Abstract
도전성 입자가 절연성 접착제에 분산되어 이루어지는 이방성 도전 필름은, 회복률이 10 ? 46 % 인 도전성 입자를 사용한다. 또, 이방성 도전 필름의 최저 용융 점도를 [η0] 으로 하고, 최저 용융 점도를 나타내는 온도 T0 보다 60 ℃ 낮은 온도 T1 에 있어서의 용융 점도를 [η1] 로 하였을 때에, 이하의 식 (1) 및 (2) 를 만족한다.

Description
본 발명은, 도전성 입자가 절연성 접착제에 분산되어 이루어지는 이방성 도전 필름, 그것을 이용한 접속 구조체의 제조 방법에 관한 것이다.
도전성 입자가 절연성 접착제에 분산되어 이루어지는 이방성 도전 필름은, 반도체 칩을 배선 기판에 실장할 때에 이용되고 있어, 배선 기판의 실장 밀도의 증대에 수반하여, 반도체 칩의 범프 배열도 고밀도화되고 있다. 그러한 반도체 칩의 고밀도의 범프 배열의 예로서, 반도체 칩의 범프 형성면의 주연부 (周緣部) 에 2 열의 지그재그상으로 범프 배열하는 것을 들 수 있다.
이와 같은 파인 피치의 지그재그 배열의 범프를 갖는 반도체 칩을, 이방성 도전 필름을 개재하여 배선 기판에 각 범프 사이에서 도통 저항을 상이하게 하지 않도록 확실하게 접속하기 위해서는, 압착 영역에 도전성 입자를 충분히 존재시키면서, 과잉된 절연성 접착제를 압착 영역으로부터 배제시키는 것이 요청되고 있다.
종래, 이와 같은 요청에 응하기 위해서, 이방성 도전 필름의 최저 용융 점도 [η0] 와, 최저 용융 점도를 나타내는 온도 T0 보다 30 ℃ 낮은 온도 T1 에 있어서의 용융 점도 [η1] 의 관계에 주목하여, 최저 용융 점도 [η0] 를 1.0×102 ? 1.0×106 ㎩?sec 로 하며, 또한 [η1]/[η0] 의 비를 1 (1 을 포함하지 않음) ? 3 으로 하는 것이 제안되어 있다 (특허문헌 1).
그런데, 반도체 칩의 범프 배열의 추가적인 고밀도화를 위해서, 반도체 칩의 범프 형성면의 주연부에 범프를 3 열의 지그재그상으로 배열하는 것이 실시되게 되었다. 이와 같은 3 열 지그재그 범프 배열의 반도체 칩에 특허문헌 1 의 기술을 적용한 경우, 2 열 지그재그 배열의 범프에 비해, 절연성 접착제의 용융물이 압착 영역으로부터 배제되기 어려워, 3 열 지그재그 배열의 길이 방향의 중앙부 부근에 체류하고, 그 결과, 3 열 지그재그 배열의 길이 방향의 중앙부 부근의 도전성 입자가 길이 방향의 양측의 도전성 입자에 비해 붕괴되기 어려워져, 이방성 도전 접속 지점을 시각적으로 관찰할 수 있는 경우에는 이방성 도전 접속 지점에 도전성 입자의 균일한 압흔 (壓痕) 의 발현을 관찰할 수 없고, 결과적으로 이방성 도전 접속 지점의 도통 저항값이 높아진다는 문제가 있었다.
또, 배선 기판의 전극으로서, 주위에 형성된 보호막에 대하여 오목해진 위치에 형성된 전극 패드를 적용한 경우에는, 보호막과 범프의 거리가, 범프와 전극 패드 사이의 거리보다 짧아지기 때문에, 보호막과 범프 사이에 협지 (挾持) 된 도전성 입자가 스페이서가 되어, 범프와 전극 패드 사이에 협지된 도전성 입자가 열압착시에 붕괴되기 어려워져, 이방성 도전 접속 지점을 시각적으로 관찰할 수 있는 경우에는, 전술한 3 열 지그재그 배열의 경우와 마찬가지로, 이방성 도전 접속 지점에 도전성 입자의 균일한 압흔의 발현을 관찰할 수 없고, 이방성 도전 접속 지점의 도통 저항값이 높아진다는 문제가 있었다.
