Abstract
低温で接続された発光素子と基板とを有する発光装置、ならびに発光素子と基板との接続を低温で行える発光素子用実装装置及び発光素子実装方法を提供する。 LEDチップと、前記LEDチップの光出射側に設けた蛍光体層と、を備える発光素子と、前記発光素子が接着材料により接着される基板とを備え、前記接着材料が異方性導電材料である発光装置である。
Description
本発明は、発光素子を用いる発光装置、及び、その発光装置の発光素子を実装するための発光素子実装方法、ならびに、発光素子用実装装置に関する。
一般に、半導体発光素子を用いた発光装置は、基板に半導体発光素子が実装されて構成されている。また、発光素子が実装される実装方法についても様々なものが提案されている。一例として、実装方法では、先の工程で基板の素子搭載部に接着剤をディスペンサ等により塗布し、次の工程で半導体発光素子を基板の素子搭載部に接着・実装している(特許文献1参照)。このような半導体発光素子を実装する際には、通常、基板に塗布された接着剤上に、半導体発光素子の上面を吸着パッドやコレットで吸着し、搬送して搭載する。
近年、発光素子は、その構成の一例として、蛍光体層をLEDチップの一端側に取り付けた構成として扱われるものが知られている(特許文献2参照)。この発光素子は、チップサイズパッケージなどと呼ばれるものであり、基板に搭載される前にすでにLEDチップに蛍光体層や光反射部材層が設けられている。
これは、発光素子の電極と基板とを対向させて実装させ(フリップチップ実装)、実装時の接着剤としては、基板と発光素子とを高温で接合する、ハンダ等の材料が使用されている。

しかし、前記した従来の発光装置、発光素子の実装装置及び実装方法では、以下に示す問題点が存在した。
従来の発光装置は、発光素子を基板に実装する場合、高温で使用されるハンダ等により実装されるため、発光装置の基板として、実装時の高温等に耐えるものを用いる必要があり、基板の材料の選択の自由度が低くなっていた。

本開示は、前記した問題点に鑑みて創案されたものであり、発光素子と基板との接続(接着)を低温で行える発光装置、及び、発光素子用実装装置及び発光素子実装方法を提供することを課題とする。
本発明の1つの態様では、前記課題を解決するために、以下に示すような発光装置、発光素子用実装方法及び発光素子用実装装置とした。
すなわち、発光装置としては、LEDチップと、前記LEDチップの光出射側に設けた蛍光体層と、を備える発光素子と、前記発光素子を接着材料により接着する基板とを備え、前記接着材料が異方性導電材料である構成とした。

また、発光装置では、前記した課題と併せて以下のような要望が存在した。すなわち、発光素子を実装する場合、発光素子の上面を吸着し、荷重を加えるため、発光素子が形状変化を起こす恐れがある。これにより、発光装置は、配光ズレや、色むら、明るさの低下等が起こる恐れがある。したがって、発光装置の発光素子の変形を防止すると共に、発光装置の光取出し効率も良好となる発光素子実装方法及び発光素子用実装装置が望まれている。
前記した要望に対して、本発明の別の1つの態様では、次のような発光素子実装方法とした。すなわち、基板に発光素子を実装する発光素子実装方法であって、LEDチップと、このLEDチップの光出射側に設けた蛍光体層とを備える前記発光素子を、前記基板上に設けられた異方性導電材料の接着材料を介して載置する工程と、載置した前記発光素子の蛍光体層の側面にガイド機構を当接した状態で、前記接着材料を硬化させる工程と、を含むこととした。
また、前記した要望に対して、本発明の更に別の1つの態様では、次のような発光素子用実装装置とした。つまり、発光素子用実装装置では、LEDチップと、このLEDチップの光出射側に設けた蛍光体層と、を備える発光素子を、基板上に設けられた異方性導電材料の接着材料を介して接合することで、前記発光素子を基板に実装する発光素子用実装装置であって、前記蛍光体層の側面に当接して前記蛍光体層を保持するガイド機構と、前記蛍光体層を前記ガイド機構が保持した状態で前記接着材料を硬化する硬化機構とを備える構成とした。
本発明に係る発光装置、発光素子実装方法及び発光素子用実装装置では、以下に示すような効果を奏する。
発光装置は、異方性導電材料を接着材料として用いて基板とLEDチップとを実装しているので、ハンダと比較して低温で実装でき、回路等の信頼性が確保できる。

発光素子用実装装置では、実装した発光素子が配光ズレや、色むら、明るさの低下を防止することができ、光取出し効率も良好となる。
以下、本発明の実施形態に係る半導体発光素子を用いる発光装置、及び、その発光装置の発光素子を実装するための発光素子実装方法、ならびに、発光素子用実装装置について図面を参照して説明する。なお、はじめに発光装置の構成の一例を説明し、その後に発光装置の発光素子用実装装置の構成、発光素子の実装方法の一例について説明する。また、説明する図面では、各構成等について部分的又は全体的に誇張して記載している場合がある。さらに、各図において断面を示す場合であっても、見やすくするために、断面部分を示す斜線(ハッチング)を省略している場合もある。
図1及び図2に示すように、本実施形態の発光装置1は、回路等が形成された実装基板(基板)2と、この実装基板2に異方性導電材料である接着材料3を介して設けた発光素子4とを備えている。
この発光素子4は略直方体形状をしてよく、サファイア基板6a上に積層された半導体発光素子構造体6Aを備えた平面視において矩形であってよいLEDチップ6と、LEDチップ6の光取出し面側となる上面(サファイア基板6a側)に設けられた蛍光体層5と、LEDチップ6の側面(すなわち、サファイア基板6aの側面及び半導体発光素子構造体6Aの側面)を被覆する光反射性部材層7と、を備えて構成されている。
なお、LEDチップ6の側面は、光反射性部材層7が設けられていなくてもよく、例えば、露出していてもよい。もしくは、前記した蛍光体層5がLEDチップ6の側面にも設けられていてもよい(図13参照)。
この発光素子4は略直方体形状をしてよく、サファイア基板6a上に積層された半導体発光素子構造体6Aを備えた平面視において矩形であってよいLEDチップ6と、LEDチップ6の光取出し面側となる上面(サファイア基板6a側)に設けられた蛍光体層5と、LEDチップ6の側面(すなわち、サファイア基板6aの側面及び半導体発光素子構造体6Aの側面)を被覆する光反射性部材層7と、を備えて構成されている。
なお、LEDチップ6の側面は、光反射性部材層7が設けられていなくてもよく、例えば、露出していてもよい。もしくは、前記した蛍光体層5がLEDチップ6の側面にも設けられていてもよい(図13参照)。
