本発明は、高周波帯域において、高い比誘電率を有しつつ誘電損失が低く抑えられた誘電体を提供することを主な目的とする。すなわち、本発明は、無機酸化物の多孔体に導電性粒子が分散してなる複合誘電体であって、 1)1GHz以上の高周波帯域における当該誘電体の比誘電率εrが4以上であり、2)1GHz以上の高周波帯域における当該誘電体の誘電損失tanδが2×10−4以下である複合誘電体及びその製造方法に係る。

発明の開示
しかしながら、 これまでに開発されたセラミックス材料は、誘電率が高いも のは誘離失が大きい。 その上、誘 ¾1失は、適用する周波数に比例して増大 する。 このため、 電率の材料は、 高周波帯域において用いること力 s難しい とされている。
複合誘電体の誘議失は、マトリックスとして用レ、られる材料の電気キ職率 に依存するところが大きい。 ところが、複合誘電体では、分散させた粒子がマ トリックスを介して相互に電気的撤虫をすることにより、誘 ¾ϋ失が発生する ことがある。 これは、 たとえ抵抗率の大きな材料をマトリックスとして用レ、て も回避することが困難である。 この現象は、分散粒子として導電性粒子を用い た齢に特に顕著に ?i bる。 また、マトリックス材料自身の誘離失も複合誘 電体の誘離失に影響を及ぼす。
上記理由より、電気灘が極めて大きい又は無限大でそれ自身の誘 »失が 0の材料をマトリックスとして用!/、れば、低誘 «失の複合誘電体を形成する ことができ、 さらに 粒子を高密度に配置することにより、高誘電率、低誘 ¾1失の特 14を ¾:持つ複合誘電体を魏できる。電気抵抗が極めて大きい又 は無默でそれ自身の誘離失が 0の材料としては空気が挙げられる。 そこで、 空気をマ卜リックスとして用いることができれば理想的な複合誘電体が形成 できるが、 空気中に粒子を分散、 固定することは不可能である。
従って、本発明の主な目的は、高周波帯域において、 高い比誘電率を有しつ つ誘 «失が低く抑えられた誘電体を することにある。
すなわち、 本発明は、 下記の複合誘電体及びその製 法に係る。
1. «酸化物の多孔体に導電性粒子が分散してなる複合誘電体であつ て、 1 ) 1 GH z以上の高周波帯域における当,電体の比誘電率 £ rが 4 以上であり、 2 ) 1 GH z以上の高周波帯域における当麵電体の誘 a n Sが 2 X 1 0— 4以下である複合誘電 ί本。

特に、'アルミニウム、 ニッケル、鲖、銀、 金、 白金、 タングステン、 モリブ デン及ぴこれらを含む合金ならぴにカーボンブラックの少なくとも 1種を好 適に用いることができる。より好ましくは、アルミニウム、ニッケル、錮、銀、 金、 白金、 タングステン、 モリブデン及ぴこれらのレ、ずれかを含む合金の少な くとも 1種である。
導電性粒子の粒 状は限定的でなく、 状粒子、鱗片状粒子、 不定形状粒 子等のいずれであってもよい。 また、導電性粒子の平:^; |¾¾圣は、通常 1 0 0 m以下の範囲内にぉレヽて、特に誘電体に適用される周波 に応じて適識定 することができる。 より具体的には、導電性粒子の粒径は、複合誘電体に適用 される電磁波の複合誘電体中における波長の 1 / 2以下、好ましくは 1ノ 4以 下、 より好ましくは 1 / 1 0以下とする。 これにより、 ^ fflする 波に対し て複合誘電体が連樹本としてより効果的に作用することができる。
導電性粒子の含有率は、所望の特 1·生等に応じて適宜決定すれば良い。通常は 誘電体中 2 5容量%以上とすれば良く、 特に 5 0容量%以上、 さらに 7 5容 量%以上とすること力 S好ましい。 なお、 上記含有率の上限は、漏的弓艘等の 見地より 9 5容量0 /0键とすれば良レヽ。
