有機薄膜トランジスタの製造方法及び有機薄膜トランジスタ
技術分野
[0001] 本発明は簡単なプロセスで薄膜を形成することが可能な有機薄膜トランジスタの製 造方法及び該製造方法で作製した有機薄膜トランジスタに関するものである。
背景技術
[0002] 情報端末の普及に伴い、コンピュータ用のディスプレイとしてフラットパネルディスプ レイに対するニーズが高まっている。またさらに情報化の進展に伴い、従来紙媒体で 提供されていた情報が電子化されて提供される機会が増え、薄くて軽い、手軽に持 ち運びが可能なモパイル用表示媒体として、電子ペーパーあるいはデジタルぺーパ 一へのニーズも高まりつつある。
[0003] 一般に平板型のディスプレイ装置においては液晶、有機 EL、電気泳動などを利用 した素子を用いて表示媒体を形成して 、る。またこうした表示媒体では画面輝度の 均一性や画面書き換え速度などを確保するために、画像駆動素子としてアクティブ 駆動素子 (TFT素子)を用いる技術が主流になっている。例えば通常のコンピュータ ディスプレイではガラス基板上にこれら TFT素子を形成し、液晶、有機 EL素子等が 封止されている。
[0004] ここで TFT素子には主に a— Si (アモルファスシリコン)、 p— Si (ポリシリコン)などの 半導体を用いることができ、これらの S泮導体 (必要に応じて金属膜も)を多層化し、 ソース、ドレイン、ゲート電極を基板上に順次形成していくことで TFT素子が製造され る。こうした TFT素子の製造には通常、スパッタリング、その他の真空系の製造プロセ スが必要とされる。
[0005] し力しながら、このような TFT素子の製造では真空チャンバ一を含む真空系の製造 プロセスを何度も繰り返して各層を形成せざるを得ず、装置コスト、ランニングコストが 非常に膨大なものとなっていた。例えば TFT素子では通常、それぞれの層の形成の ために、真空蒸着、ドープ、フォトリソグラフ、現像等の工程を何度も繰り返す必要が あり、何十もの工程を経て素子を基板上に形成している。スイッチング動作の要となる 半導体部分に関しても p型、 n型等、複数種類の半導体層を積層している。こうした従 来の Si半導体による製造方法ではディスプレイ画面の大型化のニーズに対し、真空 チャンバ一等の製造装置の大幅な設計変更が必要とされるなど、設備の変更が容易 ではない。
[0006] また、このような従来からの Si材料を用いた TFT素子の形成には高い温度の工程 が含まれるため、基板材料には工程温度に耐える材料であると ヽぅ制限が加わること になる。このため実際上はガラスを用いざるをえず、先に述べた電子ペーパーあるい はデジタルペーパーと!/、つた薄型ディスプレイを、こうした従来知られた TFT素子を 利用して構成した場合、そのディスプレイは重ぐ柔軟性に欠け、落下の衝撃で割れ る可能性のある製品となってしまう。ガラス基板上に TFT素子を形成することに起因 するこれらの特徴は、情報化の進展に伴う手軽な携行用薄型ディスプレイへの-一 ズを満たすにあたり望ましくな 、ものである。
[0007] 一方、近年にぉ ヽて高 ヽ電荷輸送性を有する有機化合物として、有機半導体材料 の研究が精力的に進められ、有機薄膜トランジスタへの応用が期待されている。これ ら有機半導体デバイスを実現できれば、比較的低 、温度での真空な ヽし低圧蒸着 による製造プロセスの簡易化や、さらにはその分子構造を適切に改良することによつ て、溶液ィ匕できる半導体を得る可能性があると考えられ、有機半導体溶液をインク化 することによりインクジェット方式を含む印刷法による製造も考えられる。これらの低温 プロセスによる製造は、従来の Si系半導体材料については不可能と考えられてきた 力 有機半導体を用いたデバイスにはその可能性があり、したがって前述の基板耐 熱性に関する制限が緩和され、透明榭脂基板上にも例えば TFT素子を形成できる 可能性がある。透明榭脂基板上に TFT素子を形成し、その TFT素子により表示材 料を駆動させることができれば、ディスプレイを従来のものよりも軽ぐ柔軟性に富み、 落としても割れな ヽ (もしくは非常に割れにく 、)ディスプレイとすることができるであろ
[0008] 有機半導体薄膜を溶液プロセスにて作製する方法に関しては、例えば、特許文献 1のように有機半導体材料の溶媒に液晶性材料を用いる方法、特許文献 2のようにフ ッ素化された表面基板上に作製する方法などが開示されている。また、特許文献 3に は、有機半導体薄膜の作製に混合溶媒を用いる方法が開示されている。しかしなが ら、溶液プロセスで作製した有機薄膜トランジスタでは、移動度などのトランジスタ特 性の低下が大きな問題となってくる。また、有機半導体薄膜の形成は、例えば蒸着な どの方法に比べ、制御することが一般的に難しい。特に、例えばシランカップリング剤 のような表面処理材料を用いて基板表面の接触角を大きくし、トランジスタ特性の向 上を狙った場合、均一な薄膜作製に好ましい、例えばスピンコートプロセスなどを用 いて有機半導体材料の塗布を試みようとすると、通常用いられるような有機溶媒を用 いたのでは、はじきが生じてしまい、好ましい有機半導体薄膜を作製することは非常 に困難であった。このように、移動度などのトランジスタ特性を低下することなぐ基板 への液材の親和性と溶質の溶媒への溶解性の両者を両立するような具体的な溶媒 の選択と有機半導体薄膜の作製方法は、これまで提案されてこなカゝつた。