LEDチップ6は、透光性のサファイア基板6aに積層して形成した半導体発光素子構造体6Aとして、n層(n型半導体層)6bと、このn層6b上に形成したp層(p型半導体層)6dと、n層6bとp層6dの間に形成される活性層6cと、n層6bのp層が積層されていない部分の上に形成されるn側パッド電極6eと、p層6d上に形成されるp側パッド電極6fと、n側パッド電極6eの端面側、及び、p側パッド電極6fの端面側を露出させるように設けた保護膜6gとを備えている。
このLEDチップ6の半導体発光素子構造体6Aは、一例として、GaN系窒化物半導体が好ましく用いることができ、具体的には、InxGa1-xN(0<x<1)を活性層6cに用いた構造であってよい。半導体発光素子構造体6Aは、前記した構造であると、365nm以上、好ましくは380nm以上、更に好ましくは400nmから680nmの波長域において、発光効率の優れたLEDチップ6として形成することができる。
このLEDチップ6の半導体発光素子構造体6Aは、一例として、GaN系窒化物半導体が好ましく用いることができ、具体的には、InxGa1-xN(0<x<1)を活性層6cに用いた構造であってよい。半導体発光素子構造体6Aは、前記した構造であると、365nm以上、好ましくは380nm以上、更に好ましくは400nmから680nmの波長域において、発光効率の優れたLEDチップ6として形成することができる。
また、LEDチップ6は、n層6bと電気的に接続されるn側パッド電極6eが、絶縁材料層を介してp層6dの上にまで延伸して設けられていることが好ましい。これにより、活性層6cの面積を大きく減らすことなく、n側パッド電極6eの面積を大きくすることができ、硬化機構40での加圧が容易になる。また、パッド電極と実装基板2の接続電極とが対向する面積を大きくすることができるなどして、異方性導電材料である接着材料3を用いる場合であっても、電気的に良好に接合(接続)することができる。なお、p側パッド電極6fとn側パッド電極6eは略同じ大きさ、同じ形状を有することが好ましい。これにより、実装を容易にできるとともに、LEDチップ6にかかる応力を分散することができる。
蛍光体層5は、ここでは平面視した形状が矩形に形成され、蛍光体を含有した透光性樹脂で構成されることが好ましい。ここでの透光性樹脂とは、LEDチップ6からの光に対して透光性を有し、かつ、耐光性及び絶縁性を有するものが好ましい。具体的には、シリコーン樹脂組成物、変性シリコーン樹脂組成物、エポキシ樹脂組成物、変性エポキシ樹脂組成物、アクリル樹脂組成物等、シリコーン樹脂、エポキシ樹脂、ユリア樹脂、フッ素樹脂及びこれらの樹脂を少なくとも1種以上含むハイブリッド樹脂等が例示できる。ここで、透光性とは、LEDチップから出射された光を70%程度以上、好ましくは80%程度以上、より好ましくは90%程度以上、より更に好ましくは95%程度以上透過させる性質を意味する。蛍光体層5は、例えば、青色の光を黄色の光に波長変換するものが有用である。これにより、白色の光を容易に取りだすことができる。
蛍光体層5は、種々の方法により形成することができる。例えば、上述のような樹脂等のバインダに蛍光体を含有させたものを塗布、印刷、圧縮成形等で形成してもよく、蛍光体を電着・スパッタ等で発光素子に設けた後、樹脂やガラス等の結着材を含浸させて形成してもよい。
発光素子の上面は、平坦であってもよいが、凹凸または中央部が凸のレンズ形状を有していてもよい。これにより、光取り出し効率の向上等種々の効果が見込める。また本発明の1つの実施形態に係る発光装置の実装方法においては、発光素子の側面を保持して実装するため、上面に凹凸やレンズ等を設けた発光素子であっても、容易に加圧・加熱して実装することができる。
発光素子の上面は、平坦であってもよいが、凹凸または中央部が凸のレンズ形状を有していてもよい。これにより、光取り出し効率の向上等種々の効果が見込める。また本発明の1つの実施形態に係る発光装置の実装方法においては、発光素子の側面を保持して実装するため、上面に凹凸やレンズ等を設けた発光素子であっても、容易に加圧・加熱して実装することができる。
光反射性部材層7は、LEDチップ6の側面に設けられLEDチップ6からの光を反射するものである。光反射性部材層7は、前記蛍光体層5に連続するようにLEDチップ6に設けられていることが好ましい。この光反射性部材層7は、シリコーン樹脂、変性シリコーン樹脂、エポキシ樹脂、変性エポキシ樹脂、アクリル樹脂、また、これらの樹脂を少なくとも一種以上含むハイブリッド樹脂等の樹脂のバインダに反射性物質を含有させたものを用いることができる。反射性物質の材料としては、酸化チタン、二酸化ケイ素、二酸化チタン、二酸化ジルコニウム、チタン酸カリウム、アルミナ、窒化アルミニウム、窒化ホウ素などを用いることができる。光反射性部材層7は、反射性物質の含有濃度、密度により光の反射量、透過量が異なるため、発光装置1の形状、大きさなどに応じて、適宜濃度や密度を調整するとよい。光反射性部材層7は、光反射率と耐光性が高いことが好ましく、具体的には、シリコーン樹脂に酸化チタンを含有させたものを好適に用いることができる。
また、バインダを用いず、上記のような反射性物質をスパッタ等で付着させて設けたものであってもよい。
光反射性部材層7は、LEDチップ6の全ての側面を被覆していることが好ましい。これにより、蛍光体層5により波長変換されていないLEDチップ6の光が漏れることを防止でき、発光装置1の色ムラを防止することができる。
また、光反射性部材層7は、蛍光体層5よりも硬い材料であることが好ましい。これにより後述する実装の際に、光反射性部材層7と蛍光体層5との両方にガイド機構30を当接させることで、蛍光体層5の変形をより防止することができる。
また、光反射性部材層7の側面は、蛍光体層5の側面と略面一であることが好ましい。これにより、ガイド機構30を容易に当接させることができる。
また、光反射性部材層7は前述した蛍光体等の波長変換部材を含んでいても良い。
光反射性部材層7は、LEDチップ6の全ての側面を被覆していることが好ましい。これにより、蛍光体層5により波長変換されていないLEDチップ6の光が漏れることを防止でき、発光装置1の色ムラを防止することができる。
また、光反射性部材層7は、蛍光体層5よりも硬い材料であることが好ましい。これにより後述する実装の際に、光反射性部材層7と蛍光体層5との両方にガイド機構30を当接させることで、蛍光体層5の変形をより防止することができる。
また、光反射性部材層7の側面は、蛍光体層5の側面と略面一であることが好ましい。これにより、ガイド機構30を容易に当接させることができる。
また、光反射性部材層7は前述した蛍光体等の波長変換部材を含んでいても良い。
実装基板2の材料は、例えば、フィルムである基材2a上に接続電極2cが形成されると共に、LEDチップ6の接続箇所を除く部分にシリコーン樹脂に酸化チタンの粒子を含有させた基板用光反射部材層2bが設けられている。
