Abstract
(해결 수단) 세라믹 유전체 기판과, 상기 세라믹 유전체 기판을 지지하는 금속제의 베이스 플레이트와, 상기 세라믹 유전체 기판과 상기 베이스 플레이트 사이에 형성되어 수지 재료를 포함하는 접합층을 구비하고, 이하의 제 1~제 6 조건 중 적어도 어느 하나를 충족하는 것을 특징으로 하는 정전 척.
제 1 조건: -60℃에 있어서의 상기 접합층의 신장률 α1은 120% 이상이다.
제 2 조건: 25℃에 있어서의 상기 접합층의 신장률 α2에 대한 상기 신장률 α1의 비 α1/α2는 0.60 이상이다.
제 3 조건: -60℃에 있어서의 상기 접합층의 접합 강도 β1은 0.4㎫ 이상 10㎫ 이하이다.
제 4 조건: 25℃에 있어서의 상기 접합층의 접합 강도 β2에 대한 상기 접합 강도 β1의 비 β1/β2는 0.6 이상 10 이하이다.
제 5 조건: -60℃에 있어서의 상기 접합층의 탄성률 γ1은 0.1㎫ 이상 10㎫ 이하이다.
제 6 조건: 25℃에 있어서의 상기 접합층의 탄성률 γ2에 대한 상기 탄성률 γ1의 비 γ1/γ2는 0.6 이상 30 이하이다.

Claims (13)
- 세라믹 유전체 기판과,
상기 세라믹 유전체 기판을 지지하는 금속제의 베이스 플레이트와,
상기 세라믹 유전체 기판과 상기 베이스 플레이트 사이에 형성되어 수지 재료를 포함하는 접합층을 구비하고,
이하의 제 1 조건 내지 제 4 조건을 충족하거나, 혹은 제 3 조건 내지 제 6 조건을 충족하거나, 혹은 제 1 조건, 제 2 조건, 제 5 조건 및 제 6 조건을 충족하는 것을 특징으로 하는 정전 척.
제 1 조건: -60℃에 있어서의 상기 접합층의 신장률 α1은 120% 이상이다.
제 2 조건: 25℃에 있어서의 상기 접합층의 신장률 α2에 대한 상기 신장률 α1의 비 α1/α2는 0.60 이상이다.
제 3 조건: -60℃에 있어서의 상기 접합층의 접합 강도 β1은 0.4㎫ 이상 10㎫ 이하이다.
제 4 조건: 25℃에 있어서의 상기 접합층의 접합 강도 β2에 대한 상기 접합 강도 β1의 비 β1/β2는 0.6 이상 10 이하이다.
제 5 조건: -60℃에 있어서의 상기 접합층의 탄성률 γ1은 0.1㎫ 이상 10㎫ 이하이다.
제 6 조건: 25℃에 있어서의 상기 접합층의 탄성률 γ2에 대한 상기 탄성률 γ1의 비 γ1/γ2는 0.6 이상 30 이하이다. - 삭제

상기 접합 강도 β1은 0.4㎫ 이상 2.0㎫ 이하인 것을 특징으로 하는 정전 척. - 제 1 항 또는 제 6 항에 있어서,
상기 비 β1/β2는 0.8 이상 10 이하인 것을 특징으로 하는 정전 척. - 제 1 항 또는 제 6 항에 있어서,
상기 탄성률 γ1은 0.3㎫ 이상 0.9㎫ 이하인 것을 특징으로 하는 정전 척. - 제 1 항 또는 제 6 항에 있어서,
상기 비 γ1/γ2는 0.8 이상 30 이하인 것을 특징으로 하는 정전 척. - 제1항에 있어서,
상기 세라믹 유전체 기판은 산화알루미늄, 질화알루미늄, 탄화규소, 질화규소, 및 산화이트륨 중 적어도 1개를 포함하는 것을 특징으로 하는 정전 척. - 제 11 항에 있어서,
상기 세라믹 유전체 기판은 산화알루미늄을 포함하는 것을 특징으로 하는 정전 척. - 제1항에 있어서,
상기 수지 재료는 실리콘을 포함하는 것을 특징으로 하는 정전 척.
