Description

実装装置
本発明は、電子部品を被ボンディング対象である基板に実装する実装装置の構造に関する。
半導体装置の組み立てにおいては、半導体ダイを基板或いはリードフレームの上に取り付けるダイボンディング装置や基板に取り付けられた半導体ダイの電極と基板の電極とをワイヤで接続するワイヤボンディング装置等のボンディング装置が用いられている。ワイヤボンディング装置は、ボンディングステージに吸着固定された基板或いは基板に取り付けられた半導体ダイを200~250℃程度に加熱し、これらの電極に超音波加振を加えながら金、銀、銅等の細線をキャピラリ等のボンディングツールで熱圧着させて各電極に金属細線を接合するものである。また、ダイボンディング装置は、接着剤を塗布したボンディングステージに吸着固定された基板を加熱し、この上に半導体ダイを熱圧着した後に接着材を熱硬化させて半導体ダイを基板に固定する方式やボンディングステージに吸着固定されたリードフレームを300~450℃程度に加熱し、この上に半導体ダイを共晶ボンディングさせて半導体ダイをリードフレームに固定する方式のものが用いられている。また、近年は、基板の電極上や半導体ダイの電極上に半田等のバンプ(突起)を形成しておき、半導体ダイを反転させ、電極が基板側(下側)となるようにコレットで保持した状態で半導体ダイを加熱してバンプを溶融状態とする一方、ボンディングステージに吸着固定された基板を200℃程度に加熱してバンプを溶融状態とし、各バンプ同士を接触させて金属結合させ、半導体ダイを基板に接合するフリップボンディング方法が用いられている。このように、ボンディング装置では、ボンディングの際にボンディングステージに吸着固定された基板を200℃程度の温度に加熱することが必要となる場合がある。 
ボンディングステージが200℃程度に加熱されるとボンディングステージ上方の空気はボンディングステージの熱で加熱されて上昇する。すると、周囲の冷たい空気がボンディングステージの上に入り込み、ボンディングステージの熱により加熱されて再び上昇するという空気の循環が発生する。この際、ボンディングステージの上方では、上昇気流により温度の異なる空気、つまり、密度の異なる空気の混合により陽炎が発生する。 
一方、ボンディング装置では、ボンディングステージに吸着固定された基板の表面或いは基板に取り付けられた半導体ダイの画像を撮像し、撮像した画像に基づいて基板の電極や半導体ダイの電極の位置或いは、基板のボンディング位置を検出し、検出した位置に基づいてボンディングツールの位置制御が行われる。先に説明したように、ボンディングステージの上方に陽炎が発生すると、ボンディングステージに吸着固定された基板或いは半導体ダイの画像を撮像する撮像装置の視野の中に陽炎が入り込んでしまい、画像位置の検出精度が低下してしまうという問題があった。このため、撮像装置の視野領域に窒素ガスまたは空気を吹き付けて陽炎を吹き飛ばし、撮像装置の位置検出精度を向上させる方法が提案されている(例えば、特許文献1参照)。

しかし、特許文献1に記載された従来技術のような窒素ガスまたは空気を吹き付ける方法では、大量の窒素ガスが必要となるという問題がある。また、ワイヤボンディング装置では、放電電極とワイヤ先端との間で放電を発生させ、放電の熱によりワイヤの先端にフリーエアーボールを形成するが、窒素ガスまたは空気を吹き付けるとフリーエアーボールの温度が急速に低下してしまい、ボンディング品質が低下してしまうという問題があった。 
そこで、本発明は、実装装置において、簡便な構成で撮像デバイスの画像位置検出精度を向上させることを目的とする。
本発明の実装装置は、上面に載置された被ボンディング対象及び被ボンディング対象に取り付けられた電子部品を加熱する実装ステージと、実装ステージの上方に配置され、実装ステージ上に載置された被ボンディング対象及の画像又は、被ボンディング対象及び電子部品の画像を撮像する撮像デバイスと、実装ステージ上面と撮像デバイスとの間の空間に超音波の定在波を発生させる定在波発生デバイスと、を備えることを特徴とする。 
本発明の実装装置において、定在波発生デバイスは、超音波スピーカと、超音波スピーカから放射された超音波を反射する反射面と、を含むこととしても好適である。 
本発明の実装装置において、反射面は、超音波スピーカと対向して配置された平板の表面であることとしても好適である。 
本発明の実装装置において、撮像デバイスは、XY方向に移動可能であり、平板は撮像デバイスと共にXY方向に移動することとしても好適である。 
本発明の実装装置において、平板は撮像デバイスの光軸近傍に定在波の腹が位置するように、光軸と平板の表面との距離が超音波の波長λの(2n-1)/4倍(nは正の整数)であることとしても好適である。 
本発明の実装装置において、被ボンディング対象又は被ボンディング対象に電子部品が取り付けられた被ボンディング対象の表面を実装ステージに向かって押さえるウィンドクランパを備え、平板は、ウィンドクランパの超音波スピーカから遠い側の端部の上面に取り付けられていることとしても好適である。 