発明が解決しょうとする課題
[0009] 本発明は上記の事情に鑑みてなされたものであり、その目的は、成膜性が良好で あり、塗布欠陥が少なぐトランジスタ特性に優れた、簡便な有機薄膜トランジスタの 製造方法を提供することであり、また、該有機薄膜トランジスタの製造方法により作製 した有機薄膜トランジスタを提供することである。 課題を解決するための手段
[0010] 本発明の上記目的は、下記により達成される。
1.有機半導体材料および脂肪族炭化水素を含む液状材料を基板に塗布する工程 を含むことを特徴とする有機薄膜トランジスタの製造方法。
2.前記液状材料がさらに有機半導体材料溶解成分を含むことを特徴とする 1に記載 の有機薄膜トランジスタの製造方法。
3.前記基板が表面処理された基板であることを特徴とする 1または 2に記載の有機 薄膜トランジスタの製造方法。 4.前記表面処理された基板の表面の水に対する接触角が 70度以上であることを特 徴とする 3に記載の有機薄膜トランジスタの製造方法。
5.前記表面処理された基板の表面の水に対する接触角が 90度以上であることを特 徴とする 4に記載の有機薄膜トランジスタの製造方法。
6.前記表面処理がシランカップリング剤による処理であることを特徴とする 3〜5のい ずれ力 1項に記載の有機薄膜トランジスタの製造方法。
7.前記脂肪族炭化水素が環状脂肪族炭化水素であることを特徴とする 1〜6のいず れカ 1項に記載の有機薄膜トランジスタの製造方法。
8.前記環状脂肪族炭化水素がシクロへキサンであることを特徴とする 7に記載の有 機薄膜トランジスタの製造方法。
9.前記有機半導体材料の数平均分子量が 5000以下であることを特徴とする 1〜8 のいずれか 1項に記載の有機薄膜トランジスタの製造方法。
10.前記有機半導体材料がヘテロ環を分子中に少なくとも 2つ含むことを特徴とする 1〜9のいずれか 1項に記載の有機薄膜トランジスタの製造方法。
11.前記へテロ環がチォフェン環であることを特徴とする 10に記載の有機薄膜トラン ジスタの製造方法。
12. 1〜11のいずれか 1項に記載の有機薄膜トランジスタの製造方法により作製され たことを特徴とする有機薄膜トランジスタ。
発明の効果
[0011] 本発明により、有機半導体薄膜の形成において成膜性が良好であり、欠陥が少な い、簡便な有機薄膜トランジスタの製造方法が得られ、また、該製造方法を用いるこ とで移動度等、 FET特性に優れた有機薄膜トランジスタが得られる。

