Abstract
Description
近年、半導体デバイスの設計仕様でいうDRAMハーフピッチ(hp)45nm~32nm世代の開発が進められている。これはArFエキシマレーザー露光光(以下、ArF露光光)の波長193nmの1/4~1/6に相当している。特にhp45nm以降の世代では従来の位相シフト法、斜入射照明法や瞳フィルター法などの超解像技術(Resolution Enhancement Technology:RET)と光近接効果補正(Optical Proximity Correction : OPC)技術の適用だけでは不十分となってきており、超高NA技術(液浸リソグラフィ)が必要となってきている。
フォトマスク(レチクル)は、転写パターンを形成した領域と、その外周の領域と、を有する。この外周領域、即ちフォトマスク(レチクル)における四つの辺に沿った周縁の領域は、フォトマスク(レチクル)上の転写パターンをウェハ上の被投影領域を次々とずらしながら順次露光する際に、集積回路チップの形成数を増やす目的で、互いの外周領域が重なるようにして露光、転写される。通常、露光装置のマスクステージには、外周領域への露光光の照射を遮光するための遮蔽板が設けられている。しかし、遮蔽板による露光光の遮蔽では、位置精度の限界や光の回折現象の問題があり、外周領域へ露光光が漏れてしまう(この光を漏れ光という。)ことが避けられない。この外周領域への漏れ光がフォトマスクを透過してしまうと、ウェハ上のレジストを感光させてしまう恐れがある。このような重ね露光によるウェハ上のレジスト感光を防ぐ目的で、フォトマスクの外周領域には遮光帯(遮光体の帯、遮光体リング)をマスク加工にて作製する。また、この外周領域の遮光帯を形成する領域においては、重ね露光によるウェハ上のレジスト感光を抑制するには、通常、OD値(光学濃度)が3以上あると望ましいとされており、少なくとも2.8程度は必要とされている。
遮光膜を薄膜化すると、OD値(光学濃度)が減少してしまう。クロム系の遮光膜では、一般に必要とされているOD=3 を達成するために、60nm程度のトータルの膜厚が最低限必要であり、大幅な薄膜化は困難である(例えば、特許文献1の[0005]欄参照)。
また、例えば、MoSi系材料の積層構造からなる遮光膜、例えば基板側からMoSiN主遮光層/MoSiON反射防止層の積層構造からなる遮光膜等、を備えるいわゆるバイナリ型フォトマスクの場合においても、必要とされているOD=2.8を達成するために、通常60nm程度のトータルの膜厚が最低限必要であり、大幅な薄膜化は困難である(特許文献2)。
まず、EMF効果の影響が小さい遮光膜であれば、TMAのシミュレーションを利用しやすくなり、EMFバイアスの補正計算の負荷を小さくすることができるということに着目した。さらに、EMF効果の影響の小さい遮光膜について研究した結果、バイナリマスクにおける遮光膜の膜厚が40nm以下であると、EMFバイアス低減に顕著な改善効果が認められることがシミュレーションで解った。すなわち、遮光膜の膜厚が40nm以下であると、EMFバイアスの影響を補正するための転写パターンの補正計算負荷が小さくなり、転写マスク作製の負荷も小さくなる。さらに、遮光膜の膜厚が35nm以下であると、EMFバイアスが大幅に低減できることもシミュレーションによって判明した。しかしながら、同じ膜厚で比較して光学濃度が高い材料と考えられる金属シリサイド系(MoSi系、WSi等)材料を選択しても、光学濃度が2.8で膜厚が40nm以下である条件を満たすことは容易ではないことがわかった。さらに、金属シリサイド系材料を始めとする光学濃度が高い材料は、露光光に対する反射率が高い。遮光膜は、転写用マスク作製後において、転写パターンとして遮光膜が露出する表面の露光光に対する反射率が所定値以下(例えば、40%以下)の低反射となるようにする必要がある。薄膜化を実現するには、遮光膜は遮光層と表面反射防止層の少なくとも2層構造にする必要がある。表面反射防止層は、表面反射を低減させるためにある程度の透過率を確保する必要があるため、光学濃度の面ではあまり寄与することはできない。
本発明者らは、半導体デバイスの設計仕様でいうDRAMハーフピッチ(hp)32nm以降の世代で問題となる電磁界(EMF)効果の課題に対し、
転写パターン領域の転写パターンを形成するための遮光膜と、転写パターン領域の外周領域に遮光帯(遮光リング)を形成する補助のための補助遮光膜(補助遮光膜は転写パターン領域には形成されない)薄膜とを備える構成とし、
転写パターン領域の転写パターンを形成するための遮光膜は、前記課題を十分に改善し要求水準を満たすことのできる膜厚と転写に必要な光学濃度を併せ持つ薄膜で形成することによって、前記課題を十分に改善し要求水準を達成(実現)できることを見い出した。

本発明のマスクブランクは、ArF露光光が適用される転写用マスクを作製するために用いられるマスクブランクであって、透光性基板上に形成される遮光層および表面反射防止層の積層構造からなる遮光膜と、遮光膜の上方に形成される補助遮光膜とを備え、遮光膜は、膜厚が40nm以下であり、かつ露光光に対する光学濃度が2.0以上、2.7以下であり、遮光層は、膜厚が15nm以上、35nm以下であり、遮光膜と補助遮光膜の積層構造における露光光に対する光学濃度が2.8以上であることを特徴としている。
また、本発明のマスクブランクにおいては、表面反射防止層は、膜厚が5nm以上、20nm以下、かつ露光光に対する表面反射率が30%以下であることが好ましい。
このような構成にすることで、半導体デバイスの設計仕様でいうDRAMハーフピッチ(hp)32nm以降の世代で問題となる電磁界効果(EMF)の課題に対し、十分な改善効果を有し、しかも重ね露光における漏れ光の課題に対しても十分な効果を有するマスクブランク及び転写用マスクを提供することができる。
膜厚を薄くすることによる電磁界(EMF)効果の課題改善への寄与と転写パターン領域に必要な光学濃度を付与することを勘案すると、遮光膜10の膜厚の上限は40nm以下であることが望ましい。
膜厚を薄くすることによる電磁界(EMF)効果の課題改善への寄与を勘案すると、遮光膜10の膜厚は、35nm以下が好ましく、30nm以下が更に好ましい。
光学濃度を低くすることにより転写に与える影響を勘案すると、遮光膜10の光学濃度の下限は2.0以上が好ましく、2.3(透過率0.05%)以上が好ましい。
なお、遮光膜10の光学濃度は、膜厚が増加すると増加する関係にある(光学濃度は膜厚とほぼ比例関係にある)ので、遮光膜10の光学濃度はその膜厚と無関係に独立して設定することができない。つまり、膜厚を薄くする要求と光学濃度を高くする要求は相反する。遮光膜10の光学濃度は、膜厚が同じであれば高い方が好ましいのであるが、膜厚を薄くすることによる電磁界(EMF)効果の課題改善への寄与を優先し、光学濃度はぎりぎりに抑える観点からは、遮光膜10の光学濃度は、2.7以下が好ましく、2.5以下が更に好ましく、2.3以下が更に好ましい。
遮光膜10のArF露光光に対する表面反射率としては、40%以下を確保する必要性が高く、30%以下であると好ましく、さらに25%以下であると好ましく、遮光膜1全体の膜厚が許容範囲内であれば20%以下が確保できると最も好ましい。
また、表面反射率を所定値(30%)以下に抑制するためには、表面反射防止層12の膜厚は5nm以上とする必要性が高く、表面反射率を25%以下に抑制するには5nmよりも大きいことが望ましい。また、より低反射率(20%以下)とするには、膜厚を7nm以上とすることが望ましい。さらに、生産安定性の観点や、転写用マスクを作製した後のマスク洗浄の繰り返しによる表面反射防止層12の膜減りを考慮すると、表面反射防止層12の膜厚は10nm以上あると好ましい。また、表面反射防止層12は、層の厚さが20nm以下であることが望ましく、17nm以下であるとより望ましい。遮光膜10全体の薄膜化を考慮すると15nm以下が最も望ましい。
第1の実施形態は、図1に示すように、透光性基板1上に、遮光層11と表面反射防止層12の積層構造からなる遮光膜10と、遮光膜10上に形成された補助遮光膜20と、レジスト膜100を有する。
第2の実施形態は、図2に示すように、透光性基板1上に、遮光層11と表面反射防止層12の積層構造からなる遮光膜10と、遮光膜10上に形成された補助遮光膜20と、補助遮光膜20上に形成されたエッチングマスク膜(ハードマスクとも称される、以下同様)30と、エッチングマスク膜30上に形成された密着性向上層60と、レジスト膜100を有する。
第3の実施形態は、図3に示すように、透光性基板1上に、遮光層11と表面反射防止層12の積層構造からなる遮光膜10と、遮光膜10上に形成された補助遮光膜20と、補助遮光膜20上に形成されたエッチングマスク膜30と、その上に形成された第2エッチングマスク膜40と、レジスト膜100を有する。
第4の実施形態は、図4に示すように、透光性基板1上に、遮光層11と表面反射防止層12の積層構造からなる遮光膜10と、遮光膜10上に形成されたエッチングストッパ兼マスク層21と、その上に形成された補助遮光層22の積層構造からなる補助遮光膜20と、補助遮光膜20上に形成された密着性向上層60と、レジスト膜100を有する。
第5の実施形態は、図5に示すように、透光性基板1上に、遮光層11と表面反射防止層12の積層構造からなる遮光膜10と、遮光膜10上に形成されたエッチングストッパ兼マスク層21と、その上に形成された補助遮光層22の積層構造からなる補助遮光膜20と、補助遮光膜20上に形成されたエッチングマスク膜70と、レジスト膜100を有する。
上記第1~第5の実施形態は、シングル露光、ダブルパターニング、ダブル露光に用いられるバイナリマスクブランク及び転写マスクに適用できる。
これに対し、ダブル露光(Double Exposure)に用いられる転写マスクの場合、遮光帯における光学濃度は3.1以上(透過率で0.08%以下)であることが好ましい。例えば、遮光膜10の光学濃度が2.0である場合、補助遮光膜20の光学濃度は1.1以上であることが好ましい。また、遮光帯に求められる光学濃度をより確実な3.3以上(透過率で0.05%以下)とする場合においては、補助遮光膜20の光学濃度を1.3以上とするとよい。さらに、遮光帯に求められる光学濃度を3.5以上(透過率で0.03%以下)とする場合においては、補助遮光膜20の光学濃度を1.5以上とするとよい。
なお、ダブルパターニングとは、ウェハに対するレジスト塗布、露光、現像、レジスト剥離の一連の工程を2回行い、パターニングを行う方法をいう。つまり、ウェハ上のレジストに対しては、従来のシングル露光と同じく、1回の転写パターンの露光が行われるものであり、漏れ光による重なり露光部分では最大4回分の露光となる。
遮光層11は、クロム系に比べ、光学濃度の高い、遷移金属シリサイド系、Ta系材料を用いることが好ましい。また、これらの材料について光学濃度を更に高めるべく開発された材料を用いることが好ましい。
本発明において、遷移金属は、モリブデン(Mo)、タンタル(Ta)、クロム(Cr)、タングステン(W)、チタン(Ti)、ジルコニウム(Zr)、バナジウム(V)、ニオブ(Nb)、ニッケル(Ni)、パラジウム(Pb)、ハフニウム(Hf)、ルテニウム(Ru)、ロジウム(Rh)、プラチナ(Pt)の何れか一つ又は合金からなる。
遮光層11は、遮光性を極限まで高めた材料(高MoSi系)が好ましい。遮光層11は、Ta系材料(TaN,TaB,TaBN等)を用いることもできる。
