Abstract

 電子顕微鏡で用いられる倍率校正を高精度で行う標準部材を提供する。  一定ピッチ寸法の周期パターンからなる倍率校正パターンを含む面方位(110)または(100)シリコン基板と、上記一定ピッチ寸法の周期パターンを含まない光軸調整パターンを含む面方位(110)または(100)シリコン基板とを、接着剤を用いない接合を用いて、かつ上記二枚の基板の面方位を合せて接合する。次に、上記接合基板の(111)面あるいは(110)面が断面表面になるように劈開もしくはダイシングした後、さらに上記各パターンにおける周期パターンの片方を選択的にエッチングすることにより、段差がなくかつ超格子パターンにダメージが無くかつ基板表面に対し垂直な断面上に、一定ピッチ寸法の凹凸周期パターンを有する標準部材が形成される。

Description

校正用標準部材およびその作製方法並びにそれを用いた走査電子顕微鏡
 本発明は、走査電子顕微鏡を校正する標準試料およびその作製方法並びにそれを用いた走査電子顕微鏡に関する。
 近年、半導体素子は微細化が益々進んでおり、より高精度な寸法管理が必要となる。そこで、半導体製造の現場では走査電子顕微鏡を基にした電子ビーム測長装置を用いた寸法管理が行われている。この寸法管理の計測精度は、走査電子顕微鏡の倍率校正精度で決定される。
 しかし、半導体素子の微細化に対応してより高倍率での計測を行うと、走査電子顕微鏡の視野が狭い領域になるために、倍率校正を行う標準試料のパターンも半導体パターンと同程度かそれ以上の微細性が要求される。これに対しピッチ寸法100nm以下の微細性を有した校正試料として、特許文献1および非特許文献1に示されるような超格子試料が提案されている。

 しかし、上述のような従来技術の校正試料を走査電子顕微鏡の倍率校正に用いるには、以下の課題を有する。
 校正試料として断面試料を用いる場合、超格子パターンが在る基板表面部は断面を立てると基板端部となり段差が生じる。半導体検査に用いる走査電子顕微鏡では試料側に電圧を印加して電子ビームの加速電圧を制御するため、上記段差があると段差部で局所的な表面電界分布が発生して、非点ずれが生じる。この結果、校正精度が悪化してしまう。特許文献1や非特許文献1に示されるような超格子試料では、同じ断面試料を接着剤で貼り合わせる方法が考えられている。
 このような接着試料では、第1に以下の課題がある。  
 二枚の基板を接着剤で貼り合わせると二枚の基板のお互いの超格子パターンを挟んで、約数ミクロンの間に接着剤が入り込み固定される。この基板を研磨すると、研磨時に接着剤の一部が剥離して近傍に位置している超格子部にダメージを与えて超格子パターンの一部が破壊される。あるいは剥離した接着剤の一部が超格子パターン上に残り異物となってしまう。
 第2の課題として断面パターンのピッチ寸法で走査電子顕微鏡の倍率校正を行う場合には、電子ビーム走査に対して校正パターンが垂直に位置していなければ、傾斜する割合で校正誤差が発生する。このために断面部の研磨には基板に対して垂直な断面を出す精度が要求されるが、機械研磨の設定精度には限界があり、1度傾斜していると寸法100 nmの絶対値においてこの角度精度だけで0.02 nm誤差が生じてしまう。将来の寸法管理では校正誤差は0.02 nm程度が要求されるので問題である。
 第3に、倍率校正パターンでは、そのピッチ寸法が何らかの測定手段で予め高精度に求められている必要がある。同一ピッチ寸法の周期パターンでは光やX線を用いた回折角測定を用いるとそのピッチ寸法を高精度に測定することができる。この光やX線を用いた回折角測定では光やX線が校正試料の1mm角以上の領域に照射されその照射領域内の平均ピッチ寸法が求められる。
 しかし特許文献1や非特許文献1に示されるような超格子試料では、同じピッチ寸法の断面試料を背中合わせで貼り合わせている構造のため、光やX線を用いた回折角測定を行うと、背中合わせで貼り合われた二つの断面試料に光やX線が照射される。この測定で、二つの断面試料の層間ピッチ寸法が全く同一の場合、二つの断面試料同士の距離が厳密に層間ピッチの整数倍でないと回折光同士が干渉するために回折強度が減衰し高精度測定ができない。また二つの断面試料の層間ピッチ寸法が少し異なる場合、回折光同士が重なり合い二つの断面試料の層間ピッチ寸法の平均ピッチ寸法が求められてしまう。走査電子顕微鏡の倍率校正を行う場合には、高い倍率で試料を測定するため、片方の断面試料の層間ピッチ寸法で校正すると誤差が生じるという課題がある
 本発明の主たる目的は、電子顕微鏡で用いられる倍率校正を高精度で行うことのできる標準部材およびその作製方法並びにそれを用いた走査電子顕微鏡を提供することにある。
 本発明の代表的なものの一例を示せば以下の通りである。即ち、本発明の校正用標準部材は、走査電子顕微鏡を校正する校正用標準部材であって、夫々異なる材料を基板表面に交互に積層させた多層膜及び断面を有する第一の試料断片と第二の試料断片とが、前記両多層膜の表面で互いの面方位の方向を合せて接合された接合基板と、前記接合基板の前記断面に設けられた校正パターン領域とを有し、該校正パターン領域に、前記各多層膜を加工して一対の凹凸パターンが形成されており、前記両基板の表面が(110)面のとき前記断面が(111)面であり、前記両基板の表面が(100)面のとき前記断面が(110)面であることを特徴とする。
 本発明によれば、倍率校正用のパターンを垂直断面でかつ原子レベルで平坦な面上に配置させることが可能で段差部で生じる局所的な表面電界分布が発生せず、正確な倍率校正を行うことができるので電子顕微鏡で用いられる倍率校正を高精度で行う校正用標準部材およびその作製方法並びにそれを用いた走査電子顕微鏡を提供できる。

 本発明の代表的な実施例によれば、一定ピッチ寸法の周期パターンからなる倍率校正パターンを含む面方位(110)または(100)シリコン基板と上記一定ピッチ寸法の周期パターンを含まない面方位(110)または(100)シリコン基板同士を、接着剤を用いない接合を用いて、かつ上記二枚の基板の面方位を合せて接合する。次に、上記接合基板の(111)面あるいは(110)面が断面表面になるように劈開する。さらに一定ピッチ寸法の周期パターンの片方を選択的にエッチングすることにより、段差がなくかつ超格子パターンにダメージが無くかつ基板表面に対し垂直な断面上に一定ピッチ寸法の凹凸周期パターンを有する標準部材が可能となる。
