 ポリイミドフィルムと、その上に電極となる金属層とを有しており、前記電極となる金属層が、自己支持性フィルムの製造時にフィルムの支持体と接する側の面(B面)上に形成されているポリイミド金属積層体を使用して、CIS系太陽電池を製造する。

Description

ポリイミド金属積層体および太陽電池
 本発明は、CIS系太陽電池の製造に使用されるポリイミド金属積層体に関する。また、本発明は、この積層体を用いた、高い変換効率を有するCIS系太陽電池に関する。
 近年、光電変換効率の高い太陽電池として、CuInSe、またはこれにGaを固溶したCu(In,Ga)Seなどのカルコパイライト構造半導体層を用いた太陽電池(CIS系太陽電池)が注目されている。CIS系太陽電池は、一般に、基板上に裏面電極層、その上に光吸収層としてのカルコパイライト構造半導体層、バッファー層、透明電極層、取り出し電極が設けられた構成を有している。
 従来、CIS系太陽電池の基板としてはガラス(ソーダライムガラス)が用いられ、基板上に設けられる裏面電極としてはMoが用いられている。さらに、基板として可撓性フィルムを用いたCIS系太陽電池も提案されている(特許文献1など)。可撓性基板を用いた太陽電池は、その柔軟性と軽量性から、従来のガラス基板を用いた太陽電池と比較して応用範囲が広くなる可能性がある。また、可撓性基板を用いるもう一つの利点として、量産性に優れるロール・ツー・ロール方式により太陽電池を製造することができる点がある。
 しかしながら、可撓性基板、例えばポリイミド基板を用いたCIS系太陽電池は、ガラス基板を用いたものと比較して、変換効率が低くなる傾向がある。これは、欠陥の少ない高品質なCIS系半導体薄膜の形成には450℃以上、好ましくは500℃以上の高温で熱処理する必要があるが、高耐熱性樹脂であるポリイミドでも、耐熱温度は約450℃程度であり、それ以上の加熱が困難であったためである。
 ポリイミド基板を用いた、変換効率が高いCIS系太陽電池を製造する方法として、特許文献2には、ポリイミド基板上に電極膜を形成し、次いで、電極膜の上方に(すなわち、直接的または間接的に電極膜上に)CuとInおよび/またはGaとSeおよび/またはSとを含む薄膜を形成した後、この薄膜を急速昇温後450℃以上、より好ましくは500℃~600℃で10秒~300秒間保持することによってカルコパイライト構造半導体膜を形成する方法、および、ポリイミド基板上に電極膜を形成し、次いで、電極膜の上方にCuとInおよび/またはGaとを含む薄膜を形成した後、この薄膜を、Seおよび/またはSを含む雰囲気中で、急速昇温後450℃以上、より好ましくは500℃~600℃で10秒~300秒間保持することによってカルコパイライト構造半導体膜を形成する方法が開示されている。この製造方法では、半導体膜の前駆体である薄膜を形成する工程と、その前駆体薄膜を熱処理する工程とを分離し、前駆体薄膜を加熱して結晶成長させる段階で急速昇温することにより、短時間の500℃以上の高温での保持によって、太陽電池の光吸収層として好適なカルコパイライト構造半導体薄膜を得ることを可能にしている。しかしながら、短時間ではあるが、高温での熱処理が必要であるため、この方法でもポリイミド基板に反りが発生したり、電極膜や半導体膜にクラックが発生したりすることがある。
 特許文献3には、基板フィルム上に、少なくとも電極層とカルコパイライト構造半導体薄膜を有する積層が形成されてなる太陽電池において、基板フィルムが芳香族ジアミン類と芳香族テトラカルボン酸無水物類とを重縮合してなるポリイミドフィルムであって、膜厚が3~200μm、300℃までの平均線膨張係数が1~10ppm/℃、長手方向の引張破断強度が300MPa以上であることを特徴とする太陽電池が開示されており、好ましい基板フィルムとして、ベンゾオキサゾール構造を有する芳香族ジアミン類と芳香族テトラカルボン酸無水物類とを重縮合してなるポリイミドベンゾオキサゾールフィルムが記載されている。また、実施例8には、3,3’,4,4’-ビフェニルテトラカルボン酸二無水物とパラフェニレンジアミンとから熱イミド化によって得られたポリイミドフィルムを基板として用いたCIS系太陽電池も記載されている。しかしながら、特許文献3に記載のCIS系太陽電池も、300℃までの昇温過程におけるフィルムの寸法変化については考慮に入れているものの、さらなる高温域(~500℃以上)や降温過程における寸法変化を考慮に入れていないため十分な特性を有してはいないことがある。

 本発明の目的は、可撓性を有し、変換効率が高いCIS系太陽電池を実現できるポリイミド金属積層体、具体的には500℃以上の高温の熱処理に耐えられる極めて高い耐熱性を有するポリイミド金属積層体を提供することである。
 本発明は以下の事項に関する。
 1. ポリイミドフィルムと、その上に電極となる金属層とを有しており、カルコパイライト構造半導体層を有するCIS系太陽電池の製造に使用されるポリイミド金属積層体であって、
 前記ポリイミドフィルムが、芳香族テトラカルボン酸成分と芳香族ジアミン成分とから得られるポリイミド前駆体の溶液を支持体上に流延塗布し、加熱して製造されたポリイミド前駆体溶液の自己支持性フィルムをイミド化することによって製造されるポリイミドフィルムであり、
 前記電極となる金属層が、自己支持性フィルムの製造時にフィルムの支持体と接する側の面(B面)上に形成されていることを特徴とする積層体。
 2. 前記ポリイミドフィルムが、3,3’,4,4’-ビフェニルテトラカルボン酸二無水物を主成分とする芳香族テトラカルボン酸成分と、パラフェニレンジアミンを主成分とする芳香族ジアミン成分とから得られるポリイミドフィルムである上記1記載の積層体。
 3. 前記電極となる金属層がモリブデンを含む層である上記1または2記載の積層体。
 4. 前記電極となる金属層がスパッタリングまたは蒸着により形成されたものである上記1~3のいずれかに記載の積層体。
 5. 前記ポリイミドフィルムのB面の反対側の面(A面)上に、保護層となる金属層を有することを特徴とする上記1~4のいずれかに記載の積層体。
 6. 前記電極となる金属層が、前記保護層となる金属層の形成前に形成されたものである上記5記載の積層体。
 7. 前記保護層となる金属層がモリブデンを含む層である上記5または6記載の積層体。
 8. 前記保護層となる金属層がスパッタリングまたは蒸着により形成されたものである上記5~7のいずれかに記載の積層体。
 9. 上記1~8のいずれかに記載の積層体を含むCIS系太陽電池。
 10. 上記1~8のいずれかに記載の積層体のポリイミドフィルムのB面上の金属層の上に、カルコパイライト構造半導体層を形成することを特徴とするCIS系太陽電池の製造方法。
 11. ポリイミドフィルムと、その上に電極となる金属層とを有しており、カルコパイライト構造半導体層を有するCIS系太陽電池の製造に使用されるポリイミド金属積層体であって、