본 발명은, 이상의 문제를 해결하고자 하는 것으로서, 3 열 지그재그 배열 범프를 갖는 반도체 칩을 배선 기판의 전극에, 최저 용융 점도 [η0] 가 1.0×102 ? 1.0×106 ㎩?sec 인 이방성 도전 필름을 사용하여 이방성 도전 접속할 때, 3 열 지그재그 배열의 길이 방향의 중앙부 부근의 도전성 입자에 대하여, 길이 방향의 양측의 도전성 입자에 비해 붕괴되기 어려워지지 않도록 하여, 바꾸어 말하면, 이방성 도전 접속 지점에 도전성 입자의 균일한 압흔의 발현을 관찰할 수 있도록 하여, 이방성 도전 접속 지점의 도통 저항값을 증대시키지 않도록 하는 것을 목적으로 한다. 또, 주위에 형성된 보호막에 대하여 오목해진 위치에 형성된 배선 기판의 전극 패드에 대하여, 반도체 칩을 최저 용융 점도 [η0] 가 1.0×102 ? 1.0×106 ㎩?sec 인 이방성 도전 필름을 사용하여 이방성 도전 접속할 때, 범프와 전극 패드 사이에 협지된 도전성 입자가 열압착시에 붕괴되기 어려워지지 않도록 하여, 바꾸어 말하면, 이방성 도전 접속 지점에 도전성 입자의 균일한 압흔의 발현을 관찰할 수 있도록 하여, 이방성 도전 접속 지점의 도통 저항값을 증대시키지 않도록 하는 것도 목적으로 한다.
본 발명자들은, 도전성 입자의 소성 변형의 정도를 나타내는 회복률에 주목하여, 회복률이 지나치게 크면 도전성 입자가 붕괴되기 어려워져 도통 저항값이 증대하는 경향이 있고, 반대로 회복률이 지나치게 작아도, 도전성 입자가 범프나 전극에 파고들기 어려워져 도통 저항값이 증대하는 경향이 있는 것을 알아내었다. 게다가, 도전성 입자의 회복률을 특정 범위로 설정하는 것을 전제로 하였을 때에, 이방성 도전 필름의 최저 용융 점도 [η0] 와, 최저 용융 점도를 나타내는 온도 T0 보다 낮은 온도 T1 에 있어서의 용융 점도 [η1] 의 관계에 주목한 결과, 일반적으로, 범프가 밀어넣기 쉬워지는 이방성 도전 필름의 용융 점도가 되는 온도가, 특허문헌 1 의 경우와 달리, 최저 용융 점도를 나타내는 온도 T0 보다 60 ℃ 낮은 온도인 것을 발견하고, 또한, 그 온도에 있어서의 용융 점도의 최저 용융 점도에 대한 비를 검토한 결과, 그 비가 30 이하이면, 상기 서술한 목적을 달성할 수 있는 것을 알아내어, 본 발명을 완성시키기에 이르렀다.
즉, 본 발명은, 반도체 칩의 범프와 배선 기판의 전극을 이방성 도전 접속하기 위한 이방성 도전 필름으로서, 도전성 입자가 절연성 접착제에 분산되어 이루어지는 이방성 도전 필름에 있어서,
도전성 입자의 회복률이 10 ? 46 % 이고,
이방성 도전 필름의 최저 용융 점도를 [η0] 으로 하고, 최저 용융 점도를 나타내는 온도 T0 보다 60 ℃ 낮은 온도 T1 에 있어서의 용융 점도를 [η1] 로 하였을 때에, 이하의 식 (1) 및 (2) 를 만족하는 것을 특징으로 하는 이방성 도전 필름을 제공한다.

여기서, 도전성 입자의 회복률 (%) 이란, 입자경 A 의 도전성 입자에 1 g 의 하중을 가하여 변형시킨 후, 하중을 제거하였을 때의 도전성 입자의 입자경을 B 로 하였을 때에 이하의 식으로 정의되는 물성이다.
도전성 입자의 회복률 (%) = (B/A) × 100
또, 용융 점도는, 회전식 레오미터 (예를 들어, TA Instruments 사) 를 사용하고, 소정의 측정 조건 (승온 속도 10 ℃/분 ; 측정 압력 5 g 일정 ; 사용 측정 플레이트 직경 8 ㎜) 에서 측정하여 얻어진 값이다.
