰어난 물질로 형성될 수 있으며, 전도성 기판 또는 절연성 기판일수 있다. 예컨대 상기 기판(205)은 사파이어(Al2O3), SiC, Si, GaAs, GaN, ZnO, GaP, InP, Ge, and Ga203 중 적어도 하나를 사용할 수 있다. 상기 기판(205) 상에는 요철 구조가 형성될 수 있으며, 이에 대해 한정하지는 않는다.
상기 버퍼층(206)은 상기 기판(205)과 질화물 반도체층 사이의 격자 상수의 차이를 줄여주게 되며, 그 물질은 GaN, AlN, AlGaN, InGaN, InN, InAlGaN, AlInN, AlGaAs, GaP, GaAs, GaAsP, AlGaInP 중에서 선택될 수 있다. 예컨대 상기 버퍼층(206)은 언도프트 GaN일 수 있으나, 이에 한정되는 것은 아니다.
상기 버퍼층(206)은 적어도 하나 이상일 수 있다. 즉, 상기 버퍼층(206)은 2 이상의 복수의 층일 수 있다.
도 13을 참조하면, 제1 도전형 AlGaN 계열 제1 반도체층(212a)는 상기 버퍼층(206) 상에 형성될 수 있다.
상기 제1 도전형 AlGaN 계열 제1 반도체층(212a)은 반도체 화합물, 예컨대 3족-5족, 2족-6족 등의 화합물 반도체로 구현될 수 있고, 제1 도전형 도펀트가 도핑될 수 있다. 예컨대 상기 제2 도전형 AlGaN 계열 제1 반도체층(212a)은 AlnGa1 - nN (0≤n≤1)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a)이 n형 반도체층인 경우, n형 도펀트로서, Si, Ge, Sn, Se, Te를 포함할 수 있으나 이에 한정되는 것은 아니다. 상기 제2 도전형 AlGaN 계열 제1 반도체층(212a) 상에 에칭 차단층(218)이 형성될 수 있다.
도 14는 도 13의 A를 도시한 도면이다.
도 13 및 도 14를 참조하면, 에칭 차단층(218)은 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a) 상에 형성될 수 있다. 상기 에칭 차단층(218)은 PEC 등에 의해 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a)에 형성되는 광 추출 패턴의 깊이를 제한하는 기능을 포함할 수 있다.
상기 에칭 차단층(218)은 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)이 5 페어 이상 교번되게 형성될 수 있다. 예컨대 상기 에칭 차단층(218)은 상기 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)이 5 페어 내지 15 페어 교번되게 형성될 수 있다. 상기 에칭 차단층(218)은 상기 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)이 5 페어 미만일 경우, 에칭 차단 효과가 저하될 수 있다. 상기 에칭 차단층(218)은 상기 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)이 15 페어 초과일 경우, 격자상수 차이에 의해 결정성이 저하될 수 있다.
상기 AlN(218a)의 두께는 0.5㎚ 이상일 수 있다. 예컨대 상기 AlN(218a)의 두께는 0.5㎚ 내지 3㎚일 수 있다. 상기 AlN(218a)의 두께가 0.5㎚ 미만일 경우, 에칭 차단 효과가 저하될 수 있다. 상기 AlN(218a)의 두께가 3㎚ 초과일 경우, 격자가 작은 AlN(218a)에 의해 결정성이 저하될 수 있고, 캐리어 주입 효율이 저하될 수 있다.
상기 제1 도전형 AlGaN 계열 제3 반도체층(218b)의 두께는 1㎚ 이상일 수 있다. 예컨대 상기 제1 도전형 AlGaN 계열 제3 반도체층(218b)의 두께는 1㎚ 내지 5㎚일 수 있다. 상기 제1 도전형 AlGaN 계열 제3 반도체층(218b)의 두께가 1㎚ 미만일 경우, 전류 스프레딩 효과가 저하될 수 있고, 상기 제1 도전형 AlGaN 계열 제3 반도체층(218b)의 두께가 5㎚ 초과일 경우, 에칭 차단 효과가 저하될 수 있다.
도 15를 참조하면, 제1 도전형 AlGaN 계열 제2 반도체층(212b)은 상기 에칭 차단층(218) 상에 형성될 수 있다.