実装基板2の材料は、特に限定されず、例えば、ポリイミドまたはポリエチレンテレフタレートなどの絶縁性樹脂の基材の上に、CuやAlなどの接続電極2cを形成したものを用いることができる。接続電極2cは、例えば、導電インクまたはメッキにより形成される構成であってもよく、実装基板2に使用されるものであれば限定されない。また、基材はセラミックまたは絶縁加工を施した金属であってもよい。実装基板2の厚みは、特に限定されないが、可撓性を有するフレキシブル基板として用いる場合、例えば、10μm~100μm程度とすることができる。また、形状も特に限定されず、矩形、テープ状、円形等とすることができる。この実装基板2には、ハンダ等よりも低温で接合可能な接着材料3として異方性導電材料を使用してLEDチップ6が実装される。異方性導電材料を接着材料として使用する場合、実装基板2に耐熱性の低いポリエチレンテレフタレートなどを用いることができる。なお、異方性導電材料の定義等については後述する。
実装基板2の材料は、特に限定されず、例えば、ポリイミドまたはポリエチレンテレフタレートなどの絶縁性樹脂の基材の上に、CuやAlなどの接続電極2cを形成したものを用いることができる。接続電極2cは、例えば、導電インクまたはメッキにより形成される構成であってもよく、実装基板2に使用されるものであれば限定されない。また、基材はセラミックまたは絶縁加工を施した金属であってもよい。実装基板2の厚みは、特に限定されないが、可撓性を有するフレキシブル基板として用いる場合、例えば、10μm~100μm程度とすることができる。また、形状も特に限定されず、矩形、テープ状、円形等とすることができる。この実装基板2には、ハンダ等よりも低温で接合可能な接着材料3として異方性導電材料を使用してLEDチップ6が実装される。異方性導電材料を接着材料として使用する場合、実装基板2に耐熱性の低いポリエチレンテレフタレートなどを用いることができる。なお、異方性導電材料の定義等については後述する。
接着材料3は、LEDチップ6を実装基板2に実装(接着)させるためのものである。この接着材料3は、ここでは、LEDチップ6のn側パッド電極6e及びp側パッド電極6fと実装基板2に設けられた接続電極2cとをそれぞれ電気的に接続させている。接着材料3は、実装基板2側から光反射性部材層7の全部又は一部まで連続して設けられてもよい。接着材料3は、導電性粒子とバインダとを含む。導電性粒子がLEDチップ6の各パッド電極と実装基板2の接続電極2cとを電気的に導通させ、バインダが発光素子4と実装基板2とを機械的に固定する。
接着材料3の材料は特に限定されないが、導電性粒子として、例えば、表面を金属膜で被覆した弾性を有する樹脂の粒子や、金メッキ処理を行ったNiなどを含むものを用いることができる。また、接着材料3のバインダは、例えば、エポキシ樹脂およびシリコーン樹脂をはじめとする熱硬化性樹脂、合成ゴム系樹脂{(熱硬化、熱可塑性混合タイプ)(主成分ポリエステル(オイルフリーアルキド樹脂〔多塩基酸と多価アルコールを縮合重合させた樹脂〕)(クロロプレン、酸化亜鉛、硫化亜鉛、芳香族化合物等))}である。
また、接着材料3は、光反射性物質を含有していることが好ましい。これにより、接着材料3の光反射率を高めることができ、発光装置1の光取り出し効率を高めることができる。具体的には、酸化チタン、二酸化ケイ素、二酸化チタン、二酸化ジルコニウム、チタン酸カリウム、アルミナ、窒化アルミニウム、窒化ホウ素等を用いることができる。
接着材料3の材料は特に限定されないが、導電性粒子として、例えば、表面を金属膜で被覆した弾性を有する樹脂の粒子や、金メッキ処理を行ったNiなどを含むものを用いることができる。また、接着材料3のバインダは、例えば、エポキシ樹脂およびシリコーン樹脂をはじめとする熱硬化性樹脂、合成ゴム系樹脂{(熱硬化、熱可塑性混合タイプ)(主成分ポリエステル(オイルフリーアルキド樹脂〔多塩基酸と多価アルコールを縮合重合させた樹脂〕)(クロロプレン、酸化亜鉛、硫化亜鉛、芳香族化合物等))}である。
また、接着材料3は、光反射性物質を含有していることが好ましい。これにより、接着材料3の光反射率を高めることができ、発光装置1の光取り出し効率を高めることができる。具体的には、酸化チタン、二酸化ケイ素、二酸化チタン、二酸化ジルコニウム、チタン酸カリウム、アルミナ、窒化アルミニウム、窒化ホウ素等を用いることができる。
以上のように構成された発光装置1は、例えば、図2に示すように、長方形状に形成された実装基板2に所定の間隔で複数(図面では例示的に3つ)の発光素子4が実装されることで、蛍光灯を代替するような線状の光源として使用することができる。もちろん、発光装置1は、1つの発光素子4が実装基板2に実装された構成であっても構わない。また、発光装置1は、実装基板2と発光素子4とを接着するために異方性導電材料の接着材料3を用いることで、ハンダと比較して低い温度で実装できるため、使用される素材の範囲を広くし、設計の自由度を高めることができる。また、発光装置1は、蛍光体層5の側面が接着材料3から露出している(蛍光体層5には接着材料3が付着していない)ので、光取出し効率も高い。
次に、発光素子4を実装基板2に実装するための発光素子用実装装置10について説明する。
図3及び図4に示すように、発光素子用実装装置10は、発光素子4を実装基板2上に搬送する搬送機構(搬送装置)20と、この搬送機構20により搬送される発光素子4をガイドするガイド機構(ガイド装置)30と、このガイド機構30でガイドしている発光素子4を実装基板2に実装する接着材料3を硬化させる硬化機構(硬化装置)40とを備えることができる。
図3及び図4に示すように、発光素子用実装装置10は、発光素子4を実装基板2上に搬送する搬送機構(搬送装置)20と、この搬送機構20により搬送される発光素子4をガイドするガイド機構(ガイド装置)30と、このガイド機構30でガイドしている発光素子4を実装基板2に実装する接着材料3を硬化させる硬化機構(硬化装置)40とを備えることができる。
図3乃至図6に示すように、ガイド機構30は、発光素子4の蛍光体層5をガイドして、蛍光体層5の変形や実装基板2に設けられている接着材料3の付着を防止するためのものである。このガイド機構30は、第1ガイド駆動本体31,第2ガイド駆動本体41と、この第1ガイド駆動本体31,第2ガイド駆動本体41にそれぞれ伸縮自在に設けた第1ガイドアーム32,第2ガイドアーム42と、この第1ガイドアーム32と第2ガイドアーム42との先端にそれぞれ設けた第1当接ガイド33と、第2当接ガイド43と、を備えることができる。なお、ガイド機構30は、発光素子4に対向する両側(2方向)から蛍光体層5をガイドすることが量産性の観点から好ましく、例えば、図3に示すように、第1ガイドアーム32及び第2ガイドアーム42は、ここでは、平面視が矩形の発光素子4の対角線に沿った対向方向から第1当接ガイド33及び第2当接ガイド43に接続するように設けられる。これにより、矩形の発光素子の側面を容易にガイドすることができ、好ましい。
