Abstract

Description
본 발명은 박막 태양 전지에 관한 것이다.
태양광발전, 특히 그리드 (grid)에 연결된 태양광발전 공장의 미래 시장 개발은 태양 전지의 생산에 있어서의 비용 절감 가능성에 따라 크게 좌우된다. 태양광을 전기로 효율적으로 전환시키기 위하여, 기존의 결정질 실리콘계 태양 전지의 경우보다 박막 태양 전지의 경우, 광활성 물질이 상당히 덜 필요하게 되므로 박막 태양 전지의 생산에 큰 가능성이 엿보인다. 박막 태양 전지에서, 광활성 반도체 물질, 특히 실리콘계 물질 등의 간접적 반도체 (본 발명에서는, 무정형 또는 미세결정질 및 결정질 실리콘 또는 이들의 층을 구별한다)와, 원소 주기율표의 II족 내지 VI족 (예컨대, CdTe), 또는 I족 내지 III족 내지 VI2족 (가령 Cu(In1 - xGax)(Se1 - ySy)2 (CIGS) 등)의 고흡수성 반도체 화합물 등의 직접적 반도체가 저렴하고 충분히 열내성이 있는 기판, 예컨대 몰리브덴 피복된 기판 유리에 몇 ㎛ 두께로 증착된다. 비용 절감의 가능성은 특히 반도체 물질 소비량을 줄이는 것과, 제조 과정을 자동화할 수 있는 고능력에 있다. 그러나, 지금껏 달성되어 온 시판 박막 태양 전지의 효율은 결정질 실리콘계 태양 전지의 효율보다 여전히 상당히 낮다 (박막 태양 전지의 경우 효율이 약 10~15%이고, 실리콘 웨이퍼를 포함하는 결정질 실리콘계 태양 전지의 경우 효율이 약 15~18%이다).
박막 태양광발전 장치용 기판 유리로서 소다 석회 플로트 (float) 유리를 포함하는 태양 전지 외에, 다른 유형의 기판 유리 또는 태양광발전에 적합한 또 다른 유형의 기판 유리를 구비하는 태양 전지도 알려져 있다.
DE 699 16 683 T2는 태양 전지에 적합한 것으로 말해지는 50 내지 350℃ 범위의 온도에서 열팽창계수가 6.0 x 10-6/K 내지 7.4 x 10-6/K 범위인 VDU용 기판 유리를 개시하고 있다.
태양광 집적판용 기판으로서 CaO, SrO 및 BaO 총 함량이 8 내지 <17 중량%인 태양광 안정 알루미노실리케이트 유리도 EP 0879 800 A1에 개시되어 있다.
열팽창 계수가 6 x 10-6/K 내지 10 x 10-6/K인 유리 기판을 포함하는 특히 반도체 화합물에 기반한 박막 태양 전지가 JP 11-135819 A에 개시되어 있다. 여기서, 유리 기판은 중량%로 표현하여 조성이 다음과 같고: SiO2 50~80, Al2O3 5~15, Na2O 1~15, K2O 1~15, MgO 1~10, CaO 1~10, SrO 1~10, BaO 1~10, ZrO2 1~10, 550℃보다 높은 "어닐링 포인트" (1013 dPas의 유리 점도에서의 온도)가 특징이다.
박막 태양광 발전, 특히 반도체 화합물 기반 태양광 발전에서 사용하기 위한 기판 유리는 DE 100 05 088 C1에 개시되어 있다. 유리의 B2O3 함량은 1 내지 8 중량%이고, 알칼리 토금속 산화물 (MgO, CaO, SrO 및 BaO) 총함량은 10 내지 25 중량%이다.
본 발명의 목적은 선행 기술보다 개선된 박막 태양 전지를 제공하는 것이다. 본 발명의 태양 전지는 기지의 방법을 사용하여 경제적으로 제조할 수 있어야 할 뿐 아니라, 효능도 더 높아야 한다.
상기 목적은 한 개 이상의 Na2O 함유 다성분 기판 유리를 포함하는 박막 태양 전지에 의하여 달성된다. Na2O 함유 다성분 기판 유리 (기판 유리)는 다음 특징 중 적어도 하나를 보유한다.
- 기판 유리 성분 중 B2O3 함량은 1 중량% 미만, BaO 함량은 1 중량% 미만, CaO + SrO + ZnO의 총 함량은 3% 미만이다.
- 기판 유리 성분의 몰비 (Na2O + K2O)/(MgO + CaO + SrO + BaO)는 0.95보다 크다 (즉, 기판 유리는 최소한 Na2O 또는 K2O 및 최소한 MgO 또는 CaO 또는 SrO 또는 BaO를 함유한다).
- 기판 유리 성분의 몰비 SiO2/Al2O3는 7 미만이다(즉, 기판 유리는 SiO2 및 Al2O3를 함유한다).
- 기판 유리의 유리 전이 온도 Tg (DIN 52324에 따라 1014.5 dPas의 유리의 점도에서의 온도)는 550℃보다 높고, 특히 600℃보다 높다.
앞으로 박막 태양 전지는 종속항에서의 사용을 포함하여 간단하게 칭할 목적으로 태양 전지로만 칭하도록 한다. 본 특허 출원의 목적상, 기판 유리라는 용어는 덮개층 유리를 포함할 수 있다.