 また、この標準部材を予め光またはX線回折によりその積層部の凹凸周期を求めておき電子顕微鏡に搭載する。そして上記凹凸周期を計測した結果を光またはX線回折により求めた積層周期と比較することにより走査電子顕微鏡の倍率校正を行う。
 以下、本発明に含まれる特徴的構成例について列挙する。  
 (1)本発明の校正用標準部材は、被検査物上の観察領域に入射電子線を走査して発生する二次電子または反射電子強度の情報から、前記観察領域内のパターンを計測する走査電子顕微鏡を校正する校正用標準部材であって、一定ピッチ寸法の凹凸周期パターンを有する基板の端部に隙間なく上記一定ピッチ寸法の凹凸周期パターンを有しない基板を配置することで、平坦で段差部での局所的な表面電界分布が発生せず、一定ピッチ寸法の凹凸周期パターンにて倍率校正を行うことができることを特徴とする。
 (2)前記構成の校正用標準部材において、多層膜が積層された基板断面を積層材料選択エッチングすることで作製した積層基板の垂直断面の凹凸周期からなるパターン領域を有することを特徴とする。
 (3)前記構成の校正用標準部材において、多層膜が積層された基板の凹凸パターンのピッチ寸法が、光またはX線回折により求められ、かつ第2の基板断面には、光またはX線回折の測定精度に影響を与えないパターン構成、すなわち第1の基板の一定ピッチ寸法の凹凸パターンと同じかその整数倍のピッチ寸法のパターンを含まない構成になっていることを特徴とする。
 (4)本発明の校正用標準部材の作製方法は、一定ピッチ寸法の凹凸周期パターンを有する基板の端部に隙間なく上記一定ピッチ寸法の凹凸周期パターンを有しない基板を配置させるために、二枚の基板を接着剤を用いず接合する工程を有することを特徴とする。この接合としては互いにシリコン表面、あるいは互いに酸化膜表面同士を1000℃程度の加熱で直接接合する工程、あるいは片側の基板のいずれかが酸化膜表面でいずれかがシリコン表面で数百Vの電圧を印加しながら加熱して接合する陽極接合工程、または互いにシリコン表面、酸化膜表面のいずれかで表面を真空中においてイオンビームで活性化した後に接合する常温接合工程のいずれかの接合工程を有することを特徴とする。
 (5)前記の校正用標準部材の作製方法において、積層基板の凹凸周期からなるパターンを垂直断面とするために、上記接合において二枚の基板が面方位(110)または(100)シリコン基板のいずれかであり接合時にノッチやオリエンテーションフラットを基準として二枚の基板の水平方向の面方位を揃えて接合する工程を有することを特徴とする。さらに上記接合により面方位のそろった一枚の基板となった接合基板の(111)面あるいは(110)面が断面表面になるよう分離する工程を有することを特徴とする。二枚の基板が面方位(110)シリコン基板の場合には接合基板を劈開するとその劈開面は(111)面となり(110)シリコン基板に対し垂直断面が形成できる。また二枚の基板が面方位(100)シリコン基板の場合には接合基板を劈開するとその劈開面は(110)面となり(100)シリコン基板に対し垂直断面が形成できる。
 (6)前記の校正用標準部材の作製方法において、一定ピッチ寸法の周期パターンの片方を選択的にエッチングすることにより、段差がなくかつ超格子パターンにダメージが無くかつ基板表面に対し垂直な断面上に一定ピッチ寸法の凹凸周期パターンを有する標準部材のピッチ寸法を光またはX線回折により求めておく工程を有することを特徴とする。このピッチ寸法を電子顕微鏡での測定結果と比較して、その差が略ゼロになるように電子顕微鏡の倍率校正を行う。
 以下、本発明の実施例について、図面を参照して、詳細に説明する。
 図1乃至図10で、本発明の第一の実施例を説明する。図1は、本発明の第一の実施例になる標準部材の概略図である。図2は、本発明の標準部材の作製方法であり、図3から図10は、その概略図を示す。
 まず、図1(図1A、図1B)は、本発明の第一の実施例の校正用標準部材の概略図であり、図1Bは校正パターンの全体を示す斜視図、図1Aは、図1Bの校正パターン領域を拡大して示した図である。
 校正用標準部材8は、多層膜が積層された基板断面を積層材料選択エッチングすることで作製した積層凹凸周期からなる積層構造部3を備えた倍率校正パターン400と、積層構造部11を備え電子ビームを高精細にするための光軸調整パターン410と、これら2つのパターン領域を接続する接合部40とが、1つの「校正パターン領域」内に形成されている。倍率校正パターン400を構成する積層構造部3は、一定の積層ピッチで周期的に異なる材料を基板表面に積層させた多層膜を有する。例えば、シリコン酸化膜層6とシリコン層7との積層構造である。一方、光軸調整パターン410を構成する積層構造部11は、不等ピッチで交互に異なる材料を基板表面に積層させた多層膜を有する。例えば厚さがステップ状に増大するシリコン層13と同じ厚さのシリコン酸化膜層14の積層構造である。また、シリコン基板10の上面にはパターン位置識別マークパターン79が設けられている。
 このように、校正用標準部材8は、異なる材料を基板表面に交互に積層させた多層膜3、11を夫々有する第一の試料断片と第二の試料断片とが、接合部40において両多層膜の表面で互いの面方位の方向を合せて接合された接合基板を備えており、接合基板の第一の試料断片の断面と第二の試料断片の断面に、1つの校正パターン領域を有し、該校正パターン領域は、前記各多層膜により形成された一対の凹凸パターン(400,410)を有する。
 接合される2部材の断面は、劈開又はダイシングによって形成されている。各基板表面が(110)面のとき断面が(111)面であり、各基板表面が(100)面のとき断面が(110)面である。
 二つのシリコン基板4、10の表面は、(110)面または(100)面からなり、(110)面の場合、倍率校正パターン400や光軸調整パターン410を校正する凹凸パターンを有する断面が(111)面であり、表面が(100)面の場合は断面が(110)面である。
 なお、本発明において、接合とは、二枚の相対する基板4、10の表面の原子配列状態において接合前に大気を挟んだ最表面原子配列と大気との不連続境界が、接合後には消失し二枚の相対する基板最表面の原子配列状態が連続した原子配列状態となる接着方法を意味する。
 したがって、校正用標準部材8は、2つのパターン領域を接続する接合部40において、二枚の基板面が連続し接合面に界面が存在せず一枚の基板と同様なミラー面の状態、換言すると接合部40で接合面を特定できない状態となる。