상기 제1 도전형 AlGaN 계열 제2 반도체층(212b)은 반도체 화합물, 예컨대 3족-5족, 2족-6족 등의 화합물 반도체로 구현될 수 있고, 제1 도전형 도펀트가 도핑될 수 있다. 예컨대 상기 제2 도전형 AlGaN 계열 제2 반도체층(212b)은 AlnGa1 - nN (0≤n≤1)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 상기 제1 도전형 AlGaN 계열 제2 반도체층(212b)이 n형 반도체층인 경우, n형 도펀트로서, Si, Ge, Sn, Se, Te를 포함할 수 있으나 이에 한정되는 것은 아니다.
상기 제1 도전형 AlGaN 계열 제2 반도체층(212b)의 두께는 1500㎚ 이상일 수 있다. 예컨대 상기 제1 도전형 AlGaN 계열 제2 반도체층(212b) 두께는 1500㎚ 내지 2500㎚일 수 있으며 이에 한정되는 것은 아니다.
활성층(214)은 제1 도전형 AlGaN 계열 제2 반도체층(212b) 상에 형성될 수 있고, 제2 도전형 AlGaN 계열 반도체층(216)은 상기 활성층(214) 상에 형성될 수 있다.
상기 활성층(214)은 상기 단일 양자 우물 구조, 다중 양자 우물 구조(MQW: Multi Quantum Well), 양자 선(Quantum-Wire) 구조, 또는 양자 점(Quantum Dot) 구조 중 적어도 어느 하나로 형성될 수 있다.

상기 제2 도전형 AlGaN 계열 반도체층(216)은 반도체 화합물, 예컨대 3족-5족, 2족-6족 등의 화합물 반도체로 구현될 수 있으며, 제2 도전형 도펀트가 도핑될 수 있다. 예컨대 상기 제2 도전형 AlGaN 계열 반도체층(216)은 AlpGa1 - pN (0≤p≤1)의 조성식을 갖는 반도체 물질을 포함할 수 있다. 상기 제2 도전형 AlGaN 계열 반도체층(216)이 p형 반도체층인 경우, 상기 제2 도전형 도펀트는 p형 도펀트로서, Mg, Zn, Ca, Sr, Ba 등을 포함할 수 있다.
상기 제1 도전형 AlGaN 계열 제1 반도체층(212a) 및 제1 도전형 AlGaN 계열 제2 반도체층(212b)을 p형 반도체층, 상기 제2 도전형 AlGaN 계열 반도체층(216)을 n형 반도체층으로 형성할 수도 있으며 이에 한정되는 것은 아니다.
상기 제2 도전형 AlGaN 계열 제1 반도체층(216) 상에 제2 전극층(220)이 형성될 수 있다. 상기 제2 전극층(220)은 컨택층(222), 반사층(224) 및 전도성 지지부재(226)가 형성될 수 있다.
상기 컨택층(222)은 캐리어 주입을 효율적으로 할 수 있도록 단일 금속 혹은 금속합금, 금속산화물 등을 다중으로 적층하여 형성할 수 있다. 상기 컨택층(222)은 반도체와 전기적인 접촉인 우수한 물질로 형성될 수 있다. 예컨대 상기 컨택층(222)은 ITO(indium tin oxide), IZO(indium zinc oxide), IZTO(indium zinc tin oxide), IAZO(indium aluminum zinc oxide), IGZO(indium gallium zinc oxide), IGTO(indium gallium tin oxide), AZO(aluminum zinc oxide), ATO(antimony tin oxide), GZO(gallium zinc oxide), IZON(IZO Nitride), AGZO(Al-Ga ZnO), IGZO(In-Ga ZnO), ZnO, IrOx, RuOx, NiO, RuOx/ITO, Ni/IrOx/Au, 및 Ni/IrOx/Au/ITO, Ag, Ni, Cr, Ti, Al, Rh, Pd, Ir, Ru, Mg, Zn, Pt, Au, Hf 중 적어도 하나를 포함하여 형성될 수 있으며, 이러한 재료에 한정되는 않는다.
