第2の発明は、第1の発明の荷電粒子線照射位置の補正プログラムにおいて、前記軌道演算手段は、前記電荷密度分布のうち前記荷電粒子線が照射済みの領域によって生ずる電荷密度のみに基づいて前記軌道を演算すること、を特徴とする荷電粒子線照射位置の補正プログラムである。
第3の発明は、第1の発明又は第2の発明の荷電粒子線照射位置の補正プログラムにおいて、前記電荷密度分布演算手段は、前記レジスト(R)に荷電粒子線が複数回照射される場合に、各回の照射状況に応じた電荷密度分布を作成すること、を特徴とする荷電粒子線照射位置の補正プログラムである。
第4の発明は、第3の発明の荷電粒子線照射位置の補正プログラムにおいて、前記軌道演算手段は、照射状況に応じた前記電荷密度分布に基づいて、各回の照射状況に応じた前記軌道を演算し、前記誤差量演算手段は、照射状況に応じた前記軌道に基づいて、各回の照射状況に応じた前記誤差量を演算し、前記照射位置補正量演算手段は、照射状況に応じた前記誤差量に基づいて、各回の照射状況に応じた前記補正量を演算し、それぞれを前記荷電粒子線の各回の照射位置の補正量とすること、を特徴とする荷電粒子線照射位置の補正プログラムである。
第5の発明は、第3の発明の荷電粒子線照射位置の補正プログラムにおいて、前記軌道演算手段は、照射状況に応じた前記電荷密度分布に基づいて、照射状況に応じた前記軌道を演算し、前記誤差量演算手段は、照射状況に応じた前記軌道に基づいて、照射状況に応じた前記誤差量を演算し、前記照射位置補正量演算手段は、照射状況に応じた前記誤差量に基づいて、照射状況に応じた前記補正量を演算し、演算した各補正量の平均値を前記荷電粒子線の照射位置の補正量とすること、を特徴とする荷電粒子線照射位置の補正プログラムである。
以下、図面等を参照して、本発明の実施形態について説明する。
図1は、実施形態の描画システム1の構成を説明する図である。
図1において、電子ビームの照射方向をZ方向とし、その照射方向と垂直な方向をそれぞれX方向、Y方向とする。
電子ビーム照射装置10は、電子銃11、XYステージ12、制御部13、記憶部14、偏向器15等を備えている。
電子銃11は、電子ビームをXYステージ12に載置されたマスク基板Mに対して照射する。本実施形態では、電子銃11は、XYステージ12の鉛直上方(+Z方向)に配置されており、そこからXYステージ12に載置されたマスク基板Mに対して電子ビームを照射する。
XYステージ12は、マスク基板Mを載置して水平面(XY平面)内を移動するワークステージである。XYステージ12は、載置したマスク基板Mを移動させることによって、偏向器15と協働して、電子銃11の電子ビームの照射位置とマスク基板Mの加工位置とを一致させる。
制御部13は、記憶部14に記憶された描画パターンや補正マップ(後述する)に基づいて、XYステージ12を駆動制御しながら電子銃11から電子ビームを照射し、マスク基板M上に所定のパターンを形成する。
記憶部14は、電子ビーム照射装置10の動作に必要なプログラム、情報等を記憶するためのハードディスク、半導体メモリ素子等の記憶装置であり、上述したようにフォトマスクの描画パターンの情報等も記憶している。また、記憶部14は、補正量演算装置20の制御部22(後述する)と接続されており、補正量演算装置20から出力される補正マップを記憶する。
偏向器15は、電子銃11から照射される電子ビームの偏向角度を変更する機器である。
そこで、本実施形態の補正量演算装置20は、レジストの帯電に相当する電荷密度分布を予測し、帯電したレジストにより生じてしまう電子ビームの照射位置の上記誤差を補正する補正量を演算する。
補正量演算装置20は、記憶部21、制御部22(コンピュータ)等を備えている。
制御部22は、補正量演算装置20を統括制御する制御回路であり、例えば、CPU(中央処理装置)等から構成される。制御部22は、記憶部21に記憶された補正プログラムを読み出して実行することにより、電子銃11から照射される電子ビームの照射位置の補正量を演算し、その演算結果(補正マップ)を電子ビーム照射装置10の記憶部14に出力する。
