Abstract

기술분야
본 기술은 일반적으로 나노와이어 구조, 특히 나노와이어 발광 스위치 장치 및 그 방법에 관한 것이다.
현재 디스플레이 해상도는 실제적인 한계에 도달하고 있다. 픽셀 밀도와 해상도를 향상시키려면 디스플레이에 포함된 TFT(Thin-Film Transistor)의 크기를 더욱 줄여야 한다.
따라서 디스플레이 기술의 미래는 더 높은 효율(70 % 대 5-7 %), 더 높은 신뢰성 및 더 높은 픽셀 밀도를 제공할 수 있는 잠재력으로 인해 추구되고 있은 나노와이어 발광 다이오드(LED)와 함께할 수 있다. 신뢰성과 관련하여 나노와이어 LED는 현재 사용 가능한 다른 기술과 비교할 때, 나노와이어 LED를 만들 수 있는 재료로 인해 장기 작동 및 고온에 더 잘 견딜 수 있다. 그러나 더 높은 픽셀 밀도와 관련하여 나노와이어 LED를 이를 "켜거나" "끄는" 트랜지스터(스위치)와 조밀하게 통합하는 쉬운 방법은 없다. 이 문제를 해결하기 위해 현재 사용 가능한 접근 방식은 장치 성능과 함께 LED 면적을 희생하여 잠재적인 응용예를 제한한다.
특히, 트랜지스터를 LED와 결합하는 이전 연구들은 LED 성능을 저하시키고 면적을 소비하며 비용을 증가시키는 접근법에 의존해왔다. 이러한 접근법에는 HEMT(High Electron Mobility Transistor)를 생성하기 위해 다른 재료의 측면 성장을 위한 영역을 지정(전용화)하는 것과 같은 방법이 포함된다. 불행히도 이 프로세스는 LED 성능을 저하시키고 전체 장치 면적에서 바람직하지 않은 부분을 차지한다.
또 다른 접근법은 CMOS 트랜지스터와 결합된 실리콘에서의 성장을 시도했다. 안타깝게도 실리콘에서의 성장은 재료의 불일치로 인해 LED에 결함을 일으킬 수 있으며 이에 따라 성능이 저하된다. 또한 이 접근 방식은 여전히 온도 변화를 관리하는 데 어려움을 겪고 있으며 여전히 너무 많은 면적을 소비한다.
또 다른 접근법은 실리콘상의 LED와 플립 칩 본딩을 시도했다. 이 접근 방식을 사용하면 LED를 개별적으로 제조하고 개별적으로 잘라낸 다음 실리콘 웨이퍼 위에 장착하여 LED를 실리콘의 CMOS 트랜지스터와 결합한다. 안타깝게도 이 접근 방식은 함께 연결해야 하는 수백 개의 개별 LED로 인해 안정성 문제가 있으며 기존 기술보다 크기를 축소할 수 없다.
기판과, 기판의 표면으로부터 축을 따라 연장되는 적어도 하나의 나노와이어 구조를 포함하는 나노와이어 시스템이 개시된다. 나노와이어 구조는 발광 다이오드와, 발광 다이오드의 작동 상태를 제어하기 위해 전기적으로 결합된 장치 드라이버를 포함한다. 발광 다이오드 및 장치 드라이버는 각각 적어도 하나의 도핑된 영역을 공유하도록 통합된다.

추가로, 청구된 기술의 예는 단일 반도체 재료 시스템을 사용하는 진정한 모놀리식 나노와이어 발광 스위치 장치를 달성한다. LED와 장치 드라이버 사이에 적어도 하나의 층를 공유하는 이 나노와이어 발광 스위치 디바이스의 고유한 구조는 다중 층과 공간 소모적인 레이아웃을 필요로 했던 과거의 LED 구조보다 적은 수의 층을 가진다. 또한, 청구되는 기술의 이러한 예는 에칭 단계를 수행하기 전과, 나노와이어 발광 스위치 장치 또는 어레이의 완성을 위해 소스 금속, 게이트 금속, 드레인 금속, 및 절연층을 추가하기 전에, LED 및 활성 장치 드라이버의 모든 기능 층을 형성할 수 있는 능력과 더 적은 단계로, 다중 재료 LED에 필요한 것보다 훨씬 더 간단한 제조 공정을 가능하게 한다.
또한, 청구된 기술은 종래 기술에 비해 다른 장점을 갖는다. 예를 들어, 이전 기술은 다중 층뿐만 아니라 LED의 발광 및 FET 층에 다중 재료를 사용해야 하며, 이는 다수의 금속 층과 결합되어 추가 처리 비용을 초래하였다. 대조적으로, 청구된 기술의 예는 발광 및 FET 층에 대해 하나의 재료 시스템인 GaN에 의존할 수 있으며, 관련 금속 또는 기타 전도성 층은 3 개뿐이다. 청구된 기술의 예를 사용하여 기존의 다중 재료 시스템에 필요한 추가 층 및 다른 재료에 대한 필요성을 제거하면 설계가 상당히 단순화되어 제조 비용 및 시간을 줄일 수 있다. 또한 주장된 기술의 예는 이전 기술에 비해 더 큰 수율과 100 배의 해상도 향상 가능성을 제공한다.

