 材料科学から生物学までの広範な研究のための基本的なツールとして、透過型電子顕微鏡(TEM)及び走査型電子顕微鏡(SEM)を含む電子顕微鏡はますます高い空間的、時間的、エネルギー的な分解能を獲得してきた。このような分解能の向上には電子顕微鏡の点状電子源が一層高輝度であり、時間的なコヒーレンスが高く、安定な照射用電子ビームを発生することが求められる。CFEは、ショットキーエミッターや熱電子エミッター(thermionic emitter)等の他の電子源と比較したとき、輝度及び時間的コヒーレンスが最も高い。

 従来のCFE材料はタングステン(W)であったが、その仕事関数は、結晶面により異なるが4,5eVを超える値を取る。より望ましいエミッター材料は、(100)面で仕事関数が2.6eVであるLaBである。LaBは非常に高い輝度が得られるため、W熱電子エミッターの代替材料として使用されている。これは、LaBの方が仕事関数が小さいことに加えて、導電率が高く、機械強度が大きく、また融点が高いことなどのその他の利点によるものである。熱電子エミッターは1500℃を越える温度で動作するが、この場合には真空中の残留ガスは皆エミッター表面から脱着したものであるので、これによってLaB表面が清浄に維持される。高温加熱の他の利点として、LaBの端面がLa終端面となることが挙げられる。これは重要なことである。というのも、La終端LaB表面の場合だけ仕事関数が小さくなるからである。その反対に、B終端のLaB表面の仕事関数は大きい。しかしながら、LaBを900℃未満、あるいは室温よりも更に低い温度の冷電界放射モードで動作させた場合、La終端されたLaBの清浄な表面は急速に汚染される。かくして、放射電流は5分以内に90%も減少するが、電子顕微鏡用の実用的な電子源は少なくとも数時間を越える動作時間を必要とする。
 低温で動作するLaBエミッターの別の問題は、そのようなエミッターがB終端表面を持つことである。これにより、従来技術に基くLaBエミッターを冷電界放射モードで使用した場合には、LaBの特徴であるLa終端表面の仕事関数が小さいことを生かせなかった。
 より具体的に説明すれば、以下の通りである。LaBの仕事関数は表面の終端原子、つまり結晶の表面に現れている原子、によって決まる。B終端表面は仕事関数が大きくなり、La終端表面の仕事関数は小さくなる。従来技術で作成されたLaBナノワイヤーの(100)結晶面は例えば非特許文献2に記載されているようにB原子で終端されていたので、そのようなLaBナノワイヤーの(100)面は大きな仕事関数を有していた。その結果、LaBナノワイヤーをエミッターとして使用すると、電子は相対的に仕事関数が小さな(110)/(210)面から放射されていた。LaBナノワイヤーは<100>方向に伸びているので、仕事関数が大きなB終端(100)面からは電子が放出されず、その周囲の(110)/(210)面から放射される。結局、このような場合の放射パターンの中心部は暗く、周辺部に明るい点が分布することになる(図5(b)参照)。(210)方向に伸びるナノワイヤーを使用した場合には、その放射パターンの中心部は確かに明るくなるが、その周囲の(110)領域、及び他の(210)領域も皆明るくなる。理想的な点状電子源では、照射パターンの中心部にある一箇所だけから放射が行われなければならない。従って、LaBナノワイヤーの先端にLa終端の(100)面を作成できれば、それは冷電子源の最良の形態となる。以上説明した事柄は、例えば、特許文献1、特許文献2、非特許文献1および非特許文献2に記載されているので、適宜参照されたい。
 本発明の課題は、LaB等の希土類、Ca等のアルカリ土類等の金属の六ホウ化物である六ホウ化金属ナノワイヤーの先端に形成したLa等の金属原子終端の(100)エミッター表面を長時間にわたって安定化させる低温プロセスを提供することにある。また、本発明の課題は、低温で使用しても長期間安定動作する六ホウ化金属ナノワイヤーを使用したCFEを提供することにある。更に、そのようなCFEを使用した電子銃を提供することにある。
 本発明の一側面によれば、先端に水素による安定化処理を施した金属終端(100)表面を有する六ホウ化金属のナノロッドを設けた、六ホウ化金属冷電界エミッターが与えられる。