図5及び図6に示すように、本実施形態の第1当接ガイド33及び第2当接ガイド43は、第1ガイドアーム32、第2ガイドアーム42に接続される基端側に設けた段差部35、45を有しており、それぞれの段差部35,45の下方の端面に第1ガイド面33A、第2ガイド面43Aを有している。この第1当接ガイド33の第1ガイド面33Aは、蛍光体層の側面に当接できるように形成されており、例えば平面視において矩形の蛍光体層5(平面視における外形が矩形に形成されている蛍光体層5)の第1側面に当接するガイド面33aと、第1側面と隣り合う第2側面に当接するガイド面33bとを、凹切欠部34を間にして互いに直交する方向に形成されている(すなわち、第1当接ガイド33は、矩形に形成された蛍光体層5の隣り合う2辺である第1側面と第2側面とに、それぞれ、当接するガイド面33aとガイド面33bとを有する。また、ガイド面33aとガイド面33bが直交する交点位置に、蛍光体層5の側面(第1側面および第2側面)と非接触となる凹切欠部34が形成されている。)。
また、第2当接ガイド43の第2ガイド面43Aは、矩形の蛍光体層5の第3側面に当接するガイド面43aと、第3側面と隣り合う第4側面に当接するガイド面43bは、凹切欠部44を介して、互いに直交する方向に形成されている(すなわち、第2当接ガイド43は、矩形に形成された蛍光体層5の隣り合う2辺である第3側面と第4側面とに、それぞれ、当接する第2ガイド面43aと第2ガイド面43bとを有する。また、ガイド面43aとガイド面43bが直交する交点位置に、蛍光体層5の側面(第3側面および第4側面)と非接触となる凹切欠部44が形成されている。)。第1ガイド面33A及び第2ガイド面43Aは、ガイド面33b,43bが蛍光体層5の第2側面及び第4側面と同じ長さに形成され、ガイド面33a,43aが蛍光体層5の第1側面及び第3側面よりも長くなるように形成されている。
なお、第1ガイド面33A及び第2ガイド面43Aは、当接する蛍光体層5の側面高さに対して当接面(または当接面の高さ)が同等または小さくても構わない。第1ガイド面33A及び第2ガイド面43Aは、蛍光体層5に当接したときに、その当接しているガイド面33a,33b,43a,43bの下端が蛍光体層5の下端と同等か、あるいは、光反射性部材層7側に位置するようになることで(すなわち、ガイド面33a,33b,43a,43bの下端が蛍光体層5の下端よりも下方に位置することで)、蛍光体層5の変形の防止、及び、実装基板2側からせり上がってくる接着材料3が蛍光体層5の側面に付着することを防止することができる。
図6に示すように、凹切欠部34,44は、それぞれ円弧状の切欠きに形成されている。この凹切欠部34,44が形成されていることで、第1ガイド面33A及び第2ガイド面43Aが互いに近接する方向に力が加わっても、応力の集中を抑制できる。この凹切欠部34,44は、ガイド面と平行な方向に貫通するように形成され、発光素子4の蛍光体層5には非接触となるように円弧の大きさが形成されることが望ましい。なお、凹切欠部34,44が形成されていない側の発光素子4の角部4a,4aについては、第1ガイド面33Aと第2ガイド面43Aとが離間していることから応力の集中を緩和することができる。
さらに、図5に示すように、第1当接ガイド33の段差部35及び第2当接ガイド43の段差部45は、ガイドの一部が第1ガイド面33A及び第2ガイド面43Aより発光素子4から離れるように形成されており、ガイドが矩形の蛍光体層5の第1~第4側面に当接して挟持した状態となったときに、接着材料3の流れる範囲を規制するための空間を形成することができる。この段差部35,45は、熱圧着ヘッド40aが蛍光体層5に当接して押圧したときに、発光素子4のp側パッド電極6f及びn側パッド電極6eが実装基板2の接続電極部分に当接して接続できる高さに設定されている。
なお、LEDチップ6のパッド電極にさらに接続用導電部材(例えばバンプ)などが設けられていてもよく、その接続用導電部材と実装基板2の接続電極とが接着材料3を介して接着、電気的に接続されてもよい。

以上の構成を備えるガイド機構30は、ここでは、一例として、昇降装置50に支持されて水平搬送装置60に設置されている。
図3及び図4に示すように、昇降装置50は、ガイド機構30の第1ガイド駆動本体31及び第2ガイド駆動本体41をそれぞれ支持する支持台51,51と、この支持台51,51を昇降させる昇降駆動部52,52と、を備えることができる。この昇降装置50は、降下端でガイド機構30が発光素子4の蛍光体層5を当接して挟持する位置となり、昇降端でガイド機構30が挟持した発光素子4を移動させる位置となるように、ここでは設定されている。この昇降装置50は、モータ、エアー圧、油圧あるいは磁力等により昇降駆動する一般的な構成のものでよい。昇降装置50は、水平搬送装置60に支持されている。
図3及び図4に示すように、昇降装置50は、ガイド機構30の第1ガイド駆動本体31及び第2ガイド駆動本体41をそれぞれ支持する支持台51,51と、この支持台51,51を昇降させる昇降駆動部52,52と、を備えることができる。この昇降装置50は、降下端でガイド機構30が発光素子4の蛍光体層5を当接して挟持する位置となり、昇降端でガイド機構30が挟持した発光素子4を移動させる位置となるように、ここでは設定されている。この昇降装置50は、モータ、エアー圧、油圧あるいは磁力等により昇降駆動する一般的な構成のものでよい。昇降装置50は、水平搬送装置60に支持されている。
水平搬送装置60は、昇降装置50を支持して発光素子4を受取位置(搬入位置)から実装位置まで搬送するものである。この水平搬送装置60は、例えば、昇降装置50の昇降駆動部52,昇降駆動部52を支持するスライドガイド61と、このスライドガイド61を移動させるスライドレール62と、スライドガイド61をスライドレール62に沿って駆動させる駆動機構(図示せず)を備えている(すなわち、水平搬送装置60は、昇降装置50を予め設定された搬送経路に沿って水平方向に移動させることができる)。この水平搬送装置60は、モータ、エアー圧、油圧、磁力等による駆動力を使用して昇降装置50を移動させるものであり、一般的な構成のものでよい。
硬化機構40は、接着材料3を硬化させるものである。この硬化機構40は、接着材料3を硬化させることができる温度に昇温し、発光素子4を実装基板2との間で電気的な接続が取れるように荷重をかけられるものであればよい。例えば、実装基板2が載置されている実装位置の上方に昇降可能に設置され、発光素子4の蛍光体層5に当接して加圧及び加熱する熱圧着ヘッド40aと、これを昇降させる昇降機構(図示せず)とを備えることができる。