나노와이어 어레이 시스템(20(1))의 일 예가 도 1a-1c에 도시되어있다. 나노와이어 어레이 시스템(20(1))은 복수의 이격된 나노와이어 발광 스위치 장치(11), 전도 층(12, 13, 14), 절연 층(16) 및 기판(17)을 포함하지만, 시스템은 다른 유형 및/또는 개수의 시스템, 장치, 구성 요소, 층, 영역 또는 다른 구성의 기타 요소를 포함할 수 있다. 이 기술은 하나 이상의 에너지 효율적이고 신뢰할 수 있는 나노와이어 발광 스위치 장치를 제공하는 것을 포함하여 많은 이점을 제공하며, 이러한 장치의 단일 축 지향 및 통합된 공유 계층 구조를 통해 높은 픽셀 밀도 어레이를 쉽게 제작할 수 있다.

투명 전도성 필름(TCF)(15)은 이격된 나노와이어 발광 스위치 장치(11) 중 하나 이상에 대해 전도성 층(12) 중 하나 이상을 함께 결합하도록 형성될 수 있는 다른 전도 층을 포함하지만, 다른 구성의 다른 유형 및/또는 개수의 전도성 층이 사용될 수 있다. 도 1a의 단면도에 도시된 바와 같이, 이격된 나노와이어 발광 스위치 장치(11)는 예를 들어 투명 전도성 필름(TCF)(15)으로, 3 개의 나노와이어 발광 스위치 장치(11)에 대해 3 개의 분리된 전도성 층(12)을 결합할 수 있다.
본 명세서의 예에서 나노와이어 구조 또는 나노와이어라고도도 지칭되는 본 실시예의 발광 스위치 장치(11)의 간격에 의해 형성된 픽셀 어레이에서 픽셀의 크기, 밀도 및 밝기는 단일 디스플레이 픽셀로서 기능하는 발광 스위치 장치(11)의 수를 증가 또는 감소시키기 위한 전도 층(14) 및 전도 층(15)의 폭을 변경함으로써 또한 변화할 수 있다. 도 1b는 전도 층(14)과 전도 층(15)을 공유하는 다수의 발광 스위치 장치(11)의 예를 도시한다.
투명 절연체(16)는 전도 층(13)과 전도 층(14) 사이 및 전도 층(13)과 투명 전도 막(TCF)(15)의 적어도 일부 사이 및 이격된 나노와이어 발광 스위치 장치(11) 각각의 대응하는 부분 주위로 위치하지만, 다른 구성의 다른 유형 및/또는 개수의 절연 층이 사용될 수 있다.

발광 스위치 장치(11) 중 하나 이상에 의해 만들어진 각 픽셀은 또한 이 예에서 발광 스위치 장치(11)의 FET 인 장치 드라이버를 포함하여 변조된 밝기를 가질 수 있다. 밝기 레벨은 예를 들어 전기적 바이어스를 통해 전도 층(14) 및/또는 전도 층(15)으로 변경될 수 있다.
전계 효과 트랜지스터(FET) 또는 다른 장치 드라이버 또는 스위치의 층(6)은, 다른 유형의 소스 영역이 사용될 수 있지만, 기판(17) 상에 성장되거나 달리 형성되는 FET를 위한 전자가 풍부한 소스 영역이다. 이 특정 예에서, 층(6)은 의도하지 않게 도핑된(u-GaN) 버퍼 층이지만, 예를 들어 n-타입 GaN 층과 같은 다른 유형의 소스 영역이 다시 사용될 수 있다. 도 2a-2f를 참조하면, 나노와이어 어레이 시스템의 예를 만드는 방법의 예가 예시된다. 아래의 예를 통해 설명된 바와 같이, 이 통합 LED-FET 장치의 제조는 반도체 산업에서 쉽게 사용할 수 있는 제조 기술을 채택하여, 이 기술을 쉽게 채택할 수 있다. 보다 구체적으로, 청구된 기술의 예는 널리 상업적으로 사용되는 금속 유기 화학 기상 증착(MOCVD) 도구를 사용하여 통상적으로 성장된 LED 층을 사용할 수 있다.

