中でも、有機エレクトロルミネッセンス素子(有機EL素子)は、低電圧直流駆動による高輝度発光が可能であり、薄型化、軽量化、フレキシブル化が可能な画像表示装置として注目されている。
しかしながら、有機EL素子は、酸素や水蒸気等により、電極が酸化したり、有機物が変性したりすることにより、非発光点(ダークスポット)が発生するなど、画像表示装置としての性能が低下するという問題があった。
より具体的には、基板上に、下部電極、有機EL層、および上部電極を順次積層してなる発光素子において、上部電極の表面側に、屈折率を3.5より低く、かつ大気の屈折率よりも大きい屈折率を有する封止材料、例えば、窒化シリコン膜からなる封止膜をCVD法で設けることを特徴としている。
より具体的には、有機EL素子の製造方法において、基板上に、第1電極層を形成する工程、第1電極層上に有機発光媒体層(有機EL層)を形成する工程、有機発光媒体層上に第2電極層を形成する工程、基板全体を、酸素原子(O)を含むガスを用いてプラズマ処理する工程、窒化ケイ素、酸化ケイ素、酸窒化ケイ素等からなる無機封止層を形成する工程、および無機封止層上にフッ素原子(F)を含むガスを用いてプラズマ処理する工程、をそれぞれ含むことを特徴としている。
より具体的には、基板上に、下部電極、有機EL層、および上部電極を順次積層してなる有機EL装置等において、上部電極の表面側に、窒素含有ケイ素化合物を含む第1のガスバリア層と、窒素含有ケイ素化合物の酸化物を含む第2のガスバリア層と、が交互に積層されてなる封止層を備えることを特徴としている。
より具体的には、プラスチックフィルムの少なくとも一方の面に、ポリシラザン膜を形成し、当該ポリシラザン膜に、プラズマ処理を施して、それをガスバリア膜とすることを特徴としたガスバリアフィルムの製造方法であって、得られたガスバリアフィルムを有機EL素子の基板として用いることを特徴としている。
また、特許文献3に開示された有機EL素子の製造方法は、封止層として、窒素含有ケイ素化合物を含む第1のガスバリア層と、窒素含有ケイ素化合物の酸化物を含む第2のガスバリア層と、を交互に積層しなければならず、工程数が過度に増えたり、製造時間が長くなりやすいという問題が見られた。
すなわち、本発明は、封止層として、ガスバリア性や透明性等に優れたケイ素化合物を主成分としたプラズマイオン注入膜を、周囲に直接的に備えた有機電子素子およびそのような有機電子素子の効率的な製造方法を提供することを目的とする。
すなわち、有機EL素子や太陽電池等の有機電子素子の上面および側面に対して、ケイ素化合物を直接塗布することによって、表面の凹凸等に追随し、上面および側面に沿って、均一かつ任意な厚さの塗膜を形成することできる。そして、そのような塗膜に対してプラズマイオン注入することによって、有機電子素子の上面のみならず、側面についても、三次元的に形成された封止層によって、緻密かつ効率的に封止することができる。
したがって、封止層を備えた有機電子素子であれば、当該有機電子素子が、大面積等の画像表示部を有する場合であっても、あるいは、上面や側面に凹凸(段差等を含む)を有する場合であっても、外部からの水分や空気等の侵入を効率的に防止し、有機電子素子の性能の劣化を抑制することができる。
また、本発明の有機電子素子によれば、従来のCVD法やスパッタリング法によって形成された無機系封止膜と比較して、透明性や密着性に優れているばかりか、同程度のガスバリア性を得るに際して、より薄膜化が可能であり、さらに、有機電子素子の上面や側面に対して良好に追従し、屈曲性や耐久性にも優れるという特徴がある。
なお、有機電子素子の上面とは、有機電子素子における、基板とは反対側に位置する最外層の表面を意味する。したがって、例えば、有機電子素子が、図4(a)に示すような、基板101上に、少なくとも一層の有機機能層99を介して、対向する第一電極11および第二電極22を備えてなる有機電子素子50である場合には、第二電極22の基材101とは反対側の面が、「有機電子素子の上面」となる。
また、有機電子素子の側面とは、有機電子素子の周囲に位置する露出部表面を意味する。したがって、例えば、有機電子素子が、図4(a)に示すような、基板101上に、少なくとも一層の有機機能層99を介して、対向する第一電極11および第二電極22を備えてなる有機電子素子50である場合には、有機機能層99、第一電極11および第二電極22の露出した側方の面が、「有機電子素子の側面」となる。
その他、ケイ素化合物を主成分としてなる塗膜とは、ケイ素化合物を主成分とした塗液を直接的に塗布し、形成されたものであり、塗液中の全固形分におけるケイ素化合物の含有量は、少なくとも50重量%以上、好ましくは、70~100重量%の範囲内の値であり、より好ましくは、80~95重量%の範囲内の値である。
このようなケイ素化合物であれば、得られる封止層の透明性や密着性等に優れているとともに、プラズマイオンを注入することによって、比較的容易にガスバリア化することができる。
