(式中、Aは炭素原子数1乃至6の直鎖状炭化水素基、脂環式炭化水素基、芳香族炭化水素基又は芳香族複素環基を表し、該直鎖状炭化水素基はヘテロ原子として例えば窒素原子、硫黄原子又は酸素原子を少なくとも1つ有してもよく、Bは水素原子又は炭素原子数1乃至21の有機基を表し、該有機基は、カルボニル基、-OC(=O)-基、-O-基、-S-基、スルホニル基及び-NH-基からなる群から選択される連結基を少なくとも1つ、及び/又はヒドロキシ基、チオール基、ハロゲノ基(該ハロゲノ基は、例えば、フルオロ基、クロロ基、ブロモ基又はヨード基を表す。)、アミノ基及びニトロ基からなる群から選択される置換基を少なくとも1つ有してもよく、R0は水素原子又はメチル基を表し、Z1及びZ2はそれぞれ独立に、水素原子、ヒドロキシ基、ハロゲノ基、アミノ基又はニトロ基を表し、mは0乃至2を表し、nは1乃至4の整数を表す。)
本発明のリソグラフィー用レジスト下層膜形成組成物に含まれるポリマーは、例えば下記式(2)で表される構造単位及び式(3)で表される構造単位を有する。
(式中、Q1及びQ2はそれぞれ独立に、置換基を有してもよい炭素原子数1乃至13の炭化水素基を有する二価の有機基、芳香族環を有する二価の有機基、又は窒素原子を1乃至3つ含む複素環を有する二価の有機基を表す。)
上記炭化水素基が置換基を有する場合、その置換基として、例えばハロゲノ基が挙げられる。上記炭化水素基は、直鎖状若しくは分岐鎖状の炭化水素基、脂環式炭化水素基、又は直鎖状若しくは分岐鎖状の炭化水素基と脂環式炭化水素基との組み合わせである。該脂環式炭化水素基として、例えば、シクロブチレン基、シクロペンチレン基及びシクロヘキシレン基を挙げることができる。
上記窒素原子を1乃至3つ含む複素環として、例えばトリアジントリオン、ピリミジントリオン、イミダゾリジンジオン、イミダゾリドン及びピリドンを挙げることができる。
(式中、Q3は置換基を有してもよい炭素原子数1乃至13の炭化水素基、又は置換基を有してもよい芳香族環を表し、2つのvはそれぞれ独立に0又は1を表す。)
前記Q3は例えば、下記式で表される基を表す。

本発明のリソグラフィー用レジスト下層膜形成組成物は上記ポリマーに加えて、Boc基で保護されたアミノ基と保護されていないカルボキシル基とを有する化合物又は該化合物の水和物を含む。以下、前記化合物又はその水和物を、本明細書ではBocアミノ酸と略称する。本発明のリソグラフィー用レジスト下層膜形成組成物に含まれるBocアミノ酸としては、例えば下記式(a-1)乃至式(a-91)で表される化合物が挙げられる。
本発明のリソグラフィー用レジスト下層膜形成組成物はさらに溶剤を含む。該溶剤としては、前述のポリマーを溶解することができれば特に制限されず、例えば、エチレングリコールモノメチルエーテル、エチレングリコールモノエチルエーテル、メチルセロソルブアセテート、エチルセロソルブアセテート、ジエチレングリコールモノメチルエーテル、ジエチレングリコールモノエチルエーテル、プロピレングリコール、プロピレングリコールモノメチルエーテル、プロピレングリコールモノプロピルエーテル、1-エトキシ-2-プロパノール、プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールプロピルエーテルアセテート、1-メトキシ-2-ブタノール、2-メトキシ-1-ブタノール、3-メトキシ-3-メチルブタノール、3-メトキシ-1-ブタノール、トルエン、キシレン、メチルエチルケトン、シクロペンタノン、シクロヘキサノン、γ-ブチロラクトン、N-メチル-2-ピロリドン、2-ヒドロキシイソ酪酸メチル、2-ヒドロキシプロピオン酸エチル、2-ヒドロキシ-2-メチルプロピオン酸エチル、エトキシ酢酸エチル、ヒドロキシ酢酸エチル、2-ヒドロキシ-3-メチルブタン酸メチル、3-メトキシプロピオン酸メチル、3-メトキシプロピオン酸エチル、3-エトキシプロピオン酸エチル、3-エトキシプロピオン酸メチル、ピルビン酸メチル、ピルビン酸エチル、酢酸エチル、酢酸ブチル、乳酸エチル、乳酸ブチルを用いることができる。これらの溶剤は単独で、又は2種以上を組合せて使用される。