発明を実施するための最良の形態
[0014] 以下本発明を実施するための最良の形態について詳しく説明するが、本発明はこ れにより限定されるものではない。
[0015] 本発明の有機薄膜トランジスタの製造方法により良好に駆動する有機薄膜トランジ スタを提供することができる。
[0016] 有機薄膜トランジスタは、支持体上に有機半導体チャネル (活性層)で連結されたソ ース電極とドレイン電極を有し、その上にゲート絶縁層を介してゲート電極を有するト ップゲート型と、支持体上に先ずゲート電極を有し、ゲート絶縁層を介して有機半導 体チャネルで連結されたソース電極とドレイン電極を有するボトムゲート型に大別され る。本発明に係わる有機薄膜トランジスタはこれらトップゲート型またボトムゲート型の いずれでもよぐまたその形態を問わない。
[0017] 前記有機半導体チャネルを構成する本発明に係る有機半導体材料は、半導体とし て機能するものであれば、どのような有機化合物を選択してもよい。有機半導体材料 としては、例えば、特開平 5— 55568号公報等にて開示されているペンタセンゃテト ラセンといったァセン類、特開平 4— 167561号等に開示されている鉛フタロシア- ンを含むフタロシアニン類、特開 2004— 319982号等に開示されているベンゾボル フィリン等のポルフィリン類、その他、ペリレンやそのテトラカルボン酸誘導体、テトラ チアフルバレン類等といった低分子量ィ匕合物や、特開平 8— 264805号等に開示さ れている a チェニールもしくはセクシチォフェンと呼ばれるチォフェン 6量体を代表 例とする芳香族オリゴマー、また、ポリチォフェン、ポリチェ-レンビ-レン、ポリ p— フエ-レンビ-レンといった共役高分子など(これらの多くは『アドバンスド 'マテリアル J (Advanced Materi— al)誌 2002年第 2号 99ページに記載されている)が、一般 的に知られている。その中でも、有機半導体材料として、低分子量化合物を用いた 場合に本発明の効果がより発揮され、特に数平均分子量が 5000以下の低分子量 有機半導体材料を用いると、高移動度で駆動する有機薄膜トランジスタを得る上でよ り好ましい。
[0018] 前述した有機半導体材料の中でも、低分子量ィ匕合物として、例えば、ピレン、コロ ネン、ォバレン等やその誘導体、アントラセン、ペンタセン等やその誘導体 (ァセン類 )、ルブレンやその誘導体等に代表される縮合多環式炭化水素類、ベンゾジチオフ ェン、アントラジチォフェン等やその誘導体等に代表されるへテロ原子を含む縮合多 環式芳香族化合物類、チォフェンオリゴマー等が好ましい例として挙げられる。ペン タセン類の例としては、 WO03Z16599号、 WO03Z28125号、 USP6, 690, 02 9号、特開 2004— 107216号等に記載の置換基をもったペンタセン誘導体、 US20 03— 136964号等に記載のペンタセンプレカーサ、 ACS. voll27. Nol4. 4986 等に記載のァセン類及びその誘導体等が挙げられる。
[0019] これらの中でも特に、 JACS. voll27. Nol4. 4986等に記載されるようなェチ- ル置換基を有する縮合多環式芳香族化合物類が好ましく用いられる。これらの例とし ては下記の化合物が挙げられる力 本発明はこれらに限定されるものではない。

該チォフェン環はアルキル基などの置換基を有して 、ても、また無置換のものでもよ いが、分子内に置換基を有するチォフェン環が含まれることが好ましぐ置換基を有 するチォフェン環と無置換のチォフェン環の両者が含まれることがより好ま 、。更に 、前記チォフェン環が 2つ以上連結していることが好ましぐ連結するチォフェン環の 数は 2〜 10が好ましい。
[0022] 本発明に係わる有機半導体材料としてまた、平均分子量 5000以下の分子量を有 するオリゴマーは好ま 、ィ匕合物である。本発明にお 、て好ましく用いることのできる オリゴマーとしてはチォフェンオリゴマー等が挙げられる。

