 プロセス条件等の変化に対応してプラズマの均一性と安定性を容易に確保することができるマイクロ波プラズマ処理装置を提供すること。  マイクロ波によって前記チャンバー内に処理ガスのプラズマを形成し、そのプラズマにより被処理体にプラズマ処理を施すマイクロ波プラズマ処理装置100であって、マイクロ波透過板28の外周を覆う導電体からなるプレート27に、マイクロ波透過板28の端部からその内部に向かってマイクロ波が伝搬される2以上の孔42を形成し、体積調節機構43,45により孔の体積を調設してマイクロ波透過板28を孔42の各々が属するユニット毎に分割した場合における各ユニットのインピーダンスを調節し、マイクロ波透過板28の電界分布を制御する。

技術分野
[0001] 本発明は、被処理体にマイクロ波プラズマによる処理を施すマイクロ波プラズマ装 置に関する。
背景技術
[0002] プラズマ処理は、半導体デバイスの製造に不可欠な技術である力 近時、 LSIの高 集積化、高速化の要請から LSIを構成する半導体素子のデザインルールが益々微 細化され、また、半導体ウェハが大型化されており、それにともなって、プラズマ処理 装置においてもこのような微細化および大型化に対応するものが求められている。
[0003] ところが、従来から多用されてきた平行平板型や誘導結合型のプラズマ処理装置 では、電子温度が高いため微細素子にプラズマダメージを生じてしまい、また、ブラ ズマ密度の高い領域が限定されるため、大型の半導体ウェハを均一かつ高速にブラ ズマ処理することは困難である。
[0004] そこで、高密度で低電子温度のプラズマを均一に形成することができる RLSA (Rad ial Line Slot Antenna)マイクロ波プラズマ処理装置が注目されて!/、る(例えば特許文 献 1)。
[0005] RLS Aマイクロ波プラズマ処理装置は、チャンバ一の上部に所定のパターンで多 数のスロットが形成された平面アンテナ(Radial Line Slot Antenna)を設け、マイクロ 波発生源力も導かれたマイクロ波を、平面アンテナのスロットを通過させるとともに、そ の下に設けられた誘電体力 なるマイクロ波透過板を介して真空に保持されたチャン バー内に放射し、このマイクロ波電界によりチャンバ一内に導入されたガスをプラズ マ化し、このように形成されたプラズマにより半導体ウェハ等の被処理体を処理する ものである。
[0006] この RLSAマイクロ波プラズマ処理装置では、アンテナ直下の広い領域に亘つて高 V、プラズマ密度を実現でき、短時間で均一なプラズマ処理を行うことが可能である。 また、低電子温度プラズマが形成されるため、素子へのダメージ小さい。 [0007] この RLSAマイクロ波プラズマ処理装置においては、同じ平面アンテナを用いても プロセス条件が変わるとプラズマ分布およびプラズマの安定性も変化する。そのため 、プロセス条件が変わると、そのたび毎にプラズマの均一性と安定性を得るために、 平面アンテナのプラズマ透過孔のパターンおよびプラズマ透過窓の最適化を行う必 要があり、極めて煩雑であった。

発明が解決しょうとする課題

[0009] 上記課題を解決するために、本発明の第 1の観点では、被処理体が収容されるチ ヤンバーと、マイクロ波を発生させるマイクロ波発生源と、マイクロ波発生源で発生さ れたマイクロ波を前記チャンバ一に向けて導く導波手段と、前記導波手段に導かれ たマイクロ波を前記チャンバ一に向けて放射する複数のマイクロ波放射孔を有する 導体カゝらなる平面アンテナと、前記チャンバ一の天壁を構成し、前記平面アンテナの マイクロ波放射孔を通過したマイクロ波を透過する、誘電体力もなるマイクロ波透過 板と、前記マイクロ波透過板の外周を覆う導電体力 なるプレートと、前記マイクロ波 透過板の端部力も前記プレートの内部に向力つて設けられた、前記マイクロ波透過 板カゝらマイクロ波が伝搬される 2以上の孔と、これら孔の体積を調節する体積調節機 構と、前記チャンバ一内に処理ガスを供給する処理ガス供給手段とを有し、マイクロ 波によって前記チャンバ一内に処理ガスのプラズマを形成し、そのプラズマにより被 処理体にプラズマ処理を施すマイクロ波プラズマ処理装置であって、前記体積調節 機構により前記各孔の体積を調節することにより、前記マイクロ波透過板を前記 2以 上の孔の各々が属するユニット毎に分割した場合における各ユニットのインピーダン スを調節し、前記マイクロ波透過板の電界分布を制御することを特徴とするマイクロ 波プラズマ処理装置を提供する。 [0010] また、本発明の第 2の観点では、被処理体が収容されるチャンバ一と、マイクロ波を 発生させるマイクロ波発生源と、マイクロ波発生源で発生されたマイクロ波を前記チヤ ンバーに向けて導く導波手段と、前記導波手段に導かれたマイクロ波を前記チャン バーに向けて放射する複数のマイクロ波放射孔を有する導体からなる平面アンテナ と、前記チャンバ一の天壁を構成し、前記平面アンテナのマイクロ波放射孔を通過し たマイクロ波を透過する、誘電体からなるマイクロ波透過板と、前記マイクロ波透過板 の外周を覆う導電体力 なるプレートと、前記マイクロ波透過板の端部から前記プレ ートの内部に向力つて設けられた、前記マイクロ波透過板力もマイクロ波が伝搬され る 2以上の孔と、これら孔の体積を調節する体積調節機構と、前記チャンバ一内に処 理ガスを供給する処理ガス供給手段と、を有し、マイクロ波によって前記チャンバ一 内に処理ガスのプラズマを形成し、そのプラズマにより被処理体にプラズマ処理を施 すマイクロ波プラズマ処理装置であって、前記体積調節機構により前記各孔の体積 を調節することにより、前記マイクロ波透過板を前記 2以上の孔の各々が属するュ- ット毎に分割した場合における各ユニットのインピーダンスを調節し、各ユニットが共 振条件を満たすようにすることを特徴とするマイクロ波プラズマ処理装置を提供する。

[0015] さらに、前記平面アンテナを覆うように設けられた蓋体をさらに具備することができ、 その場合には、前記蓋体には冷媒流路が設けられており、この冷媒流路に冷媒を通 流させることにより、前記平面アンテナ、前記マイクロ波透過板を冷却することが好ま しい。
発明の効果
[0016] 本発明によれば、マイクロ波透過板の端部力も前記プレートの内部に向力つて、平 面アンテナ力 前記マイクロ波透過板に到達したマイクロ波が伝搬される 2以上の孔 を設け、さらに、これら孔の体積を調節する体積調節機構を設け、体積調節機構によ り前記各孔の体積を調節することにより、前記マイクロ波透過板を前記 2以上の孔の 各々が属するユニット毎に分割した場合における各ユニットのインピーダンスを調節 し、マイクロ波透過板の電界分布を制御するので、プロセス条件等が変化した場合に 、平面アンテナのプラズマ透過孔のパターンおよびプラズマ透過板の最適化を行うこ となく簡単な操作でマイクロ波透過板の電界分布を制御しての均一性および安定性 の高 、プラズマを得ることが可能となる。
[0017] 具体的には、マイクロ波透過板を前記 2以上の孔の各々が属するユニット毎に分割 した場合における各ユニットのインピーダンスを調節し、各ユニットが共振条件を満た すようにすることにより、マイクロ波透過板の電界分布を均一にすることができ、均一 性および安定性の高 、プラズマ処理が実現される。

発明を実施するための最良の形態
[0019] 以下、添付図面を参照して本発明の実施の形態について具体的に説明する。
図 1は、本発明の一実施形態に係るマイクロ波プラズマ処理装置を模式的に示す 断面図である。
[0020] このマイクロ波プラズマ処理装置 100は、所定のパターンで多数のスロットが形成さ れた平面アンテナ(Radial Line Slot Antenna)を利用してマイクロ波発生源から導か れたマイクロ波をチャンバ一内に放射し、プラズマを形成する RLSAマイクロ波プラズ マ処理装置として構成されて!、る。