導電性粒子は、 の難によって得ることもできる。例えば、ポールミル、 ジェットミル、攪拌ミノ を用いるブレークダウン法; 蒸発?鏺宿法、 CVD 法、 共沈法、 均一 法、 水 成法、 ゾルゲル法等のビルドアップ法が挙げ られる。
嫌酸化物の多孔体 多孔体を構成する纖酸化物の觀は、特に制限されず、所望の特生等に応 じて適宜決定すれば良い。 例えば、 酸化ケィ素 (シリカ)、 酸化アルミニウム (ァノレミナ)、 酸化チタン、 酸化バナジウム、 酸化鉄、 酸化スズ、 酸化ジノレコ ユウム等のほか、これらの混合物 (混 酸働)、複合酸化物等が挙げられる。 これらは、 1禾 IXは 2種以上を採用することができる。

誘電体の物 I"生
本発明の複合誘電体は、 1 ) 1 GH z以上 (特に、 1 GH z以上 32 GH z 以下、 より具体的には 1 GHz、 5. 5 GHz, 25 GH z及ぴ 32 GH z) の高周波帯域における比誘電率 ε rが 4以上 (好ましくは 10以上) であり、 2) 1 GHz以上 (特に、 1 GHz以上 32 GHz以下、 より具体的には 1 G Hz、 5. 5 GHz, 25 GH z及び 32 GH z ) の高周波帯域における誘電 損失 t a n δが 2 X 1 0— 4以下(特に 1 . 8 X 1 0 4以下)である。すなわち、 本努明の複合誘電体は、高周波帯域において、高い誘電率及 氐ぃ誘^ *失を ともに兼ね備える。
また、 本発明の複合誘導体の気孔率は、 用いる多孔体の気孔率等によるが、 通常は 4 %以上 7 5 %以7¾¾、特に 8 %以上 5 0 %以下であることが望まし い。
ぐ纖の纖 1 >
本発明の複" e t電体にっレ、て図 1を用いて説明する。 図 1は、本発明の複合 誘電体の難例を説明する図である。誘電体 1、誘電体 1中に分散された導電 性粒子 2と力らなる。誘電体 1として多孔体が好ましく ί細される。 多孔体を 用いることにより、見かけの抵抗率を同一糸滅のバルタ材料と比較して高くす ることができる。
空孔率 Vの多孔体を任意の面で^]断した際、 断菌 S 0に対して断面上に現 れる骨格が占める ®W sの割合は統計的に s /S0= ( 1— V ) 2/3となる。 こ のことから、 多孔体を形成する材料の ¾ ^率を ρθとしたとき、 この多孔体の 見かけの抵抗率 pは、 p=p0/ ( 1 - v) 2/3と表される。 これより、バルク材 料と比較して高抵抗のマトリックスを形成することができる結果、漏れ を 抑制することができ、 誘 ¾ 失の小さな複合誘電体を することができる。 多孔体の材料としては、 シリカ、 アルミナ及ぴこれらを 分とした誘電体 を好ましく用いることができる。 これは、 シリ力やアルミナの繊率が 1 0 1 5
Ω · m以上と高く、 力つ、誘 失が 1 / 1 0 0 0 0の ダ一と非常に低い からである。 ただし、 シリカやアルミナに限らず、材料の抵抗率が 1 0 1 () Ω · m以上で、誘離失が 1 , 1 0 0 0の^ダー以下の材料であれば、誘電体の 原料 (マトリックス) として用いることができる。
多孔体を得る方法としては、原料粉体の成型、原料粉体献、ィ匕 泡、物 理発泡、 ゾルゲル法などが挙げられる。
また、導電†生丰立子 2には導電率 σが 3 0 0 0 0 S ,m以上の材料を選択する ことが望ましい。 これにより、 導電性粒子中を自由電子力 S速やかに移動し、 か つ、 粒子中で発生する損失をより小さくすることができる。
本発明で用いる導電性粒子 2は、 印加された外部電界に対し、外部 を相 殺して粒子内部に ¾ が &しな 、か、極めて小さい値となる纖の ¾ が粒 面に誘起される。 この誘起 ® によって、導電性粒子 2は双極子能率を持 つ。外部電界の変化に対し、 導電性粒子 2内の電荷の移動は極めて速やかであ るため、 個々の導電性粒子の誘翻失は低く抑制される。