 ここで、前記ナノロッドは<100>方向に伸びた単結晶であってよい。
 また、前記先端は半球状に成形されていてよい。
 また、前記ナノロッドの直径は10~300nmの範囲であってよい。
 また、前記六ホウ化金属はLaBであってよい。
 本発明の他の側面によれば、六ホウ化金属のナノロッドの先端に形成された金属終端(100)面を水素に曝露することによって安定化する、六ホウ化金属冷電界エミッターの製造方法が与えられる。
 ここで、前記水素への曝露は150K以下で行ってよい。
 また、前記金属終端(100)面は、前記ナノロッドの先端に形成されたB終端(100)面に正電圧を印加することによって形成してよい。
 また、前記金属終端(100)面は、前記ナノロッドの先端に形成されたB終端(100)面にNeの存在下で電界蒸発処理を施すことによって形成してよい。
 また、前記ナノロッドは<100>方向に伸びた六ホウ化金属単結晶であってよい。
 また、前記ナノロッドの先端を半球状に成形することにより、前記先端の中心部にB終端(100)面を形成してよい。
 また、前記半球状の成形は前記ナノロッドの先端に電界蒸発処理を施すことによって行ってよい。
 また、前記半球状の成形のための前記電界蒸発処理は水素の存在下で行ってよい。
 本発明の更に他の側面によれば、前記何れかの六ホウ化金属冷電界エミッターを設けた電子銃が与えられる。
 ここで、前記電子銃は、電気絶縁性を有する熱伝導体を介して前記六ホウ化金属冷電界エミッターに接続された冷却装置と、水素を導入する水素ノズルとを設けてよい。
 本発明の金属終端表面が水素処理によって安定化処理された六ホウ化金属エミッターは、低温でも大きな放射電流を長時間にわたって安定して与えることができる。更に、本発明のエミッターはその先端部の中心にある(100)面から電子を放出するが、その周囲からの放射はほとんどないため、本発明によれば理想的な点状の電子源が提供される。

 以下で本発明をその実施例を用いて説明する。しかしながら、この実施例は本発明の理解を助けるためのものであり、如何なる意味でも本発明を限定するものではない。本発明の技術的範囲は特許請求の範囲のみにより定められるべきものであることに注意されたい。例えば、本願明細書ではもっぱらLaBエミッターについて論じているが、本発明はこれに限定されるものではなく、CeB、GdB、YB、CaB、BaB、SrB等の他の六ホウ化金属にも同様に適用することができる。また、以下では、新たにエミッターを作成するだけでなく、使用中の汚染などによって本願発明のエミッターとしての機能を失った、あるいは大きく劣化したエミッターの再生方法も説明するが、このような劣化したエミッターからその機能を復活させる再生方法もエミッターの製造方法であると理解する必要がある。その他、本願特許請求の範囲はその最も広い意味で解釈しなければならない。
 図1は本発明の一実施例のLaBエミッターを準備するための装置(以下ではエミッターテストシステムとも言う)の構成を概念的に示す図である。この装置により準備されたLaBエミッターを、やはりその構成を図2に概念的に示す電子銃に取り付けることにより、電子顕微鏡などに使用することができるLaB電子銃が提供される。また、図1の装置によってLaBエミッターを準備して図2に示すLaB電子銃を製造し、使用する手順を図3のフローチャートに示す。
 図1に示すエミッターテストシステムは、チャンバー111内にLaBエミッター101を設置してこれを電子銃で使用できるように処理する。LaBエミッター101はLaB単結晶ナノワイヤーを使用するが、ナノワイヤーは直径が数10nm程度、長さが数10μm程度の極めて微小なものであるため、取扱いが困難である。そのため、実際には金属製の針等の基台の先端にLaBナノワイヤーを取り付けたものをLaBエミッターとして使用してよい。そのような構造のLaBエミッターの実例のSEM像を図4(a)に示す。図4(a)ではタングステン(W)の針の先端側部にLaBナノワイヤーを炭素(C)ボンディングにより貼り付けたものが示されている。ここに示された特定のLaBエミッターでは、W針の先端からLaBナノワイヤーが5μm突出し、またナノワイヤーの直径は66nmである。しかし、ナノワイヤーの突出長と直径はこれに限定されるものではなく、例えば突出長は0.2~20μm、直径は10~300nmの範囲としてよい。なお、LaBナノワイヤーの製造方法やその各種の特性、また当該ナノワイヤーを金属針などの基台先端部に取り付けること自体は当業者によく知られている事項であるのでこれ以上詳細な説明は行わないが、必要であれば例えば特許文献3、非特許文献3、あるいはそこで引用されている先行文献等を参照されたい。