 この校正用標準部材8は、測定試料上の観察領域に入射電子線を走査して発生する二次電子または反射電子強度の情報から、前記観察領域内のパターンを計測する走査電子顕微鏡を校正するのに用いられる。倍率校正パターン400と光軸調整パターン410は、光またはX線回折の測定精度に影響を与えないパターン構成、すなわち倍率校正用のパターンの凹凸パターンのピッチ寸法と同じかその整数倍のピッチ寸法のパターンを含まない構成になっている。光軸調整用パターンは、校正用標準部材8の長手方向(x方向)に1軸上に直列に隣接して実質的に同じ高さに配置されており、両者の幅(z方向)は実質的に等しい。また、倍率校正パターン400と光軸調整パターン410は、それらの基板面の高さ(y方向)が同じである。すなわち、入射電子に対する倍率校正パターン400の基板面の高さは、入射電子に対する光軸調整パターン410の基板面の高さと実質的に同じである。
 次に、本発明の校正用標準部材8の作製方法について述べる。まず、概要を述べる。校正用標準部材8は、表面が(110)面または(100)面からなる基板に、一定の積層ピッチで周期的に異なる材料を基板表面に積層させて多層膜を有する第一の基板を形成する工程と、表面が(110)面または(100)面からなる基板に、前記第一の基板の多層膜と同じピッチ寸法の積層構造を含まない多層膜を有する第二の基板を形成する工程と、前記第一、第二の基板を両多層膜の表面側で接合し接合基板を形成する接合工程と、この接合基板の断面辺が露出した試料断片を形成する工程と、この断面辺において上記周期的に積層された多層膜の一方の材料を選択的にエッチングして一定ピッチ寸法を有する凹凸パターンを備えた接合断面試料を形成する工程とを有する。前記試料断片を形成する工程において、前記各基板表面が(110)面のとき前記断面は(111)面であり、前記各基板表面が(100)面のとき前記断面は(110)面である。
 次に、校正用標準部材8の作製方法の詳細について、図2に示すプロセスフロー及び関連する構成図に基づいて述べる。まず、倍率校正パターン400用の基板1を形成する(ステップS101)。図3(図3A~図3C)は、ウェーハから倍率校正パターン400用の基板を作成する過程を示す図である。図3Aは基板1の斜視図、図3Bは図3AのA-A’断面図、図3Cは、図3Bの矩形枠部Cの拡大図である。
 基板1は、倍率校正部となるシリコン層7とシリコン酸化膜6の積層構造を、各層10nmの厚さで40層ずつスパッタ成膜にて面方位(110)シリコン基板4上に形成したものである。すなわち、倍率校正パターン400用の基板1は、厚さ725μmの8インチ面方位(110)シリコン基板10上に、同じ厚さの複数のシリコン層6と同じ厚さの複数のシリコン酸化膜層7とが交互に積層された積層構造を有している。例えば、シリコン6とシリコン酸化膜7の積層構造3は、各層10nmの厚さで40層ずつ交互にスパッタ成膜にて面方位(110)シリコン基板4上に形成される。最後に、図3Cの拡大図に示すように、最上層としてシリコン層5を、100nmの厚さでスパッタ成膜にて形成する。
 次に、光軸調整パターン410用の基板9を形成する(ステップS102)。図4(図4A~図4C)は、ウェーハから光軸調整パターン用の基板を作成する過程を示す図である。図4Aは基板9の斜視図、図4Bは図4AのB-B’断面図、図4Cは、図4Bの矩形枠部Cの拡大図である。光軸調整パターン410を構成する積層構造部11は、厚さがステップ状に増大する複数のシリコン層13と同じ厚さの複数のシリコン酸化膜層14が交互に積層されたものであり、シリコン基板10上に形成される。すなわち、図4に示すように、同じように厚さ725μmの8インチ面方位(110)シリコン基板10上に、不等ピッチのパターン、すなわち、シリコン13とシリコン酸化膜14の積層構造11として、シリコン酸化膜層14の厚みを2nmから順に2nmずつ増やしながら40nmの厚さまでの20層を、かつ、シリコン層13は一定の厚さ5nmで、交互にスパッタ成膜にて形成する。最後に、最上層としてシリコン層12を、100nmの厚さでスパッタ成膜にて形成する。
 次に、上記二枚の基板1,9の積層構造を接合する(ステップS103)。図5、図6は、第一の実施例におけるウェーハ接合方法を示す図である。図5は二枚の基板1、9の斜視図、図6は図5のC-C’断面図及び矩形枠部Dを90度回転した状態を示す図である。二つの基板1,9を、図5のように、二枚の基板1、9の(111)面が同じ方向になるように、すなわち(111)面なるオリエンテーションフラット2、18を互いに合せて、かつ、図6(図6A,図6B)のように、各基板の積層構造3,11が背中合わせになるようにして固定する。なお、図6Aは図5のC-C’断面を示している。また、図6Bは図6Aの矩形枠部を90度回転させ、拡大した図である。次に、これら二枚の基板1、9を、加熱炉に入れ約1,000℃にて、加熱して接合により貼り合わせる。
 本発明の接合の例を、図7、図8を用いて詳細に説明する。  
 前記したとおり、本発明における接合とは、二枚の相対する基板4、10の表面の原子配列状態において接合前に大気を挟んだ最表面原子配列と大気との不連続境界が、接合後には消失し二枚の相対する基板最表面の原子配列状態が連続した原子配列状態となる接着方法を意味する。たとえば、二枚の相対するシリコン基板の表面が図7のようにシリコン単結晶の場合には、シリコンの単結晶原子配列状態において接合前に大気を挟んだ最表面原子配列と大気との不連続境界3S,11Sが、接合後には消失し二枚の相対する基板最表面の原子配列状態が連続したシリコンの単結晶原子配列状態となり上記境界位置は特定できない一枚の単結晶基板と同じとなり、劈開面100は原子レベルで平面となる。
 同様に、二枚の相対するシリコン基板の表面が図8のように非晶質(アモルファス)酸化膜の場合には、ランダムな原子配列状態において接合前に大気を挟んだ最表面原子配列と大気との不連続境界3S,11Sが、接合後には消失し二枚の相対する基板最表面の原子配列状態が連続したランダムな非晶質酸化膜原子配列状態となり上記境界位置は特定できない一枚の単結晶基板と同じとなり、この場合の劈開面100は、二枚の基板原子配列で決定されるが左右の基板原子配列はずれても図8の上下に1原子レベルであるのでほぼ原子レベルで同一平面となる。
 換言すると、本発明において接合される二枚の基板1、9の組み合わせは、基板の表面がSiを含んだ単結晶基板同士、あるいは、Siを含んだ非晶質(アモルファス)基板同士とするのが良い。さらに、本実施例において、各基板の積層膜の材料は、シリコン(Si)のみならず、SiC等、Siを含んだ他の単結晶基板、あるいはアモルファス基板でも良い。
