Abstract

본 발명은 복수개의 반도체 직접 회로를 일정 간격으로 탑재하고 검사 시작 신호를 출력하는 프로버와, 상기 프로버에서 출력되는 검사 시작 신호에 의해 반도체 직접 회로의 특성을 테스트하여 이에 해당된 신호를 출력하는 복수개의 검사 장치와, 상기 복수개의 검사 장치에서 출력되는 검사 종료 신호를 조합하여 프로버에 클리어신호를 공급하는 인터페이스 수단으로 구성되어, 복수개의 반도체 집적회로의 전기적 특성을 동시에 테스트하므로 검사 시간을 단축할 수 있고, 고가의 범용 검사 장치와 프로버 장치를 늘리지 않고도 병렬검사를 함으로 검사 장치를 저렴하게 구성할 수 있는 반도체 집적회로의 특성 테스트 장치 및 그 방법에 관한 것이다.

Claims (7)

  1. 복수개의 반도체 직접 회로를 일정 간격으로 탑재하고 검사 시작 신호를 출력하는 프로버와, 상기 프로버에서 출력되는 검사 시작 신호에 의해 반도체 직접 회로의 특성을 테스트하여 이에 해당된 신호를 출력하는 복수개의 검사 장치와, 상기 복수개의 검사 장치에서 출력되는 검사 종료 신호를 조합하여 프로버에 클라어신호를 공급하는 인터페이스 수단으로 구성된 것을 특징으로 하는 반도체 집접회로의 특성 테스트 장치.
  2. 제1항에 있어서, 상기 인터페이스 수단은 프로버에서 출력되는 검사 시작 신호를 완충하여 복수개의 검사장치에 공급하는 버퍼부와, 상기 복수개의 검사 장치에서 출력되는 검사 종료 신호를 조합하여 프로버에 공급하는 조합부로 구성된 것을 특징으로 하는 반도체 집적회로의 특성 테스트 장치.
  3. 제2항에 있어서, 상기 조합부는 복수개의 검사 장치에서 출력되는 검사 종료 신호에 따라 출력데이터가 각각 래치되는 래치부의 출력을 배타적으로 논리 곱하는 게이트로 구성된 것을 특징으로 하는 반도체 집적회로의 특성 테스트 장치.
  4. 제2항 또는 제3항에 있어서, 상기 조합부에서 출력되는 신호를 원 쇼트 펄스로 가변하여 프로버에 클리어 신호를 공급하도록 조합부의 출력단 프로버의 크리어단 사이에는 멀타바이브레이터가 접속되어 있는 것을 특징으로 하는 반도체 집적회로의 특성 테스트 장치.
  5. 제2항에 있어서, 상기 래치부는 버퍼부에서 출력되는 검사 시작 신호에 의해 클리어되는 플립플롭으로 구성된 것을 특징으로 하는 반도체 집적회로의 특성 테스트 장치.
  6. 복수개의 반도체 직접 회로를 프로버에 탑재한 상태에서 검사 시작 신호를 출력하는 검사 시작 신호 출력스텝과, 상기 검사 시작 스텝에서 검사 시작 신호가 출력됨년 프로그램에 따라 반도체 직접 회로의 특성을검사하는 검사 스텝과, 상기 검사 스텝에서 테스트한 반도체 직접 회로가 양품인가를 판별하는 양품 판별 스텝과, 상기 양품 판별 스텝에서 판별한 결과 양품이면 복수개의 검사 장치에서 검사 종료에 해당된 데이터를출력하는 검사 종료 데이터 출력 스텝과, 상기 검사 종료 데치터 출력 스텝에서 출력되는 각각의 데이터를조합하여 프로버에 클리어 데이터를 출력하여 프로버에서 검사 시작 신호를 출력하도록 하는 클리어 데이터출력 스텝으로 이루어진 것을 특징으로 하는 반도체 집적회로의 특성 테스트 방법.
  7. 제6항에 있어서, 상기 판별 스텝에서 판별한 결과 반도에 직접 회로가 불량품이면 프로버에 불량 신호를 공급하여 이를 작업자가 알 수 있도록 디스플레이 하는 스텝을 더 구비한 것을 특징으로 하는 반도체 집적회로의 특성 테스트 방법.