本発明において、遮光層11としては、遷移金属や、遷移金属のシリサイド、これらに窒素、酸素、炭素、水素、不活性ガス(ヘリウム,アルゴン,キセノン等)等を含む化合物、などで構成できるが、この場合、膜厚が40nm以下であり、かつ表面反射防止層12との組み合わせで光学濃度が2.0以上の条件を満たす膜であることが必要である。
表面反射防止層12を含む遮光膜10全体での膜厚が40nm以下であっても光学濃度2.0以上という高い遮光性を得るためである。また、この遮光性を確保するため、遮光層11中には、遷移金属シリサイド以外の物質(炭素、水素、酸素、窒素、不活性ガス(ヘリウム,アルゴン,キセノン等)等)の合計量は10%未満とする必要がある。10%未満であれば、遮光性能の低下にはほとんど影響を与えずに済むためである。
現在のところ(現在開発されている最も遮光性の高い材料を用いた場合)、例えば、光学濃度を低くすることにより転写に与える影響に関し許容できる光学濃度を2.0とすると、膜厚を薄くすることによる電磁界(EMF)効果の課題改善への寄与を最大とし得る遮光膜10の膜厚は30nmである。
表面反射防止層12は、遮光層11との積層構造で所定値以上の表面反射率が得られるのであれば、基本的にいずれの材料でも適用可能ではあるが、遮光層11と同じターゲットで成膜できる材料を用いることが好ましい。遮光層11に遷移金属シリサイド系材料を適用した場合には、表面反射防止層12には、遷移金属シリサイド(MSi)を主成分とする材料(MSiO,MSiN,MSiON,MSiOC,MSiCN,MSiOCN等)が好ましい。また、遮光層11にTa系材料を適用した場合には、表面反射防止層12には、Taを主成分とする材料(TaO,TaON,TaBO,TaBON等)が好ましい。
遷移金属(M)、ケイ素(Si)に加え、炭素(C)、水素(H)の少なくとも一方を含む遮光膜10は、スパッタ成膜時に膜中に、酸化しづらい状態になっている、ケイ素炭化物(Si-C結合)、遷移金属炭化物(M-C結合、例えばMo-C結合)、水素化ケイ素(Si-H結合)、が形成されることにより、耐光性等に優れる。また、化学結合状態として、M(遷移金属)-Si結合、Si-Si結合、M-M結合、M-C結合、Si-C結合、Si-H結合を含んでいる。
(1)ArFエキシマレーザーを総照射量30kJ/cm2となるように連続照射した場合(即ち従前のマスクの繰り返し使用期間を超えて累積的に照射された場合)であっても、これに起因して生じる、遮光膜パターンの線幅の太り(CD変化量)は、10nm以下、好ましくは5nm以下に抑えることが可能となる。これにより、耐光性を向上させ、転写用マスク寿命を著しく改善できる。
(2)C及び/又はH(ケイ素炭化物、遷移金属炭化物、水素化ケイ素)の存在によりエッチングレートは速くなるため、レジスト膜を厚膜化することはなく、解像性や、パターン精度が悪化することはない。また、エッチング時間を短縮することができるので、遮光膜上にエッチングマスク膜を有する構成の場合、エッチングマスク膜のダメージを少なくすることができ、高精細のパターニングが可能となる。
(3)ArFエキシマレーザー光の累積的な照射によって生じる、遷移金属(例えばMo)の析出を低減できるので、遷移金属(例えばMo)の析出によるガラス基板や膜上への堆積物を少なくすることができる。このため、前記堆積物による欠陥を抑制できる。
ここで、炭化水素ガスは、例えば、メタン(CH4)、エタン(C2H6)、プロパン(C3H8)、ブタン(C4H10)等である。
炭化水素ガスを用いることにより、膜中に炭素と水素(ケイ素炭化物、遷移金属炭化物、水素化ケイ素)を導入できる。
炭素を含むターゲットを用いることにより、膜中に炭素(ケイ素炭化物、遷移金属炭化物)のみ導入できる。この場合、MoSiCターゲットを用いる態様の他、Moターゲット及びSiターゲットのいずれか一方又は双方にCを含むターゲットを用いる態様や、MoSiターゲット及びCターゲットを用いる態様、が含まれる。
この方法では、膜中に水素(水素化ケイ素)のみ導入できる。
この方法では、MoSiターゲットを用いる態様の他、Moターゲット及びSiターゲットを用いる態様、が含まれる。また、この方法においてさらに膜中に炭素(ケイ素炭化物、遷移金属炭化物)を含ませる場合には、MoSiCターゲットを用いる態様の他、Moターゲット及びSiターゲットのいずれか一方又は双方にCを含むターゲットを用いる態様や、MoSiターゲット及びCターゲットを用いる態様、が含まれる。
雰囲気ガスの圧力が低い(この場合成膜速度が遅い)と炭化物等(ケイ素炭化物や遷移金属炭化物)が形成されやすいと考えられる。また、電力(パワー)を低くすると炭化物等(ケイ素炭化物や遷移金属炭化物)が形成されやすいと考えられる。
本発明は、このように炭化物等(ケイ素炭化物や遷移金属炭化物)が形成され、上述した本発明の作用効果が得られるように、前記スパッタリング成膜時の前記雰囲気ガスの圧力及び/又は電力を調整する。
また、本発明は、スパッタ成膜時に膜中に安定的なSi-C結合及び/又は安定的な遷移金属M-C結合が形成され、上述した本発明の作用効果が得られるように、前記スパッタリング成膜時の前記雰囲気ガスの圧力及び/又は電力を調整する。
これに対し、雰囲気ガスの圧力が高い(この場合成膜速度が速い)と炭化物等(ケイ素炭化物や遷移金属炭化物)が形成されづらいと考えられる。また、電力(パワー)を低くすると炭化物等(ケイ素炭化物や遷移金属炭化物)が形成されづらいと考えられる。
水素の含有量は、1原子%より多く、10原子未満%が好ましい。遮光層の水素の含有量が1原子%以下の場合には、水素化ケイ素が形成されにくく、水素の含有量が10原子%以上の場合には成膜が困難になる。
クロム系に比べ、光学濃度の高い、MoSi系材料を用いることが好ましいからである。
モリブデンシリサイドを含む遮光層11中のモリブデンの含有量が9原子%以上であると、ΔOD=0.075nm-1@193.4nm以上にできる。モリブデンの含有量が15原子%以上であると、ΔOD=0.08nm-1@193.4nm以上にできるのでより好ましい。モリブデンの含有量が20原子%以上であると、ΔOD=0.082nm-1@193.4nm以上にできるのでさらに好ましい。
モリブデンシリサイドを含む遮光層11中のモリブデンの含有量は、15原子%以上40原子%以下が好ましく、19原子%以上40原子%以下がさらに好ましい。
モリブデンシリサイドは、モリブデンの含有量が高いと、耐薬性や耐洗浄性(特に、アルカリ洗浄や温水洗浄)が低下するという問題がある。転写用マスクとして使用する際の必要最低限の耐薬性、耐洗浄性を確保できるモリブデンの含有量である40原子%以下とすることが好ましい。また、図6でも明らかなようにモリブデンシリサイドの遮光性能は、モリブデン含有量を増やしていくと所定値で頭打ちとなる。モリブデンの含有量は、モリブデンシリサイドの化学量論的に安定な比率にある程度の幅を持たせた程度である40原子%までが上限として好ましく、それ以上の比率でモリブデンを含有させると耐薬性や耐洗浄性が低下する。
また、遮光層11のMo含有量が9原子%以上、40原子%以下の範囲であると、この範囲外の組成に対して、相対的に、フッ素系ガスによるドライエッチングにおけるエッチング速度が大きいので好ましい。
本発明において、モリブデンシリサイドからなる遮光層11は、層の厚さの下限側が24nm以上であることが望ましく、27nm以上であるとより望ましく、層の厚さの上限側が、40nm未満であることが望ましく、35nm未満であるとより望ましい。なお、モリブデンシリサイドからなる遮光層11と表面反射防止層12との積層構造で光学濃度2.0以上を確保する構成の場合においては、遮光層11の層の厚さの下限は15nmとすることが可能である。
遮光膜10の全体膜厚が電磁界(EMF)効果の影響が小さくなる膜厚である40nm以下であり、かつ光学濃度2.0以上を確保するには、クロム系に比べ、光学濃度の高い、Ta系材料を用いることが好ましいからである。
Ta系の遮光膜10は、遮光層11と表面反射防止層12をタンタル又はその化合物の積層構造とすることができる。タンタル化合物としては、タンタルの窒化物、酸化物、ホウ化物、炭化物等が挙げられる。
からなるからなる態様が含まれる。
遮光層11のタンタルを窒化させることによって、転写マスク作製後の遮光膜10の転写パターン側壁の酸化防止が図れる。反面、高い遮光性能を確保するためには、できる限り窒素の含有量を低くすることが望まれる。これらの点を考慮すると、遮光層中の窒素含有量は、1原子%以上20原子%以下が好ましく、5原子%以上10原子%以下であるとより好ましい。
酸素を50原子%以上含有するタンタルの酸化物からなる表面反射防止層12は、反射防止効果に優れるので好ましい。
上記のような構成によって、遮光膜10の表面側の反射防止が図られる。このように、裏面反射防止層を省略した構造によって、より薄膜化を図ることは、電磁界(EMF)効果の課題改善に有効である。
このような遮光膜10を設計する場合、光学濃度に対する寄与を遮光層11にほとんど頼る膜構成とする場合が多いが、表面反射防止層12にも光学濃度に対して多少寄与させる膜構成も可能である、この場合、従来の光学濃度に対する寄与を遮光層11にほとんど頼る膜構成とは、遮光層11と表面反射防止層12の屈折率n、消衰係数kの適正範囲が変わる。なお、以下の屈折率n、消衰係数kは、ArF露光光(波長193nm)に対する数値であり、以降同様とする。
一方、この場合における遮光層11の屈折率nは低めであることが望ましい。例えば、遮光層11の屈折率nは1.5以上であるとよく、好ましくは1.6以上、より望ましくは1.7以上である。また、遮光層11の消衰係数kは、2.4以下であるとよく、好ましくは2.0以下、より好ましくは1.8以下である。
一方、この場合における表面反射防止層12の屈折率nは、低反射とするには通常よりも若干低めにすることが望ましい。例えば、表面反射防止層12の屈折率nは1.7以上であるとよく、好ましくは1.8以上、より望ましくは1.9以上である。表面反射防止層12の屈折率nは、2.4以下であるとよく、好ましくは2.2以下、より好ましくは2.0以下である。
例えば、上記の図1から図3の第1~3の実施形態のように、遮光膜10と接して補助遮光膜20が形成される態様において、遮光膜10のみで転写パターンを形成され、転写パターン領域の外周に遮光帯を形成された転写用マスクを作製可能とするためである。また、補助遮光膜20をエッチングマスクとして、遮光膜10をエッチング可能とするためでもある。
遮光膜10に適用可能な材料(金属シリサイド系、Ta系)は、フッ素系ガスでドライエッチング可能な材料がほとんどである。このため、補助遮光膜20にはフッ素系ガスに対して耐性を有する材料を用いることが好ましい。クロム系の材料は、フッ素系ガスに対する耐性が高く、基本的に塩素と酸素の混合ガスでドライエッチング可能な材料であるため、補助遮光膜20の上層(例えばレジスト膜100等)に形成された転写パターンを補助遮光膜20に転写するドライエッチングを行う際、下層の遮光膜10をエッチングストッパとして機能させることができる。これにより、補助遮光膜20をエッチングマスクとして、下層の遮光膜10をドライエッチングして転写パターンを転写することができ、遮光膜10に高い精度で転写パターンを形成することが可能となる。
本発明において、補助遮光膜20としては、例えば、クロム単体や、クロムに酸素、窒素、炭素、水素からなる元素を少なくとも1種を含むもの(Crを含む材料)、などの材料を用いることができる。前記補助遮光膜20の膜構造としては、上記膜材料からなる単層、複数層構造とすることができる。複数層構造では、異なる組成で段階的に形成した複数層構造や、連続的に組成が変化した膜構造とすることができる。
