Abstract

본 발명은 자동 오버레이(overlay) 측정용 버니어(vernier), 해상도 측정용 패턴, 육안(visual)오버레이 측정용 버니어를 하나의 패턴으로 함축함으로써 스크라이브 레인(scribe lane)상에서 차지하는 면적을 감소시킬 수 있으며, 반도체 소자 제조 공정중 오버래이 측정용 포토마스크를 사용하는 여러 공정에서 동일한 위치에 오버래이 측정용 버니어를 중첩되게 위치시킴으로써 스크라이브 레인을 효율적으로 활용할 수 있는 오버래이 측정용 포토마스크 및 오버래이 측정 방법.

Claims (2)

  1. 오버래이(overlay)측정용 포토마스크에 있어서, 소정의 자동 오버래이 측정용 버니어(vernier)(5), 해상도 측정용 패턴(6), 육안(visual) 오버레이 측정용 버니어(7)를 하나의 패턴으로 함축시켜 스크라이브 레인(scribe lane)(2)내에 형성하는 단계를 포함하여 이루어지는 것을 특징으로 하는 오버래이 측정용 포토마스크.
  2. 자동 오버래이 측정용 버니어(5), 해상도 측정용 패턴(6), 육안 오버래이 측정용 버니어(7)를 하나의 패턴으로 함축시켜 스크라이브 레인(2)내에 형성시킨 포토마스크를 이용한 오버래이 측정방법에 있어서, 반도체 소자 제조공정 중 기준이 되는 한단계에서 모 버니어를 형성한 다음, 포토마스크 정렬이 필요한 여러 후속 공정에서 상기 모 버니어와 동일한 위치에 자 버니어를 형성하여 중첩시킴으로써, 오버래이 측정용 버니어가 차지하는 공간을 감소시키는 것을 특징으로 하는 오버래이 측정방법.