導電性粒子 2を得る方法としては、 たとえばボールミル、 ジェットミル、攪 拌ミノ!^のブレークダウン法、 あるいは蒸菊鏺宿法、 C VD法、 法、均一 法、 zRf^成法、 ゾルゲル¾ ^のビルドアップ法などが挙げられる。
導電性粒子 2としては、 たとえばアルミエゥム、 ニッケル、銅、 銀、金、 白 金、 タングステン、 モリブデン及びこれらの合^^子又はカーボンブラックを 好ましく用いることができる。 特に、 アルミニウム、 ニッケル、銅、 銀、 金、 白金、タングステン、モリブデン等の導電率 σ ( S /m) が 1 X 1 0 7以上の純 録を用いることにより、 更に好ましい結果を得ることができる。 ただし、 こ れらに限らず、他の金属又は合金、炭素粉末、 導電性酸化物等のような 3 0 0 0 0 S Zm以上の導電率を有する材料を粒子化したものであれば、 いずれも用 いることが可能である。
導電性粒子 2の^径は、使用する «波の複合誘電体中における波長の 1 / 2以下、好ましくは 1ノ4以下、 より好ましくは 1 / 1 0以下とする。 これに より、使用する »波に対して複合誘電体が連樹本として作用することができ る。
また、導電性粒子 2の充填率は 2 5容量%以上であれば複合誘電体として使 用することができるが、 5 0容量%以上とすることにより、好ましい結果が得 られ、 7 5容量%以上とすることにより、 さらに好ましい結果が得られる。 半 径 aの導電性粒子を ¾ E中に置!/、た時、導電性粒子の持つ双極子モーメント pは真空の比誘電率を εθ とすると ρ = 4 πε0 Χ a A3 X Eとなる。 一方、 複合 誘電体についてローレンツの内部電界を適用すると ει'は、 単位髓中に含ま れる粒子の個数を N、 子の分極率を αとすると、 (ει'— 1 ) / (ει'+ 2 ) = Να/ 3 εθで表される。 ここで α= ρ /Εとなるため、 導電性粒子 2の充填率 を 2 5容量%としたとき複合誘電体の比誘電率 ζχは 2となって樹脂と同 の比誘電率となり、 5 0容量%としたとき複合誘電体の比誘、電率 ει'は 4とな つてガラスと同 の比誘電率となる。 そして、 7 5容量%以上としたとき複. 合誘電体の比誘電率 srは 1 0以上となって、 誘電体セラミックスと同禾號以 上の比誘電率とすることができる。
ぐ実施の形態 2 >
本発明の第二の実施の形態は、第一の実施の形態にお!/、て多孔体に乾燥ゲル を用いたものである。
本発明の多孔体においては、粒子の^ :性と担持 14、 さらに高い充填率にお ける粒子間間隙への形成性から、ナノノートルサイズの気孔とナノメ一トルサ ィズの骨格を多く有する材料を用いることが好ましい。 このような好ましレ、材 料としては、 ゾルゲル法によって得られる卓喿ゲルが挙げられる。
乾燥ゲルは、 ゾルゲル によって形成される多孔体であり、 ゲル原料液の 反応によつて固体化した固体骨格部力 s溶媒を含んで構成された湿潤ゲルを経 て、 その湿潤ゲルを阜喿して溶媒除去することにより、开成される。 この乾燥 ゲルは、 1 0 0 n m以下のサイズの粒子で構成される固体骨格部によつて平均 細孔直径が数 1 0 0 n m以下の範囲である連^:孔カ S形成されているナノ多 孔体である。 また、 固体成分を少なくすることにより、 非常に鍵度な多孔体 を得ることができる。
乾燥ゲルの材質としては、 料を用いることができる。 嫌酸化物の乾 燥ゲル (特に乾燥ゲルの固体骨格部) は、 酸化ケィ素 (シリカ)、 酸化ァノレミ ニゥム (ァノレミナ) 等のゾルゲル S ^で得られる一般的なセラミックスを成分 として適用することができる。