例えば、上記図1から図3の第1~3の実施形態において、例えば、遮光膜がMoSi系材料からなる場合にあっては、クロムに、窒素、酸素のうち少なくともいずれかの成分を含み、膜中のクロムの含有量が50原子%以下、好ましくは45原子%以下とすることにより、補助遮光膜20のエッチングレートを高めてレジスト膜厚の低減を図ることができ、かつ、膜厚を20nm以上とすることで補助遮光膜20として必要とされる光学濃度0.8以上を確保することができる。
本発明において、クロム系材料からなる前記補助遮光膜20の膜厚は、20nmから40nmであることが好ましい。
例えば、上記図2および図3の第2および第3の実施形態で、補助遮光膜20が前記のクロム系材料で形成されている場合においては、エッチングマスク膜30としては、塩素と酸素の混合ガスでのドライエッチングへの耐性を有する材料を選定すると好ましい。例えば、ケイ素の酸化物、窒化物、または酸窒化物、あるいは、これらの材料に遷移金属を低比率(8%以下)で含有させた材料が適用可能である。遷移金属としては、遮光層11で適用されているものが好ましい。
また、本発明の一態様において、前記エッチングストッパ兼マスク層は、クロムに、窒素、酸素のうち少なくともいずれかの成分を含み、膜中のクロムの含有量が50原子%以下であり、かつ、膜厚が5nm以上20nm以下であることが好ましい。
さらに、本発明の一態様において、前記補助遮光層は、遷移金属シリサイドを主成分とする材料からなることが好ましい。
補助遮光層22に、遮光膜10をエッチングするときのエッチングガスでエッチングされる材料を選定することができる。補助遮光層22に遮光膜10で適用したものと同じ材料を適用することができる。
金属を含む金属膜としては、タンタル、モリブデン、チタン、ハフニウム、タングステンや、これらの元素を含む合金、又は上記元素や上記合金を含む材料(例えば、上記元素や上記合金を含む材料に加え、酸素、窒素、珪素、炭素の少なくとも一つを含む膜)からなる膜が挙げられ、異なる組成で段階的に形成した複数層構造や、連続的に組成が変化した複数層構造とすることができる。
本発明において、金属膜としては、アルミニウム、チタン、バナジウム、クロム、ジルコニウム、ニオブ、モリブデン、ランタン、タンタル、タングステン、シリコン、ハフニウムから選ばれる一種又は二種以上の材料からなる膜、あるいはこれらの窒化物、酸化物、酸窒化物、炭化物などが挙げられる。
例えば、遮光膜10をMoSi系材料で構成する場合にあっては、エッチングストッパ兼マスク層21はクロム系材料で構成し、補助遮光層22はMoSi系材料で構成することが好ましいからである。また、MoSi系材料は遮光性が高い膜を選択できるので、補助遮光層22をより薄膜化できる。
本発明において、MoSi系材料からなる前記補助遮光層22の膜厚は、補助遮光層22中のモリブデンの含有量が20原子%の場合、10nmから30nmであることが好ましい。
また、第2の実施形態と同様に、レジスト膜100と補助遮光層22との密着性を向上させる、前記のHMDS層や樹脂層等からなる密着性向上層60を形成する。
これらのようなエッチングマスク膜をクロム系材料で構成することにより薄膜化できる。また、加工精度に優れる。さらに、エッチングマスク膜の上下に接して形成される層に対するエッチング選択性が高く、不要となったエッチングマスク膜を他の層にダメージを与えず除去可能である。
本発明において、前記エッチングマスク膜は、例えば、クロム単体や、クロムに酸素、窒素、炭素、水素からなる元素を少なくとも1種を含むもの(Crを含む材料)、などの材料を用いることができる。エッチングマスク膜の膜構造としては、上記膜材料からなる単層とすることが多いが、複数層構造とすることもできる。また、複数層構造では、異なる組成で段階的に形成した複数層構造や、連続的に組成が変化した膜構造とすることができる。
本発明において、前記エッチングマスク膜は、膜厚が、5nmから20nmであることが好ましい。このような構成によれば、エッチングマスク膜のCD(Critical Dimension)に対する被エッチング膜のCDのシフト量(エッチングマスク層のパターン寸法に対する被エッチング膜のパターン寸法の寸法変化量)が、5nm未満である転写用マスクを得ることが可能となる。
(1)エッチングマスク膜の膜厚を単に薄くする(例えば20nm以下にする)だけではレジスト膜の膜厚を低減できない場合があること、
(2)レジスト膜の膜厚を低減する観点からは、Cr系エッチングマスク膜は、Cr成分がリッチな材料では塩素系(Cl2+O2)ドライエッチングのエッチングレートが遅いので好ましくなく、従ってこの観点からはCr系エッチングマスク膜は、Cr成分が少なく、高窒化、高酸化されたCr系材料が好ましいこと、
(3)遮光膜パターンのLER(Line Edge Roughness)を低減する観点からは、Cr系
エッチングマスク膜は、Cr成分がリッチな材料の方がフッ素系ドライエッチングに対する耐性が高いので好ましく、従ってこの観点からはCr系エッチングマスク膜は、Cr成分が多いCr系材料が好ましいこと、
(4)上記(2)と(3)はトレードオフの関係にあり、それを考慮すると、Cr系エッチングマスク膜は、膜中のクロムの含有量が50原子%以下で、さらには45原子%以下であることが好ましいこと、更にCr系エッチングマスク膜中のクロムの含有量は35原子%以下であることが好ましいこと、また、Cr系エッチングマスク膜中のクロムの含有量の下限は20原子%以上が好ましく、さらに好ましくは30原子%以上が好ましいこと、特に、エッチングマスク膜が酸化クロム膜の場合は33原子%以上が好ましいこと、
(5)上記(2)及び(4)に関連し(即ちCr系エッチングマスク膜のエッチング時間の短縮に関連し)、レジスト膜の膜厚を低減する観点からは、Cr系エッチングマスク膜の膜厚は20nm以下であることが好ましいこと、
(6)上記(3)及び(4)に関連し(即ちCr系エッチングマスク膜のエッチング耐性に関連し)、下層の遮光膜にマスクパターンを転写するエッチングプロセスが完了するまで、エッチングマスクがマスクパターンを維持できなければならないため、Cr系エッチングマスク膜の膜厚は5nm以上であることが好ましいこと、
を見い出した。
Cr系材料は、酸化を進行させるほど塩素系ガスに対するエッチングレートが向上する。また、酸化させたときほどではないが、窒化を進行させても塩素系ガスに対するエッチングレートが向上する。よって、ただ単にエッチングマスク膜のクロム含有量を35原子%以下にするだけでなく、高酸化、高窒化させることが好ましい。
なお、膜の欠陥品質に優れる観点からは、酸化炭化窒化クロム、酸化炭化クロムが好ましい。また、応力の制御性(低応力膜を形成可能)の観点からは、酸化炭化窒化クロム(CrOCN)が好ましい。
エッチングマスク膜の膜構造としては、上記膜材料からなる単層とすることが多いが、複数層構造とすることもできる。また、複数層構造では、異なる組成で段階的に形成した複数層構造や、連続的に組成が変化した膜構造とすることができる。
DCスパッタにおいて安定的にエッチングレートの速い膜を製造可能となるからである。
詳しくは、図7に示すように、DCスパッタにおいて、プラズマが形成された状態において、縦軸の電圧[V](成膜レートに対応する)と、横軸に示す各ガスの流量との関係を調べる。
横軸に示す各ガスの流量を0から50sccmまで増加させた場合(行きの経路)と、50から0sccmまで減少させた場合(帰りの経路)とは、一致せず、いわゆるヒステリシスを示す。
メタルモードは、図7(1)では0~30sccmの領域、図7(2)では0~25sccmの領域、図7(3)では0~32sccmの領域である。
遷移領域は、図7(1)では増加モードで35~50sccmの領域、図7(2)では増加モードで35~50sccmの領域、図7(3)では増加モードで43~50sccmの領域である。
反応領域は、図7(1)では減少モードで50~35sccmの領域、図7(2)では減少モードで50~35sccmの領域、図7(3)では減少モードで48~32sccmの領域である。
クロムを酸化、窒化させるガス系は種々あるが、図7(3)に示すように、ヒステリシスが大きいガス系(NOガス+希ガス)を用いた場合、DCスパッタで酸化、窒化されたクロムを反応モードで安定して低欠陥で成膜するのは難しい。O2ガス+希ガスを用いた場合も同様である。
すなわち、本発明の転写用マスクは、ArF露光光が適用される転写用マスクであって、透光性基板上に形成される遮光層および表面反射防止層の積層構造からなり、転写パターン領域に転写パターンを有する遮光膜パターンと、転写パターン領域の外周領域における遮光膜パターンの上方に形成され、遮光帯のパターンを有する補助遮光膜パターンとを備え、遮光膜パターンは、膜厚が40nm以下、かつ露光光に対する光学濃度が2.0以上、2.7以下であり、前記遮光膜パターンと補助遮光膜パターンの積層構造で露光光に対する光学濃度が2.8以上の遮光帯が形成されている構成であることが好ましい。
さらに、遮光膜パターン中の遮光層は、膜厚が15nm以上、35nm以下であるとなお好ましい。
なお、本発明の転写用マスクは、シングル露光、ダブルパターニング、ダブル露光に用いられる転写マスクに適用できる。
本発明は、レジスト膜厚100nm以下、レジスト膜厚75nm以下、更にはレジスト膜厚50nmをねらった世代のマスクブランクに適用する。
本発明において、レジストは電子線描画用のレジストであること好ましい。高精度の加工に適するためである。
本発明は、電子線描画によりレジストパターンを形成する電子線描画用のマスクブランクに適用する。
本発明において、転写マスクには、位相シフト効果を使用しないバイナリ型マスク、レチクルが含まれる。
実施例(1-1)
(マスクブランクの作製)
図1は、本実施例(1-1)のバイナリマスクブランクの断面図である。
透光性基板1としてサイズ6インチ角、厚さ0.25インチの合成石英ガラス基板を用い、透光性基板1上に、遮光膜10として、MoSiCH膜(遮光層11)、MoSiON膜(表面反射防止層12)、をそれぞれ形成した。
具体的には、DCマグネトロンスパッタ装置を用い、Mo:Si=21原子%:79原子%のターゲットを使用し、ArとCH4とHeとの混合ガス雰囲気(ガス流量比 Ar:CH4:He=10:1:50)、ガス圧:0.3Pa、DC電源の電力:2.0kWの条件で、モリブデン、シリコン、炭素及び水素からなる膜(Mo:19.8原子%、Si:76.7原子%、C:2.0原子%、H:1.5原子%)を15nmの膜厚で形成し、MoSiCH膜(遮光層11)を形成した。
次いで、Mo:Si=4原子%:96原子%のターゲットを用い、ArとO2とN2とHe(ガス流量比 Ar:O2:N2:He=6:5:11:16)、ガス圧:0.1Pa、DC電源の電力:3.0kWの条件で、モリブデン、シリコン、酸素、窒素からなる膜(Mo:2.6原子%、Si:57.1原子%、O:15.9原子%、N:24.4原子%)を15nmの膜厚で形成し、MoSiON膜(表面反射防止層12)を形成した。
遮光膜10の合計膜厚は30nmとした。遮光膜10の光学濃度(OD)はArFエキシマレーザー露光光の波長193nmにおいて2.0であった。
次に、上記基板を450℃で30分間加熱処理(アニール処理)した。
具体的には、DCマグネトロンスパッタ装置を用い、クロムターゲットを使用し、ArとCO2とN2とHeとの混合ガス雰囲気(ガス流量比 Ar:CO2:N2:He=21:37:11:31)、ガス圧:0.2Pa、DC電源の電力:1.8kW、電圧:334Vで、メタルモードから反応モードへの移行が始まる付近(間際)の条件(CO2流量37sccm付近)で成膜を行い(図7(2)参照)、CrOCN膜(膜中のCr含有量:33原子%)を30nmの膜厚で形成した。このときCrOCN膜を前記遮光膜10のアニール処理温度よりも低い温度でアニールすることにより、遮光膜10の膜応力に影響を与えずCrOCN膜の応力を極力低く(好ましくは膜応力が実質ゼロ)なるよう調整した。