 前記電極となる金属層が形成されている面の反対側の面上に、保護層となる金属層をさらに有しており、
 前記電極となる金属層が、前記保護層となる金属層の形成前に形成されたものであることを特徴とする積層体。
 12. 上記11記載の積層体を含むCIS系太陽電池。
 13. 上記11記載の積層体のポリイミドフィルムの両面に形成した金属層のうち、先に形成した金属層の上に、カルコパイライト構造半導体層を形成することを特徴とするCIS系太陽電池の製造方法。
 前述の通り、特性の優れたカルコパイライト構造半導体層を形成し、変換効率が高いCIS系太陽電池を製造するためには、基板上に電極となる金属層と半導体層(または、その前駆体である薄膜層)を形成した後に、これを500℃以上の高温で10秒以上保持する必要がある。従って、この高温の熱処理に耐えられるポリイミドフィルムを基板として使用する必要があるが、加えてポリイミドフィルム上に電極となる金属層を形成した積層体の形態で、この高温の熱処理に耐えられることも必要である。
 同じポリイミドフィルム上に電極となる金属層を形成した積層体であっても、自己支持性フィルムの製造時にフィルムの支持体と接する側の面(B面)上に金属層を形成した積層体は、B面の反対側の面(A面)上に金属層を形成した積層体と比較して、500℃以上の高温の熱処理によって発生する金属層のクラックが少ない傾向がある。従って、B面上に電極となる金属層を形成することにより、言い換えると、B面上に形成した金属層を電極として使用し、その上にカルコパイライト構造半導体層、透明電極などを設けてCIS系太陽電池を形成することにより、電極となる金属層や半導体層のクラックの発生、基板からの剥離を抑制して、変換効率が高い高品質のCIS系太陽電池を製造することができる。
 B面の方がクラックの発生が少ない理由は定かではないが、一つの理由として、フィルム表面の脆弱性の差が考えられる。ポリイミドフィルムの製造時、まずポリイミド前駆体溶液の自己支持性フィルムを製造する。自己支持性フィルムは、ポリイミドを与えるポリイミド前駆体の有機溶媒溶液をステンレスベルト等の支持体上に流延塗布し、自己支持性となる程度にまで加熱(溶媒の蒸発+一部のイミド化)して製造されるが、このとき、B面は支持体に接しているため、溶媒の揮発が実質的に生じないのに対して、A面は開放系であり、加熱雰囲気にさらされると多くの溶媒が揮散する。ポリイミドフィルムは前駆体溶液から加熱による分子内環化によりポリイミドに転化するため、溶媒が揮発してしまうと、分子の運動性が保てず、イミド化が進行しづらくなるので分子量が上がらず、表面構造が脆弱となる。このため、溶媒の揮発の少ないB面の方が溶媒の揮発の多いA面と比べてフィルム表面の構造が強固であり、500℃以上の高温処理にも耐えうると考えられる。
 このようなA面とB面とでの金属層クラック発生等の不具合の差は、CIS系太陽電池製造のための熱処理のような高温の熱処理で見られるものであって、低温の熱処理では差があまり見られない。低い温度で熱処理する場合は、A面上に形成した金属層を使用しても問題は起こらない。
 また、ポリイミドフィルムの両面に金属層を形成した積層体の場合、先に形成した金属層は、後に形成した金属層と比較して、500℃以上の高温の熱処理によって発生する金属層のクラックが少ない。従って、先に形成した金属層を電極として使用し、その上にカルコパイライト構造半導体層、透明電極などを設けてCIS系太陽電池を形成することにより、後に形成した金属層を電極として使用するよりも、電極層や半導体層のクラックの発生、基板からの剥離を抑制でき、変換効率が高い高品質のCIS系太陽電池を製造することができる。
 先に形成した金属層の方がクラックの発生が少ない理由は定かではないが、一つの理由として、金属層形成工程において発生する分解・揮発分の影響が考えられる。金属層はスパッタリング法や蒸着法によって形成することができるが、フィルム表面に与えるエネルギーが大きいため、ポリイミドフィルム中の残留溶媒が揮発したり、一部が分解して揮発することがある。最初に金属層を形成する場合、この揮発成分はポリイミドフィルム中を拡散して金属層形成面とは逆の面にも放出される。これに対して後に金属層を形成する場合、先に形成した金属層のバリア効果により、金属層形成面に揮発成分が選択的に集中するなど、金属層に欠陥が多く発生することが考えられる。これら欠陥が原因で金属層の膜質が低下し、クラックなどの欠陥が発生する場合があると考えられる。
 このような形成順序による金属層クラック発生等の不具合の差は、CIS系太陽電池製造のための熱処理のような高温の熱処理で見られるものであって、低温の熱処理では差があまり見られない。低い温度で熱処理する場合は、後で形成した金属層を使用しても問題は起こらない。
図1は、本発明の太陽電池の製造方法の一例の第一工程を示す図である。 図2は、本発明の太陽電池の製造方法の一例の第二工程を示す図である。
 前述の通り、変換効率が高いCIS系太陽電池を製造するためには、500℃以上の高温で熱処理する必要があり、従って、この高温の熱処理に耐えられるポリイミドフィルムを基板として使用する必要がある。
 本発明において用いるポリイミドフィルムは、25℃から500℃までの寸法変化率、好ましくはMD方向の寸法変化率およびTD方向の寸法変化率の最大値と最小値が、初期の25℃での寸法を基準にして、-0.3%~+0.6%、さらに-0.2%~+0.6%、特に0%~+0.6%の範囲内であることが好ましい。
 ここで、25℃から500℃までの寸法変化率とは、測定対象のポリイミドフィルムについて、熱機械的分析装置(TMA)により、下記の条件で、25℃から500℃の昇温過程とそれに続く500℃から25℃の降温過程の各温度において、MD方向(連続製膜方向;フィルムの長手方向)およびTD方向(MD方向に垂直な方向;フィルムの幅方向)の初期値(昇温前の25℃での寸法)に対する寸法変化率を測定し、その最大値と最小値を求めたものである。

 つまり、25℃から500℃までの寸法変化率が-0.3%~+0.6%の範囲内であるとは、25℃から500℃までの昇温時および500℃から25℃までの降温時において、MD方向の寸法変化率およびTD方向の寸法変化率が常に-0.3%~+0.6%の範囲内にあるということである。
 なお、寸法変化率は、下記式(1)で定義されるものである。
 ただし、寸法変化率の最大値(%)は、昇温過程と降温過程において得られる最大寸法を式(1)のLとし、寸法変化率の最小値(%)は、降温過程において得られる最小寸法を式(1)のLとして求めることができる。

(ただし、Lは測定温度での長さ、Lは昇温前の25℃での長さである。)
 25℃から500℃への昇温過程においても、それに続く降温過程においても、その寸法変化率が、MDおよびTDともに、初期(昇温前)の25℃での寸法を基準にして-0.3%~+0.6%の範囲内であるポリイミドフィルムを基板として使用することにより、電極となる金属層や半導体層のクラックの発生、基板からの剥離を防止して、変換効率が高い高品質のCIS系太陽電池を製造することができる。
