Description
本発明は、誘電体層の高密度積層により小型大容量化を実現する積層セラミックコンデンサ(MLCC)及びその製造方法に関する。
携帯電話などのデジタル電子機器の小型化及び薄型化に伴い、電子回路基板に実装される積層セラミックコンデンサ(MLCC:Multi-Layer ceramic capacitor)において求められるチップサイズの小型化及び大容量化のニーズが年々増している。一般にコンデンサのサイズを小さくすれば、誘電体層に対向する内部電極の面積が必然的に小さくなるため静電容量が減る関係にある。そのため、チップサイズの小型化に向けてコンデンサの容量を確保するには、内部電極間の誘電体層を薄くし、かつ、誘電体層を多層に積層させる高密度積層化技術が不可欠である。
積層セラミックコンデンサの大容量化に向けて誘電体の1層の厚さを1μm以下に設定する場合、その誘電体層厚と誘電体粒子径とがほぼ等しい、いわゆる一層一粒子の構造に近づくこととなる。一般には、一層一粒子の構造になるほど粒子間の粒界が減少するため、電気的絶縁性の悪化や耐電圧特性の低下を招きやすくなる。それは、誘電体粒子に比較して粒界のほうが絶縁性が高く、また、静電界中において発生する酸素欠陥の移動(電界マイグレーション)を粒界が妨げる働きをするからである。
その一方で、誘電体層の薄層化に併せて誘電体の粒径を小さくすると、そのサイズ効果により誘電率が低下してしまい、コンデンサ全体として十分な容量が得られなくなる。そこで、誘電体の微粉末を焼成して粒径を成長させることにより、誘電率の低下を防いで容量を確保する技術が、セラミックコンデンサの高密度積層において採用されている。
例えば特許文献1によれば、誘電体層を1μm程度に薄層化する際に、原料粉末としてBaTiO3の一部をCaで置換したBa1-XCaXTiO3(「BCT」ともいう)を0.1~0.2μmの粒径に調製し、誘電体粒子の径(グレイン径)が0.35~0.65μmになるまで粒成長させることにより、6000以上の比誘電率が得られるとしている。また、BaTiO3の誘電体主成分に対しCa、Mn、Vの何れかの元素を添加することで、一層一粒子の割合が50%以上の構造であっても絶縁性等が改善できたことが開示されている。
しかし、実際には、1μm以下の誘電体層で良好な電気的絶縁性や耐電圧(耐電界強度)特性を歩留まり良く安定して得ることは難しい。その理由は、誘電体層を挟む内部電極面に凹凸が生じ、その電極の凸部に集中する電界が誘電体層の絶縁破壊を招く要因となると考えられるからである。積層セラミックコンデンサは、各誘電体層を構成する個々のコンデンサを積層数だけ並列に接続した電気回路と等価とみなすことができるため、誘電体層の1層だけでもショートするとコンデンサ全体が導通状態になってしまう。このように、高い絶縁性や耐電圧特性を安定して得るには、内部電極層の表面が平坦であることが望ましい。
本発明は、このような課題を解決するためになされたものであり、誘電体に積層される内部電極の表面を適正な条件で平坦化することにより、大容量と信頼性向上の両立を図るようにした、積層セラミックコンデンサ及びその製造方法を提供することを目的としている。
本発明は、誘電体層と内部電極層とが交互に積層されてなる積層セラミックコンデンサであって、前記誘電体層を構成する誘電体粒子が一層一粒子で存在する割合が50%よりも大きく、かつ、前記内部電極層を構成する電極粒子の最大厚さに対する当該厚さ方向に直交する最大長さの比である電極粒子アスペクト比の平均値が3よりも大きい、積層セラミックコンデンサである。
また、好適には前記誘電体層の1層の厚さが1μm以下である。