본 발명의 목적상, Na2O 함유 다성분 기판 유리라는 표현은 이 기판 유리가 Na2O 뿐 아니라, B2O3, BaO, CaO, SrO, ZnO, K2O, MgO, SiO2 및 Al2O3 등의 다른 조성물 성분과, F, P, N 등의 음이온적으로 결합하는 성분 등의 비산화성 성분도 함유할 수 있는 것을 의미한다.
본 발명에 따른 이러한 태양 전지는 기지의 방법과, 이러한 기지의 방법에 사용될 수 있는 공정 매개 변수를 사용하여 제조될 수 있다. 기판 유리 또는 이미 피복되어 있는 기판 유리 상에서 반도체 층을 제조하기 위한 기지의 공정은 예컨대, 순차적 공정 (칼코겐 분위기 중의 금속층 반응), 공증발 (각 성분 또는 성분 화합물을 실질적으로 동시에 증발시킴) 및 칼코겐 분위기 중의 이어지는 가열 단계와 함께 액체 피복 공정이 있다. 특히 반도체 층의 증착에서, 기존의 소다 석회 기판 유리에서 보다 더 높은 공정 온도를 추후의 라미네이션 공정을 위하여 기판이 변형됨이 없이 사용가능하며, 본 발명의 태양 전지는 소다 석회 기판 유리를 사용하는 기지의 태양 전지보다 2% 더 효율이 높다는 것이 놀랍게도 발견되었다.
본 발명의 발명자는 기판 유리의 B2O3 함량이 1 중량% 이상이면 태양 전지의 효능에 대하여 악영향을 미친다는 것을 인식하게 되었다. 붕소 원소는 증발법 또는 확산법으로 기판 유리로부터 반도체로 들어갈 것이 예상된다. 이는 곧 전기적으로 활성이어서 증가된 재조합을 유발하는 반도체 층내의 결함을 유발시키는데, 결과적으로 태양 전지의 성능이 저하된다.
반면에, BaO 함량이 1 중량% 미만이고, 다음 기판 성분, 즉 CaO, SrO 및/또는 ZnO의 함량이 3 중량% 미만 (CaO + SrO + ZnO < 3 중량%, 좋기로는 < 0.5 중량%)인 경우 태양 전지가 제조되는 동안에 기판 유리에서 나트륨 이온의 이동성에 긍정적인 영향을 주어, 태양 전지의 효율을 증가시키는 결과를 초래한다. 이 맥락에서 기지의 태양 전지에 비하여 본 발명의 태양 전지의 효율을 증가시키기 위하여 기판 유리 성분의 몰비 (Na2O+K2O)/(MgO+CaO+SrO+BaO)는 0.95보다 커야 하고, 좋기로는 > 0.95 내지 6.5이어야 한다는 것이 중요하다.
본 발명의 태양 전지는 좋기로는 B2O3 0.5 중량% 미만을 함유하고, 특히 불가피한 미량 이외에는 B2O3를 함유하지 않는 기판 유리를 포함한다. 더욱이, 본 발명의 태양 전지는 좋기로는 BaO 0.5 중량% 미만을 함유하고, 특히 불가피한 미량 이외에는 BaO를 함유하지 않는 기판 유리를 포함한다. 특정한 태양 전지를 위하여, 기판 유리가 불가피한 미량 이외에는 B2O3 및/또는 BaO를 함유하지 않고, 특히 B2O3 1000 ppm 미만 및/또는 BaO 1000 ppm 미만이 존재하는 것이 유리하다.
다른 한 가지의 본 발명의 양호한 실시 상태에 있어서, 태양 전지는 기판 유리 성분 중 CaO + SrO + ZnO의 총 함량이 2 중량% 미만인 기판 유리를 포함하는데, 이렇게 되면 태양 전지의 제조 동안에 기판 유리 중의 알칼라인 금속 이온의 이동성이 더 높아지도록 유도하여, 더욱 효과적인 태양 전지를 만들도록 하여 준다.

더욱이, 태양 전지는 20 내지 300℃ 범위의 온도에서 열팽창계수 α20/300가 7.5 x 10-6/K보다 높고, 특히 8.0 x 10-6/K 내지 9.5 x 10-6/K인 기판 유리를 구비해야 하는 것이 필수적이다. 그러므로, 기판 유리의 열팽창 계수와 광활성 반도체층, 예컨대 CIGS층의 열팽창계수가 맷치 (match)되도록 해야 유리하다는 것이 밝혀졌다.
본 발명의 구체적인 실시 상태에 있어서, 태양 전지는 25℃에서 전기전도율이 17 x 10-12 S/cm 이상이고, 250℃에서의 기판 유리의 전기전도율은 25℃에서의 유리 기판의 전기전도율보다 104배, 좋기로는 105배, 특히 좋기로는 106배 더 높은 것인 유리 기판을 구비한다.
