Abstract
Description
この場合、絶縁層の熱膨張係数と金属基材との熱膨張が大きく異なる場合には、焼成中等において、金属基材の反り、絶縁層の亀裂が起こる問題が生じる。このため、金属基材と絶縁層との熱膨張係数を合わせるため、ペースト中にセラミックス製のフィラーを添加することが一般的である。
特に、絶縁ペーストの塗布と焼成とを繰り返すことで、複数層からなる絶縁層を形成する場合には、絶縁層のうち、下層にある絶縁層は繰り返し何度も高温にさらされるため結晶化が進んだり、或いはフィラーとの反応がおこったりするという問題が生じる。
また特許文献2には、窒化アルミニウム基板上で使用するためのガラス組成物およびこれを含有する厚膜誘電性組成物が開示されている。
また特許文献3には、金属基材またはセラミックス基材上に電子回路を形成するために使用される絶縁層およびその製造方法が開示されている。
また特許文献3に開示するガラス組成では、成分としてホウ素を含有しているため、ホウ素とビヒクルとが反応してブリスターが生成し、膨れが生じるという問題がある。
α-石英フィラーを17.0~40.0重量%、無鉛ガラス組成物を60.0~83.0重量%含有し、
前記α-石英フィラーは、その平均粒径(D50)が1.0~3.5μmで、比表面積が2.5~6.5m2/gであり、
前記無鉛ガラス組成物は、B2O3を含まず、且つmol%で、SiO2:40.0~60.0%、Al2O3:0.5~10.0%、MgO+CaO+SrO+BaO:20.0~45.0%、ZnO:5.0~23.0%、Li2O+Na2O+K2O:0~10.0%の組成からなることを第1の特徴としている。
また本発明の絶縁層形成用材料は、上記第1の特徴に加えて、α-石英フィラーの含有量が20.0~35.0重量%、無鉛ガラス組成物を65.0~80.0重量%含有することを第2の特徴としている。
また本発明の絶縁層形成用材料は、上記第1又は第2の特徴に加えて、無鉛ガラス組成物は、B2O3を含まず、且つmol%で、SiO2:40.0~55.0%、Al2O3:3.0~8.0%、MgO+CaO+SrO+BaO:20.0~40.0%、ZnO:10.0~18.0%、Li2O+Na2O+K2O:0~2.0%の組成からなることを第3の特徴としている。
また本発明の絶縁層形成用材料は、上記第1~第3の何れかの特徴に加えて、無鉛ガラス組成物とα-石英フィラーの合計100重量部に対して、セラミックスフィラーを0.01~10.0重量部含有させることを第4の特徴としている。
また本発明の絶縁層形成用材料は、上記第4の特徴に加えて、セラミックスフィラーは、TiO2、MgO、ZrO2、BaTiO3、SrTiO3及びBaZrO3の何れか1種又は2種以上を含有することを第5の特徴としている。
また本発明の絶縁層形成用材料は、上記第4の特徴に加えて、セラミックスフィラーは、800℃以上の熱処理により形成される結晶化ガラスであり、50℃から850℃の熱膨張係数αが120×10-7/℃以上であることを第6の特徴としている。
また本発明の絶縁層形成用ペーストは、上記第1~第6の何れかの特徴に記載の絶縁層形成用材料に、少なくとも有機バインダーと溶剤を加えてなることを第7の特徴としている。
請求項4に記載の絶縁層形成用材料によれば、上記請求項1~3の何れかに記載の構成による効果に加えて、無鉛ガラス組成物とα-石英フィラーの合計100重量部に対して、セラミックスフィラーを0.01~10.0重量部含有させることで、熱膨張係数の調整がし易く、且つ緻密で反りの小さい絶縁層を提供することができる。
請求項6に記載の絶縁層形成用材料によれば、上記請求項4に記載の構成による効果に加えて、セラミックスフィラーは、800℃以上の熱処理により形成される結晶化ガラスであり、50℃から850℃の熱膨張係数αが120×10-7/℃以上であるので、更に熱膨張係数の調整がし易く、且つ緻密で反りの小さい絶縁層を提供することができる。
