Abstract
Description
本発明は、上記事情に鑑みてなされたものであり、互いに重ねた2つの板状の部材の一方の重ね合わせ面に処理ガスの供給溝を形成した表面処理装置において、これら板状の部材間から処理ガスが漏洩するのを防止し、雰囲気ガスの汚染や周辺装置の腐食等を防止することを目的とする。
処理ガス供給溝が形成された主面と、前記主面と交差する先端面を有し、前記処理ガス供給溝が前記先端面に達する板状の供給溝形成部材と、
前記主面を覆うように前記主面に重ねられる被覆面を有する被覆部材と、
を備え、前記処理ガス供給溝が、処理ガスの供給手段に接続され、前記主面と前記被覆面との何れか一方の前記処理ガス供給溝より外側部分には外側溝が形成され、前記外側溝が、(第1の)ガス吸引手段に接続されていることを特徴とする。
この特徴構成によれば、ガス吸引手段の吸引圧が外側溝に導入される。この吸引圧により、供給溝形成部材と被覆部材を強く密着させることができ、処理ガスが処理ガス供給溝から供給溝形成部材と被覆部材の当接面間に漏れるのを防止できる。たとえそのような漏れが生じたとしても、その漏れガスを外側溝で捕捉し、外側溝からガス吸引手段に吸引させることができる。したがって、ノズル装置から雰囲気中に処理ガスが漏れるのを防止でき、雰囲気ガスの汚染や周辺の装置の腐食を防止できる。
これによって、上記処理ガス供給溝から漏れた処理ガスを外側溝で確実に捕捉でき、処理ガスが雰囲気中に漏れ出るのを確実に防止できる。
これによって、上記処理ガス供給溝から漏れた処理ガスを外側溝で一層確実に捕捉でき、処理ガスが雰囲気中に漏れ出るのを一層確実に防止できる。
前記外側溝が、前記先端面の前記処理ガス供給溝より外側の部分に達していてもよい。前記先端面の前記処理ガス供給溝より外側の部分には、前記外側溝に連なり、かつ前記先端面の短手方向(第2方向)に延びる端溝が形成されていてもよい。これにより、被処理箇所から前記長手方向の外側へ流れる処理済みガスを前記端溝に入り込ませ、前記外側溝を経て、前記ガス吸引手段に吸引して排気できる。
前記裏面には、前記先端面の長手方向(第1方向)に延び、かつ前記先端面に達する裏側吸引溝が形成されていることが好ましい。これにより、被処理箇所から裏側方向へ流れる処理済みガスを前記裏側吸引溝から吸引できる。
前記供給溝形成部材には、前記外側溝と前記裏側吸引溝とを連ねる連通孔が形成されていてもよい。これにより、被処理箇所から裏側方向へ流れる処理済みガスを前記裏側吸引溝に入り込ませ、前記外側溝を経て、前記ガス吸引手段に吸引して排気できる。
この構造によれば、処理ガスをツリー状の溝部により前記先端面の長手方向に分散させて噴き出すことができる。
ツリー状溝部の枝分かれの段数は1以上が好ましい。
これにより、ノズル装置からガスが漏れたとしても、該漏れガスを、カバーとノズル装置との間の空間に閉じ込めてカバーから外部へ漏れるのを防止でき、更には前記第2吸引手段で吸引し排出できる。これにより、雰囲気ガスの汚染や周辺の装置の腐食を一層確実に防止できる。
前記第1ガス吸引手段と前記第2ガス吸引手段とが、共通の吸引手段で構成されていてもよい。
図1~図9は、本発明の第1実施形態を示したものである。図9に示すように、表面処理装置1は、被処理物配置部2と、ノズル装置3を備えている。配置部2は、ステージやコンベアで構成されている。配置部2上に被処理物9が配置されている。被処理物9は、例えばフラットパネルディスプレイ用のガラス基板や半導体ウェハで構成されているが、これに限定されるものではない。表面処理の内容として、エッチング、成膜、洗浄、撥水化、親水化等が挙げられるが、これらに限定されるものではない。
なお、第1ガス吸引手段5と上記第2ガス吸引手段7は、1つの共通の吸引手段で構成されていてもよい。
図4に示すように、ノズル装置3は、第1、第2の溝形成部材11,12と、外壁部材21,22を備えている。ノズル構成部材11,12,21,22は、それぞれ長手方向を第1方向に向け、幅方向を上下に向け、厚さ方向を第1方向と直交する水平な第2方向(図4において左右)に向けた板状になっている。
外壁部材21,22は、例えばアルミニウム等の金属で構成されている。
図1に示すように、第1溝形成部材11の表側の主面11fに上記処理ガス供給溝40が形成されている。供給溝40は、ツリー溝部41と、開口溝部42とを含む。第1溝形成部材11は、供給溝形成部材を構成する。