본 발명에 따라 Si계 또는 CdTe계 박막 태양 전지가 제조되는 경우에, 상기 설명된 기판 유리가 특히 적합한데, 이는 이들 기판 유리의 경우, 이온이 바람직하게는 화학적 경로에 의하여 교환될 수 있기 때문이다. 좋지 않은 경우에 있어서 나트륨 이온은 리튬 이온이나 칼륨 이온과 같은 다른 이온에 의하여 용이하게 대체될 수 있다. 이들 기판 유리는 그러므로 Na가 도펀트로서 첨가되는 (예컨대, NaF2) 특별한 CIGS 태양 전지에 적합한데, 왜냐하면 이들은 배리어 층으로서 적용되어야 할 추가의 층이 필요 없이도 이온 교환된 표면 때문에 고유 Na 배리어를 가지기 때문이다. 이러한 목적으로, 기판 유리를 예컨대 칼륨 염 멜트에 침지시킬 수 있는데, 예를 들어 400 내지 520℃의 온도에서 기판의 교환층의 두께에 의하여 필수적으로 정해지는 특정 시간 동안 KNO3 멜트에 침지시킬 수 있다. 침지가 예를 들어 450℃에서 10시간 동안 수행되는 경우, 표면 두께가 최소한 20 ㎛이고, 나트륨 이온 부위에 칼륨 이온을 함유하는 실질적인 나트륨 이온 무함유 표면 층이 기판 유리 표면에서 형성된다.
이들 이온 교환 성질은 본 발명에 따른 이들 태양 전지의 파괴 내성 덮개 유리 용도로 활용될 수 있는데, 더 작은 나트륨 이온을 더 큰 칼륨 이온으로 치환시킴으로써 표면에서 압축 응력이 발생하고, 이는 투명성의 변화 없이 덮개 유리의 기계적 강도를 상당히 개선시킨다.
그러므로, 본 발명의 태양 전지에서, 표면층의 나트륨 이온 함량이 기판 유리의 총 나트륨 이온 함량에 비하여 낮아질 수 있도록 하기 위하여, 기판 유리의 나트륨 이온을 다른 양이온, 특히 칼륨 이온으로 표면 두께의 20 ㎛에 부분적으로 대체시킨다.
본 발명에 따른 태양 전지의 기판 유리는 좋기로는 1개 이상의 몰리브덴 층으로 피복되는데, 여기서 상기 몰리브덴층은 좋기로는 두께가 0.25 내지 3.0 ㎛이고, 좋기로는 두께가 0.5 내지 1.5 ㎛이다.
태양 전지는 좋기로는 실리콘 기반 박막 태양 전지이거나, 반도체 화합물 물질, 예컨대 CdTe, CIS 또는 CIGS 기반 박막 태양 전지이다.
더욱이, 기판 유리는 평판형, 곡선형, 구형 또는 원통형 박막 태양 전지일 수 있는 것으로 밝혀졌다.
본 발명의 태양 전지는 좋기로는 본질적으로 평판인 (편평) 태양 전지이거나, 또는 본질적으로 관형 태양 전지인데, 여기서 평판 기판 유리 또는 관형 기판 유리가 사용되는 것이 좋다. 본 발명의 태양 전지는 원칙적으로 기판 유리의 형태 또는 태양 전지의 형태에 관하여 어떠한 제한도 두지 않는다.
관형 태양 전지의 경우에, 태양 전지의 관형 기판 유리의 외경은 좋기로는 5 내지 100 mm이며, 관형 기판 유리의 벽두께는 좋기로는 0.5 내지 10 mm이다.
본 발명의 다른 한 가지의 양호한 실시 상태에 있어서, 태양 전지는 기능성 층을 구비한다. 태양 전지의 기능성 층은 좋기로는 전도성 및 투명 전도성 물질, 광민감성 반도체 화합물 물질, 완충 물질 및/또는 금속성 후면 전극 (back contact) 물질을 포함한다. 적어도 두 개의 태양 전지가 연속적으로 연결되는 경우에, 박막 태양광발전 모듈이 형성되고, 이는 특히 SiO2, 플라스틱 및 필름, 예컨대 EVA (에틸렌-비닐 아세테이트), 표면 코팅 층 및/또는 추가의 기판 유리로의 캡슐화에 의하여 환경적 영향으로부터 보호된다. 추가의 기판 유리는 태양 전지에 이미 존재하는 것과 동일한 기판 유리일 수 있고, 그렇지 않으면 이온 교환에 의하여 압축된 기판 유리와 같은 다른 기판 유리일 수도 있다.
태양 전지는 좋기로는 기판 유리에 적용되는 광활성 반도체 1개 이상을 구비하거나, >550℃의 온도에서 이미 코팅된 기판 유리를 구비한다. 상기 온도는 좋기로는 기판 유리의 유리 전이 온도 Tg보다 낮은 온도이다.
태양 전지는 좋기로는 아래의 실시예에서 예시적으로 설명하고 있는 반도체 화합물 기반 박막 태양 전지이다.
일반식 Cu(In1 - xGax)(S1 - ySey)2 의 CdTe 또는 CIGS 등의 II-VI 또는 I-III-VI 반도체 화합물을 기반으로 한 본 발명에 따른 박막 태양 전지는 선행 기술에 비하여 더욱 결정성이 우수하고, 이에 따라 개방 회로 전압이 증가되고 효율이 증가된다.
