Abstract

Description
本發明大體上係關於用於清洗來自其上具有殘餘物及/或污染物之微電子裝置之該殘餘物及/或污染物,且特定言之包含含銅材料、含鉭材料、含鈷材料及含釕材料中之至少一者之殘餘物及/或污染物的組合物。
微電子裝置晶圓用以形成積體電路。微電子裝置晶圓包括諸如矽之基板,在其中區域經圖案化以供沈積具有絕緣、導電或半導電之特性的不同材料。 為獲得正確圖案化,必須移除用於在基板上形成層之盈餘材料。此外,為製造功能性且可靠之電路,在後續加工之前製備平整或平坦之微電子晶圓表面很重要。因此,有必要平坦化及/或研磨微電子裝置晶圓之某些表面。 化學機械研磨或平坦化(「CMP」)為自微電子裝置晶圓之表面移除材料之製程,且藉由將諸如磨耗之物理製程與諸如氧化或螯合之化學製程偶合來平坦化且研磨表面。以其最基本之形式,CMP涉及將漿液(例如,磨料及活性化學物質之溶液)施加至微電子裝置晶圓之表面之研磨襯墊,以實現移除、平坦化及研磨製程。通常不需要由純物理或純化學作用組成之移除或研磨製程,而是二者協同組合以便實現快速、均勻之移除。在積體電路之製造中,CMP漿液亦應能夠優先移除包含金屬及其他材料之複合層之膜,從而可產生高度平坦之表面以用於後續光微影或圖案化、刻蝕及薄膜加工。 在微電子裝置製造中通常用於電路之金屬化的銅鑲嵌製程中,必須移除且平面化之層包括厚度為約1-1.5 mm之銅層及厚度為約0.05-0.15 mm之銅晶種層。藉由障壁材料之層自介電材料表面分離此等銅層,該障壁材料之層通常厚度約50-300 Å,其防止銅擴散至氧化物介電材料中。在研磨之後獲得晶圓表面上之良好均勻度的一個關鍵為使用對各材料具有正確移除選擇性的CMP漿液。 鉭及氮化鉭目前用作防止由銅經由介電層擴散所造成之裝置污染的障壁層材料。然而,由於鉭之高電阻性,尤其在高縱橫比特徵中,難以使銅有效地沈積於障壁層上。因此,銅晶種層必須最初沈積於障壁層上。由於電路之特徵大小降低至65 nm、45 nm及32 nm標度,因此控制晶種層之精確厚度以防止溝槽頂部之突出及空隙之形成變得極其困難,尤其對於32 nm技術節點及超出32 nm之技術節點。 涉及晶圓基板表面製備、沈積、電鍍、刻蝕及化學機械研磨之前述製程操作不同地需要清洗操作以確保微電子裝置產品不含將以其他方式有害地影響產品之功能或甚至致使其不可用於其預定功能的殘餘物及污染物。通常,此等污染物之粒子小於0.3 mm。遵循CMP製程,此等殘餘物及污染物包括CMP漿液組分、來自經移除層之粒子及諸如苯并三唑(BTA)之腐蝕抑制劑化合物。若不經移除,則此等殘餘物可能導致對銅線之損害或使銅金屬化物嚴重地粗糙化,以及導致CMP後施加之層在裝置基板上之較差黏著。銅金屬化物之嚴重粗糙化尤其難以解決,此係因為過度粗糙之銅可能導致產品微電子裝置之較差電學性能。 在本領域中存在對用以提供自基板(包括除鉭及氮化鉭以外或另外包括障壁材料之基板)有效地移除殘餘物及污染物之組合物及方法的持續需求。組合物及方法應消除銅上之粒子及其他缺陷且不腐蝕或以其他方式損害銅。

-用CMP漿液研磨微電子裝置;-使微電子裝置與本文中所描述之清洗組合物接觸足夠時間以移除來自微電子裝置之CMP後殘餘物及污染物,以形成含CMP後殘餘物之組合物;以及-使微電子裝置與清洗組合物持續接觸足夠時間量以實現對微電子裝置之實質性清洗,其中該清洗組合物包含以下各者、由以下各者組成或主要由以下各者組成:至少一種有機胺、水、至少一種pH調節劑、至少一種有機添加劑、至少一種金屬腐蝕抑制劑、視情況選用之至少一種緩衝劑及視情況選用之至少一種還原劑。 Claims (9)