上記により、ArFエキシマレーザー露光用かつシングル露光用の補助遮光膜20および遮光膜10を形成したマスクブランクを得た。
なお、薄膜の元素分析は、ラザフォード後方散乱分析法を用いた。以下の実施例、比較例において同様である。
補助遮光膜20は、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚30nmで光学濃度0.8である。
マスクブランクの補助遮光膜20の上に、電子線描画(露光)用化学増幅型ポジレジスト100(PRL009:富士フィルムエレクトロニクスマテリアルズ社製)をスピンコート法により膜厚が100nmとなるように塗布した(図1、図8(1))。
次に、レジスト膜100に対し、電子線描画装置を用いて所望のパターンの描画を行った後、所定の現像液で現像してレジストパターン100aを形成した(図8(2))。
次に、レジストパターン100aをマスクとして、補助遮光膜20のドライエッチングを行い、補助遮光膜パターン20aを形成した(図8(3))。ドライエッチングガスとして、Cl2とO2の混合ガス(Cl2:O2=4:1)を用いた。
次いで、残留したレジストパターン100aを薬液により剥離除去した。
次いで、補助遮光膜パターン20aをマスクにして、遮光膜10を、SF6とHeの混合ガスを用い、ドライエッチングを行い、遮光膜パターン10aを形成した(図8(4))。
次に、レジストパターン100aを剥離し、その基板上に、電子線描画(露光)用ポジレジスト(FEP171:富士フィルムエレクトロニクスマテリアルズ社製)のレジスト膜110をスピンコート法により膜厚が200[nm]となるように塗布した(図8(5))。
次に、レジスト膜110に対し、電子線描画装置を用いて遮光部(遮光帯)のパターンを描画露光し、所定の現像液で現像して、レジストパターン110bを形成し(図8(6))、このレジストパターン110bをマスクとして、補助遮光膜パターン20aをCl2とO2の混合ガス(Cl2:O2=4:1)でドライエッチングによってエッチングし、補助遮光膜パターン20bを形成した(図8(7))。
次に、レジストパターン110bを剥離し、所定の洗浄を施して、補助遮光膜パターン20bとその下部にある遮光膜パターン10aの部分とで構成される遮光部(遮光帯)80を有するバイナリ転写用マスクを得た(図8(8))。
(マスクブランクの作製)
実施例(1-2)は、実施例(1-1)において、遮光層11を以下の条件で作成し、MoSiCH膜中のMo含有量を32.3原子%としたこと、を除き実施例(1-1)と同様である。
実施例(1-2)では、Mo:Si=1:2のターゲットを用い、ArとCH4とHeとの混合ガス雰囲気(ガス流量比 Ar:CH4:He=10:1:50)で、ガス圧0.1Pa、DC電源の電力を2.0kWの条件で、モリブデン、シリコン、炭素及び水素からなる膜(Mo:32.3原子%、Si:64.6原子%、C:1.8原子%、H:1.3原子%)を15nmの膜厚で形成し、MoSiCH膜(遮光層11)を形成した。
補助遮光膜20は、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚30nmで光学濃度0.8である。
本実施例(1-2)のバイナリマスクブランクを用い、上記実施例(1-1)と同様にして、本実施例(1-2)のバイナリ転写用マスクを作製した。
本実施例(1-2)のバイナリ転写用マスクについて、ArF露光光で、半導体デバイスの設計仕様でいうDRAMハーフピッチ(hp)32nm以降の世代で問題となる電磁界(EMF)効果の課題に対し、十分な改善効果を有し、しかも実用性のある転写用マスクを提供できることを確認した。
(マスクブランクの作製)
図1は、本実施例(1-3)のバイナリマスクブランクの断面図である。
透光性基板1としてサイズ6インチ角、厚さ0.25インチの合成石英ガラス基板を用い、透光性基板1上に、遮光膜10として、窒化タンタル(TaN)膜(遮光層11)、酸化タンタル(TaO)膜(表面反射防止層12)、をそれぞれ形成した。
具体的には、DCマグネトロンスパッタ装置を用い、Taターゲットを使用し、導入ガス及びその流量:Ar=39.5sccm、N2=3sccm、DC電源の電力:1.5kWの条件で、膜厚26nmの窒化タンタル(TaN)からなる膜(Ta:93原子%、N:7原子%)を形成した。次に、同じTaターゲットを使用し、導入ガス及びその流量:Ar=58sccm、O2=32.5sccm、DC電源の電力:0.7kWの条件で、膜厚10nmの酸化タンタル(TaO)からなる膜(Ta:42原子%、O:58原子%)を形成した。
遮光膜10の合計膜厚は36nmとした。遮光膜10の光学濃度(OD)はArFエキシマレーザー露光光の波長193nmにおいて2.0であった。
具体的には、DCマグネトロンスパッタ装置を用い、クロムターゲットを使用し、ArとCO2とN2とHeとの混合ガス雰囲気(ガス流量比 Ar:CO2:N2:He=21:37:11:31)、ガス圧:0.2Pa、DC電源の電力:1.8kW、電圧:334Vで、メタルモードから反応モードへの移行が始まる付近(間際)の条件(CO2流量37sccm付近)で成膜を行い(図7(2)参照)、CrOCN膜(膜中のCr含有量:33原子%)を30nmの膜厚で形成し、補助遮光膜20を形成した。
上記により、ArFエキシマレーザー露光用かつシングル露光用の補助遮光膜20および遮光膜10を形成したマスクブランクを得た。
なお、薄膜の元素分析は、ラザフォード後方散乱分析法を用いた。
補助遮光膜20は、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚30nmで光学濃度0.8である。
マスクブランクの補助遮光膜20の上に、電子線描画(露光)用化学増幅型ポジレジスト100(PRL009:富士フィルムエレクトロニクスマテリアルズ社製)をスピンコート法により膜厚が100nmとなるように塗布した(図1、図8(1))。
次に、レジスト膜100に対し、電子線描画装置を用いて所望のパターンの描画を行った後、所定の現像液で現像してレジストパターン100aを形成した(図8(2))。
次に、レジストパターン100aをマスクとして、補助遮光膜20のドライエッチングを行い、補助遮光膜パターン20aを形成し(図8(3))。ドライエッチングガスとして、Cl2とO2の混合ガス(Cl2:O2=4:1)を用いた。
次いで、残留したレジストパターン100aを薬液により剥離除去した。
次いで、補助遮光膜パターン20aをマスクにして、遮光膜10のドライエッチングを行い、遮光膜パターン10aを形成した(図8(4))。このとき、酸化タンタル(TaO)層12のドライエッチングガスとして、CHF3とHeの混合ガスを用いた。窒化タンタル(TaN)層11のドライエッチングガスとして、Cl2ガスを用いた。
次に、レジストパターン100aを剥離し、その基板上に、電子線描画(露光)用ポジレジスト(FEP171:富士フィルムエレクトロニクスマテリアルズ社製)のレジスト膜110をスピンコート法により膜厚が200[nm]となるように塗布した(図8(5))。
次に、レジスト膜110に対し、電子線描画装置を用いて遮光部(遮光帯)のパターンを描画露光し、所定の現像液で現像して、レジストパターン110bを形成し(図8(6))、このレジストパターン110bをマスクとして、補助遮光膜パターン20aをCl2とO2の混合ガス(Cl2:O2=4:1)でドライエッチングによってエッチングし、補助遮光膜パターン20bを形成した(図8(7))。
次に、レジストパターン110bを剥離し、所定の洗浄を施して、補助遮光膜パターン20bとその下部にある遮光膜パターン10aの部分とで構成される遮光部(遮光帯)80を有するバイナリ転写用マスクを得た(図8(8))。
実施例(1-4)~(1-6)は、実施例(1-1)~(1-3)において、補助遮光膜20上に、エッチングマスク(ハードマスク)膜30を形成したこと、を除き実施例(1-1)~(1-3)と同様である。
実施例(1-4)~(1-6)では、図2に示すように、実施例(1-1)~(1-3)における各補助遮光膜20上に、エッチングマスク膜30としてMoSiON膜をそれぞれ形成した。
具体的には、表面反射防止層12に用いているものと同じMoSiON膜を10nmの膜厚で形成し、エッチングマスク膜30を形成した。
次に、エッチングマスク膜30の表面に、窒素ガスを用いて蒸散させたHMDS(ヘキサメチルジシラザン)を接触させ、HMDS層からなるごく薄い層の密着性向上層60を形成した。HMDS層は疎水性表面層であり、レジストの密着性が向上する。
補助遮光膜20は、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚30nmで光学濃度0.8である。
その上に、膜中のMo含有量が2.6原子%であるMoSiONからなり、膜厚10nmのエッチングマスク膜30と、HMDS層からなるごく薄い層の密着性向上層60を有する。
補助遮光膜20は、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚30nmで光学濃度0.8である。
その上に、膜中のMo含有量が2.6原子%であるMoSiONからなり、膜厚10nmのエッチングマスク膜30と、HMDS層からなるごく薄い層の密着性向上層60を有する。
補助遮光膜20は、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚30nmで光学濃度0.8である。
その上に、膜中のMo含有量が2.6原子%であるMoSiONからなり、膜厚10nmのエッチングマスク膜30と、HMDS層からなるごく薄い層の密着性向上層60を有する。
上記実施例(1-4)~(1-6)の態様では、上記実施例(1-1)~(1-3)のCr系補助遮光膜20(エッチングマスクを兼ねる)に比べ、補助遮光膜とエッチングマスク膜をそれぞれ専用の膜として分けているので、エッチングマスク膜30を薄膜化でき、これにより、レジストの薄膜化が可能となる。
本実施例(1-4)~(1-6)のバイナリマスクブランクを用い、本実施例(1-4)~(1-6)のバイナリ転写用マスクを作製した。
具体的には、マスクブランクの密着性向上層60の上に、電子線描画(露光)用化学増幅型ポジレジスト100(PRL009:富士フィルムエレクトロニクスマテリアルズ社製)をスピンコート法により膜厚が75nmとなるように塗布した(図2、図9(1))。
次に、レジスト膜100に対し、電子線描画装置を用いて所望のパターンの描画を行った後、所定の現像液で現像してレジストパターン100aを形成した(図9(2))。
次に、レジストパターン100aをマスクとして、密着性向上層60およびエッチングマスク膜30のドライエッチングを行い、エッチングマスク膜パターン30aを形成した(図9(3))。ドライエッチングガスとして、SF6とHeの混合ガスを用いた。
次いで、残留したレジストパターン100aおよび密着性向上層60のパターンを薬液により剥離除去した。
次に、エッチングマスク膜パターン30aをマスクとして、補助遮光膜20のドライエッチングを行い、補助遮光膜パターン20aを形成した(図9(4))。ドライエッチングガスとして、Cl2とO2の混合ガス(Cl2:O2=4:1)を用いた。