このような封止層の厚さであれば、十分な封止機能を有し、例えば、有機電子素子が、有機EL素子の場合であっても発光効率を低下させることなく、さらに透明性やガスバリア性、あるいは密着性についても向上させることができる。
このように屈折率が異なる複数領域からなる封止層であれば、透過性が向上し、例えば、有機電子素子が有機EL素子の場合であっても、光取り出し効果に優れ、発光効率の低下を抑制することができる。
このように膜密度が異なる複数領域からなる封止層であれば、さらにガスバリア性を、向上させることができる。
このように有機EL素子として構成することによって、封止層としての機能を容易に発揮することができ、有機EL素子が大面積であっても、上面や側面に凹凸を有する場合であっても、有機電子素子の性能の劣化を抑制することができる。
(1)基板上に、第一電極、有機機能層、および第二電極を順次積層し、有機電子素子を形成する有機電子素子形成工程
(2)有機電子素子の上面および側面に沿って、ケイ素化合物を主成分とした塗液を直接的に塗布し、塗膜を形成する膜形成工程
(3)塗膜にプラズマイオン注入して、封止層とするイオン注入工程
すなわち、有機電子素子に対して、ケイ素化合物を主成分とした塗液を直接塗布して、塗膜を形成し、その塗膜に対してプラズマイオン注入することによって、封止層を形成し、有機電子素子の上面および側面に沿って、封止層を直接的に設けることにより、緻密かつ効率的に封止することができる。
このようなケイ素化合物であれば、透明性や密着性等に優れた封止層とすることができる。
塗膜の屈折率を上記範囲内の値に調整してから、イオン注入工程を実施することによって、さらに優れたガスバリア性を有する封止層を得ることができ、ひいては、有機EL素子等の有機電子素子の耐久性をさらに向上させることができる。
このような方法により有機EL素子を製造することによって、封止層としての機能を容易に発揮することができ、有機EL素子が大面積であっても、あるいは有機電子素子の上面や側面に凹凸を有する場合であっても、耐久性を著しく向上させた有機EL素子を効率的に製造することができる。
第1の実施形態は、図4(a)に示すように、基板101上に、少なくとも一層の有機機能層99を介して、対向する第一電極11および第二電極22を備えてなる有機電子素子50であって、有機電子素子50の上面および側面に沿って、封止層100が直接的に設けてあり、かつ、封止層100が、ケイ素化合物を主成分としてなる塗膜に対して、プラズマイオンを注入して得られることを特徴とする有機電子素子である。
以下、有機電子素子として、図1等に示す有機エレクトロルミネッセンス素子(有機EL素子)を例にとって、第1の実施形態の有機電子素子について、具体的に説明する。
有機EL素子の基本構成としては、特に制限されるものではない。例えば、有機EL素子110は、図1(a)に示すように、透明基板101上に、透明導電材料からなる陽極102(第一電極)、有機化合物からなる正孔輸送層103、有機化合物からなる発光層104(有機機能層)、有機化合物からなる正孔ブロッキング層105、有機化合物からなる電子輸送層106、及び金属材料からなる陰極107(第二電極)が積層されており、有機EL素子110の上面および側面に沿って、封止層100が直接的に設けてある。
有機EL素子110は、電極からそれぞれ注入される電子および正孔との再結合によって、高輝度のEL発光することができる。
さらに、他の有機EL素子112の構造として、図1(c)に示すように、陽極102及び正孔輸送層103間に、正孔注入層103aを薄膜として、積層した有機EL素子112の上面および側面に沿って、封止層100が直接的に設けてある。
発光層104が、正孔輸送性を有する発光材料からなるものである場合、例えば、図2(a)に示すように、有機EL素子113は、基板101上に、陽極102、正孔注入層103a、発光層104、正孔ブロッキング層105、電子輸送層106、電子注入層107a、及び陰極107が順次に積層され、有機電子素子の上面および側面に沿って、封止層100が直接的に設けてあり、正孔輸送層103を含まない構成である。
また、図2(b)に示すように、有機EL素子114は、基板101上に、陽極102、発光層104、正孔ブロッキング層105、電子輸送層106、電子注入層107a、及び陰極107が順次に積層され、有機電子素子の上面および側面に沿って、封止層100が直接的に設けてあり、正孔輸送層103及び正孔注入層103aを含まない構成である。
なお、基板、陽極、正孔輸送層、発光層、正孔ブロッキング層、電子輸送層、及び陰極等の構成は、特に制限されるものでなく、従来公知の構成とすることができる。
また、本発明では、上記の層以外に必要に応じて、他の層を設けてもよい。
基板101としては、特に制限はなく、例えば、無アルカリガラス、石英ガラス等の無機材料、ポリエステル、ポリカーボネート、ポリオレフィン、ポリアミド、ポリイミド、ポリフェニレンスルフィド、ポリパラキシレン、エポキシ樹脂、フッ素系樹脂等の有機材料から任意の方法で作製されたフィルムや板が挙げられる。