本発明の実装装置において、反射面は、撮像デバイスと実装ステージとの間に傾斜配置されたハーフミラーの表面と、実装ステージ上に載置された被ボンディング対象の表面とで構成されることとしても好適である。

以下、図面を参照しながら本発明を半導体ダイ63と被ボンディング対象である基板(リードフレーム)61との間にワイヤを実装する実装装置であるワイヤボンディング装置に適用した場合について説明する。図1に示すように、ワイヤボンディング装置10は、表面に半導体ダイ63が取り付けられた基板(リードフレーム)61を送り方向(X方向)にガイドする2本のガイドレール81,82と、ガイドレール81,82の間の下側に配置されて基板(リードフレーム)61を真空吸着する実装ステージであるボンディングステージ83と、ボンディングステージ83の基板61送り方向(X方向)と直角方向(Y方向)に隣接して配置されたXYテーブル12と、XYテーブル12の上に取り付けられたボンディングヘッド11と、ボンディングヘッド11の中に取り付けられてクランパ15と超音波ホーン13とを上下方向(Z方向)に駆動するZ方向駆動機構18と、ボンディングヘッド11に取り付けられた撮像デバイス20と、平板40と、平板40に対向するように配置された超音波スピーカ30と、ワイヤボンディング装置10の各動作を制御する制御部100とを備えている。 
図1に示すように、ボンディングステージ83は、その中にヒータ84を備えており、ボンディングの際には、ボンディングステージ83の表面に真空吸着された基板(リードフレーム)61或いは基板(リードフレーム)61の表面に取り付けられた半導体ダイ63を200℃程度に加熱する。超音波ホーン13の先端にはボンディングツールであるキャピラリ14が取り付けられており、キャピラリ14にはボンディングヘッド11の上部に取り付けられたスプール17から供給されるボンディング用のワイヤ16が挿通されている。キャピラリ14の先端はZ方向駆動機構18によって基板(リードフレーム)61に接離する方向(Z方向)に駆動され、半導体ダイ63の電極(パッド)あるいは基板(リードフレーム)61の電極(リード)にワイヤ16を接合する。 
図2に示すように、撮像デバイス20は、その先端がボンディングステージ83の上まで延びており、図2、図3に示すように、被写体である半導体ダイ63あるい
は基板(リードフレーム)61からの光を光軸51に沿って開口25から導入してプリズム26で90度屈折させる導入部21と、内部にレンズ27等の光学部品を備えてプリズム26で屈折させた光を光軸52に沿ってカメラ24に導く鏡筒22と、を含んでいる。カメラ24に入った被写体の光は、カメラ24の中の撮像素子28の撮像面29に結像する。撮像素子28は結像した画像を電気信号に変換して画像信号として後で説明する制御部100に出力する。 
図2、図3に示すように、平板40は、撮像デバイス20の下側のXYテーブル12の固定部分(XY方向に移動しないフレーム部分)に取り付けられて超音波を反射できるような剛体の板で、例えば、金属板である。また、ボンディングステージ83のXYテーブル12と反対側には平板40に対向するように超音波スピーカ30が配置されている。超音波スピーカ30は、筺体33と、筺体33の中に収容された超音波振動する振動体31と振動体31を駆動する圧電素子32とで構成されている。振動体31は、例えば、超音波振動する円板等である。後で説明するように、超音波スピーカ30から放射された超音波は平板40の表面41で反射され、超音波スピーカ30と平板40との間の空間に超音波の定在波90を発生させる。従って、表面41は超音波を反射する反射面であり、超音波スピーカ30と平板40の表面41とは定在波発生デバイス35を構成する。なお、超音波とは、人間の可聴域よりも周波数の高い音波であり、一般的には2kHz以上の音波のことをいう。本実施形態では、超音波スピーカ30は、周波数4kHzの超音波を放射するものとして説明する。 
XYテーブル12、Z方向駆動機構18、超音波スピーカ30は制御部100に接続され、制御部100の指令によって動作する。制御部100は、信号等の演算処理を行うCPUと記憶部とを含むコンピュータである。また、撮像デバイス20も制御部100に接続され、撮像素子28からの画像信号が入力される。制御部100は撮像素子28から入力された画像信号を処理して、基板(リードフレーム)61、或いは半導体ダイ63の認識、及び、基板(リードフレーム)61或いは半導体ダイ63の位置の検出を行う。 