接着材料3を実装基板2上に塗布(供給)する接着材料供給装置70は、ここでは実装テーブルTBgの周囲に設置されており、接着材料3を塗布する塗布ノズルを退避位置から塗布位置まで移動(回転、上下動または伸縮等)させることのできる構成を備えている。この接着材料供給装置70は、他の構成との関係で所定の位置に設置されればよく、また一般的な接着材料供給装置(例えば、エアー式もしくはスクリュー式のディスペンサや凹版印刷、メタル印刷またはパッド印刷装置等)などを用いることができる。
なお、本実施形態の発光素子用実装装置10は、例えば、発光素子4の受取位置に設置した搬入テーブルTBaに対してハンドラ等の図示しない素子搬入手段により発光素子4を搬入すると共に、発光素子4を実装基板2に実装した発光装置1を実装テーブルTBgからハンドラ等の搬出手段(図示せず)により搬出するように構成されている。
また、本実施形態の発光素子用実装装置10は、実装基板2が搬入されると、接着材料3を実装基板に2に塗布するための接着材料供給装置70が、実装テーブルTBgに載置された実装基板2に接着材料3を塗布するように構成されている。
また、本実施形態の発光素子用実装装置10は、実装基板2が搬入されると、接着材料3を実装基板に2に塗布するための接着材料供給装置70が、実装テーブルTBgに載置された実装基板2に接着材料3を塗布するように構成されている。
次に、発光素子用実装装置10により発光素子4を実装基板2に接着材料3を介して実装する実装方法に係る一実施形態の各工程について説明する。
図7(a)、(b)に示すように、実装基板2は、例えば、図示しない基板搬入手段により実装テーブルTBgに搬入され、接着材料供給装置70により接着材料3が実装基板2の所定位置に供給(塗布)される。また、図7(c)に示すように、発光素子4は、素子搬入手段(図示せず)により搬入テーブルTBaに搬入される。
図7(a)、(b)に示すように、実装基板2は、例えば、図示しない基板搬入手段により実装テーブルTBgに搬入され、接着材料供給装置70により接着材料3が実装基板2の所定位置に供給(塗布)される。また、図7(c)に示すように、発光素子4は、素子搬入手段(図示せず)により搬入テーブルTBaに搬入される。
図7(c)、(d)に示すように、発光素子4は、図示しない素子搬入手段により搬入テーブルTBaに搬入されると、ガイド機構30により保持される。ガイド機構30は、第1当接ガイド33の第1ガイド面33Aと、第2当接ガイド43の第2ガイド面43Aとにより、蛍光体層5の側面に当接した状態で発光素子4を保持する。そして、図3及び図4に示すように、発光素子4は、ガイド機構30に保持された状態で昇降装置50により上昇端まで持ち上げられて水平搬送装置60により実装テーブルTBgの実装基板2上まで搬送される(図7(e))。
図8(a)に示すように、本実施形態では、水平搬送装置60は、ガイド機構30で挟持している発光素子4が実装テーブルTBgの実装基板2上に搬送されると、昇降装置50がガイド機構30を降下させ、ガイド機構30で保持している発光素子4を降下させる。発光素子4は、ガイド機構30の降下により、蛍光体層5を保持された状態で、接着材料3を介して実装基板2の実装位置に、発光素子4のn側パッド電極6e及びp側パッド電極6fが実装基板2の電極と当接する状態にして載置される。
そして、図8(b)に示すように、硬化機構40は、熱圧着ヘッド40aを降下させ、ガイド機構30によりガイドされた状態の発光素子4に、加圧及び加熱を行い、発光素子4と実装基板2とを接合させる。このとき、実装基板2が耐熱性の低い樹脂素材で形成されたフレキシブル基板であったり、あるいは、発光素子4の蛍光体層5が樹脂素材であっても、接着材料3が異方性導電材料であるため、ハンダよりも低温で発光素子4を実装基板2に実装することができる。
そして、図8(b)に示すように、硬化機構40は、熱圧着ヘッド40aを降下させ、ガイド機構30によりガイドされた状態の発光素子4に、加圧及び加熱を行い、発光素子4と実装基板2とを接合させる。このとき、実装基板2が耐熱性の低い樹脂素材で形成されたフレキシブル基板であったり、あるいは、発光素子4の蛍光体層5が樹脂素材であっても、接着材料3が異方性導電材料であるため、ハンダよりも低温で発光素子4を実装基板2に実装することができる。
そして、図9(a)、(b)に示すように、硬化機構40で加熱及び加圧を行う場合、熱圧着ヘッド40aと、実装テーブルTBgとで加圧及び加熱することにより、接着材料3が実装基板2側から発光素子4の上方にせり上がってくる(または、接着材料3が実装基板2側から発光素子4の側面に沿って上方にも供給される)。この接着材料3がせり上がって来たときに(上方に供給されたときに)、第1当接ガイド33及び第2当接ガイド43は、第1ガイド面33A(つまりガイド面33a,33b)及び第2ガイド面43A(つまりガイド面43a,43b)により蛍光体層5の側面に当接してガイドしているので、蛍光体層5の側面に接着材料3が付着することを防止することができる。また、ガイド機構30は、第1当接ガイド33の段差部35及び第2当接ガイド43の段差部45により形成される空間において接着材料3を囲い込むことができるので、接着材料3を適切な位置に限定して設けることができる。つまり、接着材料3が余分な部位にまで広がって付着することを防止することができる。
さらに、本実施形態の第1当接ガイド33及び第2当接ガイド43は、直交するガイド面33a,33b及びガイド面43a,43bを、それぞれ凹切欠部34,44を介して形成しているので、発光素子4の角部4aに応力が集中することを抑制することができる。したがって、発光素子用実装装置10では、第1当接ガイド33及び第2当接ガイド43が互いに対向する方向から当接方向に押し合う力をある程度大きくして蛍光体層5を挟持した状態で熱圧着ヘッド40aにより押圧されても、発光素子4の破損等を防止することができる。
異方性導電材料とは、1つの方向には導電性を示し、別の方向には絶縁性(または前記導電性よりも劣った導電性)を示す材料を意味する。
異方性導電材料は、典型的には、バインダ樹脂として第1樹脂と、このバインダ樹脂(第1樹脂)中に分散した導電性粒子とを含み、必要に応じて1つ以上の他の成分を含み得る。本実施形態において、導電性粒子は、例えば、銅および金等の導電性の金属、金―錫系および錫―銀―銅系等の半田の微細な粒子、または第2樹脂から成るコアとこのコアを被覆する前述のような金属から成る導電性層とにより構成されることができる。異方性導電材料の組成(バインダ樹脂、導電性粒子、および存在する場合にはその他の成分の各含有割合)、導電性粒子の平均粒径、導電性層の厚さ等は適宜設定できる。