レジストRは、薄膜にして電子ビームを照射すると、照射箇所の薬品耐性が変化する電子線レジストであり、一例として、日本ゼオン株式会社製のZEP7000等を使用することができる。また、レジストRには化学増幅型レジストを用いてもよく、一例として、富士フィルムエレクトロニクスマテリアルズ株式会社製のFEP-171や、住友化学株式会社製のNEB-22等を使用することができる。
また、レジストRが上層に帯電防止膜、下層に電子線レジストを用いた2層構造で、かつ帯電防止膜でも完全にはレジスト帯電を防げなかった場合にも、本発明の技術を適用することができる。帯電防止膜には、一例として、三菱レイヨン株式会社のaquaSAVE等を使用することができる。
このようにレジストRには非化学増幅型、化学増幅型を問わず、またポジ型レジスト、ネガ型レジストの種別を問わず、また内部構造に帯電防止膜を含んだものでも使用することができる。また、この他、レジストRに用いる材料は、描画により少しでも帯電が生じるものであればよく、それ以外で何ら制限はない。
図2は、実施形態の補正量演算装置20に記憶される補正プログラムの動作を説明するフローチャートである。
図3は、実施形態のマスク基板Mに塗布されたレジストRの帯電状態を説明する図である。
図3(a)は、マスク基板Mの側面図であり、レジストRの帯電状態を示している。図3(b)は、レジストRの帯電をレジストR及びマスク基板Mの界面における面電荷に置き換えた場合の模式図である。図3(c)は、図3(b)の帯電を平面メッシュごとの電荷密度とした電荷密度分布の平面図であり、当電荷密度の高さ方向の位置は、図3(b)に示した通りレジストR及びマスク基板Mの界面である。
図4は、1次電子のエネルギーと2次電子放出比との関係を示す図である。
図5は、電子ビームの出射位置と、マスク基板M上の照射位置との関係を説明する図である。
図6は、補正プログラムにより演算した誤差量及び補正量のベクトルを示す図である。
図3、図5、図6において、図1と同様に、電子ビームの照射方向(マスク基板Mの厚み方向)をZ方向とし、その照射方向(厚み方向)と垂直な方向をそれぞれX方向、Y方向とする。
まず、図2に示すように、S101において、制御部22は、電子ビーム照射装置10の制御部13を介して記憶部14から描画パターンの情報を入力する。
そして、S102において、制御部22は、図3(c)に示すように、入力した描画パターンの情報に基づいて、後述の方法等により電子ビームが照射された場合に帯電するレジストRのメッシュごとの電荷密度分布を予測演算する(電荷密度分布演算手段)。本発明のモデルにおいては、図3(a)に示すようなレジストRの帯電を、図3(b)に示すようなレジストRとマスク基板Mとの界面に存在する面電荷であると置き換えている。すなわち、演算された図3(c)の電荷密度分布の高さ方向の位置は、レジストRとマスク基板Mとの界面である。
電子線が試料に入射すると、入射電子エネルギー(1次電子エネルギー)に応じて二次電子が放出される。このとき、入射電子数に対する二次電子数の比をδS(二次電子放出比)とすると、図4に示すように、δS<1では、入射電子数よりも二次電子数が少ないので、試料の照射箇所は総体として負に帯電する。一方、δS>1では、入射電子数よりも二次電子数が多いので、試料の照射箇所は総体として正に帯電する。
試料に電子線が照射されると、反射した一次電子、二次電子等を含めて試料外に電子が放出される。放出された電子には、照射装置内部の鏡筒下部等と試料とで多数回の衝突を起こし、照射領域以外の周辺に散乱して、試料の広範囲に電子を与える現象、いわゆるフォギング現象を生じる。
そのため、図4に示すように、便宜上、加速電圧近傍である試料を負に帯電させるエネルギー領域を「負領域I」とし、中間帯で試料を正に帯電させるエネルギー領域を「正領域」とし、低エネルギー帯で試料を負に帯電させるエネルギー領域を「負領域II」として、それぞれによって生ずる帯電分布を別途計算し、それらを足し合わせて電荷密度分布を演算する。なお、照射領域近傍ほど散乱回数が少なくエネルギーが高い(加速電圧に近い)電子が多く入射すると仮定して、負領域Iの電子は照射領域近傍に分布し、正領域の電子はそれよりも広範囲に分布し、負領域IIの電子はさらにそれより広範囲に分布すると限定する。