또, 본 발명은, 반도체 칩의 범프와 배선 기판의 전극을 이방성 도전 접속함으로써 접속 구조체를 제조하는 방법에 있어서,
배선 기판의 전극 상에 상기 서술한 본 발명의 이방성 도전 필름을 가(假)부착하고,
가부착된 이방성 도전 필름에 반도체 칩을 그 범프측으로부터 가설치하고,
가설치된 반도체 칩을 가열 본더에 의해 가열 가압함으로써, 반도체 칩의 범프와 배선 기판의 전극을 이방성 도전 접속하고, 이방성 도전 필름을 열경화시키는 제조 방법, 및 그 제조 방법에 의해 제조된 접속 구조체를 제공한다.
본 발명의 이방성 도전 필름은, 소정의 회복률을 나타내는 도전성 입자를 사용하고, 게다가 이방성 도전 필름의 최저 용융 점도를 [η0] 으로 하고, 최저 용융 점도를 나타내는 온도 T0 보다 60 ℃ 낮은 온도 T1 에 있어서의 용융 점도를 [η1] 로 하였을 때에, 전술한 식 (1) 및 (2) 를 만족하므로, 3 열 지그재그 배열의 범프를 갖는 반도체 칩과 배선 기판의 전극을 이방성 도전 접속한 경우에, 3 열 지그재그 배열의 길이 방향의 중앙부 부근의 도전성 입자에 대하여, 길이 방향의 양측의 도전성 입자와 동일하게 열압착시에 붕괴되도록 할 수 있어, 이방성 도전 접속 지점을 시각적으로 관찰할 수 있는 경우에는, 이방성 도전 접속 지점에 도전성 입자의 균일한 압흔의 발현을 관찰할 수 있고, 결과적으로 이방성 도전 접속 지점의 도통 저항값을 증대시키지 않도록 할 수 있다.
또, 배선 기판의 전극으로서, 주위에 형성된 보호막에 대하여 오목해진 위치에 형성된 전극 패드를 적용한 경우, 범프와 전극 패드 사이에 협지된 도전성 입자가 열압착시에 붕괴되기 어려워지지 않게 되어, 이방성 도전 접속 지점을 시각적으로 관찰할 수 있는 경우에는, 전술한 3 열 지그재그 배열의 경우와 마찬가지로, 이방성 도전 접속 지점에 도전성 입자의 균일한 압흔의 발현을 관찰할 수 있고, 이방성 도전 접속 지점의 도통 저항값을 증대시키지 않도록 할 수 있다.
본 발명은, 반도체 칩의 범프와 배선 기판의 전극을 이방성 도전 접속하기 위한, 도전성 입자가 절연성 접착제에 분산되어 이루어지는 이방성 도전 필름으로서,

본 발명에 있어서는, 도전성 입자로서, 회복률이 10 ? 46 %, 바람직하게는 15 ? 35 % 인 것을 사용한다. 회복률이 10 % 미만이면, 그 자체로 붕괴되기 쉬운 반면, 반도체 칩의 범프나 배선 기판의 전극에 파고들기 어려워지기 때문에, 도통 저항값이 증대하는 경향이 있고, 회복률이 46 % 를 초과하면, 반발력이 지나치게 강하여 붕괴되기 어려워져, 역시 도통 저항값이 증대하는 경향이 있다.
또, 본 발명에 있어서는, [η1]/[η0] 의 비를 30 이하로 하는데, 이것은 그 비가 30 을 초과하면 지그재그 배열 범프의 내외 수지의 점도차에 의해, 충분한 접속을 할 수 없게 되기 때문이다. 또, [η1] 은 [η0] 보다 반드시 큰 값이므로, [η1]/[η0] 의 비는 1 을 초과하는 수치이다. 바람직한 비의 범위는, 상기 서술한 점도차의 관점에서, 이하의 식 (3) 의 범위이다.

본 발명의 이방성 도전 필름의 최저 용융 점도 [η0] 가 1.0×102 ? 1.0×106 ㎩?sec 인 이유는, 최저 용융 점도가 이 범위를 하회하면 기포가 발생하기 쉬워지고, 이 범위를 상회하면 실장시에 고압이 필요해지기 때문이다.