有機電子素子が、図1,2に示すような有機EL素子である場合、本発明における第一電極は、陽極102となる。陽極102(第1電極)としては、透明なものであれば特に制限はなく、例えば、スズドープ酸化インジウム(ITO),IrO2、In2O3、SnO2、酸化インジウム-酸化亜鉛(IZO)、ZnO(Ga、Alドープ)、MoO3等の材料から形成される電極が挙げられる。
また、有機電子素子が、図1,2に示すような有機EL素子である場合、本発明における第二電極は、陰極107となる。陰極107(第2電極)としては、透明性は特に制限はなく、例えば、Ag、Al、Pt,Ir、Cr、ZnO、CNT、及びそれらの合金、複合体等が挙げられる。
陽極及び陰極の形成方法としては、特に制限はされず、例えば、真空蒸着、各種スパッタリング等の方法が挙げられる。
なお、陽極及び陰極の厚さは、特に制限はされないが、20nm~1000nmであることが好ましく、特に30~200nmであることが好ましい。
有機電子素子が、図1,2に示すような有機EL素子である場合、本発明における有機機能層は発光層104となる。
発光層104は、電子とホールとの再結合により励起子が生成し、その励起子がエネルギーを放出して基底状態に戻る際に発光するような発光性材料を含む層である。このような発光性材料としては、特に限定されることなく用いることができ、通常、蛍光発光する有機物、燐光を発光する有機物、または該有機物とこれを補助するドーパント、金属錯体系材料、高分子系材料、色素系材料、ドーパント材料等のような発光性材料が挙げられる。
また、発光層を形成する方法としては、真空蒸着法、イオン化蒸着法、スピンコーティング(スピンキャスト法)、スプレーコーティング、グラビアコーティング、バーコーティング、ドクターブレード等の各種コーティング法により発光性材料に応じて適宜選択して用いることができる。発光層は、コーティング法により形成されることが好ましい。
なお、発光層104の厚さは、1~100μm、好ましくは2~1,000nmであり、より好ましくは5nm~500nmであり、さらに好ましくは20nm~200nmである。
正孔輸送層103は、正孔を、輸送する機能を有する層である。
また、正孔輸送層は、単層であっても、複数層の積層であってもよい。正孔輸送層は、光を吸収して電子と正孔を発生する電荷発生能を有していることが好ましい。
また、正孔輸送層は、1種又は2種以上の正孔輸送材料を用いて形成することができる。
ここで、正孔輸送材料としては、例えば、カルバゾール誘導体、ポリアリールアルカン誘導体、フェニレンジアミン誘導体、アリールアミン誘導体、アミノ置換カルコン誘導体、スチリルアントラセン誘導体、フルオレノン誘導体、ヒドラゾン誘導体、スチルベン誘導体、シラザン誘導体、芳香族第三級アミン化合物、スチリルアミン化合物、芳香族ジメチリディン系化合物、ポルフィリン系化合物、フタロシアニン系化合物、ポリチオフェン誘導体、ポリピロール誘導体、ポリパラフェニレンビニレン誘導体、等が挙げられる。
また、正孔輸送層103の形成方法としては、スピンコート、スプレーコート、バーコート、ダイコート等の溶剤塗布法、真空蒸着法などが挙げられる。
なお、正孔輸送層の厚さとしては、1nm~500nmであるのが好ましく、2nm~200nmであるのがより好ましく、5nm~100nmであるのがさらに好ましい。
正孔ブロッキング層105は、陽極102から陰極107へ向かって移動する正孔を規制する機能を有しているものが好ましい。正孔ブロッキング層105の材料としては、特に制限はなく、目的に応じて適宜選択することができる。
また、正孔ブロッキング層105の厚さは、特に制限はなく、目的に応じて適宜選択することができ、例えば、通常1~500nm程度であり、10~50nmが好ましい。
電子輸送層106は、電子を輸送する機能を有する層である。
また、電子輸送層106は、単層であっても、複数層の積層であってもよい。電子輸送層106は、光を吸収して電荷を発生する電荷発生能を有していることが好ましい。
また、電子輸送層は、1種又は2種以上の電子輸送材料を用いて形成することができる。
ここで、電子輸送材料は、例えば、フラーレン誘導体、パラフェニレンビニレン誘導体、トリアゾール誘導体、オキサゾール誘導体、オキサジアゾール誘導体、フェナントロリン誘導体、イミダゾール誘導体、フルオレノン誘導体、アントラキノジメタン誘導体、アントロン誘導体、ジフェニルキノン誘導体、チオピランジオキシド誘導体、カルボジイミド誘導体、フルオレニリデンメタン誘導体、ジスチリルピラジン誘導体、ナフタレン、ペリレン等の芳香環テトラカルボン酸無水物及びこれらから誘導されるイミド類やヘテロ環類、8-キノリノール誘導体の金属錯体、ベンゾオキサゾールやベンゾチアゾールを配位子とする金属錯体に代表される各種金属錯体、有機シラン誘導体、等が挙げられる。