上記のように構成されたワイヤボンディング装置10の基本的なボンディング動作について簡単に説明する。ワイヤボンディング装置10の制御部100は、図2に示すように、撮像デバイス20の光軸51が位置検出しようとする半導体ダイ63或いは基板(リードフレーム)61の直上となるように、XYテーブル12によってボンディングヘッド11の位置を調整する。そして、撮像デバイス20の光軸51が位置検出しようとする半導体ダイ63或いは基板(リードフレーム)61の直上に来たら、半導体ダイ63或いは基板(リードフレーム)61の画像を取得し、取得した画像に基づいて半導体ダイ63の電極(パッド)と基板(リードフレーム)61の電極(リード)の位置を検出する。次に、制御部100は、XYテーブル12によってキャピラリ14の位置が半導体ダイ63上の電極(パッド)の位置に合うようにボンディングヘッド11を移動させる。そして、Z方向駆動機構18を動作させて超音波ホーン13の先端に取り付けられたキャピラリ14をZ方向に駆動し、キャピラリ14に挿通したワイヤ16を半導体ダイ63の電極(パッド)又は基板(リードフレーム)61の電極(リード)に超音波振動を与えながら熱圧着させて(ボンディングして)半導体ダイ63の電極(パッド)と基板(リードフレーム)61の電極(リード)との間をワイヤ16で接続する。この間、基板(リードフレーム)61或いは基板(リードフレーム)61に取り付けられた半導体ダイ63は、ボンディングステージ83に組み込まれたヒータ84により200℃程度に加熱されている。 
ワイヤボンディング装置10の制御部100は、1つの半導体ダイ63の電極(パッド)と基板(リードフレーム)61の電極(リード)とのボンディングが終了したら、XYテーブル12によってキャピラリ14を次の電極(パッド)の上に移動させ、上記と同様に各電極(パッド)と電極(リード)との間をワイヤ16によってボンディングする。そして、制御部100は、1つの半導体ダイ63の全ての電極(パッド)をワイヤ16によって基板(リードフレーム)61の各電極(リード)と接続したら、次の半導体ダイ63がボンディング位置に来るように基板(リードフレーム)61を搬送する。先と同様、制御部100は、撮像デバイス20の光軸51を次の半導体ダイ63の直上に移動させて半導体ダイ63と基板(リードフレーム)61との画像を取得し、取得した画像に基づいてキャピラリ14の位置決めを行い、次にワイヤボンディングを行う。以下、全ての半導体ダイ63の電極(パッド)と基板(リードフレーム)61の電極(リード)との接続が終わるまで、同様の工程を繰り返す。 
次に、超音波スピーカ30と平板40とで構成される定在波発生デバイス35の動作について説明する。ワイヤボンディング装置10の制御部100は、超音波スピーカ30の圧電素子32を動作させて振動体31を振動させ、図3に示すように、振動体31から平板40の表面41に向かって矢印91の方向に超音波の進行波92を放射させる。超音波スピーカ30から放射された超音波の進行波92は平板40の表面41で反射されて超音波の反射波93となって超音波スピーカ30に戻ってくる。制御部100は、超音波スピーカ30の振動体31と平板40の表面41との距離が超音波スピーカ30から放射される超音波の進行波92の波長の整数倍となるように、超音波スピーカ30の圧電素子32を制御して振動体31の振動数を調整する。これにより、図3に示すように、超音波スピーカ30の振動体31と平板40の表面41との間に定在波90が発生する。定在波90は、ボンディングステージ83の上に吸着固定された基板(リードフレーム)61と撮像デバイス20との間の空間94の領域に発生する。このため、光軸51は定在波90が発生する空間94を通って撮像デバイス20の開口25に達する。なお、図3では、振動体31と表面41との距離が超音波の波長λと同じであるとして模式的に記載してある。また、図3では、空気の疎密波(縦波)である超音波をサインカーブの横波として模式的に表してある。なお、振動体31の振動数を調整して定在波90を発生させる際に、超音波スピーカ30と平板40の表面41との距離を調整するようにしてもよい。 
先に説明したように、基板61或いは基板(リードフレーム)61に取り付けられた半導体ダイ63は、ボンディングステージ83に組み込まれたヒータ84により200℃程度に加熱されている。このため、ボンディングステージ83或いは基板(リードフレーム)61の表面近傍の空気は暖められて上昇する。上昇した空気は、定在波90が発生している空間94近傍まで上昇すると、空間94を避けるようにY方向に流れていく。基板(リードフレーム)61の表面近傍で温められた空気が上方向に流れると周囲の冷たい空気が基板(リードフレーム)61の表面に入り込んでくる。このように、基板(リードフレーム)61の表面で温められた空気は、定在波90がない場合には基板(リードフレーム)61の表面とその上の空間との間で循環するが、定在波90が有る場合には定在波90が発生している空間94を通り抜けて循環しない。このため、空間94の中では上昇気流により温度の異なる空気、つまり、密度の異なる空気の混合が発生しなくなり、陽炎の発生が抑制される。この結果、図4~図6に示す様に、撮像デバイス20によって検出した画像の揺らぎが少なくなり画像位置検出精度が向上する。 