또, 본 발명의 이방성 도전 필름에 있어서는, 최저 용융 점도를 나타내는 온도 T0 은, 지나치게 낮으면 실장시에 배선까지 범프가 접촉할 때에 경화되어 버려, 충분한 접속을 할 수 없게 되고, 지나치게 높으면 실장시에 장시간이 필요해지므로, 바람직하게는 90 ? 120 ℃, 보다 바람직하게는 90 ? 100 ℃ 이다.
본 발명의 이방성 도전 필름을 구성하는 도전성 입자로는, 종래의 이방성 도전 필름에 있어서 사용되고 있는 것을 적절히 선택하여 사용할 수 있다. 예를 들어, 금, 니켈, 땜납 등의 금속 입자, 벤조구아나민 수지를 Ni/Au 박막으로 피막한 금속 피복 수지 입자, 이들의 표면에 절연 수지 박막으로 피복한 절연 피복 도전성 입자 등을 들 수 있다. 이들의 입경으로는, 일반적으로 1 ? 10 ㎛, 바람직하게는 2 ? 5 ㎛ 이다.
본 발명의 이방성 도전 필름을 구성하는 절연성 접착제로서도, 종래의 이방성 도전 필름에 있어서 사용되고 있는 것을 적절히 선택하여 사용할 수 있다. 예를 들어, 절연성 접착제는, 페녹시 수지 등의 성막성 수지, 액상 또는 고체 에폭시 수지 등의 경화 성분, 아민계 경화제, 이미다졸계 경화제 등의 경화제, 실란 커플링제, 필요에 따라 톨루엔 등의 유기 용제 등, 또한 안료, 방청제 등의 각종 첨가제를 적절히 함유할 수 있다.
본 발명의 이방성 도전 필름은, 이상의 성분을 통상적인 방법에 따라 혼합하고, 필름상으로 가공하여 제조할 수 있다.
본 발명의 이방성 도전 필름의 최저 용융 점도 및 [η1]/[η0] 의 비를 소정 범위로 하는 것은, 성막성 수지나 경화 성분, 경화제 등의 종류나 그들의 함유량, 도전성 입자의 종류, 입경이나 함유량, 용제의 종류나 함유량 등을 적절히 선택함으로써 조정할 수 있다. 특히, 유기 필러를 배합함으로써 조정하는 것이 바람직하다. 이와 같은 유기 필러로는, 부타디엔 공중합체, 아크릴 공중합체, 스티렌 공중합체 등의 절연성 수지 필러가 예시된다. A-B 형 또는 A-B-A 형 블록 공중합체는, 중합성 수지 성분에 대한 상용성 (相溶性) 세그먼트와 비상용성 세그먼트가 A-B 형 또는 A-B-A 형 블록 공중합체를 형성한 것이다. 이와 같은 블록 공중합체로는, 특히 스티렌-아크릴 블록 공중합체, 스티렌-부타디엔 블록 공중합체, 스티렌-아세트산비닐 블록 공중합체, 스티렌-에틸렌-부틸렌 블록 공중합체, 스티렌-에틸렌-프로필렌 블록 공중합체, 스티렌-에틸렌-스티렌 블록 공중합체, 스티렌-이소프렌 블록 공중합체 등의 스티렌계 블록 공중합체가 바람직하다. 이들 스티렌계 블록 공중합체 중에서도, 스티렌의 공중합 조성비가 20 wt% 이상인 것이, 분산성과 점도의 밸런스의 관점에서 가장 바람직하다. 또한, 이들 스티렌계 블록 공중합체에는, 임의의 범위에서 에폭시기나 카르복실기를 도입해도 되고, 또, 이와 같은 블록 공중합체로서 시판품을 사용할 수도 있다.
이와 같은 절연성 수지 필러의 입경으로는, 지나치게 작으면 분산이 곤란해지고, 지나치게 크면 배선 상에 있어서의 도전성 입자에 의한 접속에 대한 악영향이 크기 때문에, 바람직하게는 0.01 ? 10 ㎛, 보다 바람직하게는 0.1 ? 1 ㎛ 이다.
