Abstract

Description
본 명세서에 기술된 발명은 미국 에너지부에 의해 지급되는 계약 번호 DE-FC36-07GO17043 하에서의 정부 지원을 받아 이루어졌다. 정부는 본 발명에서 소정의 권리를 가질 수 있다.
본 발명의 실시예는 재생 에너지의 분야이고, 특히 배면-접점 태양 전지(back-contact solar cell)의 접점을 형성하는 방법이다.
태양 전지로서 통상적으로 알려진 광전지(photovoltaic cell)는 태양 방사선을 전기 에너지로 직접 변환하기 위한 잘 알려진 장치이다. 일반적으로, 태양 전지는 기판의 표면 근방에 p-n 접합을 형성하기 위해 반도체 가공 기술을 사용하여 반도체 웨이퍼 또는 기판 상에 제조된다. 기판의 표면 상에 충돌하여 기판 내로 들어가는 태양 방사선은 기판의 벌크에서 전자 및 정공 쌍을 생성한다. 전자 및 정공 쌍은 기판에서의 p-도핑된 영역 및 n-도핑된 영역으로 이동하고, 이에 의해 도핑된 영역들 사이에 전압차를 발생시킨다. 도핑된 영역들은, 전지로부터의 전류를 전지에 결합된 외부 회로로 보내기 위해, 태양 전지 상의 전도성 영역들에 연결된다.

배면-접점 태양 전지의 접점을 형성하는 방법이 본 명세서에서 기술된다. 이하의 설명에서는, 본 발명의 실시예에 대한 철저한 이해를 제공하기 위해 특정의 공정 흐름 작업과 같은 다수의 구체적인 상세 사항이 기재된다. 당업자에게는 이들 구체적인 상세 사항 없이 본 발명의 실시예가 실시될 수 있다는 것이 명백할 것이다. 다른 경우에, 본 발명의 실시예를 불필요하게 불명료하게 하지 않기 위해 리소그래피 및 패턴화 기법과 같은 잘 알려진 제조 기법이 상세히 기술되지는 않는다. 또한, 도면에 도시된 다양한 실시예가 예시적인 표현이고 반드시 축척대로 그려져 있지 않다는 것을 이해할 것이다.
배면-접점 태양 전지의 접점을 형성하는 방법이 본 명세서에서 개시된다. 일 실시예에서, 방법은 기판 상에 얇은 유전체 층을 형성하는 단계를 포함한다. 얇은 유전체 층 상에 폴리실리콘 층이 형성된다. 고체 상태 p-형 도펀트 소스가 폴리실리콘 층 상에 형성 및 패턴화된다. 패턴화는 고체 상태 p-형 도펀트 소스의 복수의 영역들 사이의 폴리실리콘 층의 영역들을 노출시킨다. 폴리실리콘 층의 노출된 영역들 및 고체 상태 p-형 도펀트 소스의 복수의 영역들 위에 n-형 도펀트 소스 층이 형성된다. n-형 도펀트 소스를 형성하는 단계는 고체 상태 p-형 도펀트 소스의 복수의 영역들 사이에 복수의 n-형 도펀트-함유 폴리실리콘 영역들을 형성하기 위해, n-형 도펀트 소스 층으로부터의 도펀트를 폴리실리콘 층의 노출된 영역 내로 적어도 부분적으로 강제 주입시키는 단계를 포함한다. 복수의 p-형 도핑된 폴리실리콘 영역들 사이에 복수의 n-형 도핑된 폴리실리콘 영역들을 제공하도록 기판이 가열된다.
다른 실시예에서, 방법은 또한 먼저 기판 상에 얇은 유전체 층을 형성하는 단계를 포함한다. 얇은 유전체 층 상에 폴리실리콘 층이 형성된다. 고체 상태 p-형 도펀트 소스가 폴리실리콘 층 상에 형성 및 패턴화된다. 패턴화는 고체 상태 p-형 도펀트 소스의 복수의 영역들 사이의 폴리실리콘 층의 영역들을 노출시킨다. 기판이 반응 챔버 내에 로딩되고, 반응 챔버로부터 기판을 제거함이 없이, 폴리실리콘 층의 노출된 영역들 위에 그리고 고체 상태 p-형 도펀트 소스의 복수의 영역들 위에 n-형 도펀트 소스 층이 형성된다. 또한, 고체 상태 p-형 도펀트 소스의 복수의 영역들 사이에 복수의 n-형 도펀트-함유 폴리실리콘 영역들을 형성하기 위해, 도펀트가 n-형 도펀트 소스 층으로부터 폴리실리콘 층의 노출된 영역들 내로 적어도 부분적으로 강제 주입된다. 기판이 반응 챔버로부터 제거된다. 그 후에, 복수의 p-형 도핑된 폴리실리콘 영역들 사이에 복수의 n-형 도핑된 폴리실리콘 영역들을 제공하도록 기판이 가열된다.
배면-접점 태양 전지의 접점의 형성은, 태양 전지의 배면측에서 p-형 및 n-형 도핑된 영역들의 어레이 위에 형성된 반사 방지 코팅(anti-reflective coating, ARC) 층을 관통하는 구멍 또는 개구를 형성하기 위해, 레이저 융삭을 사용하여 수행될 수 있다. 이어서, p-형 및 n-형 도핑된 영역들의 어레이와의 전기적 결합을 제공하기 위해 금속 접점과 같은 전도성 접점이 개구 내에 형성될 수 있다. 그러나, 빠르고 신뢰할 수 있는 레이저 융삭 공정을 용이하게 하기 위해, p-형 및 n-형 도핑된 영역들 위에서의 총 유전체 두께가 얇고 p-형 및 n-형 도핑된 영역들 둘 모두의 위에서 비교적 동일한 것을 보장하는 것이 바람직할 수 있다. 총 유전체 두께는 ARC 층에, 붕소 규산염 유리(borosilicate glass, BSG) 및 인 규산염 유리(phosphosilicate glass, PSG)(사용되는 경우)처럼 고체 상태 도펀트 소스 막과 같은 p-형 및 n-형 도핑된 영역들 위에 형성된 임의의 다른 유전체 층을 더한 두께를 포함할 수 있다.
본 발명의 실시예에 따르면, PSG 고체 상태 도펀트 소스를 사용한 n-형 도핑된 영역에 대한 도핑 작업이 POCl3 침착 작업으로 대체되어, O2와의 혼합 시에 P2O5의 층을 형성한다. 이러한 도핑 작업의 수정은 p-형 및 n-형 도핑된 영역들의 어레이를 형성하는 데 필요한 공정 작업들의 총 개수를 감소시킬 수 있고, p-형 및 n-형 도핑된 영역들 위의 총 유전체 두께가 얇고 p-형 및 n-형 도핑된 영역들 둘 모두 위에서 비교적 동일한 것을 보장하기 위해 강제 주입을 최적화하는 데 도움을 줄 수 있다. 또한, 일 실시예에서, 도핑 소스 침착 및 적어도 부분적인 강제 주입이 공정 도구의 단일 챔버에서 공정 챔버 내로의 단일 도입만으로 수행된다.