상기 컨택층(222) 상에는 반사층(224)이 형성될 수 있다. 상기 반사층(224)은 반사성이 우수하고, 전기적인 접촉이 우수한 물질로 형성될 수 있다. 예컨대 상기 반사층(224)은 Ag, Ni, Al, Rh, Pd, Ir, Ru, Mg, Zn, Pt, Au, Hf 중 적어도 하나를 포함하는 금속 또는 합금으로 형성될 수 있다.
또한, 상기 반사층(224)은 상기 금속 또는 합금과 IZO, IZTO, IAZO, IGZO, IGTO, AZO, ATO 등의 투광성 전도성 물질을 이용하여 다층으로 형성할 수 있으며, 예를 들어, IZO/Ni, AZO/Ag, IZO/Ag/Ni, AZO/Ag/Ni 등으로 적층할 수 있다.
다음으로, 상기 반사층(224) 상에 전도성 지지부재(226)가 형성될 수 있다.
상기 전도성 지지부재(226)는 효율적으로 캐리어 주입할 수 있도록 전기 전도성이 우수한 금속, 금속합금, 혹은 전도성 반도체 물질로 이루어질 수 있다. 예컨대 상기 전도성 지지부재(226)는 구리(Cu), 금(Au), 구리합금(Cu Alloy), 니켈(Ni-nickel), 구리-텅스텐(Cu-W), 캐리어 웨이퍼(예: GaN, Si, Ge, GaAs, ZnO, SiGe, SiC 등) 등을 선택적으로 포함할 수 있다.
상기 전도성 지지부재(226)를 형성시키는 방법은 전기화학적인 금속증착방법이나 유테틱 메탈을 이용한 본딩 방법 등을 사용할 수 있다.
도 15 및 도 16을 참조하면, 기판(205), 버퍼층(206)은 상기 발광구조물(210)로부터 제거될 수 있다. 예컨대 상기 기판(205), 버퍼층(206)의 제거 방법은 화학적 식각 방법을 사용할 수 있다.
상기 기판(205), 버퍼층(206)이 제거되어 노출된 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a)은 광 추출 효율을 향상시키는 광 추출 패턴(219)이 형성될 수 있다. 상기 광 추출 패턴(219)은 PEC 등의 방법으로 형성될 수 있으며 이에 한정되는 것은 아니다. 상기 광 추출 패턴(219)은 규칙적인 형상 및 배열을 갖도록 형성할 수 있고, 불규칙적인 형상 및 배열을 갖도록 형성할 수도 있다.
상기 광 추출 패턴(219)은 활성층(214)으로부터 생성된 빛을 외부로 굴절시켜 광 추출 효율을 향상시킬 수 있다.
실시 예의 자외선 발광소자는 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a) 및 제1 도전형 AlGaN 계열 제2 반도체층(212b) 사이에 에칭 차단층(218)이 형성되어 광 추출 패턴(219)의 깊이를 제1 도전형 AlGaN 계열 제2 반도체층(212b) 아래의 에칭 차단층(218)까지로 제한함으로써, 제1 도전형 AlGaN 계열 제2 반도체층(212b)에서의 쇼트에 의한 수율 저하를 개선할 수 있다.
또한, 실시 예의 자외선 발광소자는 5 페어 이상 교번되게 형성된 상기 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)을 포함하는 에칭 차단층(218)에 의해 결함 차단 효과에 의해 발광구조물(210)의 결정성을 향상시킬 수 있다.
도 17은 실시 예의 자외선 발광소자의 사진이다.
도 17에 도시된 바와 같이, 실시 예의 자외선 발광소자는 광 추출 패턴의 깊이를 제한하는 에칭 차단층(218)을 포함할 수 있다. 상기 에칭 차단층(218)은 제1 도전형 AlGaN 계열 제1 반도체층(212a)의 광 추출 패턴의 깊이를 상기 에칭 차단층(218)까지로 제한함으로써, 광 추출 패턴의 오버 에칭을 차단하므로 활성층(214)과 제1 도전형 AlGaN 계열 제2 반도체층(212b)사이의 간격(T)을 일정하게 유지할 수 있다.
실시 예의 자외선 발광소자는 광 추출 패턴의 깊이를 상기 에칭 차단층(218)까지로 제한함으로써, 제1 도전형 AlGaN 계열 제2 반도체층의 쇼트에 의한 수율 저하를 개선할 수 있다.
