ここでは、被塗布物の表面に形成された薄膜に対して光を照射する光源が、 ArF エキシマレーザ、 KrFエキシマレーザ、 XeClエキシマレーザ、 XeFエキシマレーザ、 YAGレーザの 3倍波光または YAGレーザの 4倍波光が用いられ、被塗布物の表面 に塗布される前駆体塗布液が、 Laのアル力ノールアミン配位ィ匕合物と、 Mnのカルボ ン酸塩と、 Mの金属またはアルコキシドとを、炭素数が 1〜4である一級アルコール中 で混合させ反応させて調製することが記載されて 、る。

発明の開示
発明が解決しょうとする課題
[0007] 従来の超電導性材料の製造方法にお!ヽては、金属有機化合物の熱分解および超 電導物質の熱処理形成を行う場合、多くの時間を要し、配向性の制御が困難であり 、実用支持体との反応が起こるため均一性が低下していた。本発明は、金属有機化 合物の熱分解および超電導物質の熱処理形成を行うに際して、効率よぐ性能が高 V、超電導性材料の製造方法を提供する。
課題を解決するための手段
[0008] 上記目的を達成するために本発明は超電導性材料の製造にぉ ヽて、塗布熱分解 法における熱処理過程の一部を紫外光 (レーザ、ランプ光)照射で置き換える。すな わち、図 1に示すように、金属有機化合物の溶液を支持体上に塗布及び乾燥工程 (1 )、有機成分の熱分解仮焼成工程 (2)、超電導物質への変換を行う本焼成工程 (3)を へて超電導膜コーティング材料を製造する際に、工程 (2)および工程 (3)と並行してあ るいは工程 (2)の前に、紫外光 (レーザ、ランプ光)を照射することを特徴とする超電導 材料の製造方法である。
これにより、超電導性材料の低温'高速製膜 (熱処理時間の大幅な短縮)が可能に なるとともに、マスクの使用や紫外光の照射位置を精密に制御することにより、マイク 口波フィルタや限流器等の素子に必要なパターユングを製膜と同時に行うことができ る。
[0009] すなわち、本発明は、酸化物が超電導物質を形成する金属の有機化合物溶液を 支持体上に塗布し、乾燥させる工程 (1)、金属の有機化合物中の有機成分を熱分解 させる仮焼成工程 (2)、超電導物質への変換を行う本焼成工程 (3)を経てェピタキシャ ル成長させることにより超電導コーティング材料を製造するに際し、工程 (2)およびェ 程 (3)と並行してあるいは工程 (2)の前に、紫外光 (レーザ、ランプ光)を照射することを 特徴とする超電導材料の製造方法である。
また、本発明では、酸化物が超電導物質を形成する金属として、 RE (REは Yおよ び希土類元素),および AE (AEはアルカリ土類金属)それぞれから選ばれる 1種以 上および Cuを用いることが出来る。

発明を実施するための最良の形態
[0012] 本発明の典型的な例を図 1に示す。超電導物質を形成する金属の有機化合物溶 液を支持体上に塗布し、乾燥工程、仮焼成工程、本焼成工程の各工程で、紫外光( レーザ、ランプ光)を照射することを特徴とする超電導材料の製造方法である。なお、 図 1には、乾燥工程、仮焼成工程、本焼成初期工程の各工程の後において、紫外光
(レーザ、ランプ光)を照射している力 目的に応じて、所定の工程途中や各工程の 前後を選ぶことが出来る。
また、金属の有機化合物溶液を基板にスピンコートし、溶媒除去のため恒温槽中 1 30°Cで乾燥後、レーザチャンバ内の試料ホルダーに試料を装着し、室温でレーザ照 射することちでさる。
本発明の焼成プロセスは、乾燥工程、仮焼成工程、本焼成初期工程の各段階に大 別され、場合により種々各工程の条件は異なるが、典型的な一例としての温度プロフ アイルを図 2に示す。
[0013] 金属有機化合物を塗布し乾燥させた膜および本焼成初期膜のそれぞれに対して レーザ照射し、さらにこれらレーザ照射膜に対して適切な熱処理を施すことにより例 えば YBa Cu O (YBCO)膜を作製した場合について述べると次の効果が確認された

1. YBCOを生成する金属有機化合物の溶液を支持体上に塗布乾燥させる工程 (1) 後、金属の有機化合物中の有機成分を熱分解させる仮焼成工程 (2)の前段階におい て、紫外光 (レーザ、ランプ光)を照射することにより、低温で有機成分の分解が促進 されることが判明した。
2.金属有機化合物の溶液を支持体上に塗布し、乾燥させる工程 (1)、金属の有機成 分を熱分解させる仮焼成工程 (2)後、超電導物質を形成させる本焼成工程 (3)を短時 間行った後、または、本焼成工程 (3)中に紫外光 (レーザ、ランプ光)を照射することに より、前述の照射しない場合と比較して必要な熱処理温度を低下させることが出来る ことが判明した。
[0014] 従来の塗布熱分解法では、 YBCO原料金属有機化合物の熱分解反応に要する時 間が長いことが知られているが、本発明の超電導材料の製造方法は、熱分解反応プ ロセス時間の短縮ィ匕ができることを確認した。
エキシマレーザによる YBCO原料溶液塗布膜の分解反応の経時変化をフーリエ変 換赤外分光法より測定した。 その結果を図 3に示す。照射前に顕著だった 3000cm— 1付近の C-H振動の吸収ピー クおよび 1600cm— 1付近のカルボン酸イオンによる吸収ピークが KrFエキシマレーザに よる 20mJ/cm2, 1Hz, 1800パルスの照射により消失しており、レーザ照射が金属有機 化合物の分解に有効であることがわ力つた。
本発明の具体例を示し、さらに詳しく説明するが、本発明はこれら実施例に限定さ れるものではない。

実施例 1
塗布溶液 Y1を基板 KC1に 4000rpm; 10秒間でスピンコートし、溶媒除去のため恒 温槽中 130°Cで乾燥後、室温で HIのレーザ照射(室温;大気中;フルエンス: 20mJ/c m2; 1Hz; 1800パルス)する。次に、このレーザ照射した試料を、あらかじめ 500°Cに保 つたマツフル炉中に挿入し、 30分間この温度に保って取り出す。ついで石英製管状 炉中で以下の条件で本焼成を行う。まず、酸素分圧を lOOppmに調整したアルゴンと 酸素の混合ガス流中で昇温速度毎分約 16°Cで 770°Cまで加熱し、この温度に 90分間 保ち、ガスを純酸素に切り換えてさらに 30分間保った後、徐冷する。これらの工程に ける温度プロファイルを図 4に示す。このようにして作製した膜厚約 lOOnmの YBa Cu

産業上の利用可能性
[0049] 本発明の超電導材料の製造方法は、製造効率が良ぐ大量生産に適し、しかも超 電導特性が優れた超電導性材料を得ることができるので、超電導材料の実用化にと つて重要な技術的意味を有するものであり、産業上の利用可能性が高いものである