 基板として使用するポリイミドフィルムは、耐熱性の点から、500℃、20分間熱処理後の重量減少率が1質量%以下であることが好ましく、0.5質量%以下であることがより好ましい。
 ここで、500℃で20分間熱処理後の重量減少率は、測定対象のポリイミドフィルムについて、室温から500℃まで50℃/分で昇温し、500℃になった時点と、それから500℃で20分間保持した後のポリイミドフィルムの重量を測定して、下記式(2)から求めたものである。
 重量減少率(%)=(W-W)/W×100  (2)
(ただし、Wは500℃昇温直後の重量、Wは500℃で20分間保持後の重量である。)
 水分や残留溶媒などの揮発成分は500℃になる前に揮発するので、この重量減少率はポリイミドの分解・熱劣化の指標となり、値が大きいほど劣化が大きいことを示している。
 このような500℃以上の高温の熱処理においても高い寸法安定性を有するポリイミドフィルムは、芳香族テトラカルボン酸成分と芳香族ジアミン成分とを重合して得られたポリイミドフィルムを、実質的に応力がかからない状態で500℃以上、好ましくは500℃以上550℃以下、より好ましくは500℃以上540℃以下で、さらに好ましくは500℃以上530℃以下で、特に好ましくは500℃以上520℃以下で、好ましくは30秒~10分間、より好ましくは1分~5分間熱処理することによって得ることができる。
 使用するポリイミドフィルムは、特に限定されるものではないが、500℃以上の高温で熱処理しても分解・劣化しないか、若しくは極めて分解・劣化の少ない、高い耐熱性を有するものであり、例えば、3,3’,4,4’-ビフェニルテトラカルボン酸二無水物とパラフェニレンジアミンとを主成分として得られるポリイミドフィルムが挙げられる。
 また、基板の線膨張係数が電極となる金属層(通常、Mo層又はW層)の線膨張係数や、カルコパイライト構造半導体層の線膨張係数と大きく異なると、電極となる金属層や半導体層にクラックが発生したり、基板から電極となる金属層や半導体層が剥離したりしやすくなる。従って、CIS系太陽電池の基板として使用するポリイミドフィルムは、25~500℃の線膨張係数がMDおよびTDともに1~10ppm/℃であることが好ましい。
 ここで、25~500℃の線膨張係数は、上記の25℃から500℃までの寸法変化率の測定における昇温過程でのMD方向およびTD方向の寸法変化から、下記式(3)によって求めた平均線膨張係数である。

(ただし、Lは500℃での長さ、Lは昇温前の25℃での長さ、Tは500℃、Tは25℃である。)
 3,3’,4,4’-ビフェニルテトラカルボン酸二無水物とパラフェニレンジアミンとを主成分として化学イミド化によってポリイミドを製造することで、500℃以上の高温で熱処理しても分解・劣化しないか、若しくは極めて分解・劣化の少ない、高い耐熱性を有すると共に、線膨張係数が上記の範囲内であるポリイミドを得ることができる。また、3,3’,4,4’-ビフェニルテトラカルボン酸二無水物とパラフェニレンジアミンとを主成分として得られるポリイミド前駆体溶液の自己支持性フィルムを延伸した後、あるいは延伸しながら熱イミド化してポリイミドを製造しても、上記の範囲の線膨張係数を有するポリイミドフィルムを得ることができる。
 なお、上記の寸法変化率および重量減少率の測定において、温度はいずれも、ポリイミドフィルム表面の温度を測定したものである。
 さらに、CIS系太陽電池の基板として使用するポリイミドフィルムは、引張破断強度が300MPa以上であることが好ましい。
 このようなポリイミドフィルムは、芳香族テトラカルボン酸成分と芳香族ジアミン成分とを反応させてポリイミド前駆体(ポリアミック酸)を合成し、得られたポリイミド前駆体の溶液を支持体上に流延塗布し、加熱してポリイミド前駆体溶液の自己支持性フィルムを製造し、この自己支持性フィルムをイミド化することによって製造することができる。イミド化は、熱イミド化で行っても、化学イミド化で行ってもよい。
 ポリイミドフィルムは、例えば次のようにして、熱イミド化によって製造することができる。
 まず、ポリイミド前駆体溶液の自己支持性フィルムを製造する。ポリイミド前駆体溶液の自己支持性フィルムは、ポリイミドを与えるポリイミド前駆体の有機溶媒溶液に必要であればイミド化触媒、有機リン化合物や無機微粒子を加えた後、支持体上に流延塗布し、自己支持性となる程度(通常のキュア工程前の段階を意味する)にまで加熱して製造される。
 ポリイミド前駆体としては、芳香族テトラカルボン酸二無水物と芳香族ジアミンとから製造されるものが好ましい。
 中でも、3,3’,4,4’-ビフェニルテトラカルボン酸二無水物(以下単にs-BPDAと略記することもある。)を主成分とする芳香族テトラカルボン酸成分と、パラフェニレンジアミン(以下単にPPDと略記することもある。)を主成分とする芳香族ジアミン成分とから製造されるポリイミド前駆体が好ましい。具体的には、s-BPDAを75モル%以上、より好ましくは80モル%以上、特に好ましくは90モル%以上、さらに好ましくは95モル%以上含む芳香族テトラカルボン酸成分が好ましく、PPDを75モル%以上、より好ましくは80モル%以上、特に好ましくは90モル%以上、さらに好ましくは95モル%以上含む芳香族ジアミン成分が好ましい。
 さらに、本発明の特性を損なわない範囲で、他のテトラカルボン酸およびジアミンを用いることもできる。
 本発明において3,3’,4,4’-ビフェニルテトラカルボン酸二無水物と併用が可能な芳香族テトラカルボン酸成分としては、ピロメリット酸二無水物、2,3’,3,4’-ビフェニルテトラカルボン酸二無水物、3,3’,4,4’-ベンゾフェノンテトラカルボン酸二無水物、2,2’,3,3’-ベンゾフェノンテトラカルボン酸二無水物、2,2-ビス(3,4-ジカルボキシフェニル)プロパン二無水物、2,2-ビス(2,3-ジカルボキシフェニル)プロパン二無水物、ビス(3,4-ジカルボキシフェニル)エ-テル二無水物、ビス(2,3-ジカルボキシフェニル)エ-テル二無水物、2,3,6,7-ナフタレンテトラカルボン酸二無水物、1,4,5,8-ナフタレンテトラカルボン酸二無水物、1,2,5,6-ナフタレンテトラカルボン酸二無水物、2,2-ビス(3,4-ジカルボキシフェニル)-1,1,1,3,3,3-ヘキサフルオロプロパン二無水物、2,2-ビス(2,3-ジカルボキシフェニル)-1,1,1,3,3,3-ヘキサフルオロプロパン二無水物などが挙げられる。また、パラフェニレンジアミンと併用可能な芳香族ジアミン成分としては、メタフェニレンジアミン、2,4-ジアミノトルエン、2,6-ジアミノトルエン、4,4’-ジアミノジフェニルメタン、4,4’-ジアミノジフェニルエーテル、3,4’-ジアミノジフェニルエーテル、3,3’-ジメチル-4,4’-ジアミノビフェニル、2,2’-ジメチル-4,4’-ジアミノビフェニル、2,2’-ビス(トリフルオロメチル)-4,4’-ジアミノビフェニル、4,4’-ジアミノベンゾフェノン、3,3’-ジアミノベンゾフェノン、4,4’-ビス(4-アミノフェニル)スルフィド、4,4’-ジアミノジフェニルスルホン、4,4’-ジアミノベンズアニリド、1,4-ビス(4-アミノフェノキシ)ベンゼン、1,3-ビス(4-アミノフェノキシ)ベンゼン、1,3-ビス(3-アミノフェノキシ)ベンゼン、4,4’-ビス(4-アミノフェノキシ)ビフェニル、4,4’-ビス(3-アミノフェノキシ)ビフェニル、2,2-ビス(4-アミノフェノキシフェニル)プロパン、ビス[4-(4-アミノフェノキシ)フェニル]スルホン、ビス[4-(3-アミノフェノキシ)フェニル]スルホン、2,2-ビス[4-(4-アミノフェノキシ)フェニル]ヘキサフルオロプロパンなどが挙げられ、特にベンゼン核が1個または2個有するジアミンが好ましい。