第2溝形成部材12は、供給溝形成部材11の表側の主面11fを覆う被覆部材を構成し、裏側の主面12rは、被覆面を構成する。
裏側外壁部材21は、第1溝形成部材11の裏側の主面11rを覆う第2の被覆部材を構成する。
表側外壁部材21は、第2溝形成部材12の表側の主面12fを覆う被覆部材を構成する。
図1に示すように、第1溝形成部材すなわち供給溝形成部材11の表側面11fには、外側溝80が形成されている。外側溝80は、第1溝形成部材11の表側の主面11fの処理ガス供給溝40より外側部分に配置されている。外側溝80が、供給溝40の下端(先端)の開口より上側(基端側)の部分を部分的に囲んでいる。
処理ガス源4から処理ガスが供給路4aによってノズル装置3の供給ポート34に導入される。処理ガスは、供給ヘッダ路31を通り、ツリー溝部41内に入り込む。この処理ガスが、一次分岐溝41a、二次分岐溝41b、三次分岐溝41c、最終次分岐溝41eの順に流れて行くことにより、第1方向に拡散される。更に、処理ガスは、各最終次分岐溝41eの下端(ツリー溝部41の末端)から開口溝部42に送出される。この開口溝部42の凸条47より上側部分において、各分岐溝41eからの処理ガスが互いに混合される。続いて、処理ガスは、絞り部48を通過しながら絞られ、その後、凸条47より下側の開口溝部42に流出して膨張する。更に、処理ガスは、供給スリット71を通過しながら絞られる。これにより、処理ガスを第1方向に十分に均質化できる。そして、処理ガスが供給スリット71から下方へ噴き出される。
裏側吸引スリット72及び開口溝部52が開口溝部42及び供給スリット71と同様の構造になっているため、上記噴出時と同様の作用により、裏側吸引スリット72から吸い込まれるガスの流通状態を第1方向に均一化できる。同じく、表側吸引スリット73及び開口溝部62が開口溝部42及び供給スリット71と同様の構造になっているため、表側吸引スリット73から吸い込まれるガスの流通状態を第1方向に均一化できる。これにより、表面処理の均一性を一層高めることができる。
以下、2つの分割板13,13を互いに区別するときは、図1において左側の分割板13には符号にAを付し、右側の分割板13には符号にBを付す。
部材11と同じ形状になっている。右側の分割板13Bは、左側の分割板13Aの近傍の部分を除き、第1実施形態(図1)の溝形成部材11を左右に反転させた形状になっている。したがって、分割板13Bの裏側吸引ヘッダ路32及び外側溝部82は、該分割板13Bの右側部分に配置されている。分割板13Bの表側吸引ヘッダ路33及び外側溝部83は、該分割板13Bの左側部分に配置されている。供給溝形成部材11の外側溝80は、全体として4つの外側溝部82,83を有している。
左側の分割板13Aは、開口溝部42の凸条47より下側の部分が右側の分割板13Bへの突き合わせ端面13eに達している。右側の分割板13Bは、開口溝部42の凸条47より下側の部分が左側の分割板13Aへの突き合わせ端面13eに達している。これにより、隣接する2つの分割板13A,13Bの開口溝部42,42どうしが連なっている。これら開口溝部42,42の連通部49は、溝形成部材11の下端面(先端面)に達している。
図14に示すように、この実施形態では、外側溝部82の下端部が、第1実施形態より下方へ延び、溝形成部材11の下端面に達している。図15(a)に示すように、溝形成部材11の下端面(先端面)の左端部の開口溝部42,52より外側部分には、端溝84が形成されている。端溝84は、溝形成部材11の下端面(先端面)の短手方向(第2方向、同図において上下)に延びている。端溝84の表側(面11f側)の端部は、外側溝部82の下端部に連なっている。端溝84の裏側(面11r側)の端部は、面11rに達して開口し、この開口が裏側外壁部材21で塞がれている。
詳述すると、図20及び図22に示すように、ノズル装置3は、フレーム94を有している。フレーム94は、例えばアルミニウム等の金属で構成されている。フレーム94は、第1方向に延び、底部が開放された容器状になっている。図21及び図22に示すように、フレーム94の内部に供給溝形成部材91と被覆部材92が収容されている。2つの部材91,92は、例えばアルミナ等のセラミックで構成されている。これら部材91,92は、それぞれ第1方向に延びる容器状をなし、互いに第2方向に突き合わされている。