本発明のリソグラフィー用レジスト下層膜形成組成物は、さらに架橋剤を含有してもよい。該架橋剤として、特に制限はないが、少なくとも二つの架橋形成置換基(例えば、メチロール基、メトキシメチル基、ブトキシメチル基)を有する含窒素化合物が好ましく用いられる。
架橋反応を促進させるために、本発明のリソグラフィー用レジスト下層膜形成組成物は、さらに架橋触媒を含有してもよい。該架橋触媒として、例えば、p-トルエンスルホン酸、トリフルオロメタンスルホン酸、ピリジニウムp-トルエンスルホナート、サリチル酸、カンファースルホン酸、5-スルホサリチル酸、4-クロロベンゼンスルホン酸、4-ヒドロキシベンゼンスルホン酸、ベンゼンジスルホン酸、1-ナフタレンスルホン酸、クエン酸、安息香酸、ヒドロキシ安息香酸等のスルホン酸化合物及びカルボン酸化合物を使用できる。これら架橋触媒は、単独で、又は2種以上を組み合わせて使用される。
本発明のリソグラフィー用レジスト下層膜形成組成物は、必要に応じて界面活性剤等の添加剤を、本発明の効果を損なわない限りにおいてさらに含有してもよい。界面活性剤は、基板に対する上記組成物の塗布性を向上させるための添加物である。該界面活性剤の具体例として、例えば、ポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンセチルエーテル、ポリオキシエチレンオレイルエーテル等のポリオキシエチレンアルキルエーテル類、ポリオキシエチレンオクチルフェニルエーテル、ポリオキシエチレンノニルフェニルエーテル等のポリオキシエチレンアルキルアリールエーテル類、ポリオキシエチレン・ポリオキシプロピレンブロックコポリマー類、ソルビタンモノラウレート、ソルビタンモノパルミテート、ソルビタンモノステアレート、ソルビタンモノオレエート、ソルビタントリオレエート、ソルビタントリステアレート等のソルビタン脂肪酸エステル類、ポリオキシエチレンソルビタンモノラウレート、ポリオキシエチレンソルビタンモノパルミテート、ポリオキシエチレンソルビタンモノステアレート、ポリオキシエチレンソルビタントリオレエート、ポリオキシエチレンソルビタントリステアレート等のポリオキシエチレンソルビタン脂肪酸エステル類等のノニオン系界面活性剤、エフトップ〔登録商標〕EF301、同EF303、同EF352〔三菱マテリアル電子化成(株)製〕、メガファック〔登録商標〕F171、同F173、同R-30、同R-40、同R-40-LM(DIC(株)製)、フロラードFC430、同FC431(住友スリーエム(株)製)、アサヒガード〔登録商標〕AG710、サーフロン〔登録商標〕S-382、同SC101、同SC102、同SC103、同SC104、同SC105、同SC106(旭硝子(株)製)等のフッ素系界面活性剤、オルガノシロキサンポリマーKP341(信越化学工業(株)製)を挙げることができる。これらの界面活性剤は単独で、又は2種以上を組合せて使用される。

テレフタル酸ジグリシジルエステル(ナガセケムテックス(株)製、商品名:デナコール〔登録商標〕EX711)100g、5-ヒドロキシイソフタル酸(東京化成工業(株)製)63.32g、4-tert-ブチルフタル酸無水物(東京化成工業(株)製)15.97g及びベンジルトリエチルアンモニウムクロリド(東京化成工業(株)製)3.96gを、プロピレングリコールモノメチルエーテル733.01gに加え溶解させた。反応容器を窒素置換後、135℃で4時間反応させ、ポリマー溶液を得た。該ポリマー溶液は、室温に冷却しても白濁等を生じることはなく、プロピレングリコールモノメチルエーテルに対する溶解性は良好である。GPC分析を行ったところ、得られた溶液中のポリマーは、標準ポリスチレン換算にて重量平均分子量4266、分散度は2.39であった。本合成例で得られたポリマーは、下記式(5a)で表される構造単位及び式(5b)で表される構造単位を有すると共に、下記式(5c)で表される構造を末端に有する。