기판 유리에 박막층/패킷층의 형태로 적용되는 이들 반도체 화합물은 CIGS 의 경우 3성분계 화합물의 혼합에 의해 태양광의 스펙트럼에 잘 맷치되는 밴드 갭 (1.0 < Eg < 2.0 eV) 및 태양 전지에 사용하기 적합한 높은 입사광 흡수율 (흡수 계수 > 2 x 104 cm-1) 등의 중요한 전제를 만족한다.
용이하게 변화시킬 수 있는 Cu(In1 - xGax)(S1 - ySey)2 조성의 얇은 다중결정질층/패킷층은 원칙적으로 일련의 공정에 의하여 다수 단계로 제조될 수 있다 (예를 들어, 성분들의 동시 증기 증착, 그에 이은 반응 가스의 스퍼터링 (sputtering), CVD, MOCVD, 공증발, 전기 증착 또는 칼코겐 분위기 중의 추후의 가열 단계와 함께 액체 증착). 이와 같이, 층의 CIGS 층/패킷층은 고유 p 전도율을 가진다. 이러한 물질 시스템에서 p/n 정션 (junction)이 얇은 버퍼층 (예컨대, CdS층 등 몇 nm의 두께를 가지는 것), 추후에는 증착된 n-전도성 투명 산화물 (TCO = Transparent Conductive Oxides, 예컨대, ZnO 또는 ZnO(Al))을 도입함으로써 형성된다. 다른 자리의 흡수를 회피하기 위하여, 버퍼층은 매우 얇게 만들어지는 반면, TCO층은 전류의 실제적인 손실이 없는 출력을 보장하도록 하기 위하여 전기전도성이 높아야 한다.
제조 규모 또는 파일럿 실험 (pilot)에서 제조되는 Cu(In1 - xGax)(S1 - ySey)2 전지의 효율은 10 내지 15% 범위로 존재한다. 보통의 모듈 포맷은 전체적인 모듈 면역에 층의 균일성을 보장하면서 (두께, 조성물), 단일층 일체 방식으로 연속적으로 연결된 각 태양 전지가 60 x 120 cm2 정도로 크기를 가지도록 된 태양 전지로 만들어진다.
도 1은 Cu(In1 - xGax)(S1 - ySey)2 기반 pn 헤테로정션 (heterojunction)을 갖는 본 발명에 따른 평판 박막 태양 전지의 개요도를 예시적으로 나타내고 있다.
도 1에서 나타내고 있는 한 가지 실시 상태에 있어서, 표 2의 Glass 2 및 632℃의 Tg의 조성을 갖는 기판 유리를 플로트 방법에 의하여 제조하여, 시멘트화 카르바이드 커팅 도구를 사용하여 조각으로 절단하였다. 이러한 방식으로 얻은 기판 유리판을 표준 산업 공정으로 세정한 후 다음에 설명하는 층 시스템으로 피복하였다: 기판 유리/후면 전극 (스퍼터링 기술을 이용하여 몰리브덴)/흡수제 (CIGS, 스퍼터링 기술을 사용하여 적용되고, 이어서 "급속 열가공 (rapid thermal processing)", 단기간 RTP, Tannealing > 550℃를 사용하여 칼코겐 함유 대기에서 반응시킨 금속층)/버퍼층 (화학 물질 배쓰 증착법을 통하여 CdS)/윈도우층 (스퍼터링 기술을 사용하여 i-ZnO/ZnO:Al). 실시 상태에 따라서, 스크린프린팅에 의하여 적용된 프론트 그리드 또는 다양한 중간체 구맷치 단계를 통하여 모듈 또는 태양 전지, 일체형 연속 접속체를 얻었다. 기존의 소다 석회 유리 기판에서의 태양 전지에 비하여, 이러한 방식을 사용하여 15% 이상의 고효율이 달성되었다 (소다 석회 유리 기판을 사용한 태양 전지의 효율 = 15.5%; 기판 유리로서 Glass 2를 사용한 태양 전지의 효율 = 18%). 효율은 태양 시뮬레이터를 사용하여 전류-전위 곡선을 통하여 측정하였다.
도 2는 도 1의 구조를 본질적으로 보여주고 있는데, 여기서 연속적으로 연결된 박막 태양 전지 복수 개로 구성된 박막 태양 모듈은 캡슐화에 의하여 환경적 영향에 대하여 보호되고 있다. 구체적인 실시 상태에 있어서, 예를 들어 스퍼터링 기술에 의하여 SiN과 같은 배리어 층을 기판 유리와 후면 전극 층 사이에 적용할 수 있으며, 또한 Na 함유 중간층, 예를 들어 NaF를 증기 증착을 통하여 배면 전극층과 흡수제 층 사이에 적용할 수 있는데, 후자의 경우는 도 2에 제시하지는 않았다. 도 2의 추가의 층은 도 1의 것과 상응한다. 캡슐화를 수행하기 위하여, 예를 들어, EVA 필름과 같은 라미네이팅 필름 및 경화된 시판되는 덮개 유리, 예컨대 철함량이 낮은 소다 석회 유리를 일체형 연속 연결을 갖는 모듈 위에 배치하고 열 경화 단계를 통하여 라미네이팅할 수 있다. 전형적인 라미네이션 온도는 50 내지 200℃ 범위이다.