バインダ樹脂である第1樹脂は、熱硬化性樹脂であり、例えば、エポキシ樹脂、シリコーン樹脂などであってよく、場合により熱可塑性樹脂などと混合されていてもよい。導電性粒子のコアを成す第2樹脂は、任意の適切な樹脂、例えば、メタクリル樹脂などであってよい。これら第1樹脂および第2樹脂は、第1樹脂の熱膨張係数k1に対する、第1樹脂の熱膨張係数k1と第2樹脂の熱膨張係数k2との差の絶対値の割合(=|k2-k1|/k1)が、1.0以下であることが好ましく、より好ましくは0.5以下、更に好ましくは0.2以下である。第1樹脂および第2樹脂の組み合わせは、例えば、エポキシ樹脂とメタクリル樹脂、おおびエポキシ樹脂とアクリル樹脂などが挙げられる。第1樹脂と第2樹脂とは、異なり得るが、同じであってもよい(この場合、上記割合は最小のゼロとなる)。
導電性粒子の導電性層は、金属、例えばAu、Niなどから成る。かかる導電性層は、第2樹脂から成るコアの表面に、例えば、無電解メッキ、電解メッキ、メカノフュージョン(メカノケミカル的反応)などにより形成可能である。異方性導電材料中の導電性粒子の含有量は、特に限定されず、適宜選択可能である。
異方性導電材料に含まれ得る他の成分としては、フィラーまたは/および、その他、硬化促進剤、粘度調整剤などの添加剤が挙げられる。フィラーは、バインダ樹脂より伝熱性の高い材料、例えば金属酸化物(例えば、酸化チタンやアルミナなど)、金属窒化物(例えば、窒化アルミなど)、カーボンなどの粒子であってよく、一般的には、導電性粒子より小さい粒子寸法を有する。また、異方性導電性材料の光反射率を高める光反射性物質を含んでいることが好ましい。光反射性材料としては、酸化チタン、二酸化ケイ素、二酸化チタン、二酸化ジルコニウム、チタン酸カリウム、アルミナ、窒化アルミニウム、窒化ホウ素などを用いることができる。 なお、このような異方性導電性材料である接着材料3は、一定の加熱と加圧が行なわれることで(熱圧着加工)、バインダが押し広げられ、対向する発光素子4及び実装基板2の電極間に導電性粒子を少なくとも1個以上挟み込み、圧着部分における厚み方向(すなわち、発光素子4と実装基板2の電極との間)に対しては導電性が確保され、一方、面方向(すなわち、実装基板2の実装面に対して略水平な方向)に対しては絶縁性を有するという電気的異方性を示す。
本発明の1つの実施形態に係る、発光装置では、異方性導電材料を用いることで、ハンダ等の従来の材料と比べて、低い温度で、発光素子4と実装基板2の電極との間の導通路を形成できる性質を用いている。すなわち、面方向に対しての絶縁性については、必要不可欠な構成ではない。しかし、面方向に対して絶縁性を有することにより、本実施形態のように一面側に正負の電極を有する発光素子4または/および実装基板2の正負の電極の間における短絡を有効に防止することができる
異方性導電材料は、典型的には、バインダ樹脂として第1樹脂と、このバインダ樹脂(第1樹脂)中に分散した導電性粒子とを含み、必要に応じて1つ以上の他の成分を含み得る。本実施形態において、導電性粒子は、例えば、銅および金等の導電性の金属、金―錫系および錫―銀―銅系等の半田の微細な粒子、または第2樹脂から成るコアとこのコアを被覆する前述のような金属から成る導電性層とにより構成されることができる。異方性導電材料の組成(バインダ樹脂、導電性粒子、および存在する場合にはその他の成分の各含有割合)、導電性粒子の平均粒径、導電性層の厚さ等は適宜設定できる。
バインダ樹脂である第1樹脂は、熱硬化性樹脂であり、例えば、エポキシ樹脂、シリコーン樹脂などであってよく、場合により熱可塑性樹脂などと混合されていてもよい。導電性粒子のコアを成す第2樹脂は、任意の適切な樹脂、例えば、メタクリル樹脂などであってよい。これら第1樹脂および第2樹脂は、第1樹脂の熱膨張係数k1に対する、第1樹脂の熱膨張係数k1と第2樹脂の熱膨張係数k2との差の絶対値の割合(=|k2-k1|/k1)が、1.0以下であることが好ましく、より好ましくは0.5以下、更に好ましくは0.2以下である。第1樹脂および第2樹脂の組み合わせは、例えば、エポキシ樹脂とメタクリル樹脂、おおびエポキシ樹脂とアクリル樹脂などが挙げられる。第1樹脂と第2樹脂とは、異なり得るが、同じであってもよい(この場合、上記割合は最小のゼロとなる)。
導電性粒子の導電性層は、金属、例えばAu、Niなどから成る。かかる導電性層は、第2樹脂から成るコアの表面に、例えば、無電解メッキ、電解メッキ、メカノフュージョン(メカノケミカル的反応)などにより形成可能である。異方性導電材料中の導電性粒子の含有量は、特に限定されず、適宜選択可能である。
異方性導電材料に含まれ得る他の成分としては、フィラーまたは/および、その他、硬化促進剤、粘度調整剤などの添加剤が挙げられる。フィラーは、バインダ樹脂より伝熱性の高い材料、例えば金属酸化物(例えば、酸化チタンやアルミナなど)、金属窒化物(例えば、窒化アルミなど)、カーボンなどの粒子であってよく、一般的には、導電性粒子より小さい粒子寸法を有する。また、異方性導電性材料の光反射率を高める光反射性物質を含んでいることが好ましい。光反射性材料としては、酸化チタン、二酸化ケイ素、二酸化チタン、二酸化ジルコニウム、チタン酸カリウム、アルミナ、窒化アルミニウム、窒化ホウ素などを用いることができる。 なお、このような異方性導電性材料である接着材料3は、一定の加熱と加圧が行なわれることで(熱圧着加工)、バインダが押し広げられ、対向する発光素子4及び実装基板2の電極間に導電性粒子を少なくとも1個以上挟み込み、圧着部分における厚み方向(すなわち、発光素子4と実装基板2の電極との間)に対しては導電性が確保され、一方、面方向(すなわち、実装基板2の実装面に対して略水平な方向)に対しては絶縁性を有するという電気的異方性を示す。
本発明の1つの実施形態に係る、発光装置では、異方性導電材料を用いることで、ハンダ等の従来の材料と比べて、低い温度で、発光素子4と実装基板2の電極との間の導通路を形成できる性質を用いている。すなわち、面方向に対しての絶縁性については、必要不可欠な構成ではない。しかし、面方向に対して絶縁性を有することにより、本実施形態のように一面側に正負の電極を有する発光素子4または/および実装基板2の正負の電極の間における短絡を有効に防止することができる
本実施形態の発光素子用実装装置10では、図8(c)、(d)に示すように、予め設定された所定時間の加圧及び加熱が終了すると、熱圧着ヘッド40aが上昇して発光素子4から離間して、熱圧着作業(実装作業)が終了する。熱圧着ヘッド40aが上昇するとガイド機構30も発光素子4の蛍光体層5から離間して、昇降装置50により上昇端にガイド機構30を移動させ、水平搬送装置60によりガイド機構30を搬入テーブルTBa側に移動させる。この時、すでに搬入テーブルTBaでは次の発光素子4が搬入されていることが実装タクト向上の観点から好ましい。また、水平搬送装置60によりガイド機構30が搬入テーブルTBa側に移動すると、図示しない搬出手段により発光装置1が搬出されて次工程に送られる。そして、実装テーブルTBgに新たな実装基板2が搬入され、前記した図7(a)~(e)及び図8(a)~(d)の工程が繰り返し行われることで順次、発光素子4の実装作業が行われる。