テレフタル酸ジグリシジルエステル(ナガセケムテックス(株)製、商品名:デナコール〔登録商標〕EX711)5.00g、5-ヒドロキシイソフタル酸(東京化成工業(株)製)3.15g及びベンジルトリエチルアンモニウムクロリド(東京化成工業(株)製)0.20gを、プロピレングリコールモノメチルエーテル35.60gに加え溶解させた。反応容器を窒素置換後、135℃で4時間反応させ、ポリマー溶液を得た。該ポリマー溶液は、室温に冷却しても白濁等を生じることはなく、プロピレングリコールモノメチルエーテルに対する溶解性は良好である。GPC分析を行ったところ、得られた溶液中のポリマーは、標準ポリスチレン換算にて重量平均分子量15673、分散度は3.39であった。本合成例で得られたポリマーは、下記式(5a)で表される構造単位及び式(5b)で表される構造単位を有するが、そのポリマーは上記式(5c)で表される構造を末端に有さない。
上記合成例1で得られた、ポリマー0.22gを含むポリマー溶液1.20gに、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製、商品名:POWDERLINK〔登録商標〕1174)0.055g、ピリジニウムp-トルエンスルホナート0.0055g(東京化成工業(株)製)及びN-(tert-ブトキシカルボニル)グリシン(東京化成工業(株)製)0.022gを混合し、プロピレングリコールモノメチルエーテル7.90g及びプロピレングリコールモノメチルエーテルアセテート20.79gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。

前記特許文献1に記載の合成例1により得られた、下記式(6a)で表される構造単位及び式(6b)で表される構造単位を有するポリマー0.58gを含むポリマー溶液3.19gに、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製、商品名:POWDERLINK〔登録商標〕1174)0.14g、p-フェノールスルホン酸(東京化成工業(株)製)0.014g、界面活性剤(DIC(株)製、商品名:メガファック〔登録商標〕R-40)0.0029g及びN-(tert-ブトキシカルボニル)-L-ロイシン一水和物(東京化成工業(株)製)0.058gを混合し、プロピレングリコールモノメチルエーテル52.83g及びプロピレングリコールモノメチルエーテルアセテート23.76gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
上記合成例1で得られた、ポリマー0.31gを含むポリマー溶液1.75gに、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製、商品名:POWDERLINK〔登録商標〕1174)0.078g及びピリジニウムp-トルエンスルホナート0.0059g(東京化成工業(株)製)を混合し、プロピレングリコールモノメチルエーテル10.36g及びプロピレングリコールモノメチルエーテルアセテート27.72gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