次いで、エッチングマスク膜パターン30a及び補助遮光膜パターン20aをマスクにして、遮光膜10を、SF6とHeの混合ガスを用い、ドライエッチングを行い、遮光膜パターン10aを形成した(図9(5))。このとき、エッチングマスク膜パターン30aも同時にエッチングされて除去された。
以降の工程は、上記実施例(1-1)~(1-3)における図8(5)~(8)の工程と同様であるので、説明を省略する。
本実施例(1-4)~(1-6)のバイナリ転写用マスクについて、ArF露光光で、半導体デバイスの設計仕様でいうDRAMハーフピッチ(hp)32nm以降の世代で問題となる電磁界(EMF)効果の課題に対し、十分な改善効果を有し、しかも実用性のある転写用マスクを提供できることを確認した。
実施例(1-7)~(1-9)は、図3に示すように、上記実施例(1-1)~(1-3)において、補助遮光膜20上に、エッチングマスク(ハードマスク)膜30を形成し、エッチングマスク膜30上に、第2エッチングマスク(ハードマスク)膜40を形成したこと、を除き実施例(1-4)~(1-6)と同様である。
実施例(1-7)~(1-9)では、実施例(1-1)~(1-3)における各補助遮光膜20上に、エッチングマスク膜30としてMoSiON膜をそれぞれ形成し、その上に第2エッチングマスク膜40としてCrOCN膜をそれぞれ形成した。
具体的には、表面反射防止層12に用いているものと同じMoSiON膜を10nmの膜厚で形成し、エッチングマスク膜30を形成した。
次に、補助遮光膜20に用いているものと同じCrOCN膜を10nmの膜厚で形成し、第2エッチングマスク膜40を形成した。
補助遮光膜20は、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚30nmで光学濃度0.8である。
その上に、膜中のMo含有量が2.6原子%であるMoSiONからなり、膜厚10nmのエッチングマスク膜30を有する。
その上に、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚10nmの第2エッチングマスク膜40を有する。
補助遮光膜20は、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚30nmで光学濃度0.8である。
その上に、膜中のMo含有量が2.6原子%であるMoSiONからなり、膜厚10nmのエッチングマスク膜30を有する。
その上に、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚10nmの第2エッチングマスク膜40を有する。
補助遮光膜20は、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚30nmで光学濃度0.8である。
その上に、膜中のMo含有量が2.6原子%であるMoSiONからなり、膜厚10nmのエッチングマスク膜30を有する。
その上に、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚10nmの第2エッチングマスク膜40を有する。
上記実施例(1-7)~(1-9)の態様では、上記実施例(1-1)~(1-3)のCr系補助遮光膜20(エッチングマスクを兼ねる)に比べ、補助遮光膜とエッチングマスク膜をそれぞれ専用の膜として分けているので、エッチングマスク膜30の薄膜化が可能となり、これによりレジストの薄膜化が可能となる。
また、上記実施例(1-7)~(1-9)の態様では、クロム系の第2エッチングマスク膜40の採用により、上記実施例(1-4)~(1-6)の態様に比べ、レジストの薄膜化が可能となると共にレジストの密着性も向上する。
本実施例(1-7)~(1-9)のバイナリマスクブランクを用い、本実施例(1-7)~(1-9)のバイナリ転写用マスクを作製した。
具体的には、マスクブランクの第2エッチングマスク膜40の上に、電子線描画(露光)用化学増幅型ポジレジスト100(PRL009:富士フィルムエレクトロニクスマテリアルズ社製)をスピンコート法により膜厚が50nmとなるように塗布した(図3、図10(1))。
次に、レジスト膜100に対し、電子線描画装置を用いて所望のパターンの描画を行った後、所定の現像液で現像してレジストパターン100aを形成した(図10(2))。
次に、レジストパターン100aをマスクとして、第2エッチングマスク膜40のドライエッチングを行い、第2エッチングマスク膜パターン40aを形成した(図10(3))。ドライエッチングガスとして、Cl2とO2の混合ガス(Cl2:O2=4:1)を用いた。
次いで、残留したレジストパターン100aを薬液により剥離除去した。
次に、第2エッチングマスク膜パターン40aをマスクとして、エッチングマスク膜30のドライエッチングを行い、エッチングマスク膜パターン30aを形成した(図10(4))。ドライエッチングガスとして、SF6とHeの混合ガスを用いた。
次に、第2エッチングマスク膜パターン40a及びエッチングマスク膜パターン30aをマスクとして、補助遮光膜20のドライエッチングを行い、補助遮光膜パターン20aを形成した(図10(5))。ドライエッチングガスとして、Cl2とO2の混合ガス(Cl2:O2=4:1)を用いた。このとき、第2エッチングマスク膜パターン40aも同時にエッチングされ、除去された。
次いで、エッチングマスク膜パターン30a及び補助遮光膜パターン20aをマスクにして、遮光膜10を、SF6とHeの混合ガスを用い、ドライエッチングを行い、遮光膜パターン10aを形成した(図10(6))。このとき、エッチングマスク膜パターン30aも同時にエッチングされ、除去された。
以降の工程は、上記実施例(1-1)~(1-3)における図8(5)~(8)の工程と同様であるので、説明を省略する。
本実施例(1-7)~(1-9)のバイナリ転写用マスクについて、ArF露光光で、半導体デバイスの設計仕様でいうDRAMハーフピッチ(hp)32nm以降の世代で問題となる電磁界(EMF)効果の課題に対し、十分な改善効果を有し、しかも実用性のある転写用マスクを提供できることを確認した。
実施例(1-10)~(1-12)は、図4に示すように、実施例(1-1)~(1-3)において、遮光膜10上に、エッチングストッパ兼マスク層21と補助遮光層22の積層構造の補助遮光膜20を形成し(補助遮光膜20の構造、各層の形成位置、材料、膜厚を変更し)、その上に密着性向上層60を形成したこと、を除き実施例(1-1)~(1-3)と同様である。
実施例(1-10)~(1-12)では、実施例(1-1)~(1-3)における各遮光膜10上に、エッチングストッパ兼マスク層21としてCrOCN膜をそれぞれ形成し、その上に補助遮光層22としてMoSiCH膜をそれぞれ形成し、その上に密着性向上層60としてHMDS層をそれぞれ形成した。
具体的には、実施例1-1の補助遮光膜20に用いているものと同じCrOCN膜を10nmの膜厚で形成し、エッチングストッパ兼マスク層21を形成した。
次に、実施例1-1の遮光層11に用いているものと同じMoSiCH膜を15nmの膜厚で形成し、補助遮光層22を形成した。
次に、補助遮光層22の表面に、窒素ガスを用いて蒸散させたHMDS(ヘキサメチルジシラザン)を接触させ、HMDS層からなるごく薄い層の密着性向上層60を形成した。HMDS層は疎水性表面層であり、レジストの密着性が向上する。
その上に、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚10nmのエッチングストッパ兼マスク層21を有する。その上に、膜中のMo含有量が19.8原子%であるMoSiCHからなり、膜厚15nmの補助遮光層22を有する。エッチングストッパ兼マスク層21と補助遮光層22の積層構造で膜厚25nmの補助遮光膜20を形成し、積層構造での光学濃度は0.8である。
その上に、密着性向上層60としてごく薄い厚さのHMDS層を有する。
その上に、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚10nmのエッチングストッパ兼マスク層21を有する。その上に、膜中のMo含有量が19.8原子%であるMoSiCHからなり、膜厚15nmの補助遮光層22を有する。エッチングストッパ兼マスク層21と補助遮光層22の積層構造で膜厚25nmの補助遮光膜20を形成し、積層構造での光学濃度は0.8である。
その上に、密着性向上層60としてごく薄い厚さのHMDS層を有する。
その上に、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚10nmのエッチングストッパ兼マスク層21を有する。その上に、膜中のMo含有量が19.8原子%であるMoSiCHからなり、膜厚15nmの補助遮光層22を有する。エッチングストッパ兼マスク層21と補助遮光層22の積層構造で膜厚25nmの補助遮光膜20を形成し、積層構造での光学濃度は0.8である。
その上に、密着性向上層60としてごく薄い厚さのHMDS層を有する。
上記実施例(1-10)~(1-12)の態様では、上記実施例(1-1)~(1-3)のCr系補助遮光膜20(エッチングマスクを兼ねる)に比べ、遮光膜10に対するエッチングストッパ兼マスク層21の薄膜化が可能となる。これにより、遮光膜10のより高いエッチング精度を得る。
上記実施例(1-10)~(1-12)の態様では、上記実施例(1-1)~(1-3)のCr系補助遮光膜20に比べ、同じ光学濃度で比較して、補助遮光膜20の薄膜化が可能となる。この膜厚の薄い補助遮光膜20により、上記実施例(1-1)~(1-3)の態様に比べ、レジストの薄膜化が可能となる。
本実施例(1-10)~(1-12)のバイナリマスクブランクを用い、本実施例(1-10)~(1-12)のバイナリ転写用マスクを作製した。
具体的には、マスクブランクの密着性向上層60の上に、電子線描画(露光)用化学増幅型ポジレジスト100(PRL009:富士フィルムエレクトロニクスマテリアルズ社製)をスピンコート法により膜厚が75nmとなるように塗布した(図4、図11(1))。
次に、レジスト膜100に対し、電子線描画装置を用いて所望のパターンの描画を行った後、所定の現像液で現像してレジストパターン100aを形成した(図11(2))。
次に、レジストパターン100aをマスクとして、補助遮光層22のドライエッチングを行い、補助遮光層パターン22aを形成した(図11(3))。ドライエッチングガスとして、SF6とHeの混合ガスを用いた。なお、密着性向上層60も同時にドライエッチングにてパターニングされる。
次いで、残留したレジストパターン100aを薬液により剥離除去した。このとき、密着性向上層60も同時に剥離除去される。
次に、補助遮光層パターン22aをマスクとして、エッチングストッパ兼マスク層21のドライエッチングを行い、エッチングストッパ兼マスク層のパターン21aを形成した(図11(4))。ドライエッチングガスとして、Cl2とO2の混合ガス(Cl2:O2=4:1)を用いた。
次に、上記基板上に、電子線描画(露光)用ポジレジスト(FEP171:富士フィルムエレクトロニクスマテリアルズ社製)のレジスト膜110をスピンコート法により膜厚が200[nm]となるように塗布した(図11(5))。
次に、レジスト膜110に対し、電子線描画装置を用いて遮光部(遮光帯)のパターンを描画露光し、所定の現像液で現像して、レジストパターン110bを形成した(図11(6))。