[0021] このマイクロ波プラズマ処理装置 100は、気密に構成されかつ接地された略円筒状 のチャンバ一 1を有している。チャンバ一 1の底壁 laの略中央部には円形の開口部 1 0が形成されており、底壁 laにはこの開口部 10と連通し、下方に向けて突出する排 気室 11が設けられて 、る。チャンバ一 1内には被処理基板であるウェハ Wを水平に 支持するための A1N等のセラミックス力もなるサセプタ 2が設けられて 、る。このサセ プタ 2は、排気室 11の底部中央から上方に延びる円筒状の A1N等のセラミックスから なる支持部材 3により支持されている。サセプタ 2の外縁部にはウェハ Wをガイドする ためのガイドリング 4が設けられている。また、サセプタ 2には抵抗加熱型のヒータ 5が 埋め込まれており、このヒータ 5はヒータ電源 6から給電されることによりサセプタ 2をカロ 熱して、その熱で被処理体であるウェハ Wを加熱する。チャンバ一 1の内周には、石 英からなる円筒状のライナー 7が設けられて 、る。 [0022] サセプタ 2には、ウェハ Wを支持して昇降させるためのウェハ支持ピン(図示せず) がサセプタ 2の表面に対して突没可能に設けられている。
[0023] チャンバ一 1の側壁には環状をなすガス導入部材 15が設けられており、このガス導 入部材 15には処理ガス供給系 16が接続されている。ガス導入部材はシャワー状に 配置してもよ ヽ。この処理ガス供給系 16から所定の処理ガスがガス導入部材 15を介 してチャンバ一 1内に導入される。処理ガスとしては、プラズマ処理の種類に応じて適 宜のものが用いられる。プラズマ処理としては、例えばエッチング処理や酸化処理等 を挙げることができる。
[0024] 上記排気室 11の側面には排気管 23が接続されており、この排気管 23には高速真 空ポンプを含む排気装置 24が接続されて 、る。そしてこの排気装置 24を作動させる ことによりチャンバ一 1内のガス力 排気室 11の空間 11a内へ均一に排出され、排気 管 23を介して排気される。これによりチャンバ一 1内は所定の真空度、例えば 0. 133 Paまで高速に減圧することが可能となって 、る。
[0025] チャンバ一 1の側壁には、プラズマ処理装置 100に隣接する搬送室(図示せず)と の間でウェハ Wの搬入出を行うための搬入出口 25と、この搬入出口 25を開閉するゲ ートバルブ 26とが設けられて!/、る。

クロ波を透過するマイクロ波透過板 28が設けられて 、る。上部プレート 27は金属等 の導電体、例えばアルミニウムで構成されており、接地されている。また、上部プレー ト 27は、断面 L字状となっており、マイクロ波透過板 28を支持するとともにその外周を 覆うようになっている。マイクロ波透過板 28は上部プレート 27に対し図示しないシー ル部材を介して気密に設けられている。したがって、チャンバ一 1内は気密に保持さ れる。
[0027] マイクロ波透過板 28の上方には、サセプタ 2と対向するように、円板状の平面アン テナ 31が設けられている。この平面アンテナ 31は上部プレート 27の上端に係止され ている。平面アンテナ 31は、導体、例えば表面が金メッキされた銅板またはアルミ- ゥム板力もなり、多数のマイクロ波放射孔 (スロット) 32が所定のパターンで貫通して 形成された構成となっている。すなわち、平面アンテナ 31は RLSAアンテナを構成し ている。このマイクロ波放射孔 32は、例えば図 2に示すように長溝状をなし、隣接する マイクロ波放射孔 32同士が交差するように、典型的には図示のように直交するように (「丁」字状に)配置され、これら複数のマイクロ波透過孔 32が同心円状に配置されて いる。マイクロ波透過孔 32の長さや配列間隔は、マイクロ波マイクロ波の波長等に応 じて決定される。なお、図 2において、同心円状に形成された隣接するマイクロ波透 過孔 32同士の間隔を Arで示している。また、マイクロ波放射孔 32は、円形状、円弧 状等の他の形状であってもよい。さらに、マイクロ波放射孔 32の配置形態は特に限 定されず同心円状の他、例えば、螺旋状、放射状に配置することもできる。