本発明の絶縁層形成用材料において、無鉛ガラス組成物の成分組成とそれらの含有量の限定理由を述べる。
SiO2はガラスの網目を形成する酸化物であり、40.0~60.0mol%の範囲で含有させることが好ましい。SiO2が40.0mol%未満の場合、ガラスが得られないおそれがあり、また得られたとしてもガラスの成形性が悪いおそれがある。また60.0mol%を超える場合、軟化点が高くなり、所望の温度で緻密な絶縁層が得られなくなるおそれがある。
SiO2の含有量は、ガラスの成形性、焼成温度等を考慮すると、40.0~55.0mol%がより好ましい。
Al2O3の含有量は、結晶化開始温度の調整、ガラスの成形性等を考慮すると、3.0~8.0mol%であることがより好ましい。
MgO+CaO+SrO+BaOは、ガラスの成形性、焼成温度等を考慮すると、合計で20.0~40.0mol%含有させるのがより好ましい。
ZnOの含有量は、ガラスの成形性、熱膨張係数等を考慮すると、10.0~18.0mol%がより好ましい。
Li2O+Na2O+K2Oは、ガラスの成形性、耐候性、マイグレーションを考慮すると、2.0mol%以下が好ましく、1.0mol%以下であることがより好ましい。
ここで「実質的に含有させない」との表現については、本明細書においては、不純物レベルで含有されるような場合までをも否定する意図ではなく、例えばガラス粉末を作製する原材料などに不純物として含まれているレベルであれば、その含有が許容され得ることを意図するものである。
より具体的には、上記のような成分は、その合計量が酸化物換算で1000ppm以下であれば含有されても問題になるおそれは低く、実質的に含有されていない場合に相当する。ただし、上記のような問題を発生させるおそれをより確実に防止する意味においては、100ppm以下であることがより好ましい。
本発明の絶縁層形成用材料において、α-石英フィラーの含有量の限定理由を述べる。
α-石英フィラーは、ガラスと混合することにより熱膨張係数を上げるものであり、17.0~40.0重量%の範囲で含有させることが好ましい。
ステンレス鋼等、基材として使用する金属の熱膨張係数が80~120×10-7/℃である場合、17.0重量%未満の場合には、熱膨張係数が低すぎて、基材と熱膨張係数とあわないため、反りが起こり易くなる。一方、40重量%を超える場合には、ガラス量が少なくなるため緻密な絶縁層が得られなくなるおそれがある。
α-石英フィラーの含有量は、緻密な絶縁層を得ることを考慮すると、20.0~35.0重量%が好ましい。
α-石英フィラーは、その平均粒径(D50)が1.0~3.5μmで、比表面積が2.5~6.5m2/gであることが好ましい。
α-石英フィラーの平均粒径が1.0μm以下の場合、α-石英フィラーが凝集し易く、そのため絶縁不良が起こり易くなる。またガラスと反応し易くなる。α-石英フィラーの平均粒径が3.5μm以上の場合、膜厚よりも大きい粒子が入るおそれがある。また焼成後に泡が残り、基板上にクラックが生じ易くなる。
α-石英フィラーの比表面積が6.5m2/g以上の場合、α-石英が凝集するため、絶縁不良が起こり、耐電圧試験をクリアしない。比表面積が2.5m2/g以下の場合、焼成後に泡が残り、基板上にクラックが生じる可能性がある。
更にα-石英フィラーは、その平均粒径(D50)が1.5~3.0μmで、その比表面積が4~6m2/gであることがより好ましい。
また熱膨張係数を微調整して向上させる目的で、α-石英フィラーに加えてセラミックスフィラーを添加することができる。
セラミックスフィラーの添加量は、α-石英フィラーと無鉛ガラス組成物との合計量を100重量部として、該100重量部に対して0.01~10.0重量部とするのが好ましい。