이상 설명한 본 발명의 이방성 도전 필름은, 반도체 칩의 범프와 배선 기판의 전극을 이방성 도전 접속하여 접속 구조체를 제조하는 방법에 바람직하게 적용할 수 있다. 이 제조 방법은, 배선 기판의 전극 상에 전술한 본 발명의 이방성 도전 필름을 가부착하고, 가부착된 이방성 도전 필름에 반도체 칩을 그 범프측으로부터 가설치하고, 가설치된 반도체 칩을 가열 본더에 의해 가열 가압함으로써, 반도체 칩의 범프와 배선 기판의 전극을 이방성 도전 접속하고, 이방성 도전 필름을 열경화시키는 것을 특징으로 하는 제조 방법이다. 또, 이 제조 방법에 의해 제조된 접속 구조체도 본 발명의 일부이다.
반도체 칩으로서, 2 열 또는 3 열의 지그재그 배열의 범프를 갖는 것을 사용하는 것이, 본 발명의 이방성 도전 필름의 특성을 충분히 살릴 수 있는 점에서 바람직하다.
또한, 이와 같은 접속 구조체를 구성하는 배선 기판으로서도, 종래부터 이방성 도전 필름이 적용되고 있는 것이 사정 (射程) 범위에 있고, 플렉시블 배선 기판, 유리 에폭시 배선 기판, 적층 배선 기판, 디스플레이용 투명 유리 또는 수지 배선 기판 등을 들 수 있다.
실시예
이하, 본 발명을 실시예에 의해 구체적으로 설명한다.
참고예 1 (도전성 입자의 조제)
디비닐벤젠, 스티렌, 부틸메타크릴레이트의 혼합비를 조정한 모노머 용액에, 중합 개시제로서 벤조일퍼옥사이드를 투입하고, 얻어진 혼합액을 고속으로 균일하게 교반하면서 가열함으로써 모노머의 중합 반응을 실시하고, 그것에 의해 미립자 분산액을 얻었다. 이 미립자 분산액으로부터 미립자를 여과 분리하고, 감압 건조시킴으로써 미립자의 응집체인 블록체를 얻었다. 또한, 이 블록체를 분쇄함으로써, 평균 입자경 3.0 ㎛ 의 스티렌계 수지 입자를 얻었다.
얻어진 평균 입자경 3 ㎛ 의 스티렌계 수지 입자 (5 g) 에, 팔라듐 촉매를 침지법에 의해 담지시켰다. 이어서, 이 스티렌계 수지 입자에 대하여, 황산니켈육수화물, 하이포아인산나트륨, 시트르산나트륨, 트리에탄올아민 및 질산탈륨으로 조제된 무전해 니켈 도금액 (pH 12, 도금 액온 50 ℃) 을 사용하여 무전해 니켈 도금을 실시하여, 니켈 도금층 (금속층) 이 표면에 형성된 니켈 피복 수지 입자를 도전성 입자로서 얻었다. 얻어진 도전성 입자의 평균 입자경은 3 ? 4 ㎛ 의 범위였다. 여기서, 무전해 니켈 도금 시간을 컨트롤함으로써 표 1 에 나타내는 회복률이 상이한 각 실시예 및 비교예에서 사용한 도전성 입자를 각각 조제하였다.
참고예 2 (최저 용융 점도 조정용의 스티렌계 블록 공중합체의 조제)
온도계, 질소 도입관, 교반기 및 콘덴서를 구비한 유리제 반응기에, 물 300 질량부, 부분 비누화 폴리비닐알코올 (고세놀 KH-17, 닛폰 합성 화학 공업사 제조) 의 1 % 수용액 15 질량부 및 하이드록시아파타이트의 10 % 수분산액 (수퍼타이트 10, 닛폰 화학 공업사 제조) 15 질량부를 주입하였다. 폴리메릭퍼옥사이드류 0.5 질량부를 상기 수용액에 실온하에서 1 시간 분산시킨 후에 아세트산비닐 30 질량부를 주입하고, 반응기 내에 질소를 도입하면서, 교반하 60 ℃ 에서 2 시간 중합 (제 1 단 중합) 을 실시하였다. 그 후, 실온까지 냉각시키고, 반응기에 스티렌 70 질량부를 주입하고, 실온에서 교반을 1 시간 실시하였다. 또한, 반응기에 질소를 도입하면서, 80 ℃ 에서 8 시간 교반하고, 90 ℃ 에서 30 분간 중합 (제 2 단 중합) 을 실시하였다. 그 후, 반응 혼합물을 실온까지 냉각시켜 침전물로서 중합물을 얻었다. 얻어진 중합물을 5 % 염산 130 질량부로 세정하고, 계속해서 물로 세정하여 여과 분리하였다. 얻어진 중합물을 건조시킴으로써 백색 입자상의 스티렌계 블록 공중합체를 85 % 의 수율로 얻었다. 이 블록 공중합체 내의, 스티렌과 아세트산비닐의 공중합 조성비는 70 : 30 이었다.