 ポリイミド前駆体の合成は、有機溶媒中で、略等モルの芳香族テトラカルボン酸二無水物と芳香族ジアミンとをランダム重合またはブロック重合することによって達成される。また、予めどちらかの成分が過剰である2種類以上のポリイミド前駆体を合成しておき、各ポリイミド前駆体溶液を一緒にした後反応条件下で混合してもよい。このようにして得られたポリイミド前駆体溶液はそのまま、あるいは必要であれば溶媒を除去または加えて、自己支持性フィルムの製造に使用することができる。
 ポリイミド前駆体溶液の有機溶媒としては、N-メチル-2-ピロリドン、N,N-ジメチルホルムアミド、N,N-ジメチルアセトアミド、N,N-ジエチルアセトアミドなどが挙げられる。これらの有機溶媒は単独で用いてもよく、2種以上を併用してもよい。
 ポリイミド前駆体溶液には、必要に応じてイミド化触媒、有機リン含有化合物、無機微粒子などを加えてもよい。
 イミド化触媒としては、置換もしくは非置換の含窒素複素環化合物、該含窒素複素環化合物のN-オキシド化合物、置換もしくは非置換のアミノ酸化合物、ヒドロキシル基を有する芳香族炭化水素化合物または芳香族複素環状化合物が挙げられ、特に1,2-ジメチルイミダゾール、N-メチルイミダゾール、N-ベンジル-2-メチルイミダゾール、2-メチルイミダゾール、2-エチル-4-メチルイミダゾール、5-メチルベンズイミダゾールなどの低級アルキルイミダゾール、N-ベンジル-2-メチルイミダゾールなどのベンズイミダゾール、イソキノリン、3,5-ジメチルピリジン、3,4-ジメチルピリジン、2,5-ジメチルピリジン、2,4-ジメチルピリジン、4-n-プロピルピリジンなどの置換ピリジンなどを好適に使用することができる。イミド化触媒の使用量は、ポリアミド酸のアミド酸単位に対して0.01-2倍当量、特に0.02-1倍当量程度であることが好ましい。イミド化触媒を使用することによって、得られるポリイミドフィルムの物性、特に伸びや端裂抵抗が向上することがある。
 有機リン含有化合物としては、例えば、モノカプロイルリン酸エステル、モノオクチルリン酸エステル、モノラウリルリン酸エステル、モノミリスチルリン酸エステル、モノセチルリン酸エステル、モノステアリルリン酸エステル、トリエチレングリコールモノトリデシルエーテルのモノリン酸エステル、テトラエチレングリコールモノラウリルエーテルのモノリン酸エステル、ジエチレングリコールモノステアリルエーテルのモノリン酸エステル、ジカプロイルリン酸エステル、ジオクチルリン酸エステル、ジカプリルリン酸エステル、ジラウリルリン酸エステル、ジミリスチルリン酸エステル、ジセチルリン酸エステル、ジステアリルリン酸エステル、テトラエチレングリコールモノネオペンチルエーテルのジリン酸エステル、トリエチレングリコールモノトリデシルエーテルのジリン酸エステル、テトラエチレングリコールモノラウリルエーテルのジリン酸エステル、ジエチレングリコールモノステアリルエーテルのジリン酸エステル等のリン酸エステルや、これらリン酸エステルのアミン塩が挙げられる。アミンとしてはアンモニア、モノメチルアミン、モノエチルアミン、モノプロピルアミン、モノブチルアミン、ジメチルアミン、ジエチルアミン、ジプロピルアミン、ジブチルアミン、トリメチルアミン、トリエチルアミン、トリプロピルアミン、トリブチルアミン、モノエタノールアミン、ジエタノールアミン、トリエタノールアミン等が挙げられる。
 無機微粒子としては、微粒子状の二酸化チタン粉末、二酸化ケイ素(シリカ)粉末、酸化マグネシウム粉末、酸化アルミニウム(アルミナ)粉末、酸化亜鉛粉末などの無機酸化物粉末、微粒子状の窒化ケイ素粉末、窒化チタン粉末などの無機窒化物粉末、炭化ケイ素粉末などの無機炭化物粉末、および微粒子状の炭酸カルシウム粉末、硫酸カルシウム粉末、硫酸バリウム粉末などの無機塩粉末を挙げることができる。これらの無機微粒子は二種以上を組合せて使用してもよい。これらの無機微粒子を均一に分散させるために、それ自体公知の手段を適用することができる。
 ポリイミド前駆体溶液の自己支持性フィルムは、上記のようなポリイミド前駆体の有機溶媒溶液、あるいはこれにイミド化触媒、有機リン含有化合物、無機微粒子などを加えたポリイミド前駆体溶液組成物を支持体上に流延塗布し、自己支持性となる程度(通常のキュア工程前の段階を意味する)、例えば支持体上より剥離することができる程度に加熱して製造される。
 ポリイミド前駆体溶液は、ポリイミド前駆体を10~30質量%程度含むものが好ましい。また、ポリイミド前駆体溶液としては、ポリマー濃度が8~25質量%程度であるものが好ましい。
 このときの加熱温度および加熱時間は適宜決めることができ、例えば、温度100~180℃で3~60分間程度加熱すればよい。
 支持体としては、平滑な基材を用いることが好ましく、例えばステンレス基板、ステンレスベルトなどが使用される。連続生産するためには、エンドレスベルトなどのエンドレスな基材が好ましい。
 自己支持性フィルムは、その加熱減量が20~50質量%の範囲にあること、さらに加熱減量が20~50質量%の範囲で且つイミド化率が8~55%の範囲にあることが、自己支持性フィルムの力学的性質が十分となり、好ましい。また、自己支持性フィルムの上面にカップリング剤の溶液を塗工する場合には、カップリング剤溶液をきれいに塗布しやすくなり、イミド化後に得られるポリイミドフィルムに発泡、亀裂、クレーズ、クラック、ひびワレなどの発生が観察されないために好ましい。
 なお、上記の自己支持性フィルムの加熱減量とは、自己支持性フィルムの質量W1とキュア後のフィルムの質量W2とから次式によって求めた値である。
 加熱減量(質量%)={(W1-W2)/W1}×100
 また、上記の自己支持性フィルムのイミド化率は、IR(ATR)で測定し、フィルムとフルキュア品との振動帯ピーク面積または高さの比を利用して、イミド化率を算出することができる。振動帯ピークとしては、イミドカルボニル基の対称伸縮振動帯やベンゼン環骨格伸縮振動帯などを利用する。またイミド化率測定に関し、特開平9-316199号公報に記載のカールフィッシャー水分計を用いる手法もある。