 図1に戻って、LaBエミッター101は、電気絶縁性を有するが熱伝導率は高い特性を有する部材である電気絶縁体/熱伝導体105により、コールドヘッド107に取り付けられている。電気絶縁体/熱伝導体105は、これに限定するものではないが、例えばバリウム酸化物ベースのセラミック製の円盤状部材とすることができる。後述するように、LaBエミッター101から電子を効率よく放出できるための処理に当たっては、室温よりもはるかに低温まで冷却すると同時に高い電圧を印加して浄化等の処理を行う必要があるため、良好な電気絶縁性と熱伝導性の両方が必要となる。この高い電圧を与えるため、バイポーラ電源115が設けられ、LaBエミッター101に接続される。
 ここで図3のステップ301(以下、ステップは全て図3中に示されているため、単にステップ番号のみを示す)に示すように、LaBナノワイヤーとして<001>方向を向いているものを使用するが、その先端は、図4(b)のSEM像から明らかなように必ずしもこの方向に垂直な平面にはならないので、そこに常に(100)面が現れているわけではない。また、また同図に示すようにワイヤーには汚染物質が付着している。このため、作成されたままのLaBナノワイヤーではエミッターとして使用するには不十分である。そこで先ずこのようなナノワイヤーに電界蒸発処理を施す。具体的には電気絶縁体/熱伝導体105を介してコールドヘッド107によりLaBエミッター101を80K以下に冷却する(ステップ303)。その後、水素ノズル109から水素ガスを導入し、LaBエミッター101に高電圧を印加して、H電界蒸発処理を行う。なお、電界蒸発は通常は高真空中で行われるが、ここではH電界蒸発処理、つまり微量のH(本実施例では1×10-6torr程度)を添加した雰囲気中での電界蒸発を行った。Hの存在下で電界蒸発を行うことにより、Hを添加しない場合に必要とされる電界強度よりも小さな(通常60%程度)電界強度で電界蒸発を行うことができる。図4(b)に示す処理前のLaBナノワイヤーをH電界蒸発処理が完了した後の同じ箇所のSEM像を図4(c)に示す。これら2つのSEM像を比較すると明らかなように、H電界蒸発処理を行うことにより、電界が集中するLaBナノワイヤー先端部から特に多数の原子が蒸発することで先端部が半球状形状となるとともに、付着していた汚染物質も除去される。
 図5(a)に、十分なH電界蒸発処理を行った後のLaBエミッター101(図4(c)の状態)先端のHFIM像を示す。中心にはLaBの(100)面が見えているが、この面はB終端された面である。また、同じ部分の電FEM像を図5(b)に示す。既に説明したように、B終端(100)面の仕事関数は大きくなる。図5(b)に示すように、観測対象のLaBエミッター101の中心のB終端(100)面からの電界放射がその周囲の他の方位の面からの電界放射よりも弱いことからも、当該(100)面がB終端となっていることが確認できる。
 なお、周知のように、FIM像を得るには、微量の結像ガス雰囲気中で針状の試料に高い正電圧を印加し、試料先端表面からのイオン流を電子/イオンイメージング装置103で可視像に変換する。FEM像を得るには、高真空状態で針状の試料に高い負の電圧を印加して、先端から放射される電子ビームを電子/イオンイメージング装置103で可視像に変換する。これらを使用して電界蒸発の進行を観測し、適切な電界蒸発用印加電圧(成形電圧)及び印加時間を定める。 より具体的に説明すれば、電界蒸発プロセスの進行はFIMにより直接観察できるので、FIM像を観察しながら先端の半球状への成形が終了したことを確認し、そこでH電界蒸発プロセスを終了する。電界蒸発が完了したら、そのとき使用した成形電圧Vを記録する(ステップ305)。
