Abstract
低温焼成が可能であり、かつ良好な誘電特性を示す誘電体セラミック、およびそれを用いた積層セラミック電子部品を提供する。 (Ba1-x-yCaxSry)m(Ti1-zZrz)O3(ただし、1.005≦m≦1.2、0≦x+y≦0.2、0≦z≦0.2)を主成分とし、Biを含む誘電体セラミックであって、前記主成分100モル部に対する前記Biの含有量が1.0モル部以上40モル部以下であることを特徴とする。
Description
本発明は、積層セラミックコンデンサに代表される積層セラミック電子部品に用いられる、誘電体セラミックに関する。
図1を参照して、まず、この発明に係る積層セラミック電子部品の代表例である積層セラミックコンデンサ1について説明する。
積層セラミックコンデンサ1は、積層された複数の誘電体セラミック層3と誘電体セラミック層3間の界面に沿って形成される複数の内部電極4および5とをもって構成される、積層体2を備えている。
積層体2の外表面上の互いに異なる位置には、第1および第2の外部電極8および9が形成される。図1に示した積層セラミックコンデンサ1では、第1および第2の外部電極8および9は、積層体5の互いに対向する各端面6および7の上にそれぞれ形成される。内部電極4および5は、第1の外部電極8に電気的に接続される複数の第1の内部電極4と第2の外部電極9に電気的に接続される複数の第2の内部電極5とがあり、これら第1および第2の内部電極4および5は、積層方向に関して交互に配置されている。外部電極8および9の表面には、必要に応じて第1のめっき層10、11、および第2のめっき層12、13が形成される。
積層セラミックコンデンサでは特に小型化が要求されるため、製造過程において、誘電体セラミックのグリーンシートと、内部電極層とを積層した後、同時に焼成する手法がとられる。積層セラミックコンデンサの内部電極には、コスト削減のため、Ni等の卑金属が用いられている。
近年、誘電体セラミック層の薄層化がさらに進むにつれて、内部電極の薄層化も急がれている。しかし、内部電極を薄層化すると、金属粒子の球状化により内部電極の被覆率が低下しやすいという問題があるため、より低温において焼成する必要が生じる。
また、積層セラミック電子部品への種々の特性の要求により、内部電極の金属として、Ag、Cu等、多種多様な金属を用いる必要も生じてきた。このような理由によっても、さらに低温で焼成する必要が生じている。
以上より、低温で焼成可能であり、かつ優れた誘電特性を示すセラミック材料が求められている。
たとえば、特許文献1には、多層基板や積層セラミックコンデンサに適したチタン酸バリウム系誘電体磁器組成物が開示されており、1000℃以下で焼成可能なことが記されている。
また、特許文献2には、積層セラミック基板に適したチタン酸バリウム系誘電体磁器組成物が開示されており、1000℃以下で焼成可能なことが記されている。
しかしながら、特許文献1における誘電体磁器組成物においては、誘電率が1500未満であり、近年の小型大容量化の進んだ積層セラミックコンデンサには対応しにくいという課題があった。
また、同様に特許文献2における誘電体磁器組成物においても、誘電率が高くとも1500未満であり、近年の小型大容量化の進んだ積層セラミックコンデンサには対応しにくいという課題があった。
そこで、本発明の目的は、十分な低温焼成が可能であり、かつ良好な誘電特性を示す誘電体セラミックを提供することにある。
すなわち本発明の誘電体セラミックは、(Ba1-x-yCaxSry)m(Ti1-zZrz)O3(ただし、1.005≦m≦1.2、0≦x+y≦0.2、0≦z≦0.2)を主成分とし、Biを含む誘電体セラミックであって、主成分100モル部に対するBiの含有量が1.0モル部以上40モル部以下であることを特徴とする。
また、本発明の誘電体セラミックは、さらにCuを含むことが好ましい。望ましい含有量は、主成分100モル部に対して0.1モル部以上1モル部以下である。
また、本発明は、積層された複数の誘電体セラミック層と、前記セラミック層間の界面に沿って形成される複数の内部電極とを備える積層体と、前記積層体の外表面上に形成された外部電極と、を含む積層セラミック電子部品にも向けられ、上記誘電体セラミック層が本発明の誘電体セラミックを含むことを特徴とする。