上記合成例2で得られた、ポリマー0.23gを含むポリマー溶液1.31gに、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製、商品名:POWDERLINK〔登録商標〕1174)0.059g及び5-スルホサリチル酸0.0058gを混合し、プロピレングリコールモノメチルエーテル21.27g及びプロピレングリコールモノメチルエーテルアセテート8.91gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
前記特許文献1に記載の合成例1により得られた、上記式(6a)で表される構造単位及び式(6b)で表される構造単位を有するポリマー0.94gを含むポリマー溶液5.16gに、テトラメトキシメチルグリコールウリル(日本サイテックインダストリーズ(株)製、商品名:POWDERLINK〔登録商標〕1174)0.23g、p-フェノールスルホン酸(東京化成工業(株)製)0.023g、及び界面活性剤(DIC(株)製、商品名:メガファック〔登録商標〕R-40)0.0046gを混合し、プロピレングリコールモノメチルエーテル50.93g及びプロピレングリコールモノメチルエーテルアセテート23.64gを加え溶解させた。その後孔径0.05μmのポリエチレン製ミクロフィルターを用いてろ過して、リソグラフィー用レジスト下層膜形成組成物とした。
N-(tert-ブトキシカルボニル)グリシン、N-(tert-ブトキシカルボニル)-L-アラニン、N-(tert-ブトキシカルボニル)-L-ロイシン一水和物、1-(tert-ブトキシカルボニルアミノ)シクロペンタンカルボン酸をそれぞれ、プロピレングリコールモノメチルエーテル及びプロピレングリコールモノメチルエーテルアセテートに2質量%の濃度になるように溶解させ、溶解性を確認した。その結果を表1に示す。表1において“○”は溶解したことを表し、“×”は溶解しなかったことを表す。
実施例1乃至実施例5、及び比較例1乃至比較例3のレジスト下層膜形成組成物を、それぞれ、スピナーにより、半導体基板であるシリコンウェハー上に塗布した。そのシリコンウェハーをホットプレート上に配置し、205℃で1分間ベークし、レジスト下層膜(膜厚5nm)を形成した。これらのレジスト下層膜をフォトレジストに使用する溶剤である乳酸エチル及びプロピレングリコールモノメチルエーテルに浸漬し、それらの溶剤に不溶であることを確認した。
実施例1乃至実施例5、及び比較例2のレジスト下層膜形成組成物を、それぞれ、図1に上面及び断面を示す構造の、縦13μm、横13μm、高さ230nmの正方形のパターン、及び縦14μm、横14μm、高さ230nmの十字形のパターンが形成されたシリコンウェハー上に5nmの膜厚で塗布し、光学顕微鏡(オリンパス(株)製、MX61L)のダークフィールドで塗布性を確認した。実施例1乃至実施例5のレジスト下層膜形成組成物を塗布した場合のみ、塗布ムラは観察されず、良好な塗布性を確認できた。
シリコンウェハー上に、実施例1乃至実施例4、及び比較例1のレジスト下層膜形成組成物をスピンコートし、205℃で1分間加熱することにより、レジスト下層膜を形成した。そのレジスト下層膜上に、ポジ型レジストプロセス向けEUV用レジスト溶液(レジストA又はレジストB)をスピンコートし加熱を行い、EUVレジスト層を形成した。その後、NA(開口数)=0.3の条件でSEMATECH Albany Exitechマイクロ露光EUVツール(eMET)を用い、前記EUVレジスト層を露光した。露光後、PEB(露光後加熱)を行い、クーリングプレート上で室温まで冷却し、現像及びリンス処理を行い、前記シリコンウェハー上にレジストパターンを形成した。リソグラフィー性能を、CD-走査型電子顕微鏡(CD-SEM)を用いたトップダウン測定で評価した。その評価は、24nmのラインアンドスペース(L/S)の形成可否、形成されたラインパターン上面からの観察による該ラインパターンの線幅のラフネス(LWR)の大小の比較により行った。表2及び表3に評価の結果を示す。ラインアンドスペースが形成された場合を「良好」とした。また、LWRについて、形成されたラインパターンの線幅のバラツキの大きさをnmで示した。LWRは小さい値ほど好ましいことから、実施例1乃至実施例4は比較例1と比べて、良好なLWRを示した。