また本発明は、平均粒径が100nm以下の誘電体原料粉末を調製する工程と、前記誘電体原料粉末を塗工して厚さが1μm以下の誘電体グリーンシートを作製する工程と、前記誘電体グリーンシート上に金属粉末を含む導電ペーストを印刷する工程と、前記導電ペーストを印刷した前記誘電体グリーンシートを積層する工程と、前記誘電体グリーンシートが焼結してなる誘電体層を構成する誘電体粒子が一層一粒子で存在する割合が50%よりも大きく、かつ、前記導電ペーストが焼結してなる内部電極層を構成する電極粒子の最大厚さに対する当該厚さ方向に直交する最大長さの比である電極粒子アスペクト比の平均値が3よりも大きくなるように焼成する工程と、を含む積層セラミックコンデンサの製造方法である。
また、好適には前記誘電体原料粉末の主成分がBaTiO3であり、前記誘電体グリーンシート上に印刷する前の前記導電ペーストに共材として粒径が50nm以下のBaTiO3を分散する工程を含む、積層セラミックコンデンサの製造方法である。
本発明によれば、積層セラミックコンデンサの製造工程において、誘電体層の一層一粒子割合が50%よりも大きく、かつ、内部電極層を構成する電極粒子のアスペクト比の平均値を3よりも大きくなるように制御することにより、誘電体に積層される内部電極の表面を適正な程度に平坦化させることができる。これにより、誘電体層を薄層化した場合でも高い耐電圧(耐電界強度)特性を得ることができる。誘電体層の厚さが1μm以下ではその効果が特に顕著となる。したがって、積層セラミックコンデンサにおける大容量と信頼性向上の両立を図ることが可能になる。
以下、本発明の一実施形態による積層セラミックコンデンサを説明する。図1は、積層セラミックコンデンサ1の概略の縦断面図である。積層セラミックコンデンサ1は、規格で定められたチップ寸法及び形状(例えば1.0×0.5×0.5mmの直方体)を有するセラミック焼結体10と、セラミック焼結体10の両側に形成される一対の外部電極20とから概ね構成される。セラミック焼結体10は、例えばBaTiO3(チタン酸バリウム)を主成分とし、内部に誘電体層112と内部電極層13とが交互に積層されてなる積層体11と、積層方向上下の最外層として形成されるカバー層15とを有している。
積層体11は、静電容量や要求される耐圧等の仕様に応じて、2枚の内部電極層13で挟まれる誘電体層12の1層の厚さが1μm以下であって、全体の積層数が数百の高密度多層構造を有している。また、誘電体層12は、焼成後の誘電体粒子の粒径(グレイン径)と層厚とがほぼ等しい一層一粒子構造で作製される。一層一粒子構造の程度は、誘電体層12を構成する誘電体粒子が一層一粒子で存在する割合(一層一粒子割合)によって表される。本実施形態による積層セラミックコンデンサ1の一層一粒子割合は50%よりも大きい。
積層体11の最外層部分に形成されるカバー層15は、誘電体層12及び内部電極層13を外部からの湿気やコンタミ等の汚染から保護し、それらの経時的な劣化を防ぐ。
積層セラミックコンデンサ1は、例えば次のようにして製造される。まず、BaTiO3を主成分とする粒径が100nm程度以下の原料粉末を添加化合物とともに湿式混合し、乾燥、粉砕して誘電体原料粉末を調製する。誘電体原料粉末を100nm程度以下に微細にすることで、後述する誘電体グリーンシート上の導電ペーストをムラなく均一にすることができ、焼成後の内部電極層の平坦化に貢献する。
調製した誘電体原料粉末をポリビニルアセタール樹脂及び有機溶剤で湿式混合し、例えばドクターブレード法により1μm以下の帯状の誘電体グリーンシートを塗工して乾燥させる。そして、誘電体グリーンシートの表面に、有機バインダを含む導電ペーストをスクリーン印刷することで内部電極層13のパターンを配置する。なお、導電ペーストには、金属粉末として、例えばNiが好適に用いられる。また、共材として粒径が50nm以下のBaTiO3を均一に分散させてもよい。BaTiO3が共材として含まれることにより、電極粒子の急速な焼成が抑制され、層方向へ緩やかな粒成長によりアスペクト比を増大させる。
その後、例えば15cm×15cmの大きさに打ち抜いて揃えられた誘電体グリーンシートを内部電極層13が互い違いになるように所定層数だけ積層する。積層した誘電体グリーンシートの上下にカバー層15となるカバーシートを圧着させ、所定チップ寸法(例えば1.0×0.5mm)にカットし、その後に外部電極20となる導電ペーストを積層体の両側に塗布して乾燥させる。これにより、積層セラミックコンデンサ1の成型体が得られる。