これらのチオフ ンオリゴマーの製造法は、本発明者等による特願 2004— 17231 7号(2004年 6月 10日出願)に記載されている。

液状材料中における有機半導体材料の含有量は、用いる脂肪族炭化水素の種類、 また、後述する有機半導体材料溶解成分等の具体的選択によって変わってくるが、 塗布によりこれ等液状材料を基板上に適用して、薄膜を形成させるためには、該材 料中において有機半導体材料は、塗布の均一性の面力 0. 01〜: L0. 0質量%、好 ましくは 0. 1〜5. 0質量%の範囲で溶解していることが好ましい。
本発明に係る基板とは、有機半導体を担持し得るものをいい、支持体または必要に 応じ支持体上に電極もしくは絶縁膜を設けた支持体などが含まれる。
[0045] また、本発明にお ヽて、前記有機半導体材料および脂肪族炭化水素を含む液状 材料中には、有機半導体材料溶解成分を更に含むことができる。有機半導体材料 溶解成分とは、前記有機半導体材料の前記脂肪族炭化水素に対する溶解度より、 高い溶解度を有する有機溶媒のことを指し、具体的には、室温における前記有機半 導体材料の溶解度が前記脂肪族炭化水素の 2倍以上を有する有機溶媒のことを指 す。前記有機溶媒としては、一般的に知られている有機溶媒を用いることができ、 1 種類あるいは 2種類以上混合して、有機半導体材料溶解成分として用いることができ る。具体的にはジェチルエーテルゃジイソプロピルエーテル等の鎖状エーテル系溶 媒、テトラヒドロフランやジォキサン等の環状エーテル系溶媒、アセトンゃメチルェチ ルケトン等のケトン系溶媒、クロ口ホルムや 1, 2—ジクロロェタン等のハロゲン化アル キル系溶媒、トルエン、 o—ジクロロベンゼン、 1, 2, 4—トリクロ口ベンゼン、ニトロベン ゼン、 m—タレゾール等の芳香族系溶媒、 N—メチルピロリドン、 2硫化炭素等を挙げ ることができるが、本発明はこれらに限定されるものではない。これらの有機半導体材 料溶解成分を用いる量は脂肪族炭化水素の溶媒としての特性を大きく変えない範囲 が好ましぐ脂肪族炭化水素に対し 1. 0〜100質量%で用いるのが溶解性、塗布性 の面から好ましい。
[0046] また、本発明の液状材料は、有機半導体材料が析出しな!ヽように有機半導体材料 溶解成分を適量加えたものであることが好ましぐ有機半導体材料溶解成分を有機 半導体材料と混合した際に有機半導体材料が完全に溶解する、すなわち不溶成分 を生じないような有機半導体材料溶解成分を選択することがより好ましい。更に、本 発明に用いられる脂肪族炭化水素と相溶性があり、均一な溶液を形成できるもので あることがより好ましい。

[0048] 本発明で用いられる基板は、予め表面処理を施しておくことが好ましい。本発明に おける表面処理とは、基板の水に対する接触角を向上させる処理であり、特に基板 の(水に対する)接触角が 70度以上であることが好ましぐ特に 90度以上で有ること 力 り好ましい。このような表面処理としては、シランカップリング剤による処理のように 、基板上に自己配列型の薄膜を形成する様なものがより好ましい。前記シランカップ リング剤としては、ォクタデシルトリクロロシラン、ノニルトリクロロシラン、ォクチルトリク ロロシラン、ォクチルトリメトキシシラン、ォクチルトリエトキシシラン、 n—ブチルトリクロ ロシラン、 i ブチルトリクロロシラン、ェチルトリクロロシラン、メチルトリクロロシラン、ト リメチルクロロシラン、へキサメチルジシラザン、 4 フエニルブチルトリクロロシラン、 3 —フエノキシプロピルトリクロロシラン、フエニルトリクロロシラン、シクロへキシルトリクロ ロシラン、ヘプタデカフルォ口一 1, 1, 2, 2—テトラヒドロデシルトリクロロシラン等の公 知の材料が好ましい例として挙げられる力 本発明はこれらに限らない。また、シラン カップリング剤を用いた表面処理方法については、特開 2004— 327857号、特開 2 005— 32774号、特開 2005— 158765号等【こ開示されて!ヽるような、公知の方法を 適用することができる。例えば、 CVD法等の気相法、スピンコート法やディップコート 法等の液相法、更にスクリーン印刷法、マイクロモールド法、マイクロコンタクト法、ィ ンクジェット法等の印刷法などを適用することができる。
また、シランカップリング剤による処理を行う前に、基板 (例えば、シリコン基板上に形 成された熱酸化膜などの絶縁膜)表面に対して酸素プラズマ処理、 UVオゾン処理な どの親水化処理 (表面に水酸基 OHを形成する処理)を行うことが、緻密で強固な 自己組織ィ匕単分子膜を形成する上で好ましいことが一般的に知られており、前述し た特許文献等にも記載されている。更に、一般的によく知られたラビング等の配向処 理を施しても力まわない。