 次に、このようにして同じ面方位(110)シリコン基板1、9の(111)面からなるオリエンテーションフラット2、18を合せて、二枚の基板を接合した後、切り出しを行い、さらに、劈開またはダイシングにより(111)断面を形成する。
 図9は、第一の実施例における標準部材の作製プロセスを説明する図である。まず、図9(A)に示したように、貼り合わせた試料1,9を(111)面からなるオリエンテーションフラット2,18に対して垂直に所定の幅、例えば幅10mmで試料片24を切り出す(ステップS104)。すなわち、試料を所定の幅の複数の切り出し線29に沿ってダイシング等によりカットし、試料片24を切り出す。
 さらに、図9(B)に示したように、で切り出した試料片24を、所定の長さ、例えば長さ5mm毎に劈開またはレーザー等によるダイシングにより複数の試料断片30に分割し、(111)断面を形成する(ステップS105)。このとき、劈開またはダイシングされた試料断片30の長手方向の断面は、図9(C)や図10(A)に示したように、二枚の基板表面である(110)面に対して垂直な(111)面となっている。
 次に、試料断片30に対して材料選択エッチングを行う(ステップS106)。図10(A)は、エッチングされる前の試料断片30を示している。この断片30の(111)面を選択エッチングによりシリコン酸化膜層7を深さ20nm程度エッチングして、ラインパターンすなわちシリコン層4の周期的な凸パターン(倍率校正パターン400)と不等ピッチの凸パターン(光軸調整パターン410)を形成する。すなわち、所定の大きさ、例えば横10mm、縦5mmに分割された試料断片30をフッ酸系水溶液に浸して、エッチングを行なう。この結果、図10(B)に示したように、試料断片30の(111)面側の断面が、劈開断面部のシリコン酸化膜層7,13のみ所定の深さ、例えば深さ20nm程度にエッチングされる。
 この結果、試料断片30の断面には、接合位置40を挟んで超格子3,11がシリコン層5,12で貼り合わせた片側の基板4の断面に一定ピッチのパターン領域としてシリコン層の周期的な凸パターン(ラインパターン)400が、他方の基板10の断面に電子顕微鏡の光軸調整パターン領域410として成膜表面に近くなるほど周期ピッチが小さくなりながらシリコン層が5nm幅の凸パターン(ラインパターン)が並んだパターンが、それぞれ形成されている。光軸調整用パターンは、倍率校正用のパターンの凹凸パターンのピッチ寸法と同じかその整数倍のピッチ寸法のパターンを含まない構成になっているので、光またはX線回折の測定精度に影響を与えない。さらに、シリコン基板10の断面には別途、パターン位置識別マークパターン79が設けられる。
 このように、倍率校正パターンを含む面方位(110)または(100)シリコン基板4と、光軸調整パターンを含む面方位(110)または(100)シリコン基板10とが上記二枚の基板の面方位を合せて接合され、さらに、上記接合基板の(111)面あるいは(110)面が断面表面になるように劈開もしくはダイシングされた試料断片30を形成し、この試料断片の各周期パターンの片方を選択的にエッチングすることにより、段差がなくかつ超格子パターンにダメージが無くかつ基板表面に対し垂直な断面上に一定ピッチ寸法の凹凸周期パターンを有する、標準部材50が得られる。
 このエッチング済みの接合断面試料50を、図10(C)に示したように、所定の大きさ、例えば高さ20mm、直径20mmの保持用ホルダー60の幅1.45mm、深さ5mmの凹部61に断面試料の表面とホルダーの表面が一致するように埋め込み、導電性接着剤59で貼り付ける等により固定して標準部材8が完成する(ステップS107)。
 次に、この標準部材8を波長0.15nmのX線回折法による回折角度測定を行ったところ、光軸調整パターンからの影響のない3次以上の高次までの明解な回折光が得られ、一定ピッチのシリコン層2の周期的な凸パターン(ラインパターン)周期としてピッチ寸法21.01nmが得られた。このピッチ寸法は測定時にX線が照射された断面試料12の表面全体の上記凹凸パターン(ラインパターン)の平均値として得られたものである。このピッチ寸法が標準部材8のデータとして取得され(値付け)、記憶装置に保持される。(ステップS108)。
 本実施例において、倍率校正パターン領域は、2nm~90nmの範囲の固定の積層ピッチを有し、光軸調整パターン領域は、1nm~100nmの範囲の変動する積層ピッチを有する。また、走査電子顕微鏡の第1の標準倍率の時に、倍率校正パターン領域と光軸調整パターン領域の入射電子に対する水平距離を10μm以内とすることができる。
 さらに、光軸調整パターン領域において周期パターンのピッチ寸法が倍率校正パターン領域の積層ピッチ寸法およびその整数倍以外のピッチ寸法を有する周期パターンを含んでいる。
 なお、本実施例において、基板表面に対し垂直な断面上に形成された倍率校正用のパターンは、次のように定義することもできる。すなわち、一定の固定積層ピッチで周期的に異なる材料が積層されて形成された多層膜断面の凹凸パターンを有する倍率校正用のパターン領域と、一方向に向かってピッチ寸法が変化する変動積層ピッチで異なる材料が積層されて形成された多層膜断面の凹凸パターンを有する光軸調整用パターン領域とを備え、前記倍率校正用のパターン領域と前記光軸調整用パターンとは、前記2つの凹凸パターンが1軸上に隣接して実質的に同じ高さに配置されており、前記光軸調整用パターン領域の前記変動積層ピッチは、前記倍率校正用のパターン領域の前記固定積層ピッチよりも大きな少なくとも1つの租調整用ピッチ寸法と、前記倍率校正用のパターン領域の前記固定積層ピッチよりも小さな少なくとも1つの高精細調整用のピッチ寸法とを含んでいる。
 また、上記実施例では、二枚の基板に面方位(110)シリコン基板を用いたが、面方位(100)シリコン基板を用いても同様の効果が得られる。面方位(100)シリコン基板を用いる場合には、ステップS104の劈開面は二枚の基板表面である(100)面に対して垂直な(110)面となる。
 また、上記実施例では、二枚の基板の接合方法として、表面最上層をシリコン層とした加熱溶融接合を用いたが、これに限定されるものではない。例えば、片側の基板のいずれかが酸化膜表面でいずれかがシリコン表面で数百Vの電圧を印加しながら加熱して接合する陽極接合工程、または互いにシリコン表面、酸化膜表面のいずれかで表面を真空中においてイオンビームで活性化した後に接合する常温接合工程のいずれかの接合工程を用いても同様の効果が得られる。