도 3은 원칙적으로 도 1과 동일한 반도체 화합물의 층 구조를 나타내고 있는데, 다만, 여기서는 기판 유리로서 내부 유리 관의 표면 (관 직경 약 15 내지 18 mm)은 더 큰 직경의 추가의 외부 유리 관에서의 태양 전지로 코팅되어 있고 (약 25 mm), 적당한 충전 액체 (예컨대, 실리콘 오일)가 내부 및 외부 관 사이에 설치되어 있다. 효율을 증가시키기 위하여, 관 뒤의 백색 반사판이 음영에서 필요할 수 있다.

예를 들어 문헌 DE 196 16 633 C1 및 DE 196 16 679 C1에서 알려진 바와 같이 기판 유리는, 제1항에 기재된 특징을 만족하고, 알루미노실리케이트 유리의 α20/300와 반도체의 열팽창계수와 맷치되는 한, 좋기로는 알루미노실리케이트 유리를 포함한다. 여기서 금속 몰리브덴인 전극층이 기판 유리에 적용된다. 실제 광활성 반도체는 이 위에 배치된다. 이 위에, 예를 들어 CdS로 이루어진 버퍼층이, 다시 그 위에 반도체를 통해 태양광이 투과할 수 있는 윈도우 (투명한 전도체층 (TCO))가 적용된다.
적합한 기판 유리가 충족해야 할 중요한 조건은 피복 공정에서의 우세한 온도로부터 기인한다. 층의 고증착률 또는 매우 높은 결정 품질을 달성하기 위하여, Cu(In1-xGax)(S1-ySey)2의 상평형도는 550℃ 이상의 온도가 필요함을 나타내고 있다. 온도가 높아질 수록, 특히 600℃ 이상의 온도는 증착률 및 층의 결정화율에 관하여 더욱 좋은 결과를 유도한다. 이러한 피복될 기판 유리는 조사 급원에 일반적으로 근접 배치되기 때문에, 특정 실시 상태에서는, 코팅 방법에 사용된 증발 급원 위에 매달리게 되기 때문에, 기판 유리는 매우 높은 열 저항성을 가져야 하는데, 즉 러프 가이드로서 유리의 DIN 52 324에 따라 유리 전이 온도 (Tg)는 적어도 550℃ 이상이어야 한다. Tg가 높아질 수록, Tg 온도 근처에서 코팅 중에 기판 유리의 변형의 위험은 더 낮아진다. Tg 미만의 공정 온도는 기판 유리에 응력이 도입되지 못하도록 막아서, CIGS 피복 공정에서 흔히 일어나는 신속한 냉각의 결과로서 층 시스템으로 응력이 도입되지 못하도록 막아준다.
유리 전이 온도 (Tg) 뿐만 아니라, DIN 52 312에 따르는 107.6 dPas의 유리 점도에서의 유리의 온도로 정의되는 연화 온도 (ST)까지의 점도 특성도 중요한데, Tg와 ST 사이의 매우 큰 차이 ("롱 글래스")는 600℃ 이상의 피복 온도에서 기판의 열 변형의 위험을 감소시켜 준다.
코팅 공정 후 냉각시에 층 시스템의 분리 (splitting-off)를 예방하기 위하여, 기판 유리는 후면 전극의 열팽창계수 (예를 들어, 몰리브덴, 약 5 x 10-6/K)와 맷치되어야 하고, 더 좋기로는 그 위에 증착된 반도체 층과 더 잘 맷치되어야 한다 (예를 들어, CIGS에 대하여는 약 8.5 x 10-6/K).
더욱이, 반도체의 결정 구조에 개선된 칼코겐이 혼입된 결과로서 태양 전지의 효율을 증가시키도록 나트륨이 반도체에 혼입될 수 있다는 것이 알려져 있다. 그러므로, 기판 유리는 기판 물질로서 작용할 뿐만 아니라, 부가 기능을 가지는데, 즉 시간 및 물리적 위치 측면 양자의 측면에서 (피복 영역에 균질하게) 나트륨을 표적화 방출시킨다는 것이 그것이다. 유리는 Tg 부근의 온도에서 나트륨 이온/원자를 방출시켜야 하는데, 이를 위하여 유리에서의 나트륨 이온의 증가된 운동성이 요구된다. 별법으로서, 나트륨 이온의 확산을 완전히 막는 배리어 층 (예컨대, Al2O3 층)을 몰리브덴으로 피복하기 전에 유리 표면에 적용할 수 있다. 그 다음, 나트륨 이온은 다른 공정 단계로 별도로, 예컨대 NaF2 형태로 첨가하여야 하는데, 이렇게 하면 공정에 걸리는 시간 및 비용이 많이 든다.
뿐만 아니라, 태양 전지의 보통 위치 (야외) 및 제조 과정에서 사용될 수 있는 공격적 시약 때문에, 환경적 영향, 특히 물 (습기, 수분, 빗물)에 대한 충분한 화학적 내성을 위하여 주의를 기울여야 한다. 층들 자체는 SiO2, 플라스틱, 표면 코팅 및/또는 덮개 유리로 캡슐화함으로써 환경으로부터 보호된다.
아래의 표 1은 본 발명의 태양 전지에 적합한, 선행 기술에 비교한 CIGS 박막 태양 전지용 기판 유리의 특성을 나타내고 있다.