比抵抗 0. 02 Ω 'cmの n型 Siウェハーに厚さ 200nmの熱酸化膜を形成したものを ゲート絶縁膜とし、基板を作製した。

比抵抗 0. 02 Ω 'cmの n型 Siウェハーに厚さ 200nmの熱酸化膜を形成した後、酸 素プラズマ処理により表面の洗浄を行った。この熱酸化膜を形成した Siウェハーを表 1に記載の表面処理材料 (シランカップリング剤)のトルエン溶液(1%質量)に 10分 間浸漬後、トルエン洗浄、乾燥させることで、熱酸化膜の表面処理を行い、ゲート絶 縁膜とし、基板を作製した。
(塗布性の評価)
実施例 1〜22
次に、表 1に記載の半導体材料、脂肪族炭化水素、必要に応じて有機半導体材料 溶解成分を各々用いることで、有機半導体材料を含む液状材料 (0. 5質量%)を調 製し、前記工程で得られた基板上にスピンコーターを用いて半導体材料を塗布した 後、室温で乾燥させて、基板上に半導体層を形成した。このとき形成した半導体層の 塗布性を評価した結果につ!、て表 1に示した。
表 1における有機半導体材料 P—1には、 US2003— 164495号公報明細書に記載 の例示化合物(3)を用いた。
塗布性は、基板上に基板に対する面積比で 80〜100%の連続した塗布膜領域が形 成され、目視で塗布欠陥がほとんど認められないものを◎、基板上に基板に対する 面積比で 80〜100%の連続した塗布膜領域が形成されているが、目視で塗布欠陥 が認められるものを〇、基板に対する面積比で塗布膜領域が 80%以下のもの、ある いは、目視で全面的に明らかな塗布欠陥が認められるものを△、液状材料がはじか れて基板上に全く残らず、膜を形成できないものを Xとして評価した。
(有機薄膜トランジスタの作製)
実施例 1〜22
更に、この膜の表面にマスクを用いて金を蒸着し、ソース電極およびドレイン電極を 作製した。
[0092] 以上により、チャネル長 L = 30 μ m、チャネル幅 W= 1mmの有機薄膜トランジスタ を作製した。このとき作製したトランジスタの飽和領域における移動度を測定した結果 についても表 1に示した。

表 1の結果より、本発明の実施例 1〜22は、いずれも塗布性が良好で、高移動度 の有機薄膜トランジスタを得ることができた。中でも、実施例 3〜22のように低分子量 有機半導体材料を用いた場合は、より高移動度の有機薄膜トランジスタを得ることが できた。一方、比較例では、比較例 1〜3のように、塗布膜は得られても移動度が不 十分であるか、あるいは、比較例 4〜6のように、液状材料を基板がはじいてしまい、 基板上に有機半導体薄膜を形成することはできなかった。

Claims

請求の範囲
[I] 有機半導体材料および脂肪族炭化水素を含む液状材料を基板に塗布する工程を 含むことを特徴とする有機薄膜トランジスタの製造方法。
[2] 前記液状材料がさらに有機半導体材料溶解成分を含むことを特徴とする請求の範 囲第 1項に記載の有機薄膜トランジスタの製造方法。
[3] 前記基板が表面処理された基板であることを特徴とする請求の範囲第 1または 2項 に記載の有機薄膜トランジスタの製造方法。
[4] 前記表面処理された基板の表面の水に対する接触角が 70度以上であることを特徴 とする請求の範囲第 3項に記載の有機薄膜トランジスタの製造方法。
[5] 前記表面処理された基板の表面の水に対する接触角が 90度以上であることを特徴 とする請求の範囲第 4項に記載の有機薄膜トランジスタの製造方法。
[6] 前記表面処理がシランカップリング剤による処理であることを特徴とする請求の範囲 第 3〜5項のいずれか 1項に記載の有機薄膜トランジスタの製造方法。
[7] 前記脂肪族炭化水素が環状脂肪族炭化水素であることを特徴とする請求の範囲 1〜
6項のいずれか 1項に記載の有機薄膜トランジスタの製造方法。
[8] 前記環状脂肪族炭化水素がシクロへキサンであることを特徴とする請求の範囲第 7 項に記載の有機薄膜トランジスタの製造方法。
[9] 前記有機半導体材料の数平均分子量が 5000以下であることを特徴とする請求の範 囲第 1〜8項のいずれか 1項に記載の有機薄膜トランジスタの製造方法。
[10] 前記有機半導体材料がヘテロ環を分子中に少なくとも 2つ含むことを特徴とする請求 の範囲第 1〜9項のいずれか 1項に記載の有機薄膜トランジスタの製造方法。
[II] 前記へテロ環がチォフェン環であることを特徴とする請求の範囲第 10項に記載の有 機薄膜トランジスタの製造方法。
[12] 請求の範囲第 1〜11項のいずれか 1項に記載の有機薄膜トランジスタの製造方法に より作製されたことを特徴とする有機薄膜トランジスタ。