 また、シリコン基板同士を、接着剤を用いない接合を用いて、かつ上記二枚の基板の面方位を合せて接合するので、接合部において二枚の基板面が連続し一枚の基板と同様なミラー面の状態、換言すると接合面に界面が存在しない状態となり、従来のように二枚の基板を接着剤で貼り合わせて形成する場合に発生する、接着剤による超格子パターンの一部が破壊され、あるいは異物となってしまうという問題の発生も皆無となる。なお、校正誤差の要求が厳格でない用途の場合、倍率校正パターンを含む面方位(110)または(100)シリコン基板4と、光軸調整パターンを含む面方位(110)または(100)シリコン基板10とを、上記二枚の基板の面方位を合せて一体化する工程では、極く薄い接着剤を用いても良い。
 さらに、上記実施例では二枚の基板接合時の面方位の方向基準として(111)面からなるオリエンテーションフラットを用いたが、(111)面の位置を表すノッチを用いても良い。実験によれば、ノッチを用いた場合、上記実施例と同様に面方位角度誤差0.1度の良い合せ精度が得られた。
 本実施例によれば、倍率校正用のパターンを垂直断面でかつ平坦な面上に配置させることが可能であり、段差部で生じる局所的な表面電界分布が発生せず、正確な倍率校正を行うことができ、電子顕微鏡で用いられる倍率校正を高精度で行う校正用標準部材を提供できる。本実施例によれば、校正誤差は0.02 nm程度以内とすることが可能である。さらに二枚の基板を隙間無く接合できるので、電子顕微鏡を高分解能にするための光軸調整用パターンを第2の基板断面に配し、倍率校正用のパターンと光軸調整用パターンの距離をビーム偏向の範囲内である10マイクロメートル以内の近傍に同じ高さすなわち同じ焦点位置に配置することで、平坦で段差部での局所的な表面電界分布が発生せず、かつビーム調整が高精度で行ったビーム状態のまま倍率校正が可能な校正用標準部材を提供することができる。
 図11,図12を用いて、本発明の第二の実施例になる標準部材について説明する。図11(図11A~図11C)は、第二の実施例により、ウェーハから光軸調整パターン用の基板9を作成する過程を示す図である。図11Aは基板9の斜視図、図11Bは図11AのB-B’断面図、図11Cは、図11Bの矩形枠部Cの拡大図である。図12(図12A、図12B)は、第二の実施例の校正用標準部材の概略図であり、図12Bは校正パターンの全体を示す斜視図、図12Aは、図12Bの校正パターン領域を拡大して示した図である。第二の実施例の校正用標準部材は、その断面に、校正位置識別用のマークパターン80を有する。
 次に、第二の実施例の校正用標準部材の製法について説明する。この校正用標準部材の製法は、上記第一の実施例に関して図1に示したプロセスフローにおいて、校正パターン領域400の作製プロセス(ステップS101)は第一の実施例と同じとし、光軸調整パターン410用の基板9の作製プロセス(ステップS102)を一部変更する。すなわち、光軸調整パターン410用の基板9として、所定厚さ、例えば725μmの8インチ面方位(110)シリコン基板10上にシリコン13とシリコン酸化膜14の積層構造11として、シリコン酸化膜層14は不等ピッチの所定厚さ、例えば2nmから順に2nmずつ増やしながら40nmの厚さまでの20層を形成し、シリコン層13は所定の一定のピッチ、例えば5nmの厚さとし、シリコン13とシリコン酸化膜14を交互にスパッタ成膜し、積層構造を形成する(ステップS102相当)。次に、図11Aに示したように、この基板9の表面に(111)面からなるオリエンテーションフラット18に垂直な方向に所定ピッチ、例えば2μmピッチで、ラインパターンよりも十分に大きなサイズ、例えば幅100nmで厚さ50nmのタングステン配線78を、成膜、リソグラフィ及びドライエッチングにより形成する。最後に最上層としてシリコン層12を、所定厚さ、例えば100nmの厚さでスパッタ成膜にて形成した後、最上層を化学機械研磨して平坦化する。
 以下、実施例1とほぼ同じ作製プロセスにより、ステップS101の基板4と上記ステップS102の基板10とを、積層構造3,11の表面を背中合わせにしてかつ(111)面からなるオリエンテーションフラット18を合せて固定する。次に、この二枚の基板を真空中において基板表面をイオンビームで活性化した後に接合を行う常温接合により貼り合わせる(ステップS103)。接合方法は、実施例1で述べた他の接合方法を採用することもできる。
 次に、この貼り合わせた試料を、図9(A)に示した実施例1の場合と同様に、(111)面からなるオリエンテーションフラットに対して複数の切り出し線24に沿って垂直に所定の幅、例えば幅10mmで切り出し、試料片24を得る(ステップS104)。さらに、この幅10mmで切り出した試料片を長さ5mm毎に劈開により分割し、試料断片30を形成する(ステップS105)。このとき長手方向の横10mmの断面は、図12Bに示すように二枚の基板表面である(110)面に対して垂直な(111)面となっている。
 この分割された試料断片30、例えば横10mm、縦5mmに分割された試料断片、をフッ酸系水溶液に浸してエッチングを行なう(ステップS106)。この結果、劈開断面部のシリコン酸化膜層7、13のみ、深さ20nm程度エッチングされる。この結果、接合位置40を挟んで超格子がシリコン層で貼り合わせられた片側の基板の断面に一定ピッチのパターン領域としてシリコン層の周期的な凸パターン(ラインパターン)が、他方の基板の断面に電子顕微鏡の光軸調整パターン領域として成膜表面に近くなるほど周期ピッチが小さくなりながらシリコン層が5nm幅の凸パターン(ラインパターン)が並んだパターンが形成される。この断面には、ステップS102で作製した2μmピッチで幅100nmで厚さ50nmのタングステン配線の断面78に相当する校正位置識別用のマークパターン80が配列されている。
 このエッチング済みの接合断面試料12を、高さ20mm、直径20mmの保持用ホルダー13の幅1.45mm、深さ5mmの凹部に断面試料の表面とホルダーの表面が一致するように埋め込み、導電性接着剤で固定して標準部材が完成する(ステップS107)。
 次に、この標準部材を波長0.15nmのX線回折法による回折角度測定を行ったところ、光軸調整パターンからの影響のない3次以上の高次までの明解な回折光が得られ、一定ピッチのシリコン層2の周期的な凸パターン(ラインパターン)周期として実施例1と同様にピッチ寸法21.01nmが得られた。このピッチ寸法は、測定時にX線が照射された断面試料12の表面全体の上記凹凸パターン(ラインパターン)の平均値として得られたものである。このピッチ寸法が標準部材8のデータとして取得され(値付け)、記憶装置に保持される。(ステップS108)。