また、電子輸送層106の形成方法としては、スピンコート、スプレーコート、バーコート、ダイコート等の溶剤塗布法、真空蒸着法などが挙げられる。
なお、電子輸送層106の厚みとしては、1nm~500nmであるのが好ましく、2nm~200nmであるのがより好ましく、5nm~100nmであるのがさらに好ましい。
(1)基本構成
図1(a)~(c)及び図2(a)~(b)に示す封止層100は、ケイ素化合物を主成分としてなる塗膜に対して、プラズマイオンを注入して得られる層である。
すなわち、有機EL素子(110,111,112,113,114)の上面および側面に対して、ケイ素化合物を主成分としてなる材料を直接塗布することにより、塗膜を全体的に形成し、その塗膜に対してプラズマイオンを注入することによって、封止層が形成されることを特徴とする。
このように、封止層が、これら有機EL素子の上面や側面を、三次元的に覆うことから、酸素や水蒸気等が有機EL素子の内部に侵入することを防ぐことができ、有機EL素子の性能の劣化を抑制することができる。
なお、封止層100は、図4(c)に示すように、基板101の表面(図4において、有機機能層99、第一電極11および第二電極22が積層されている側の反対側)および側面、あるいはいずれか一方についても、封止層100が設けられていてもよい。
このように基板101の表面にも封止層100を備えることによって、基板101側から酸素や水蒸気等が浸入することを防ぐことができるため、有機電子素子50の劣化をさらに抑制することができる。
また、封止層100の厚さは、10~5000nmの範囲内の値であることが好ましい。このような封止層の厚さであれば、透明性が低下しないため、有機EL素子等の発光効率を低下させることなく、さらにガスバリア性、あるいは密着性についても向上させることができる。
また、ケイ素化合物の種類は特に制限されるものではないが、例えば、ポリシラザン化合物、ポリオルガノシロキサン化合物、ポリシラン化合物、およびポリカルボシラン化合物からなる群から選択される少なくとも一つであることが好ましい。
この理由は、このようなケイ素化合物であれば、得られる封止層の透明性や密着性等に優れているとともに、プラズマイオンを注入することによって、優れたガスバリア性を有する封止層を得ることができるためである。
封止層100を形成する方法としては、後述する有機電子素子の製造方法で詳しく説明する。
以下、有機電子素子が有機太陽電池である場合について、具体的に説明する。
有機太陽電池の基本構成としては、特に制限されるものではない。
具体的には、有機太陽電池115は、例えば、図3に示すように、透明基板101上に、透明導電材料からなる陽極102(第一電極)、有機化合物からなる有機光電変換層108(有機機能層)、金属材料からなる陰極107(第二電極)が積層されている。そして、有機太陽電池115の上面および側面に沿って、封止層100が直接的に設けてある。
当該有機光電変換層108は、光を吸収して電子と正孔を発生させる機能を有するものである。
また、有機光電変換層108は、単層からなってもよいし、複数層からなってもよい。例えば、単層としては、正孔輸送材料と電子輸送材料の混合層が挙げられる。また、複数層としては、例えば、(正孔輸送層/電子輸送層)、および(正孔輸送層/混合層/電子輸送層)の構成が挙げられる。図3では、混合されている場合を示している。
本発明では、上記の層以外に、必要に応じて他の層を設けてもよい。
なお、陽極102、陰極107、封止層100は、上述したものを用いることができる。
第2の実施形態は、図4(b)に示すように、基板101上に、少なくとも一層の有機機能層99を介して、対向する第一電極11および第二電極22を備えてなる有機電子素子50であって、有機電子素子50の上面および側面に沿って、封止層100が直接的に設けてあり、かつ、封止層100が、ポリシラザン化合物を主成分としてなる塗膜に対して、プラズマイオンを注入して得られるとともに、さらに、封止層は、表面側から深さ方向に沿って、屈折率が1.50~2.0の範囲内の値である第1領域10aと、屈折率が1.40~1.50未満の範囲内の値である第2領域10bと、を含むことを特徴とする有機電子素子50である。
また、有機電子素子50の基本構成としては、特に制限はなく、図1~図2に示す有機EL素子、図3に示す有機太陽電池と同様のものが挙げられる。
以下、第2の実施形態における封止層100について、具体的に説明する。
図4(b)に示す有機電子素子50は、封止層100が、表面側から深さ方向に沿って、屈折率が1.50~2.0の範囲内の値である第1領域10aと屈折率が1.40~1.50未満の範囲内の値である第2領域10bとを含むことが好ましい。
この理由は、封止層の屈折率を上記のような範囲にすることによって、優れたガスバリア性が得られるとともに、封止層での反射も低減することができるため極めて優れた透明性等を得ることができるためである。