図4は、撮像デバイス20を使って検出した画像位置のずれの時間変化を示すグラフである。画像位置のずれの測定は以下のような方法で行った。まず、半導体ダイ63等の撮像対象物の特定パターンをモデル登録し、正規化相関を用いた画像処理を行ってモデルパターンの位置変化を追跡した。この方法によるモデルパターンの位置認識精度は、0.12μmである。図4において、実線に黒三角のマークを付した線aは超音波スピーカ30をオンにして定在波90を発生させた場合の画像のX方向のずれ量の時間変化を示し、実線に黒四角のマークを付した線bは超音波スピーカ30をオンにして定在波90を発生させた場合の画像のY方向のずれ量の時間変化を示し、破線に白抜きの丸形のマークを付した線cは超音波スピーカ30をオフにして定在波90を発生させない場合の画像のX方向のずれ量の時間変化を示し、破線に白抜きの菱形のマークを付した線dは超音波スピーカ30をオフにして定在波90を発生させない場合の画像のY方向のずれ量の時間変化を示している。図4からわかるように、超音波スピーカ30をオンとして定在波90を発生させた場合のXY方向の各画像の位置ずれを示す線a,bはいずれもゼロ近傍を上下しており、XY方向の位置ずれ量の標準偏差はそれぞれ0.27μm、0.17μmであるのに対し、超音波スピーカ30をオフとして定在波90を発生させない場合のXY方向の各画像の位置ずれを示す線c,dは、ゼロを離れて大きく波打っており、XY方向の位置ずれ量の標準偏差はそれぞれ1.1μm、0.8μmである。このことから、超音波スピーカ30をオンとして定在波90を発生されると撮像デバイス20によって検出した画像の位置ずれの時間変化量が大きく低下することが分かる。また、図5は、XYの各方向の画像のずれ量をXY平面状の領域としてプロットしたものであり、図中の実線で囲まれ、右上りのハッチングを付した領域Aは超音波スピーカ30をオンとして定在波90を発生させた場合の画像のずれ領域を示し、図中の一点鎖線で囲まれ、右下がりハッチングを付した領域Bは超音波スピーカ30をオフとして定在波90を発生させない場合の画像のずれ領域を示している。図5に示すように、領域Aの面積は領域Bの面積よりも小さく、超音波スピーカ30をオンとして定在波90を発生されると撮像デバイス20によって検出した画像の位置ずれの量が大きく低下することが分かる。 
また、画像の検出位置のバラツキは、定在波90の空間位置によっても変化する。図6に示すように、定在波90の節の位置(空気分子の移動はないが空気の密度が変化する位置)と定在波90の腹の位置(空気分子は動いているが空気の密度は変化しない位置)とその中間とで検出位置のバラツキを検出してその標準偏差を計算すると、図6に示す様に、定在波90の腹の位置はその他の位置と比較してバラツキが少なくなっていることが分かる。 
以上のことから、図3に示すように、超音波スピーカ30によって定在波90を発生させ、定在波90の腹の位置が撮像デバイス20の光軸51の近傍となるように、超音波スピーカ30の振動数、或いは超音波スピーカ30と平板40の表面41との距離を調整することによって効果的に陽炎の発生を抑制して撮像デバイス20による画像検出位置の時間的なずれ、或いは、揺らぎを抑制することができる。この結果、本実施形態のワイヤボンディング装置は従来技術のワイヤボンディング装置のように窒素ガスまたは空気を吹き付けることなく、簡便な構成で撮像デバイス20の画像位置検出精度を向上させることができ、ボンディング品質の向上を図ることできる。 
以下、図7から図13を参照して本発明の他の実施形態について説明する。図1から図6を参照して説明した部位と同様の部位には同様の符号を付して説明は省略する。 
図7に示す実施形態は、超音波スピーカ30から放射された超音波を反射する平板42を撮像デバイス20に取り付けると共に、平板42の表面43と撮像デバイス20の光軸51との距離D1を超音波の波長λの1/4となるようにしたものである。本実施形態では、超音波スピーカ30と平板42の表面43とが定在波発生デバイス35を構成する。この構成によると、表面43は必ず節となり、ボンディ
ングヘッド11がXY方向に移動しても常に定在波90の腹が撮像デバイス20の光軸51の近傍に位置にとどまるようにすることができるので、ボンディングヘッド11の移動に合わせて超音波スピーカ30の位置を調整することなく、効果的に基板(リードフレーム)61の上方の陽炎の発生を抑制して撮像デバイス20の画像位置検出精度を向上させることができる。なお、図7ではX方向に定在波90が発生するように、超音波スピーカ30をX方向に向けて配置し、超音波の反射面である平板42の表面43をYZ平面に配置するようにしているが、これと逆にY方向に定在波90が発生するように、超音波スピーカ30をY方向に向けて配置し、超音波の反射面である平板42の表面43をXZ平面に配置するようにしてもよい。また、平板42は、その表面43と光軸51との距離D1が超音波の波長λの1/4となるように配置し、撮像デバイス20ともにXY方向に移動可能であれば、撮像デバイス20ではなく、ボンディングヘッド11に固定してもよい。更に、表面43と光軸51との距離D1は光軸51の近傍に定在波90の腹が来るような距離であれば良く、超音波の波長λの1/4ではなく、nを正の整数として、(2n-1)/4倍、つまり、3/4倍、5/4倍等にしてもよい。 
