Abstract

회전식 기판처리장치가, 기판을 수평자세로 유지하여 연직축 주위로 회전시키는 스핀척과, 상기 스핀척에 의해 유지된 상기 기판에 처리액을 공급하는 노즐과, 상기 스핀척 위에 기판의 둘레에 배치되어, 기판의 회전에 의한 처리액 등의 비말(飛沫)을 아래쪽으로 안내하는 경사면이 내부 둘레면의 전체에 걸쳐 형성된, 처리액의 비산을 방지하는 비산방지컵을 포함한다. 비산방지컵은 상기 경사면의 상단부 근방의 전체 둘레에 걸쳐 연장되는 내부 스커트부를 포함한다. 상기 내부 스커트부는 상기 경사면에 대향되고, 상기 기판의 회전중심으로부터 바깥쪽으로 젖혀진 면을 가진다. 이러한 구성은 상기 경사면에 대향되고, 상기 경사면의 상단부 근방인 내부 스커트부의 면의 일부에 처리액이 부착하여 퇴적되는 것을 방지한다. 컵린싱 중에는, 린싱액이 상기 내부 스커트부의 면 상에 잘 퍼진다.

Claims (14)

  1. 기판을 수평자세로 유지하여 연진축에 대해 회전시키면서 상기 기판에 처리액을 공급함으로써 기판처리를 행하는 회전식 기판처리장치에 있어서, 상기 기판을 수평자세로 유지하여 상기 연직축 주위로 회전시키는 스핀척과; 상기 스핀척에 의해 유지된 상기 기판에 상기 처리액을 공급하는 노즐과; 사기 스핀척위의 기판의 둘레에 배치되어, 상기 기판의 회전에 의한 상기 처리액 등의 비말(飛沫)을 아래쪽으로 안내하는 자신의 경사면이 자신의 내부 둘레면의 전체에 걸쳐 형성된, 처리액의 비산을 방지하는 비산방지컵을 구비하며; 상기 비산방지컵은 상기 경사면의 상단부 근방의 전체 둘레에 걸쳐 연장되는 내부 스커트부를 포함하고, 상기 내부 스커트부는 상기 경사면에 대향되고 상기 기판의 회전중심으로부터 멀어지는 방향으로 젖혀진 면을 가지는 회전식 기판처리장치.
  2. 제1항에 있어서, 상기 내부 스커트부는 전체적으로 상기회전중심으로부터 바깥쪽으로 젖혀진 것을 특징으로 하는 회전식 기판처리장치.
  3. 제1항에 있어서, 상기 경사면에 대향된 상기 내부 스커트부의 상기 면과 연직선 사이에 형성된 젖혀진 각은 연직선과 상기 경사면 사이의 경사각보다 크거나 같은 것을 특징으로 하는 회전식 기판처리장치.
  4. 제1항에 있어서, 상기 경사면과 이 경사면에 대향된 상기 내부 스커드부의 상기 면은 그 사이에 곡면천장을 가지는 공간을 규정하는 것을 특징으로 하는 회전식 기판처리장치.
  5. 제1항에 있어서, 상기 경사면과 이 경사면에 대향된 상기 내부 스커트부의 상기 면은 그 사이에 평면천장을 가지는 공간을 규정하는 것을 특징으로 하는 회전식 기판처리장치.
  6. 제1항에 있어서, 상기 경사면의 상기 상단부 근방으로부터 린싱액을 토출하는 린싱액 토출수단을 더 구비하는 것을 특징으로 하는 회전식 기판처리장치.
  7. 제6항에 있어서, 상기 린싱액 토출수단은; 상기 린싱액을 공급하는 린싱액 공급원과; 상기 경사면의 상기 상단부 근방에 배치된 복수의 린싱액 토출수단; 및 상기 린싱액 공급원과 상기 린싱액 토출구 사이에 연장된 린싱액 공급배관을 포함하는 것을 특징으로 하는 회전식 기판처리장치.
  8. 제1항에 있어서, 사기 비산방지컵은; 상기 내부 스커트부와 상기 경사면을 규정하는 상부컵과; 배기펌프와 연결된 배기덕트 및 배액탱크에 연결된 배액드레인을 자신의 저부에 가지는 하부컵과; 상기 상부컵으로부터 상기 기판의 둘레를 따라 흘러내리는 기류를 정류(整流)하여 상기 하부컵으로 상기 기류를 안내하는 원형정류판을 포함하는 것을 특징으로 하는 회전식 기판처리장치.
  9. 제8항에 있어서, 상기 상부컵은 자신의 상부 중앙에 마련된 개구부를 가지며, 상기 개구부의 저부에는 상기 내부 스커트부가 형성되며, 상기 경사면은 상기 회전중심으로부터 바깥쪽으로 젖혀진 상기 내부 스커트부의 면에 연속된 것을 특징으로 하는 회전식 기판처리장치.
  10. 제8항에 있어서, 상기 상부컵은 상기 하부컵 상에 착탈가능하도록 탑재된 것을 특징으로 하는 회전식 기판처리장치.
  11. 제1항에 있어서, 상기 노즐은 포토레지스트액을 공급하는 것을 특징으로 하는 회전식 기판처리장치.
  12. 제1항에 있어서, 상기 노즐은 폴리이미드를 공급하는 것을 특징으로 하는 회전식 기판처리장치.
  13. 제1항에 있어서, 상기 노즐은 SOG(Spin-ON-Glass) 소스를 공급하는 것을 특징으로 하는 회전식 기판처리장치.
  14. 제1항에 있어서, 상기 노즐은 현상액을 공급하는 것을 특징으로 하는 회전식 기판처리장치.