 本実施例でも、実施例1と同じような効果が得られる。すなわち、本発明によれば、倍率校正用のパターンを垂直断面でかつ平坦な面上に配置させることが可能で段差部で生じる局所的な表面電界分布が発生せず、正確な倍率校正を行うことができるので電子顕微鏡で用いられる倍率校正を高精度で行う校正用標準部材を提供できる。さらに二枚の基板を隙間無く接合できるので電子顕微鏡を高分解能にするための光軸調整用パターンを第2の基板断面に配し、倍率校正用のパターンと光軸調整用パターンの距離をビーム偏向の範囲内である10マイクロメートル以内の近傍に同じ高さすなわち同じ焦点位置に配置することで、平坦で段差部での局所的な表面電界分布が発生せず、かつビーム調整が高精度で行ったビーム状態のまま倍率校正を行うことができる。
 さらに、本実施例によれば、二枚の基板を隙間無く接合できるので、校正位置を特定できるマークパターンを第2の基板断面に配し、倍率校正用のパターンとマークパターンをビーム偏向の範囲内である10マイクロメートル以内の近傍に同じ高さすなわち同じ焦点位置に配置することで、一度使った倍率校正位置を容易に認識することができ、複数回使用することによるコンタミネーション付着が原因の校正精度劣化を防止することが可能な校正用標準部材を提供することができる。
 次に、ホルダー60に実施例2で作製したシリコン/シリコン酸化膜層の積層構造の断面試料50を有した標準部材8を、走査電子顕微鏡に搭載して校正を行った例について説明する。
 図13は本発明による走査電子顕微鏡のステージ部分の拡大斜視図、図14は走査電子顕微鏡のシステム構成を示した概略図、図15は本発明により走査電子顕微鏡の倍率校正を行う際のフローチャート図である。
 図13、図14に示すように、本実施例では、実施例1または実施例2で述べた標準部材8を、走査電子顕微鏡のステージ64に搭載して走査電子顕微鏡の校正を行う。なお、このステージ64上には、測定試料(ウェーハ)65が積置される。また、このステージ64には、ビーム63の加速電圧を制御するために電圧を印加するバイアス電源61が接続されている。66は、電子ビーム照射により発生する二次電子73を検出する電子検出器である。
 ここで、図14により、本発明が適用される走査電子顕微鏡の全体的な構成例について簡単に説明する。走査電子顕微鏡は、電子ビーム63を放出する電子銃(電子源)67、電子ビーム63を試料上で走査するための走査偏向器70、被測長試料65上における電子ビームのフォーカスを調整するためのレンズ68、71、非点収差補正器74、1次電子線照射により発生する二次電子73を検出するための電子検出器72、情報処理装置を含むSEM制御系77等を備えている。SEM制御系77は、レンズ68を制御するレンズ制御部251,1次電子線の走査偏向を制御するビーム偏向制御部252、レンズ71を制御するレンズ制御部253,電子検出器72からの出力信号を処理する二次電子信号処理部254、非点収差補正器74を制御する制御器2250及び、被測長試料65または標準部材8が載置されるステージ64の移動を制御するステージ制御部255などにより構成される。SEM制御系77を構成する情報処理装置260は、SEM制御部から入力される各情報ないし制御信号を演算処理するためのCPUによる演算処理部(寸法演算部262、寸法校正演算部264)、このCPU上で動作する倍率校正処理等の種々のソフトウェアが展開されるメモリ(図示略)、測長レシピ等の情報や種々のソフトウェアが格納される外部記憶装置(校正値記憶部263、寸法記憶部265)等により構成されている。情報処理装置260には、更に、CPUによる情報処理結果が表示される表示部(波形表示部261、寸法表示部266、画像表示部268)や、情報処理に必要な情報を情報処理装置に入力するための情報入力手段(図示略)等が接続されている。
 次に、走査電子顕微鏡の動作について、簡単に説明する。電子銃(電子源)67から放出された電子ビーム63を、レンズ68,71および偏向器70により、試料上で走査する。ステージ64、76上には、測定試料(ウェーハ)65がある。ステージ64には、ビーム加速電圧を制御するために電圧が印加されている。また、電子ビーム照射により発生する二次電子73を検出する電子検出器66、72からの信号に基づいて二次電子(もしくは反射電子)像ないし二次電子信号波形の表示および測長を行う。そのときのステージ位置は、ステージ制御部にて検知、制御される。ここで、図14では、各演算部、制御部、表示部等は制御系77に含まれた形態であるが、必ずしも制御系77に含まれていなくてもよい。
 次に、図15のフローチャートに沿って、本発明により倍率校正を行う処理の手順を説明する。まず、図15に示す実施例2で作製したシリコン/シリコン酸化膜層の積層凹凸構造断面試料50をホルダー60に有した標準部材8をステージ64上に搭載する。そして、ステージ64を移動して第1の所定の倍率、例えば一万倍の低倍率で試料上のパターン位置判別マーク80を検出する(ステップS41)。次に、第1の所定の倍率で電子ビームを標準部材8上で走査する。ビームの加速電圧は、例えば、500Vになるようにステージ64にマイナス1.5kVの電圧が印加されている。ここで、第1の所定の倍率、例えば一万倍は、図12Bに示した標準部材8の全体が同じ視野に見える倍率であり、かつ、標準部材8の中の最も大きなパターンにも対応しない、低い倍率であるものとする。この低倍率では、2つのパターン領域にある積層凸パターン(ラインパターン)が微細すぎるのでこのラインパターンでは校正パターン領域400と軸調整パターン領域410の区別ができないが、試料上のパターン位置判別マーク80により容易にパターン領域の区別及び位置決めは可能である。
 次に、ステージ制御部によりステージ64を移動して十万倍の倍率で、(2μmピッチで幅100nmで厚さ50nmのタングステン配線78の断面からなる)、校正位置識別用のマークパターン80をビーム直下に位置させる(ステップS42)。この座標は記憶装置に記憶しておく。次に、光軸調整パターン領域410のシリコン/シリコン酸化膜層の積層凹凸14でビーム調整を行う(ステップS43)。