 本発明においては、このようにして得られた自己支持性フィルムの片面または両面に、必要に応じて、カップリング剤やキレート剤などの表面処理剤の溶液を塗布してもよい。
 表面処理剤としては、シランカップリング剤、ボランカップリング剤、アルミニウム系カップリング剤、アルミニウム系キレート剤、チタネート系カップリング剤、鉄カップリング剤、銅カップリング剤などの各種カップリング剤やキレート剤などの接着性や密着性を向上させる処理剤を挙げることができる。特に表面処理剤としては、シランカップリング剤などのカップリング剤を用いる場合に優れた効果が得られる。
 シラン系カップリング剤としては、γ-グリシドキシプロピルトリメトキシシラン、γ-グリシドキシプロピルジエトキシシラン、β-(3,4-エポキシシクロヘキシル)エチルトリメトキシシラン等のエポキシシラン系、ビニルトリクロルシラン、ビニルトリス(β-メトキシエトキシ)シラン、ビニルトリエトキシシラン、ビニルトリメトキシシラン等のビニルシラン系、γ-メタクリロキシプロピルトリメトキシシラン等のアクリルシラン系、N-β-(アミノエチル)-γ-アミノプロピルトリメトキシシラン、N-β-(アミノエチル)-γ-アミノプロピルメチルジメトキシシラン、γ-アミノプロピルトリエトキシシラン、N-フェニル-γ-アミノプロピルトリメトキシシラン等のアミノシラン系、γ-メルカプトプロピルトリメトキシシラン、γ-クロロプロピルトリメトキシシラン等が例示される。また、チタネート系カップリング剤としては、イソプロピルトリイソステアロイルチタネート、イソプロピルトリデシルベンゼンスルホニルチタネート、イソプロピルトリス(ジオクチルパイロホスフェート)チタネート、テトライソプロピルビス(ジオクチルホスファイト)チタネート、テトラ(2,2-ジアリルオキシメチル-1-ブチル)ビス(ジ-トリデシル)ホスファイトチタネート、ビス(ジオクチルパイロホスフェート)オキシアセテートチタネート、ビス(ジオクチルパイロホスフェート)エチレンチタネート、イソプロピルトリオクタノイルチタネート、イソプロピルトリクミルフェニルチタネート等が挙げられる。
 カップリング剤としてはシラン系カップリング剤、特にγ-アミノプロピル-トリエトキシシラン、N-β-(アミノエチル)-γ-アミノプロピル-トリエトキシシラン、N-(アミノカルボニル)-γ-アミノプロピルトリエトキシシラン、N-[β-(フェニルアミノ)-エチル]-γ-アミノプロピルトリエトキシシラン、N-フェニル-γ-アミノプロピルトリエトキシシラン、N-フェニル-γ-アミノプロピルトリメトキシシランなどのアミノシランカップリング剤が好適で、その中でも特にN-フェニル-γ-アミノプロピルトリメトキシシランが好ましい。
 カップリング剤やキレート剤などの表面処理剤の溶液の溶媒としては、ポリイミド前駆体溶液の有機溶媒(自己支持性フィルムに含有されている溶媒)と同じものを挙げることができる。有機溶媒は、ポリイミド前駆体溶液と相溶する溶媒であることが好ましく、ポリイミド前駆体溶液の有機溶媒と同じものが好ましい。有機溶媒は2種以上の混合物であってもよい。
 カップリング剤やキレート剤などの表面処理剤の有機溶媒溶液は、表面処理剤の含有量が0.5質量%以上、より好ましくは1~100質量%、特に好ましくは3~60質量%、さらに好ましくは5~55質量%であるものが好ましい。また、水分の含有量は20質量%以下、より好ましくは10質量%以下、特に好ましくは5質量%以下であることが好ましい。表面処理剤の有機溶媒溶液の回転粘度(測定温度25℃で回転粘度計によって測定した溶液粘度)は0.8~50000センチポイズであることが好ましい。
 表面処理剤の有機溶媒溶液としては、特に、表面処理剤が0.5質量%以上、特に好ましくは1~60質量%、さらに好ましくは3~55質量%の濃度でアミド系溶媒に均一に溶解している、低粘度(特に、回転粘度0.8~5000センチポイズ)のものが好ましい。
 表面処理剤溶液の塗布量は適宜決めることができ、例えば、1~50g/mが好ましく、2~30g/mがさらに好ましく、3~20g/mが特に好ましい。塗布量は、両方の面が同じであってもよいし、異なっていてもよい。
 表面処理剤溶液の塗布は、公知の方法を用いることができ、例えば、グラビアコート法、スピンコート法、シルクスクリーン法、ディップコート法、スプレーコート法、バーコート法、ナイフコート法、ロールコート法、ブレードコート法、ダイコート法などの公知の塗布方法を挙げることができる。
 本発明においては、次いで、必要に応じて表面処理剤溶液を塗布した自己支持性フィルムを加熱・イミド化してポリイミドフィルムを得る。
 加熱処理は、最初に約100~400℃の温度においてポリマーのイミド化および溶媒の蒸発・除去を約0.05~5時間、特に0.1~3時間で徐々に行うことが適当である。特に、この加熱処理は段階的に、約100~170℃の比較的低い温度で約0.5~30分間第一次加熱処理し、次いで170~220℃の温度で約0.5~30分間第二次加熱処理して、その後、220~400℃の高温で約0.5~30分間第三次加熱処理することが好ましい。必要であれば、400~550℃の高い温度で第四次高温加熱処理してもよい。
 また、キュア炉中においては、ピンテンタ、クリップ、枠などで、少なくとも長尺の固化フィルムの長手方向に直角の方向、すなわちフィルムの幅方向の両端縁を固定し、必要に応じて幅方向に拡縮して加熱処理を行うことが好ましい。
 本発明では、上記のような熱イミド化の場合、必要に応じて、イミド化する前、またはイミド化時に、自己支持性フィルムをフィルムの長手方向および幅方向に延伸して、得られるポリイミドフィルムの線膨張係数(25~500℃)を1~10ppm/℃の範囲に制御する。延伸倍率は特に限定されず、所望の線膨張係数が得られるように適宜選択すればよい。延伸は、逐次二軸延伸または同時二軸延伸のいずれで行ってもよく、また、所定の線膨張係数が得られるのであれば、フィルムの長手方向または幅方向に一軸延伸してもよい。
 本発明においては、ポリイミドフィルムを、化学イミド化、または熱イミド化と化学イミド化とを併用した方法で製造することもできる。化学イミド化によってポリイミドフィルムを製造する場合、フィルムを延伸しなくても線膨張係数が比較的低いポリイミドフィルムを得ることができる。
 化学イミド化は公知の方法に従って行えばよい。例えば、熱イミド化の場合と同様にしてポリイミド前駆体を合成して、ポリイミド前駆体溶液であるポリアミック酸溶液を調製し、これに脱水剤および触媒を加える。必要に応じて、熱イミド化で記載したような無機微粒子などをポリアミック酸溶液に加えてもよい。そして、この溶液を適当な支持体(例えば、金属ベルトなど)上に流延塗布して膜状物に形成し、この膜状物を熱風、赤外線等の熱源を利用して、200℃以下の温度、好ましくは40~200℃の温度で自己支持性となる程度にまで加熱することによって自己支持性フィルム(ゲル化フィルムとも言う。)を製造する。そして、得られたゲル化フィルムを300℃以上、好ましくは300~500℃の温度で熱処理・イミド化してポリイミドフィルムを得ることができる。この加熱処理は段階的に行うこともできる。
