- Cleaning And De-Greasing Of Metallic Materials By Chemical Methods (AREA)
Abstract
Preparati za čišćenje bez amonijaka za čišćenje fotozaštitnog sloja i ostataka spaljivanja plazmom na mikroelektronskim substratima, a naročito oni preparati za čišćenje koji su korisni zato što imaju bolju kompatibilnost prema mikroelektronskim substratima, koje karakterišu osetljivi porozni dielektrici sa niskom-k i visokom-k, i metalizacija sa bakrom. Preparat za čišćenje sadrži jednu ili više fluoridnih soli koje ne proizvode amonijak i koje ne proizvode HF (neamonijacna, kvaternerna amonijum-fluoridna so), u pogodnoj matrici rastvarača.