놀랍게도, 붕소 및 바륨 무함유 알루미노실리케이트 유리는 특히 박막 태양광발전용 기판 유리로서 사용하기 위한 요구 조건을 만족하는데, 왜냐하면 예를 들어, 고온 CIGS 제조 기술에서, 피복 동안에 기판 유리 온도가 최대 700℃까지 이르기 때문이다. 특히, 기판 유리의 본 발명에 따른 특성을 사용하여 선행 기술보다 2% 이상 더 높은 CIGS 박막 태양 전지의 효능을 달성할 수 있었는데, 즉, 기존의 기판 유리를 사용하였을 때의 12% 대신에 본 발명에서는 14% 효율을 달성하였다.
이들 유리는, 알칼리 금속 및/또는 알칼리 토금속 성분의 질산화물, 예컨대 KNO3, Ca(NO3)2가 사용된 경우, 산화 조건 하에 용융시 버블 (bubble) 함량에 관하여 매우 높은 균질성을 가짐이 놀랍게도 발견되었다.
대형 버블, 즉, 육안으로 보았을 때 식별 가능한 버블 (직경 >80 ㎛)은 에지 길이 10 cm의 유광 유리 큐브에서 육안을 사용하여 계수한다. 더 작은 버블의 크기 및 개수는 400-500 x 배율의 현미경을 사용하여 양호한 표면 광택의 10 cm x 10 cm x 0.1 cm 유리판 위에서 측정/계수한다.
아래의 표 2에 실시예를 제공한다 (몰%로 나타낸 유리의 조성).
유리들은 4리터 들이 백금 도가니 중에서 통상의 원료, 즉, 카르보네이트, 니트레이트, 플루오라이드 및 성분들의 산화물로부터 용융된다. 원료 물질은 8시간 동안 1580℃의 용융 온도에 도입되고, 추후에 14시간 동안 이 온도에서 유지된다. 그 이후 유리 용융물을 8시간 동안 1400℃로 교반하면서 냉각시키고, 이어서 500℃로 예열한 그래파이트 몰드로 캐스팅한다. 이러한 캐스팅 몰드를 캐스팅한 직후 650℃로 예열한 냉각 오븐으로 도입하고, 실온에서 5℃/분으로 냉각시킨다. 측정에 필요한 유리 표본을 이 블록으로부터 절단한다.
기지의 전형적인 유리 특성의 측정 방법 외에, 전도율의 측정이 특히 중요하다. 유전율 측정은 퍼마 노보콘트롤 림버그 (Firma Novocontrol, Limburg)사로부터의 임피던스 스펙트로미터 알파-분석기와, 관련 온도 제어 장치를 사용하여 수행하였다. 측정에 있어서, 보통 직경 40 mm와 두께 약 0.5 내지 2 mm의 유리 표본의 둥근 판을 전도성 은 전극 양쪽에 제공한다. 표본을 표본 고정기에 있는 길디드 브라스 컨택트를 사용하여 윗면 및 아랫면에 고정하고 냉동실에 보관하였다. 전기 저항 및 용량은 주파수 및 온도의 함수로서 브릿지의 밸런싱에 의하여 측정할 수 있다. 기지의 기하학적 구조의 경우, 물질의 전도율 및 유전율 상수를 측정할 수 있다.

본 발명의 태양 전지에 적합한 기판 유리의 몰%로 나타낸 유리 조성, 몰비 및 특성의 예
실온에서 비교적 높은 전기전도율 (보통 25℃에서 10-14 내지 10-17 S/cm 범위의 유리에 대한 값)과, 전도율의 높은 온도 의존성 및 모든 예시적인 유리 상에서 측정된 낮은 활성화 에너지 (<1 eV)는 이들 기판 재료의 높은 나트륨 이온 이동성의 척도가 된다. 또한, 아레니우스 그래프 (도 4; 실시예 2 = Glass 2; 실시예 3 = Glass 3)에서 전기전도율의 온도 의존적인 특징을 볼 수 있는데, 상기 그래프에서는 상당량의 K+이 존재함에도 불구하고, 한 가지 표본, 즉 Na+만이 전도성을 결정한다.
유리는 선행 기술에 비하여 약 100 내지 150℃의 온도에서 변형되지 않고 사용될 수 있을 뿐만 아니라, 증가된 나트륨 이온 이동성에 기인하여 CIGS 등의 I-III-VI2 반도체 화합물의 결정화 공정을 위한 신뢰성 있는 도펀트 급원인 것임이 밝혀졌고, 이들 반도체 화합물은 약 100 내지 150℃ 더 높은 온도 범위에서 더 높은 정도의 무결함도로 성장할 수 있다.
이러한 높은 이동성은, 나트륨 이온은 결정화 구역에 도달하기 전에 기판 유리 상의 0.5 내지 1 ㎛ 두께 몰리브덴 층으로 통하여 확산될 수 있어야 하고/있거나 반도체 층으로 성장하기 전에 나트륨 이온으로서 증기상으로부터 이동할 수 있어야 한다는 점을 고려하는 경우, 반도체 화합물 층, 특히 CIGS 층의 결정 성장에 전제 조건이며, 달성될 수 있는 태양광발전 성능에도 전제 조건이다.
