Abstract

본 발명은 리드 온 칩용 리드프레임에 관한 것으로, 칩상에 본딩피드들에 대응하여 진기적 연결되는 칩의 상명에 배치되지 않은 내부리드들의 와이어 본딩될 선단부분에 단차를 주어, 와이어 본딩시에 이 칩의 상면에 배치되지 않은 내부 리드들이 고정될 수 있게 함으로써, 내부리드의 변위를 방지하여 칩 패키지의 신뢰성을 개선할 수 있는 것이다.

Claims (4)

  1. 리드 온 칩상에 형성된 본딩패드들에 대응하여 전기적으로 연결되며, 그 칩의 주변에 배치된 내부리드들을 갖는 리드 온 칩용 리드프레임에 있어서, 상기 내부리드들의 변위를 방지하기 위래 본딩된 선단부분에 단차가 형성된 내부 리드들을 포함하는 것을 특징으로 하는 단차진 내부리드를 갖는 리드 온 칩용 리드프레임.
  2. 제1항에 있어서, 상기 내부리드들의 선반부분이 본딩 공정에 있어서 고정수단에 고정되는 것을 특징으로 하는 단차진 내부리드를 갖는 리드 온 칩용 리드프레임.
  3. 제2항에 있어서, 상기 고정수단이 상기 내부리드들의 선단부분의 상부면상을 고정하는 것을 특징으로 하는 단차진 내부리드를 갖는 리드 온 칩용 리드프레임.
  4. 제1항 내지 제3항 중의 어느 한 항에 있어서, 상기 본딩이 와이어 본딩인 것을 특징으로 하는 단차진 내부리드를 갖는 리드 온 칩용 리드프레임.