0.01重量部未満では効果がなく、10.0重量部を超えると焼成時に流れ性を低下させて流動を阻害するため、好ましくない。
セラミックスフィラーの添加量は、熱膨張係数の向上を考慮して、0.03~7.0重量部とすることがより好ましく、0.1~6.0重量部とすることが更に好ましい。
なおセラミックスフィラーとしては、チタニア(TiO2)の他、部分安定化ジルコニア(ZrO2)、マグネシア(MgO)、BaTiO3、SrTiO3及びBaZrO3等を用いることができる。
セラミックスフィラーとしての結晶化ガラスは、800℃以上の熱処理によって形成される。絶縁層形成用材料の熱膨張係数を、更に調整し易くするため、結晶化ガラスの50℃から850℃の熱膨張係数αは120×10-7/℃以上であることが好ましい。
結晶化ガラス組成物の成分組成とそれらの含有量は、mol%で、SiO2:35.0~55.0%、Al2O3:0~5.0%、MgO+CaO+SrO+BaO:20.0~55.0%、ZnO:5.0~30.0%、Li2O+Na2O+K2O:0~2.0%、TiO2+ZrO2:0~10.0%、La2O3:0~2.0%であることが好ましく、SiO2:40.0~50.0%、Al2O3:0~3.0%、MgO+CaO+SrO+BaO:25.0~50.0%、ZnO:5.0~25.0%、Li2O+Na2O+K2O:0~1.0%、TiO2+ZrO2:0~6.0%、La2O3:0~2.0%であることがより好ましい。
表1、表2に示すように、ガラス1~10及び比較ガラス1に示すガラス組成となるように原料を調合、混合し、該混合物を白金るつぼに入れ、1450~1500℃の温度で2時間溶融した後、双ロール法で急冷してガラスフレークを得ると共に、予め加熱しておいたカーボン板に流し出してブロックを作製した。その後、ブロックは予想されるガラス転移点より約50℃高い温度に設定した電気炉に入れ徐冷を行った。またポットミルにガラスフレークを入れ、粉砕してガラス粉末とした。
次にα-石英フィラーについては、α-石英のフィラー1~4、比較フィラー1、2につき、原料となるフィラー粉末を乾式粉砕、湿式粉砕、分級等により所望の粉末を作製すればよい。
セラミックスフィラーについては、TiO2、MgO、ZrO2、BaTiO3、SrTiO3及びBaZrO3等につき、原料となるセラミックスフィラー粉末を乾式粉砕、湿式粉砕、分級等により所望の粉末を作製すればよい。
結晶化ガラスをフィラーとする場合は、表4に示すように、結晶化ガラス1~3の組成となるように原料を調合、混合し、該混合物を白金るつぼに入れ、1450~1500℃の温度で2時間溶融した後、双ロール法で急冷してガラスフレークを得る。その後、ポットミルにガラスフレークを入れ、粉砕してガラス粉末とした。そのガラス粉末を800℃以上の温度で数時間熱処理し、その後乾式粉砕、湿式粉砕、分級等により結晶化ガラスの粉末を作製した。
無鉛ガラス組成物については、ガラス1~10、比較ガラス1につき、下記の方法によりガラス粉末の軟化点、結晶化ピーク温度、ガラスブロックの熱膨張係数及び平均粒径を測定した。結果を表1~表2に示す。
またα-石英フィラー粉末について、下記の方法により平均粒径、比表面積を測定した。結果を表3に示す。
また結晶化ガラス1~3について、熱膨張係数を測定した。結果を表4に示す。
ガラス粉末約40mgを白金セルに充填し、DTA測定装置(リガク社製Thermo Plus TG8120)を用いて、室温から20℃/分で昇温させて軟化点(Ts)、結晶化ピーク温度(Tp)を測定した。
(2)ガラスの熱膨張係数
得られたガラスブロックを約5×5×15mmに切り出し、研磨して測定用のサンプルとした。TMA測定装置を用いて、室温から10℃/分で昇温したときに得られる熱膨張曲線から、50℃と500℃の2点間における平均の熱膨張係数(α)を求めた。