 脱水剤としては、有機酸無水物、例えば、脂肪族酸無水物、芳香族酸無水物、脂環式酸無水物、複素環式酸無水物、またはそれらの二種以上の混合物が挙げられる。この有機酸無水物の具体例としては、例えば、無水酢酸、無水プロピオン酸、無水酪酸、ギ酸無水物、無水コハク酸、無水マレイン酸、無水フタル酸、安息香酸無水物、無水ピコリン酸等が挙げられ、無水酢酸が好ましい。
 触媒としては、有機第三級アミン、例えば、脂肪族第三級アミン、芳香族第三級アミン、複素環式第三級アミン、またはそれらの二種以上の混合物が挙げられる。この有機第三級アミンの具体例としては、例えば、トリメチルアミン、トリエチルアミン、ジメチルアニリン、ピリジン、β-ピコリン、イソキノリン、キノリン等が挙げられ、イソキノリンが好ましい。
 脱水剤の使用量は、溶液中の芳香族ポリアミック酸のアミック酸結合1モルに対して0.5モル以上であることが好ましい。触媒の使用量は、溶液中の芳香族ポリアミック酸のアミック酸結合1モルに対して0.1モル以上であることが好ましい。
 化学イミド化の場合も、熱イミド化の場合と同様に、必要に応じて、イミド化する前に自己支持性フィルムの片面または両面に、カップリング剤やキレート剤などの表面処理剤の溶液を塗布してもよい。
 得られるポリイミドフィルムの線膨張係数(25~500℃)を1~10ppm/℃の範囲に制御するために、必要に応じて熱イミド化の場合と同じ方法で延伸を行うこともできる。
 本発明においては、このようにして得られたポリイミドフィルム、好ましくは線膨張係数(25~500℃)が1~10ppm/℃であるポリイミドフィルムを、実質的に応力がかからない状態で、500℃以上で加熱処理することが好ましい。これにより、例えば500℃以上の高温の熱処理における寸法変化率、特に降温時のフィルムの収縮が小さいポリイミドフィルムを得ることができる。この熱処理は、500℃以上550℃以下、より好ましくは500℃以上540℃以下、さらに好ましくは500℃以上530℃以下、特に好ましくは500℃以上520℃以下で30秒~10分間、より好ましくは1分~5分間行うことが好ましい。
 実質的に応力がかからない状態とは、外力(張力)が加えられていない状態、例えば、ポリイミドフィルムの少なくとも片端が固定されていない状態、好ましくはポリイミドフィルムの両端が固定されていない状態である。
 この熱処理は、イミド化のための加熱処理に続けて行ってもよいし、イミド化後に得られたポリイミドフィルムを冷却した後、再度加熱してもよい。
 なお、熱処理後の冷却も、実質的に応力がかからない状態で行うことが好ましい。
 このように実質的に応力がかからない状態で500℃以上に加熱することによって、好ましくは加熱温度と加熱時間とを選択して、実質的に応力がかからない状態で500℃以上に加熱することによって、25℃から500℃までの寸法変化率が、初期の25℃での寸法を基準にして、-0.3%~+0.6%の範囲内であり、さらに、500℃で20分間の熱処理後の重量減少率が1質量%以下であり、25~500℃の線膨張係数が1~10ppm/℃であるポリイミドフィルムを得ることができる。そして、このポリイミドフィルムを基板として用いることにより、変換効率が高いCIS系太陽電池を得ることができる。
 ポリイミドフィルムの厚みは特に限定されるものではないが、3~250μm程度、好ましくは4~150μm程度、より好ましくは5~125μm程度、さらに好ましくは5~100μm程度である。
 本発明により得られるポリイミドフィルムは接着性、スパッタリング性や金属蒸着性が良好であり、スパッタリングや金属蒸着などのメタライジング法により金属層(合金も含む)を設けることにより、密着性に優れ、十分な剥離強度を有する金属積層ポリイミドフィルムを得ることができる。金属層の積層は公知の方法に従って行うことができる。
 CIS系太陽電池の製造に使用するポリイミド金属積層体は、ポリイミドフィルム上に電極となる金属層を形成してなる積層体であり、例えばポリイミドフィルム上に電極となるモリブデン又はタングステンを含む層などを形成してなる積層体である。
 本発明の積層体は、ポリイミドフィルムの両面に金属層を有するものであってもよく、その場合、2つの金属層は、CIS系太陽電池の電極と、基板裏面に設けられる保護層となる。2つの金属層は、同一であっても異なってもよいが、好ましくは同一であることが好ましい。
 本発明では、自己支持性フィルムの製造時にフィルムの支持体と接する側の面(B面)に電極層を形成する。従って、本発明の積層体は、ポリイミドフィルムの片面に金属層を有するものである場合、B面上に金属層、好ましくはモリブデン又はタングステンを含む層、さらに好ましくはモリブデンを含む層を有する。
 金属層、好ましくはモリブデン又はタングステンを含む層は、スパッタリング法または蒸着法などにより形成することができる。なお、製膜条件は、公知の方法に従って、適宜決めることができる。
 金属層、好ましくはモリブデン又はタングステンを含む層の厚さは、使用する目的に応じて適宜選択することができるが、好ましくは50nm~500nm程度である。
 金属層の層数は、使用する目的に応じて適宜選択でき、2層以上の多層であってもよい。
 次に、本発明のCIS系太陽電池について説明する。本発明のCIS系太陽電池は、ポリイミドフィルムのB面上に電極となる金属層を有する積層体を使用することを特徴とするものである。また、ある実施態様においては、本発明のCIS系太陽電池は、ポリイミドフィルムの両面に金属層を形成した積層体の、先に形成した金属層を電極として使用することを特徴とするものである。
 本発明のCIS系太陽電池は、公知の方法、例えば特開2003-179238号公報などに記載の方法に準じて製造することができる。CIS系太陽電池の製造方法の一例を、図1~図2を用いて、説明する。
 まず、図1(a)に示すように、基板であるポリイミドフィルム1上に電極層2を形成する。電極層2は、導電性材料層であればよいが、通常、金属層であり、好ましくはMo層である。電極層2は、スパッタリング法や蒸着法によって形成することができる。
 本発明においては、前述の通り、自己支持性フィルムの製造時にフィルムの支持体と接する側の面(B面)に電極層2を積層する。B面に電極層を形成した場合、B面の反対側の面(A面)に電極層を形成するよりも、電極層や半導体層のクラックの発生が少なくなる。
 また、必要に応じて、基板であるポリイミドフィルム1と電極層2の間に下地金属層を設けることもできる。下地金属層は、例えばスパッタリング法や蒸着法などのメタライジング法によって形成することができる。