次に、エッチングストッパ兼マスク層のパターン21aをマスクにして、遮光膜10を、SF6とHeの混合ガスを用い、ドライエッチングを行い、遮光膜パターン10aを形成した(図11(7))。これと同時に、レジストパターン110bをマスクとして、補助遮光層パターン22aをドライエッチングによってエッチングし、補助遮光層パターン22bを形成した(図11(7))。
次に、レジストパターン110b及び補助遮光層パターン22bをマスクとして、エッチングストッパ兼マスク層のパターン21aをCl2とO2の混合ガス(Cl2:O2=4:1)でドライエッチングによってエッチングし、エッチングストッパ兼マスク層のパターン21bを形成した(図11(8))。
次に、レジストパターン110bを剥離し、所定の洗浄を施して、補助遮光膜パターン20bとその下部にある遮光膜パターン10aの部分とで構成される遮光部(遮光帯)80を有する転写用マスクを得た(図11(9))。
以上のようにして、本実施例(1-10)、(1-11)のバイナリ転写用マスクを作製した。
上記工程以外は、上記実施例(1-10)と同様にして、本実施例(1-12)のバイナリ転写用マスクを作製した。
本実施例(1-10)~(1-12)のバイナリ転写用マスクについて、ArF露光光で、半導体デバイスの設計仕様でいうDRAMハーフピッチ(hp)32nm以降の世代で問題となる電磁界(EMF)効果の課題に対し、十分な改善効果を有し、しかも実用性のある転写用マスクを提供できることを確認した。
実施例(1-13)~(1-15)は、図5に示すように、実施例(1-1)~(1-3)において、遮光膜10上に、エッチングストッパ兼マスク層21を形成し、その上に補助遮光層22を形成し(補助遮光膜20の構造、各層の形成位置、材料、膜厚を変更し)、その上にエッチングマスク膜70を形成したこと、を除き実施例(1-4)~(1-6)と同様である。
実施例(1-13)~(1-15)では、実施例(1-1)~(1-3)における各遮光膜10上に、エッチングストッパ兼マスク層21としてCrOCN膜をそれぞれ形成し、その上に補助遮光層22としてMoSiCH膜をそれぞれ形成し、その上にエッチングマスク膜70としてCrOCN膜をそれぞれ形成した。
具体的には、実施例1-1の補助遮光膜20に用いているものと同じCrOCN膜を10nmの膜厚で形成し、エッチングストッパ兼マスク層21を形成した。
次に、実施例1-1の遮光層11に用いているものと同じMoSiCH膜を15nmの膜厚で形成し、補助遮光層22を形成した。
次に、実施例1-1の補助遮光膜20に用いているものと同じCrOCN膜を10nmの膜厚で形成し、エッチングマスク膜70を形成した。
その上に、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚10nmのエッチングストッパ兼マスク層21を有する。その上に、膜中のMo含有量が19.8原子%であるMoSiCHからなり、膜厚15nmの補助遮光層22を有する。エッチングストッパ兼マスク層21と補助遮光層22の積層構造で膜厚25nmの補助遮光膜20を形成し、積層構造での光学濃度は0.8である。
その上に、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚10nmのエッチングマスク膜70を有する。
その上に、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚10nmのエッチングストッパ兼マスク層21を有する。その上に、膜中のMo含有量が19.8原子%であるMoSiCHからなり、膜厚15nmの補助遮光層22を有する。エッチングストッパ兼マスク層21と補助遮光層22の積層構造で膜厚25nmの補助遮光膜20を形成し、積層構造での光学濃度は0.8である。
その上に、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚10nmのエッチングマスク膜70を有する。

その上に、膜中のCr含有量が33原子%であるCrOCNからなり、膜厚10nmのエッチングマスク膜70を有する。
上記実施例(1-13)~(1-15)の態様では、上記実施例(1-1)~(1-3)のCr系補助遮光膜20(エッチングマスクを兼ねる)に比べ、遮光膜10に対するエッチングストッパ兼マスク層21の薄膜化が可能となる。これにより、遮光膜10のより高いエッチング精度を得る。
上記実施例(1-13)~(1-15)の態様では、上記実施例(1-1)~(1-3)のCr系補助遮光膜20に比べ、同じ光学濃度で比較して、補助遮光膜20の薄膜化が可能となる。この膜厚の薄い補助遮光膜20により、上記実施例(1-1)~(1-3)の態様に比べ、レジストの薄膜化が可能となる。
また、クロム系のエッチングマスク膜70の採用により、上記実施例(1-10)~(1-12)の態様に比べ、レジストの薄膜化が可能となると共にレジストの密着性も向上する。
本実施例(1-13)~(1-15)のバイナリマスクブランクを用い、本実施例(1-13)~(1-15)のバイナリマスクを作製した。
具体的には、マスクブランクのエッチングマスク膜70の上に、電子線描画(露光)用化学増幅型ポジレジスト100(PRL009:富士フィルムエレクトロニクスマテリアルズ社製)をスピンコート法により膜厚が50nmとなるように塗布した(図5、図12(1))。
次に、レジスト膜100に対し、電子線描画装置を用いて所望のパターンの描画を行った後、所定の現像液で現像してレジストパターン100aを形成した(図12(2))。
次に、レジストパターン100aをマスクとして、エッチングマスク膜70のドライエッチングを行い、エッチングマスク膜パターン70aを形成した(図12(3))。ドライエッチングガスとして、Cl2とO2の混合ガス(Cl2:O2=4:1)を用いた。
次いで、残留したレジストパターン100aを薬液により剥離除去した。
次に、エッチングマスク膜パターン70aをマスクとして、補助遮光層22のドライエッチングを行い、補助遮光層パターン22aを形成した(図12(4))。ドライエッチングガスとして、SF6とHeの混合ガスを用いた。
次に、補助遮光層パターン22aをマスクとして、エッチングストッパ兼マスク層21のドライエッチングを行い、エッチングストッパ兼マスク層のパターン21aを形成した(図12(5))。ドライエッチングガスとして、Cl2とO2の混合ガス(Cl2:O2=4:1)を用いた。このとき、エッチングマスク膜70はエッチングによって同時に剥離除去された。
次に、上記基板上に、電子線描画(露光)用ポジレジスト(FEP171:富士フィルムエレクトロニクスマテリアルズ社製)のレジスト膜110をスピンコート法により膜厚が200[nm]となるように塗布した(図12(6))。
次に、レジスト膜110に対し、電子線描画装置を用いて遮光部(遮光帯)のパターンを描画露光し、所定の現像液で現像して、レジストパターン110bを形成した(図12(7))。
次に、エッチングストッパ兼マスク層のパターン21aをマスクにして、遮光膜10を、SF6とHeの混合ガスを用い、ドライエッチングを行い、遮光膜パターン10aを形成した(図12(8))。これと同時に、レジストパターン110bをマスクとして、補助遮光層パターン22aをドライエッチングによってエッチングし、補助遮光層パターン22bを形成した(図12(8))。
次に、レジストパターン110b及び補助遮光層パターン22bをマスクとして、エッチングストッパ兼マスク層のパターン21aをCl2とO2の混合ガス(Cl2:O2=4:1)でドライエッチングによってエッチングし、エッチングストッパ兼マスク層のパターン21bを形成した(図12(9))。
次に、レジストパターン110bを剥離し、所定の洗浄を施して、補助遮光膜パターン20bとその下部にある遮光膜パターン10aの部分とで構成される遮光部(遮光帯)80を有する転写用マスクを得た(図12(10))。
以上のようにして、本実施例(1-13)、(1-14)のバイナリ転写用マスクを作製した。
上記工程以外は、上記実施例(1-13)と同様にして、本実施例(1-15)のバイナリ転写用マスクを作製した。
本実施例(1-13)~(1-15)のバイナリ転写用マスクについて、ArF露光光で、半導体デバイスの設計仕様でいうDRAMハーフピッチ(hp)32nm以降の世代で問題となる電磁界(EMF)効果の課題に対し、十分な改善効果を有し、しかも実用性のある転写用マスクを提供できることを確認した。
(マスクブランクの作製)
実施例(2-1)~(2-9)は、実施例(1-1)~(1-9)において、補助遮光膜20の厚さを35nmとし、補助遮光膜20の光学濃度を1.1とし、ダブル露光に用いられるバイナリマスクブランクとしたこと、を除き実施例(1-1)~(1-9)と同様である。
本実施例(2-1)~(2-9)のバイナリマスクブランクを用い、上記実施例(1-1)~(1-9)と同様にして、本実施例(2-1)~(2-9)のバイナリ転写用マスクを作製した。
本実施例(2-1)~(2-9)のバイナリ転写用マスクについて、ArF露光光で、半導体デバイスの設計仕様でいうDRAMハーフピッチ(hp)32nm以降の世代で問題となる電磁界(EMF)効果の課題に対し、十分な改善効果を有し、しかも実用性のある転写用マスクを提供できることを確認した。
(マスクブランクの作製)
実施例(2-10)~(2-15)は、実施例(1-10)~(1-15)において、補助遮光層22を膜中のMo含有量が32.3原子%であるMoSiCH膜を用い厚さを20nmとすることで補助遮光膜20の光学濃度を1.1とし、ダブル露光に用いられるバイナリマスクブランクとしたこと、を除き実施例(1-10)~(1-15)と同様である。
本実施例(2-10)~(2-15)のバイナリマスクブランクを用い、上記実施例(1-10)~(1-15)と同様にして、本実施例(2-10)~(2-15)のバイナリマスクを作製した。
本実施例(2-10)~(2-15)のバイナリ転写用マスクについて、ArF露光光で、半導体デバイスの設計仕様でいうDRAMハーフピッチ(hp)32nm以降の世代で問題となる電磁界(EMF)効果の課題に対し、十分な改善効果を有し、しかも実用性のある転写用マスクを提供できることを確認した。
(マスクブランクの作製)
実施例(3-1)、(3-2)、(3-4)、(3-5)、(3-7)、(3-8)、(3-10)、(3-11)、(3-13)、(3-14)は、実施例(1-1)、(1-2)、(1-4)、(1-5)、(1-7)、(1-8)、(1-10)、(1-11)、(1-13)、(1-14)において、遮光膜10の厚さを35nm(遮光層11の厚さを20nm)とすることで遮光膜10の光学濃度を2.3とし、ダブル露光に用いられるバイナリマスクブランクとしたこと、を除き実施例(1-1)、(1-2)、(1-4)、(1-5)、(1-7)、(1-8)、(1-10)、(1-11)、(1-13)、(1-14)と同様である。
上記本実施例(3-1)~(3-14)のバイナリマスクブランクを用い、上記実施例(1-1)~(1-14)と同様にして、本実施例(3-1)~(3-14)のバイナリ転写用マスクを作製した。
本実施例(3-1)~(3-14)のバイナリマスクについて、ArF露光光で、半導体デバイスの設計仕様でいうDRAMハーフピッチ(hp)32nm以降の世代で問題となる電磁界(EMF)効果の課題に対し、十分な改善効果を有し、しかも実用性のある転写用マスクを提供できることを確認した。
(マスクブランクの作製)
実施例(3-3)、(3-6)、(3-9)、(3-12)、(3-15)は、実施例(1-3)、(1-6)、(1-9)、(1-12)、(1-15)において、遮光膜10の厚さを40nm(遮光層11の厚さを30nm)とすることで、遮光膜10の光学濃度を2.3とし、ダブル露光に用いられるバイナリマスクブランクとしたこと、を除き実施例(1-3)、(1-6)、(1-9)、(1-12)、(1-15)と同様である。