このようにして得られた成型体を、約350℃のN2雰囲気中で脱バインダした後に、N2、H2、H2Oの混合ガス(酸素分圧が約1.0×10-11MPa)において1220~1280℃で10分~6時間焼成する。焼成後、約1000℃のN2雰囲気中で約1時間、誘電体の酸化処理を行うことで、誘電体層を所望のグレイン径(本明細では後述するように焼成後の誘電体粒子の平均粒径のことをいう)に粒成長させた積層セラミックコンデンサ1が得られる。
本実施形態によれば、平均粒径が100nm以下のBaTiO3を主成分とする誘電体原料粉末を用いて、焼成後の誘電体層12を構成する誘電体粒子が一層一粒子で存在する割合が50%よりも大きく、かつ、内部電極層13における電極粒子アスペクト比の平均値が3よりも大きくなるように制御する。これにより、1μm以下例えば約0.7μm厚の誘電体層において6000以上の高い比誘電率と、50Vを超える耐電圧(70V/μmを超える耐電界強度)特性を有する積層セラミックコンデンサ1が得られる。
次に、本発明の積層セラミックコンデンサ(以下「MLCC」という)の実施例を説明する。
<MLCCの作製>
(1)誘電体原料粉末の調製
まず、平均粒径が110nmの高純度のBaTiO3粉末と、100molのBaTiO3に対し0.5molのHoO3/2、0.5molのSiO2、0.4molのMnCO3(焼成によりCO2が乖離してMnOとなる)、0.1molのZrO2の各化合物を秤量し誘電体の原料粉末として準備した。原料粉末の平均粒径は、チタン酸バリウムの粉末サンプルをSEM観察し、サンプル数500として、そのメジアン径をとることで求められる。そして、表1に示す各試料の原料粉末を水で湿式混合し、乾燥、乾式粉砕して誘電体原料粉末を調製した。カバー層用の誘電体原料粉末も同様の組成化合物で準備した。
(1)誘電体原料粉末の調製

(2)MLCC成型体の作製
調製した誘電体原料粉末をポリビニルアセタール樹脂及び有機溶剤で湿式混合し、ドクターブレード法により1.0μm厚の誘電体グリーンシートを塗工して乾燥させた。カバー層用のセラミックカバーシートについては、厚みを10μmとした。誘電体グリーンシート上にNi導電ペーストを所定パターンでスクリーン印刷することにより内部電極を配置した。電極パターンを配置した誘電体グリーンシートを101枚積層することで誘電体層の積層数nを100とした後、その積層体の上下に10μm厚のカバーシートを片側各々20枚ずつ圧着することにより、MLCC成型体の試料を得た。
調製した誘電体原料粉末をポリビニルアセタール樹脂及び有機溶剤で湿式混合し、ドクターブレード法により1.0μm厚の誘電体グリーンシートを塗工して乾燥させた。カバー層用のセラミックカバーシートについては、厚みを10μmとした。誘電体グリーンシート上にNi導電ペーストを所定パターンでスクリーン印刷することにより内部電極を配置した。電極パターンを配置した誘電体グリーンシートを101枚積層することで誘電体層の積層数nを100とした後、その積層体の上下に10μm厚のカバーシートを片側各々20枚ずつ圧着することにより、MLCC成型体の試料を得た。
(3)MLCC成型体の焼成
MLCC成型体の試料をN2雰囲気中350℃で脱バインダした。その後、N2、H2、H2Oの混合ガス(酸素分圧が約1.0×10-11MPa)において1220~1280℃で10分~6時間焼成した。焼成の温度及び時間は、一層一粒子構造のグレイン径が得られるように適宜調整した。焼成後、N2雰囲気中1000℃で1時間、誘電体の酸化処理を行った。焼成後の誘電体層厚は約0.71μmであった。
MLCC成型体の試料をN2雰囲気中350℃で脱バインダした。その後、N2、H2、H2Oの混合ガス(酸素分圧が約1.0×10-11MPa)において1220~1280℃で10分~6時間焼成した。焼成の温度及び時間は、一層一粒子構造のグレイン径が得られるように適宜調整した。焼成後、N2雰囲気中1000℃で1時間、誘電体の酸化処理を行った。焼成後の誘電体層厚は約0.71μmであった。
