[凹凸構造付基板の製造方法]
本実施形態における凹凸構造付基板の製造方法は、粒子膜を含むマスクである第1マスクを形成する第1マスク形成工程、および、レジスト膜からなる第2マスクを形成する第2マスク形成工程から構成される複合マスク工程と、エッチング工程とを含む。
第1マスク形成工程は、基板11の上面Sに、平面的に配列された粒子Pからなる単粒子膜Fが形成される単粒子膜形成工程と、単粒子膜Fに含まれる粒子Pを上面Sに固定する固着層23が形成される固着層形成工程とを含む。
単粒子膜形成工程は、基板11の上面Sに単粒子膜Fを形成する。粒子Pを構成する材料として、例えば、Al、Au、Ti、Pt、Ag、Cu、Cr、Fe、Ni、Wなどの金属、SiO2、Al2O3、TiO2、MgO2、CaO2などの金属酸化物や、Siが挙げられる。また、粒子Pを構成する材料として、SiN、TiNなどの窒化物、SiC、WCなどの炭化物、ポリスチレン、ポリメチルメタクリレートなどの有機高分子、その他の半導体材料、無機高分子などが挙げられる。また、粒子Pを構成する材料は、これらのなかの少なくとも2種類を併用することもできる。なお、上述した材料のなかでも、粒子Pを構成する材料は、上面Sに対するエッチング選択比の自由度が高い観点から、無機酸化物であることが好ましい。また、粒子Pを構成する材料は、無機酸化物のなかでもシリカがより好ましい。

LB法では、水よりも比重が低い溶剤のなかに粒子Pが分散した分散液が用いられ、まず、水の液面に分散液が滴下される。次いで、分散液から溶剤が揮発することによって、粒子Pからなる単粒子膜Fが水面に形成される。そして、水面に形成された単粒子膜Fが、基板11の上面Sに移し取られることによって、基板11の上面Sに単粒子膜Fが形成される。
式(1)において、Aは粒子Pの平均粒径であり、Bは互いに隣り合う粒子P間のピッチにおける最頻値であり、|B-A|はAとBとの差の絶対値である。
第2マスク形成工程では、基板11の上において、第1マスク21に第2マスク22が積層される。第2マスク22は、所定の形状にパターニングされたマスクである。第2マスク22は、レジスト材料を含む液状体が第1マスク21の上に塗布された後、塗布されたレジスト材料が所定の形状にパターニングされることによって形成される。
エッチング工程では、複合マスク20を用いて基板11の上面Sのエッチングが行われる。詳細には、第2マスク22をマスクとして上面Sがエッチングされ、かつ、第2マスク22の突出部24間に位置する第1マスク21をマスクとして上面Sがエッチングされる。さらに、突出部24の縮小に伴って、突出部24に覆われていた粒子Pをマスクとして、上面Sがエッチングされる。すなわち、複合マスク20が用いられるエッチング工程においては、第2マスク22を用いたエッチングと第1マスク21を用いたエッチングとが同時に行われる。
基板11の上面Sに凹凸構造を形成するエッチング条件の一例を示す。粒子Pのエッチング速度に対する上面Sのエッチング速度の割合は、粒子Pを構成する材料と基板11を構成する材料とによって決まる。所望する凹凸構造の形状は、反応性エッチングに用いられるエッチングガスが所望する形状に応じて適切に選択されることによって得られる。例えば、基板11がサファイアであり、粒子Pがシリカである場合、Cl2、BCl3、SiCl4、HBr、HI、HCl、Arからなる群から選択される1種類以上のガスをエッチングガスとして用いればよい。
(エッチング条件例2)
エッチング条件例2は、互いに隣り合う大突部12の間に位置する平坦部14を拡大させること、および、平坦部14の平面性を高めることの少なくとも一方を実現するためのエッチング条件である。エッチング条件例2では、粒子Pのエッチング速度に対する上面Sのエッチング速度の割合が、エッチング条件例1よりも小さい25%以下であることが好ましい。粒子Pのエッチング速度に対する上面Sのエッチング速度の割合は、15%以下であることがより好ましく、特に10%以下であることが好ましい。
上述した実施形態の作用について説明する。上述の凹凸構造付基板形成用中間体を用いた凹凸構造付基板の製造方法によれば、2種類のマスクの積層体である複合マスク20を用いて基板11がエッチングされることによって、凹凸構造が形成される。こうした製法によれば、一層の粒子膜をマスクとしたエッチングによって形成される凹凸構造にそれとは異なる凹凸を加えることが可能であるため、一層の粒子膜をマスクとしたエッチングによって凹凸構造を形成する方法と比較して、複雑な凹凸構造を形成することができる。特に、第2マスク22は、単粒子膜Fを含む第1マスク21と比較して、マスクの有するマスク要素の形状の設定に関する自由度が高いため、粒子膜のみをマスクとして用いる方法と比較して、多様な凹凸構造を形成することができる。
(1)第2マスク22と、単粒子膜Fを含む第1マスク21とは、マスクの有するマスク要素の形状を互いに変更することが可能であるため、粒子膜のみをマスクとして用いる方法と比較して、多様な凹凸構造を形成することができる。
図11は、図5や図7に示した凹凸構造における断面を拡大して示す。図11に示されるように、複数の小突部13の各々は、大突部12から突き出ている。複数の小突部13の各々は、大突部12に接続する小突部13の基部から先端に向かって細くなる形状を有している。上面Sと対向する平面視において、大突部12は小突部13よりも大きく、詳細には、大突部12に外接する円の半径は、小突部13に外接する円の半径よりも大きい。
・基板11の上面Sと対向する方向から見て、第2マスク22を構成する突出部24は、第1マスク21を構成する粒子Pよりも小さくてもよい。そして、こうした第1マスク21および第2マスク22が用いられることによって、凹凸構造付基板において、基板11の上面Sと対向する方向から見て、突出部24の形状や配列パターンに準じて形成される突部である第2突部の大きさは、粒子Pの大きさや配列パターンに準じて形成される突部である第1突部の大きさよりも小さくなる。
