Abstract

피측정 디바이스와 작업대의 거리를 단축하여 전송 특성을 개선하며, 인서트·링과 헤드 플레이트간에 왜곡이 생기지 않고 위치 정밀도를 향상시키며, 중량물인 테스트 헤드장치의 탈착과 작업대의 교환은 용이하게 행할 수 있는 반도체 시험장치를 실현한다. 이를 위해, 피시험용 웨이퍼를 시험하기 위해서 테스트 헤드장치(100)에 테스트 헤드 승강부(108)를 설치한다. 테스트 헤드장치(100)에 작업대·축(151)를 설치하고, 웨이퍼 프로버장치(400)의 인서트·링(190)에 작업대 축·클램프(152)를 설치하여 끼워맞춘다. 또한, 웨이퍼 프로버장치(400)의 헤드 플레이트(180)에 작업대·로드 기구(185)를 설치하고, 작업대(130)를 수직방향으로 탄성적으로 밀어 올리며, 수평방향으로 이동가능한 레일 구조로 하였으므로, 작업대 교환시의 조작성이 향상되었다.

Claims (7)

  1. 피측정 디바이스인 웨이퍼(300)에 접촉하는 프로브 카드(210)를 지지하는 인서트·링(190)을 갖춘 웨이퍼 프로버장치(400)와 테스트 헤드장치(100)와의 사이에 작업대(130)가 탑재되는 반도체 시험장치에 있어서, 테스트 헤드장치(100)로부터 연장되어, 작업대(130)의 유도 구멍을 관통하는 작업대·축(151)을 설치하고, 해당 작업대·축(151)과 끼워맞추어지는, 작업대 축·클램프(152)를 해당 인서트·링(190)에 매립해서 설치하며, 작업대(130)와 프로브 카드(210)와의 사이에, 전기적 접촉을 행하는 탄성체를 가지는 접촉부(171)를 설치하고, 상기의 구성에 의해 작업대(130)와 프로브 카드(210)의 거리를 단축한 것을 특징으로 하는 반도체 시험장치.
  2. 제1항에 있어서, 전기적 접촉을 행할 탄성체를 가지는 접촉부(171)는 플록링(171)인 것을 특징으로 하는 반도체 시험장치.
  3. 제1항 또는 제2항에 있어서, 웨이퍼 프로버장치(400)상에, 작업대(130)를 수직방향으로 탄성적으로 밀어 올리고, 이 작업대(130)를 수평 방향으로 이동시킬 수 있는 레일 구조를 갖춘 작업대·로드기구(185)를 설치하며, 상기의 구성에 의해 작업대(130)의 교환이 용이한 것을 특징으로 하는 반도체 시험장치.
  4. 제1항 또는 제2항에 있어서, 테스트 헤드장치(100)에 이 테스트 헤드장치(100)를 상하방향으로 가볍게 이동할 수 있는 적어도 1개의 테스트 헤드 승강부(103)를 설치한 것을 특징으로 하는 반도체 시험장치.
  5. 제3항에 있어서, 테스트 헤드장치(100)에 이 테스트 헤드장치(100)를 상하방향으로 가볍게 이동할 수 있는 적어도 1개의 테스트 헤드 승강부(103)를 설치한 것을 특징으로 하는 반도체 시험장치.
  6. 제4항에 있어서, 테스트 헤드 승강부(103)는 실린더 구조를 갖는 것을 특징으로 하는 반도체 시험장치.
  7. 제5항에 있어서, 테스트 헤드 승강부(103)는 실린더 구조를 갖는 것을 특징으로 하는 반도체 시험장치.