 次に、図1(b)に示すように、ポリイミド基板1の裏面に、保護層8を形成する。保護層は、25~500℃の線膨張係数が1~20ppm/℃程度のものが好ましく、1~10ppm/℃程度のものが特に好ましい。このような保護層を設けることにより、電極層や半導体層のクラックの発生、基板の反りをさらに抑制することができる。
 保護層8は、特に限定されるものではないが、基板の反りを抑制する観点から、電極層2と同じ金属層であることが好ましい。保護層8は、スパッタリング法や蒸着法によって形成することができる。
 保護層8は必要に応じて設ければよく、上記のような極めて高い耐熱性と寸法安定性を有するポリイミドフィルムを用いた場合、保護層を設けなくても、電極層や半導体層のクラックの発生や基板の反りを十分に抑制できることもある。
 また、本発明においては、保護層8を形成した後に電極層2を形成してもよいが、電極層2を形成した後に保護層8を形成することが好ましい。電極層2、保護層8の順に形成する方が、言い換えると、先に積層した金属層(モリブデン層)を電極として使用する方が、電極層や半導体層のクラックの発生が少なくなることがある。
 前述の通り、電極層はB面に形成することが好ましい。従って、本発明の太陽電池の製造方法としては、ポリイミドフィルムからなる基板のB面に電極層を形成した後、A面に保護層を形成することが特に好ましい。また、本発明のポリイミド金属積層体の製造方法としては、ポリイミドフィルムからなる基板のB面に電極となる金属層を形成した後、A面に保護層となる金属層を形成することが特に好ましい。
 次に、図1(c)に示すように、電極層2上に、Ib族元素とIIIb族元素とVIb族元素とを含む薄膜層3を形成する。この薄膜層3は、典型的には、Ib族元素とIIIb族元素とVIb族元素のみからなる薄膜であり、後の熱処理によって太陽電池の光吸収層となる。Ib族元素としては、Cuを用いることが好ましい。IIIb族元素としては、InおよびGaからなる群より選ばれる少なくとも1つの元素を用いることが好ましい。VIb族元素としては、SeおよびSからなる群より選ばれる少なくとも1つの元素を用いることが好ましい。
 薄膜層3は、蒸着法やスパッタリング法によって形成することができる。薄膜層3を形成する際の基板温度は、例えば室温(20℃程度)~400℃程度であり、後の熱処理における最高温度よりも低い温度である。
 薄膜層3は、複数の層からなる多層膜であってもよい。
 電極層2と薄膜層3の間には、例えば、Li、Na、KなどのIa族元素を含む層や、他の層を形成してもよい。Ia族元素を含む層としては、例えば、NaS、NaF、Na、LiSまたはLiFからなる層が挙げられる。これらの層は、蒸着法やスパッタリング法によって形成することができる。
 次に、薄膜層3を熱処理することによって、図2(d)に示すように、Ib族元素とIIIb族元素とVIb族元素とを含む半導体層(カルコパイライト構造半導体層)3aを形成する。この半導体層3aが太陽電池の光吸収層として機能する。
 薄膜層を半導体層に変換するための熱処理は、窒素ガス、酸素ガスまたはアルゴンガス雰囲気中で行うことが好ましい。あるいは、SeおよびSからなる群より選ばれる少なくとも1つの蒸気雰囲気中で行うことが好ましい。
 熱処理は、薄膜層3を、好ましくは10℃/秒~50℃/秒の範囲内の昇温速度で、500℃~550℃の範囲内、好ましくは500℃~540℃の範囲内、さらに好ましくは500℃~520℃の範囲内の温度にまで加熱した後、好ましくは10秒~5分間、この範囲内の温度で保持することが好ましい。その後、薄膜層3を自然冷却するか、または、ヒータを用いて自然冷却よりも遅い速度で薄膜層3を冷却する。
 この熱処理は段階的に行うこともできる。例えば、薄膜層3を、100℃~400℃の範囲内の温度にまで加熱し、好ましくは10秒~10分間、この範囲内の温度で保持した後、好ましくは10℃/秒~50℃/秒の範囲内の昇温速度で、500℃~550℃の範囲内、好ましくは500℃~540℃の範囲内、さらに好ましくは500℃~520℃の範囲内の温度にまで加熱し、好ましくは10秒~5分間、この範囲内の温度で保持することが好ましい。その後、薄膜層3を自然冷却するか、または、ヒータを用いて自然冷却よりも遅い速度で薄膜層3を冷却する。
 このようにして、光吸収層となるIb族元素とIIIb族元素とVIb族元素とを含む半導体層3aを形成する。形成される半導体層3aは、例えば、CuInSe、Cu(In,Ga)Se、またはこれらのSeの一部をSで置換したCuIn(S,Se)、Cu(In,Ga)(S,Se)半導体層である。
 半導体層3aは、次のようにして形成することもできる。
 電極層2上に、VIb族元素を含まない、Ib族元素とIIIb族元素とを含む薄膜層3、典型的には、Ib族元素とIIIb族元素のみからなる薄膜を形成する。そして、この薄膜層を半導体層に変換するための熱処理を、VIb族元素を含む雰囲気中で、好ましくはSeおよびSからなる群より選ばれる少なくとも1つの蒸気雰囲気中で行うことで、Ib族元素とIIIb族元素とVIb族元素とを含む半導体層を形成することができる。なお、薄膜層の形成方法および熱処理条件は上記と同様である。
 半導体層3aを形成した後は、公知の方法に従って、例えば図2(e)に示すように、窓層(またはバッファ層)4、上部電極層5を順に積層し、取り出し電極6および7を形成して太陽電池を製造する。窓層4としては、例えばCdSや、ZnO、Zn(O,S)からなる層を用いることができる。窓層は2層以上としてもよい。上部電極層5としては、例えばITO、ZnO:Al等の透明電極を用いることができる。上部電極層5上には、MgF等の反射防止膜を設けることもできる。
 なお、各層の構成や形成方法については特に限定されず、適宜選択することができる。
 本発明では、可撓性のポリイミド基板を用いるので、ロール・ツー・ロール方式によりCIS系太陽電池を製造することができる。
 以下、実施例により本発明をさらに詳細に説明するが、本発明はこれらの実施例に限定されるものではない。
 ポリイミドフィルムの物性(25℃~500℃の寸法変化率および線膨張係数と、500℃、20分間熱処理後の重量減少率)は上記のようにして求めた。なお、ポリイミドフィルムの25℃~500℃の寸法変化率および線膨張係数の測定には、エスアイアイ・テクノロジー社製 TMA/SS6100を用いた。
 モリブデン積層ポリイミドフィルムのクラックの発生の評価方法は以下の通りである。
 ポリイミドフィルムの片面または両面にモリブデン層を積層した積層体を500℃で2.5分間加熱処理した後、室温に冷却し、モリブデン層表面を光学顕微鏡により観察して、クラックの有無を確認した。
 〔例1〕
  (ポリアミック酸溶液の調製)
