Description

표적 영역을 조사하는 레이저 펄스의 수는 약 1 내지 약 2000개의 범위 내에 있을 수 있다. 일 형태에서, 반도체 표적 영역을 조사하는 레이저 펄스의 수는 약 2 내지 약 1000개일 수 있다. 더욱이, 펄스의 주파수의 반복율은 약 10Hz 내지 약 10μHz의 범위, 또는, 약 1kHz 내지 약 1MHz의 범위, 또는, 약 10Hz 내지 1kHz의 범위 내에 있도록 선택될 수 있다. 더욱이, 각 레이저 펄스의 플루언스는 약 1 kJ/m2 내지 약t 20 kJ/m2의 범위, 또는, 약 3 kJ/m2 내지 약 8 kJ/m2의 범위 내에 놓일 수 있다. 레이저의 플루언스는 텍스처 영역의 특징부의 크기에 관련된다. 평균적으로, 낮은 레이저 플루언스는 작은 특징부로, 높은 레이저 플루언스는 큰 특징부로 나타난다. 표면 모폴로지에 영향을 미칠 수 있는 다른 요인은 조사되는 반도체 표면에 대한 레이저 편광 및 레이저 전파 방향을 포함한다.
더욱이, 반도체 물질이 레이저 처리되는 환경은 특징부의 크기에 대한 영향을 가질 수 있다. 예를 들어, 액체 상태에서 반도체 물질을 레이저 조사하면 가스 상태에서의 레이저 조사에 비해 작은 특징부가 생성된다. 다른 예는 진공 상태, 제어되는 가스를 이용한 챔버 내, 제어되지 않는 개방된 에어 환경, 표면 위에 하나 이상의 가스가 유동하는 오픈 에어 환경, 등에서의 레이저 조사를 포함한다. 액체 상태에서 반도체 물질을 레이저 조사하는 프로세스는 2008년 2월 27일자 미국특허출원 제12/038,209호에 설명되어 있고, 그 내용 전체는 여기에 참고자료로 포함된다.
설명한 바와 같이, 레이저 손상을 갖는 반도체 물질의 일부분 제거는 소자의 성능을 개선시킬 수 있다. 이러한 레이저 손상 제거는 다양한 기술을 통해 실현될 수 있다. 특정 손상 물질 제거 기술은 제한적인 것으로 판단해서는 안되며, 이러한 모든 기술이 본 범위 내에 잇는 것으로 간주된다. 이러한 기술은 예를 들어, 적어도 약 30초의 지속시간동안 500℃보다 높은 온도까지 레이저 처리 후 기판을 어닐링하는 단계를 포함할 수 있다. 고려되는 다른 예는 식각 기술을 통해 결함의 다수를 지닌 반도체 물질의 일부분을 제거하는 것이다. 예를 들어, 결정질 결함이 반도체 물질의 첫번째 300nm 내에 위치할 경우, 습식 또는 건식 식각 단계를 수행하여 이러한 300nm 손상층을 제거할 수 있다. 식각 화합물의 비-제한적 예는 플루오르화 수소산, 질산, 염산, 인산, 아세트산, 수산화 칼륨, 수산화 나트륨, 등을 포함할 수 있고, 그외 다른 알려진 산 및 염기를 포함할 수 있다.
다른 제거 예에서, 결함은 손상 영역을 실리콘 다이옥사이드로 변환하고 실리콘 다이옥사이드층을 플루오르화 수소산 식각으로 식각 또는 박리함으로써 제거될 수 있고, 따라서, 결함없는 단결정 물질을 남기게 된다. 결함은 애블레이션, 폴리싱, 등에 의해서도 제거될 수 있다.

Claims (30)
- 광전자 소자 형성 방법에 있어서,
반도체 물질 내에 제 1 도핑 영역을 형성하는 단계와,
상기 제 1 도핑 영역 및 제 2 도핑 영역이 정션을 형성하도록 상기 반도체 물질 내에 제 2 도핑 영역을 형성하는 단계와,
상기 정션과 연계된, 그리고, 전자기 복사와 상호작용하도록 구성된, 레이저 텍스처 영역을 형성하도록 상기 반도체 물질의 표적 영역을 레이저 처리하는 단계와,
상기 광전자 소자가 500mV 내지 800mV의 오픈 회로 전압을 갖도록, 레이저 텍스처 영역의 표면 토폴로지를 유지하면서, 레이저 텍스처 영역의 레이저 손상 영역의 적어도 일부분을 제거하는 단계를 포함하는
광전자 소자 형성 방법. - 제 1 항에 있어서,
상기 레이저 손상 영역으로부터 레이저 손상이 제거되어, 상기 광전자 소자가 600mV 내지 700mV의 오픈 회로 전압을 갖게 되는,
광전자 소자 형성 방법. - 제 1 항에 있어서,
레이저 손상 영역의 제거는 어닐링, 습식 식각, 건식 식각, 애블레이션, 폴리싱, 또는 이들의 조합으로 구성되는 그룹으로부터 선택되는 기술에 의해 수행되는

상기 정션과 연계된, 그리고, 전자기 복사와 상호작용하도록 구성된 레이저 처리 영역 - 상기 레이저 처리 영역으로부터 레이저 손상 영역의 적어도 일부분이 제거되어 광전자 소자가 500mV 내지 800mV의 오픈 회로 전압을 갖게 됨 - 을 포함하는
광전자 소자. - 제 10 항에 있어서,
상기 레이저 처리 영역으로부터 레이저 손상이 제거되어, 상기 광전자 소자가 600mV 내지 700mV의 오픈 회로 전압을 갖게 되는