図8に示す実施形態は、図3を参照して説明した実施形態の平板40を超音波スピーカ30に置き換えたもので、対向して配置された2つの超音波スピーカ30の間に定在波90を発生させる。この構成では、対向して配置された超音波スピーカ30が定在波発生デバイス35を構成する。図3を参照して説明したワイヤボンディング装置10と同様、図中左側の超音波スピーカ30から図中右側の超音波スピーカ30に向かって矢印91の方向に超音波92´を放射し、図中右側の超音波スピーカ30から図中左側の超音波スピーカ30に向かって同一周波数の超音波93´を放射すると超音波92´と93´とが干渉して2つの超音波スピーカ30の間に定在波90が発生する。この定在波90により、陽炎の発生を抑制して従来技術のワイヤボンディング装置のように窒素ガスまたは空気を吹き付けることなく、簡便な構成で撮像デバイス20の画像位置検出精度を向上させることができ、ボンディング品質の向上を図ることできる。 
図9に示す実施形態は、基板(リードフレーム)61と撮像デバイス20の開口25との間にハーフミラー44を傾斜配置したものである。ハーフミラー44は、表面45が光軸51或いは基板(リードフレーム)61の表面に対して45度の傾斜となるように配置されている。図9に示すように、超音波スピーカ30から矢印91の方向に向かって放射された超音波の進行波92は、ハーフミラー44の表面45で反射して光軸51に沿って基板(リードフレーム)61或いは基板(リードフレーム)61の表面に取り付けられた半導体ダイ63の表面に達する。基板(リードフレーム)61は、ボンディングステージ83に吸着固定されているので、振動せず、表面に達した超音波を反射する。基板(リードフレーム)61の表面で反射した超音波は反射波93として光軸51に沿って上方向に進み、ハーフミラー44の表面45で反射して超音波スピーカ30に向かって進む。このように、超音波スピーカ30から放射された超音波は、ハーフミラー44の表面45及びボンディングステージ83に吸着固定された基板(リードフレーム)61の表面で反射して、図9に示すように、超音波スピーカ30とボンディングステージ83との表面とのあいだに90度に屈曲した空間94に定在波90が発生する。空気の音響インピーダンスは、樹脂や金属等に比べて桁違いに小さいので、超音波を反射する主体は基板(リードフレーム)61表面である。したがって、本実施形態では、超音波スピーカ30と、ハーフミラー44の表面45と、基板(リードフレーム)61の表面とが定在波発生デバイス35を構成する。一方、基板(リードフレーム)61の表面或いは半導体ダイ63の表面の光はハーフミラー44を通過して撮像デバイス20の開口25に達し、撮像面29に結像する。本実施形態も先に説明した実施形態と同様、定在波90によって陽炎の発生を抑制し、従来技術のワイヤボンディング装置のように窒素ガスまたは空気を吹き付けることなく、簡便な構成で撮像デバイス20の画像位置検出精度を向上させることができ、ボンディング品質の向上を図ることできる。 
図10に示す実施形態は、図3を参照して説明した実施形態の平板40に代えてウィンドクランパ65の上面に取り付けられた平板68の表面69によって超音波を反射するように構成したものである。図10に示す様に、本実施形態では、基板(リードフレーム)61にはY方向に3列に半導体ダイ63が取り付けられており、ウィンドクランパ65は金属製で、各半導体ダイ63の間の基板(リードフレーム)61をボンディングステージ83に向かって押し付ける押さえ部66と、各半導体ダイ63の位置に設けられた窓部67とによって構成されており、平板68は金属板で、超音波スピーカ30から遠い側の押さえ部60の端部の上面に取り付けられている。本実施形態では、超音波スピーカ30と平板68の表面69とが定在波発生デバイス35を構成する。 
本実施形態では、各半導体ダイ63の間隔がD2であるので、平板68の表面69と半導体ダイ63の中心との距離をD2の半分のD1とし、距離D1が超音波の波長λの1/4となるように超音波の周波数を調整することにより、各半導体ダイ63の中心近傍または位置決め認識点近傍に定在波90の腹が位置するようにしている。図6を参照して説明したように、定在波90の腹の位置は画像の検出位置のバラツキが小さいので、本実施形態では、Y方向に複数の半導体ダイ63が取り付けられた基板(リードフレーム)61にワイヤボンディングを行う場合でも各半導体ダイ63の中心近傍における陽炎の発生を効果的に抑制し、従来技術のワイヤボンディング装置のように窒素ガスまたは空気を吹き付けることなく、簡便な構成で撮像デバイス20の画像位置検出精度を向上させることができ、ボンディング品質の向上を図ることできる。また、ウィンドクランパ65の部品の一部を超音波の反射面として利用することにより、部品点数の削減と構造の簡便化を図ることができる。 