第1領域における屈折率を1.50~1.66の範囲内の値とし、かつ、第2領域における屈折率を1.42~1.49の範囲内の値とすることがより好ましく、第1領域における屈折率を1.51~1.60の範囲内の値とし、かつ、第2領域における屈折率を1.44~1.48の範囲内の値とすることがさらに好ましい。
また、第1領域10aにおける膜密度を2.3~4.0g/cm3の範囲内の値とするとともに、第2領域10bにおける膜密度を2.3g/cm3未満の値とすることが好ましい。
この理由は、このように各領域の膜密度を制限することによって、封止層として、さらに優れた透明性や優れたガスバリア性を得ることができるためである。
第1領域における膜密度を2.4~2.9g/cm3の範囲内の値とし、かつ、第2領域における膜密度を1.8~2.2g/cm3の範囲内の値とすることがより好ましく、第1領域における膜密度を2.5~2.8g/cm3の範囲内の値とし、かつ、第2領域における膜密度を1.9~2.1g/cm3の範囲内の値とすることがさらに好ましい。
また、封止層100の厚さは、10~5000nmの範囲内の値であることが好ましい。このような封止層の厚さであれば、透明性が低下しないため、有機EL素子等の発光効率を低下させることなく、さらにガスバリア性、あるいは密着性についても向上させることができる。
また、第1領域10aにおける厚さを10~15nm未満の範囲内の値とし、第2領域10bにおける厚さを10~30nmの範囲内の値とすることが好ましい。
この理由は、このように各領域の厚さを制限するとともに、上述したようにそれらの屈折率を調整することによって、さらに優れたガスバリア性や透明性等を得ることができるためである。
第3の実施形態は、基板上に、少なくとも一層の有機機能層を介して、対向する第一電極および第二電極を備えてなる有機電子素子であって、該有機電子素子の上面および側面に沿って、封止層が直接的に設けてあることを特徴とする有機電子素子の製造方法であって、下記工程(1)~(3)を含むことを特徴とする有機電子素子の製造方法である。
(1)基板上に、少なくとも一層の有機機能層を介して、対向する第一電極および第二電極を備えてなる有機電子素子を形成する有機電子素子形成工程
(2)有機電子素子の上面および側面に沿って、ケイ素化合物を主成分とした塗液を直接的に塗布し、塗膜を形成する膜形成工程
(3)塗膜にプラズマイオン注入して、封止層とするイオン注入工程
以下、有機電子素子として、有機EL素子を例にとって、第3の実施形態の有機電子素子の製造方法を具体的に説明する。
有機電子素子形成工程は、公知の方法によって、図5(a)に示すように、基板上に、少なくとも一層の有機機能層を介して、対向する第一電極および第二電極を備えてなる有機電子素子12を形成する工程である。
すなわち、有機電子素子12が、図1(a)の有機EL素子110である場合を例にとれば、透明陽極102が形成された基板101上に、正孔輸送層103、有機機能層としての発光層104、正孔ブロッキング層105、電子輸送層106および陰極107をこの順に積層し、有機EL素子110を形成することができる。
各層の形成方法は、特に限定されず、公知の各種形成方法が挙げられる。
次いで、塗布工程は、図5(b)に示すように、ケイ素化合物を主成分とした塗液を、上記工程(1)において形成した有機電子素子12の上面および側面に沿って、塗布し、有機電子素子12の上面および側面に、塗膜10を直接的に形成する工程である。
また、ケイ素化合物としては、ポリシラザン化合物、ポリオルガノシロキサン化合物、ポリシラン化合物、およびポリカルボシラン化合物等が挙げられる。
また、ケイ素化合物を主成分とした塗液は、上記ケイ素化合物の少なくとも一種、所望により他の成分を配合して、溶剤に溶解させて作成すればよい。
また、塗膜の形成方法としては、ケイ素化合物を主成分とした塗液を有機EL素子12上に塗布し、塗布膜を形成し、図5(c)に示すように、加熱乾燥して塗布膜中の溶媒を除去することで、塗膜10を形成することができる。
また、塗膜の加熱乾燥方法としては、熱風乾燥、熱ロール乾燥、赤外線照射等、従来公知の乾燥方法が採用できる。加熱温度は、通常、80~150℃であり、加熱時間は、通常、数十秒から数十分である。
なお、塗布方法としては、公知の各種塗布方法を使用することができる。
したがって、例えば、スクリーン印刷法、ナイフコート法、ロールコート法、ダイコート法、インクジェット法、スピンコート法、スプレー法、ディップ法等の一種単独、または二種以上の組み合わせが挙げられる。
なお、図4(c)に示すように、基板101の表面および側面、あるいはいずれか一方についても、封止層100を形成する場合は、工程(2)において、同様の方法で塗膜10を形成すればよい。
なお、ケイ素化合物のシーズニング条件として、温度を15~35℃、処理時間を24~480時間の範囲内の値とすることが好ましい。
この理由は、このような屈折率の値に制限することによって、工程(3)のプラズマイオン注入を実施した場合に、より優れたガスバリア性を得ることができるためである。
(1)基本方法