<MLCCの評価方法>
(1)グレイン径の評価方法
MLCCの一部断面を研磨することにより抽出し、走査型電子顕微鏡(SEM)で誘電体層の断面を撮影した写真に基づいて誘電体粒子のグレイン径を測定した。本明細書では「グレイン径」を、内部電極層に平行する方向(つまり電界方向に対し直交する方向)における焼成後の誘電体粒子(グレイン)の最大長さの平均と定義する。なお、グレイン径を測定する誘電体粒子のサンプリングに関しては、サンプル数を500個以上とし、一か所の観察部位(例えばSEMで2000倍に拡大したときの写真1枚)で500個以上ある場合はその中の誘電体粒子全部についてサンプリングし、500個に満たない場合は複数個所で観察(撮影)を行って500個以上になるようにする。また、SEM写真における粒界の境界線を明瞭に撮影するために、予め焼成工程と同じ雰囲気(N2、H2、H2Oの混合ガス)中で1180℃、5分の熱処理を行い、粒子界面の熱エッチングを施した。
(1)グレイン径の評価方法
MLCCの一部断面を研磨することにより抽出し、走査型電子顕微鏡(SEM)で誘電体層の断面を撮影した写真に基づいて誘電体粒子のグレイン径を測定した。本明細書では「グレイン径」を、内部電極層に平行する方向(つまり電界方向に対し直交する方向)における焼成後の誘電体粒子(グレイン)の最大長さの平均と定義する。なお、グレイン径を測定する誘電体粒子のサンプリングに関しては、サンプル数を500個以上とし、一か所の観察部位(例えばSEMで2000倍に拡大したときの写真1枚)で500個以上ある場合はその中の誘電体粒子全部についてサンプリングし、500個に満たない場合は複数個所で観察(撮影)を行って500個以上になるようにする。また、SEM写真における粒界の境界線を明瞭に撮影するために、予め焼成工程と同じ雰囲気(N2、H2、H2Oの混合ガス)中で1180℃、5分の熱処理を行い、粒子界面の熱エッチングを施した。
(2)一層一粒子割合の評価方法
走査型電子顕微鏡(SEM)による誘電体層の断面写真を画像解析することで、一層一粒子割合を算出した。ここで、図2は、積層セラミックコンデンサ1の誘電体層12及び内部電極層13の断面を模式的に示す図である。一層一粒子割合は、積層方向に対し直交する方向(図2において横方向)に沿って一定幅毎に誘電体層12を切断するようにスキャンし、上下の内部電極層に接触する(つまり一層一粒子で存在する)誘電体粒子の数を、スキャンにより検出した誘電体粒子の総数で除算することにより求めた。なお、サンプリングに関しては、100箇所以上とし、1枚の断面写真で100箇所以上ある場合はその中のスキャンした箇所全部についてサンプリングし、100箇所に満たない場合は別の部分の断面写真からスキャンして100箇所以上とする。

(3)電極粒子アスペクト比の評価方法
走査型電子顕微鏡(SEM)による内部電極層の断面写真を画像解析することで、電極粒子アスペクト比を算出した。ここで、図2は、本発明の範囲に属する電極粒子アスペクト比を有する場合(3≦te2/te1)の各層の断面を示す。一方、図3は、本発明に該当しない比較例の場合(3>te2/te1)の各層の断面を示す。内部電極層には、図2及び図3に示されるように層厚を分断するように粒界が存在し、それらの粒界で区切られる電極の導電体部分がそれぞれ電極粒子である。評価に用いる「電極粒子アスペクト比」は、これら電極粒子の最大層厚te1に対する、粒界で区切られる最大幅te2の比(電極粒子アスペクト比=te2/te1)として定義される。なお、電極粒子アスペクト比を評価するサンプリングについては100個以上とし、1枚の断面写真で100個以上ある場合はその中の電極粒子全部についてサンプリングし、100個に満たない場合は別の部分の断面写真からサンプリングして100個以上とする。