以上説明したように、本実施形態の発光素子用実装装置10は、ガイド機構30により発光素子4の蛍光体層5を当接した状態で熱圧着作業(実装作業)が行われるため、実装された発光素子4の蛍光体層5の変形を防ぎ、蛍光体層5への接着材料3の付着を防止し、光取出し効率がよい状態の発光装置1とすることができる。また、発光素子用実装装置10では、接着材料3として、異方性導電材料が使用されているため、ハンダと比較して低温で実装作業をすることが可能となる。
次に、図10及び図11を参照して発光素子4を搬送する手段の異なる実施形態の発光素子用実装装置10Bについて説明する。なお、すでに説明した構成は同じ符号を付して説明を省略する。
図10に示すように、発光素子用実装装置10Bは、搬送手段として搬送ロボットアーム120を用いると共に、ガイド機構30及び昇降装置50が実装テーブルTBg側に設置された構成となっている。

本実施形態において、この発光素子用実装装置10Bは、発光素子4を搬送して実装基板2上に載置する搬送ロボットアーム(搬送装置)120と、この搬送ロボットアーム120で搬入テーブルTBaから実装基板2上に移動した発光素子4をガイドするガイド機構30と、このガイド機構30を昇降移動させる昇降装置50と、接着材料3を実装基板2に供給する接着材料供給装置70と、接着材料3を硬化させることで昇降装置50により降下させたガイド機構30でガイドされた発光素子4を実装基板2に実装する硬化機構40と、を備えている。
搬送ロボットアーム120は、発光素子4の上面側を吸着して搬入テーブルTBaから実装基板2が載置されている実装テーブルTBgに搬送するものである。この搬送ロボットアーム120は、アーム121の基部や節部分に設けた各回転軸機構122が作動して自在に屈曲、上下または旋回し、アーム121の先端に設けた吸着部123に発光素子4を吸着させて搬送している。この搬送ロボットアーム120は、発光素子4を移動させるときに使用される一般的な構成のものを用いることができる。
ガイド機構30は、昇降装置50を介して実装テーブルTBgの周縁あるいは周囲(ここでは周縁)に設置されている。

図11(a)に示すように、発光素子用実装装置10Bでは、搬入テーブルTBaに搬入された発光素子4が、搬送ロボットアーム120の吸着部123により吸着して保持されて実装テーブルTBg側に搬送される。実装テーブルTBgでは、実装基板2が搬入されて、接着材料供給装置70により接着材料3が実装基板2の上に供給(塗布)される。
図11(b)、(c)に示すように、発光素子用実装装置10Bでは、搬送ロボットアーム120によって発光素子4が搬送されて、接着材料3を介して実装基板2に載置されると、発光素子4の蛍光体層5の側面が、ガイド機構30によりガイドされる。
ガイド機構30は、第1ガイド面33A及び第2ガイド面43Aにより発光素子4の蛍光体層5の側面を当接して発光素子4を保持する。そして、発光素子用実装装置10Bでは、昇降装置50によりガイド機構30を降下させることで、ガイド機構30により蛍光体層5がガイド(または保持)された状態で、発光素子4のn側パッド電極6e及びp側パッド電極6fを実装基板2の接続電極に接着材料3を介して対向さる。硬化機構40は、熱圧着ヘッド40a及び実装ステージTBgにより発光素子4を加圧及び加熱して接着材料3を硬化させ、発光素子4を実装基板2に実装する。このとき発光素子4の蛍光体層5には、ガイド機構30の第1ガイド面33A及び第2ガイド面43Aがガイド(または接触)しているため、蛍光体層5の変形が防止されるとともに、蛍光体層5の側面が接着材料3から露出した状態で実装することができる。
ガイド機構30は、第1ガイド面33A及び第2ガイド面43Aにより発光素子4の蛍光体層5の側面を当接して発光素子4を保持する。そして、発光素子用実装装置10Bでは、昇降装置50によりガイド機構30を降下させることで、ガイド機構30により蛍光体層5がガイド(または保持)された状態で、発光素子4のn側パッド電極6e及びp側パッド電極6fを実装基板2の接続電極に接着材料3を介して対向さる。硬化機構40は、熱圧着ヘッド40a及び実装ステージTBgにより発光素子4を加圧及び加熱して接着材料3を硬化させ、発光素子4を実装基板2に実装する。このとき発光素子4の蛍光体層5には、ガイド機構30の第1ガイド面33A及び第2ガイド面43Aがガイド(または接触)しているため、蛍光体層5の変形が防止されるとともに、蛍光体層5の側面が接着材料3から露出した状態で実装することができる。
この発光素子用実装装置10Bでは、ガイド機構30が実装テーブルTBg側に設置されているので、搬送ロボットアーム120による発光素子4の搬送と、ガイド機構30による蛍光体層5のガイドとの動作を分担してでき(すなわち、搬送ロボットアーム120による発光素子4の搬送と、ガイド機構30による別の発光素子4の蛍光体層5のガイド(保持)とを同時に行うことができる。)、発光素子の実装のタクト効率をあげることができる。
なお、発光素子4を搬入テーブルTBaから実装テーブルTBgに搬送する手段は、図12に示すような吸着部164が昇降すると共に、水平搬送することができる水平搬送装置160であっても構わない。この水平搬送装置160は、搬送方向に直交する方向の移動についても移動部163を用いて移動して吸着部164の位置の調整ができ、移動部163に設けた昇降装置150により吸着部164が昇降自在になるように構成されている。そして、スライドガイド161に移動部163が設置され、スライドガイド161がスライドレール162に沿って移動できるように構成されている。この水平搬送装置160を用いることで、ガイド機構30は、昇降装置150を介在することなく、実装テーブルTBg側に設置することができる。
以上説明したように、発光装置1は、蛍光体層5に接着材料3が付着することを防止することができるので、発光効率がよく、また、光反射性部材層7の側面まで接着材料3が付着することで実装強度も高くなり、各種の光源として使用したときに都合がよい。
本発明の1つの実施形態に係る発光装置1は、異方性導電材料を接着材料3として用いて基板とLEDチップ6とを実装しているので、ハンダと比較して低温で実装でき、回路等の信頼性が確保できる。また、発光装置1は、低温で実装できることから材料の制限条件が少なくなり、フレキシブル基板に対しても信頼性を確保して使用することが可能となる。