本発明は、本発明の誘電体セラミックの製造方法にも向けられる。すなわち、(Ba1-x-yCaxSry)m(Ti1-zZrz)O3(ただし、1.005≦m≦1.2、0≦x+y≦0.2、0≦z≦0.2)を主成分とし、Bi化合物を含む誘電体セラミックを用いて誘電体セラミックを得る、誘電体セラミックの製造方法であって、前記主成分100モル部に対する前記Bi化合物の含有量が、Biにして1.0モル部以上40モル部以下であることを特徴とする。
また、本発明の誘電体セラミックの製造方法は、さらにCu化合物を含むことが好ましい。望ましい含有量は、主成分100モル部に対して、Cuにして0.1モル部以上1モル部以下である。
また、本発明は、本発明の誘電体セラミックの製造方法を用いた積層セラミック電子部品の製造方法にも向けられる。
本発明によれば、十分な低温焼成が可能であり、かつ良好な誘電特性を示す誘電体セラミックを提供することができ、積層セラミック電子部品の小型化、高性能化に大きく貢献することができる。
本発明の誘電体セラミックは、チタン酸バリウム系化合物(Ba1-x-yCaxSry)m(Ti1-zZrz)O3を主成分とするものであり、かつ、Biを含む。本発明では、Biの存在と、mが1より適度に大きいこと、との相乗効果により低温焼結化、高誘電率、および低誘電損失が達成される。
すなわち、mが1より大きいことで、余ったBaが、液相成分となるBiの作用を促進し、より低温での焼結が達成されるものと考えられる。また、焼結後において上記の液相成分が誘電率への悪影響を最小限に留め、誘電損失をも低下させることができる。
なお、Biの含有量が40モル部を超えるとき、もしくはmの値が1.2を超えるときは、誘電率が低下するため好ましくない。
本発明の誘電体セラミックの主成分はチタン酸バリウムをベースとするものであり、そのBaの一部はCaおよび/またはSr、Tiの一部はZrで置換されてもよい。ただし、Baサイトにおける置換量合計x+yが0.2を超えた場合、またはTiサイトにおけるZr置換量zが0.2を超えた場合、低温焼結に悪影響が出てくる。これは、上記置換元素の含有量が、Biにより形成される液相の安定度に何らかの影響を与えてるためと考えられる。
さらに低温で焼成したい場合は、さらにCuを加えればよい。このとき、上述の液相がより効果的に低温焼結に寄与する。Cuの主成分100モル部に対する含有量が0.1~1モル部である場合、さらなる低温焼成の場合においても、誘電損失が低く抑えられる傾向にある。
また、本発明における副成分としては、本発明の目的を損なわない範囲において、希土類元素、Mg、Mn、V、Al、Ni、Co、Znなどが含まれてもよい。また、Hf等の不可避的不純物が含まれていてもよい。
本発明の誘電体セラミックを用いて積層セラミック電子部品を構成する際、内部電極としては様々な金属種が用いられる。例えば、Ag、Cuのように比較的低融点の金属も使用可能である。また、酸化性雰囲気下でAlの内部電極と共焼成することも可能である。この場合、積層体における構造欠陥を減らせる等のメリットもある。
次に、本発明の誘電体セラミックの製造方法の一例について説明する。
まず、主成分の出発原料として、Ba、Ca、Sr、Ti、Zrの酸化物または炭酸化物の粉末が用意される。これら出発原料の粉末が秤量され、液中にてメディアを用いて混合粉砕される。乾燥後、得られた混合粉末を熱処理することにより、主成分である(Ba1-x-yCaxSry)(Ti1-zZrz)O3粉末が得られる。この方法は一般に固相合成法と呼ばれるものであるが、他の方法として、水熱合成法、加水分解法、シュウ酸法等の湿式合成法を用いても構わない。このとき、mが1.005~1.2を満足するよう秤量する方法がある。
次に、この主成分粉末に対し、所定量のBi化合物、必要に応じてCu化合物を添加する。このBi化合物、Cu化合物としては、本発明の目的を損なわない限り、特に限定されるものではないが、低温焼結の面から、酸化物であることが望ましい。