[0028] この平面アンテナ部材 31の上面には、真空よりも大きい誘電率を有する誘電体か らなる遅波材 33が設けられている。この遅波材 33は、マイクロ波の波長を真空中に おける波長よりも短くしてプラズマを調整する機能を有している。
[0029] 平面アンテナ 31とマイクロ波透過板 28との間が密着した状態となっており、また、 遅波板 33と平面アンテナ 31との間も密着されている。また、遅波板 33、平面アンテ ナ 31、マイクロ波透過板 28、およびプラズマで形成される等価回路が共振条件を満 たすようにマイクロ波透過板 28、遅波材 33の厚みおよび平面アンテナのマイクロ波 反射率が調整されており、これによりマイクロ波の反射が極小化される。また、遅波板 33とマイクロ波透過板 28を同じ材質としてマイクロ波の界面反射を防止して 、る。こ のようにマイクロ波の反射を極小化し、かつマイクロ波の界面反射が防止されることに より、プラズマの安定性を高くしつつマイクロ波パワーの効率を高く維持することがで きる。
[0030] チャンバ一 1の上面には、これら平面アンテナ部材 31および遅波材 33を覆うように 、例えばアルミニウムやステンレス鋼等の金属材カ なるシールド蓋体 34が設けられ ている。チャンバ一 1の上面に位置する上部プレート 27とシールド蓋体 34とは図示し な 、シール部材によりシールされて 、る。
[0031] シールド蓋体 34には、冷却水流路 34aが形成されており、そこに冷却水を通流さ せることにより、平面アンテナ 31、マイクロ波透過板 28、遅波材 33、シールド蓋体 34 を冷却するようになっている。なお、シールド蓋体 34は接地されている。

[0035] 上記上部プレート 27には、マイクロ波透過板 28の端部から上部プレート 27の内部 に向力つて水平に複数の孔 42が形成されている。この例では、図 3に示すように、 12 個の孔 42が上部プレート 27の内側から外側へ向力つて放射状に等間隔に設けられ 、上部プレート 27の周端部に開口している。この孔 42は平面アンテナ 31からマイク 口波透過板 33に到達したマイクロ波が伝搬されるようになっている。
[0036] これら孔 42の中には、孔 42の体積を調節するための体積調節板 43が、孔 42の長 手方向に沿って移動自在に設けられている。この体積調節板 43は、孔 42の内部に 密着して設けられており、少なくともその孔 42に接する面は導電体、例えばアルミ二 ゥム等の金属で構成されている。さらに、上部プレート 27の外周端部に開口している 孔 42には、金属製の蓋 47が設けられている。これにより孔 42を囲繞する部分は全て 導電体で構成され、伝搬されたマイクロ波が漏洩せずに全て反射するようになって 、 る。各体積調節板 43は、ロッド 44を介してシリンダ機構等のァクチユエータ 45により 独立に移動され、これにより各孔 42の体積が調節されるようになっている。このように 各孔 42の体積が調節されることにより、マイクロ波透過板 28が孔 42の各々が属する ユニット毎に分離されているとした場合に、各ユニット毎にインピーダンスを調節する ことが可能である。そして、プロセス条件に変更があった場合等にプロセス条件に応 じてコントローラ 46から各ァクチユエータ 45に各ユニットのインピーダンスを制御する ための指令が出力され、マイクロ波透過板 28の電界分布が均一になるように各体積 調節板 43の位置、すなわち各孔 42の体積が制御される。