2. 複合誘電体の製 法
本発明の複合誘電体の製駄法は、 特に限定されない。 例えば、 導電性粒子 と «酸ィ匕物の显潤ゲノレとを含むネ才料を車乞燥させることによって、複合诱電体 を女子適に製造することができる。
湿潤ゲルの調製
湿潤ゲルは、 の方法で製造することができる。 特に、 纖酸化物の網目 格 (多孔体) をより確実に形成できるという点で、 ゾルゲル法で調製さ れた湿潤ゲルを好適に用!/、ることができる。 以下、 ゾルゲル法により製造する 齢を代 ¾ί列として説明する。
原料としては、 ゾルゲル により湿潤ゲルを形成するものであれば限定さ 、。 のゾルゲル法で籠されている原料を使用することもできる。 例 えば、 ケィ酸ナトリウム、水酸化アルミニウム等の 料、 テトラメトキシ シラン、 テトラエトキシシラン、 アルミエゥムイソプロポキシド、 アルミユウ ムー s e c—ブトキシドなどの有機金属アルコキシドの有餅才料などを用い ることができる。 これらは、 目的とする «酸化物の «に応じて選択すれば よい。
ゾルゲル法は、 の条件に従って »すれば良い。 一般的には、 上記の原 料を溶媒に溶解させて裔夜源料赚)を調製し、室 ¾X«¾口温下で させ、 ゲノレイ匕すれば良い。たとえば、シリカ (s i o2)の湿潤ゲルをつくる^は、 以下のように実施すればょレヽ。
シリカの原料としては、例えばテトラメトキシシラン、 テトラエトキシシラ ン、 トリメトキシメチ^^ンラン、 ジメトキシジメチノレシランなどのァノレコキシ シラン化合物、 これらのオリゴマー、 ケィ酸ナトリウム (ケィ酸ソーダ)、 ケ ィ酸カリゥムなどの水ガラス化^、 コロイダルシリカなどが挙げられる。 こ れは、 職または混合して用いることができる。
溶媒としては、原料が溶解し、賊したシリカが溶解しないものであれば限 定されない。 例えば、 水のほか、 メタノーノレ、 エタノー/レ、 プロパノール、 ァ セトン、 トルエン、へキサンなどが挙げられる。 これらは 1種または 2種以上 で用いることができる。
また、必要に応じて、謝某、粘度調觀 [J等の各種添口剤も配合することがで きる。 角 某としては、 水のほか、 塩酸、 »、 酉 などの酸、 アンモニア、 ピ リジン、水酸化ナトリゥム、水酸化力リゥムなどの驢を用レヽることができる。 粘度調歸 IJとしては、 エチレングリコール、 グリセリン、 ポリビニルアルコー ル、 シリコーン油などを用いることができるが、湿潤ゲルを所定の棚形態に できるのであれば限定されなレ、。
上言源料を雄に溶解して激夜を調製する。 この齢の赚の濃度は、用い る原料又は溶媒の 所望のゲルの性状などによって異なるが、 一般的には 骨格を形成する固体成分濃度が籠量0 /。〜数十重量%键とすれば良レ、。上記 裔夜は、 必要に応じて上記添カ幽をカロえ、 攪拌した後、 醒、 塗布などによつ て所望の使用形態に ~mば良い。 この状態で一定時間繊すれば、?謙はゲル 化して所定の湿潤ゲルを得ることができる。 具 ίΦό勺には、灘中で原料が しながらシリ力の微立子を开成し、その微粒子力 s集まって網目構 格を形成 して湿潤ゲルが «する。

表面処 S ^としては、例えばトリメチルク口ルシラン、 ジメチルジクロルシ ラン、 メチノレトリクロノレシラン、ェチノレトリクロ/レシラン、 フエェノレトリクロ ルシランなどのハロゲン系シラン処 a¾u; トリメチルメトシシシラン、 トリ メチノレエトキシシラン、 ジメチノレジメトキシシラン、 メチ/レトリエトキシシラ ン、 フヱニノレトリエトキシシランなどのァノレコキシ系シラン処理斉 lj; へキサ メチノレジシロキサン、 ジメチルシ口キサンォリゴマーなどのシリコーン系シラ ン処理剤; へキサメチルジシラザンなどのァミン系シラン処 ; プロピ ルァルコーノレ、 ブチルアルコール、 へキシルアルコール、 ォクタノール、 デカ ノールなどのアルコール系処^ Uなどを用いることができる。 これらは、 多孔 体の用勝に応じて 1 ¾Xは 2種以上を選定すればょ 、。