반도체 결정내로 칼코겐이 혼입되는 것에 대한 나트륨 이온의 양성 효과는 개선된 결정 구조와 결정 밀도를 생성시킬 뿐 아니라, 결정 크기 및 배향에도 영향을 미친다. 나트륨 이온은 시스템의 입자 경계에도 혼입되어, 이번에는 입자 경계의 전하 캐리어 재조합의 감소에도 기여할 수 있다. 이러한 현상은 자동적으로 상당히 개선된 반도체 특성을 유도하며, 특히 벌크 재료에서의 재조합의 감소에 기여하므로, 증가된 개방 회로 전위에도 기여하게 된다. 이는 자연적으로 특히 태양 스펙트럼이 전기력으로 전환되는 효율로서 드러나게 된다.
이러한 기판 유리 중의 이온 이동성은, 좋기로는 산성 또는 알칼리성 용액 중의 표면 처리에 의하여, 예컨대 비교적 고온 또는 일정한 나트륨 이온의 확산 또는 표면으로부터 나트륨 이온의 더욱 일정한 증발이 존재하는 것보다 더 일찍 이온 이동성이 발생하도록 하는 방식으로 긍정적인 방식으로 더욱 영향을 미칠 수 있다.
더욱이, 박막 태양 전지의 효율은 태양 전지가 제1항에 따른 특징을 가지는 1개 이상의 Na2O 함유 다성분 기판 유리를 구비하고, 상이 분리되지 않으며, β-OH의 함량이 25 내지 80 mMol/l인 경우에, 간편한 방식으로 달성할 수 있다는 것이 놀랍게도 밝혀졌다. 제1항에 따른 특징이라 함은, 상기 1개 이상의 Na2O 함유 다성분 기판 유리는 B2O3 1 중량% 미만과, BaO 1 중량% 미만과, CaO + SrO + ZnO 총 3 중량% 미만을 함유하고, 상기 기판 유리 성분의 몰비 (Na2O+K2O)/(MgO+CaO+SrO+BaO)는 0.95보다 크며, 상기 기판 유리 성분의 몰비 SiO2/Al2O3는 7 미만이며, 기판 유리의 유리 전이 온도 (Tg)는 550℃보다 높고, 특히 600℃보다 높은 것을 말한다.
기판 유리는 본 발명의 목적상 컨디셔닝 실험 후 100 x 100 n㎡ 표면적에서 표면 결함을 10 이하, 좋기로는 5 이하 가지는 경우에 상분리되지 않는다. 컨디셔닝 실험은 다음과 같이 수행하였다. 시험될 기판 유리 표면을 15 내지 50 ml/분의 범위의 압축 공기류에 500 내지 600℃에 노출시키고, 5분 내지 20분의 시간 동안 5 내지 25 ml/분의 범위의 이산화황 기체 (SO2)류에 노출시킨다. 유리의 유형에는 관계없이, 이러한 처리는 기판 유리 상의 결정 피복을 형성시킨다. 결정 피복을 세척한 후 (예를 들어, 표면이 더 이상 공격받지 않도록 물 또는 산성 수용액 또는 염기성 수용액을 사용하여), 기판 유리 표면의 단위면적당 표면 결함을 현미경으로 측정한다. 표면 결함이 100 x 100 ㎡의 표면적에서 10 미만, 특히 5 미만으로 존재하는 경우에, 기판 유리는 상분리되지 않은 것으로 간주한다. 직경 > 5 nm 미만의 모든 표면 결함을 계수하도록 한다.
기판 유리의 β-OH 함량은 다음과 같이 측정하였다. 2700 nm에서 OH 신장 진동을 통한 물의 정량 측정을 위한 장치는 시판되는 니콜렛 FTIR 스펙트로미터 [Nicolet FTIR spectrometer; 컴퓨터 장치 장착]이었다. 2500 내지 6500 nm 범위의 파장에서의 흡수를 측정하여 2700 nm에서의 최대 흡수치를 측정하였다. 흡수 계수 α를 표본 두께 d, 순수한 투과율 Ti 및 반사 계수 P를 사용하여 계산하였다.
α = 1/d*lg(1/Ti) [cm-1]
[상기 식에서, Ti = T/P (T는 투과율)이다].
더욱이, 수분 함량은 c = α/e로부터 계산하는데, 상기 식에서 e는 실제 소광 계수 [l*mol-1*cm-1]이고, 전술한 평가 범위에 대해서는 H2O의 몰을 기준으로 e = 110 l*mol-1*cm-1 의 상수로서 사용된다. e 값은 문헌 [H. Frank and H. Scholze in "Glastechnischen Berichten", Volume 36, No. 9, page 350]에 기재된 연구로부터 얻는다.
Claims (18)
1개 이상의 Na2O 함유 다성분 기판 유리를 포함하고, 상기 기판 유리는 B2O3 1 중량% 미만과, BaO 1 중량% 미만과, CaO + SrO + ZnO 총 3 중량% 미만을 함유하고, 상기 기판 유리 성분의 몰비 (Na2O+K2O)/(MgO+CaO+SrO+BaO)는 0.95보다 크며, 상기 기판 유리 성분의 몰비 SiO2/Al2O3는 7 미만이며, 기판 유리의 유리 전이 온도 (Tg)는 550℃보다 높고, 특히 600℃보다 높은 것인 박막 태양 전지.