 その後、ステップ307に示すように、HではなくNe雰囲気中で、成型電圧よりも高い電圧を所定時間印加してNe電界蒸発処理を行うことにより、LaBエミッター先端にLa終端(100)面を形成する。なお、ここでもステップ305と同様にFIM像を観察しながら電界蒸発処理を行い、FIM像によりこの電界蒸発処理の終了時点を判断する。その後、今度はLaBエミッター先端のFEM像を観察することで、強い電子放射がその中心にある(100)面のみから出ていることを確認する(詳細は後述)。また、当該面を形成するために使用した電圧を極性形成電圧Vとして記録する。
 図6(a)及び図6(b)には、それぞれステップ307においてHの代わりにNeを使用して電界蒸発を行ったLaBエミッター先端から得られたFIM像及びFEM像を示す。図6(a)のFIM像は、結像ガスとしてNeを使用して得られたものである。この電界蒸発処理を行った場合にはLaBエミッターの先端にはLa終端(100)表面が得られる。図6(b)に示すFEM像では、中心部に明るい像が一つだけ観測されていることで、中心にある(100)表面が、周囲の他の方位の表面に比べて仕事関数の小さなLa終端(100)表面になっていることがわかる。従って、FIM像が図6(a)に示すようになったことを確認してNe電界処理を終了し、次に、FEM像を観察することによってエミッター先端の中心部の狭い領域だけに明るい像が見られることを確認することで、先端部の(100)表面が仕事関数の小さいLa終端になったことを確認することができる。
 Hを使用して電界蒸発を行った場合には、上述のように(100)表面はB終端となる。しかし、H電界蒸発の方がNe電界蒸発よりも小さな電界で電界蒸発が進行するため、LaBエミッター101(ナノワイヤー)の先端を半球状に成形するに当たってはH電界蒸発を使用するのが好ましい。また、先端の成形からLa終端面の形成まで一貫してNe電界蒸発で行おうとすると、処理過程でナノワイヤーの破損が発生しやすい。本実施例ではナノワイヤー先端の成形はH電界蒸発を使用し、このようにして成形されたナノワイヤー先端の(100)面をLa終端とする工程をNe電界蒸発で行うことによって、全工程の所要時間を短縮するとともにナノワイヤーの破損による歩留まり低下を防止した。なお、La終端(100)面をLaBエミッター先端に形成するため、本実施例ではNe電界蒸発を利用したが、ここでNeを使用することは必須ではない。この処理の本質はエミッター先端に大きな電界を印加することにあるので、La終端面を生成するために必要な電界を印加できるのであれば、他の任意の方法を使用してよい。
 この段階で、LaBエミッター101を図1に示すテストシステムから取り外して、図2の電子銃へ取り付ける(ステップ309)。電子銃でも図1に示したのと同様に、LaBエミッター101は、電気絶縁体/熱伝導体205を介してコールドヘッド207に取り付けられる。この構成により、LaBエミッター101をここでも80K以下に冷却する(ステップ311)。
 LaBエミッター101をこのように所定温度に冷却した状態で、先ず、記録されている成形電圧Vを印加してその先端を成形し、その後、やはり記録されている極性形成電圧Vpを印加して、先端にLa終端(100)面を形成する(ステップ313)。この状態ではLaBエミッター101の先端の(100)面はLa終端になっているため、その仕事関数は小さくなっている。従って、引出電極217に電界を印加することで、LaBエミッター101の先端からの電界放射により、大きな電流の電子ビーム213を得ることができる。しかしながら、この状態では電界放射の輝度は図7に示すように、急激に低下する。電界放射開始時点では図7(a)に示すようにLaBエミッター101の先端から高い輝度の電界放射が観測されたが、4分後には図7(b)のように大きく輝度が低下し、20分後には図7(c)に示す通り、電界放射はほとんど観測されなくなってしまった。 なお、図7に示す電界放射の際の印加電圧は-400V、温度は100Kであった。