다음으로, 게이트 층(14)을 위한 금속 라인은 리프트 오프 공정으로 패턴화된다. Ni와 같은 금속은 전도성 층 또는 와이어(12) 및 절연체(16)로 나노와이어 발광 스위치 장치(11)의 상부를 열 증발 코팅하여, 도 2d에 도시되는 바와 같이, u-GaN 영역에 대한 게이트-올-어라운드 결합을 포함하는 층(14)을 형성한다. 따라서, 청구된 기술의 예는 "오프" 동작 상태에 있을 때 빠른 스위칭을 제공하고 전력 소비를 낮추는 나노와이어 발광 스위치 장치(11) 각각의 채널 영역 또는 층(7)의 적어도 일부 주위에서 게이트를 감쌀 수 있다.
다음으로, 더 광학적으로 투명한 절연체(16)가 코팅되고 다시 에칭되어 와이어(12)의 팁만 드러날 수 있다. 리프트 오프는 다시 투명 전도 막(TCF)(15)의 라인을 패턴화하여, 도 2e에 도시된 바와 같이 상부 인터커넥트(15)를 형성하는 데 사용될 수 있다.
마지막 단계로서, 절연체(16)는 도 2f에 도시된 바와 같이 외부 연결을 위해 매립된 금속 또는 전도 층(13, 14)을 노출시키기 위해 선택적으로 에칭될 수 있다.

Claims (30)

기판, 및
상기 기판의 표면으로부터 축을 따라 연장되는 적어도 하나의 나노와이어 구조를 포함하되, 상기 나노와이어 구조는:
발광 다이오드; 및
상기 발광 다이오드의 동작 상태를 제어하기 위해 전기적으로 결합된 장치 드라이버 - 상기 발광 다이오드 및 상기 장치 드라이버는 각각 적어도 하나의 도핑된 영역을 공유하도록 통합됨 - 를 포함하는, 나노와이어 시스템. - 제 1 항에 있어서, 상기 공유된 적어도 하나의 도핑된 영역은 발광 다이오드의 캐소드 영역 및 상기 장치 드라이버의 드레인 영역을 포함하는 GaN 층을 포함하는, 나노와이어 시스템.
- 제 2 항에 있어서, 발광 다이오드는 캐소드 영역을 포함하는 GaN 층에 전기적으로 결합된 애노드 영역을 더 포함하고, 장치 드라이버는 드레인 영역을 포함하는 GaN 층과 소스 영역 사이에 전기적으로 결합된 채널 영역을 포함하는, 나노와이어 시스템.
- 제 3 항에 있어서, 상기 소스 영역 및 상기 채널 영역은 각각 다른 GaN 층을 포함하는, 나노와이어 시스템.
- 제 2 항에 있어서, 상기 발광 다이오드의 캐소드 영역과 상기 장치 드라이버의 드레인 영역은 공통 외부 연결을 공유하는, 나노와이어 시스템.
- 제 3 항에 있어서, 상기 장치 드라이버의 채널 영역의 주변부의 적어도 일부에 전기적으로 결합된 게이트 금속층을 더 포함하는, 나노와이어 시스템.
- 제 1 항에 있어서, 상기 적어도 하나의 나노와이어 구조는 2 개 이상의 나노와이어 구조를 포함하고, 각각의 장치 드라이버의 소스 영역은 공유 소스 영역인, 나노와이어 시스템.
- 제 7 항에 있어서, 2 개 이상의 나노와이어 구조의 채널 영역과 전기적으로 결합된 게이트 금속층을 더 포함하는, 나노와이어 시스템.
- 제 8 항에 있어서, 복수의 인접한 나노와이어 구조를 전기적으로 함께 결합하는 투명 전도성 필름 층을 더 포함하는, 나노와이어 시스템.
- 제 9 항에 있어서, 상기 복수의 인접한 나노와이어 구조는 투명 전도성 필름 층 및 게이트 금속 층 둘 모두에 의해 전기적으로 결합되는, 나노와이어 시스템.
- 제 1 항에 있어서, 적어도 하나의 나노와이어 구조의 최대 단면 치수는 약 10 마이크로미터 미만인, 나노와이어 시스템.
- 제 1 항에 있어서, 적어도 하나의 나노와이어 구조의 최대 단면 치수가 약 3 마이크로미터 미만인, 나노와이어 시스템.
- 제 1 항에 있어서, 소스 영역에 인접하여 위치하고 전기적으로 연결되는 Ti-계금속 층 및 Ni-계 금속 드레인 접촉부를 더 포함하는, 나노와이어 시스템.
- 제 1 항에 있어서, 상기 발광 다이오드는 스펙트럼 방출을 변경하는 LED의 발광 부분 상에 하나 이상의 재료 층을 더 포함하는, 나노와이어 시스템.
- 제 14 항에 있어서, 상기 하나 이상의 재료 층은 컬러 변환기를 포함하는, 나노와이어 시스템.