シリコンウェハー上に、実施例5及び比較例3のレジスト下層膜形成組成物をスピンコートし、205℃で1分間加熱することにより、レジスト下層膜を形成した。そのレジスト下層膜上に、ネガ型レジストプロセス向けEUV用レジスト溶液(レジストC)をスピンコートし加熱を行い、EUVレジスト層を形成した。その後、EUV露光装置(ASML社製、NXE3100)を用い、NA=0.25Dipoleの条件で前記EUVレジスト層を露光した。露光後、PEB(露光後加熱)を行い、クーリングプレート上で室温まで冷却し、現像及びリンス処理を行い、前記シリコンウェハー上にレジストパターンを形成した。リソグラフィー性能を、CD-走査型電子顕微鏡(CD-SEM)を用いたトップダウン測定で評価した。その評価は、25nmのラインアンドスペース(L/S)の形成可否、形成されたラインパターン上面からの観察による該ラインパターンの線幅のラフネス(LWR)の大小の比較により行った。表4に評価の結果を示す。ラインアンドスペースが形成された場合を「良好」とした。また、LWRについて、形成されたラインパターンの線幅のバラツキの大きさをnmで示した。LWRは小さい値ほど好ましいことから、実施例5は比較例3と比べて、良好なLWRを示した。
Claims (7)
- ポリマー、該ポリマー100質量部に対し0.1質量部乃至30質量部の、Boc基で保護されたアミノ基と保護されていないカルボキシル基とを有する化合物又は該化合物の水和物、及び溶剤を含む、リソグラフィー用レジスト下層膜形成組成物。
- 前記化合物は下記式(1a)又は式(1b)で表される化合物である、請求項1に記載のリソグラフィー用レジスト下層膜形成組成物。
(式中、Aは炭素原子数1乃至6の直鎖状炭化水素基、脂環式炭化水素基、芳香族炭化水素基又は芳香族複素環基を表し、該直鎖状炭化水素基はヘテロ原子を少なくとも1つ有してもよく、Bは水素原子又は炭素原子数1乃至21の有機基を表し、該有機基は、カルボニル基、-OC(=O)-基、-O-基、-S-基、スルホニル基及び-NH-基からなる群から選択される連結基を少なくとも1つ、及び/又はヒドロキシ基、チオール基、ハロゲノ基、アミノ基及びニトロ基からなる群から選択される置換基を少なくとも1つ有してもよく、R0は水素原子又はメチル基を表し、Z1及びZ2はそれぞれ独立に、水素原子、ヒドロキシ基、ハロゲノ基、アミノ基又はニトロ基を表し、mは0乃至2を表し、nは1乃至4の整数を表す。) - 前記ポリマーは下記式(4)で表される構造をポリマー鎖の末端に有する、請求項1乃至請求項5のいずれか一項に記載のリソグラフィー用レジスト下層膜形成組成物。
(式中、R1、R2及びR3はそれぞれ独立に水素原子、炭素原子数1乃至13の直鎖状若しくは分岐鎖状のアルキル基、ハロゲノ基又はヒドロキシ基を表し、前記R1、R2及びR3のうち少なくとも1つは前記アルキル基を表し、Arはベンゼン環、ナフタレン環又はアントラセン環を表し、2つのカルボニル基はそれぞれ前記Arで表される環の隣接する2つの炭素原子と結合するものであり、Xは炭素原子数1乃至3のアルコキシ基を置換基として有してもよい炭素原子数1乃至6の直鎖状又は分岐鎖状のアルキル基を表す。) - 前記ポリマー100質量部に対し1質量部乃至100質量部の架橋剤、及び該架橋剤100質量部に対し0.1質量部乃至25質量部の架橋触媒をさらに含む、請求項1乃至請求項6のいずれか一項に記載のリソグラフィー用レジスト下層膜形成組成物。