導電性粒子
用いる導電性粒子の觀、 勵ロ體は、 tiriB i . で説明した内容と同様にす ればよい。
導電性粒子を添 する u潮は、 どの段階でもよい。 例えば、湿潤ゲルの形成 前の原料に予め導電性粒子を添卩しても良いし、 あるいは形成された湿潤ゲル に導電性粒子を配合してもよい。
本発明の製 法では、導電性粒子の表面の一部又は全部を予め «酸化物 の湿潤ゲルで被覆しておくこと力 S好ましい。 このような被覆処理を行うことに より、誘電体中における導電性粒子どうしをより確実に糸色椽することができる。 被覆する方法は限定的でなく、例えば前言 am料溶液を導電性粒子の表面に付与 し、表面上で湿潤ゲルを形成させることにより難することができる。被 は、導電性粒子の觀等に応じて適:!:决定すればよい。廳源料赚を導電性 粒子に付与する方法としては、例えば 法、 浸潦縛の^ pの方法に従えば 良い。 例えば、 ^^内で文荒させた嫌己導電性粒子に編己湿潤ゲルの原料赚 を βすることにより、 ΙίίΙΕ導電性粒子の表面の一部又は全部を «酸化物の 湿潤ゲルで被覆することができる。
粒子表面を被覆する湿潤ゲルは、マトリックスを形成する湿潤ゲルと同じ組 成であっても良いし、 互いに異なる組成であっても良い。 特に、 本発明では、 両者は同じ糸滅であること力 子まし 、。
乾»理
乾 理には、 自然窣搬、カロ熱観、 乾燥の通常草謝去のほか、超臨界 皐 去、 雄草 等も用いることができる。 に、 皐燥ゲルの表 を高 く、 力 、嫌度化を図るため湿潤ゲル中の固体成分量を少なくすれば、 ゲル 艘カ s低下する。 また、単に乾燥するだけでは、?凝 ¾発時のストレスによつ てゲルが TOしてしまうことが多い。湿潤ゲルから優れた多孔質性能を有する 乾燥ゲルを得るためには、乾燥手段として超臨界乾默は雄卓纖を好ましく 用いることができる。 これによつて、 時のゲルの 情、 すなわち高密度化 を効果的に回避することができる。通常の溶纏発させる乾 段においても、 蒸発 をゆつくりさせるための高沸点溶媒をィ したり、蒸発 を制御す ることによって、乾卿きのゲルの «を抑制することができる。 また、 湿潤グ ルに対し、ゲルの固体成分の表面を撥水処理等を施して表面? を制御するこ. とによっても、 觀 B寺のゲルの を抑制することができる。
超臨界乾隞去又は 诘乾爐去では、溶媒を液{樣態から相状態を変えること によって、気液界面を無くして表面張力によるゲル骨格へのストレスを与える ことなく乾燥できる。 このため、 乾燥時のゲルの ίΐχϋを防ぐことができ、 \ 度の乾燥ゲルの多孔質体を得ることができる。 本発明では、 特に、超臨界挛 法を用レ、ることがより好ましい。
超臨界乾燥に用いる?雄は、湿潤ゲルの麟している灘を用いることがで きる。 また、必要に応じて、超臨界乾燥において扱い付い誰に置換してお くのが好ましい。置換する溶媒としては、直接その溶媒を超臨^ ε体にするメ タノ一ノレ、 エタノール、 ィソプロピルアルコールなどのアルコール類のほか、 二酸化炭素、水などが挙げられる。 または、 これらの超臨界流体で溶出しやす レヽァセトン、酢酸ィソァミル、 へキサンなどの棚猫 IJに置換しておレ、てもよ レ、。
