Claims (43)

  1. (a) 아세탈 또는 케탈 잔기에 결합된 메틸올 그룹 또는 치환된 메틸올 그룹에 의해 차단된 이미드 그룹을 함유하는 중합체：(b) 광산을 원하는 파장의 방사선에 노출시킴으로써 생성된 산의 작용에 의해 상기(a)의 아세탈 또는 케탈 그룹을 제거시키기에 충분한 양의 잠복광산：(c)(a)의 중합체 및 (b)의 잠복광산을 용해시킬수 있는 용매를 함유함을 특징으로 하는 감광성 내식막 조성물.
  2. 제1항에 있어서, (a)의 중합체가 차단된 말레이미드의 단일 중합체인 감광성 내식막 조성물.
  3. 제1항에 있어서, (a)의 중합체가 각각의 차단된 이미드 그룹에 대하여 공단량체 5단위(units)이하를 함유하는 공중합체인 감광성 내식막 조성물.
  4. 제3항에 있어서, 공중합체가 각각의 차단된 아미드그룹에 대하여 약 1단위이하의 공단량체를 함유하는 내식막 조성물.
  5. (a) 1내지 40중량%의 잠복광산：(b) 60 내지 99중량%의 하기 일반식의 중합체：(c)(a)+(b)에 대하여 1 내지 9중량부의 중합체 및 잠복광산 모두를 용해시킬 수 있는 용매를 함유함을 특징으로 하는 감광성 내식막 조성물.
    상기식에서, R0는 H 또는 메틸이고, R0＇는 아릴, 0-알킬 또는 0-아릴이며, R1및 R2는 H 또는 C1내지 C4알킬이고,
    (여기서, R4, R5는 H 또는 C1내지 C4알킬이며, R6은 C1내지 C10알킬이고, R7은 C1내지 C4알킬 또는 H이다)이다.
  6. 제5항에 있어서, R0가 아릴 또는 치환된 아릴인 감광성 내식막 조성물.
  7. 제6항에 있어서, R0가 페닐인 감광성 내식막 조성물.
  8. 제5항에 있어서, R0가 -0-(C1내지 C10)또는 -0-아릴인 감광성 내식막 조성물.
  9. 제8항에 있어서, R0가 -0-(n-데실)인 감광성 내식막 조성물.
  10. 제5항에 있어서, R0는 페닐이고, R3-C(CH3)2OCH3인 감광성 내식막 조성물.
  11. 제5항에 있어서, R0＇는 페닐이고, R3는 -C(CH)3(H)OCH3인 감광성 내식막 조성물.

  26. 제25항에 있어서, 퍼플루오로알칸설포네이트가 C1내지 C10의 직쇄 알칸설포네이트인 감광성 내식막 조성물.
  27. 제25항에 있어서, 퍼플루오로알칸설포네이트가 퍼플루오로펜탄설포네이트, 퍼플루오로옥탄설포네이트, 퍼플루오로메탄설포네이트 그룹으로부터 선택되는 감광성 내식막 조성물.
  28. 제15 또는 20항에 있어서, 염이 오늄 헥사플루오로포스페이트인 감광성 내식막 조성물.
  29. 제15 또는 20항에 있어서, 염이 오늄 테트라플루오로보레이트인 감광성 내식막 조성물.
  30. 제15 또는 20항에 있어서, 염이 오늄 헥사플루오로아르세네이트인 감광성 내식막 조성물.
  31. 제1항에 있어서, 저휘발성 할로탄소가 잠복광산인 감광성 내식막 조성물.
  32. 제31항에 있어서, 할로탄소가 2,4-비스-(트리클로로메틸)-6-P-메톡시스티릴-S-트리아진인 감광성 내식막 조성물.
  33. 제15 또는 20항에 있어서, 염이 화학방사선을 흡수할 수 있고, 에너지를 양이온으로 전달시킬 수 있는 음이온을 포함하는 감광성 내식막 조성물.
  34. (a) 아세탈 또는 케탈 잔기에 결합된 메틸을 그룹 또는 치환된 메틸올 그룹에 의해 차단된 이미드 그룹을 함유하는 중합체：(b) 광산을 원하는 파장의 방사선에 노출시킴으로써 생성된 산의 작용에 의해 (a)의 아세탈 또는 그룹을 제거시키기에 충분한 양의 잠복광산을 함유하는 필름이 부착되어 있는 기판을 포함함을 특징으로 하는 감광성 내식막장치.
  35. 제34항에 있어서, (a)의 중합체가 각각의 말레이미드의 단일중합체인 감광성 내식막장치.
  36. 제34항에 있어서, (a)의 중합체가 각각의 차단된 이미드그룹에 대하여 공단량체 5단위 이하를 함유하는 공중합체인 감광성 내식막장치.
  37. 제35항에 있어서, 공중합체가 각각의 차단된 이미드그룹에 대하여 약 1단위이하의 공단량체를 함유하는 감광성 내식막장치.
  38. 제34항에 있어서, 아세탈 또는 케탈그룹은 화학방사선에 노출시켜 제거하고, 단지 메틸올그룹 또는 치환된 메틸올 그룹에 결합된 이미드그룹의 질소원자를 남겨두는 노출된 감광성 내식막 장치.
  39. 하기의 구조식을 갖는 치환된 말레이미드.