図11に示す実施形態は、超音波スピーカ30の振動体31と対向するように放物線ミラー46を配置し、超音波スピーカ30及びボンディングステージ83を挟んだ反対側に平板40を配置したものである。図11に矢印95で示す超音波スピーカ30から放射された超音波は放物線ミラー46の表面47で反射して図11に矢印96で示すような平行波となって平板40に向かい、平板40の表面41で反射して超音波スピーカ30に戻ってくる。これにより、放物線ミラー46の表面47と平板40の表面41との間の空間94に定在波90が発生する。本実施形態では、超音波スピーカ30と放物線ミラー46の表面47と平板40の表面41とが定在波発生デバイス35を構成する。本実施形態も先に説明した実施形態と同様、定在波90によって陽炎の発生を抑制し、従来技術のワイヤボンディング装置のように窒素ガスまたは空気を吹き付けることなく、簡便な構成で撮像デバイス20の画像位置検出精度を向上させることができ、ボンディング品質の向上を図ることできる。 
図12に示す実施形態は、図11に示す実施形態の放物線ミラー46に代えて楕円ミラー48を配置したものである。超音波スピーカ30は楕円ミラー48の第1焦点に配置され、平板40は表面41に上に楕円ミラー48の第2焦点が位置するように配置されている。図12に矢印95で示す超音波スピーカ30から放射された超音波は楕円ミラー48の表面49で反射して図12に矢印97で示す集束波となって平板40に向かい、平板40の表面41の第2焦点に集束すると共に表面41で反射して超音波スピーカ30に戻ってくる。これにより、楕円ミラー48の表面49と平板40の表面41との間の空間94に超音波の定在波90が発生する。本実施形態では、超音波スピーカ30と楕円ミラー48の表面49と平板40の表面41とが定在波発生デバイス35を構成する。本実施形態では、楕円ミラー48を用いることにより超音波を平板40の表面41に集束させることにより、空間94に発生する定在波90の強度を上げることができるので、より効果的に陽炎の発生を抑制することができ、従来技術のワイヤボンディング装置のように窒素ガスまたは空気を吹き付けることなく、簡便な構成で撮像デバイス20の画像位置検出精度を向上させることができ、ボンディング品質の向上を図ることできる。 
図13に示す実施形態は、ボンディングステージ83に向かって開口する撮像デバイスの開口25の下側に筒状に複数の圧電素子70を配置したものである。図13に示すように、筒状に配置された圧電素子70の間の空間94には、定在波90が発生する。この定在波90は、筒状に配置された圧電素子70の下側の開口71からボンディングステージ83の上面に向かって漏れ出し、開口71とボンディングステージ83の上面との間に疑似的な定在波空間98が形成される。本実施形態では、この疑似的な定在波空間98により陽炎の発生を抑制し、従来技術のワイヤボンディング装置のように窒素ガスまたは空気を吹き付けることなく、簡便な構成で撮像デバイス20の画像位置検出精度を向上させることができ、ボンディング品質の向上を図ることできる。 
以上説明した各実施形態では、撮像デバイス20は、プリズム26を格納する導入部21とレンズ27を収容する鏡筒22とカメラ24とによって構成されることとして説明したが、Z軸方向に延びる光軸51に沿ってレンズ27を収容する鏡筒22とカメラ24とを配置した撮像デバイス20を用いたワイヤボンディング装置10にも適用することができる。 
本発明は、ワイヤボンディング装置10のみでなく、基板(リードフレーム)61を吸着固定するボンディングステージ83を加熱するフリップチップボンディング装置等の他のボンディング装置(半導体ダイ63の実装装置)或いは、例えば、LED等半導体ダイ63以外の電子部品を基板(リードフレーム)61に実装する実装装置にも適用できる。以下、図14、15を参照して共晶ボンディングを行うダイボンディング装置に本発明を適用した実施形態について説明する。図1から図13を参照して説明した部分と同様の部分には同様の符号を付して説明は省略する。 
図14に示す様に、本実施形態のダイボンディング装置200は、X方向に移動し、Y方向ガイド202が設けられたY方向フレーム201と、Y方向ガイド202にガイドされてY方向に移動するスライダ203と、スライダ203のZ方向ガイド204にガイドされ、ボンディングアーム206とその先端に取り付けられたボンディングツール207をZ方向に移動するボンディングアーム駆動機構205と、Y方向ガイド202にガイドされてY方向移動するスライダ210と、スライダ210のZ方向ガイド211にガイドされて撮像デバイス213をZ方向に移動させる撮像部駆動機構212と、を備えている。また、実施形態のダイボンディング装置200は、Y方向フレーム201の下側に配置されてX方向に延びる左右フレーム221,222と、左右フレーム221,222にそれぞれ取り付けられてリードフレーム261をX方向にガイドするガイドレール81,82と、ガイドレール81,82の間であって、リードフレーム261の下側に配置されたボンディングステージ83と、ボンディングステージ83の上側に配置された開口231が設けられたカバー230と、開口231のY方向側の左フレーム221の側面に取り付けられた平板40と、平板40の表面41と対向して配置された超音波スピーカ30とを備えている。 