超臨界乾燥は、オートクレープなどの圧力織中で行うことができる。 たと えば、溶媒がメタノ一ノレではその臨界条件である臨界圧力 8. 0 9 MP a以上、 臨 ¾ 2 3 9. 4°C以上にし、 一定の状態で圧力を徐々に開 ¾ΤΤること により行う。 たとえば、溶媒が二酸ィ! ^素の には、 臨界圧力 7. 3 8 MP a以上、 臨界献 3 1. 1 °C以上にして、 同じように鍵一定の状態で超臨界 状態力も圧力を開放して気 態にして乾燥を行う。 たとえば、?凝某が水の場 合には、 臨界圧力 2 2. 0 4 MP a以上、 臨界温度 3 7 4. 2°C以上にして乾 燥を行う。 «に必要な時間としては、超臨界流体によって湿潤ゲル中の灘 が 1回以±^»わる時間以上を»すればよい。

本発明の製^法の «形態を図 2を用レ、て説明する。
所定の糸滅比で調製したゲル原料赚 1 1中に導電性粒子 1 2を投入し、攪 拌分散させる。 ゲル原料赚 1 1の粘度が低い間は顯 が髙レヽため、 導電性 粒子 1 2の間隙に裔夜が?難する。 この間隙に漏した裔夜がゲル化すること により、導電性粒子 1 2間に多孔体が形成されて導電性粒子 1 2どうしが絶椽 される。 また、導電性粒子 1 2の沈降 ¾ ^が 低くなる鍵に激夜の粘度が 上昇するまでの間攪拌を I镜することにより粒子が赚中で均一に分 ¾1 "る。 この状態を保ったまま裔夜のゲル化を完了させて湿潤ゲル 1 3とし、 これを乾 燥させることにより、粒子どうしカ 纖され、粒子が均一に分散された麵ゲ ル 1 4を得ることができる。 この構成により、 高誘電率、低誘 mm失の複合誘 電体が形成できる。 なお、粒子を分散させる^?去としては、 攪拌以外に超音波 等の手段を用いることもできる。 また、 これらの手段を組み合わせて用いるこ とにより、 導電性粒子の分散性をレ、つそう高めることができる。
ぐ実施の形態 4 >
本発明の製造方法の別の実施形態を図 3を用いて説明する。
導電性粒子 2 1を織 2 2内に配置し、容器下部より舰を送り込むことに より粒子 2 1が容器内で対流を起こす。所定の組成比で調製したゲル原料渐夜 2 3を容^ f則面に付いたノズル 2 4より 2 2中に卩鐘し、導電 'ΙΦ ^子 2 1 に付着させる。付着したゲル原料灘 2 3は導電性粒子 2 1力 S 流している間 にゲル化し、導電性粒子 2 1表面の少なくとも一部に薄膜を形 る。 このよ うにして得られた導電性粒子複合体 2 5を所定の組成比で調製したゲル原料 激夜 2 6中に &λし、攪拌 させる。 導電性粒子複合体 2 5の沈降避が十 分低くなる驗に激夜の粘度が上昇するまでの間、攪拌を糸纖することにより '導電十生粒子複合体 2 5力薪夜中で均一に分 ¾ ^る。 この状態を保ったまま'裔夜 のゲル化を完了させて湿潤ゲル 2 7とし、 これを乾燥させることにより、求立子 どうしの謙が一層確実になされ、粒子力 S均一に分散された纖ゲル 2 8を得 ることができる。 この構成により、 高誘電率、低誘 ¾ ^失の複^^電体が形成 できる。 なお、導電性粒子複合体2 5を分散させる方法としては、 攪拌 に 超音波等の手段を用いることもできる。 また、 これらの手段を組み合 ^て用 いることにより、 導電 (·生粒子の分散性をレ、つそう向上させることができる。
発明の効果
以上のように本発明の複合誘電体は、辦幾酸化物の多孔体に導電性粒子が分 散しているので、セラミックス誘電体及び樹脂をマトリタスに用いた複合誘電 体では難できな力 た髙レヽ誘電率、低レヽ誘廳 ^ 1"生を難することができ る。 すなわち、 1 ) 1 GH z以上の高周波帯域における当,電体の比誘電率 f rが 4以上であり、 2 ) 1 GH z以上の高周波帯域における当麵電体の誘 職失 t a η δが 2 X 1 0— 4以下という優れた特生を発揮することができる。 これにより、 電子回路の小型化及び高性能ィ匕に大レヽに貢^ることができる。 より詳細には、本発明の複合誘電体は、 導電性粒子を誘電体マトリクスに分 散させた構成において、誘電体として空気に準じた電気的特性を持つ纖酸化 物の多孔体を用レ、ることにより、空気では不可能であった粒子の分散、 固定を 可能とし、樹脂を用いた ¾ ^には不十分であった導電性粒子相互の電気的絶縁 性を大きくすることができる。 この構成によって、漏れ電流を抑制すること力 S でき、 誘 失の小さい複合誘電体を製造することができる。