[0037] なお、体積調節板 43は、その孔 42に接する面が導電体でありさえすれば、他の部 分は誘電体であっても構わない。また、孔 42の個数は 12個に限らず 2個以上であれ ばよい。ただし、多すぎても制御が煩雑になるため、 16個以下が好ましい。さらに、孔 42の深さは誘電体であるマイクロ波透過板 28中におけるマイクロ波 1波長分以上あ ればよい。さらに、ァクチユエータ 45としては、シリンダ機構に限らずモーターによりボ ールねじを回転させることにより体積調節板 43の位置を調節するボールねじ機構を 採用することちできる。

[0039] プラズマ処理装置 100の各構成部は、プロセスコントローラ 50に接続されて制御さ れる構成となっている。プロセスコントローラ 50には、工程管理者がプラズマ処理装 置 100を管理するためにコマンドの入力操作等を行うキーボードや、プラズマ処理装 置 100の稼働状況を可視化して表示するディスプレイ等力もなるユーザーインターフ エース 51が接続されている。
[0040] また、プロセスコントローラ 50には、プラズマ処理装置 100で実行される各種処理を プロセスコントローラ 50の制御にて実現するための制御プログラムや処理条件データ 等が記録されたレシピが格納された記憶部 52が接続されている。 [0041] そして、必要に応じて、ユーザーインターフェース 51からの指示等にて任意のレシ ピを記憶部 52から呼び出してプロセスコントローラ 50に実行させることで、プロセスコ ントローラ 50の制御下で、プラズマ処理装置 100での所望の処理が行われる。
[0042] このように構成されたプラズマ処理装置 100においては、まず、ゲートバルブ 26を 開にして搬入出口 25から被処理体であるウエノ、 Wをチャンバ一 1内に搬入し、サセ プタ 2上に載置する。
[0043] そして、処理ガス供給系 16からプラズマ処理に応じた所定の処理ガスをガス導入 部材 15を介してチャンバ一 1内に導入し、所定の圧力に維持する。
[0044] 次いで、マイクロ波発生装置 39からのマイクロ波をマッチング回路 38を経て導波管 37に導く。マイクロ波は、矩形導波管 37b、モード変 40、および同軸導波管 37a 、遅波板 33を順次通って平面アンテナ部材 31に供給され、平面アンテナ部材 31か らマイクロ波透過板 28を経てチャンバ一 1内におけるウェハ Wの上方空間に放射さ れる。マイクロ波は、矩形導波管 37b内では TEモードで伝搬し、この TEモードのマイ クロ波はモード変 40で TEMモードに変換されて、同軸導波管 37a内を平面ァ ンテナ部材 31に向けて伝搬されて!、く。
[0045] 平面アンテナ部材 31からマイクロ波透過板 28を経てチャンバ一 1に放射されたマ イク口波によりチャンバ一 1内では導入された処理ガスがプラズマ化し、このプラズマ により酸化処理等の所定の処理が行われる。
[0046] 本実施形態のマイクロ波プラズマ処理装置 100は、略 1012Zcm3以上の高プラ ズマ密度でかつ略 1. 5eV以下の低電子温度プラズマを実現することができる。この ため、低温かつ短時間でプラズマ処理を行うことができ、しかも下地膜へのイオン等 のプラズマダメージが小さい等のメリットがある。
[0047] また、本実施形態においては、マイクロ波透過板 28の端部力も上部プレート 27の 内部に向かって、平面アンテナ力 前記マイクロ波透過板に到達したマイクロ波が伝 搬される複数の孔 42を設け、さらに、これら孔の体積を調節する体積調節板 43およ びァクチユエータ 45を設け、体積調節板 43およびァクチユエータ 45により各孔 42の 体積を調節することにより、マイクロ波透過板 28を複数の孔 42の各々が属するュ-ッ ト毎に分割した場合における各ユニットのインピーダンスを調節することができる。こ れにより、マイクロ波透過板 28の電界分布を制御することができるので、プロセス条 件等が変化した場合に、平面アンテナ 31のプラズマ透過孔 32のパターンおよびブラ ズマ透過板 28の最適化を行うことなく簡単な操作でマイクロ波透過板の電界分布を 制御してプラズマの均一性および安定性を得ることができる。