또한, 실시 예의 자외선 발광소자는 5 페어 이상 교번되게 형성된 상기 AlN 및 제1 도전형 AlGaN 계열 반도체층을 포함하는 에칭 차단층(218)에 의해 결함 차단 효과에 의해 발광구조물의 결정성을 향상시킬 수 있다.
도 18 및 도 19는 다른 실시 예에 따른 자외선 발광소자를 도시한 단면도이다.
도 18 및 도 19에 도시된 바와 같이, 다른 실시 예에 따른 자외선 발광소자는 도 1의 실시 예에 따른 자외선 발광소자의 기술적 특징을 채용할 수 있다.
다른 실시 예에 따른 자외선 발광소자는 제1 언도프트 GaN층(306a), 질화물층(307), 제2 언도프트 GaN층(306b)을 포함할 수 있다.
상기 제1 언도프트 GaN층(306a)은 적어도 하나 이상일 수 있다. 즉, 상기 제1 언도프트 GaN층(306a)은 2 이상의 복수의 층일 수 있다. 상기 제1 언도프트 GaN층(306a)은 성장온도 또는 성장압력 등을 제어하여 다수의 V핏(V)을 포함할 수 있다. 예컨대 상기 제1 언도프트 GaN층(306a)은 성장온도 또는 성장압력 등을 조절하여 Ga의 이동도를 저하시킬 수 있고, 이에 따라 러프니스를 포함하는 제1 언도프트 GaN층(306a)을 형성할 수 있다. 예컨대 상기 제1 언도프트 GaN층(306a)은 적어도 일부가 측면과 상부면을 갖도록 형성될 수 있으며, 상기 측면들은 다수의 V핏(V)을 포함하여 형성할 수 있다. 예컨대 상기 러프니스는 규칙적 또는 불규칙적으로 형성할 수 있으며 이에 한정되는 것은 아니다.
상기 질화물층(307)은 상기 제1 언도프트 GaN층(306a) 상에 형성될 수 있다. 상기 질화물층(307)은 상기 V핏(V) 내에 위치할 수 있다. 상기 질화물층(307)은 상기 V핏(V)의 하단에 형성될 수 있다. 상기 질화물층(307)은 SiNx(x>0)를 포함할 수 있으나, 이에 한정되는 것은 아니다. 상기 질화물층(307)은 제1 언도프트 GaN층(306a)의 V핏(V) 내에 배치되어 V핏(V)의 하단에서 발생하는 결함을 차단할 수 있다. 예컨대 상기 질화물층(307)은 비정질 물질로 형성되어 제1 언도프트 GaN층(306a)의 V핏(V)의 하단에 형성되어 V핏의 하단에서 발생하는 결함이 상기 제2 언도프트 GaN층(306b)으로 전파되는 것을 줄일 수 있고, 결함이 전파되는 경로를 벤딩(bending)시킬 수 있다. 상기 질화물층(307)은 상기 V핏(V)하단 이외에도 상기 제1 언도프트 GaN층(306a)에 형성되는 상부면 상에도 위치할 수 있으며 이에 한정하지 않는다.
다른 실시 예에 따른 자외선 발광소자는 V핏(V)을 갖는 제1 언도프트 GaN층(306a)의 V핏(V1)에 질화물층(307)이 형성되고, 상기 질화물층(307) 상에 제2 언도프트 GaN층(306a)가 형성되어 결함을 개선시켜 결정성을 향상시킬 수 있다.
실시 예에 따른 자외선 발광소자는 복수개가 어레이된 구조일 수 있고, 발광소자 패키지에 포함될 수 있다. 실시 예에 따른 자외선 발광소자는 파장에 따라 경화, 살균, 특수조명 등 다양한 분야에 이용될 수 있다.
실시 예에 따른 자외선 발광소자는 백라이트 유닛, 조명장치, 디스플레이 장치, 차량용 표시장치, 스마트 유닛 등에 적용될 수 있으나 이에 한정되는 것은 아니다.
*다른 실시 예의 자외선 발광소자는 기판(305), 제1 언도프트 GaN층(306a), 질화물층(307), 제2 언도프트 GaN층(306b)이 제거되어 노출된 제1 도전형 AlGaN 계열 제1 반도체층(212a)에 광 추출 패턴(219)이 형성될 수 있다. 상기 광 추출 패턴(219) 및 제1 전극(250)은 도 10 내지 도 16의 실시 예에 따른 자외선 발광소자의 기술적 특징을 채용할 수 있다.