 このようなLaBエミッター101の急激な劣化を防止して、電界放射の輝度を長時間安定して大きい値に維持するため、LaBエミッター101に対して水素を用いた安定化処理を施す(ステップ315)。具体的には、本実施例では水素バルブ209から水素ガスを導入することにより、LaBエミッター101を10秒間水素ガスに暴露した。その後、図7に示した実験と同じ電圧及び温度条件で電界放射の経時変化を観測した。放射開始後、それぞれ0分、15分、30分、45分、60分、75分、90分、105分、及び120分経過時点の安定化処理済みLaBエミッターからの電界放射輝度を、図8の(a)~(i)に示す。放射開始時点の輝度(図8(a))と120分経過時点の輝度(図8(i))を比較するとほとんど変化が見られないことから、本発明の処理により、LaBエミッターの本質的な利点を維持したままで、電子顕微鏡などにおける通常の使用状況で必要とされる時間、安定して動作させることができる。本発明によるLaBエミッターの長時間に渡る安定動作は、このエミッターからの電界放射による全電流を放射開始時点から25分間にわたって測定した結果のグラフである図9からも確認できる。従って、安定化処理ステップ315の後、LaBエミッター101を、ステップ317に示すように実際の用途に供することができる。
 LaBナノワイヤーの先端直径が30、45、60、80nmの場合の、適切な成形電圧Vs、当該成形電圧Vsを印加する成形時間、その後に印加する極性形成電圧とその印加時間である極性形成時間、その後の安定化処理のための水素曝露量とその際の温度である曝露温度を表にまとめたものを表1として示す。表1には更に、「ナノワイヤー先端直径」のカラムの各升目内の下段に丸括弧内に示す先端直径の範囲に対して、その右側の「成形電圧」、「成形時間」、「極性形成電圧」、「極性形成時間」、「水素曝露量」、「曝露温度」の各々についての好適な範囲も示す。この範囲の表記方法として、電圧については中心電圧に対する変化範囲を升目内の下段に%で表し、それ以外については数値範囲を同じく下段の丸括弧内に示す。

 なお、一旦実際の使用に供し始めたエミッターは使用中のあるいは保存中の汚染等により次第に劣化する。その際には、再度ステップ313、315に示す処理を施すことによりエミッターを再生することができる。また、図3に示す手順においては、LaBエミッター101を電子銃に取り付けた後、その直前に行った成形電圧印加及び極性形成電圧印加を再度行っているが、このエミッターを電子銃へ移送して取り付ける間に汚染などのエミッター表面への悪影響が実質的に起こらないことが確実である場合には、電子銃の最初の使用の前にはこれらの電圧の印加を繰り返す必要はない。また、LaBエミッターを電子銃に設置した状態でステップ307までの処理を行うことができる場合には、図1に示す装置を別途用意してエミッターの準備作業をその装置内で行う必要はない。
 以上、詳細に説明したように、本発明によれば、ホウ化金属のエミッターを冷電界放射モードにおいて高輝度で長時間連続して使用できるようになるため、電子顕微鏡の一層の高分解能化に大いに貢献することが期待される。

Claims (15)

  1.  先端に水素による安定化処理を施した金属終端(100)表面を有する六ホウ化金属のナノロッドを設けた、六ホウ化金属冷電界エミッター。
  2.  前記ナノロッドは<100>方向に伸びた単結晶である、請求項1に記載の六ホウ化金属冷電界エミッター。
  3.  前記先端は半球状に成形されている、請求項1または2に記載の六ホウ化金属冷電界エミッター。
  4.  前記ナノロッドの直径は10~300nmの範囲である、請求項1から3の何れかに記載の六ホウ化金属冷電界エミッター。
  5.  前記六ホウ化金属はLaBである、請求項1から4の何れかに記載の六ホウ化金属冷電界エミッター。
  6.  六ホウ化金属のナノロッドの先端に形成された金属終端(100)面を水素に曝露することによって安定化する、六ホウ化金属冷電界エミッターの製造方法。
  7.  前記水素への曝露は150K以下で行う、請求項6に記載の六ホウ化金属冷電界エミッターの製造方法。