소정 실시예에서, 얇은 유전체 층(202)은 이산화규소로 구성되고, 대략 5 내지 50 옹스트롬의 범위에 있는 두께를 갖는다. 일 실시예에서, 얇은 유전체 층(202)은 터널링(tunneling) 산화물 층으로서 작용한다. 소정 실시예에서, 기판(200)은 n-형 도핑된 단결정 규소 기판과 같은 벌크 단결정 기판이다. 그러나, 대안적인 실시예에서, 기판(200)은 태양 전지 기판 전체 상에 배치된 다결정 규소 층을 포함한다.

흐름도(300)의 작업(322) 및 대응하는 도 2k를 참조하면, 소정 실시예에서, 배면-접점 태양 전지의 접점을 형성하는 방법은 레이저 융삭에 의해, 복수의 n-형 도핑된 폴리실리콘 영역(220)들에 대한 그리고 복수의 p-형 도핑된 폴리실리콘 영역(222)들에 대한 복수의 접점 개구(226)들을 형성하는 단계를 선택적으로 추가로 포함한다. 일 실시예에서, 도 2k에 도시된 바와 같이, n-형 도핑된 폴리실리콘 영역(220)들에 대한 접점 개구(226)는 p-형 도핑된 폴리실리콘 영역(222)들에 대한 접점 개구와 실질적으로 동일한 높이를 갖는다.
도 2l을 참조하면, 소정 실시예에서, 배면-접점 태양 전지의 접점을 형성하는 방법은 복수의 접점 개구(226)들에 있고 복수의 n-형 도핑된 폴리실리콘 영역(220)들에 그리고 복수의 p-형 도핑된 폴리실리콘 영역(222)들에 결합되는 전도성 접점(228)들을 형성하는 단계를 선택적으로 추가로 포함한다. 소정 실시예에서, 전도성 접점(228)은 금속으로 구성되고, 침착, 리소그래피, 및 에칭 접근법에 의해 형성된다.