次に、図14に示すダイボンディング装置200の基本動作について簡単に説明する。図14に示すリードフレ
ーム261は、図示しない送り機構によってX方向に送られ、リードフレーム261の表面に形成されたアイランド262がカバー230の開口231の位置まで送られると、図15に示すようにボンディングステージ83に吸着固定される。ボンディングステージ83の中にはヒータ84が配置されており、ボンディングステージ83に吸着固定されているリードフレーム261を加熱する。次に、撮像デバイス213をリードフレーム261のアイランド262の直上に移動させて、リードフレーム261の画像を取得し、アイランド262を認識し、その位置を特定する。次に、ボンディングアーム206を撮像デバイス213で位置検出したアイランド262の直上に移動させる。ボンディングアーム206の先端に取り付けられたボンディングツール207には半導体ダイ63が保持されている。図15に示すように、半導体ダイ63はリードフレーム261のアイランド262に搭載される面に金のめっき面64が形成されている。半導体ダイ63の下面に金めっきが形成されている場合には、リードフレーム261はヒータ84によって400~450℃程度まで加熱される。リードフレーム261が上記の温度まで加熱されたら、ボンディングアーム206、ボンディングツール207を降下させて先端に保持した半導体ダイ63の下側の面(めっき面)をリードフレーム261のアイランド262に押しつける。リードフレーム261は銅製或いは鉄ニッケル合金の表面に銅めっきまたは銀メッキを施したものであるので、高温下で半導体ダイ63の下面の金めっき面と接すると、互いの金属が共晶し、リードフレーム261のアイランド262に半導体ダイ63が接合される。上記の説明では、半導体ダイ63の下面に金めっきを施した場合について説明した、半導体ダイ63の下面にはんだ処理がされている場合には、リードフレーム261の加熱温度が300~350℃程度でボンディングが行われる。 
図14に示すように、本実施形態のダイボンディング装置200は、開口231のY方向側の左フレーム221の側面に取り付けられた平板40と、平板40の表面41と対向して配置された超音波スピーカ30とを備えており、先に、図3を参照して説明したと同様、超音波スピーカ30と平板40の表面41との間の超音波の定在波90を発生させる。先に図3を参照して説明したように、リードフレーム261の表面で温められた空気は、定在波90がない場合にはリードフレーム261の表面とその上の空間との間で循環するが、定在波90が有る場合には定在波90が発生している空間を通り抜けて循環しない。このため、定在波90が発生している空間の中では上昇気流により温度の異なる空気、つまり、密度の異なる空気の混合が発生しなくなり、陽炎の発生が抑制される。この結果、図4~図6を参照して説明した様に、撮像デバイス213によって検出した画像の揺らぎが少なくなり画像位置検出精度が向上する。 
以上述べたように、本実施形態のダイボンディング装置200も先に説明したワイヤボンディング装置10と同様、従来技術のワイヤボンディング装置のように窒素ガスまたは空気を吹き付けることなく、簡便な構成で撮像デバイス20の画像位置検出精度を向上させることができ、ボンディング品質の向上を図ることできる。 
次に、図15から図18を参照して本実施形態のダイボンディング装置200の他の実施形態について説明する。図1から図14を参照して説明した実施形態と同様の部分には同様の符号を付して説明は省略する。 
図14を参照して説明したダイボンディング装置200では、超音波スピーカ30と平板40とをY方向軸に沿って対向するように配置して、Y方向に定在波90が発生するようにしたものであるが、図16に示す実施形態では、超音波スピーカ30と平板40とをX方向軸に対向するように配置し、X方向に超音波の定在波90が発生するように構成したものである。本実施形態では、定在波90の形成される領域がボンディングツール207の抜き差しされるカバー230の開口231のY方向全域をカバーできるように、平板40のY方向長さは、開口231のY方向長さと略同様の長さとなっている。また、超音波スピーカ30はY方向に複数の振動体31を配置して平板40に対向する面積に超音波を放射することができるように構成されている。この構成により、先に説明した実施形態の効果に加え、開口231の上側の全域で超音波の定在波90を発生させることができる。また、平板40と開口231との距離或いは超音波の周波数を調整することにより、撮像、ボンディングを行う開口231の近傍に常に定在波90の腹を来るようにすることにより、より効果的に陽炎を抑制することができる。 