제1항에 있어서, 상기 기판 유리는 B2O3 0.5 중량% 미만을 함유하고, 특히 불가피한 미량 이외에는 B2O3를 함유하지 않는 것이 특징인 태양 전지.
제1항 또는 제2항에 있어서, 상기 기판 유리는 BaO 0.5 중량% 미만을 함유하고, 특히 불가피한 미량 이외에는 BaO를 함유하지 않는 것이 특징인 태양 전지.
제1항 내지 제3항 중 적어도 하나의 항에 있어서, 상기 기판 유리는 CaO + SrO + ZnO를 총 2 중량% 미만 함유하는 것이 특징인 태양 전지.
제1항 내지 제4항 중 적어도 하나의 항에 있어서, 상기 기판 유리는 Na2O를 5% 이상 함유하고, 특히 Na2O를 8 중량% 이상 함유하는 것이 특징인 태양 전지.
제1항 내지 제5항 중 적어도 하나의 항에 있어서, 상기 기판 유리 성분의 몰비 (Na2O+K2O)/(MgO+CaO+SrO+BaO)는 6.5 미만인 것이 특징인 태양 전지.
제1항 내지 제6항 중 적어도 하나의 항에 있어서, 상기 기판 유리 성분의 몰비 SiO2/Al2O3는 5보다 크고 6보다 작은 것이 특징인 태양 전지.
제1항 내지 제7항 중 적어도 하나의 항에 있어서, 상기 기판 유리의 20 내지 300℃ 온도 범위에서의 열팽창 계수 α20/300는 7.5 x 10-6/K보다 높고, 특히 8.0 x 10-6/K 내지 9.5 x 10-6/K인 것이 특징인 태양 전지.
제1항 내지 제8항 중 적어도 하나의 항에 있어서, 상기 기판 유리의 전기전도율은 25℃에서 17 x 10-12 S/cm보다 높고, 250℃에서의 기판 유리의 전기전도율은 25℃에서의 전기전도율보다 104 배 더 크고, 좋기로는 105 배 더 크며, 특히 좋기로는 106 배 더 큰 것이 특징인 태양 전지.
제1항 내지 제9항 중 적어도 하나의 항에 있어서, 상기 기판 유리 중의 나트륨 이온은 표면층의 나트륨 이온 함량이 기판 유리의 전체 나트륨 이온 함량에 비하여 감소될 수 있도록 적어도 부분적으로는 다른 양이온, 특히 칼륨 이온으로 표면에서 20 ㎛까지 치환되어 있는 것이 특징인 태양 전지.
제1항 내지 제10항 중 적어도 하나의 항에 있어서, 상기 기판 유리는 다음 성분을 몰% 단위로 포함하고,
SiO2 63 ~ 67.5
Al2O3 10 ~ 12.5
Na2O 8.5 ~ 15.5
K2O 2.5 ~ 4.0
MgO 3.0 ~ 9.0
CaO + SrO + ZnO 0 ~ 2.5

제1항 내지 제11항 중 적어도 하나의 항에 있어서, 상기 기판 유리는 1개 이상의 몰리브덴층으로 피복되어 있고, 이 층은 좋기로는 두께가 0.25 내지 3.0 ㎛이며, 특히 좋기로는 두께가 0.5 내지 1.5 ㎛인 것이 특징인 태양 전지.
제1항 내지 제12항 중 적어도 하나의 항에 있어서, 상기 태양 전지는 실리콘 기반 박막 태양 전지, 또는 CdTe, CIS 또는 CIGS 등의 반도체 화합물 기반 박막 태양 전지인 것이 특징인 태양 전지.
제1항 내지 제13항 중 적어도 하나의 항에 있어서, 상기 태양 전지는 평판형, 곡선형, 구형 또는 원통형 박막 태양 전지인 것이 특징인 태양 전지.
제1항 내지 제14항 중 적어도 하나의 항에 있어서, 상기 태양 전지는 도체 및 투명 도체 물질, 광민감성 반도체 화합물 물질, 완충 물질 및/또는 금속성 후면 전극 (back contact) 물질을 포함하는 기능성 층들을 구비하는 것이 특징인 태양 전지.
제1항 내지 제15항 중 적어도 하나의 항에 있어서, 2개 이상의 태양 전지가 연속적으로 연결되어 태양광 발전 모듈을 형성하고, 특히 SiO2, 플라스틱, 특히 EVA (에틸-비닐 아세테이트), 표면 코팅 및/또는 추가의 기판 유리로 캡슐화시킴으로써 환경적 영향에 대하여 보호되어 있는 것이 특징인 태양 전지.
제1항 내지 제16항 중 적어도 하나의 항에 있어서, 상기 태양 전지는 >550℃의 온도에서 기판 유리에 적용되거나 이미 기판 유리에 피복되어 있는 1개 이상의 광활성 반도체를 구비하고 있는 것이 특징인 태양 전지.
제1항 내지 제17항 중 적어도 하나의 항에 있어서, 상기 기판 유리는 상분리되지 않은 것이고, β-OH 함량이 25 내지 80 mMol/ℓ인 것이 특징인 태양 전지.