실시예 1 ? 6, 비교예 1 ? 2
표 1 의 성분 (질량부) 을, 유성 교반기를 사용하여 균일하게 혼합함으로써 도료를 조제하고, 그 도료를 박리 필름에 도포하고, 80 ℃ 에서 5 분간 프리베이크함으로써 이방성 도전 필름을 제조하였다. 또한, 도전성 입자의 배합량은, 입자 밀도 50000 개/㎟ 가 되도록 하였다. 얻어진 이방성 도전 필름에 대하여, 이하에 설명하는 바와 같이 용융 점도와 도통 저항을 측정하고, 또한 이방성 도전 접속에 적용하였을 때의 압흔을 관찰하였다.
<용융 점도 측정>
이방성 도전 필름의 용융 점도를, 회전식 레오미터 (TA Instruments 사) 를 사용하고, 승온 속도 10 ℃/분 ; 측정 압력 5 g 일정 ; 사용 측정 플레이트 직경 8 ㎜ 라는 조건에서 측정하였다. 얻어진 최저 용융 점도 [η0] (㎩?sec) 를 표 1 에 나타낸다. 또, T0 으로부터 60 ℃ 낮은 온도 T1 에 있어서의 용융 점도 [η1] (㎩?sec) 를 측정하여, [η1]/[η0] 을 계산하고, 얻어진 결과를 표 1 에 나타낸다.
<도통 저항 측정>
이방성 도전 필름을, 주연부에 3 열 지그재그 배치된 금 범프를 갖는 시험용 반도체 칩 (범프 사이즈 1800 ㎛2, 범프 높이 15 ㎛, 외측 범프열과 중앙 범프열 및 중앙 범프열과 내측 범프열 사이의 각각의 거리 20 ㎛, 각 열 내의 범프 사이의 거리 20 ㎛) 과, 대응하는 유리 기판 사이에 협지시키고, 가열 가압 헤드로 200 ℃ 에서 압력 60 ㎫ 로 5 초간의 가열 가압을 실시하였다. 그 때의 외측 범프와 중앙 범프열의 도통 저항 (Ω) 을 통상적인 방법에 따라 측정하여, 이하의 기준으로 평가하였다. 얻어진 결과를 표 1 에 나타낸다.

도통 저항 측정에 제공한 열압착 샘플의 유리 기판측으로부터, 이방성 도전 필름의 이방성 도전 접속부에 있어서의, 3 열 지그재그 배열 범프의 길이 방향의 중앙 위치, 범프열의 길이 방향의 전체 길이 L 의 0.1L 및 0.9L 의 위치의 3 지점을 배율 10 배로 현미경 관찰하여, 압흔의 균일성에 대하여 이하의 기준으로 평가하였다. 얻어진 결과를 표 1 에 나타낸다.

표 1 에서 알 수 있는 바와 같이, 실시예 1 ? 6 의 이방성 도전 필름의 경우, 사용한 도전성 입자의 회복률이 10 ? 46 % 의 범위 내에 있고, 최저 용융 점도 [η0] 도 1.0×102 ? 1.0×106 ㎩?sec 의 범위 내에 있고, 게다가 [η1]/[η0] 의 비가 30 이하이므로, 3 열 지그재그 배치된 외측 범프와 중앙 범프의 각각의 도통 저항 및 압흔 균일성에 대하여 C 평가가 없었다.
반면, 비교예 1 및 2 의 이방성 도전 필름의 경우, 사용한 도전성 입자의 회복률이 46 % 를 초과하고 있었기 때문에, 도통 저항이 C 평가이고, 특히 비교예 2 의 경우에는, 압흔 균일성 평가도 C 평가였다.
산업상 이용가능성
본 발명의 이방성 도전 필름은, 반도체 칩을 배선 기판에 이방성 도전 접속할 때에 유용하다.