本発明の1つの実施形態に係る発光素子実装方法では、ガイド機構30が蛍光体層5の側面に当接した状態で、硬化機構40を蛍光体層5の上方から蛍光体層5に当接し加圧加熱して、発光素子4と基板2を異方性導電材料の接着材料3を介して実装するので、蛍光体層5がガイド機構30によりガイドされ、その変形を防止することができ、また、接着材料3が蛍光体層5の全面を被着することも防止することができる。したがって、発光素子実装方法では、ハンダと比較して低温で発光素子4を基板2に実装でき、回路等の信頼性が確保されると共に、光取り出し効率を確保することができる。
本発明の1つの実施形態に係る発光素子用実装装置10では、異方性導電材料を接着材料3として使用すると共に、ガイド機構30により蛍光体層5を保持した状態で、硬化機構40により加圧加熱して実装するので、ハンダと比較して低温で作業することができ、フレキシブル基板のような柔らかな素材、あるいは、LEDチップ6の側面となる部分が樹脂等の柔らかな素材であっても、変形を起こすことを防止する。そのため、発光素子用実装装置10では、実装した発光素子4が配光ズレ、色むらおよび/または明るさの低下を防止することができ、光取出し効率も良好となる。
また、本発明の1つの実施形態に係る発光素子用実装装置10,10Bおよび本発明の1つの実施形態に係る実装方法では、ガイド機構30により発光素子4の蛍光体層5がガイドされるので、接着材料3が蛍光体層5に付着することを防止することができる。
さらに、接着材料3は、ここでは主として、ACP(異方性導電ペースト)と呼ばれる硬化前にペースト状(液状)のものを説明したが、ACF(異方性導電フィルム)であってもよい。
また、本発明の1つの実施形態に係る発光素子用実装装置10,10Bおよび本発明の1つの実施形態に係る実装方法では、ガイド機構30により発光素子4の蛍光体層5がガイドされるので、接着材料3が蛍光体層5に付着することを防止することができる。
さらに、接着材料3は、ここでは主として、ACP(異方性導電ペースト)と呼ばれる硬化前にペースト状(液状)のものを説明したが、ACF(異方性導電フィルム)であってもよい。
また、発光素子4は、LEDチップ6と蛍光体層5と光反射性部材層7とを備える構成として説明したが、光反射性部材層7を備えない(つまり、LEDチップ6と蛍光体層5とを備える)構成としても構わない。図13に示すように、この発光素子4Aは、光反射性部材層7を備えることなく蛍光体層5がLEDチップ6の上面および側面を覆うように設けられている。発光装置1Aの接着材料3は、接着力が良好で光取出しに問題のない程度に発光素子4Aの側面の蛍光体層5を被覆するように設けられていることが好ましい。
以上、発光装置、発光素子実装方法及び発光素子用実装装置について、本発明を実施するための形態について説明したが、本発明は上記実施形態に限定されるものではなく、これらの記載に基づいて種々変更、改変等したものも本発明の技術的範囲に含まれることはいうまでもない。
本発明の発光装置は、照明用光源、各種インジケーター用光源、車載用光源、ディスプレイ用光源、液晶のバックライト用光源、信号機、車載部品、看板用チャンネルレターなど、種々の光源に使用することができる。

Claims (11)
- LEDチップと、前記LEDチップの光出射側に設けた蛍光体層と、を備える発光素子と、前記発光素子が接着材料により接着される基板とを備え、
前記接着材料が異方性導電材料であることを特徴とする発光装置。 - 前記LEDチップの側面に光反射性部材層が設けられており、
前記光反射性部材層が前記蛍光体層に連続するように前記LEDチップに設けられ、
前記接着材料は、前記基板側から光反射性部材層の全部又は一部まで連続して設けられていることを特徴とする請求項1に記載の発光装置。 - 基板に発光素子を実装する発光素子実装方法であって、
LEDチップと、このLEDチップの光出射側に設けた蛍光体層とを備える前記発光素子を、前記基板上に設けられた異方性導電材料の接着材料を介して載置する工程と、
載置した前記発光素子の蛍光体層の側面にガイド機構を当接した状態で、前記接着材料を硬化させる工程と、を含むことを特徴とする発光素子実装方法。 - 前記ガイド機構は、第1当接ガイド部と、第2当接ガイド部とを備え、
前記蛍光体層は、その平面視における外形が矩形に形成され、
前記第1当接ガイド部は、矩形に形成された前記蛍光体層の隣り合う2辺の第1側面及び第2側面に当接する第1ガイド面を有すると共に、前記第2当接ガイド部は、矩形に形成された前記蛍光体層の隣り合う2辺の第3側面及び第4側面に当接する第2ガイド面を有することを特徴とする請求項3に記載の発光素子実装方法。 - 前記LEDチップの側面に光反射性部材層が設けられており、前記光反射性部材層が前記蛍光体層に連続するように設けられ、
前記ガイド機構は、前記蛍光体層から光反射性部材層の側面の少なくとも一部にも当接することを特徴とする請求項3又は請求項4に記載の発光素子実装方法。 - LEDチップと、このLEDチップの光出射側に設けた蛍光体層と、を備える発光素子を、基板上に設けられた異方性導電材料の接着材料により接合し、前記発光素子を基板に実装する発光素子用実装装置であって、
前記蛍光体層の側面に当接して前記蛍光体層を保持するガイド機構と、前記蛍光体層を前記ガイド機構が保持した状態で前記接着材料を硬化する硬化機構とを備えることを特徴とする発光素子用実装装置。 - 前記ガイド機構は、第1当接ガイド部と、第2当接ガイド部とを備え、
前記蛍光体層は、その平面視における外形が矩形に形成され、
前記第1当接ガイド部は、矩形に形成された前記蛍光体層の隣り合う2辺の第1側面及び第2側面に当接する第1ガイド面を有すると共に、前記第2当接ガイド部は、矩形に形成された前記蛍光体層の隣り合う2辺の第3側面及び第4側面に当接する第2ガイド面を有することを特徴とする請求項6に記載の発光素子用実装装置。 - 前記LEDチップの側面に光反射性部材層が設けられており、前記光反射性部材層に前記蛍光体層が連続するように設けられ、
前記ガイド機構は、前記蛍光体層から光反射性部材層の側面の少なくとも一部にも当接することを特徴とする請求項6又は請求項7に記載の発光素子用実装装置。 - 前記ガイド機構は、前記第1ガイド面及び前記第2ガイド面のそれぞれにおいて、当該面が直交する交点位置に、前記蛍光体層の側面と非接触となる凹切欠部を形成したことを特徴とする請求項7又は請求項8に記載の発光素子用実装装置。
- 前記ガイド機構は、前記発光素子を搬入位置から実装する実装位置に搬送する搬送機構に設けられ、
前記搬送機構は、前記ガイド機構を保持して昇降移動させる昇降装置と、この昇降装置を予め設定された搬送経路に沿って水平方向に移動させる水平搬送装置とを備えることを特徴とする請求項6から請求項9のいずれか一項に記載の発光素子用実装装置。 - 前記ガイド機構は、発光素子を実装する実装位置となる実装ステージにおいて、対向する一方側及び他方側から前記蛍光体層に当接するように設けられたことを特徴とする請求項6から請求項9のいずれか一項に記載の発光素子用実装装置。