さらに、導電性粒子を高密度に充填する齢には、低誘慰跌 (·生を保ったま ま複合誘電体の比誘酵を高くすることが可能なため、セラミックス誘電体及 び樹脂をマトリタスに用いた複合誘電体では難できな力 た織電率、低誘
¾失特性を H rもつ複合誘電体を»することができる。
産業上の利用可能性
本発明の複合誘電体は、特にマイクロ波、 ミリ波等の高周波帯で用いられる 誘電体として 力である。 このため、携帯 ¾|舌、 ミリ波無線 LAN、 高周波信
GP S,衛星通 f«等の各種の電子デパイスに利用することが 可能である。
実 施 例
以下に 例を示し、本発明の糊敷をより詳細に説明する。 ただし、本発明 は、 実施例に限定されない。
(難例 1 )
テトラエトキシシランとエタノールとァンモユア水溶液 (0. 1規定) をモ ル比で 1対 3対 4となるように混合し、 ゲル原料液を調製した。 この原料液を フッ素樹脂製織に A bた。 次いで、 この中に平均粒径 1 0 / mのアルミニゥ ム粒子 (導電率: 3. 9 6 X 1 0 7 S/m) を充填率 0. 8 6となるように投 入した後、 室温下でマグネチックスターラーを用レ、て攪拌: 5 ¾させた。
次に、 マグネチックスターラーのヒーターを用いて、攪拌を糸赚しつつ?額夜 を 4 0 °Cに加熱した。 ?嶽夜の粘度が上昇し、粒子の沈降が見られなくなつた時 点で^ ί夜をテフロン (R) 製治具に ¾λして 4 0。Cで 2 4時間静置し、 直径 2 mm X高さ 1 mmの円住状湿潤ゲルを得た。 この湿潤ゲルをエタノールで贿
(溶媒翻 した後に、 二酸化炭素による超臨界 を行うことにより、 乾燥 ゲル中にアルミニウム粒子が分散した複合体 (気孔率:約 1 2%) を得た。 超 臨界乾燥は、圧力 1 2MP a、 5 0°Cの条件で 4時間経過後に、圧力を徐々 に開放し大 ¼Hにしてから降温した。
得られた複合体の比誘電率 ε r及ひ诱 ®|失 tan5をネットワークアナライ ザを用いて測定した。 その結果を表 1に示す。 なお、 表 1には、 比較例 1とし て、従来のセラミックス (M g T i 03— C a T i 03) を同様に測定した結果 あ て示す。 表 1

あらかじめ ίφ¾を測定しておいた、丰雄が 1 0 μ πι力ら 5 0 μ πιの ϋ&子を 高さ 8 0 c m、直径 1 5 e raの據製円筒容器中に投入し、容器下面より讓 を送り込んで鲖立子 (導電率: 5 . 7 6 X 1 0 7 S/m) を^ #内で 流させ た。また、ケィ酸ソーダの電気 «を行い、 p H l 0〜1 1のケイ^激夜冰 溶液中のシリカ成分濃度 8重量0 /。) を作り、 そのケィ酸水溶液の p Hを 5. 5 に調整し、 ゲル原料激夜とした。 このゲル原料激夜を、 容劉則面のノズル より織中に B麵し、 離立子の粒子表面を部分的に覆うように付着させた。 ゲル原料赚の需を終了し、 蹄立 面で激夜がゲル化し溶媒が蒸発した 後送風を止めて銅粒子を乾燥ゲノレ薄膜で部分的に被覆した導電性粒子複合体 を得た。 上記と同じ繊に調製したゲル原料液をフッ素樹脂製 ¾に こ の中に導電性粒子複合体を、 醉立子としての充填率が 0. 9 1となるように投 入して室温下でマグネチッタスターラーを用レ、て攪拌分散させた。