具体的には、帯電によるレジストRの電荷密度分布は、以下の関係式(1)を用いて、パターン面積密度gとガウス関数との畳み込み積分により求められる。
また、上記関係式(1)に台形積分の公式を用いると、関係式(2)に変形することができる。従って、面積密度マップ内の一つのメッシュAij(後述する)のみによって生じる電荷密度ρ’(分割電荷密度マップ)は、上記関係式(3)から求めることができる。
分割されたレジストRの各領域は、Aijとし、その各領域Aijの電荷密度は、ρij[C/m2]とする。ここで、iは、レジストRの左右方向の分割数を示し、jは、上下方向の分割数を示す。本実施形態では、i=1~4であり、j=1~4である。例えば、図3(c)の左下の領域Aは、A11であり、その電荷密度ρは、ρ11となる。また、右下の領域Aは、A41であり、その電荷密度ρは、ρ41となる。
ここで、関係式(4)~(6)中の(x、y、z)は、図5に示すように、それぞれX方向、Y方向、Z方向の荷電粒子の位置rの座標を示す。また、(x0、y0、z0)は、電子ビームの出射位置r0の座標を示し、(xΔ、yΔ、zΔ)は、r0からの変位を示す。ε0は、真空の誘電率を示す。ρ(x’、y’)は、レジストRの座標(x’、y’)における電荷密度である。
また、レジストRとマスク基板Mとの界面の鉛直方向(Z方向)の座標を、z=0とし、レジストRの表面の座標をz=zhとする。
ここで、(vx、vy、vz)は、荷電粒子のXYZの各方向の速度[m/s2]を示す。また、m及びqは、荷電粒子の質量[kg]及び電荷[C]を示す。ここで、qは、電子ビームならば負の値を取り、イオンビームならば、そのイオンの種類によって正及び負の両方の値を取り得る。
また、電子ビームの出射位置r0の水平面内の座標の(x0、y0)は、照射対象となる領域Aの中心座標を示す。r0の鉛直方向の座標であるz0は、基板からの電子銃1の高さである。
また、電子ビームの速度が光速に近ければ、関係式(4)~(12)の座標系にローレンツ変換を施したものを代わりに使用してもよい。
S104において、制御部22は、演算した誤差量のデータに基づいてレジストRの各領域Aについての電子ビームの照射位置の補正量を演算する(照射位置補正量演算手段)。具体的には、制御部22は、S103で演算した誤差量のベクトルの逆ベクトルを演算する。そして、制御部22は、図6(b)に示すように、演算した補正量に基づいて補正量ベクトルの分布を作成し、補正マップを作成する。
まず、描画システム1は、電子ビームの照射前に予め補正量演算装置20の制御部22が、上述した補正プログラムによって、レジストRの帯電が起因となる電子ビームの照射位置の誤差を補正する補正量を演算し、補正マップを作成する。そして、制御部22は、作成した補正マップを電子ビーム照射装置10の記憶部14に出力する。
制御部13は、補正量演算装置20から入力した補正マップを記憶部14から読み出して、XYステージ12及び偏向器15を駆動制御しながら電子銃11から電子ビームを照射する。これにより、描画システム1は、レジストRの帯電によって歪曲する電子ビームの照射位置を補正して、マスク基板M上に正確に所定のパターンを形成することができる。
図7は、補正プログラムによる補正量演算過程の別な形態を説明する図である。図7(a)は、それぞれ単一の領域(メッシュ)のみによって生じた電荷密度分布である分割電荷密度マップを説明する図であり、図7(b)は、レジストRの電子ビームの照射状態を示す図である。
図8は、マルチパス描画における領域(メッシュ)ごとに分割された分割電荷密度マップとパス数で割られた分割電荷密度マップとを説明する図である。
例えば、図7(b)に示すように、領域A11~A14、A21~A24、A31の順で既に電子ビームが照射されており、次に電子ビームを照射する領域がA32である場合、制御部22は、予め計算されている領域A11~A31までの分割電荷密度マップを足し合わせたものに、領域A32の分割電荷密度マップを足したものを、領域A32の軌道計算に使用する電荷密度分布として補正量を演算する。
また、領域A33を演算する際に使用する電荷密度分布は、領域A32で使用した電荷密度分布に、領域A33の分割電荷密度マップを足せばよい。こうすることにより、描画システム1は、補正量の演算精度を向上させるとともに、制御部22の演算負荷を低減させることができる。