Bi化合物、Cu化合物の添加量は、前述のとおり、主成分に対するBi、Cuの含有量が適正になるよう添加される。また、1.005≦m≦1.2に調整するために、この時点でBa、Ca、またはSrの化合物粉末を添加してもよい。そして液中にてこれらを混合し、乾燥を行うことによって、最終原料としてのセラミック、たとえばセラミック粉末が得られる。
これより先の工程は、本発明の積層セラミック電子部品の一例である積層セラミックコンデンサを例にとり説明する。
上述のセラミック粉末が用意される。このセラミック粉末は、溶媒中にて必要に応じて有機バインダ成分と混合され、セラミックスラリーとされる。このセラミックスラリーをシート成形することにより、セラミックグリーンシートが得られる。
次に、内部電極となる導体膜がセラミックグリーンシート上に形成される。これにはいくつかの方法があり、金属粒子と有機ビヒクルとを含むペーストを所望のパターンにスクリーン印刷する方法が簡便である。その他にも、金属箔を転写する方法や、真空薄膜形成法によりマスキングしながら導体膜を形成する方法もある。
このようにして、セラミックグリーンシートと内部電極層とが多数層重ねられ、圧着することにより、焼成前の生の積層体が得られる。
この生の積層体は、焼成炉において、所定の雰囲気・温度にて焼成され、セラミック焼結体を含んだセラミック積層体が得られる。
このセラミック積層体の内部電極の引き出された箇所に対し、外部電極が形成されることによって、積層セラミックコンデンサが完成する。外部電極の形成方法には、ガラスフリットとCuやAg等の金属粒子とを含むペーストを塗布し、焼き付ける方法等が挙げられる。さらに、この外部電極の表面には、必要に応じてNi、Snなどのめっき層が形成される。
なお、本発明の積層セラミック電子部品は、積層セラミックコンデンサに限らず、セラミック多層基板など様々な電子部品に適用可能である。
[実験例1] まず、出発原料として、BaCO3、CaCO3、SrCO3、TiO2、ZrO2の粉末を用意した。これらを、表1の試料1~53に示す(Ba1-x-yCaxSry)(Ti1-zZrz)O3のx、y、zを満たすよう秤量し、ボールミルにて水中で24時間混合した。
混合後、乾燥し、この配合粉末を1000℃、2時間の条件にて熱処理合成した。このようにして、(Ba1-x-yCaxSry)(Ti1-zZrz)O3主成分粉末を得た。
次に、Bi2O3粉末を用意し、主成分100モル部に対して表1に示す含有量となるよう秤量し、主成分粉末に添加した。
また、BaCO3粉末を用意し、主成分(Ba1-x-yCaxSry)m(Ti1-zZrz)O3のmが表1に示す値となるよう秤量し、主成分粉末に添加した。これをボールミルにて水中で24時間混合し、乾燥し、これをセラミック粉末とした。
このセラミック粉末を、エタノール、トルエンを含む有機溶媒中にて分散させ、ポリビニルブチラール系の有機バインダーを加えて混合し、これをセラミックスラリーとした。このセラミックスラリーをシート成形し、セラミックグリーンシートを得た。
次に、セラミックグリーンシート上に、スパッタリング法にてAg内部電極層を形成した。このAg内部電極層形成後のセラミックグリーンシートを、Ag内部電極層の引き出されている側が互い違いになるように積層し、圧着し、生の積層体を得た。
この生の積層体を大気中にて270℃にて加熱し、バインダを除去した。この後、20℃/分の速度にて昇温し、大気中にて850℃で120分間焼成した。同様にして、850℃においても焼成した。得られた積層体の両端面にエポキシ樹脂を含有するAgペーストを塗布し、大気中にて180℃で硬化し、これを内部電極と接続する外部電極とした。
以上のようにして得られた積層セラミックコンデンサは、長さ3.2mm、幅1.6mm厚さ1.6mmであり、セラミック層厚みは4.8μm、内部電極厚みは1μm、内部電極の重なり面積は2.9μm2、有効層数は100であった。
得られた試料について静電容量および誘電損失を自動ブリッジ式測定器を用い、1Vrms、1KHzの条件にて測定した。誘電損失の値、および上記静電容量より算出した誘電率の値を、表1に示した。