다른 실시 예의 자외선 발광소자는 상기 제1 도전형 AlGaN 계열 제1 반도체층(212a) 및 제1 도전형 AlGaN 계열 제2 반도체층(212b) 사이에 에칭 차단층(218)이 형성되어 광 추출 패턴(219)의 깊이를 제1 도전형 AlGaN 계열 제2 반도체층(212b) 아래의 에칭 차단층(218)까지로 제한함으로써, 제1 도전형 AlGaN 계열 제2 반도체층(212b)에서의 쇼트에 의한 수율 저하를 개선할 수 있다.
또한, 실시 예의 자외선 발광소자는 5 페어 이상 교번되게 형성된 AlN(218a) 및 제1 도전형 AlGaN 계열 제3 반도체층(218b)을 포함하는 에칭 차단층(218)에 의해 결함 차단 효과에 의해 발광구조물(210)의 결정성을 향상시킬 수 있다.
도 20은 실시 예에 따른 발광소자 패키지를 도시한 단면도이다.
실시 예에 따른 발광 소자 패키지(400)는 패키지 몸체부(405)와, 상기 패키지 몸체부(405)에 설치된 제1 리드전극(413) 및 제2 리드전극(414)과, 상기 패키지 몸체부(405)에 설치되어 상기 제1 리드전극(413) 및 제2 리드전극(414)과 전기적으로 연결되는 자외선 발광소자(100)와, 상기 자외선 발광소자(100)를 포위하는 몰딩부재(430)가 포함된다.
상기 제1 리드전극(413) 및 제2 리드전극(414)은 서로 전기적으로 분리되며, 상기 자외선 발광소자(100)에 전원을 제공하는 역할을 한다. 또한, 상기 제1 리드전극(413) 및 제2 리드전극(414)은 상기 자외선 발광소자(100)에서 발광된 빛을 반사시켜 광 효율을 증가시키는 기능을 포함할 수 있으며, 상기 자외선 발광소자(100)에서 발생된 열을 외부로 배출시키는 기능을 포함 수도 있다.
상기 자외선 발광소자(100)는 상기 제1 리드전극(413) 또는 제2 리드전극(414)과 와이어 방식, 플립칩 방식 또는 다이 본딩 방식 중 어느 하나에 의해 전기적으로 연결될 수도 있다.
상기 자외선 발광소자(100)는 일 실시예에 따른 자외선 발광소자일 수 있으나 이에 한정되지 않으며, 다른 실시예에 따른 자외선 발광소자일 수도 있다.
상기 몰딩부재(430)에는 형광체(432)가 포함되어 백색광의 발광소자 패키지가 될 수 있으나 이에 한정되는 것은 아니다.
상기 몰딩부재(430)의 상면은 평평하거나 오목 또는 볼록하게 형성될 수 있으며 이에 한정하지 않는다.
이상에서 실시예들에 설명된 특징, 구조, 효과 등은 적어도 하나의 실시예에 포함되며, 반드시 하나의 실시예에만 한정되는 것은 아니다. 나아가, 각 실시예에서 예시된 특징, 구조, 효과 등은 실시예들이 속하는 분야의 통상의 지식을 가지는 자에 의해 다른 실시예들에 대해서도 조합 또는 변형되어 실시 가능하다. 따라서 이러한 조합과 변형에 관계된 내용들은 실시예의 범위에 포함되는 것으로 해석되어야 할 것이다.
이상에서 실시예를 중심으로 설명하였으나 이는 단지 예시일 뿐 실시예를 한정하는 것이 아니며, 실시예가 속하는 분야의 통상의 지식을 가진 자라면 본 실시예의 본질적인 특성을 벗어나지 않는 범위에서 이상에 예시되지 않은 여러 가지의 변형과 응용이 가능함을 알 수 있을 것이다. 예를 들어, 실시예에 구체적으로 나타난 각 구성 요소는 변형하여 실시할 수 있는 것이다. 그리고 이러한 변형과 응용에 관계된 차이점들은 첨부된 청구 범위에서 설정하는 실시예의 범위에 포함되는 것으로 해석되어야 할 것이다.