 シリコン/シリコン酸化膜層の積層凹凸14で一定ピッチ寸法のシリコン/シリコン酸化膜層の積層凹凸の回折格子パターン7のピッチ寸法である20nmよりも大きいシリコン酸化膜層の溝幅40nmはビーム調整前の状態でも判別できたので、このシリコン酸化膜層13の溝幅40nmパターンで電子光学鏡筒のレンズ68,71をレンズ制御系で制御し、さらに、非点収差補正器74の調節を行い、ビームの非点や焦点の調整を含めた高精度の光軸調整を行う。(ステップS44)。
 この結果、再度このビーム条件で標準部材のシリコン/シリコン酸化膜層の積層凹凸構造部14でビーム走査を行い、二次電子信号処理部を通して得られる波形表示部の二次電子信号波形を観察したところ、一定ピッチ寸法のシリコン/シリコン酸化膜層の積層凹凸の回折格子パターンと同じピッチ寸法である20nmを判別できた。
 さらに、このビーム条件でシリコン/シリコン酸化膜層の積層凹凸14を観察すると、より小さいピッチ寸法10nm以下であるシリコン酸化膜層の溝幅4nmが判別できなかった(ステップS45、NO)。そこで、さらに倍率を40万倍に上げてこのシリコン酸化膜層の溝幅4nmパターンで電子光学鏡筒のレンズ68,71をレンズ制御系で制御しでビームの非点や焦点の調整を含めた軸調整を行った結果(ステップS46)、シリコン酸化膜層の溝幅4nmが判別できた(ステップS45、YES)。倍率が40万倍では同一視野内に一定ピッチ寸法のシリコン/シリコン酸化膜層の積層凹凸の回折格子パターン7は見えないので、このビーム条件のまま、最大偏向範囲10マイクロメートルの偏向器70を用いて水平距離2μm相当のビーム偏向により一定ピッチ寸法のシリコン/シリコン酸化膜層の積層凹凸の回折格子パターン7にビーム走査位置を移動して(ステップS47)、ビーム走査を行い二次電子信号処理部を通して得られる波形表示部の二次電子信号波形を観察したところ、焦点補正のビーム調整なしでこれまでのビーム条件に比べより先鋭な一定ピッチ寸法のシリコン/シリコン酸化膜層の積層凹凸の回折格子パターンの二次電子信号波形が得られた(ステップS48)。
 このビーム条件で、一定ピッチ寸法のシリコン/シリコン酸化膜層の積層凹凸の回折格子パターンに電子ビームを走査することにより得られた二次電子信号処理部を通して得られる波形表示部の二次電子信号波形から寸法演算部においてピッチ寸法を求めた(ステップS49)。この測定を一定ピッチ寸法のシリコン/シリコン酸化膜層の積層凹凸の回折格子パターン7の異なる位置で20点測定を繰り返した(ステップS50)。次に、上記測定で得られた20点のピッチ寸法の平均値20.10nmを寸法値記憶部に記憶した(ステップS51)。次に、寸法校正演算部により寸法演算部で求めたピッチ寸法と、予めX線回折法で求められ寸法値記憶部に記憶されたピッチ寸法21.01nmとを比較して、ビームによる測定値の校正係数を決定し(ステップS52)、その差が0になるようにビーム偏向制御部に補正を行い、その校正係数を校正値記憶部に記憶した(ステップS53)。
 一方、試料ステージ64を駆動して測定ウェーハ65上のパターンを測長し(ステップS54)、校正値記憶部にある上記校正係数から上記測長値を校正して、寸法表示部、画像表示部で表示し、記憶した(ステップS55)。
 ホルダー60の表面と二つのシリコン/シリコン酸化膜層の積層断面構造50の表面は1μm以内の段差で略同一平面であることから、ステージに印加されているマイナス1.5kVの電圧による表面電界の乱れがなく、二つのシリコン/シリコン酸化膜層の積層断面表面でのビーム条件で非点変調が発生しなかった。その結果、校正精度は0.02nm以下が得られた。ビーム照射をした回折格子領域にはコンタミネーション付着による寸法変動の恐れがあるために、次の校正の機会には、校正に使用した回折格子近傍にあるタングステン配線の断面の位置座標を校正時に記憶してあるので、この座標を元にまだ未使用の回折格子を用いることで常に安定した装置校正が可能となった。
 これに対して、従来技術の標準部材の場合には、片方の断面基板の凹凸回折格子パターンと他方の断面基板の凹凸回折格子パターンが同じピッチ寸法かほぼ同じピッチ寸法であるために、光またはX線回折では互いの凹凸回折格子パターンの回折光同士が干渉し合い測定に十分な回折光強度が得られなかった。このため、ピッチ寸法測定は二つの断面を貼り合わせる前にX線反射法による成膜厚さ計により求めたが、この方法では断面表面以外の基板内部の膜厚情報が加わることと、測定がエッチングや貼り合わせ前に行われるために作製時の寸法変動がわからないために、ピッチ寸法精度は不確定のものである。このため校正精度は0.5nm以上になってしまう。
 本発明の実施例によれば、倍率校正用のパターンを垂直断面でかつ平坦な面上に配置させることが可能であり、段差部で生じる局所的な表面電界分布が発生せず、正確な倍率校正を行うことができるので電子顕微鏡で用いられる倍率校正を高精度で行うことができる。さらに二枚の基板を隙間無く接合できるので電子顕微鏡を高分解能にするための光軸調整用パターンを第2の基板断面に配し、倍率校正用のパターンと光軸調整用パターンの距離をビーム偏向の範囲内である10マイクロメートル以内の近傍に同じ高さすなわち同じ焦点位置に配置することで、平坦で段差部での局所的な表面電界分布が発生せず、かつビーム調整が高精度で行ったビーム状態のまま倍率校正を行うことができる。
 また、二枚の基板を隙間無く接合できるので校正位置を特定できるマークパターンが第2の基板断面に配されており、倍率校正用のパターンとマークパターンをビーム偏向の範囲内である10マイクロメートル以内の近傍に同じ高さすなわち同じ焦点位置に配置することで、一度使った倍率校正位置を容易に認識することができ、複数回使用することによるコンタミネーション付着が原因の校正精度劣化を防止することができる。
 また、本発明による標準部材は、ステージ64上に載置される測定試料(ウェーハ)65(図13参照)と同じサイズのウェーハ上に標準部材を一体的に形成するウェーハ型の形態でも実施可能である。実施例4の標準部材の製作方法を、図16のフローチャート及び図17の工程図で説明する。断面片30(図9参照)を製作するまでの過程は実施例1と同じである。すなわち、図16のステップS201~S205は、図2のフローチャートのステップS101~S105と同じである。
 次に、図17の(A)に示すように、断面片30を、予め凹部82を設けたシリコン基板87に接合により埋め込む(S206)。この凹部82は酸化膜83を内在した貼り合わせウェーハ87の表面シリコン層84と酸化膜83をエッチングすることにより得られ、平坦で清浄なシリコン表面を有した凹部82が実現できる。この清浄シリコン面と標準部材のシリコン面を常温接合することにより、積層断面接合が可能となる。この断面片81の(111)面とシリコン基板87の表面である(100)面は互いに平行になっている。