- 一種清洗組合物,其包含至少一種有機胺、水、至少一種pH調節劑、至少一種有機添加劑及至少一種金屬腐蝕抑制劑:其中該至少一種有機胺包含具有通式NR1R2R3之物種,其中R1、R2及R3可彼此相同或不同且選自由以下組成之群:氫、直鏈或分支鏈C1-C6烷基、直鏈或分支鏈C1-C6醇及直鏈或分支鏈醚;其中該至少一種pH調節劑包含鹼金屬氫氧化物、鹼土金屬氫氧化物、鹼金屬氫氧化物或鹼土金屬氫氧化物與具有式NR1R2R3R4OH或式PR1R2R3R4OH之化合物之組合,其中R1、R2、R3及R4可彼此相同或不同且選自由以下組成之群:氫、直鏈或分支鏈C2-C6烷基、C1-C6烷氧基及經取代或未經取代之C6-C10芳基;其中該至少一種有機添加劑包含2-吡咯啶酮、1-(2-羥乙基)-2-吡咯啶酮(HEP)、丙三醇、1,4-丁二醇、伸丁基碸(環丁碸)、二甲碸、乙二醇、丙二醇、二丙二醇、四乙二醇二甲醚、二乙二醇二甲醚、二醇醚、膦酸及其衍生物、羥丙基纖維素、羥乙基纖維素、羧甲基纖維素、羧甲基纖維素鈉(Na CMC)、聚乙烯吡咯啶酮(PVP)、使用N-乙烯吡咯啶酮單體製得之任何聚合物、聚丙烯酸酯及聚丙烯酸酯之類似物、聚胺基酸、聚醯胺羥基脲烷、聚內酯、聚丙烯醯胺、三仙膠、聚葡萄胺糖、聚氧化乙烯、聚乙烯醇(PVA)、聚乙酸乙烯酯、聚丙烯酸、聚乙亞胺(PEI)、糖醇、失水山梨糖醇之酯、二級醇乙氧基化物,或其組合;且其中該至少一種金屬腐蝕抑制劑包含乙酸、丙酮肟、丙烯酸、己二酸、丙胺酸、精胺酸、天冬醯胺、天冬胺酸、甜菜鹼、二甲基乙二肟、甲 酸、反丁烯二酸、葡萄糖酸、麩胺酸、麩醯胺酸、戊二酸、甘油酸、丙三醇、乙醇酸、乙醛酸、組胺酸、亞胺基二乙酸、間苯二甲酸、伊康酸、乳酸、白胺酸、離胺酸、順丁烯二酸、順丁烯二酸酐、蘋果酸、丙二酸、杏仁酸、2,4-戊二酮、苯乙酸、苯丙胺酸、鄰苯二甲酸、脯胺酸、丙酸、焦兒茶酚、苯均四酸、奎尼酸、絲胺酸、山梨糖醇、丁二酸、酒石酸、對苯二甲酸、偏苯三甲酸、苯均三甲酸、酪胺酸、纈胺酸、木糖醇、草酸、鞣酸、吡啶甲酸、1,3-環戊二酮、鄰苯二酚、連苯三酚、間苯二酚、對苯二酚、三聚氰酸、巴比妥酸、1,2-二甲基巴比妥酸、丙酮酸、丙硫醇、苯基異羥肟酸、2,5-二羧基吡啶、4-(2-羥乙基)嗎啉(HEM)、N-胺乙基哌嗪(N-AEP)、乙二胺四乙酸(EDTA)、1,2-環己二胺-N,N,N',N'-四乙酸(CDTA)、N-(羥乙基)-乙二胺四乙酸(HEdTA)、亞胺二乙酸(IDA)、2-(羥乙基)亞胺二乙酸(HIDA)、氮基三乙酸、硫脲、1,1,3,3-四甲基脲、脲、脲衍生物、甘胺酸、半胱胺酸、麩胺酸、異白胺酸、甲硫胺酸、哌啶、N-(2-胺乙基)哌啶、吡咯啶、蘇胺酸、色胺酸、柳酸、對甲苯磺酸、水楊基羥肟酸、5-磺基柳酸,或其組合。
- 如請求項1之清洗組合物,其中該至少一種有機胺包含單乙醇胺。
- 如請求項1之清洗組合物,其中該至少一種pH調節劑包含鹼金屬氫氧化物或鹼土金屬氫氧化物與具有式NR1R2R3R4OH或式PR1R2R3R4OH之化合物之組合,其中R1、R2、R3及R4可彼此相同或不同且選自由以下組成之群:氫、直鏈或分支鏈C2-C6烷基、C1-C6烷氧基及經取代或未經取代之C6-C10芳基。
- 如請求項1之清洗組合物,其中該至少一種pH調節劑包含氫氧化膽鹼。
- 如請求項1之清洗組合物,其中該至少一種金屬腐蝕抑制劑包含半胱胺酸、草酸、組胺酸,或其任何組合。
- 如請求項1之清洗組合物,其中該有機添加劑包含三乙二醇單丁醚、丙二醇正丁醚、丙二醇苯基醚、HEDP、HEC,或其任何組合。
- 如請求項1之清洗組合物,其中該清洗組合物進一步包含至少一種還原劑,該還原劑包含選自由以下組成之群的物種:抗壞血酸、L(+)-抗壞血酸、異抗壞血酸、抗壞血酸衍生物、五倍子酸、甲脒亞磺酸、脲酸、酒石酸、半胱胺酸、D-葡糖酸鉀、羥胺、亞硝酸鉀、碳酸胍、8-羥基-5-喹啉磺酸水合物,及其任何組合。
- 如請求項1之清洗組合物,其中該清洗組合物進一步包含至少一種緩衝劑,該緩衝劑包含選自由以下組成之群的物種:磷酸、磷酸氫二鉀、碳酸鉀、硼酸、離胺酸、脯胺酸、β-丙胺酸、乙二胺四乙酸(EDTA)、二伸乙三胺五乙酸(DTPA)、二甲基乙二肟、(NH4)2HPO4、K2HPO4、(NH4)3PO4、K3PO4、K2HPO4/K3PO4、K2CO3/KHCO3、羥基亞乙基二膦酸(HEDP),及其組合。
- 如請求項1之清洗組合物,其中該清洗組合物包含小於2wt.%之至少 一種氧化劑;含氟源;磨料;氫氧化四甲基銨;含唑腐蝕抑制劑;五倍子酸;鋶化合物;胺肟化合物;以及其組合。