工程(3)は、図5(d)に示すように、塗膜10に対して、プラズマイオン注入を行い、矢印Pで表わされるように、イオンを注入し、最終的に、図5(e)に示すように、封止層10´を備えた有機電子素子60とする工程である。
より具体的には、プラズマイオン注入は、希ガス等のプラズマ生成ガスを含む雰囲気下でプラズマを発生させ、負の高電圧パルスを印加することにより、塗膜10の表面部分に、プラズマ中のイオン(陽イオン)を注入するのが基本方法である。
すなわち、かかるプラズマイオン注入装置200は、基本的に、真空チャンバー211と、マイクロ波電源(図示せず)と、マグネットコイル(図示せず)と、直流印加装置(パルス電源)208と、を備えている。
そして、真空チャンバー211は、その内部の所定位置に、有機電子素子12上に塗膜10が形成された被処理物16を配置するとともに、その塗膜に対して、イオン注入を行うための容器である。
そのため、直流印加装置208は、被処理物16がその上に配置された導体202に電気的に接続されている。
次いで、所定時間経過後、マイクロ波電源およびマグネットコイルの駆動が停止されるとともに、直流印加装置208が駆動され、高電圧パルス(負電圧)が、高電圧導入端子210および導体202を介して、被処理物16に印加されることになる。
したがって、かかる高電圧パルス(負電圧)の印加によって、プラズマ中のイオン種が誘引され、塗膜10に注入される。
上述した真空チャンバーに導入され、ひいては、塗膜10に注入されるイオン種については特に制限されるものではない。例えば、イオン種としては、アルゴン、ヘリウム、ネオン、クリプトン、キセノン等の希ガスのイオン;フルオロカーボン、水素、窒素、酸素、二酸化炭素、塩素、フッ素、硫黄等のイオン;メタン、エタン、プロパン、ブタン、ペンタン、ヘキサン等のアルカン系ガス類のイオン;エチレン、プロピレン、ブテン、ペンテン等のアルケン系ガス類のイオン;ペンタジエン、ブタジエン等のアルカジエン系ガス類のイオン;アセチレン、メチルアセチレン等のアルキン系ガス類のイオン;ベンゼン、トルエン、キシレン、インデン、ナフタレン、フェナントレン等の芳香族炭化水素系ガス類のイオン;シクロプロパン、シクロヘキサン等のシクロアルカン系ガス類のイオン;シクロペンテン、シクロヘキセン等のシクロアルケン系ガス類のイオン;金、銀、銅、白金、ニッケル、パラジウム、クロム、チタン、モリブデン、ニオブ、タンタル、タングステン、アルミニウム等の導電性の金属のイオン;シラン(SiH4)又は有機ケイ素化合物のイオン;等が挙げられる。
また、イオン注入する際の真空チャンバーの圧力、すなわち、プラズマイオン注入圧力を0.01~1Paの範囲内の値とすることが好ましい。
この理由は、かかるプラズマイオン注入時の圧力がこのような範囲にあるときに、簡便にかつ効率よく均一にイオンを注入することができ、優れた耐折り曲げ性やガスバリア性を兼ね備えた封止層を効率よく形成することができるためである。
したがって、プラズマイオン注入圧力を0.02~0.8Paの範囲内の値とすることがより好ましく、0.03~0.6Paの範囲内の値とすることがさらに好ましい。
また、イオン注入する際の印加電圧(高電圧パルス/負電圧)を-1kV~-50kVの範囲内の値とすることが好ましい。
この理由は、かかる印加電圧が上記範囲外の場合は、所望のガスバリア性が得られない場合があるためである。
したがって、イオン注入する際の印加電圧を-1kV~-15kVの範囲内の値とすることがより好ましく、-5kV~-8kVの範囲内の値とすることがさらに好ましい。
また、各種層形成工程を設けて、有機電子素子に、その他の層を形成してもよい。
例えば、光学特性、耐久性および機械的特性等の向上のために、封止層の表面に、光学調整層、無機薄膜層やガスバリア層などを形成することも好ましい。
また、有機電子素子の装飾性や情報性向上のために、封止層または基板の表面に、装飾層や印刷層(金属蒸着層を含む。)を全面的または部分的に形成することも好ましい。
1.有機EL素子の製造
(1)工程1:発光素子形成工程
陽極(第一電極)として、酸化インジウムスズ薄膜(ITO)(厚さ:150nm、シート抵抗:30Ω/□)が予め設けてあるITO薄膜付ガラス基板を準備し、そのITO薄膜表面を、溶媒洗浄およびUV/オゾン処理を実施した。
次いで、ITO薄膜付ガラス基板のITO薄膜上に、発光性材料であるN,N‘-ビス(ナフタレン-1-イル)-N,N’-ビス(フェニル)-ベンジテン)を厚さ60nm、トリス(8-ヒドロキシル-キノリネート)アルミニウムを厚さ10nm、(8-ヒドロキシ-キノリノレート)リチウムを厚さ10nmとなるように、0.1~0.2nm/sの蒸着速度でそれぞれ順次蒸着し、発光層(有機機能層)を形成した。
なお、使用した発光性材料は、すべてルミネッセンステクノロジー社(Luminescence Tecnology Corp.)製である。
次いで、アルミニウム(Al)(高純度化学研究所(株)社製)を0.1nm/sの速度で蒸着し、厚さ100nmの陰極を形成することによって、封止前の有機EL素子(有機電子素子)を用意した。