 次に、図17の(B)に示すように、研磨を用いてシリコン基板87および断面試料30を同じ高さに調製し(S207)、さらに、図17の(C)に示すように、断面試料30に対して材料選択エッチングを行い(S208)、倍率校正パターン400と光軸調整パターン410とを備えたウェーハ型標準部材88が完成する。最後に、X線回折法による回折角度測定を行い、一定ピッチのシリコン層2の周期的な凸パターン(ラインパターン)周期のピッチ寸法を求め、記憶装置に保持する。(ステップS209)。この実施例の場合でも、劈開面を出発面として研磨を行うので研磨面精度は従来よりも向上し、実施例1や実施例2のホルダー型とほぼ同等の効果が得られる。
 なお、本発明による標準部材は、図14に示した測長用の走査電子顕微鏡に限らず、他の電子線装置にも応用できることは言うまでも無い。

  1.  走査電子顕微鏡を校正する校正用標準部材であって、
     夫々異なる材料を基板表面に交互に積層させた多層膜及び断面を有する第一の試料断片と第二の試料断片とが、前記両多層膜の表面で互いの面方位の方向を合せて接合された接合基板と、
     前記接合基板の前記断面に設けられた校正パターン領域とを有し、
     該校正パターン領域に、前記各多層膜を加工して一対の凹凸パターンが形成されており、
     前記両基板の表面が(110)面のとき前記断面が(111)面であり、前記両基板の表面が(100)面のとき前記断面が(110)面である
    ことを特徴とする校正用標準部材。

     前記接合は、二枚の相対する前記基板表面の原子配列状態において接合前に大気を挟んだ最表面原子配列と大気との不連続境界が接合後には消失し、前記二枚の相対する前記基板最表面の原子配列状態が連続した原子配列状態の接合である

     前記校正用標準部材は、接合基板の断面に校正パターン領域を有し、該校正パターン領域は一対の凹凸パターンを有するものにおいて、
     表面が(110)面または(100)面からなる基板に、一定の積層ピッチで周期的に異なる材料を基板表面に積層させて多層膜を有する第一の基板を形成する工程と、
     表面が(110)面または(100)面からなる基板に、前記第一の基板の多層膜と同じピッチ寸法の積層構造を含まない多層膜を有する第二の基板を形成する工程と、
     前記第一、第二の基板を両多層膜の表面側で接合し接合基板を形成する接合工程と、
     該接合基板の断面辺が露出した試料断片を形成する工程と、
     該断面辺において前記周期的に積層された多層膜の一方の材料を選択的にエッチングして一定ピッチ寸法を有する凹凸パターンを備えた接合断面試料を形成する工程とを有し、
     前記試料断片を形成する工程において、前記各基板表面が(110)面のとき前記断面は(111)面であり、前記各基板表面が(100)面のとき前記断面は(110)面である
    ことを特徴とする校正用標準部材の作製方法。
  14.  請求項13において、
     前記接合工程は、二枚の相対する前記基板表面の原子配列状態において接合前に大気を挟んだ最表面原子配列と大気との不連続境界が、接合後には消失し二枚の相対する基板最表面の原子配列状態が連続した原子配列状態とするものである
    ことを特徴とする校正用標準部材の作製方法。
  15.  請求項13において、
     前記接合基板の断面を形成する工程において、劈開またはダイシングによって断面を形成する
    ことを特徴とする校正用標準部材の作製方法。
  16.  請求項13において、
     前記第一、第二の基板がシリコン基板であり、
     前記二枚の基板表面がシリコンもしくは酸化膜シリコンのいずれかであり、かつ
     前記二枚の基板を接合する工程において、溶融接合または常温接合を行う
    ことを特徴とする校正用標準部材の作製方法。
  17.  請求項13において、
     前記第一、第二の基板がシリコン基板であり、
     前記二枚のうち少なくとも片方の基板表面が酸化膜シリコンであり、かつ
     前記二枚の基板を接合する工程において、陽極接合を行う
    ことを特徴とする校正用標準部材の作製方法。
  18.  試料もしくは校正用標準部材を保持する試料ステージと、前記試料ステージ上の試料に対して電子ビームを走査する照射光学系と、前記電子ビームの走査により発生する二次電子または反射電子を検出する検出器と、前記検出器から得られる電子信号を処理することにより前記試料を測長する信号処理手段と、測長結果が表示される表示手段と、前記電子ビームの加速電圧を制御するための電圧を前記試料ステージに印加するバイアス電源と、前記試料ステージ上に搭載された前記校正用標準部材に対する前記二次電子または反射電子強度の情報から前記照射光学系の倍率校正を行う校正機能とを備え、
     測定試料上の観察領域に入射電子線を走査して発生する二次電子または反射電子強度の情報から、前記観察領域内のパターンを計測する走査電子顕微鏡において、
     前記校正用標準部材は、
     夫々異なる材料を基板表面に交互に積層させた多層膜及び断面を有する第一の試料断片と第二の試料断片とが、前記両多層膜の表面で互いの面方位の方向を合せて接合された接合基板と、
     前記接合基板の前記断面に設けられた校正パターン領域とを有し、
     該校正パターン領域に、前記各多層膜を加工して一対の凹凸パターンが形成されており、
     前記両基板の表面が(110)面のとき前記断面が(111)面であり、前記両基板の表面が(100)面のとき前記断面が(110)面である
    ことを特徴とする走査電子顕微鏡。
  19.  請求項18において、
     前記凹凸パターンである第1のパターンのピッチ寸法は、予め光またはX線回折により予め求められており、
     前記信号処理手段で求めた前記いずれかの膜のピッチ寸法と、前記光またはX線回折により予め求められたピッチ寸法とを比較して、その差が略ゼロになるように前記照射光学系の倍率校正を行う機能を有していることを特徴とする走査電子顕微鏡。
  20.  請求項18において、
     前記校正用標準部材は、前記測定試料と同じサイズのウェーハ型の標準部材であり、前記試料ステージに搭載可能に構成されていることを特徴とする走査電子顕微鏡。