[0048] 具体的なマイクロ波透過板 28の電界分布制御を図 5のモデルを参照して説明する 。まず、マイクロ波透過板 28を中心力 放射状に複数の孔 42の各々が属するュ-ッ ト 28aに分割したとする。この場合に、マイクロ波透過板 28の中心力ものマイクロ波は 、各ユニットにおいてそこに属する孔 42に向力つて直線的に伝搬され、体積調節板 4 3で反射して元に戻っていく。今、任意の隣接する 2つのユニット 28a (第 iユニットおよ び第 jユニット)間の結合係数 k を以下の(3)のように定義する。

[0050] 上記式 (6)、(7)から、結合係数 kにより、 2つの共振周波数が存在することがわ力る 。特に、結合係数 kが 1よりも十分に小さい場合、すなわち 0に近い場合には f=f ' =f 'となり、各ユニットの共通共振周波数が生じる。このとき、結合係数 kが 0に近い

ことから、各ユニット間の干渉が実質的に存在せず、各ユニットが無干渉で独立にモ ード制御が可能となる。
[0051] したがって、各ユニット間の結合係数 kが実質的に存在しないように複数の孔 42を 形成し、各ユニット毎にァクチユエータ 45により体積調節板 43を移動させて孔 42の 体積を調節すれば、各ユニットのインピーダンスを独立に調節して、各ユニット毎に 共振条件を満たすようにすることができ、これにより、マイクロ波透過板 28の電界分布 を均一に制御することができる。一般的に、プラズマ分布と安定性はマイクロ波透過 板の電界分布に依存するから、このようにマイクロ波透過板 28の電界分布を均一に 制御することにより、プラズマの均一性および安定性を高めることができる。したがつ て、プロセス条件が変化しても、容易に対応することが可能である。
[0052] 図 7に本発明の装置を使用してマイクロ波透過板 28のインピーダンス調節を行った 場合と従来の装置を使用した場合におけるプラズマの電子密度分布を示す。この図 に示すように、本実施形態に従ってインピーダンス調節を行うことにより電子密度分 布が均一になることが確認された。
[0053] 次に、上記図 5に示したように上部プレートに 12個の孔を均等に形成し、孔の径を 32. 3mm φ、孔の長さを 60mmにした場合における、マイクロ波透過板の電磁界シ ミュレーシヨンを行った。その結果を図 8および図 9に示す。図 8に示すように本発明 の装置では、各孔の体積を調節することにより、図 9に示す従来の装置よりもマイクロ 波透過板の電界分布が均一になることが確認された。
[0054] なお、本発明は上記実施形態に限定されることなく種々変形可能である。たとえば 、処理装置の構成は本発明の構成要件を満たす限り上記実施形態に限るものでは ない。また、上部プレートに形成される孔としてマイクロ波透過板の端部力も外側に 向力つて水平に延び、上部プレートの周端部に開口するものを例にとって説明した 1S これに限るものではなぐ図 10に示すように、上部プレートの上面に開口し、上部 プレートの中で 90° 曲がっているものを採用してもよい。さらに、プラズマ処理を行う 被処理体としては、半導体ウェハに限らず、フラットパネルディスプレイ基板等、他の ものであってもよい。
産業上の利用可能性
[0055] 本発明は、半導体デバイスの製造工程における酸化処理、成膜処理、エッチング 処理等、低電子温度および高密度のプラズマが求められるプラズマ処理に好適であ る。特に、プラズマ密度の均一性が重視されるエッチング処理に適している。

Claims

請求の範囲
[1] 被処理体が収容されるチャンバ一と、
マイクロ波を発生させるマイクロ波発生源と、
マイクロ波発生源で発生されたマイクロ波を前記チャンバ一に向けて導く導波手段 と、
前記導波手段に導かれたマイクロ波を前記チャンバ一に向けて放射する複数のマ イク口波放射孔を有する導体からなる平面アンテナと、
前記チャンバ一の天壁を構成し、前記平面アンテナのマイクロ波放射孔を通過した マイクロ波を透過する、誘電体力もなるマイクロ波透過板と、