激夜の粘度が上昇し、粒子の沈降が見られなくなったところで激夜をテフ口 ン (R) 製治具に ¾λして室温で 3時間静置し、直径 2 mm, 高さ Ι πιιηの円 柱状湿潤ゲルを得た。この湿潤ゲルをエタノールで 置換)した後に、 二酸化炭素による超臨界阜燥を行って、乾燥ゲル中に辭立子が分散した複合体
(気孔率:約 8%) を得た。 超臨界乾燥は、圧力 12MPa、 50°Cの条 件で 4時間 ¾i 後に、圧力を徐々に開放し大^ ΙΪにしてから降温した。
得られた複合体の比誘電率 ε r及ひ ϋ 員失 tan8をネットワークアナライ ザを用いて測定した。 その結果を表 1に示す。
(実施例 3)
あらかじめ髓を測定しておいた、粒径が 50 mの炭素粉末を高さ 80c m、 直径 15 cmの金属製円筒 β中に投入し、 «下面より舰を送り込ん で炭素粉末 (導電率: 3. 0X 104S/m) を容器内で 流させた。 また、 ケィ酸ソーダの電気珊を行!/ヽ、 pHIO〜: L 1のケィ 渐夜 (水溜夜中の シリカ成分濃度 8重量%)を作り、そのケィ酸水溶液の pHを 5.5に調整し、 ゲル原料溜夜とした。 このゲル原斗满夜を、 ^S^f則面のノズルより容器中 に口婦し、 炭雜、末の粒 面を部分的に覆うように付着させた。
ゲル原料激夜の養を終了し、炭無、録面で赚がゲル化し'雄が し た後、送風を止めて炭 ¾¾、末を享喿ゲノレ薄膜で部分的に被覆した導電性粒子複 合体を得た。上記と同じ«に調製したゲル原料液をフッ素樹脂製 «に A K この中に導電 '(~生粒子複合体を、炭 *¾、末としての充填率が 0. 5となるように 投入して室温下でマグネチックスターラーを用レ、て攪拌分散させた。
溜夜の粘度が上昇し、粒子の沈降が見られなくなったところで溜夜をテフ口 ン (R) 製治具に ¾λして室温で 3時間静置し、直径 2 Omm, 高さ 1 Omm の円¾ ^湿潤ゲルを得た。 この湿潤ゲルをエタノールで, (灘某置換) した 後に、 二酸化炭素による超臨界嫌を行って、草燥ゲル中に炭素粉末が分散し た複合体 (気孔率:約 45%) を得た。 超臨界鶴は、圧力 12MPa、 50°Cの条件で 4時間繊後に、圧力を徐々に開放し大^ Eにしてから降温し た。
得られた複合体の比誘電率 εΓ及ひ 失 tanSをネットワークアナライ ザを用レ、て測定した。 その結果を表 1に示す。

Claims

1. «酸化物の多孔体に導電性粒子力 s分散してなる複合誘電体であつ て、 1) 1 GHz以上の高周波帯域における当^ ϋ電体の比誘電率 £rが 4 以上であり、 2) 1GHz以上の高周波帯域における当,電体の誘亀 失 t a η δ力 S 2 X 10一4以下である複合誘電体。
2. 複合誘電体の気孔率が 4 %以上 75 %以下である請求項 1に記載の 複合誘導体。
3 · ΙϋΐΒ多孔体のかさ密度が 10kg Zm3以上 500kg /m3以下で ある請求項 1に記載の複合誘電体
4. 籠己多孔体の比表繊が 50 m2/ g以上 1500 m2/ g以下であ る請求項 1に記載の複合誘電体。
5. 嫌己多孔体の平均細孔径が 1 n m以上 1000 n m以下である請求 項 1に記載の複合誘導体。
6. 嫌己多孔体の材料の撤率が 1010 Ω · m以上である請求項 1に記 載の複合誘電体。
7. 嫌 3多孔体の材料の誘 «ί!失が 1X 10一3以下である請求項 1に記 載の複合誘電 ί
8. 嫌己多孔体の材料が、抵抗率 1010以上であり、 力つ、誘難失 1 X 10一3以下である請求項 1に記載の複合誘電体。
9. 編己多孔体の一部又は全部が、 シリ力及びアルミナの少なくとも 1 種である請求項 1に記載の複合誘電体。