 重合槽に、N,N-ジメチルアセトアミド2470質量部を入れ、次いで3,3’,4,4’-ビフェニルテトラカルボン酸二無水物(s-BPDA)294.33質量部と、p-フェニレンジアミン(PPD)108.14質量部とを加え、30℃で10時間重合反応させて、ポリアミック酸溶液(ポリイミド前駆体溶液)を得た。得られたポリアミック酸溶液のポリマーの対数粘度(測定温度:30℃、濃度:0.5g/100ml溶媒、溶媒:N,N-ジメチルアセトアミド)は2.66であり、溶液の30℃での回転粘度は3100ポイズであった。
  (ポリイミドフィルムの製造)
 得られたポリアミック酸溶液に、ポリアミック酸の繰り返し単位1モルに対して0.55モルの無水酢酸と0.55モルのイソキノリンを添加し、十分に攪拌して、約0℃の製膜用ドープ液を調製した。
 得られたドープ液をTダイより平滑な金属製エンドレスベルト上に連続的に流延塗布し、ベルトを回転させながら熱風乾燥した。この時のベルト室の温度条件は、ベルト温度120℃×2分、冷却プーリーの温度85℃とした。乾燥後、エンドレスベルトから剥離してゲルフィルムを得た。このゲルフィルムの残揮発物量は31%であった。
 次いで、このゲルフィルムをテンター室で200℃×30秒、その後350~500℃の範囲で徐々に昇温し、合計時間120秒の熱処理を行ってイミド化した。その後、室温まで徐々に降温して、平均膜厚が35μmのポリイミドフィルムを得た。そして、得られたポリイミドフィルムを、実質的に応力がかからない状態(無応力状態)で、500℃で2.5分間熱処理した。
 得られたポリイミドフィルムについて、25℃~500℃の寸法変化率および線膨張係数、500℃で20分間熱処理後の重量減少率を測定・評価したところ、25~500℃の寸法変化率の最大値は0.55%/0.45%(MD/TD)、最小値は0.05%/0.15%(MD/TD)であり、25~500℃の線膨張係数は7ppm/℃、500℃で20分熱処理後の重量減少率は0.351%であった。
  (モリブデン積層ポリイミドフィルムの製造)
 RFスパッタ(パワー:2.0kW/m)により前処理した後、得られたポリイミドフィルムの両面に、下記の条件でDCスパッタにより厚み100nmのMo層をB面、A面の順で形成して、モリブデン積層ポリイミドフィルムを得た。
(Moスパッタ条件)
 パワー:40kW/m(DC)、
 スパッタガス:Ar、
 チャンバーガス圧:0.6Pa、
 ポリイミドフィルム幅:300mm、
 搬送速度:0.3m/分。
 得られたモリブデン積層ポリイミドフィルムについて、クラックの発生を測定・評価したところ、500℃で2.5分間熱処理しても、先に形成したB面のモリブデン層にクラックの発生は観察されなかったが、A面のモリブデン層には一部クラックが発生していた。
 〔例2〕
 ポリイミドフィルムのB面にのみ、厚み100nmのMo層を形成した以外は例1と同様にしてモリブデン積層ポリイミドフィルムを得た。
 得られたモリブデン積層ポリイミドフィルムについて、クラックの発生を測定・評価したところ、500℃で2.5分間熱処理しても、B面のモリブデン層にクラックの発生は観察されなかった。
 〔例3(比較例)〕
 ポリイミドフィルムのA面にのみ、厚み100nmのMo層を形成した以外は例1と同様にしてモリブデン積層ポリイミドフィルムを得た。
 得られたモリブデン積層ポリイミドフィルムについて、クラックの発生を測定・評価したところ、500℃で2.5分間熱処理後に、A面のモリブデン層には一部クラックが発生していた。
 〔例4(参考例)〕
 Mo層をA面、B面の順で形成した以外は例1と同様にしてモリブデン積層ポリイミドフィルムを得た。
 得られたモリブデン積層ポリイミドフィルムについて、クラックの発生を測定・評価したところ、500℃で2.5分間熱処理後に、A面のモリブデン層を形成した後に形成したB面のモリブデン層には一部クラックが発生していた。
 〔例5(参考例)〕
 例1で得られたモリブデン積層ポリイミドフィルムについて、350℃で2.5分間熱処理してクラックの発生を測定・評価したところ、B面のモリブデン層にも、A面のモリブデン層にもクラックの発生は観察されなかった。
 以上のように、本発明によれば、500℃以上の高温の熱処理をしても、金属層のクラックの発生が少ないポリイミド金属積層体を用いることにより、可撓性を有し、変換効率が高いCIS系太陽電池を得ることができる。

Claims (13)

  1.  ポリイミドフィルムと、その上に電極となる金属層とを有しており、カルコパイライト構造半導体層を有するCIS系太陽電池の製造に使用されるポリイミド金属積層体であって、
     前記ポリイミドフィルムが、芳香族テトラカルボン酸成分と芳香族ジアミン成分とから得られるポリイミド前駆体の溶液を支持体上に流延塗布し、加熱して製造されたポリイミド前駆体溶液の自己支持性フィルムをイミド化することによって製造されるポリイミドフィルムであり、
     前記電極となる金属層が、自己支持性フィルムの製造時にフィルムの支持体と接する側の面(B面)上に形成されていることを特徴とする積層体。
  2.  前記ポリイミドフィルムが、3,3’,4,4’-ビフェニルテトラカルボン酸二無水物を主成分とする芳香族テトラカルボン酸成分と、パラフェニレンジアミンを主成分とする芳香族ジアミン成分とから得られるポリイミドフィルムである請求項1記載の積層体。
  3.  前記電極となる金属層がモリブデンを含む層である請求項1または2記載の積層体。
  4.  前記電極となる金属層がスパッタリングまたは蒸着により形成されたものである請求項1~3のいずれかに記載の積層体。
  5.  前記ポリイミドフィルムのB面の反対側の面(A面)上に、保護層となる金属層を有することを特徴とする請求項1~4のいずれかに記載の積層体。
  6.  前記電極となる金属層が、前記保護層となる金属層の形成前に形成されたものである請求項5記載の積層体。
  7.  前記保護層となる金属層がモリブデンを含む層である請求項5または6記載の積層体。
  8.  前記保護層となる金属層がスパッタリングまたは蒸着により形成されたものである請求項5~7のいずれかに記載の積層体。
  9.  請求項1~8のいずれかに記載の積層体を含むCIS系太陽電池。
  10.  請求項1~8のいずれかに記載の積層体のポリイミドフィルムのB面上の金属層の上に、カルコパイライト構造半導体層を形成することを特徴とするCIS系太陽電池の製造方法。
  11.  ポリイミドフィルムと、その上に電極となる金属層とを有しており、カルコパイライト構造半導体層を有するCIS系太陽電池の製造に使用されるポリイミド金属積層体であって、
     前記電極となる金属層が形成されている面の反対側の面上に、保護層となる金属層をさらに有しており、
     前記電極となる金属層が、前記保護層となる金属層の形成前に形成されたものであることを特徴とする積層体。
  12.  請求項11記載の積層体を含むCIS系太陽電池。
  13.  請求項11記載の積層体のポリイミドフィルムの両面に形成した金属層のうち、先に形成した金属層の上に、カルコパイライト構造半導体層を形成することを特徴とするCIS系太陽電池の製造方法。