なお、それぞれの蒸着処理において、真空度は全て1×10-4Pa以下となるように調整した。
次いで、スピンコーター(ミカサ(株)製、MS-A200、回転数:3000rpm、回転時間:30秒)を用いて、ケイ素化合物を主成分とした塗液として、パーヒドロポリシラザン含有液(クラリアントジャパン社製、「アクアミカNL110A-29」、溶媒:キシレン、濃度:10重量%)を、得られた有機EL素子の上面および側面に沿って塗布し、次いで、120℃、2分の条件で、加熱処理して塗布膜中の溶媒を除去することで、塗膜を形成した。
さらに、23℃、50%RH環境下に48時間放置し、厚さが50nmの塗膜を形成した。得られた塗膜の屈折率は1.5505であった。
次いで、プラズマイオン注入装置(RF電源:日本電子(株)製、RF56000、高電圧パルス電源:栗田製作所(株)、PV-3-HSHV-0835)を用いて、得られた塗膜に対し、下記条件にてプラズマイオン注入を行い、有機EL素子の上面および側面に沿って、封止層(厚さ:50nm)が直接的に設けてある実施例1の有機EL素子(有機電子素子)を得た。
チャンバー内圧:0.2Pa
導入ガス:アルゴン
RF出力:1000W
RF周波数:1000Hz
RFパルス幅:50μsec
RF delay:25nsec
DC電圧:-10kV
DC周波数:1000Hz
DCパルス幅:5μsec
DC delay:50μsec
Duty比:0.5%
処理時間:300sec
プラズマイオン注入を経て最終的に得られた封止層を有する有機EL素子につき、以下の評価を行った。
得られた封止層を有する有機EL素子を、標準環境下(60℃、90%Rh)に、1000時間放置した後、有機EL素子を起動させ、ダークスポット(非発光箇所)の発生具合を目視観察し、以下の評価基準に準じて、有機EL性能を評価した。得られた結果を表2に示す。
◎:ダークスポットの発生が全く見られない
○:ダークスポットの発生面積が、発光面積全体の5%未満である。
△:ダークスポットの発生面積が、発光面積全体の10%未満である。
×:有機EL素子が起動しないか、ダークスポットの発生面積が、発光面積全体の10%以上である。
得られた封止層の屈折率を、第1領域および第2領域に分けて、それぞれ分光エリプソメーター(J.A.ウーラム・ジャパン(株)製)を用いて測定した。
なお、測定の便宜上、有機EL素子の替わりに、厚さ150μmのPETフィルム上に、上記封止層と同条件で封止層を形成し、その屈折率を測定した。得られた結果を表2に示す。
得られた封止層の膜密度を、X線回折装置((株)リガク製、全自動水平型多目的X線回折装置 Smart Lab)を用いて測定した。
なお、測定の便宜上、有機EL素子の替わりに、厚さ150μmのPETフィルム上に、上記封止層と同条件で封止層を形成し、その膜密度を測定した。得られた結果を表2に示す。
実施例2においては、実施例1における封止層の厚さを50nmから、200nmに増加させた以外は、同様の有機EL素子を作成し、実施例1と同様に有機EL性能を評価した。
実施例3においては、実施例1における封止層の厚さを50nmから、500nmにさらに増加させた以外は、同様の有機EL素子を作成し、実施例1と同様に有機EL性能を評価した。
実施例4~6においては、ケイ素化合物を主成分とした塗液として、実施例1~3のパーヒドロポリシラザン含有液から、それぞれポリオルガノシロキサンを主成分とする塗液(信越化学工業(株)社製「KS853」)に変えたほかは、同様に有機EL素子を作成し、実施例1と同様に有機EL性能を評価した。得られた結果を表1に示す。
実施例7~9においては、ケイ素化合物を主成分とした塗液として、実施例1~3のパーヒドロポリシラザン含有液から、それぞれポリシランを主成分とする塗液(大阪ガスケミカル社製、「オグソールSI-10」をトルエン/エチルメチルケトン:7/3に溶解した溶液,固形分濃度7%)に変えたほかは、同様に有機EL素子を作成し、実施例1と同様に有機EL性能を評価した。得られた結果を表1に示す。
実施例10~12においては、ケイ素化合物を主成分とした塗液として、実施例1~3のパーヒドロポリシラザン含有液から、それぞれポリカルボシランを主成分とする塗液(日本カーボン社製、「ニプシType S」をトルエン/エチルメチルケトン:7/3に溶解した溶液、固形分濃度7%)に変えたほかは、同様に有機EL素子を作成し、実施例1と同様に有機EL性能を評価した。得られた結果を表1に示す。
比較例1においては、実施例1で実施したイオン注入工程を省略したほかは、同様に有機EL素子を作成し、実施例1と同様に有機EL性能を評価した。得られた結果を表1に示す。
比較例2においては、有機EL素子上に対して、スパッタリング法にて厚さ200nmの二酸化ケイ素膜(SiO2膜)を形成し、これを封止層とし、実施例1で実施したイオン注入工程を省略したほかは、実施例1と同様の有機EL素子を作成し、実施例1と同様に有機EL性能を評価した。得られた結果を表1に示す。