Claims (22)
- 배면-접점 태양 전지(back-contact solar cell)의 접점을 형성하는 방법으로서,
기판 상에 얇은 유전체 층을 형성하는 단계;
얇은 유전체 층 상에 폴리실리콘 층을 형성하는 단계;
폴리실리콘 층 상에 고체 상태 p-형 도펀트 소스를 형성 및 패턴화하는 단계 - 패턴화하는 단계는 고체 상태 p-형 도펀트 소스의 복수의 영역들 사이에서 폴리실리콘 층의 영역들을 노출시킴 - ;
폴리실리콘 층의 노출된 영역들 및 고체 상태 p-형 도펀트 소스의 복수의 영역들 상에 n-형 도펀트 소스 층을 형성하는 단계 - 형성하는 단계는 고체 상태 p-형 도펀트 소스의 복수의 영역들 사이에 복수의 n-형 도펀트-함유 폴리실리콘 영역들을 형성하기 위해, n-형 도펀트 소스 층으로부터의 도펀트를 폴리실리콘 층의 노출된 영역 내로 적어도 부분적으로 강제 주입시키는 단계를 포함함 - ; 및 그 후에,
폴리실리콘 층의 도펀트를 활성화시킴으로써 복수의 p-형 도핑된 폴리실리콘 영역들 사이에 복수의 n-형 도핑된 폴리실리콘 영역들을 제공하도록 기판을 가열하는 단계를 포함하고,
가열하는 단계 이전에, n-형 도펀트 소스 층 및 고체 상태 p-형 도펀트 소스의 복수의 영역들을 제거하는 단계를 포함하는 방법. - 제1항에 있어서, n-형 도펀트 소스 층을 형성하는 단계 이후에 그리고 기판을 가열하는 단계 이전에, 복수의 n-형 도펀트-함유 폴리실리콘 영역들과 고체 상태 p-형 도펀트 소스의 복수의 영역들 사이에 트렌치(trench)를 형성하는 단계 - 트렌치는 폴리실리콘 층에, 얇은 유전체 층에, 그리고 부분적으로 기판에 형성됨 - ; 및
트렌치를 형성하는 단계 이후에 그리고 기판을 가열하는 단계 이전에, 트렌치에 의해 노출된 기판의 부분을 텍스처화(texturizing)하는 단계를 추가로 포함하는 방법. - 제2항에 있어서, 트렌치를 형성하는 단계 및 텍스처화하는 단계는 트렌치를 형성하는 단계와 텍스처화하는 단계 사이에 경화 작업 없이 수행되는 방법.
- 제1항에 있어서, n-형 도펀트 소스 층을 형성하는 단계는 고체 상태 p-형 도펀트 소스의 복수의 영역들로부터의 도펀트를 폴리실리콘 층 내로 적어도 부분적으로 강제 주입시키는 단계를 추가로 포함하는 방법.
- 제4항에 있어서, 기판을 가열하는 단계는 복수의 n-형 도펀트-함유 폴리실리콘 영역들에서의 도펀트를 활성화시키는 단계, 고체 상태 p-형 도펀트 소스의 복수의 영역들로부터 나오는 도펀트를 폴리실리콘 층 내로 강제 주입시키는 것을 촉진시키는 단계, 및 폴리실리콘 층에서 고체 상태 p-형 도펀트 소스의 복수의 영역들의 도펀트를 활성화시키는 단계를 포함하는 방법.
- 제1항에 있어서, 고체 상태 p-형 도펀트 소스를 형성 및 패턴화하는 단계는 붕소 규산염 유리(BSG)의 층을 형성 및 패턴화하는 단계를 포함하는 방법.
- 제1항에 있어서, n-형 도펀트 소스 층을 형성하는 단계는 P2O5의 층을 형성하는 단계를 포함하는 방법.
- 제1항에 있어서, 레이저 융삭에 의해, 복수의 n-형 도핑된 폴리실리콘 영역들 및 복수의 p-형 도핑된 폴리실리콘 영역들에 대한 복수의 접점 개구들을 형성하는 단계를 추가로 포함하는 방법.
- 배면-접점 태양 전지의 접점을 형성하는 방법으로서,
기판 상에 얇은 유전체 층을 형성하는 단계;
얇은 유전체 층 상에 폴리실리콘 층을 형성하는 단계;
폴리실리콘 층 상에 고체 상태 p-형 도펀트 소스를 형성 및 패턴화하는 단계 - 패턴화하는 단계는 고체 상태 p-형 도펀트 소스의 복수의 영역들 사이에서 폴리실리콘 층의 영역들을 노출시킴 - ;
기판을 반응 챔버 내에 로딩(loading)하고, 반응 챔버로부터 기판을 제거함이 없이, 폴리실리콘 층의 노출된 영역들 및 고체 상태 p-형 도펀트 소스의 복수의 영역들 상에 n-형 도펀트 소스 층을 형성하고, 고체 상태 p-형 도펀트 소스의 복수의 영역들 사이에 복수의 n-형 도펀트-함유 폴리실리콘 영역들을 형성하기 위해, n-형 도펀트 소스 층으로부터의 도펀트를 폴리실리콘 층의 노출된 영역들 내로 적어도 부분적으로 강제 주입시키는 단계;
반응 챔버로부터 기판을 제거하는 단계; 및 그 후에,
폴리실리콘 층의 도펀트를 활성화시킴으로써 복수의 p-형 도핑된 폴리실리콘 영역들 사이에 복수의 n-형 도핑된 폴리실리콘 영역들을 제공하도록 기판을 가열하는 단계를 포함하고,
가열하는 단계 이전에, n-형 도펀트 소스 층 및 고체 상태 p-형 도펀트 소스의 복수의 영역들을 제거하는 단계를 포함하는 방법. - 제9항에 있어서, 기판이 반응 챔버 내에 로딩된 동안에, 고체 상태 p-형 도펀트 소스로부터의 도펀트를 폴리실리콘 층 내로 적어도 부분적으로 강제 주입시키는 단계; 및
