Abstract

핸들러 장치의 시험용 턴테이블에 다수의 시험용 소켓을 장착하여 DUT의 시험 시간을 단축한 반도체 시험장치를 제공한다. 시험용 턴테이블을 가진 핸들러 장치에 있어서, 시험용 턴테이블(60)에 복수의 시험용 캐리어(70)를 장착하여 예컨대 8개를 장착하여 시험용 캐리어(70)의 위치의 설명상 a 부터 h까지 순서를 붙이면, a의 포인트에서 DUT의 시험을 행하고, b에서는 DUT의 회수를 행하며, c에서는 시험전의 DUT를 공급하고, d로부터 h까지는 온도 사이클 시험을 필요로 했을 경우, 온도 관리를 할 수 있는 분위기속에 수용하는 구성이다. 이것에 의해, DUT의 시험시, 그 때마다 시험용 캐리어(70)로부터 DUT를 취출하지 않고 시험을 할 수 있다.

Claims (2)

  1. 시험용 턴테이블이 장착된 핸들러 장치를 구비한 반도체 시험 장치에 있어서, 좌우로 회전가능한 상기 시험용 턴테이블(60)에 장착되며, 복수의 DUT를 삽입할 수 있는 시험용 캐리어(70)와, 상기 핸들러 장치 본체(100)에 장착되며, 상기 시험용 캐리어(70)에 삽입한 상기 DUT가 시험 위치에 도착하면 상측으로부터 상기 DUT를 가압하는 프레스 기기(80)를 구비하는 것을 특징으로 하는 반도체 시험 장치.
  2. 제1항에 있어서, DUT의 외형에 맞추에 상기 시험용 캐리어(70)의 중심에 형성되며, 상기 DUT의 핀을 사방에서 꺼낼 수 있는 핀 개구(73)와, 상기 시험용 캐리어의 네 모서리에 형성되며, 상기 시험용 텐테이블(60)을 관통하여 스프링(72)이 상기 시험용 턴테이블(60)의 상측으로 이동하여 상기 시험용 캐리어(70)를 상기 시험용 턴테이블(60) 측으로 잡아당기도록 상기 스프링(72)을 통과시킨 지주(71)를 구비하는 것을 특징으로 하는 반도체 시험 장치.