上記本実施例(3-3)~(3-15)のバイナリマスクブランクを用い、上記実施例(1-1)~(1-15)と同様にして、本実施例(3-3)~(3-15)のバイナリ転写用マスクを作製した。
本実施例(3-3)~(3-15)のバイナリ転写マスクについて、ArF露光光で、半導体デバイスの設計仕様でいうDRAMハーフピッチ(hp)32nm以降の世代で問題となる電磁界(EMF)効果の課題に対し、十分な改善効果を有し、しかも実用性のある転写用マスクを提供できることを確認した。
(遮光膜の膜設計)
事前に屈折率nおよび消衰係数kを測定しておいた種々のMoSi系膜材料の中から、遮光膜10の膜材料として、遮光層11にMoSi膜(n=2.4,k=2.9)、表面反射防止層12にMoSiON膜(n=2.1,k=0.3)を選定し、以下の光学シミュレーションを行った。
この光学シミュレーションでは、選定した材料について、遮光層11の膜厚条件を10nm~40nmの範囲で、表面反射防止層12の膜厚条件を4nm~20nmの範囲でそれぞれ変動させ、膜厚条件ごとに遮光膜10の全体の光学濃度(OD)と表面反射率(R%)を算出した。算出した結果をプロットしたグラフを図13に示す。
前記境界線よりも左側の領域となる。
なお、コントラストとは、転写用マスクの透光部を透過した露光光がウェハ上のレジストで結像したときにおける光強度分布の最大値ImaxとIminにおける関係であり、コントラスト=(Imax-Imin)/(Imax+Imin)で表わされるものである。以下、他の実施例においても同様とする。
その結果、遮光膜10の合計膜厚が40nm以下では、従来の合計膜厚60nm程度の遮光膜に比べて、EMF効果の影響を大きく低減できることがわかった。
この実施例(4-1)では、遮光膜10を図13の光学シミュレーションの結果から設計した遮光膜10に代えたことを除き、実施例(1-1)と同様のマスクブランクを作製した。
実施例(4-1)では、透光性基板1上に、遮光膜10として、MoSi膜(遮光層11)、MoSiON膜(表面反射防止層12)、をそれぞれ形成した。
次いで、Mo:Si=4原子%:96原子%のターゲットを用い、ArとO2とN2とHeの混合ガス雰囲気で、モリブデン、シリコン、酸素、窒素からなる膜(Mo:2原子%、Si:37原子%、O:23原子%、N:38原子%)を10nmの膜厚で形成し、MoSiON膜(表面反射防止層12)を形成した。
次に、上記基板を450℃で30分間加熱処理(アニール処理)した。
上記により、ArFエキシマレーザー露光用かつシングル露光用の補助遮光膜20および遮光膜10を形成したバイナリマスクブランクを得た。
本実施例(4-1)のバイナリマスクブランクを用い、上記実施例(1-1)と同様にして、本実施例(4-1)のバイナリ転写用マスクを作製した。
ここでは、マスク設計パターンに対し、従来通りEMFシミュレーションで厳密な補正計算で生成した転写パターンと、TMAシミュレーションを利用するなどして計算負荷を軽くして補正計算で生成した転写パターンを準備し、先に作製した2枚のバイナリマスクブランクのレジスト膜100に各転写パターンを描画して、2枚のバイナリ転写用マスクを作製した。
2枚のバイナリ転写用マスクに対し、それぞれ露光装置でウェハ上のレジスト膜に転写パターンを露光転写してみたところ、共にパターンを精度よく転写できていた。この実施例(4-1)のマスクブランクは、TMAシミュレーションを利用して計算負荷を軽くした補正計算で生成した転写パターンでも十分な転写性能を有する転写用マスクを作製することができることが確認できた。また、外周領域への漏れ光による最大4回の重ね露光に対しても、補助遮光膜パターン20bと遮光膜パターン10aとで構成される遮光部(遮光帯)80によって、ウェハ上のレジスト膜への感光を抑制できていることも確認できた。
(遮光膜の膜設計)
実施例(4-1)と同様に、事前に屈折率nおよび消衰係数kを測定しておいた種々のMoSi系膜材料の中から、遮光膜10の膜材料として、遮光層11にMoSi膜(n=2.4,k=1.9)、表面反射防止層12にMoSiON膜(n=2.3,k=1.0)を選定し、遮光膜10の全体の光学濃度(OD)と表面反射率(R%)に関する光学シミュレーションを行った。算出した結果をプロットしたグラフを図16に示す。
次に、この選定した遮光膜10を用いたマスクブランクで転写用マスクを作製し、ウェハ上のレジストに露光転写したときに、十分なコントラストが得られるかどうかを、実施例(4-1)と同様、光学シミュレーションで確認した。その結果を図17に示す。図17の結果から、光学濃度2.0であってもコントラストが0.8以上と良好であることがわかった。
この実施例(4-2)では、遮光膜10を図16の光学シミュレーションの結果から設計した遮光膜10に代えたことを除き、実施例(4-1)と同様のマスクブランクを作製した。
実施例(4-2)では、透光性基板1上に、遮光膜10として、MoSiN膜(遮光層11)、MoSiON膜(表面反射防止層12)、をそれぞれ形成した。
次いで、Mo:Si=4原子%:96原子%のターゲットを用い、ArとO2とN2とHeの混合ガス雰囲気で、モリブデン、シリコン、酸素、窒素からなる膜(Mo:3原子%、Si:56原子%、O:16原子%、N:25原子%)を6nmの膜厚で形成し、MoSiON膜(表面反射防止層12)を形成した。
次に、上記基板を450℃で30分間加熱処理(アニール処理)した。
上記により、ArFエキシマレーザー露光用かつシングル露光用の補助遮光膜20および遮光膜10を形成したバイナリマスクブランクを得た。
本実施例(4-2)のバイナリマスクブランクを用い、上記実施例(4-1)と同様にして、本実施例(4-2)のバイナリ転写用マスクを作製した。
ここでも、マスク設計パターンに対し、従来通りEMFシミュレーションで厳密な補正計算で生成した転写パターンと、TMAシミュレーションを利用するなどして計算負荷を軽くして補正計算で生成した転写パターンを準備し、先に作製した2枚のバイナリマスクブランクのレジスト膜100に各転写パターンを描画して、2枚のバイナリ転写用マスクを作製した。
2枚のバイナリ転写用マスクに対し、それぞれ露光装置でウェハ上のレジスト膜に転写パターンを露光転写してみたところ、共にパターンを精度よく転写できていた。この実施例(4-2)のマスクブランクは、TMAシミュレーションを利用して計算負荷を軽くした補正計算で生成した転写パターンでも十分な転写性能を有する転写用マスクを作製することができることが確認できた。また、外周領域への漏れ光による最大4回の重ね露光に対しても、補助遮光膜パターン20bと遮光膜パターン10aとで構成される遮光部(遮光帯)80によって、ウェハ上のレジスト膜への感光を抑制できていることも確認できた。
(遮光膜の膜設計)
実施例(4-1)と同様に、事前に屈折率nおよび消衰係数kを測定しておいた種々のMoSi系膜材料の中から、遮光膜10の膜材料として、遮光層11にMoSiN膜(n=1.8,k=2.1)、表面反射防止層12にMoSiN膜(n=2.0,k=0.9)を選定し、遮光膜10の全体の光学濃度(OD)と表面反射率(R%)に関する光学シミュレーションを行った。算出した結果をプロットしたグラフを図19に示す。
次に、この選定した遮光膜10を用いたマスクブランクで転写用マスクを作製し、ウェハ上のレジストに露光転写したときに、十分なコントラストが得られるかどうかを、実施例(4-1)と同様、光学シミュレーションで確認した。その結果を図20に示す。図20の結果から、光学濃度2.0であってもコントラストが0.8以上と良好であることがわかった。
この実施例(4-3)では、遮光膜10を図19の光学シミュレーションの結果から設計した遮光膜10に代えたことを除き、実施例(4-1)と同様のマスクブランクを作製した。
実施例(4-3)では、透光性基板1上に、遮光膜10として、MoSiN膜(遮光層11)、MoSiN膜(表面反射防止層12)、をそれぞれ形成した。
次いで、DCマグネトロンスパッタ装置を用い、モリブデン、シリコン、窒素からなる膜(Mo:8原子%、Si:48原子%、N:44原子%)を10nmの膜厚で形成し、MoSiN膜(表面反射防止層12)を形成した。
上記により、ArFエキシマレーザー露光用かつシングル露光用の補助遮光膜20および遮光膜10を形成したバイナリマスクブランクを得た。
本実施例(4-3)のバイナリマスクブランクを用い、上記実施例(4-1)と同様にして、本実施例(4-3)のバイナリ転写用マスクを作製した。
ここでも、マスク設計パターンに対し、従来通りEMFシミュレーションで厳密な補正計算で生成した転写パターンと、TMAシミュレーションを利用するなどして計算負荷を軽くして補正計算で生成した転写パターンを準備し、先に作製した2枚のバイナリマスクブランクのレジスト膜100に各転写パターンを描画して、2枚のバイナリ転写用マスクを作製した。
2枚のバイナリ転写用マスクに対し、それぞれ露光装置でウェハ上のレジスト膜に転写パターンを露光転写してみたところ、共にパターンを精度よく転写できていた。この実施例(4-3)のマスクブランクは、TMAシミュレーションを利用して計算負荷を軽くした補正計算で生成した転写パターンでも十分な転写性能を有する転写用マスクを作製することができることが確認できた。また、外周領域への漏れ光による最大4回の重ね露光に対しても、補助遮光膜パターン20bと遮光膜パターン10aとで構成される遮光部(遮光帯)80によって、ウェハ上のレジスト膜への感光を抑制できていることも確認できた。
実施例(4-4)~(4-6)は、図2に示すように、補助遮光膜20上に、実施例(1-4)~実施例(1-6)で示したエッチングマスク(ハードマスク)膜30および密着性向上層60を形成したこと、を除き実施例(4-1)~(4-3)と同様である。
この実施例(4-4)~(4-6)の態様では、実施例(4-1)~(4-3)のCr系補助遮光膜20(エッチングマスクを兼ねる)に比べ、補助遮光膜とエッチングマスク膜をそれぞれ専用の膜として分けているので、エッチングマスク膜30を薄膜化でき、これにより、レジストの薄膜化が可能となる。
実施例(4-7)~(4-9)は、図3に示すように、補助遮光膜20上に、実施例(1-7)~実施例(1-9)で示したエッチングマスク(ハードマスク)膜30および第2エッチングマスク膜40を形成したこと、を除き実施例(4-1)~(4-3)と同様である。
この実施例(4-7)~(4-9)の態様では、クロム系の第2エッチングマスク膜40の採用により、上記実施例(4-4)~(4-6)の態様に比べ、レジストの薄膜化が可能となると共にレジストの密着性も向上する。
実施例(4-10)~(4-12)は、図4や実施例(1-10)~実施例(1-12)で示すように、エッチングストッパ兼マスク層21と補助遮光層22の積層構造で補助遮光膜20を形成し、その上に密着性向上層60を形成したこと、を除き実施例(4-1)~(4-3)と同様である。
上記実施例(4-10)~(4-12)の態様では、上記実施例(4-1)~(4-3)のCr系補助遮光膜20(エッチングマスクを兼ねる)に比べ、遮光膜10に対するエッチングストッパ兼マスク層21の薄膜化が可能となる。これにより、遮光膜10のより高いエッチング精度を得る。
この実施例(4-10)~(4-12)の態様では、上記実施例(4-1)~(4-3)のCr系補助遮光膜20に比べ、同じ光学濃度で比較して、補助遮光膜20の薄膜化が可能となる。この膜厚の薄い補助遮光膜20により、上記実施例(4-1)~(4-3)の態様に比べ、レジストの薄膜化が可能となる。
