Claims (10)
- 탄탈 스퍼터링 타깃의 스퍼터면의 (100) 면의 배향률이 30 ∼ 90 % 이고, (111) 면의 배향률이 50 % 이하인 것을 특징으로 하는 탄탈 스퍼터링 타깃.
- 제 1 항에 있어서,
탄탈 스퍼터링 타깃의 스퍼터면에 질화막을 구비하는 것을 특징으로 하는 탄탈 스퍼터링 타깃. - 제 2 항에 있어서,
질화막의 두께가 200 Å 이상인 것을 특징으로 하는 탄탈 스퍼터링 타깃. - 제 1 항 내지 제 3 항 중 어느 한 항에 기재된 스퍼터링 타깃을 사용하여 형성한, 확산 배리어층용 박막.
- 제 4 항에 있어서,
스퍼터링막의 저항 변동이 15 % 이하인 것을 특징으로 하는 스퍼터링 타깃을 사용하여 형성한 확산 배리어층용 박막. - 제 4 항 또는 제 5 항에 있어서,
100 ㎾h 이하의, 번인 적산 전력량인 것을 특징으로 하는 스퍼터링 타깃을 사용하여 형성한 확산 배리어층용 박막. - 제 4 항 내지 제 6 항 중 어느 한 항에 기재된 확산 배리어층용 박막을 갖는, 반도체 디바이스.
- 용해 주조한 탄탈 잉곳을 단조 및 재결정 어닐링한 후, 압연 및 열처리하여, 탄탈 스퍼터링 타깃의 (100) 면의 배향률이 30 ∼ 90 % 이고, (111) 면의 배향률이 50 % 이하인 결정 조직을 형성하는 것을 특징으로 하는 탄탈 스퍼터링 타깃의 제조 방법.
- 제 8 항에 있어서,
스퍼터링의 재사용을 예정하는 타깃에 대하여, 스퍼터링 조작을 일시적으로 정지시키고, 진공 용기를 대기 해방하기 전에, 당해 타깃의 표면에 질소 가스를 공급하여, 질화막을 형성하는 것을 특징으로 하는 탄탈 스퍼터링 타깃의 제조 방법. - 제 9 항에 있어서,
질화막의 두께가 200 Å 이상인, 탄탈 스퍼터링 타깃의 제조 방법.