Claims (12)

  1. 기판;
    상기 기판 상에 적어도 일부에 상부면 및 측면을 갖는 V핏을 포함하는 제1 언도프트 GaN층;
    상기 제1 언도프트 GaN층의 V핏 상에 배치된 제1 질화물층;
    상기 제1 언도프트 GaN층과 상기 제1 질화물층 상에 배치된 제1 언도프트 AlGaN 계열 반도체층; 및
    상기 제1 언도프트 AlGaN 계열 반도체층 상에 위치한 제2 언도프트 GaN층을 포함하고,
    상기 제1 언도프트 AlGaN 계열 반도체층은 상기 제1 언도프트 GaN층의 상부면 상에 위치한 제1 영역 및 상기 제1 언도프트 GaN층의 V핏 상에 위치한 제2 영역을 포함하고,
    상기 제1 영역의 Al 농도는 상기 제2 영역의 Al 농도보다 큰 자외선 발광소자.
  2. 제1 항에 있어서,
    상기 제1 언도프트 AlGaN 계열 반도체층은 AlxGa1 - xN(0.4≤x≤0.8)의 Al 조성을 갖는 자외선 발광소자.
  3. 제1 항에 있어서,
    상기 제1 언도프트 AlGaN 계열 반도체층의 두께는 5㎚ 내지 15㎚인 자외선 발광소자.
  4. 제1 항에 있어서,
    상기 제2 언도프트 GaN층의 두께는 800㎚ 내지 1500㎚인 자외선 발광소자.
  5. 제1 항에 있어서,
    상기 제1 언도프트 AlGaN 계열 반도체층 및 상기 제2 언도프트 GaN층은 상기 제1 질하물층 상에 적어도 2쌍 이상 배치된 자외선 발광소자.
  6. 제1 항에 있어서,
    상기 제2 언도프트 GaN층은 평평한 상부면과 V핏을 포함하고, 상기 제2 언도프트 GaN층의 V핏 상에 배치된 제2 질화물층;
    상기 제2 언도프트 GaN층과 상기 제2 질화물층 상에 배치된 제2 언도프트 AlGaN 계열 반도체층; 및
    상기 제2 언도프트 AlGaN 계열 반도체층 상에 위치한 제3 언도프트 GaN층을 포함하고,
    상기 제2 언도프트 AlGaN 계열 반도체층은 상기 제2 언도프트 GaN층의 상부면 상에 위치한 제3 영역 및 상기 제2 언도프트 GaN층의 V핏 상에 위치한 제4 영역을 포함하고,
    상기 제3 영역의 Al 농도는 상기 제4 영역의 Al 농도보다 큰 자외선 발광소자.
  7. 광 추출 구조를 갖는 제1 도전형 제1 반도체층;
    상기 제1 도전형 제1 반도체층 상에 배치된 에칭 차단층;
    상기 에칭 차단층 상에 배치된 제1 도전형 제2 반도체층;
    상기 제1 도전형 제2 반도체층 상에 위치한 활성층; 및
    상기 활성층 상에 위치한 제2 도전형 반도체층을 포함하고,
    상기 에칭 차단층은 AlN 및 제1 도전형 제3 반도체층이 적어도 5 페어 이상 교번되고,
    상기 제1 도전형 제1 반도체층, 상기 제1 도전형 제2 반도체층, 및 상기 제1 도전형 제3 반도체층은 제1 도전형 AlGaN 계열 반도체층인 자외선 발광소자.
  8. 제7 항에 있어서,
    상기 에칭 차단층은 상기 AlN 및 제1 도전형 제3 반도체층이 5 페어 내지 15 페어 교번되는 자외선 발광소자.
  9. 제7 항에 있어서,
    상기 AlN의 두께는 0.5㎚ 내지 3㎚인 자외선 발광소자.
  10. 제7 항에 있어서,
    상기 제1 도전형 제3 반도체층의 두께는 1㎚ 내지 5㎚인 자외선 발광소자.
  11. 제1 항 내지 제10 항 중 어느 하나의 자외선 발광소자를 포함하는 발광소자 패키지.
  12. 제1 항 내지 제10 항 중 어느 하나의 자외선 발광소자를 포함하는 조명장치.