また、上記例では計算対象領域(メッシュ)の補正量の演算に、当該領域自身までの分割電荷密度マップを足し合わせたものを使用しているが、これに限定するものではなく、計算対象領域(メッシュ)の補正量の演算には、一つ前の領域までの分割電荷密度マップを足し合わせたものを使用してもよい。
具体的には、分割電荷密度マップ内の電荷密度値をパス数で割り、図8に示すように、パスごとの分割電荷密度マップを作成する。そして、上述の場合と同様に、照射順に応じて、分割電荷密度マップを足して電荷密度分布とすればよい。1パス目の電子ビームの照射位置が最終照射位置(図7(b)に示すA44)に達したら、2パス目の分割電荷密度マップの領域A11から足していけばよい。上記演算をマルチパスの回数分、繰り返す。
更に、上述のように照射状況に応じた電荷密度分布を作成し、補正量を演算した場合に、演算した各回の補正量を平均して、その平均した補正量を、各回の電子ビームの照射時の補正量としてもよい。これにより、描画システム1は、マルチパス描画を適用する場合において、単一の補正マップの使用のみに制限された場合においても、複数回に渡って重ね描画する状況を考慮して電子ビームの補正量を演算することができ、全体としての描画パターンの位置精度を向上することができる。
(1)本実施形態の描画システム1は、電子ビームの照射によって帯電するレジストRの帯電をレジストR及びマスク基板Mの界面における面電荷であると置き換え、置き換えた面電荷の電荷密度分布を演算する。そして、その電荷密度分布に基づいて、電子ビームの軌道を演算し、得られた軌道から電子ビームの照射誤差量を求めて、電子ビームの照射位置の補正量を演算する。これにより、描画システム1は、電磁気学に基づいてレジスト表面における電界の強さを、計算上の電界強度が無限大となり計算不能な状態に陥ることなく、演算することができる。そのため、レジストRの表面における電子ビームの照射位置の補正量を正確に演算することができ、マスク基板Mに描画されるパターンの位置精度を向上させることができる。
(4)描画システム1は、照射状況に応じた電荷密度分布を作成し、補正量を演算した場合に、演算した各回の補正量を平均して、その平均した補正量を、各回の電子ビームの照射時の補正量とした場合、単一の補正マップの使用のみに制限された場合でも、複数回にわたって重ね描画する状況を考慮して、電子ビームの補正量を演算することができ、全体としての描画パターンの位置精度を向上させることができる。
(1)実施形態において、荷電粒子線として電子ビームを使用する例を説明したが、これに限定されるものでなく、例えば、荷電粒子線としてイオンビーム等を使用するようにしてもよい。
(2)実施形態において、補正プログラムは、マスク基板Mに電子ビームを照射する場合に用いる例を説明したが、これに限定されるものでなく、例えば、半導体ウエハにダイレクト描画する場合に用いてもよい。
(3)実施形態において、描画システム1は、予め補正量データを作成した上で、電子ビームを照射する例をが、照射しながら作成してもよい

Claims (8)
- レジストが塗布された被加工体に照射される荷電粒子線の照射位置を補正する荷電粒子線照射位置の補正プログラムであって、
コンピュータを、
前記荷電粒子線の照射による前記レジストの帯電を前記レジスト及び前記被加工体の界面における面電荷であると置き換え、置き換えた面電荷のメッシュごとの電荷密度分布を演算する電荷密度分布演算手段と、
前記電荷密度分布に基づいて、前記荷電粒子線の出射位置から前記レジストの表面までの荷電粒子の軌道を演算する軌道演算手段と、
演算した前記軌道に基づいて、前記荷電粒子線の照射位置の誤差量を演算する誤差量演算手段と、
演算した前記誤差量に基づいて、前記荷電粒子線の照射位置の補正量を演算する照射位置補正量演算手段
として機能させることを特徴とする荷電粒子線照射位置の補正プログラム。 - 請求項1に記載の荷電粒子線照射位置の補正プログラムにおいて、
前記軌道演算手段は、前記電荷密度分布のうち前記荷電粒子線が照射済みの領域によって生ずる電荷密度のみに基づいて前記軌道を演算すること、