比較例3においては、比較例2と同様に、スパッタリング法にて形成し厚さ200nmの二酸化ケイ素膜(SiO2膜)を形成し、さらに、二酸化ケイ素膜に実施例1で実施したイオン注入工程を実施し、封止層を形成したほかは、同様の有機EL素子を作成し、実施例1と同様に有機EL性能を評価した。得られた結果を表1に示す。
比較例4においては、スパッタリング法にて厚さ200nmの窒化ケイ素膜(SiN膜)を形成し、これを封止層とし、実施例1で実施したイオン注入工程を省略したほかは、実施例1と同様の有機EL素子を作成し、実施例1と同様に有機EL性能を評価した。得られた結果を表1に示す。
比較例5においては、比較例4と同様に、スパッタリング法にて厚さ200nmの窒化ケイ素膜(SiN膜)を形成し、さらに、窒化ケイ素膜に実施例1で実施したイオン注入工程を実施したほかは、同様の有機EL素子を作成し、実施例1と同様に有機EL性能を評価した。得られた結果を表1に示す。
比較例6においては、スパッタリング法にて厚さ200nmの酸窒化ケイ素膜(SiON膜)を形成し、さらに、酸窒化ケイ素膜に実施例1で実施したイオン注入工程を実施したほかは、同様の有機EL素子を作成し、実施例1と同様に有機EL性能を評価した。得られた結果を表1に示す。
比較例7においては、厚さ100nmの二酸化ケイ素膜(SiO2膜)および厚さ100nmの酸窒化ケイ素膜(SiON膜)からなる積層膜を、スパッタリング法にて形成し、さらに、実施例1で実施したイオン注入工程を省略したほかは、同様の有機EL素子を作成し、実施例1と同様に評価した。得られた結果を表1に示す。

Claims (10)
- 基板上に、少なくとも一層の有機機能層を介して、対向する第一電極および第二電極を備えてなる有機電子素子であって、
前記有機電子素子の上面および側面に沿って、封止層が直接的に設けてあり、
かつ、
前記封止層が、ケイ素化合物を主成分としてなる塗膜に対して、プラズマイオンを注入して得られてなることを特徴とする有機電子素子。 - 前記ケイ素化合物が、ポリシラザン化合物、ポリオルガノシロキサン化合物、ポリシラン化合物、およびポリカルボシラン化合物からなる群から選択される少なくとも一つであることを特徴とする請求項1に記載の有機電子素子。
- 前記封止層の厚さを10~5000nmの範囲内の値とすることを特徴とする請求項1または2に記載の有機電子素子。
- 基板上に、少なくとも一層の有機機能層を介して、対向する第一電極および第二電極を備えてなる有機電子素子であって、
前記有機電子素子の上面および側面に沿って、封止層が直接的に設けてあり、かつ、
前記封止層が、ポリシラザン化合物を主成分としてなる塗膜に対して、プラズマイオンを注入して得られるとともに、さらに、前記封止層は、表面側から深さ方向に沿って、屈折率が1.50~2.0の範囲内の値である第1領域と、屈折率が1.40~1.50未満の範囲内の値である第2領域と、を含むことを特徴とする有機電子素子。 - 前記第1領域における膜密度を2.3~4.0g/cm3の範囲内の値とするとともに、前記第2領域における膜密度を2.3g/cm3未満の値とすることを特徴とする請求項4に記載の有機電子素子。
- 前記有機電子素子が、前記有機機能層として、有機エレクトロルミネッセンス層を備えた有機エレクトロルミネッセンス素子であることを特徴とする請求項1~5のいずれか一項に記載の有機電子素子。
- 基板上に、少なくとも一層の有機機能層を介して、対向する第一電極および第二電極を備えてなる有機電子素子であって、該有機電子素子の上面および側面に沿って、封止層が直接的に設けてあることを特徴とする有機電子素子の製造方法であって、下記工程(1)~(3)を含むことを特徴とする有機電子素子の製造方法。
(1)前記基板上に、第一電極、有機機能層、および第二電極を順次積層し、有機電子素子を形成する有機電子素子形成工程
(2)前記有機電子素子の上面および側面に沿って、ケイ素化合物を主成分とした塗液を直接的に塗布し、塗膜を形成する膜形成工程
(3)前記塗膜にプラズマイオン注入して、封止層とするイオン注入工程 - 前記工程(2)において、前記ケイ素化合物として、ポリシラザン化合物、ポリオルガノシロキサン化合物、ポリシラン化合物、およびポリカルボシラン化合物からなる群から選択される少なくとも一つを用いることを特徴とする請求項7に記載に有機電子素子の製造方法。
- 前記工程(2)において形成される塗膜が、ポリシラザン化合物を主成分とした塗液を直接的に塗布し、形成されたものであり、前記工程(3)のイオン注入工程前に、前記塗膜の屈折率を1.48~1.63の範囲内の値に調整することを特徴とする請求項8に記載に有機電子素子の製造方法。
- 前記有機電子素子が、前記有機機能層として、有機エレクトロルミネッセンス層を備えた有機エレクトロルミネッセンス素子であることを特徴とする請求項7~9のいずれか一項に記載の有機電子素子の製造方法。