(3)平均粒径
レーザー散乱式粒度分布計を用いて、体積分布モードのD50の値を求めた。
(4)比表面積
N2の物理吸着方式で測定した。
(5)圧粉体の熱膨張係数
得られた無鉛ガラス粉末とα-石英フィラー粉末、必要に応じてセラミックスフィラー粉末を湿式で混合した後、内径30mmの金型に入れ、プレスして成形し、アルミナ基板上に載せて、850℃で15分焼成を行った。繰り返しの焼成における熱膨張係数の変化を見るために、1回焼成と8回焼成を実施した。
得られた焼結体を約5×5×15mmに切り出し、試験体を作製した。試験体につき、TMA測定装置を用いて、室温から10℃/分で昇温したときに得られる熱膨張曲線から、50℃と500℃の2点間における平均の熱膨張係数(α)を求めた。
(6)耐電圧試験
1.5kVで60秒間保持し、リーク電流を測定した。リーク電流が8mA以内のものは合格(OK)とし、8mAを超えるものを不良(NG)と評価した。
(7)結晶化ガラスの熱膨張係数
結晶化ガラス粉末を、内径20mmの金型に入れ、プレスして成形し、アルミナ基板上に載せて、800℃以上の温度で焼成を行った。約5×5×15mmに切り出し、研磨して測定用のサンプルとした。TMA測定装置を用いて、室温から10℃/分で昇温したときに得られる熱膨張曲線から、50℃と850℃の2点間における平均の熱膨張係数(α)を求めた。
(実施例1)
ガラス3の粉末を82重量%、α-石英フィラー2の粉末を18重量%で湿式にて混合した後、混合物を2時間で850℃へ昇温し、15分保持して焼結体を得た。この得られた焼結体の50℃と500℃の2点間における平均の熱膨張係数(α)を求めたところ、95×10-7/℃であった。この焼結体を残り7回、同じように焼成し、8回目の焼結体を得、その焼結体の50℃と500℃の2点間における平均の熱膨張係数(α)を求めたところ94×10-7/℃であった。またエチルセルロースをターピネオールに溶かしたビヒクルと混合粉末を混合することによりペーストを作製し、ステンレス鋼製基板(基材)に印刷し、乾燥後、850℃で焼成した後、耐電圧試験、外観クラック検査を実施したところ、どちらも合格(OK、○)であった。
なお外観検査において、クラックが発生しなかったものを「○」、クラックが発生したものを「×」と評価した。
実施例1と同様に湿式で混合した混合物を焼成し、熱膨張係数を求めた。またエチルセルロースをターピネオールに溶かしたビヒクルと混合粉末を混合することによりペーストを作製し、SUS基板に印刷し、乾燥後、850℃で焼成した後、耐電圧試験、外観クラック検査を実施したところ、どちらも合格(OK、○)であった。
ガラス2の粉末を79重量%、α-石英フィラー2の粉末を18重量%、TiO2フィラーの粉末を3重量%、湿式にて混合した後、混合物を2時間で850℃へ昇温し、15分保持して焼結体を得た。この得られた焼結体の50℃と500℃の2点間における平均の熱膨張係数(α)を求めたところ、92×10-7/℃であった。この焼結体を残り7回、同じように焼成し、8回目の焼結体を得、その焼結体の50℃と500℃の2点間における平均の熱膨張係数(α)を求めたところ86×10-7/℃であった。またエチルセルロースをターピネオールに溶かしたビヒクルと混合粉末を混合することによりペーストを作製し、ステンレス鋼製基板(基材)に印刷し、乾燥後、850℃で焼成した後、耐電圧試験、外観クラック検査を実施したところ、どちらも合格(OK、○)であった。
実施例25と同様に湿式で混合した混合物を焼成し、熱膨張係数を求めた。またエチルセルロースをターピネオールに溶かしたビヒクルと混合粉末を混合することによりペーストを作製し、SUS基板に印刷し、乾燥後、850℃で焼成した後、耐電圧試験、外観クラック検査を実施したところ、どちらも合格(OK、○)であった。