図17に示すダイボンディング装置200は、図14を参照して説明したダイボンディング装置200において、超音波を反射する平板242が撮像デバイス213と共にY方向に移動できるように、スライダ210の下面に固定したものである。平板242は、図示しないフレームに取り付けた超音波スピーカ30と対向する位置となるように、アーム244によってスライダ210の下側に固定されている。本実施形態は、図7を参照して説明したワイヤボンディング装置10と同様、平板242の表面243と撮像デバイス213の光軸との距離を超音波の波長λの1/4となるようにしたものである。この構成により、表面243は必ず節となり、スライダ210がY方向に移動しても常に定在波90の腹が撮像デバイス213の光軸の近傍に位置にとどまるようにすることができるので、スライダ210の移動に合わせて超音波スピーカ30の位置を調整することなく、効果的にリードフレーム261の上方の陽炎の発生を抑制して撮像デバイス213の画像位置検出精度を向上させることができる。 
図17に示すダイボンディング装置200は、Y方向に定在波90が発生するように、超音波スピーカ30をY方向に向けて配置し、超音波の反射面である平板242の表面243をXZ平面に配置するようにしているが、図18に示すように、X方向に定在波90が発生するように、超音波スピーカ30をX方向に向けて配置し、超音波の反射面である平板245の表面246をYZ平面に配置するようにしてもよい。また、平板245は、その表面246と撮像デバイス213の光軸とのX方向距離が超音波の波長λの1/4となるように配置し、撮像デバイス213ともにX方向に移動可能であれば、撮像デバイス213ではなく、Y方向フレーム201に固定してもよい。本実施形態は、先に図17を参照して説明した実施形態と同様の効果を奏する。

Claims (12)

  1. 上面に載置された被ボンディング対象及び前記被ボンディング対象に取り付けられた電子部品を加熱する実装ステージと、 前記実装ステージの上方に配置され、前記実装ステージ上に載置された前記被ボンディング対象の画像又は、前記被ボンディング対象及び前記電子部品の画像を撮像する撮像デバイスと、 前記実装ステージの上面と前記撮像デバイスとの間の空間に超音波の定在波を発生させる定在波発生デバイスと、を備える実装装置。
  2. 請求項1に記載の実装装置であって、 前記定在波発生デバイスは、 超音波スピーカと、 前記超音波スピーカから放射された超音波を反射する反射面と、 を含む実装装置。
  3. 請求項2に記載の実装装置であって、 前記反射面は、前記超音波スピーカと対向して配置された平板の表面である実装装置。
  4. 請求項3に記載の実装装置であって、 前記撮像デバイスは、XY方向に移動可能であり、 前記平板は前記撮像デバイスと共にXY方向に移動する実装装置。
  5. 請求項4に記載の実装装置であって、 前記平板は前記撮像デバイスの光軸近傍に定在波の腹が位置するように、前記光軸と前記平板の表面との距離が超音波の波長λの(2n-1)/4倍(nは正の整数)である実装装置。
  6. 請求項3に記載の実装装置であって、 前記被ボンディング対象又は前記被ボンディング対象に前記電子部品が取り付けられた前記被ボンディング対象の表面を前記実装ステージに向かって押さえるウィンドクランパを備え、 前記平板は、前記ウィンドクランパの前記超音波スピーカから遠い側の端部の上面に取り付けられている実装装置。
  7. 請求項2に記載の実装装置であって、 前記反射面は、前記撮像デバイスと前記実装ステージとの間に傾斜配置されたハーフミラーの表面と、前記実装ステージ上に載置された被ボンディング対象の表面とで構成される実装装置。
  8. 請求項2に記載の実装装置であって、 前記反射面は、前記超音波スピーカと対向して配置された曲面ミラーの表面と、前記超音波スピーカ及び前記実装ステージとを挟んで前記曲面ミラーと対向して配置された平板の表面とで構成される実装装置。
  9. 請求項8に記載の実装装置であって、 前記曲面ミラーは、放物線ミラー又は楕円ミラーである実装装置。
  10. 請求項1に記載の実装装置であって、 前記定在波発生デバイスは、対向して配置された2つの超音波スピーカである実装装置。
  11. 請求項1に記載の実装装置であって、 前記定在波発生デバイスは、前記実装ステージに向かって開口する筒を構成するように前記撮像デバイスと前記実装ステージとの間に配置された圧電素子であり、前記開口と前記実装ステージ上面との間に定在波領域を形成する実装装置。
  12. 請求項1に記載の実装装置であって、 前記被ボンディング対象は、基板またはリードフレームである実装装置。