走査型電子顕微鏡(SEM)による内部電極層の断面写真を画像解析することで、電極粒子アスペクト比を算出した。ここで、図2は、本発明の範囲に属する電極粒子アスペクト比を有する場合(3≦te2/te1)の各層の断面を示す。一方、図3は、本発明に該当しない比較例の場合(3>te2/te1)の各層の断面を示す。内部電極層には、図2及び図3に示されるように層厚を分断するように粒界が存在し、それらの粒界で区切られる電極の導電体部分がそれぞれ電極粒子である。評価に用いる「電極粒子アスペクト比」は、これら電極粒子の最大層厚te1に対する、粒界で区切られる最大幅te2の比(電極粒子アスペクト比=te2/te1)として定義される。なお、電極粒子アスペクト比を評価するサンプリングについては100個以上とし、1枚の断面写真で100個以上ある場合はその中の電極粒子全部についてサンプリングし、100個に満たない場合は別の部分の断面写真からサンプリングして100個以上とする。
(4)誘電率の評価方法
焼成後酸化処理を行ったMLCCを150℃の恒温槽内に1時間静置し、更に室温25℃で24時間静置して条件を揃えた後に、インピーダンスアナライザを用いて静電容量Cmを測定した。測定のための電圧印加条件を、1kHz、1.0Vrmsとした。測定された静電容量Cmから下記の式(1)を用いて比誘電率εを求めた。
焼成後酸化処理を行ったMLCCを150℃の恒温槽内に1時間静置し、更に室温25℃で24時間静置して条件を揃えた後に、インピーダンスアナライザを用いて静電容量Cmを測定した。測定のための電圧印加条件を、1kHz、1.0Vrmsとした。測定された静電容量Cmから下記の式(1)を用いて比誘電率εを求めた。

ここで、ε0は真空の誘電率であり、n、S、tは、それぞれ、誘電体層の積層数、内部電極層の面積、誘電体層の1層の厚さである。

(5)耐電圧(耐電界強度)特性の評価方法
焼成後酸化処理を行ったMLCCに対し、室温25℃においてDC電圧を0Vから増加して印加し絶縁破壊した電圧を耐電圧とした。この電圧を焼結後の誘電体層厚で除算した値が耐電界強度である。

<MLCCの評価結果>
以上の条件で作製したMLCCの誘電体層に対する評価結果を表1を参照しながら説明する。

(1)試料No.1~11
試料No.1~11は、何れも誘電体層の一層一粒子割合が50%よりも大きい一層一粒子構造を有する例である。そのうち、電極粒子アスペクト比が3よりも大きい試料No.4~11において、比誘電率ε>6000、50Vよりも高い耐電圧(70V/μmを超える耐電界強度)特性が確認された。
試料No.1~11は、何れも誘電体層の一層一粒子割合が50%よりも大きい一層一粒子構造を有する例である。そのうち、電極粒子アスペクト比が3よりも大きい試料No.4~11において、比誘電率ε>6000、50Vよりも高い耐電圧(70V/μmを超える耐電界強度)特性が確認された。
電極粒子アスペクト比が3未満の試料No.1~3は、何れも耐電圧が50V未満(耐電界強度で70V/μm未満)となった。
(2)試料No.12~15
試料No.12~15は、電極粒子アスペクト比が3よりも大きいが、何れも誘電体層の一層一粒子割合が50%よりも小さい。これらの例では、誘電体粒子が十分に成長しておらず、何れも比誘電率εが6000未満となった。

Claims (4)
- 誘電体層と内部電極層とが交互に積層されてなる積層セラミックコンデンサであって、
前記誘電体層を構成する誘電体粒子が一層一粒子で存在する割合が50%よりも大きく、かつ、前記内部電極層を構成する電極粒子の最大厚さに対する当該厚さ方向に直交する最大長さの比である電極粒子アスペクト比の平均値が3よりも大きい、積層セラミックコンデンサ。 - 前記誘電体層の1層の厚さが1μm以下である、請求項1に記載の積層セラミックコンデンサ。
- 平均粒径が100nm以下の誘電体原料粉末を調製する工程と、
前記誘電体原料粉末を塗工して厚さが1μm以下の誘電体グリーンシートを作製する工程と、