例えば、外側溝80は、上記主面11fと被覆面12rの両方に形成してもよい。外側溝部82,83の何れか一方を主面11fに形成し、他方を被覆面12rに形成してもよい。
外側溝80は、上記主面11f又は被覆面12rの処理ガス供給溝40より外側部分に配置されていればよく、面11f,12rの必ずしも基端部(上端部)から先端部(下端部)にわたって延びている必要はなく、中間部が途切れていてもよく、面11f,12rの基端部(上端部)のみ若しくは先端部(下端部)のみに設けられていてもよい。外側溝80は、供給溝40から処理ガスが漏れて来やすい部分に配置されるのが好ましい。
外側溝80は、一条に限られず、複数条並べて設けてもよい。
被覆部材12,92にも処理ガス供給溝40を設けてもよい。
処理ガス供給溝40の形状はツリー状に限られない。例えば、供給ヘッダ路31から供給スリットに向けて裾が広がる三角形状の溝であってもよい。
第1~第5実施形態において、噴出路(40,71)と該噴出路を挟む一対の吸引路(50,72;60,73)との組が、第2方向に並んで複数設けられていてもよい。
第4実施形態(図13)において、溝形成部材11が3つ以上の分割板13で構成されていてもよい。
第4実施形態(図13)において、各分割板13の外側溝部83を端面13eに開口させ、隣接する分割板13,13の外側溝部83,83どうしを上記端面13eへの開口を介して互いに連通させてもよい。
第4実施形態(図13)において、溝形成部材11を構成する2つ(複数)の板13が一体に連なり、この一体物の溝形成部材11の表側面に2つ(複数)のツリー溝部41が第1方向に並んで形成されていてもよい。
第4実施形態(図13)や第5実施形態(図14)においても、第2実施形態(図10)と同様に、外側溝部82,83どうしを連通溝81で連ねてもよい。
第7実施形態(図20)のツリー溝部を有しない処理ガス供給溝40を、第1~第6実施形態の電極90を有しないノズル装置3に適用してもよい。
第7実施形態において、第2実施形態と同様に、外側溝80(82,83)を供給溝形成部材91に代えて被覆部材92に設けてもよい。

Claims (8)
- 被処理物に処理ガスを供給するノズル装置において、
処理ガス供給溝が形成された主面と、前記主面と交差する先端面を有し、前記処理ガス供給溝が前記先端面に達する板状の供給溝形成部材と、
前記主面を覆うように前記主面に重ねられる被覆面を有する被覆部材と、
を備え、前記処理ガス供給溝が、処理ガスの供給手段に接続され、前記主面と前記被覆面との何れか一方の前記処理ガス供給溝より外側部分には外側溝が形成され、前記外側溝が、ガス吸引手段に接続されていることを特徴とする表面処理用ノズル装置。 - 前記外側溝が、前記主面又は前記被覆面の前記外側部分の基端部と先端部との間にわたるように設けられていることを特徴とする請求項1に記載の表面処理用ノズル装置。
- 前記外側溝が、前記処理ガス供給溝の前記先端面より基端側の部分を部分的に囲むように延びていることを特徴とする請求項1に記載の表面処理用ノズル装置。
- 前記先端面の前記処理ガス供給溝より外側の部分には、前記外側溝に連なり、かつ前記先端面の短手方向に延びる端溝が形成されていることを特徴とする請求項1に記載の表面処理用ノズル装置。
- 前記供給溝形成部材の前記主面とは反対側の裏面を覆う第2の被覆部材を更に備え、
前記裏面には、前記先端面の長手方向に延び、かつ前記先端面に達する裏側吸引溝が形成されていることを特徴とする請求項1に記載の表面処理用ノズル装置。 - 前記供給溝形成部材には、前記外側溝と前記裏側吸引溝とを連ねる連通孔が形成されていることを特徴とする請求項5に記載の表面処理用ノズル装置。
- 前記処理ガス供給溝が、処理ガスの供給手段に接続され、かつ前記先端面に近づくにしたがって前記先端面の長手方向に広がるよう枝分かれするツリー状の溝部を含んで前記先端面に達していることを特徴とする請求項1~6の何れか1項に記載の表面処理用ノズル装置。
- 基端部及び外周部をカバーで覆い、前記カバーに第2のガス吸引手段を接続したことを特徴とする請求項1~6の何れか1項に記載の表面処理用ノズル装置。