実施例(4-13)~(4-15)は、図5や実施例(1-13)~(1-15)に示すように、密着性向上層60に代えて、エッチングマスク膜70を形成したこと、を除き実施例(4-10)~(4-12)と同様である。
この実施例(4-13)~(4-15)の態様では、クロム系のエッチングマスク膜70の採用により、上記実施例(4-10)~(4-12)の態様に比べ、レジストの薄膜化が可能となると共にレジストの密着性も向上する。
実施例(5-1)~(5-15)は、実施例(2-1)~(2-15)に示すように補助遮光膜20の光学濃度を1.1とし、ダブル露光に用いられるバイナリマスクブランクとしたこと、を除き実施例(4-1)~(4-15)と同様である。
この実施例(5-1)~(5-15)の態様では、2枚のバイナリマスクブランクからダブル露光対応のバイナリ転写マスクセットを作製した場合において、外周領域への漏れ光による最大8回の重ね露光に対して、補助遮光膜パターン20bと遮光膜パターン10aとで構成される遮光部(遮光帯)80によって、ウェハ上のレジスト膜への感光を抑制できていることが可能となる。
(遮光膜の膜設計)
実施例(4-1)と同様に、事前に屈折率nおよび消衰係数kを測定しておいた種々のMoSi系膜材料の中から、遮光膜10の膜材料として、遮光層11にMoSi膜(n=2.4,k=2.9)、表面反射防止層12にMoSiON膜(n=2.1,k=0.6)を選定し、遮光膜10の全体の光学濃度(OD)と表面反射率(R%)に関する光学シミュレーションを行った。算出した結果をプロットしたグラフを図22に示す。
次に、この選定した遮光膜10を用いたマスクブランクで転写用マスクを作製し、ウェハ上のレジストに露光転写したときに、十分なコントラストが得られるかどうかを、実施例(4-1)と同様、光学シミュレーションで確認した。その結果、光学濃度2.3であってもコントラストが0.8以上と良好であることがわかった。
この実施例(6-1)では、遮光膜10を図22の光学シミュレーションの結果から設計した遮光膜10に代えたことを除き、実施例(3-1)と同様のダブル露光に用いられるマスクブランクを作製した。
実施例(6-1)では、透光性基板1上に、遮光膜10として、MoSi膜(遮光層11)、MoSiON膜(表面反射防止層12)、をそれぞれ形成した。
次いで、Mo:Si=4原子%:96原子%のターゲットを用い、ArとO2とN2とHeの混合ガス雰囲気で、モリブデン、シリコン、酸素、窒素からなる膜(Mo:2原子%、Si:39原子%、O:18原子%、N:41原子%)を14nmの膜厚で形成し、MoSiON膜(表面反射防止層12)を形成した。
次に、上記基板を450℃で30分間加熱処理(アニール処理)した。
上記により、ArFエキシマレーザー露光用かつダブル露光用の補助遮光膜20および遮光膜10を形成したバイナリマスクブランクを得た。
本実施例(6-1)のバイナリマスクブランクを用い、上記実施例(3-1)と同様にして、本実施例(6-1)のダブル露光用のバイナリ転写用マスクのセットを作製した。
ここでは、DRAM hp32nm世代の設計パターンにダブルパターニング技術を適用して2つに分割生成したマスク設計パターンのセットに対し、従来通りEMFシミュレーションで厳密な補正計算で生成した転写パターンのセットと、TMAシミュレーションを利用するなどして計算負荷を軽くして補正計算で生成した転写パターンのセットをそれぞれ準備し、先に作製した4枚のバイナリマスクのレジスト膜100に各転写パターンのセットをそれぞれ描画して、バイナリ転写用マスクのセットをそれぞれ作製した。
作製したバイナリ転写用マスクのセットに対し、それぞれ露光装置でウェハ上のレジスト膜に転写パターンを露光転写してみたところ、共にDRAM hp32nm世代のパターンを精度よく転写できていた。この実施例(6-1)のマスクブランクは、TMAシミュレーションを利用して計算負荷を軽くした補正計算で生成した転写パターンでも十分な転写性能を有する転写用マスクを作製することができることが確認できた。また、外周領域への漏れ光による最大8回の重ね露光に対しても、補助遮光膜パターン20bと遮光膜パターン10aとで構成される遮光部(遮光帯)80によって、ウェハ上のレジスト膜への感光を抑制できていることも確認できた。
(遮光膜の膜設計)
実施例(4-1)と同様に、事前に屈折率nおよび消衰係数kを測定しておいた種々のTa系膜材料の中から、遮光膜10の膜材料として、遮光層11にTaN膜(n=1.8,k=2.4)、表面反射防止層12にTaO膜(n=2.2,k=1.1)を選定し、遮光膜10の全体の光学濃度(OD)と表面反射率(R%)に関する光学シミュレーションを行った。算出した結果をプロットしたグラフを図24に示す。
次に、この選定した遮光膜10を用いたマスクブランクで転写用マスクを作製し、ウェハ上のレジストに露光転写したときに、十分なコントラストが得られるかどうかを、実施例(4-1)と同様、光学シミュレーションで確認した。その結果を図25に示す。図25の結果から、光学濃度2.3であってもコントラストが0.8以上と良好であることがわかった。
この実施例(6-2)では、遮光膜10を図24の光学シミュレーションの結果から設計した遮光膜10に代えたことを除き、実施例(6-1)と同様のマスクブランクを作製した。
実施例(6-2)では、透光性基板1上に、遮光膜10として、TaN膜(遮光層11)、TaO膜(表面反射防止層12)、をそれぞれ形成した。
次いで、Taターゲットを用い、ArとO2の混合ガス雰囲気で、酸化タンタル(TaO)からなる膜(Ta:42原子%、O:58原子%)を6nmの膜厚で形成し、表面反射防止層12を形成した。
上記により、ArFエキシマレーザー露光用かつダブル露光用の補助遮光膜20および遮光膜10を形成したバイナリマスクブランクを得た。
本実施例(6-2)のバイナリマスクブランクを用い、上記実施例(1-3)と同様にして、本実施例(6-2)のバイナリ転写用マスクを作製した。
ここでは、DRAM hp32nm世代の設計パターンにダブルパターニング技術を適用して2つに分割生成したマスク設計パターンのセットに対し、従来通りEMFシミュレーションで厳密な補正計算で生成した転写パターンのセットと、TMAシミュレーションを利用するなどして計算負荷を軽くして補正計算で生成した転写パターンのセットをそれぞれ準備し、先に作製した4枚のバイナリマスクのレジスト膜100に各転写パターンのセットをそれぞれ描画して、バイナリ転写用マスクのセットをそれぞれ作製した。
作製したバイナリ転写用マスクのセットに対し、それぞれ露光装置でウェハ上のレジスト膜に転写パターンを露光転写してみたところ、共にDRAM hp32nm世代のパターンを精度よく転写できていた。この実施例(6-2)のマスクブランクは、TMAシミュレーションを利用して計算負荷を軽くした補正計算で生成した転写パターンでも十分な転写性能を有する転写用マスクを作製することができることが確認できた。また、外周領域への漏れ光による最大8回の重ね露光に対しても、補助遮光膜パターン20bと遮光膜パターン10aとで構成される遮光部(遮光帯)80によって、ウェハ上のレジスト膜への感光を抑制できていることも確認できた。
実施例(6-3)、(6-4)は、図2に示すように、補助遮光膜20上に、実施例(1-4)、実施例(1-6)で示したエッチングマスク(ハードマスク)膜30および密着性向上層60を形成したこと、を除き実施例(6-1)、(6-2)と同様である。
この実施例(6-3)、(6-4)の態様では、実施例(6-1)、(6-2)のCr系補助遮光膜20(エッチングマスクを兼ねる)に比べ、補助遮光膜とエッチングマスク膜をそれぞれ専用の膜として分けているので、エッチングマスク膜30を薄膜化でき、これにより、レジストの薄膜化が可能となる。
実施例(6-5)、(6-6)は、図3に示すように、補助遮光膜20上に、実施例(1-7)、実施例(1-9)で示したエッチングマスク(ハードマスク)膜30および第2エッチングマスク膜40を形成したこと、を除き実施例(6-1)、(6-2)と同様である。
この実施例(6-5)、(6-6)の態様では、クロム系の第2エッチングマスク膜40の採用により、上記実施例(6-3)、(6-4)の態様に比べ、レジストの薄膜化が可能となると共にレジストの密着性も向上する。
実施例(6-7)、(6-8)は、図4や実施例(1-10)、実施例(1-12)で示すように、エッチングストッパ兼マスク層21と補助遮光層22の積層構造で補助遮光膜20を形成し、その上に密着性向上層60を形成したこと、を除き実施例(6-1)、(6-2)と同様である。
上記実施例(6-7)、(6-8)の態様では、上記実施例(6-1)、(6-2)のCr系補助遮光膜20(エッチングマスクを兼ねる)に比べ、遮光膜10に対するエッチングストッパ兼マスク層21の薄膜化が可能となる。これにより、遮光膜10のより高いエッチング精度を得る。
この実施例(6-7)、(6-8)の態様では、上記実施例(6-1)、(6-2)のCr系補助遮光膜20に比べ、同じ光学濃度で比較して、補助遮光膜20の薄膜化が可能となる。この膜厚の薄い補助遮光膜20により、上記実施例(6-1)、(6-2)の態様に比べ、レジストの薄膜化が可能となる。
実施例(6-9)、(6-10)は、図5や実施例(1-13)、(1-15)に示すように、密着性向上層60に代えて、エッチングマスク膜70を形成したこと、を除き実施例(6-7)、(6-8)と同様である。
この実施例(6-9)、(6-10)の態様では、クロム系のエッチングマスク膜70の採用により、上記実施例(6-7)、(6-8)の態様に比べ、レジストの薄膜化が可能となると共にレジストの密着性も向上する。

Claims (9)
- ArF露光光が適用される転写用マスクを作製するために用いられるマスクブランクであって、
透光性基板上に形成される遮光層および表面反射防止層の積層構造からなる遮光膜と、前記遮光膜の上方に形成される補助遮光膜とを備え、
前記遮光膜は、膜厚が40nm以下、かつ露光光に対する光学濃度が2.0以上、2.7以下であり、
前記遮光層は、膜厚が15nm以上、35nm以下であり、
前記遮光膜と補助遮光膜の積層構造における露光光に対する光学濃度が2.8以上である
ことを特徴とするマスクブランク。 - 前記表面反射防止層は、膜厚が5nm以上、20nm以下、かつ露光光に対する表面反射率が30%以下であることを特徴とする請求項1に記載のマスクブランク。
- 前記遮光膜と補助遮光膜の積層構造における露光光に対する光学濃度が3.1以上であることを特徴とする請求項1または2のいずれかに記載のマスクブランク。
- 前記遮光層は、遷移金属シリサイドを90%以上含有する
ことを特徴とする請求項1から3のいずれかに記載のマスクブランク。 - 前記遮光層中の遷移金属シリサイドは、モリブデンシリサイドであり、モリブデンの含有量が9原子%以上、40原子%以下である
ことを特徴とする請求項4に記載のマスクブランク。 - 前記表面反射防止層は、遷移金属シリサイドを主成分とする材料からなる
ことを特徴とする請求項1から5のいずれかに記載のマスクブランク。 - 前記補助遮光膜は、前記遮光膜をエッチングするときに用いられるエッチングガスに対して耐性を有する
ことを特徴とする請求項lから6のいずれかに記載のマスクブランク。 - 前記補助遮光膜は、クロムに、窒素、酸素のうち少なくともいずれかの成分を含み、膜中のクロムの含有量が50原子%以下であり、かつ、膜厚が20nm以上である
ことを特徴とする請求項1から7のいずれかに記載のマスクブランク。 - 請求項1から8のいずれかに記載のマスクブランクを用いて作製される転写用マスク。