表1における試料1~29は、BaTiO3を主成分とし、Bi2O3の含有量およびmの値を変化させ、その影響をみたものである。
表1における試料30~53は、さらに主成分のBaサイトおよびTiサイトにおける元素置換の影響をもみたものである。
表1の結果により、(Ba1-x-yCaxSry)m(Ti1-zZrz)O3(ただし、0≦x+y≦0.2、0≦z≦0.2、1.005≦m≦1.2)を主成分とし、主成分100モル部に対するBi2O3の含有量が0.5~20モル部である(Biの含有量としては1.0~40モル部である)試料においては、850℃という低温焼成においても、1500以上の誘電率が得られ、誘電損失も3%以下と小さいものであった。
[実験例2]
まず、実験例1と同様の工程を経て、BaTiO3主成分粉末を得た。

次に、Bi2O3粉末、CuO粉末を用意し、主成分100モル部に対して表2に示す含有量となるよう秤量し、主成分粉末に添加した。
また、BaCO3粉末を用意し、主成分BamTiO3のmが表2に示す値となるよう秤量し、主成分粉末に添加した。これをボールミルにて水中で24時間混合し、乾燥し、これをセラミック粉末とした。
次いで、焼成温度を800℃とした以外は、実験例1と同じ工程を経て、積層セラミックコンデンサの試料を得た。
そして、実験例1と同じ方法において、誘電率および誘電損失を測定し、結果を表2に示した。
表2における試料101~104は、CuO添加、およびその添加量による影響をみたものである。
表2の結果より、Cuをさらに含有させることで、800℃という低温焼成においても、1500以上の誘電率を得ることができた。また、Cuの主成分100モルに対する含有量が0.1~1モル部の範囲内である試料101~103に関しては、誘電損失を3%以下に抑えることができた。
本発明の誘電体セラミックは、積層セラミック電子部品、特に積層セラミックコンデンサやセラミック多層基板などに応用可能であり、これらの薄層化、小型化に貢献するものである。

Claims (9)
- (Ba1-x-yCaxSry)m(Ti1-zZrz)O3(ただし、1.005≦m≦1.2、0≦x+y≦0.2、0≦z≦0.2)を主成分とし、Biを含む誘電体セラミックであって、
前記主成分100モル部に対する前記Biの含有量が1.0モル部以上40モル部以下であることを特徴とする、誘電体セラミック。 - さらにCuを含む、請求項1に記載の誘電体セラミック。
- 前記Cuの含有量が、前記主成分100モル部に対して0.1モル部以上1モル部以下である、請求項2に記載の誘電体セラミック。
- 積層された複数の誘電体セラミック層と、前記セラミック層間の界面に沿って形成される複数の内部電極とを備える積層体と、前記積層体の外表面上に形成された外部電極と、を含む積層セラミック電子部品であって、
前記誘電体セラミック層が請求項1~3の誘電体セラミックを含むことを特徴とする、積層セラミック電子部品。 - 前記内部電極の主成分が、Ag、Cu、Alから選ばれる少なくとも一種、またはその合金であることを特徴とする、請求項4に記載の積層セラミック電子部品。
- (Ba1-x-yCaxSry)m(Ti1-zZrz)O3(ただし、1.005≦m≦1.2、0≦x+y≦0.2、0≦z≦0.2)を主成分とし、Bi化合物を含む誘電体セラミックを用いて誘電体セラミックを得る、誘電体セラミックの製造方法であって、
前記主成分100モル部に対する前記Bi化合物の含有量がBiにして1.0モル部以上40モル部以下であることを特徴とする、誘電体セラミックの製造方法。 - さらにCu化合物を含む、請求項6に記載の誘電体セラミックの製造方法。
- 前記主成分100モル部に対する前記Cu化合物の含有量が、Cuにして0.1モル部以上1モル部以下である、請求項7に記載の誘電体セラミックの製造方法。
- 積層された複数の誘電体セラミック層と、前記セラミック層間の界面に沿って形成される複数の内部電極とを備える積層体と、前記積層体の外表面上に形成された外部電極と、を含む積層セラミック電子部品の製造方法であって、
前記誘電体セラミック層が請求項6~8の誘電体セラミックの製造方法を用いて得られたことを特徴とする、積層セラミック電子部品の製造方法。