前記マイクロ波透過板の外周を覆う導電体カゝらなるプレートと、
前記マイクロ波透過板の端部力 前記プレートの内部に向力つて設けられた、前記 マイクロ波透過板力 マイクロ波が伝搬される 2以上の孔と、
これら孔の体積を調節する体積調節機構と、
前記チャンバ一内に処理ガスを供給する処理ガス供給手段と、
を有し、
マイクロ波によって前記チャンバ一内に処理ガスのプラズマを形成し、そのプラズマ により被処理体にプラズマ処理を施すマイクロ波プラズマ処理装置であって、 前記体積調節機構により前記各孔の体積を調節することにより、前記マイクロ波透 過板を前記 2以上の孔の各々が属するユニット毎に分割した場合における各ユニット のインピーダンスを調節し、前記マイクロ波透過板の電界分布を制御することを特徴 とするマイクロ波プラズマ処理装置。
[2] 被処理体が収容されるチャンバ一と、
マイクロ波を発生させるマイクロ波発生源と、
マイクロ波発生源で発生されたマイクロ波を前記チャンバ一に向けて導く導波手段 と、
前記導波手段に導かれたマイクロ波を前記チャンバ一に向けて放射する複数のマ イク口波放射孔を有する導体からなる平面アンテナと、
前記チャンバ一の天壁を構成し、前記平面アンテナのマイクロ波放射孔を通過した マイクロ波を透過する、誘電体力もなるマイクロ波透過板と、
前記マイクロ波透過板の外周を覆う導電体カゝらなるプレートと、
前記マイクロ波透過板の端部力 前記プレートの内部に向力つて設けられた、前記 マイクロ波透過板力 マイクロ波が伝搬される 2以上の孔と、
これら孔の体積を調節する体積調節機構と、
前記チャンバ一内に処理ガスを供給する処理ガス供給手段と、
を有し、
マイクロ波によって前記チャンバ一内に処理ガスのプラズマを形成し、そのプラズマ により被処理体にプラズマ処理を施すマイクロ波プラズマ処理装置であって、 前記体積調節機構により前記各孔の体積を調節することにより、前記マイクロ波透 過板を前記 2以上の孔の各々が属するユニット毎に分割した場合における各ユニット のインピーダンスを調節し、各ユニットが共振条件を満たすようにすることを特徴とす るマイクロ波プラズマ処理装置。
[3] 前記マイクロ波透過板の全体が共振条件を満たすようにすることを特徴とする請求 項 2に記載のマイクロ波プラズマ処理装置。
[4] 前記体積調節機構は、前記孔内に密着して設けられ、前記孔内を移動可能な体 積調節板と、前記体積調節板を移動させるァクチユエータを有することを特徴とする 請求項 1から請求項 3のいずれか 1項に記載のマイクロ波プラズマ処理装置。
[5] プロセス条件に応じて、各体積調節機構を制御して各ユニットのインピーダンスを 制御するコントローラをさらに有することを特徴とする請求項 1から請求項 3のいずれ 力 1項に記載のマイクロ波プラズマ処理装置。
[6] 前記導波手段は、前記マイクロ波発生源力 発生したマイクロ波を TEモードで伝 搬する矩形導波管と、 TEモードを TEMモードに変換するモード変換器と、 TEMモ ードに変換されたマイクロ波を前記平面アンテナに向けて伝搬する同軸導波管とを 有することを特徴とする請求項 1から請求項 3のいずれ力 1項に記載のマイクロ波ブラ ズマ処理装置。
[7] 前記平面アンテナに形成された複数マイクロ波透過孔は、長溝状をなし、隣接する マイクロ波放射孔同士が交差するように配置され、これら複数のマイクロ波透過孔が 同心円状に配置されていることを特徴とする請求項 1から請求項 3のいずれ力 1項に 記載のマイクロ波プラズマ処理装置。
[8] 前記平面アンテナを覆うように設けられた蓋体をさらに具備することを特徴とする請 求項 1から請求項 3のいずれか 1項に記載のマイクロ波プラズマ処理装置。
[9] 前記蓋体には冷媒流路が設けられており、この冷媒流路に冷媒を通流させることに より、前記平面アンテナ、前記マイクロ波透過板を冷却することを特徴とする請求項 8 に記載のマイクロ波プラズマ処理装置。