実施例31と同様に湿式で混合した混合物を焼成し、熱膨張係数を求めた。またエチルセルロースをターピネオールに溶かしたビヒクルと混合粉末を混合することによりペーストを作製し、ステンレス鋼製基板に印刷し、乾燥後、850℃で焼成した後、耐電圧試験、外観クラック検査を実施したところ、どちらも合格(OK、○)であった。
ガラス1の粉末を83.5重量%、α-石英フィラー1の粉末を16.5重量%で湿式にて混合した後、混合物を2時間で850℃へ昇温し、15分保持して焼結体を得た。この得られた焼結体の50℃と500℃の2点間における平均の熱膨張係数(α)を求めたところ、90×10-7/℃であった。この焼結体を残り7回、同じように焼成し、8回目の焼結体を得、その焼結体の50℃と500℃の2点間における平均の熱膨張係数(α)を求めたところ、85×10-7/℃であった。またエチルセルロースをターピネオールに溶かしたビヒクルと混合粉末を混合することによりペーストを作製し、ステンレス鋼製基板(基材)に印刷し、乾燥後、850℃で焼成した後、耐電圧試験を実施したところ、不合格(NG)であった。
(比較例2~4)
比較例1と同様に湿式で混合した混合物を焼成し、熱膨張係数を求めた。またエチルセルロースをターピネオールに溶かしたビヒクルと混合粉末を混合することによりペーストを作製し、ステンレス鋼製基板(基材)に印刷し、乾燥後、850℃で焼成した後、耐電圧試験、外観クラック検査を実施したところ、どちらも不合格(NG、×)であった。
(比較例5)
比較ガラス1の粉末を80重量%、α-石英フィラー2の粉末を20重量%で湿式にて混合した後、混合粉末を得た。この混合粉末とエチルセルロースをターピネオールに溶かしたビヒクルに混合することによりペーストを作製し、ステンレス鋼製基板(基材)に印刷し、乾燥後、850℃で焼成した後、外観クラック検査を実施したところ、一部基板と接着しておらず、また接着している部分についてもクラックがあり、不合格(×)であった。
(比較例6)
ガラス1の粉末を80重量%、ジルコンフィラーの粉末を20重量%で湿式にて混合した後、混合物を2時間で850℃へ昇温し、15分保持して焼結体を得た。この得られた焼結体の50℃と500℃の2点間における平均の熱膨張係数(α)を求めたところ、71×10-7/℃であった。この焼結体を残り7回、同じように焼成し、8回目の焼結体を得、その焼結体の50℃と500℃の2点間における平均の熱膨張係数(α)を求めたところ、68×10-7/℃であった。またエチルセルロースをターピネオールに溶かしたビヒクルと混合粉末を混合することによりペーストを作製し、ステンレス鋼製基板(基材)に印刷し、乾燥後、850℃で焼成した後、外観クラック検査を実施したところ、クラックがあり、不合格(×)であった。
Claims (7)
- 無鉛ガラス組成物とα-石英フィラーを含有する絶縁層形成用材料であって、
α-石英フィラーを17.0~40.0重量%、無鉛ガラス組成物を60.0~83.0重量%含有し、
前記α-石英フィラーは、その平均粒径(D50)が1.0~3.5μmで、比表面積が2.5~6.5m2/gであり、
前記無鉛ガラス組成物は、B2O3を含まず、且つmol%で、
SiO2:40.0~60.0%
Al2O3:0.5~10.0%
MgO+CaO+SrO+BaO:20.0~45.0%
ZnO:5.0~23.0%
Li2O+Na2O+K2O:0~10.0%
の組成からなることを特徴とする絶縁層形成用材料。 - α-石英フィラーの含有量が20.0~35.0重量%、無鉛ガラス組成物を65.0~80.0重量%含有することを特徴とする請求項1に記載の絶縁層形成用材料。

- 請求項1~6の何れかに記載の絶縁層形成用材料に、少なくとも有機バインダーと溶剤を加えてなることを特徴とする絶縁層形成用ペースト。
